Definitions
- the present invention relates to a flow rate signal correction method and a flow rate control device using the same, and more particularly to a flow rate signal correction method applied to a pressure type flow rate control device used for manufacturing semiconductors, chemicals, chemicals, precision machine parts and the like. .
- the pressure type flow rate control device can control the flow rates of various fluids such as gas with high accuracy by a simple mechanism combining a piezoelectric element drive type pressure control valve and a throttle (for example, an orifice plate). Because it is highly convenient.
- Patent Document 1 discloses a pressure-type flow rate control device configured to control a flow rate using a pressure sensor provided on the upstream side of a throttle portion.
- the pressure-type flow rate control device described in Patent Literature 1 satisfies the critical expansion condition P1 / P2 ⁇ about 2 (P1: gas pressure upstream of the throttle unit, P2: gas pressure downstream of the throttle unit).
- P1 gas pressure upstream of the throttle unit
- P2 gas pressure downstream of the throttle unit
- the flow rate of the passing gas is fixed at the speed of sound, and the flow rate is controlled using the principle that the flow rate Q is determined by the upstream gas pressure P1. According to this method, the flow rate Q can be controlled with high accuracy only by controlling the upstream gas pressure P1.
- the pressure P1 is measured by a pressure sensor provided on the upstream side, and the measurement result is usually converted into a digital signal and input to the arithmetic processing unit.
- the arithmetic processing unit calculates the flow rate Qc of the gas passing through the throttle unit based on the input measurement result. Since the flow rate Qc also depends on the gas temperature, in practice, the flow rate Qc is often calculated based on the pressure P1 and the gas temperature T1.
- a difference ⁇ Q between the calculated flow rate Qc and the set flow rate Qs input by the user is obtained, and a control signal corresponding to the difference ⁇ Q is input to a piezo element driving unit provided in the pressure control valve.
- the pressure control valve opens and closes to change the upstream gas pressure P1.
- the gas flow rate Qc and the difference ⁇ Q are obtained again based on the output of the pressure sensor (and the temperature sensor). This operation is repeated until the difference ⁇ Q reaches 0, whereby the flow rate Qc can be controlled to the set flow rate Qs specified by the user.
- the above-described pressure type flow rate control device can control the flow rate only by pressure control on the upstream side of the throttle portion, and therefore has the advantage of being hardly affected by disturbance and having very good responsiveness. .
- the response is high, there is a case where the phenomenon that the output signal indicating the flow rate does not show a constant value is observed even though the actual gas flow rate is stable. This is considered to be because when the digital flow rate output signal is generated based on the output of the pressure sensor, the signal fluctuates due to the influence of quantization error or the like.
- Patent Document 2 describes signal processing for removing noise in an electromagnetic flow meter.
- Patent Document 2 only describes that the data is processed so that the entire output of the electromagnetic flowmeter falls within a preset fluctuation range, and when this method is applied to a pressure type flow control device, a response is given. Sex may be sacrificed.
- the present invention has been made to solve the above-mentioned problems, and an object of the present invention is to provide a flow rate signal correction method for obtaining an appropriate flow rate output signal and a flow rate control device using the same.
- a flow rate output signal correction method is applied to a pressure-type flow rate control apparatus configured to control a flow rate by controlling a pressure upstream of the throttle unit.
- a signal correction method comprising: generating a primary signal indicating a flow rate based on an output of a pressure sensor provided upstream of the throttle unit; and a current value of the primary signal and the primary signal Generating a secondary signal as a correction signal of the primary signal so as to derive a current value corrected by a predetermined relational expression using a value including information on one or more past values. Then, the secondary signal is output as a flow signal during the flow rate stabilization period, and the secondary signal is not output as a flow signal during the transient change period.
- the primary signal is output as a flow rate signal during the transient change period.
- the value including information on one or more past values of the primary signal is a previous value of the secondary signal.
- the current value of the secondary signal is a correction change amount calculated based on a difference between the current value of the primary signal and the previous value of the secondary signal, and the previous value of the secondary signal. Is derived by adding to
- the correction change amount is obtained by dividing a difference between a current value of the primary signal and a previous value of the secondary signal by a divisor exceeding 1.
