Abstract

検出装置1は、照射装置3と、フォトダイオード4と、評価部5を備える。照射装置3は、基板Wの表面にレーザー光を照射する。フォトダイオード4は、レーザー光が基板Wの表面で反射した光が入射し、その光が入射した第1位置P1を検出する。評価部5は、算出部と検出部を有する。算出部は、第1位置P1と、レーザー光が平坦な基板Wの表面で反射する場合に光がフォトダイオード4に入射する第2位置P2に基づき基板Wの表面の傾斜を算出する。検出部は、算出部が算出した傾斜に基づき基板Wの表面に形成される欠陥を検出する。これにより、対象物の表面の傾斜に基づきその対象物の表面に形成される欠陥を検出することが可能な検出装置及び検出方法を提供する。

Description

検出装置及び検出方法
 本発明は、検出装置及び検出方法に関する。
 近年の半導体素子の高集積化にともない、半導体素子形成の元になる半導体単結晶基板(以下、半導体基板又は単に基板ともいう)の結晶欠陥、特にその単結晶基板の表面近傍に形成される結晶欠陥への対策が大変重要になってきている。結晶欠陥が形成された半導体単結晶基板を用いて半導体デバイスを製造すると、製造される半導体デバイスの品質に非常に大きな影響を及ぼす。よって、このような半導体デバイスの品質を向上させるためには、半導体デバイスの基板となる半導体単結晶基板の表面近傍における結晶欠陥を評価し、その実態を把握する必要がある。
 半導体基板の評価方法としては、例えば、集光灯下において半導体基板の表面上に現れる結晶欠陥の分布形状をスケッチし、結晶欠陥の長さ等を測定し、測定結果を積算して結晶欠陥の発生程度を評価する目視検査が、従来、行われてきた。また、測定機器を用いた評価方法としては、基板にX線を照射し、基板に形成された結晶欠陥によるX線の回折強度を検出するX線トポグラフ法などが行われている。
 例えば、上記の目視検査により、半導体基板のスリップ転位の形成量を定量化する場合には、目視で観察されたスリップ転位をスケッチし、更にそのスケッチからスリップ転位の積算長さを求めることになる。そのため、時間と手間が非常にかかる。また、人の視覚に基づいた測定であるため、検査結果にばらつきが多く、熟練した人が検査をする必要がある。
 また、上記のX線トポグラフ法により、結晶欠陥を評価する場合は、基板の表面及び内部・裏面に発生している欠陥まで観測してしまう。そのため、基板の表面に存在する結晶欠陥と基板の内部等に存在する結晶欠陥を区別して評価することが困難な側面がある。
 測定機器を用いたその他の方法としては、半導体基板の表面をレーザー光で走査し、パーティクル等からの光散乱強度を測定する装置を用いた方法がある。この方法では、装置が機械的に結晶欠陥を検出するので、検出結果のばらつきは、ある程度軽減される。しかし、検出される結晶欠陥には各種の結晶欠陥に由来するものが混在し、スリップ転位などの特定の結晶欠陥を選択的に定量化することができない。
 また、特許文献1には、半導体基板の表面に照射したレーザー光の散乱光をフォトダイオードで検出し、半導体基板の結晶欠陥を評価する方法が開示されている。しかし、特許文献1の方法では、半導体基板に予めエッチングをする手間が必要となる破壊検査であり、フォトダイオードによる結晶欠陥の検出精度も不十分である。
 一方、特許文献2及び3には、半導体基板の表面に照射したレーザー光の反射光を光電素子で検出してスリップ転位を評価する方法が開示されている。

 特許文献2及び3の方法は、スリップ転位と結晶方位の関係に応じて変化するレーザー光を検出して半導体基板のスリップ転位を評価し、基板の表面の傾斜に基づき基板の表面に形成される結晶欠陥を検出するものではない。
 本発明の課題は、対象物の表面の傾斜に基づきその対象物の表面に形成される欠陥を検出することが可能な検出装置及び検出方法を提供することにある。
課題を解決するための手段及び発明の効果
 本発明の検出装置は、
 対象物の表面にレーザー光を照射する照射部と、
