Description

露光装置、露光方法、フラットパネルディスプレイの製造方法、及びデバイス製造方法
 本発明は、露光装置、露光方法、フラットパネルディスプレイの製造方法、及びデバイス製造方法に関する。
 従来、液晶表示素子、半導体素子(集積回路等)等の電子デバイス(マイクロデバイス)を製造するリソグラフィ工程では、マスク又はレチクル(以下、「マスク」と総称する)と、ガラスプレート又はウエハ等(以下、「基板」と総称する)とを所定の走査方向に沿って同期移動させつつ、マスクに形成されたパターンをエネルギビームを用いて基板上に転写するステップ・アンド・スキャン方式の露光装置(いわゆるスキャニング・ステッパ(スキャナとも呼ばれる))などが用いられている。
 この種の露光装置としては、基板を高速且つ高精度で位置決めするため、基板を保持する基板ホルダを、水平面内の3自由度方向(スキャン方向、クロススキャン方向、及び水平面内の回転方向)に微小駆動するものが知られている(例えば、特許文献1参照)。
 ここで、近年の基板の大型化に伴い、基板ホルダが大型化して重くなり、基板の位置決め制御が困難になる傾向にある。

 本発明の第1の態様によれば、光学系を介して照明光を物体に照射して、前記照明光に対して前記物体を相対駆動して前記物体の複数の領域をそれぞれ走査露光する露光装置であって、前記複数の領域のうち第1領域と第1方向に関して前記第1領域と並んで設けられた第2領域の少なくとも一部の領域とを非接触支持する第1支持部と、前記第1方向と交差する第2方向に関して前記第1支持部と重ならない位置で前記第1支持部により非接触支持された前記物体を保持する保持部と、前記第2方向に関して前記第1支持部と離間して配置され、前記第2領域の他部の領域が前記第1支持部に支持されるように、前記物体を保持する前記保持部を前記第1支持部に対して前記第1方向へ相対駆動させる第1駆動部と、を備える露光装置が、提供される。

 本発明の第3の態様によれば、光学系を介して照明光を物体に照射して、前記照明光に対して前記物体を駆動して前記物体を走査露光する露光装置であって、前記物体のほぼ全面を非接触支持する第1支持部と、前記第1支持部により非接触支持された前記物体を保持する保持部と、前記保持部を前記第1支持部に対して相対駆動させる駆動部と、を備え、前記駆動部は、前記第1支持部にほぼ全面が非接触支持された前記物体を保持する前記保持部を、前記物体の一部が前記第1支持部から外れるように、前記物体内の前記照明光が照射される領域に対して相対駆動する露光装置が、提供される。
 本発明の第4の態様によれば、第1ないし第3の態様のいずれかに係る露光装置を用いて前記物体を露光することと、露光された前記物体を現像することと、を含むフラットパネルディスプレイの製造方法が、提供される。

《第1の実施形態》
 以下、第1の実施形態について、図1~図9(b)を用いて説明する。
 図1には、第1の実施形態に係る液晶露光装置10の構成が概略的に示されている。液晶露光装置10は、例えば液晶表示装置(フラットパネルディスプレイ)などに用いられる矩形(角型)のガラス基板P(以下、単に基板Pと称する)を露光対象物とするステップ・アンド・スキャン方式の投影露光装置、いわゆるスキャナである。
 液晶露光装置10は、照明系12、回路パターン等のパターンが形成されたマスクMを保持するマスクステージ14、投影光学系16、装置本体18、表面(図1で+Z側を向いた面)にレジスト(感応剤)が塗布された基板Pを保持する基板ステージ装置20、及びこれらの制御系等を有している。以下、露光時にマスクMと基板Pとが投影光学系16に対してそれぞれ相対走査される方向をX軸方向とし、水平面内でX軸に直交する方向をY軸方向、X軸及びY軸に直交する方向をZ軸方向として説明を行う。また、X軸、Y軸、及びZ軸回りの回転方向をそれぞれθx、θy、及びθz方向として説明を行う。
 照明系12は、例えば米国特許第5,729,331号明細書などに開示される照明系と同様に構成されている。すなわち、照明系12は、図示しない光源(例えば、水銀ランプ)から射出された光を、それぞれ図示しない反射鏡、ダイクロイックミラー、シャッター、波長選択フィルタ、各種レンズなどを介して、露光用照明光(照明光)ILとしてマスクMに照射する。照明光ILとしては、例えばi線(波長365nm)、g線(波長436nm)、h線(波長405nm)などの光(あるいは、上記i線、g線、h線の合成光)が用いられる。
 マスクステージ14は、光透過型のマスクMを保持している。主制御装置50(図6参照)は、例えばリニアモータを含むマスクステージ駆動系52(図6参照)を介してマスクステージ14(すなわちマスクM)を、照明系12(照明光IL)に対してX軸方向(スキャン方向)に所定の長ストロークで駆動するとともに、Y軸方向、及びθz方向に微少駆動する。マスクステージ14の水平面内の位置情報は、例えばレーザ干渉計を含むマスクステージ位置計測系54(図6参照)により求められる。
 投影光学系16は、マスクステージ14の下方に配置されている。投影光学系16は、例えば米国特許第6,552,775号明細書などに開示される投影光学系と同様な構成の、いわゆるマルチレンズ型の投影光学系であり、例えば正立正像を形成する両側テレセントリックな複数の光学系を備えている。投影光学系16から基板Pに投射される照明光ILの光軸AXは、Z軸にほぼ平行である。
 液晶露光装置10では、照明系12からの照明光ILによって所定の照明領域内に位置するマスクMが照明されると、マスクMを通過した照明光ILにより、投影光学系16を介してその照明領域内のマスクMのパターンの投影像(部分的なパターンの像)が、基板P上の露光領域に形成される。そして、照明領域(照明光IL)に対してマスクMが走査方向に相対移動するとともに、露光領域(照明光IL)に対して基板Pが走査方向に相対移動することで、基板P上の1つのショット領域の走査露光が行われ、そのショット領域にマスクMに形成されたパターン(マスクMの走査範囲に対応するパターン全体)が転写される。ここで、マスクM上の照明領域と基板P上の露光領域(照明光の照射領域)とは、投影光学系16によって互いに光学的に共役な関係になっている。
 装置本体18は、上記マスクステージ14、及び投影光学系16を支持する部分であり、複数の防振装置18dを介してクリーンルームの床F上に設置されている。装置本体18は、例えば米国特許出願公開第2008/0030702号明細書に開示される装置本体と同様に構成されており、上記投影光学系16を支持する上架台部18a(光学定盤などとも称される)、一対の下架台部18b(図1では、紙面奥行き方向に重なっているため一方は不図示。図2参照)、及び一対の中架台部18cを有している。
 基板ステージ装置20は、基板Pを投影光学系16(照明光IL)に対して高精度位置決めする部分であり、基板Pを水平面(X軸方向、及びY軸方向)に沿って所定の長ストロークで駆動するとともに、6自由度方向に微少駆動する。基板ステージ装置20は、ベースフレーム22、粗動ステージ24、重量キャンセル装置26、Xガイドバー28、基板テーブル30、非接触ホルダ32、一対の補助テーブル34、基板キャリア40などを備えている。
 ベースフレーム22は、一対のXビーム22aを備えている。Xビーム22aは、X軸方向に延びるYZ断面矩形の部材から成る。一対のXビーム22aは、Y軸方向に所定間隔で配置されており、それぞれ脚部22bを介して装置本体18とは物理的に分離(振動的に絶縁)された状態で床F上に設置されている。一対のXビーム22a、及び脚部22bは、それぞれ接続部材22cにより一体的に接続されている。
 粗動ステージ24は、基板PをX軸方向に長ストロークで駆動するための部分であり、上記一対のXビーム22aに対応して、一対のXキャリッジ24aを備えている。Xキャリッジ24aは、YZ断面逆L字状に形成され、対応するXビーム22a上に複数の機械的なリニアガイド装置24cを介して載置されている。
 一対のXキャリッジ24aそれぞれは、基板テーブル30を駆動するための基板テーブル駆動系56(図6参照)の一部であるXリニアアクチュエータを介して主制御装置50(図6参照)により、対応するXビーム22aに沿ってX軸方向に所定の長ストローク(基板PのX軸方向の長さの1~1.5倍程度)で同期駆動される。Xキャリッジ24aを駆動するためのXリニアアクチュエータの種類は、適宜変更可能であり、図2では、例えばXキャリッジ24aが有する可動子と、対応するXビーム22aが有する固定子とを含むリニアモータ24dが用いられているが、これに限られず、例えば送りネジ(ボールネジ)装置などを使用することも可能である。