- the step of generating the secondary signal and the step of outputting the secondary signal as a flow rate signal include the step of generating the flow rate setting signal from a starting point after a predetermined time has elapsed since the change in the flow rate setting signal has occurred. This is done continuously until the end point where the next change occurs.
- the pressure control device has a control valve upstream of the throttle unit and the pressure sensor, and the control valve performs feedback control using the flow rate setting signal and the output of the pressure sensor.
- the primary signal is generated based on the pressure sensor output obtained as a result of feedback control of the control valve.
- the flow control device outputs a flow signal using any one of the flow signal correction methods described above.
- the flow rate output signal in the pressure type flow rate control device can be appropriately corrected, and the flow rate output signal can be stabilized when the flow rate is stable without impairing the responsiveness.
- (A) is a graph which shows a primary signal
- (b) is a graph which shows a secondary signal.
- FIG. 1 is a diagram schematically showing a configuration of a pressure type flow rate control device 10 according to an embodiment of the present invention.
- the flow control device 10 includes a throttle part (typically an orifice plate) 12 having a fine through hole, a pressure sensor 14 and a temperature sensor 16 provided on the upstream side of the throttle part 12, and an upstream side of the pressure sensor 14. And a control valve 18 provided in the vehicle. Further, the downstream side of the throttle portion 12 is connected to a vacuum pump (not shown) for performing a vacuum process in the semiconductor manufacturing apparatus via an on-off valve such as an electromagnetic valve or an AOV (air operated valve).
- an on-off valve such as an electromagnetic valve or an AOV (air operated valve).
- the pressure sensor 14 measures the upstream gas pressure P 1 and outputs the measurement result to the A / D converter 20.
- the A / D converter 20 generates a digital signal Sp indicating the gas pressure P1 from the input measurement result, and outputs this to the control circuit 30.
- the output of the temperature sensor 16 is also converted into a digital signal by the A / D converter 22 and output to the control circuit 30.
- the control circuit 30 calculates the flow rate Qc from the received digital pressure signal Sp and temperature signal St.
- the flow rate Qc is calculated as satisfying the upstream pressure P1 / downstream pressure P2 ⁇ about 2 (critical expansion condition).
- the flow rate Qc is given by the following equation.
- the pressure type flow control device 10 of the present embodiment is configured to control the flow rate by controlling the pressure P1 on the upstream side of the throttle unit 12.
- the downstream pressure P2 is obtained by a pressure sensor (not shown) provided on the downstream side of the throttle portion, and the upstream pressure is determined.
- the user can arbitrarily set the set flow rate Qs via an input device (not shown). Based on this user input, a flow rate setting signal Ss is generated and input to the flow rate control device 10.
- the control circuit 30 controls the opening / closing operation of the control valve 18 so as to control the flow rate according to the flow rate setting signal Ss.
- the control valve 18 includes, for example, a metal diaphragm valve body, and can open and close the valve by sending a control signal to a piezo element driving unit (piezoelectric actuator) 19 connected thereto.
- the operation of controlling the upstream pressure P1 and the flow rate Qc based on the input flow rate setting signal Ss may be performed by a known method.
- highly accurate feedback control is performed by repeatedly adjusting the opening degree of the control valve 18 until the difference ⁇ Q between the set flow rate Qs and the flow rate Qc obtained by calculation is 0 or within an allowable error range.
- the gas flow rate can be set to the set flow rate Qs.
- a pressure control device that performs such upstream pressure control is disclosed in, for example, Japanese Patent Application Laid-Open No. 2015-109022 by the present applicant. For reference, the entire content disclosed in JP-A-2015-109022 is incorporated herein by reference.
- the output of the pressure sensor 14 obtained as a result of feedback control of the control valve 18 is converted into a digital pressure signal Sp by the A / D converter 20, and the control unit 30 receives the input pressure signal. Based on Sp, a flow signal Sq is generated as an output signal indicating the flow Qc.
- the digital pressure signal Sp output from the A / D converter 20 includes a quantization error.
- the flow rate signal Sq calculated based on the pressure signal Sp also includes a quantization error.