 レーザー光が表面で反射した光が入射し、その入射した第1位置を検出する光検出部と、
 第1位置と、レーザー光が平坦な表面で反射する場合に光が光検出部に入射する第2位置に基づき表面の傾斜を算出する算出部と、
 算出部が算出した傾斜に基づき表面に形成される欠陥を検出する検出部と、
 を備えることを特徴とする。
 レーザー光が対象物の表面で反射する反射角は、レーザー光が反射する表面の傾斜に応じて変化し、その表面で反射したレーザー光は光検出部に入射する。よって、その表面で反射したレーザー光が光検出部に入射した第1位置と、レーザー光が反射する表面が平坦な場合に平坦な表面で反射したレーザー光が光検出部に入射する第2位置のずれは、対象物の表面の傾斜角に応じて変化する。そのため、第1位置と第2位置に基づき対象物の表面の傾斜を算出することが可能となる。本発明者らは、対象物の表面に欠陥が生じると、対象物の表面に、例えば、微細な段差が生じ、上記のように算出される対象物の表面の傾斜が変化することを見出した。よって、本発明の検出装置では、算出される傾斜に基づき対象物の表面に形成される欠陥を検出することが可能となる。
 本発明の実施態様では、算出部は、水平方向に延びる第1方向における第1位置と第2位置の差に基づき第1方向における傾斜を算出する。
 これによれば、第1方向における対象物の表面の傾斜を算出することが可能となる。
 本発明の実施態様では、算出部は、水平方向において第1方向に直交する第2方向における第1位置と第2位置の差に基づき第2方向における傾斜を算出する。
 これによれば、第2方向における対象物の表面の傾斜を算出することが可能となる。なお、第1及び第2方向の表面の傾斜により対象物の表面の形状を算出することが可能となる。
 本発明の実施態様では、対象物を支持する支持部を有し、水平方向に移動可能、かつ、鉛直方向に延びる軸線回りに回転可能な移動部を備え、移動部が対象物を支持して移動することで、表面がレーザー光で走査され、算出部は、レーザー光が表面の各点で反射した光の各第1位置に基づき表面の各点の傾斜を算出する。
 これによれば、レーザー光で走査された表面の各点の傾斜を算出できる。
 本発明の実施態様では、対象物は、表面がシリコン単結晶であり、照射部は、表面に波長が405nm以下であるレーザー光を照射し、検出部は、欠陥であるスリップ転位を検出する。
 これによれば、対象物の表面に形成されるスリップ転位を検出することができる。
 本発明の実施態様では、光検出部は、4分割フォトダイオードである。
 これによれば、第1位置を容易に算出することが可能となる。そして、対象物を破壊することなく、例えば、シリコン単結晶基板の表面に形成されるスリップ転位を検出することができる。
 本発明の実施態様では、対象物は、シリコン単結晶基板、エピタキシャル層を有するシリコン単結晶基板(エピタキシャルウェーハ)、シリコン単結晶インゴットブロック、又はSOIウェーハである。
 これによれば、シリコン単結晶に関連する各種の材料の表面に形成される欠陥を算出することができる。なお、本明細書におけるSOIウェーハとは、2つのシリコン単結晶基板の一方に酸化膜を形成し、その形成した酸化膜を挟んでシリコン単結晶基板を接合し、その後に素子を作製する側のシリコン単結晶基板を薄膜化させた、SOI(Silicon On Insulator)層が形成された貼り合わせSOIウェーハを意味する。
 また、本発明の検出方法は、
 対象物の表面にレーザー光を照射する工程と、
 レーザー光が表面で反射した光の反射角である第1角度と、レーザー光が平坦な表面で反射する場合の光の反射角である第2角度に基づき表面の傾斜を算出する工程と、
 算出する工程により算出した傾斜に基づき表面に形成される欠陥を検出する工程と、
 を備えることを特徴とする。