 また、図2に示されるように、粗動ステージ24は、一対のY固定子62aを有している。Y固定子62aは、Y軸方向に延びる部材から成る(図1参照)。一方のY固定子62aは、粗動ステージ24の+X側の端部近傍において、他方のY固定子62aは、粗動ステージ24の-X側の端部近傍において、それぞれ一対のXキャリッジ24a上に架設されている(図1参照)。Y固定子62aの機能については後述する。
 重量キャンセル装置26は、粗動ステージ24が有する一対のXキャリッジ24a間に挿入されており、基板テーブル30、及び非接触ホルダ32を含む系の自重を下方から支持している。重量キャンセル装置26の詳細に関しては、例えば米国特許出願公開第2010/0018950号明細書に開示されているので、説明を省略する。重量キャンセル装置26は、該重量キャンセル装置26から放射状に延びる複数の接続装置26a(フレクシャ装置とも称される)を介して、粗動ステージ24に対して機械的に接続されており、粗動ステージ24に牽引されることにより、粗動ステージ24と一体的にX軸方向に移動する。なお、重量キャンセル装置26は、該重量キャンセル装置26から放射状に延びる接続装置26aを介して、粗動ステージ24に接続されるとしたが、X軸方向にのみ移動するためX方向に延びる接続装置26aにより、粗動ステージ24に接続される構成としても良い。
 Xガイドバー28は、重量キャンセル装置26が移動する際の定盤として機能する部分である。Xガイドバー28は、X軸方向に延びる部材から成り、図1に示されるように、ベースフレーム22が有する一対のXビーム22a間に挿入され、装置本体18が有する一対の下架台部18b上に固定されている。Y軸方向に関して、Xガイドバー28の中心は、照明光ILにより基板P上に生成される露光領域の中心とほぼ一致している。Xガイドバー28の上面は、XY平面(水平面)と平行に設定されている。上記重量キャンセル装置26は、Xガイドバー28上に、例えばエアベアリング26bを介して非接触状態で載置されている。粗動ステージ24がベースフレーム22上でX軸方向に移動する際、重量キャンセル装置26は、Xガイドバー28上をX軸方向に移動する。
 基板テーブル30は、平面視でX軸方向を長手方向とする矩形の板状(あるいは箱形)の部材から成り、図2に示されるように、中央部が球面軸受け装置26cを介してXY平面に対して揺動自在な状態で重量キャンセル装置26に下方から非接触支持されている。また、基板テーブル30には、図1に示されるように、一対の補助テーブル34(図2では不図示)が接続されている。一対の補助テーブル34の機能については、後述する。
 図2に戻り、基板テーブル30は、基板テーブル駆動系56(図6参照)の一部であって、粗動ステージ24が有する固定子と基板テーブル30自体が有する可動子とを含む複数のリニアモータ30a(例えばボイスコイルモータ)により、粗動ステージ24に対して、水平面(XY平面)に対して交差する方向、すなわちZ軸方向、θx方向、及びθy方向(以下、Zチルト方向と称する)に適宜微小駆動される。
 基板テーブル30は、基板テーブル30から放射状に延びる複数の接続装置30b(フレクシャ装置)を介して、粗動ステージ24に対して機械的に接続されている。接続装置30bは、例えばボールジョイントを含み、基板テーブル30の粗動ステージ24に対するZチルト方向への微小ストロークでの相対移動を阻害しないようになっている。また、粗動ステージ24がX軸方向に長ストロークで移動する場合には、上記複数の接続装置30bを介して粗動ステージ24に牽引されることにより、粗動ステージ24と基板テーブル30とが、一体的にX軸方向に移動する。なお、基板テーブル30は、Y軸方向へ移動しないため、粗動ステージ24に対して放射状に延びる接続装置30bではなく、X軸方向に平行な複数の接続装置30bを介して、粗動ステージ24に接続されるようにしても良い。
 非接触ホルダ32は、平面視でX軸方向を長手方向とする矩形の板状(あるいは箱形)の部材から成り、その上面で基板Pを下方から支持する。非接触ホルダ32は、基板Pにたるみ、皺などが生じないようにする(平面矯正する)機能を有する。非接触ホルダ32は、基板テーブル30の上面に固定されており、上記基板テーブル30と一体的にX軸方向に長ストロークで移動するとともに、Zチルト方向に微小移動する。
 非接触ホルダ32の上面(基板支持面)における四辺それぞれの長さは、基板Pの四辺それぞれの長さとほぼ同じに(実際には幾分短く)設定されている。従って、非接触ホルダ32は、基板Pのほぼ全体を下方から支持すること、具体的には、基板P上における露光対象領域(基板Pの端部近傍に形成される余白領域を除く領域)を下方から支持可能となっている。
 非接触ホルダ32には、基板ステージ装置20の外部に設置された不図示の加圧気体供給装置と真空吸引装置とが、例えばチューブなどの配管部材を介して接続されている。また、非接触ホルダ32の上面(基板載置面)には、上記配管部材と連通する微小な孔部が複数形成されている。非接触ホルダ32は、上記加圧気体供給装置から供給される加圧気体(例えば圧縮空気)を上記孔部(の一部)を介して基板Pの下面に噴出することにより基板Pを浮上させる。また、非接触ホルダ32は、上記加圧気体の噴出と併用して、上記真空吸引装置から供給される真空吸引力により、基板Pの下面と基板支持面との間の空気を吸引する。これにより、基板Pに荷重(プリロード)が作用し、非接触ホルダ32の上面に沿って平面矯正される。ただし、基板Pと非接触ホルダ32との間に隙間が形成されることから、基板Pと非接触ホルダ32との水平面に平行な方向の相対移動は阻害されない。
 基板キャリア40は、基板Pを保持する部分であり、該基板Pを照明光IL(図1参照)に対して水平面内の3自由度方向(X軸方向、Y軸方向、及びθz方向)に移動させる。基板キャリア40は、平面視で矩形の枠状(額縁状)に形成されており、基板Pの端部(外周縁部)近傍の領域(余白領域)を保持した状態で、非接触ホルダ32に対してXY平面に沿って移動する。以下、基板キャリア40の詳細を図3を用いて説明する。
 基板キャリア40は、図3に示されるように、一対のXフレーム42xと、一対のYフレーム42yとを備えている。一対のXフレーム42xは、それぞれX軸方向に延びる平板状の部材から成り、Y軸方向に所定の(基板P及び非接触ホルダ32のY軸方向の寸法よりも広い)間隔で配置されている。また、一対のYフレーム42yは、それぞれY軸方向に延びる平板状の部材から成り、X軸方向に所定の(基板P及び非接触ホルダ32のX軸方向の寸法よりも広い)間隔で配置されている。
 +X側のYフレーム42yは、一対のXフレーム42xそれぞれ+X側の端部近傍における下面にスペーサ42aを介して接続されている。同様に、-X側のYフレーム42yは、一対のXフレーム42xそれぞれの-X側の端部近傍における下面にスペーサ42aを介して接続されている。これにより、一対のYフレーム42yの上面の高さ位置(Z軸方向の位置)は、一対のXフレーム42xの下面の高さ位置よりも低く(-Z側)に設定されている。
 また、一対のXフレーム42xそれぞれの下面には、一対の吸着パッド44がX軸方向に離間して取り付けられている。従って、基板キャリア40は、合計で、例えば4つの吸着パッド44を有している。吸着パッド44は、一対のXフレーム42xが互いに向かい合う面から、互いに対向する方向(基板キャリア40の内側)に突き出して配置されている。例えば4つの吸着パッド44は、一対のXフレーム42x間に基板Pが挿入された状態で、該基板Pの四隅部近傍(余白領域)を下方から支持できるように、水平面内の位置(Xフレーム42xに対する取り付け位置)が設定されている。例えば4つの吸着パッド44それぞれには、不図示の真空吸引装置が接続されている。吸着パッド44は、上記真空吸引装置から供給される真空吸引力により、基板Pの下面を吸着保持する。なお、吸着パッド44の数は、これに限定されず、適宜変更が可能である。
 ここで、図2に示されるように、非接触ホルダ32と基板キャリア40とが組み合わされた状態で、基板Pは、基板キャリア40の有する吸着パッド44によって四隅部近傍が下方から支持(吸着保持)されるとともに、中央部を含むほぼ全面が非接触ホルダ32により下方から非接触支持される。この状態で、基板Pの+X側及び-X側の端部は、非接触ホルダ32の+X側及び-X側の端部からそれぞれ突き出しており、例えば4つの吸着パッド44(図2では一部不図示)は、該基板Pの非接触ホルダ32から突き出した部分を吸着保持する。すなわち、吸着パッド44は、X軸方向に関して非接触ホルダ32の外側に位置するように、Xフレーム42xに対する取り付け位置が設定されている。
 次に基板キャリア40を駆動するための基板キャリア駆動系60(図6参照)について説明する。本実施形態において、主制御装置50(図6参照)は、該基板キャリア駆動系60を介して、基板キャリア40を非接触ホルダ32に対してY軸方向に長ストロークで駆動するとともに、水平面内3自由度方向に微小駆動する。また、主制御装置50は、上述した基板テーブル駆動系56(図6参照)と、基板キャリア駆動系60とを介して、非接触ホルダ32と基板キャリア40とをX軸方向に一体的に(同期して)駆動する。