- the flow rate signal Sq output (displayed) to the outside may show fluctuations even though the actual flow rate of the gas flowing through the throttle unit 12 is substantially constant.
- the pressure control device 10 of the present embodiment performs a correction process on the flow rate signal and outputs the flow rate signal when the flow rate is stable.
- this correction process is selectively performed in a flow rate stabilization period excluding a period (transient change period) in which the flow rate is considered to vary relatively large.
- the timing signal indicating the start and end of the correction process can be generated based on the result of analyzing a flow rate setting signal externally input by an analysis unit provided in the control circuit, for example.
- an analysis unit provided in the control circuit
- FIG. 2 shows a flow output signal S1 before correction indicated by a solid line and a black circle (hereinafter sometimes referred to as a primary signal) and a flow output signal S2 after correction indicated by a broken line and a white circle (hereinafter referred to as a secondary signal).
- the primary signal S1 is a digital signal and corresponds to a discrete pressure signal Sp obtained by sampling and quantizing the output of the pressure sensor 14 at each control cycle (sampling cycle) by the A / D converter 20. This is a flow rate output signal.
- the control period is set to 0.5 ms, for example.
- the current value V2 (t0) of the secondary signal is the current value V1 (t0) of the primary signal at the first timing t0 (the leftmost point in the graph) when the correction process is started. Is set the same as Then, when the current value V1 (t1) of the primary signal is given at the next control timing t1, the current value V2 (t1) of the secondary signal is corrected to the previous value V2 (t0) of the secondary signal by the correction change amount ⁇ V. Set to the value obtained by adding '.
- the correction change amount ⁇ V ′ is a value obtained by dividing the difference ⁇ V between the current value V1 (t1) of the primary signal and the previous value V2 (t0) of the secondary signal by a predetermined divisor exceeding 1.
- the divisor is represented by (variable + 1), for example, and the degree of correction can be arbitrarily set by changing the variable.
- the correction change amount ⁇ V ′ is a value obtained by dividing the difference ⁇ V by a divisor greater than 1 (that is, a value obtained by multiplying the difference ⁇ V by a multiplier less than 1), and thus is always smaller than the difference ⁇ V. .
- the current value V2 (t1) of the secondary signal is determined to take a value between the previous value V2 (t0) of the secondary signal and the current value V1 (t1) of the primary signal. For this reason, the signal from the secondary signal is reduced compared to the primary signal.
- the divisor determines the current value V2 (t1) of the secondary signal, how much the current value V1 (t1) of the primary signal is reflected in the previous value V2 (t0) of the secondary signal.
- the divisor may be appropriately set to such a magnitude that a desired signal stability is achieved.
- the correction process will be described with reference to FIG. After the current value V2 (t1) of the secondary signal at the control timing t1 is obtained as described above, the current value V1 (t2) of the primary signal is given at the next control timing t2, as described above.
- the correction change amount ⁇ V ′ (that is, a value obtained by dividing the difference ⁇ V between the current value V1 (t2) of the primary signal and the previous value V2 (t1) of the secondary signal by a predetermined divisor greater than 1)
- the current value V2 (t2) of the secondary signal is determined by adding to the previous value V2 (t1) of the signal.
- the current value V2 (t3) of the secondary signal at the control timing t3 is a correction change obtained from the current value V1 (t3) of the primary signal and the previous value V2 (t2) of the secondary signal.
- the amount ⁇ V ′ is calculated by adding to the previous value V2 (t2) of the secondary signal, and the current value V2 (t4) of the secondary signal at the control timing t4 is equal to the current value V1 (t4) of the primary signal and 2
- the correction change amount ⁇ V ′ obtained from the previous value V2 (t3) of the next signal is added to the previous value V2 (t3) of the secondary signal.
- the current value V2 (tn) of the secondary signal can be expressed by the following general formula, which is expressed as the secondary signal Can be used as a predetermined relational expression for determining the current value V2 (tn).
- ⁇ is a coefficient that satisfies 0 ⁇ ⁇ 1.