 本発明は、検出方法として構成したものである。上述の検出装置と同様にレーザー光が対象物の表面で反射する反射角は、その表面の傾斜に応じて変化する。そのため、表面で反射した光の第1角度と、その表面が平坦な場合に反射する光の第2角度のずれは、対象物の表面の傾斜角に応じて変化する。よって、第1及び第2角度に基づき対象物の表面の傾斜が算出可能となり、算出した表面の傾斜に基づき対象物の表面に形成される欠陥を検出することが可能となる。
 本発明の実施態様では、算出する工程は、水平方向に延びる第1方向における第1角度と第2角度の差に基づき第1方向における傾斜を算出する。
 これによれば、第1方向における対象物の表面の傾斜を算出することが可能となる。
 本発明の実施態様では、算出する工程は、水平方向において第1方向に直交する第2方向における第1角度と第2角度の差に基づき第2方向における傾斜を算出する。
 これによれば、第2方向における対象物の表面の傾斜を算出することが可能となる。なお、第1及び第2方向の表面の傾斜により対象物の表面の形状を算出することが可能となる。
 本発明の実施態様では、照射する工程は、対象物を移動させることにより表面をレーザー光で走査する工程を有し、算出する工程は、レーザー光が表面の各点で反射した光の各第1角度に基づき表面の各点の傾斜を算出する。
 これによれば、レーザー光で走査した表面の各点の傾斜を算出できる。
 本発明の実施態様では、照射する工程は、表面がシリコン単結晶である対象物を使用して表面に波長が405nm以下であるレーザー光を照射し、欠陥を検出する工程は、欠陥であるスリップ転位を検出する。
 これによれば、シリコン単結晶の表面に形成されるスリップ転位を検出することができる。
 本発明の実施態様では、対象物として、シリコン単結晶基板、エピタキシャル層を有するシリコン単結晶基板(エピタキシャルウェーハ)、シリコン単結晶インゴットブロック又はSOIウェーハを使用する。
 これによれば、シリコン単結晶に関連する各種の材料の表面に形成される欠陥を算出することができる。

 図1は、本発明の一例である検出装置1を示す。検出装置1は、例えば、シリコン単結晶基板(以下、「基板W」とする)の表面の傾斜を算出して基板Wの表面に形成されるスリップ転位を検出する。
 検出装置1は、基板Wを支持して移動させるステージ2と、ステージ2に支持された基板Wの表面に光を照射する照射装置3と、基板Wで反射した光が入射する4分割フォトダイオード(以下、「フォトダイオード4」とする。)と、フォトダイオード4の検出結果に基づき基板Wを評価する評価部5を備える。
 図2A及び図2Bに示すようにステージ2は、水平方向に移動可能かつ鉛直方向に延びる軸線O回りに回転可能な、いわゆるrθステージである。ステージ2は、水平方向である図示r方向に直線的に移動可能なrステージ2aと、rステージ2a上に設けられ、軸線O回りに回転可能なθステージ2bを有する。θステージ2bは、基板Wの裏面に接触せずに基板Wの外周面を挟んで基板Wを支持する支持部(図示省略)を有する。支持部により支持された基板Wは、θステージ2bにより軸線O回りに回転可能であり、rステージ2aにより図示r方向に移動可能である。
 図1に戻って、ステージ2に支持される基板Wには、照射装置3により光が照射される。照射装置3は、基板Wの表面に向けてレーザー光を照射する半導体レーザー3aと、半導体レーザー3aから照射されるレーザー光をステージ2に支持された基板Wの表面に導くミラー部3bを有する。半導体レーザー3aは、波長405nm以下(例えば、波長域が350~405nm)の青紫色のレーザー光を照射する。照射するレーザー光は、中心波長が、例えば、405nmである。