 基板キャリア駆動系60は、図2に示されるように、上述した粗動ステージ24が有するY固定子62aと、該Y固定子62aと協働してY軸方向の推力を発生するY可動子62bとを含む、一対のYリニアアクチュエータ62を備えている。一対のYリニアアクチュエータ62それぞれのY可動子62bには、図4に示されるように、Y固定子64aとX固定子66aとが取り付けられている。
 Y固定子64aは、基板キャリア40(Yフレーム42yの下面)に取り付けられたY可動子64bと協働して基板キャリア40にY軸方向の推力を付与するYボイスコイルモータ64を構成している。また、X固定子66aは、基板キャリア40(Yフレーム42yの下面)に取り付けられたX可動子66bと協働して基板キャリア40にX軸方向の推力を付与するXボイスコイルモータ66を構成している。このように、基板ステージ装置20は、基板キャリア40の+X側、及び-X側のそれぞれにYボイスコイルモータ64とXボイスコイルモータ66とをそれぞれ1つ有している。
 ここで、基板キャリア40の+X側と-X側とで、Yボイスコイルモータ64、及びXボイスコイルモータ66は、それぞれ基板Pの重心位置を中心に点対称に配置されている。従って、基板キャリア40の+X側のXボイスコイルモータ66と、基板キャリア40の-X側のXボイスコイルモータ66とを用いて基板キャリア40にX軸方向に推力を作用させる際、基板Pの重心位置にX軸方向に平行に推力を作用させたのと同様の効果を得ること、すなわち基板キャリア40(基板P)にθz方向のモーメントが作用することを抑制することができる。なお、一対のYボイスコイルモータ64に関しては、X軸方向に関する基板Pの重心(線)を挟んで配置されているので、基板キャリア40にθz方向のモーメントが作用しない。
 基板キャリア40は、上記一対のYボイスコイルモータ64、及び一対のXボイスコイルモータ66を介して、主制御装置50(図6参照)により、粗動ステージ24(すなわち非接触ホルダ32)に対して水平面内の3自由度方向に微少駆動される。また、主制御装置50は、粗動ステージ24(すなわち非接触ホルダ32)がX軸方向に長ストロークで移動する際に、非接触ホルダ32と基板キャリア40とが一体的にX軸方向に長ストロークで移動するように、上記一対のXボイスコイルモータ66を用いて、基板キャリア40にX軸方向の推力を付与する。
 また、主制御装置50(図6参照)は、上記一対のYリニアアクチュエータ62、及び一対のYボイスコイルモータ64を用いて、基板キャリア40を非接触ホルダ32に対してY軸方向に長ストロークで相対移動させる。具体的に説明すると、主制御装置50は、一対のYリニアアクチュエータ62のY可動子62bをY軸方向に移動させつつ、該Y可動子62bに取り付けられたY固定子64aを含むYボイスコイルモータ64を用いて基板キャリア40にY軸方向の推力を作用させる。これにより、基板キャリア40は、非接触ホルダ32と独立(分離)してY軸方向に長ストロークで移動する。
 このように、本実施形態の基板ステージ装置20において、基板Pを保持する基板キャリア40は、X軸(走査)方向に関しては、非接触ホルダ32と一体的に長ストロークで移動し、Y軸方向に関しては、非接触ホルダ32とは独立に長ストロークで移動する。なお、図2から分かるように、吸着パッド44のZ位置と、非接触ホルダ32のZ位置とが一部重複しているが、基板キャリア40が非接触ホルダ32に対して長ストロークで相対移動するのは、Y軸方向のみであるので、吸着パッド44と非接触ホルダ32とが接触するおそれはない。
 また、基板テーブル30(すなわち非接触ホルダ32)がZチルト方向に駆動された場合、非接触ホルダ32に平面矯正された基板Pが、非接触ホルダ32とともにZチルト方向に姿勢変化するので、基板Pを吸着保持する基板キャリア40は、該基板PとともにZチルト方向に姿勢変化する。なお、吸着パッド44の弾性変形により基板キャリア40の姿勢が変化しないようにしても良い。
 図1に戻り、一対の補助テーブル34は、基板キャリア40が非接触ホルダ32と分離してY軸方向に相対移動する際に非接触ホルダ32と協働して、該基板キャリア40が保持する基板Pの下面を支持する装置である。上述したように基板キャリア40は、基板Pを保持した状態で、非接触ホルダ32に対して相対移動することから、例えば図1に示される状態から基板キャリア40が+Y方向に移動すると、基板Pの+Y側の端部近傍が非接触ホルダ32に支持されなくなる。このため、基板ステージ装置20では、上記基板Pのうち、非接触ホルダ32により支持されない部分の自重による撓みを抑制するため、該基板Pを一対の補助テーブル34の一方を用いて下方から支持する。一対の補助テーブル34は、紙面左右対称に配置されている点を除き、実質的に同じ構造である。
 補助テーブル34は、図3に示されるように、複数のエア浮上ユニット36を有している。なお、本実施形態において、エア浮上ユニット36は、Y軸方向に延びる棒状に形成され、複数のエア浮上ユニット36がX軸方向に所定間隔で配置される構成であるが、基板Pの自重に起因する撓みを抑制することができれば、その形状、数、配置などは、特に限定されない。複数のエア浮上ユニット36は、図4に示されるように、基板テーブル30の側面から突き出したアーム状の支持部材36aに下方から支持されている。複数のエア浮上ユニット36と非接触ホルダ32との間には、微小な隙間が形成されている。
 エア浮上ユニット36の上面の高さ位置は、非接触ホルダ32の上面の高さ位置とほぼ同じに(あるいは幾分低く)設定されている。エア浮上ユニット36は、その上面から基板Pの下面に対して気体(例えば空気)を噴出することにより、該基板Pを非接触支持する。なお、上述した非接触ホルダ32は、基板Pにプリロードを作用させて基板Pの平面矯正を行ったが、エア浮上ユニット36は、基板Pの撓みを抑制することができれば良いので、単に基板Pの下面に気体を供給するだけでもよく、エア浮上ユニット36上における基板Pの高さ位置を特に管理しなくてもよい。
 次に、基板Pの6自由度方向の位置情報を計測するための基板位置計測系について説明する。基板位置計測系は、基板テーブル30の水平面に交差する方向の位置情報(Z軸方向の位置情報、θx及びθy方向の回転量情報。以下「Zチルト位置情報」と称する)を求めるためのZチルト位置計測系58(図6参照)と、基板キャリア40のXY平面内の位置情報(X軸方向、及びY軸方向の位置情報、並びにθz方向の回転量情報)を求めるための水平面内位置計測系70(図6参照)とを含む。
 Zチルト位置計測系58(図6参照)は、図2に示されるように、基板テーブル30の下面であって、球面軸受け装置26cの周囲に固定された複数(少なくとも3つ)のレーザ変位計58aを含む。レーザ変位計58aは、重量キャンセル装置26の筐体に固定されたターゲット58bに対して計測光を照射し、その反射光を受光することにより、該計測光の照射点における基板テーブル30のZ軸方向の変位量情報を主制御装置50(図6参照)に供給する。例えば、少なくとも3つのレーザ変位計58aは、同一直線上にない3箇所(例えば正三角形の頂点に対応する位置)に配置されており、主制御装置50は、該少なくとも3つのレーザ変位計58aの出力に基づいて、基板テーブル30(すなわち基板P)のZチルト位置情報を求める。重量キャンセル装置26は、Xガイドバー28の上面(水平面)に沿って移動するので、主制御装置50は、基板テーブル30のX位置に関わらず、基板テーブル30の水平面に対する姿勢変化を計測することができる。
 水平面内位置計測系70(図6参照)は、図1に示されるように、一対のヘッドユニット72を有している。一方のヘッドユニット72は、投影光学系16の-Y側に配置され、他方のヘッドユニット72は、投影光学系16の+Y側に配置されている。
 一対のヘッドユニット72それぞれは、基板キャリア40が有する反射型の回折格子を用いて基板Pの水平面内の位置情報を求める。一対のヘッドユニット72に対応して、基板キャリア40の一対のXフレーム42xそれぞれの上面には、図3に示されるように、複数(図3では、例えば6枚)のスケール板46が貼り付けられている。スケール板46は、X軸方向に延びる平面視帯状の部材から成る。スケール板46のX軸方向の長さは、Xフレーム42xのX軸方向の長さに比べて短く、複数のスケール板46が、X軸方向に所定の間隔で(互いに離間して)配列されている。