- the current value of the secondary signal is calculated using the current value of the primary signal and the previous value of the secondary signal, but the previous value of the secondary signal is the primary value. It is calculated from the previous value of the signal and the previous value of the secondary signal. Then, the previous-time value of the secondary signal is calculated from the previous-time value of the primary signal and the previous-time value of the secondary signal.
- the current value of the secondary signal in the above correction processing is calculated as including information on the values of all the primary signals in the present and the past, and weighting is performed in order from the closest to the current value. Corresponds to the larger one.
- the correction process using the current value of the primary signal and the previous value of the secondary signal is a preferable aspect from the viewpoint of ease of processing and appropriate followability to the primary signal.
- the present invention is not limited to this, and other modes for obtaining the current value of the secondary signal from the current value of the primary signal and any single or plural past values in the primary signal are also conceivable.
- the current value of the secondary signal is determined by a predetermined relational expression using the current value of the primary signal and a value including information on the past value of the primary signal.
- Various correction methods can be employed.
- the correction process described above is preferably performed continuously during the flow rate stabilization period.
- the timing for performing the correction process will be described.
- FIG. 3 is a graph showing a relationship between a flow rate setting signal (flow rate setting command) Ss received from the outside by the pressure control device 10 and a period Dc in which the pressure control device 10 performs the correction process.
- the flow rate setting signal Ss is typically given in the form of a rectangular wave that represents a change over time in the set flow rate.
- a second period D2 in which the flow rate is set to the target flow rate Q0 is provided after the first period D1 in which the flow rate is set to 0. Further, after the second period D2, the flow rate is set to 0 again.
- Three periods D3 are provided.
- an internal flow rate setting signal Ss 'corresponding to the flow rate setting signal Ss is generated, and the actual control of the pressure control valve is performed based on the internal flow rate setting signal Ss'.
- the internal flow rate setting signal Ss ′ is generated according to, for example, known ramp function control, and may be a setting signal whose target value changes with time.
- the internal flow rate setting signal Ss ′ is generated, for example, as a control signal that reaches the target value Q0 over a predetermined time when the flow rate setting signal received from the outside indicates a transition to the target value Q0.
- the pressure control device 10 follows the internal flow rate setting signal Ss ′ for a predetermined period ⁇ t from time t. The operation of opening the control valve 18 for a while is performed.
- the upstream pressure P1 and the flow rate Qc change greatly. For this reason, if the correction processing for suppressing the signal fluctuation range is performed during this period, the output flow rate signal may exhibit a delay value that is significantly different from the actual flow rate, resulting in a decrease in responsiveness.
- the correction processing in the present embodiment is selectively performed in the flow rate stabilization period that avoids the transient change period in which the upstream pressure and flow rate greatly change, and is not performed in the transient change period.
- the transient change period may be set to a predetermined period (t to t + ⁇ t) from time t when the internal flow rate setting signal Ss ′ changes.
- the transient change period may be set to a period until the difference between the output signal and the internal flow rate setting signal becomes a certain value or less.
- the secondary signal S2 may be output as the flow signal during the flow rate stabilization period, while the primary signal S1 may be output as the flow signal during the transient change period.
- a signal in which the degree of correction is greatly relaxed compared to the secondary signal S2 when the flow rate is stable may be output.
- a secondary signal generated based on another relational expression obtained by setting the value of the variable for determining the value to 0 or a number close to 0 may be output.
- FIG. 4A shows the flow rate setting signal Ss and the flow rate output signal Sq when the correction process is not performed
- FIG. 4B shows the flow rate setting signal and the flow rate output signal Sq when the correction process is performed. Show.
- the graph shown in FIG. 4B shows a case where the divisor is set to (200 + 1) in the above-described correction processing.
- the flow rate output signal fluctuates relatively greatly in the range of the width d due to the influence of the quantization error and the like even when the flow rate is stable.
- the fluctuation width is greatly reduced from the width d and takes a substantially constant value.
- the fluctuation width after the correction process is preferably set to be equal to or smaller than the quantization error.
- the flow signal correction method according to the embodiment of the present invention is suitably used in a pressure type flow rate control apparatus configured to control the flow rate by controlling the pressure upstream of the throttle portion.

Abstract