 基板Wの表面に照射されるレーザー光は、基板Wの表面で反射した後、フォトダイオード4に導かれる。図3は、図1に示すフォトダイオード4を底面側から見た模式図を示す。フォトダイオード4は、基板Wの表面で反射した光が入射する4つに分割された受光部4a~4dと、受光部4a~4dに入射した光の位置に応じて信号を出力する4つの出力端子4e~4hを有する。各受光部4a~4dは、各受光部4a~4dに入射した光を電気信号に変換する素子である。各受光部4a~4dは、図示正方形状であり、水平方向に広がる図示XY平面上に位置する。受光部4a~4d全体としては、中央に幅が均等な十字状の隙間ができるように配置される。出力端子4eは、入射した光の入射位置に応じて受光部4a、4bから出力される信号を出力する。出力端子4fは、入射した光の入射位置に応じて受光部4b、4cから出力される信号を出力する。出力端子4gは、入射した光の入射位置に応じて受光部4c、4dから出力される信号を出力する。出力端子4hは、入射した光の入射位置に応じて受光部4a、4dから出力される信号を出力する。そのため、例えば、出力端子4eと出力端子4gの出力の差分によりX軸方向における光の入射位置が特定され、出力端子4hと出力端子4fの出力の差分によりX軸に直交するY軸方向における光の入射位置が特定される。出力端子4e~4hから出力される信号は、図1に示す評価部5に送信される。
 評価部5は、フォトダイオード4から送信された信号に基づき基板Wの表面に形成される欠陥を評価する主体である。評価部5は、CPU5a、RAM5b及びROM5c並びにそれらを接続するバス5dと、バス5dが接続するI/Oポート5eを備える。フォトダイオード4から送られてくる信号がI/Oポート5eからCPU5aに送信される。CPU5aは、ROM5cに記録したプログラムを実行して各種の情報処理の制御をする。CPU5aは、例えば、フォトダイオード4から出力される信号に基づき基板Wの欠陥を評価する。RAM5bは読み書きが可能なメモリであり、CPU5aが情報処理を行う際の作業領域として機能する揮発性の記憶部である。ROM5cは、読み取り専用のメモリである。ROM5cにはCPU5aが動作するための基本的なプログラム、パラメータ、データが記録される。ROM5cには、フォトダイオード4に入射した光の入射位置を演算する演算プログラムP1、その入射位置に基づき基板Wの欠陥を評価する評価プログラムP2、及び評価プログラムP2の実行時に使用するデータD1等が格納される。
 演算プログラムP1は、図3の出力端子4e~4hからの信号に基づき受光部4a~4dに入射した光の入射位置(以下、「第1位置」とする。)を演算する。演算プログラムP1は、出力端子4e、4gから出力される信号の差分によりX軸方向の光の入射位置を演算し、出力端子4f、4hから出力される信号の差分によりY軸方向の光の入射位置を演算することで、第1位置を算出する。
 図1に戻って、評価プログラムP2は、演算プログラムP1により算出された第1位置と、ROM5cに格納されるデータD1を用いて基板Wの表面に形成される欠陥であるスリップ転位を評価する。データD1は、基板Wの表面の平坦部分で半導体レーザー3aからのレーザー光が反射する場合に反射光が受光部4a~4dに入射する入射位置(以下、「第2位置」とする。)を示すデータである。評価プログラムP2は、第1及び第2位置に基づき基板Wの表面に形成されるスリップ転位を評価する。
 ここで、図4にはX軸方向に広がる基板Wの表面上の地点Pに入射するレーザー光(入射光L0)が反射してフォトダイオード4に導かれる様子が示される。基板Wの表面が水平方向に対して角度θだけ傾斜する傾斜面S1で入射光L0が反射する反射光がL1、基板Wの表面が平坦な平坦面S2で入射光L0が反射する反射光がL2である。図4のX軸は、図3のX軸に対応し、図4の反射光L1が受光部4a又は4bに、反射光L2が受光部4c又は4dに入射する例が示される。傾斜面S1で反射した反射光L1が受光部4a又は4bに入射する入射位置(第1位置P1)と、平坦面S2で反射した反射光L2が受光部4c又は4dに入射する入射位置(第2位置P2)とのX軸方向の距離がΔXとして図4に示される。また、図4では、地点Pと受光部4a又は4dとの間の鉛直方向の距離Lが図示される。反射の法則により入射角と反射角が等しくなるため、傾斜面S1の法線N1と入射光L0のなす角をθとすると、法線N1と反射光L1のなす角はθとなる。