 図5には、+Y側のXフレーム42xと、これに対応するヘッドユニット72が示されている。Xフレーム42x上に固定された複数のスケール板46それぞれには、Xスケール48xとYスケール48yとが形成されている。Xスケール48xは、スケール板46の-Y側の半分の領域に形成され、Yスケール48yは、スケール板46の+Y側の半分の領域に形成されている。Xスケール48xは、反射型のX回折格子を有し、Yスケール48yは、反射型のY回折格子を有している。なお、図5では、理解を容易にするために、Xスケール48x、Yスケール48yを形成する複数の格子線間の間隔(ピッチ)は、実際よりも広く図示されている。
 ヘッドユニット72は、図4に示されるように、Yリニアアクチュエータ74、該Yリニアアクチュエータ74により投影光学系16(図1参照)に対してY軸方向に所定のストロークで駆動されるYスライダ76、及びYスライダ76に固定された複数の計測ヘッド(Xエンコーダヘッド78x、80x、Yエンコーダヘッド78y、80y)を備えている。図1及び図4で紙面左右対称に構成されている点を除き、一対のヘッドユニット72は、同様に構成されている。また、一対のXフレーム42x上それぞれに固定された複数のスケール板46も、図1及び図4において、左右対称に構成されている。
 Yリニアアクチュエータ74は、装置本体18が有する上架台部18aの下面に固定されている。Yリニアアクチュエータ74は、Yスライダ76をY軸方向に直進案内するリニアガイドと、Yスライダ76に推力を付与する駆動系とを備えている。リニアガイドの種類は、特に限定されないが、繰り返し再現性の高いエアベアリングが好適である。また、駆動系の種類も、特に限定されず、例えばリニアモータ、ベルト(あるいはワイヤ)駆動装置などを用いることができる。
 Yリニアアクチュエータ74は、主制御装置50(図6参照)により制御される。Yリニアアクチュエータ74によるYスライダ76のY軸方向へのストローク量は、基板P(基板キャリア40)のY軸方向へのストローク量と同等に設定されている。
 ヘッドユニット72は、図5に示されるように、一対のXエンコーダヘッド78x(以下「Xヘッド78x」と称する)、及び一対のYエンコーダヘッド78y(以下「Yヘッド78y」と称する)を備えている。一対のXヘッド78x、一対のYヘッド78yは、それぞれX軸方向に所定距離で離間して配置されている。
 Xヘッド78x、及びYヘッド78yは、例えば米国特許出願公開第2008/0094592号明細書に開示されるような、いわゆる回折干渉方式のエンコーダヘッドであり、対応するスケール(Xスケール48x、Yスケール48y)に対して下向き(-Z方向)に計測ビームを照射し、そのスケールからのビーム(戻り光)を受光することにより、基板キャリア40の変位量情報を主制御装置50(図6参照)に供給する。
 すなわち、水平面内位置計測系70(図6参照)では、一対のヘッドユニット72が有する合計で、例えば4つのXヘッド78xと、該Xヘッド78xに対向するXスケール48xとによって、基板キャリア40のX軸方向の位置情報を求めるための、例えば4つのXリニアエンコーダシステムが構成されている。同様に、一対のヘッドユニット72が有する合計で、例えば4つのYヘッド78yと、該Yヘッド78yに対向するYスケール48yとによって、基板キャリア40のY軸方向の位置情報を求めるための、例えば4つのYリニアエンコーダシステムが構成されている。
 ここで、ヘッドユニット72が有する一対のXヘッド78x、及び一対のYヘッド78yそれぞれのX軸方向に関する間隔は、隣接するスケール板46間の間隔よりも広く設定されている。これにより、Xエンコーダシステム、及びYエンコーダシステムでは、基板キャリア40のX軸方向の位置に関わらず、一対のXヘッド78xのうち常に少なくとも一方がXスケール48xに対向するとともに、一対のYヘッド78yのうちの少なくとも一方が常にYスケール48yに対向する。
 具体的には、主制御装置50(図6参照)は、一対のXヘッド78xがともにXスケール48xに対向した状態では、該一対のXヘッド78xの出力の平均値に基づいて基板キャリア40のX位置情報を求める。また、主制御装置50は、一対のXヘッド78xの一方のみがXスケール48xに対向した状態では、該一方のXヘッド78xの出力のみに基づいて基板キャリア40のX位置情報を求める。従って、Xエンコーダシステムは、基板キャリア40の位置情報を途切れさせることなく主制御装置50に供給することができる。Yエンコーダシステムについても同様である。
 ここで、上述したように、本実施形態の基板キャリア40は、Y軸方向にも所定の長ストロークで移動可能であることから、主制御装置50(図6参照)は、Xヘッド78x、Yヘッド78yそれぞれと、対応するスケール48x、48yとの対向状態が維持されるように、基板キャリア40のY軸方向の位置に応じて一対のヘッドユニット72それぞれのYスライダ76(図4参照)を、基板キャリア40に追従するように、Yリニアアクチュエータ74(図4参照)を介してY軸方向に駆動する。主制御装置50は、Yスライダ76(すなわち各ヘッド78x、78y)のY軸方向の変位量(位置情報)と、各ヘッド78x、78yからの出力とを併せて、総合的に基板キャリア40の水平面内の位置情報を求める。
 Yスライダ76(図4参照)の水平面内の位置(変位量)情報は、上記Xヘッド78x、Yヘッド78yを用いたエンコーダシステムと同等の計測精度のエンコーダシステムにより求められる。Yスライダ76は、図4及び図5から分かるように、一対のXエンコーダヘッド80x(以下「Xヘッド80x」と称する)、及び一対のYエンコーダヘッド80y(以下「Yヘッド80y」と称する)を有している。一対のXヘッド80x、及び一対のYヘッド80yは、それぞれY軸方向に所定距離で離間して配置されている。
 主制御装置50(図6参照)は、装置本体18の上架台部18a(それぞれ図1参照)の下面に固定された複数のスケール板82を用いて、Yスライダ76の水平面内の位置情報を求める。スケール板82は、Y軸方向に延びる平面視帯状の部材から成る。本実施形態では、一対のヘッドユニット72それぞれの上方に、例えば2枚のスケール板82が、Y軸方向に所定間隔で(互いに離間して)配置されている。
 図5に示されるように、スケール板82の下面における+X側の領域には、上記一対のXヘッド80xに対向してXスケール84xが形成され、スケール板82の下面における-X側の領域には、上記一対のYヘッド80yに対向してYスケール84yが形成されている。Xスケール84x、Yスケール84yは、上述したスケール板46に形成されたXスケール48x、Yスケール48yと実質的に同様な構成の光反射型回折格子である。また、Xヘッド80x、Yヘッド80yも上述したXヘッド78x、Yヘッド78y(下向きヘッド)と同様の構成の回折干渉方式のエンコーダヘッドである。
 一対のXヘッド80x、及び一対のYヘッド80yは、対応するスケール(Xスケール84x、Yスケール84y)に対して上向き(+Z方向)に計測ビームを照射し、そのスケールからのビームを受光することにより、Yスライダ76(図4参照)の水平面内の変位量情報を主制御装置50(図6参照)に供給する。一対のXヘッド80x、及び一対のYヘッド80yそれぞれのY軸方向に関する間隔は、隣接するスケール板82間の間隔よりも広く設定されている。これにより、Yスライダ76のY軸方向の位置に関わらず、一対のXヘッド80xのうち常に少なくとも一方がXスケール84xに対向するとともに、一対のYヘッド80yのうちの少なくとも一方が常にYスケール84yに対向する。従って、Yスライダ76の位置情報を途切れさせることなく主制御装置50(図6参照)に供給することができる。
 図6には、液晶露光装置10(図1参照)の制御系を中心的に構成し、構成各部を統括制御する主制御装置50の入出力関係を示すブロック図が示されている。主制御装置50は、ワークステーション(又はマイクロコンピュータ)等を含み、液晶露光装置10の構成各部を統括制御する。
 上述のようにして構成された液晶露光装置10(図1参照)では、主制御装置50(図6参照)の管理の下、不図示のマスクローダによって、マスクステージ14上へのマスクMのロードが行われるとともに、不図示の基板ローダによって、基板ステージ装置20(基板キャリア40、及び非接触ホルダ32)上への基板Pのロードが行なわれる。その後、主制御装置50により、不図示のアライメント検出系を用いたアライメント計測、及び不図示のオートフォーカスセンサ(基板Pの面位置計測系)を用いたフォーカスマッピングが実行され、そのアライメント計測、及びフォーカスマッピングの終了後、基板P上に設定された複数のショット領域に逐次ステップ・アンド・スキャン方式の露光動作が行なわれる。