同様に平坦面S2の法線N2と入射光L0のなす角をθとすると、法線N2と反射光L2のなす角はθとなる。そして、法線N1と法線N2のなす角は、傾斜面S1の傾斜角θと等しくなるため、θとなる。反射光L1、L2のなす角は2θ-2θであり、法線N1、N2のなす角θはθ-θであるため、反射光L1、L2のなす角は2θとなる。よって、傾斜面S1で反射する反射光L1が受光部4a又は4bに入射する第1位置P1と、平坦面S2で反射する反射光L2が受光部4c又は4dに入射する第2位置P2とのX軸方向における距離ΔXは傾斜面S1の傾斜角である角度θに応じて変化する。
 ここで、傾斜面S1が傾斜する角度θが極小と仮定すると、ΔX=2θ×Lと近似することができ、角度θ=(1/2L)×ΔX(以下、「式1」とする)として算出できる。よって、式1からX軸方向における基板Wの表面の各位置における傾きである微分値を算出でき、このような微分値の関数を積分することでX軸方向における基板Wの表面の形状(図4の関数f(x))を算出できる。
 図1に戻って、演算プログラムP1は、図4の第1位置P1を算出する。一方、第2位置P2は、図1のROM5cにデータD1として格納される。よって、評価プログラムP2は、算出された第1位置P1と、データD1の第2位置P2から図4のΔXを算出し、傾斜面S1の傾き(角度θ)を算出する。このようにして評価プログラムP2は、X軸方向における基板Wの表面の各点の傾き(微分値)を算出し、X軸方向における各点の微分値を積分することでX軸方向における基板Wの表面の形状(関数f(x))を算出する。同様に評価プログラムP2は、X軸方向に直交するY軸方向における基板Wの表面の形状を算出し、基板Wの表面の全体形状を算出する。次に、評価プログラムP2は、算出した表面の形状から基板Wの表面に形成されたスリップ転位を検出する。例えば、図1のROM5cにスリップ転位が形成された基板Wの表面形状を示すデータD2を格納しておき、データD2が示す表面形状と算出した基板Wの表面形状とを比較し、基板Wの表面に形成されるスリップ転位を検出すればよい。なお、評価プログラムP2が、スリップ転位を検出すると、例えば、撮像装置(図示省略)により撮像した基板Wの表面の撮像画像にスリップ転位箇所を表示するようにしてもよい。
 以上、検出装置1の主要な各部を説明した。次に、ステージ2に基板Wを配置して基板Wの表面に形成されたスリップ転位を評価する方法を説明する。基板Wがステージ2に配置されると、半導体レーザー3aにより、例えば、波長が405nmのレーザー光を基板Wの表面に照射する。そして、基板Wを支持した状態で、図2Bに示すrステージ2aをr方向に移動させ、θステージ2bを軸線O回りに回転させ、基板Wの表面全体をレーザー光で走査する。基板Wの表面に照射されるレーザー光は、図4に示すように基板Wの表面の傾斜角(角度θ)に応じて反射角が変化し、反射された反射光L1は、受光部4a~4dに入射する。反射光L1が受光部4a~4dに入射すると、反射光L1の入射位置に応じて図3の各出力端子4e~4hから図1の評価部5に信号が送信される。評価部5は、出力端子4e~4hから送信される信号から、例えば、図4の反射光L1が受光部4a~4dに入射する入射位置(第1位置P1)を算出する。評価部5は、第1位置P1と第2位置P2(図1のデータD1)から図4に示すX軸方向における第1位置P1と第2位置P2との距離ΔXを算出する。そして、評価部5は、ΔXをもとに入射光L0が反射した基板Wの表面の傾き(X軸方向の基板Wの傾斜角度θ)である微分値を算出する。評価部5には、レーザー光が基板Wの表面の各点で反射した光が受光部4a~4dに入射する第1位置P1を示す信号が遂次送信され、評価部5は、送信される信号から基板Wの表面の各点における傾き(微分値)を取得する。そして、得られた微分値の関数を積分してX軸方向における基板Wの表面形状(関数f(x))を算出し、同様にY軸方向における基板Wの表面形状を算出する。その後、算出した表面形状から基板Wの表面に形成されたスリップ転位を検出する。
 以上のように検出装置1においては、基板Wの表面で反射したレーザー光が受光部4a~4dに入射する第1位置P1と、基板Wの平坦な表面で反射したレーザー光が受光部4a~4dに入射する第2位置P2に基づき基板Wの傾斜を算出できる。そして、基板Wの表面の各位置における傾き(微分値)の関数を積分することで基板Wの表面の形状を算出でき、算出された表面の形状から基板Wの表面に形成されるスリップ転位を検出できる。具体的には、X軸方向における第1位置P1と第2位置P2の距離であるΔXに基づきX軸方向における基板Wの表面の形状を算出できる。同様にY軸方向における基板Wの表面の形状を算出すると、基板Wの表面全体の形状を算出でき、表面全体の形状から基板Wの表面に形成されたスリップ転位を検出できる。検出装置1では、フォトダイオード4を用いることで図3の出力端子4e、4gから出力される信号の差分により図4のX軸方向の第1位置P1を容易に演算でき、同様に出力端子4f、4hから出力される信号の差分によりY軸方向の第1位置P1を容易に演算できる。
 本発明の効果を確認するために以下に示す実験を行った。以下において、実施例と比較例を挙げて本発明を具体的に説明するが、これらは本発明を限定するものではない。
(実施例)
 直径300mmのシリコン単結晶基板Wと検出装置1を用意し、基板Wを検出装置1のステージ2に配置した。次に、半導体レーザー3aにより基板Wの表面にレーザー光を照射するとともに、ステージ2を移動させて基板Wの表面全体をレーザー光で走査し、基板Wの表面のスリップ転位を評価(スリップ転位の有無を判定)した。
(比較例)
 比較例では、実施例で使用した基板Wを用いて基板Wの表面上に現れるスリップ転位を目視で検査した。比較例では、3人の検査員(比較例1~3)の目視により基板Wの表面上に現れるスリップ転位の有無をそれぞれ判定した。
 図5には実施例及び比較例1~3で検出されたスリップの画像と、検出されたスリップ転位の位置を示す基板Wの模式平面図が示される。基板W中の数字は、基板Wの中心を基点に基板Wを16等分に分割した各領域を示す。領域の3、7、8、11に示される実線の丸で囲まれる領域R1は、実施例及び比較例1~3の両方においてスリップ転位が検出された領域を示す。また、領域の6、10、13、15に示される破線の丸で囲まれる領域R2は、実施例のみでスリップ転位が検出された領域である。なお、比較例のみでスリップ転位が検出された領域は存在しなかった。図5において、矩形状の画像における符号PEが施される一辺は基板Wの外周部を示し、その画像に施される楕円の内側にスリップ転位が示される。
 図6には、実施例及び比較例1~3でスリップ転位を検出した検出結果が示される。比較例1では、図5の領域3、7(及び8)、11に形成されたスリップ転位を検出した。比較例2及び3では、図5の領域7(及び8)に形成されたスリップ転位のみを検出した。よって、比較例1~3では、検査員によりスリップ転位の検出に差異が認められ、全体として図5の領域3、7(及び8)、11に形成されたスリップ転位のみが検出された。一方、実施例では、比較例1~3で検出された領域に加えて、領域6、10、13、15に形成されたスリップ転位を検出した。したがって、実施例では、目視では検出できなかったスリップ転位を確実に検出することができた。
 以上、本発明の実施例を説明したが、本発明はその具体的な記載に限定されることなく、例示した構成等を技術的に矛盾のない範囲で適宜組み合わせて実施することも可能であるし、またある要素、処理を周知の形態に置き換えて実施することもできる。
 上記の説明では、検出装置1が基板Wの表面に形成されるスリップ転位を評価する例を示したが、基板W以外にもエピタキシャル層を有するシリコン単結晶基板(エピタキシャルウェーハ)、シリコン単結晶インゴットブロック、又はSOIウェーハに形成されるスリップ転位を評価することもできる。また、図1及び図4では、基板Wの表面で反射した光がフォトダイオード4に直接、入射する例を示したが、反射した光をレンズ等の集光部で集光してフォトダイオード4に導いてもよい。