 次に、露光動作時における基板ステージ装置20の動作の一例を、図7(a)~図9(b)を用いて説明する。なお、以下の説明では、1枚の基板P上に4つのショット領域が設定された場合(いわゆる4面取りの場合)を説明するが、1枚の基板P上に設定されるショット領域の数、及び配置は、適宜変更可能である。また、本実施形態において、露光処理は、一例として基板Pの-Y側且つ+X側に設定された第1ショット領域S1から行われるものとして説明する。また、図面の錯綜を避けるため、図7(a)~図9(b)では、基板ステージ装置20が有する要素の一部が省略されている。
 図7(a)及び図7(b)には、アライメント動作等が完了し、第1ショット領域S1に対する露光動作の準備が終了した状態の基板ステージ装置20の平面図、及び正面図がそれぞれ示されれている。基板ステージ装置20では、図7(a)に示されるように、投影光学系16からの照明光IL(それぞれ図7(b)参照)が照射されることにより基板P上に形成される露光領域IA(ただし、図7(a)に示される状態では、まだ基板Pに対し照明光ILは照射されていない)よりも、第1ショット領域S1の+X側の端部が幾分-X側に位置するように、水平面内位置計測系70(図6参照)の出力に基づいて基板Pの位置決めがされる。
 また、Y軸方向に関して、露光領域IAの中心と、Xガイドバー28(すなわち非接触ホルダ32)の中心とがほぼ一致していることから、基板キャリア40に保持された基板Pの+Y側の端部近傍は、非接触ホルダ32から突き出している。基板Pは、該突き出した部分が非接触ホルダ32の+Y側に配置された補助テーブル34に下方から支持される。この際、基板Pの+Y側の端部近傍は、非接触ホルダ32による平面矯正が行われないが、露光対象の第1ショット領域S1を含む領域は、平面矯正が行われた状態が維持されるので、露光精度に影響はない。
 次いで、図7(a)及び図7(b)に示される状態から、マスクM(図1参照)と同期して、図8(a)及び図8(b)に示されるように、基板キャリア40と非接触ホルダ32とが、水平面内位置計測系70(図6参照)の出力に基づいて、Xガイドバー28上で+X方向へ一体的に(同期して)駆動(加速、等速駆動、及び減速)される(図8(a)の黒矢印参照)。基板キャリア40と非接触ホルダ32とがX軸方向に等速駆動される間、基板Pには、マスクM(図1参照)及び投影光学系16を通過した照明光IL(それぞれ図8(b)参照)が照射され、これによりマスクMが有するマスクパターンがショット領域S1に転写される。この際、基板キャリア40は、アライメント計測の結果に応じて、非接触ホルダ32に対して水平面内3自由度方向に適宜微小駆動され、非接触ホルダ32は、上記フォーカスマッピングの結果に応じてZチルト方向に適宜微小駆動される。
 ここで、水平面内位置計測系70(図6参照)において、基板キャリア40と非接触ホルダ32とがX軸方向(図8(a)では+X方向)に駆動される際、一対のヘッドユニット72それぞれが有するYスライダ76(それぞれ図4参照)は、静止状態(ただし、厳密にヘッドユニット72が静止している必要はなく、ヘッドユニット72が有するヘッドの少なくとも一部がY軸方向においてスケール板46に対向されていればよ良い)とされる。
 基板P上の第1ショット領域S1に対するマスクパターンの転写が完了すると、基板ステージ装置20では、図9(a)及び図9(b)に示されるように、第1ショット領域S1の+Y側に設定された第2ショット領域S2への露光動作のために、基板キャリア40が非接触ホルダ32に対して-Y方向に所定距離(基板Pの幅方向寸法のほぼ半分の距離)、水平面内位置計測系70(図6参照)の出力に基づいて駆動(Yステップ駆動)される(図9(a)の黒矢印参照)。上記基板キャリア40のYステップ動作により、基板キャリア40に保持された基板Pの-Y側の端部近傍が非接触ホルダ32の-Y側に配置された補助テーブル34に下方から支持される。
 また、水平面内位置計測系70(図6参照)において、上記基板キャリア40がY軸方向に駆動される際、一対のヘッドユニット72それぞれが有するYスライダ76(それぞれ図4参照)は、基板キャリア40に同期(ただし、厳密に速度が一致している必要はない)して、Y軸方向に駆動される。
 以下、不図示であるが、マスクM(図1参照)と同期して、基板キャリア40と非接触ホルダ32とが-X方向に駆動されることにより、第2ショット領域S2に対する走査露光が行われる。また、基板キャリア40のYステップ動作、及びマスクMと同期した基板キャリア40と非接触ホルダ32とのX軸方向への等速移動が適宜繰り返されることにより、基板P上に設定された全ショット領域に対する走査露光動作が順次行われる。
 以上説明した本第1の実施形態に係る液晶露光装置10が有する基板ステージ装置20によれば、基板PのXY平面内の高精度位置決めを行う際、該基板Pの外周縁部のみを保持する枠状の基板キャリア40を水平面内3自由度方向に駆動するので、例えば基板Pの下面の全体を吸着保持する基板ホルダを水平面内3自由度方向に駆動して基板Pの高精度位置決めを行う場合に比べて、駆動対象物(本実施形態では、基板キャリア40)が軽量であるので、位置制御性が向上する。また、駆動用のアクチュエータ(本実施形態では、Yボイスコイルモータ64、Xボイスコイルモータ66)を小型化できる。
 また、基板PのXY平面内の位置情報を求めるための水平面内位置計測系70は、エンコーダシステムを含むので、例えば従来の干渉計システムに比べて空気揺らぎの影響を低減できる。従って、基板Pの位置決め精度が向上する。また、空気揺らぎの影響が小さいので、従来の干渉計システムを用いる場合に必須となる部分空調設備を省略でき、コストダウンが可能となる。
 なお、本第1の実施形態で説明した構成は、一例であり、適宜変形が可能である。例えば、図10(a)及び図10(b)に示される第1の変形例に係る基板キャリア40Aにおいて、一対のXフレーム42xそれぞれの外側面には、補助的な板部材42bが接続されている。板部材42bは、図10(b)に示されるように、XY平面にほぼ平行に配置され、その下面がエア浮上ユニット36の上面に所定の隙間を介して対向している。複数のエア浮上ユニット36は、板部材42bの下面に対して気体を噴出することにより、基板キャリア40Aに、+Z方向(重力方向上向き)の力(揚力)を作用させる。本第1の変形例に係る基板キャリア40Aは、板部材42bが常に複数のエア浮上ユニット36に下方から支持されるので、仮に非接触ホルダ32と複数のエア浮上ユニット36との間に段差(Z軸方向の高さ位置の差)が形成されていたとしても、基板キャリア40Aが非接触ホルダ32に対してY軸方向に相対移動する際に、Xフレーム42xと非接触ホルダ32(又はエア浮上ユニット36)とが接触することを防止できる。
 また、例えば図11に示される第2の変形例に係る基板ステージ装置120のように、基板キャリア140に基準指標板144が取り付けられるともに、基板テーブル30にマーク計測センサ132が取り付けられても良い。基準指標板144には、図12(a)に示されるように、複数の基準マーク146が、Y軸方向に互いに離間して形成されている。基準指標板144は、上記複数の基準マーク146のZ位置が、基板Pの表面のZ位置とほぼ同じとなるように(図11参照)、基板キャリア140の-X側のYフレーム142yの上面に嵩上げ部材148を介して固定されている。図11に戻り、複数のマーク計測センサ132は、基板テーブル30の-X側の側面から突き出して形成された平面視T字状(図12(b)参照)の平板状の部材134に取り付けられている。複数のマーク計測センサ132は、図12(b)に示されるように、上記複数の基準マーク146に対応して(すなわち複数の基準マーク146と上下方向に重なるように)、Y軸方向に互いに離間して配置されている。
 本第2の変形例では、複数の基準マーク146と、対応する複数のマーク計測センサ132とを用いて、例えば投影光学系16(図1参照)の光学特性(例えばスケーリング、シフト、ローテーション等)に関するキャリブレーションが行われる。キャリブレーション方法に関しては、例えば特開2006-330534号公報に開示されるキャリブレーション方法と実質的に同じであるので、説明を省略する。本第2の変形例では、基準マーク146を有する基板キャリア140に対して機械的に分離された基板テーブル30がマーク計測センサ132を有しているので、基板キャリア140自体に配線等が不要であり、基板キャリア140を軽量化することができる。
 また、本第2の変形例に係る基板キャリア140のYフレーム142yは、上記第1の実施形態に比べて広幅に形成されている。そして、図12(b)に示されるように、上記平板状の部材134の上面、及び基板テーブル30の+X側の側面から突き出して形成された平板状の部材136の上面それぞれには、Y軸方向に離間した、例えば2つのエアベアリング138が取り付けられている。図11に示されるように、+X側の、例えば2つのエアベアリング138は、基板キャリア140の+X側のYフレーム142yの下面に対向し、-X側の、例えば2つのエアベアリング138は、基板キャリア140の-X側のYフレーム142yの下面に対向している。エアベアリング138は、対向するYフレーム142yの下面に加圧気体を噴出することにより、所定の隙間を介して基板キャリア140を非接触支持する。これにより、基板キャリア140の撓みが抑制される。なお、エアベアリング138は、上記平板状の部材134、136の上面に対向するように、基板キャリア140側に取り付けられていても良い。また、エアベアリング138に換えて、例えば磁石を用いて基板キャリア140を磁気浮上させても良いし、あるいは、ボイスコイルモータなどのアクチュエータを用いて浮力を作用させても良い。
 また、図13(a)及び図13(b)に示される第3の変形例に係る基板ステージ装置220のように、Yリニアアクチュエータ62、Yボイスコイルモータ64、及びXボイスコイルモータ66のZ位置が、基板キャリア40Aと同じに設定されても良い。すなわち、基板ステージ装置220では、基板キャリア40AのYフレーム42yの側面にYボイスコイルモータ64のY可動子64b、及びXボイスコイルモータ66のX可動子66bが固定されている。また、Yボイスコイルモータ64のY固定子64a、及びXボイスコイルモータ66のX固定子66aが取り付けられたY可動子62bをY軸方向に駆動するためのYリニアアクチュエータ62のY固定子62aは、基板キャリア40のZ位置と同じとなるように、粗動ステージ224上において、支柱62cを介して取り付けられている。
 また、本第3の変形例の基板キャリア40Aは、上記第1の変形例(図10(a)及び図10(b)参照)と同様に、複数のエア浮上ユニット36により下方から支持される一対の補助的な板部材42bを有している。また、図13(b)に示されるように、上記第2の変形例(図11~図12(b)参照)と同様に、基板テーブル30の-X側、及び+X側の側面それぞれから平板状の部材234、236が突き出しており、該部材234、236上には、それぞれY軸方向に延びるエア浮上ユニット238が固定されている。エア浮上ユニット238の上面の高さ位置は、エア浮上ユニット36の上面の高さ位置に比べて低い位置に設定されている。基板キャリア240は、Yフレーム242yが常に(Y軸方向の位置に関わらず)エア浮上ユニット238によって下方から非接触支持される。換言すれば、基板キャリア40Aは、一対のエア浮上ユニット238上に載置されている。これにより、基板キャリア40Aの撓みが抑制される。
《第2の実施形態》
 次に第2の実施形態に係る液晶露光装置について、図14~図20(b)を用いて説明する。第2の実施形態に係る液晶露光装置の構成は、基板ステージ装置420の構成が異なる点を除き、上記第1の実施形態と同じであるので、以下、相違点についてのみ説明し、上記第1の実施形態と同じ構成及び機能を有する要素については、上記第1の実施形態と同じ符号を付してその説明を省略する。
 上記第1の実施形態の基板ステージ装置20(図1など参照)において、基板Pを保持する基板キャリア40は、スキャン方向に関して非接触ホルダ32と一体的に長ストロークで移動するとともに、非スキャン方向に関して非接触ホルダ32と分離して長ストロークで移動する構成であったのに対し、本第2の実施形態の基板ステージ装置420では、上記第1の実施形態とは逆に、基板Pを保持する基板キャリア440は、非スキャン方向に関して非接触ホルダ32と一体的に長ストロークで移動するとともに、スキャン方向に関して非接触ホルダ32と分離して長ストロークで移動する点が異なる。すなわち、本第2の実施形態に係る基板ステージ装置420は、全体的には、上記第1の実施形態に係る基板ステージ装置20をZ軸周りに、例えば90°回転させたように構成されている。なお、基板Pの長手方向は、上記第1の実施形態と同様にX軸にほぼ平行とされる。
 以下、基板ステージ装置420の詳細について説明する。図14に示されるように、基板ステージ装置420は、ベースフレーム422、粗動ステージ424、重量キャンセル装置26(図14では不図示。図15(a)など参照)、Yガイドバー428(図14では不図示。図15(a)など参照)、基板テーブル30(図14では不図示。図17(a)など参照)、非接触ホルダ32、一対の補助テーブル434、基板キャリア440などを備えている。上記ベースフレーム422、粗動ステージ424、Yガイドバー428、一対の補助テーブル434、基板キャリア440は、それぞれ上記第1の実施形態におけるベースフレーム22、粗動ステージ24、Xガイドバー28、基板テーブル30、非接触ホルダ32、一対の補助テーブル34、基板キャリア40(図1及び図2参照)と同様に機能する部材であるので、以下簡単に説明する。なお、重量キャンセル装置26、基板テーブル30、及び非接触ホルダ32は、それぞれ上記第1の実施形態と実質的に同じものである。
 図15(a)及び図15(b)に示されるように、本第2の実施形態において、防振装置18dを介して床F上に設置された装置本体418の一部である下架台部418bは、1枚の板状の部材から成り、該下架台部418bの上面にYガイドバー428が固定されている。Yガイドバー428上には、重量キャンセル装置26が載置されている。また、図16(a)及び図16(b)に示されるように、ベースフレーム422は、脚部422bを介して床F上に設置された一対のYビーム422aを有しており、該ベースフレーム422上に粗動ステージ424が、Y軸方向に所定の長ストロークで移動可能に載置されている。本第2の実施形態において、粗動ステージ424は、一対のYキャリッジ424aの+Y側及び-Y側それぞれの端部近傍を接続する一対のYテーブル424bを有している。Yテーブル424bには、重量キャンセル装置26(図15(a)など参照)を牽引するための接続装置26aの一端、及び基板テーブル30(図17(b)など参照)を牽引するための接続装置30bの一端が接続されている。また、一対のYテーブル424bには、X固定子462aが支柱462cを介して固定されている。X固定子462aは、X可動子462bとともにXリニアアクチュエータ462を構成する。また、X可動子462bには、Y固定子464a、及びX固定子466aが取り付けられている。
 図17(a)及び図17(b)に示されるように、基板テーブル30、及び非接触ホルダ32は、上記第1の実施形態と同様に、平面視でX軸方向を長手方向とする矩形の板状(あるいは箱形)の部材から成る。一対の補助テーブル434それぞれは、基板テーブル30の側面から突き出したアーム状の支持部材436aに下方から支持された複数のエア浮上ユニット436を有している。エア浮上ユニット436は、上記第1の実施形態(図3など参照)と異なり、X軸方向に延びる部材から成る。また、基板テーブル30には、支持部材438aを介して一対のエア浮上ユニット438が接続されている。エア浮上ユニット438は、X軸方向に延びる点を除き、上記第3の変形例(図13(a)及び図13(b)参照)のエア浮上ユニット238と同様に機能する。すなわち、一対のエア浮上ユニット438は、図14に示されるように、基板キャリア440が有する一対のXフレーム442xを下方から非接触支持している。
 図18(a)及び図18(b)に示されるように、基板キャリア440は、上記第1の実施形態(図3など参照)と同様の矩形枠状(額縁状)の部材から成り、一対のXフレーム442x、及び一対のYフレーム442yを有している。上記第1の実施形態の基板キャリア40は、Xフレーム42xの下面側にYフレーム42yが取り付けられている(図3参照)のに対し、本第2の実施形態の基板キャリア440において、Yフレーム442yは、Xフレーム442xの上面側に取り付けられている。これにより、Yフレーム442yと補助テーブル434が有するエア浮上ユニット438(それぞれ図14参照)との接触が回避されている。また、複数の吸着パッド44は、Yフレーム442yの下面に取り付けられている。一対のXフレーム442xそれぞれに、複数のスケール板46が取り付けられている点は、上記第1の実施形態と同じである。また、一対のXフレーム442xそれぞれの側面には、上記Y固定子464a、及びX固定子466a(それぞれ図16(a)参照)とともにYボイスコイルモータ464、Xボイスコイルモータ466(それぞれ図20(a)参照)を構成するY可動子464b、X可動子466bが取り付けられている。基板キャリア440の位置計測系に関しては、上記第1の実施形態と同じであるので、説明を省略する。
 主制御装置50は、図19(a)及び図19(b)に示されるように、露光領域IAに対する基板PのX軸方向に関する位置決めを、基板キャリア440のみをX軸方向に駆動することにより行う。基板Pのうち、非接触ホルダ32に支持されない領域は、一対の補助テーブル434のいずれかに支持される。本第2の実施形態における露光動作では、基板キャリア440のみが露光領域IAに対してX軸方向に長ストロークで駆動されることから、基板Pは、非接触ホルダ32の上空を(所定の隙間が形成された状態で)通過する。非接触ホルダ32は、上空を通過する基板Pを非接触で平面矯正する。