Claims (13)

  1.  対象物の表面にレーザー光を照射する照射部と、
     前記レーザー光が前記表面で反射した光が入射し、その入射した第1位置を検出する光検出部と、
     前記第1位置と、前記レーザー光が平坦な前記表面で反射する場合に光が前記光検出部に入射する第2位置に基づき前記表面の傾斜を算出する算出部と、
     前記算出部が算出した前記傾斜に基づき前記表面に形成される欠陥を検出する検出部と、
     を備えることを特徴とする検出装置。
  2.  前記算出部は、水平方向に延びる第1方向における前記第1位置と前記第2位置の差に基づき前記第1方向における前記傾斜を算出する請求項1に記載の検出装置。
  3.  前記算出部は、前記水平方向において前記第1方向に直交する第2方向における前記第1位置と前記第2位置の差に基づき前記第2方向における前記傾斜を算出する請求項2に記載の検出装置。
  4.  前記対象物を支持する支持部を有し、水平方向に移動可能、かつ、鉛直方向に延びる軸線回りに回転可能な移動部を備え、
     前記移動部が前記対象物を支持して移動することで、前記表面が前記レーザー光で走査され、
     前記算出部は、前記レーザー光が前記表面の各点で反射した光の各前記第1位置に基づき前記表面の各点の傾斜を算出する請求項1ないし3のいずれか1項に記載の検出装置。
  5.  前記対象物は、前記表面がシリコン単結晶であり、
     前記照射部は、前記表面に波長が405nm以下である前記レーザー光を照射し、
     前記検出部は、前記欠陥であるスリップ転位を検出する請求項1ないし4のいずれか1項に記載の検出装置。
  6.  前記光検出部は、4分割フォトダイオードである請求項1ないし5のいずれか1項に記載の検出装置。
  7.  前記対象物は、シリコン単結晶基板、エピタキシャル層を有するシリコン単結晶基板、シリコン単結晶インゴットブロック、又はSOIウェーハである請求項1ないし6のいずれか1項に記載の検出装置。
  8.  対象物の表面にレーザー光を照射する工程と、
     前記レーザー光が前記表面で反射した光の反射角である第1角度と、前記レーザー光が平坦な前記表面で反射する場合の光の反射角である第2角度に基づき前記表面の傾斜を算出する工程と、
     前記算出する工程により算出した前記傾斜に基づき前記表面に形成される欠陥を検出する工程と、
     を備えることを特徴とする検出方法。
  9.  前記算出する工程は、水平方向に延びる第1方向における前記第1角度と前記第2角度の差に基づき前記第1方向における前記傾斜を算出する請求項8に記載の検出方法。
  10.  前記算出する工程は、前記水平方向において前記第1方向に直交する第2方向における前記第1角度と前記第2角度の差に基づき前記第2方向における前記傾斜を算出する請求項9に記載の検出方法。
  11.  前記照射する工程は、前記対象物を移動させることにより前記表面を前記レーザー光で走査する工程を有し、
     前記算出する工程は、前記レーザー光が前記表面の各点で反射した光の各前記第1角度に基づき前記表面の各点の傾斜を算出する請求項8ないし10のいずれか1項に記載の検出方法。
  12.  前記照射する工程は、前記表面がシリコン単結晶である前記対象物を使用して前記表面に波長が405nm以下である前記レーザー光を照射し、
     前記欠陥を検出する工程は、前記欠陥であるスリップ転位を検出する請求項8ないし11のいずれか1項に記載の検出方法。
  13.  前記対象物として、シリコン単結晶基板、エピタキシャル層を有するシリコン単結晶基板、シリコン単結晶インゴットブロック又はSOIウェーハを使用する請求項8ないし12のいずれか1項に記載の検出方法。