 また、主制御装置50は、図20(a)及び図20(b)に示されるように、投影光学系16(すなわち露光領域IA(図19(a)参照))に対する基板PのY軸方向に関する位置決めを、粗動ステージ424及び非接触ホルダ32をY軸方向に所定の長ストロークで駆動するとともに、基板キャリア440を粗動ステージ424と一体的にY軸方向に移動させることにより行う。
 以上説明した第2の実施形態によれば、走査露光時に基板キャリア440のみが走査方向に駆動されるので、非接触ホルダ32、及び一対の補助テーブル34も併せてスキャン方向に駆動する必要のある上記第1の実施形態(図8(a)など参照)に比べ、振動の発生を抑制することができ、高精度の露光動作が可能となる。また、重量キャンセル装置26は、Yステップ動作時にのみ移動するので、Yガイドバー428の長手方向の寸法が、上記第1の実施形態のXガイドバー28に比べて短い。また、重量キャンセル装置26は、露光動作時に静止状態とされるので、該重量キャンセル装置26用の定盤であるYガイドバー428のガイド面の平坦度は、上記第1の実施形態に比べてラフで良い。
 なお、本第2の実施形態で説明した構成は、一例であり、適宜変形が可能である。例えば、図21~図26(b)に示される第2の実施形態の変形例(第4の変形例)に係る基板ステージ装置520のように、一対の補助テーブル534が、基板テーブル30(図24(a)参照)と物理的に分離していても良い。以下、第4の変形例について、上記第2の実施形態との相違点についてのみ説明し、共通の要素に関しては、上記第2の実施形態と同じ符号を付して説明を省略する。
 図22(a)及び図22(b)に示されるように、下架台部418b上には、X軸方向に所定間隔で、例えば3本のYガイドバー528が固定されている。Yガイドバー528は、上記第2の実施形態のYガイドバー428(図15(a)など参照)と同様の寸法、形状で形成されているが、本第4の変形例では、重量キャンセル装置26が機械的なリニアガイド装置26dを介してYガイドバー528上に載置されていることから、Yガイドバー528の上面の平面度は、上記第2の実施形態に係るYガイドバー428に比べてラフである。また、+X側、及び-X側のYガイドバー528上には、Zアクチュエータ526がYリニアガイド装置26dを介して載置されている。
 また、図23(a)及び図23(b)に示されるように、粗動ステージ524が有する一対のYテーブル424bそれぞれには、一対の板状部材524aが+Y及び-Y方向に突き出して接続されている。板状部材524aには、上記Zアクチュエータ526(図22(b)など参照)を牽引するための接続装置26aの一端が接続されている。すなわち、本第4の変形例において、例えば2つのZアクチュエータ526(それぞれ図22(b)など参照)は、重量キャンセル装置26と同様に(重量キャンセル装置26と一体的に)粗動ステージ524により牽引される。
 図24(a)及び図24(b)に示されるように、一対の補助テーブル534それぞれは、複数(図24(a)では、例えば4つ)のエア浮上ユニット436を有している。複数のエア浮上ユニット436は、上記第2の実施形態と同様に、基板Pのうち、非接触ホルダ32に支持されない部分を下方から支持する。また、補助テーブル534は、一対のエア浮上ユニット538を有している。補助テーブル534において、複数のエア浮上ユニット436と、一対のエア浮上ユニット538とは、ベース部材536a上に一体的に載置されている。+X側の補助テーブル534は、上述した+X側のZアクチュエータ526(図22(b)など参照)に下方から支持され、-X側の補助テーブル534は、上述した-X側のZアクチュエータ526(図22(b)など参照)に下方から支持される(図26(b)参照)。また、基板テーブル30にも、支持部材538aを介して一対のエア浮上ユニット538が固定されている。なお、上記第2の実施形態のエア浮上ユニット438が、基板キャリア440(それぞれ図14参照)のX軸方向の全移動範囲をカバーできる程度(基板Pの3倍程度)の長さで形成されていたのに対し、本変形例のエア浮上ユニット538は、他のエア浮上ユニット436と同程度(基板Pと同程度)の長さで形成されている。
 本第4の変形例でも上記第2の実施形態と同様に、基板キャリア540のXフレーム442x(それぞれ図21参照)が、複数のエア浮上ユニット538(補助テーブル534が有するエア浮上ユニット538、及び基板テーブル30が有するエア浮上ユニット538)によって、適宜下方から支持される。
 図25(a)及び図25(b)に示されるように、基板キャリア540において、Yフレーム442yは、スペーサ442a(図25(a)ではYフレーム442yに隠れており不図示)を介してXフレーム442x上に固定されている。また、-X側の一対の吸着パッド44は、-X側のYフレーム442yの下面に取り付けられているのに対し、+X側の一対の吸着パッド44は、Xフレーム442xの内側面から突き出して形成されている。これにより、本変形例の基板キャリア540では、図25(a)に示される状態から、図25(b)に示されるように、基板Pを+X方向に移動させて、+X側のYフレーム442yの下方を通過させることにより、基板Pの基板キャリア40に対する搬出を行うことができる。また、基板Pを-X方向に移動させることにより基板キャリア40に基板Pの搬入を行うこともできる。
 また、-X側のYフレーム442y上には、上述した第1の実施形態の第2の変形例(図12(a)参照)と同様に、複数の基準マーク146が形成された基準指標板144が、嵩上げ部材148を介して固定されている。また、-X側のYフレーム442yの下面には、上記複数の基準マーク146に対応して複数のマーク計測センサ532が取り付けられている。すなわち、上記第2の変形例では、基準指標板144とマーク計測センサ132とが分離して設けられていたのに対し(図11参照)、本変形例では、基準指標板144とマーク計測センサ532とが一体的に基板キャリア540に設けられている。基準指標板144を用いたキャリブレーションに関しては、上記第2の変形例と同じであるので説明を省略する。
 図26(a)及び図26(b)は、基板Pの搬出動作時の基板ステージ装置520が示されている。基板Pの搬出は、基板キャリア540をX軸方向に関する移動範囲の中央、すなわち基板Pのほぼ全体が非接触ホルダ32に支持された状態で行われる。基板Pは、基板キャリア540による吸着保持が解除された後、不図示の搬出装置により基板キャリア540に対して+X方向にスライド移動する。これにより、基板Pは、非接触ホルダ32上から+X側の補助テーブル534が有する複数のエア浮上ユニット438上へと受け渡される(載り移る)。なお、基板PをX軸方向にスライドさせるための搬出装置は、基板ステージ装置520の外部(液晶露光装置の外部装置も含む)に設けられていても良いし、基板ステージ装置520自体が有していても良い。
 以上説明した第2の変形例に係る基板ステージ装置520(図21参照)では、一対の補助テーブル534と、基板テーブル30(及び非接触ホルダ32)とが物理的に分離しているので、駆動対象物の軽量化により基板PのZチルト位置制御性が向上する。また、一対の補助テーブル534それぞれのZ位置を独立に制御することができるので、例えば基板Pが非接触ホルダ32上から補助テーブル534のエア浮上ユニット436上に移動する(載り移る)際に、該補助テーブル534のZ位置を幾分下げることにより、基板Pの端部とエア浮上ユニット436との接触を回避することができる。また、基板Pをスライド移動させることにより基板キャリア540から搬出(及び搬入)できるので、基板ステージ装置520の上方のスペースが狭い場合であっても、容易に基板キャリア540上の基板交換を行うことができる。
 なお、以上説明した第1及び第2の各実施形態(その変形例を含む)の構成は、一例であり、適宜変更が可能である。例えば上記各実施形態において、基板キャリア40等は、基板Pの外周縁部(4辺)に沿った、例えば4本のフレーム部材(第1の実施形態では、一対のXフレーム42x、及び一対のYフレーム42y)により矩形の枠状に形成されたが、基板Pの吸着保持を確実に行うことができれば、これに限られず、基板キャリア40等は、例えば基板Pの外周縁部のうち、一部に沿ったフレーム部材により構成されても良い。具体的には、基板キャリアは、基板Pの3辺に沿った、例えば3本のフレーム部材により、平面視でU字状に形成されても良いし、あるいは、基板Pの隣接する2辺に沿った、例えば2本のフレーム部材により、平面視でL字上に形成されても良い。また、基板キャリアは、基板Pの1辺に沿った、例えば1本のフレーム部材のみにより形成されていても良い。また、基板キャリアは、基板Pの互いに異なる部分を保持し、互いに独立に位置制御がされる複数の部材により構成されても良い。
 なお、Zチルト位置計測系58は、図2や図13に示されるように、基板テーブル30の下面に設けられたレーザ変位計58aにより、重量キャンセル装置26の筐体に固定されたターゲット58bに対して計測光を照射し、その反射光を受光して基板テーブル30のZ軸方向の変位量情報を得ていたが、これに限定されない。Zチルト位置計測系58の代わりにZセンサヘッド78zを、ヘッドユニット72に、Xヘッド78xと、Yヘッド78yと共に配置する。Zセンサヘッド78zとしては、例えばレーザ変位計が用いられている。Xフレーム42xにおいて、Xヘッド78xおよびYヘッド78yに対向するスケールが配置されていない領域に、鏡面加工により反射面が形成する。Zセンサヘッド78zは、反射面に対して計測ビームを照射し、その反射面からの反射ビームを受光することにより、該計測ビームの照射点における基板キャリア40、440のZ軸方向の変位量情報を求める。なお、Zヘッド78zの種類は、装置本体18(図1参照)を基準とした基板キャリア40、440(より詳細には、Xフレーム42x)のZ軸方向の変位を所望の精度(分解能)で、且つ非接触で計測できれば、特に限定されない。
 また、Xエンコーダヘッド78x、及びYエンコーダヘッド78yによって、基板P、及びYスライダ76それぞれのXY平面内の位置情報を求めたが、例えばZ軸方向の変位量情報を計測可能な2次元エンコーダヘッド(XZエンコーダヘッド、あるいはYZエンコーダヘッド)を用いて、基板P及びYスライダ76それぞれのXY平面内の位置情報と併せて、基板P及びYスライダ76それぞれのZチルト変位量情報を求めても良い。この場合、基板PのZチルト位置情報を求めるためのZチルト位置計測系58やZセンサヘッド78zを省略することが可能である。なお、この場合、基板PのZチルト位置情報を求めるためには、常に2つの下向きZヘッドがスケール板46に対向している必要があるので、スケール板46をXフレーム42xと同程度の長さの1枚の長尺のスケール板により構成すること、あるいは上記2次元エンコーダヘッドをX軸方向に所定間隔で、例えば3つ以上配置することが好ましい。
 また、上記各実施形態において、複数のスケール板46がX軸方向に所定間隔で配置されたが、これに限られず、例えば基板キャリア40等のX軸方向の長さと同程度の長さで形成された長尺の1枚のスケール板を用いても良い。この場合、スケール板とヘッドとの対向状態が常に維持されるので、各ヘッドユニット72が有するXヘッド78x、Yヘッド78yは、それぞれ1つで良い。スケール板82についても同様である。スケール板46を複数設ける場合、各スケール板46の長さが互いに異なっていても良い。例えば、X軸方向に延びるスケール板の長さを、ショット領域のX軸方向の長さより長く設定することにより、走査露光動作時においてヘッドユニット72が異なるスケール板46を跨いだ基板Pの位置制御を回避することができる。また、(例えば4面取りの場合と6面取りの場合)、投影光学系16の一側に配置されるスケールと、他側に配置されるスケールとで、互いに長さを異ならせても良い。
 また、上記各実施形態において、基板キャリア40等の水平面内の位置計測は、エンコーダシステムを用いて行われたが、これに限られず、例えば基板キャリア40にX軸方向及びY軸方向それぞれに延びるバーミラーを取り付け、該バーミラーを用いた干渉計システムによって、基板キャリア40等の位置計測を行っても良い。また、上記各実施形態のエンコーダシステムでは、基板キャリア40等がスケール板46(回折格子)を有し、ヘッドユニット72が計測ヘッドを有する構成であったが、これに限られず、基板キャリア40等が計測ヘッドを有し、該計測ヘッドと同期して移動するスケール板が装置本体18に取り付けられても(上記各実施形態とは逆の配置でも)良い。
 また、エア浮上ユニット36が、非接触ホルダ32とともに第1の実施形態ではX軸方向に、第2の実施形態ではY軸方向に移動する場合を説明したが、これに限らない。第1の実施形態では、例えば基板PがX軸方向に移動する際に、該基板Pの撓みを抑えられる長さの(基板Pの移動範囲をカバーする)エア浮上ユニット36を非接触ホルダ32の+Y側及び-Y側の少なくとも一方に配置することで、エア浮上ユニット36もX軸方向に移動させずに固定的に配置するように構成しても良い。第2の実施形態では、例えば基板PがY軸方向に移動する際に、該基板Pの撓みを抑えられる長さの(基板Pの移動範囲をカバーする)エア浮上ユニット36を非接触ホルダ32の+X側及び-X側の少なくとも一方に配置することで、エア浮上ユニット36もY軸方向に移動させずに固定的に配置するように構成しても良い。
 また、上記各実施形態において、非接触ホルダ32は、基板Pを非接触支持したが、基板Pと非接触ホルダ32との水平面に平行な方向の相対移動を阻害しなければ、これに限られず、例えばボールなどの転動体を介して接触状態で支持しても良い。
 また、照明系12で用いられる光源、及び該光源から照射される照明光ILの波長は、特に限定されず、例えばArFエキシマレーザ光(波長193nm)、KrFエキシマレーザ光(波長248nm)などの紫外光や、F2レーザ光(波長157nm)などの真空紫外光であっても良い。
 また、上記各実施形態では、投影光学系16として、等倍系が用いられたが、これに限られず、縮小系、あるいは拡大系を用いても良い。
 また、露光装置の用途としては、角型のガラスプレートに液晶表示素子パターンを転写する液晶用の露光装置に限定されることなく、例えば有機EL(Electro-Luminescence)パネル製造用の露光装置、半導体製造用の露光装置、薄膜磁気ヘッド、マイクロマシン及びDNAチップなどを製造するための露光装置にも広く適用できる。また、半導体素子などのマイクロデバイスだけでなく、光露光装置、EUV露光装置、X線露光装置、及び電子線露光装置などで使用されるマスク又はレチクルを製造するために、ガラス基板又はシリコンウエハなどに回路パターンを転写する露光装置にも適用できる。
 また、露光対象となる物体はガラスプレートに限られず、例えばウエハ、セラミック基板、フィルム部材、あるいはマスクブランクスなど、他の物体でも良い。また、露光対象物がフラットパネルディスプレイ用の基板である場合、その基板の厚さは特に限定されず、例えばフィルム状(可撓性を有するシート状の部材)のものも含まれる。なお、本実施形態の露光装置は、一辺の長さ、又は対角長が500mm以上の基板が露光対象物である場合に特に有効である。また、露光対象の基板が可撓性を有するシート状である場合には、該シートがロール状に形成されていても良い。
 液晶表示素子(あるいは半導体素子)などの電子デバイスは、デバイスの機能・性能設計を行うステップ、この設計ステップに基づいたマスク(あるいはレチクル)を製作するステップ、ガラス基板(あるいはウエハ)を製作するステップ、上述した各実施形態の露光装置、及びその露光方法によりマスク(レチクル)のパターンをガラス基板に転写するリソグラフィステップ、露光されたガラス基板を現像する現像ステップ、レジストが残存している部分以外の部分の露出部材をエッチングにより取り去るエッチングステップ、エッチングが済んで不要となったレジストを取り除くレジスト除去ステップ、デバイス組み立てステップ、検査ステップ等を経て製造される。この場合、リソグラフィステップで、上記実施形態の露光装置を用いて前述の露光方法が実行され、ガラス基板上にデバイスパターンが形成されるので、高集積度のデバイスを生産性良く製造することができる。
 なお、上記実施形態で引用した露光装置などに関する全ての公報、米国特許出願公開明細書及び米国特許明細書の開示を援用して本明細書の記載の一部とする。
 以上説明したように、本発明の移動体装置は、物体を移動させるのに適している。また、本発明の露光装置は、物体に所定のパターンを形成するのに適している。また、本発明のフラットパネルディスプレイの製造方法は、フラットパネルディスプレイの生産に適している。また、本発明のデバイス製造方法は、マイクロデバイスの生産に適している。

Claims (26)

  1.  光学系を介して照明光を物体に照射して、前記照明光に対して前記物体を相対駆動して前記物体の複数の領域をそれぞれ走査露光する露光装置であって、
     前記複数の領域のうち第1領域と第1方向に関して前記第1領域と並んで設けられた第2領域の少なくとも一部の領域とを非接触支持する第1支持部と、
     前記第1方向と交差する第2方向に関して前記第1支持部と重ならない位置で前記第1支持部により非接触支持された前記物体を保持する保持部と、
     前記第2方向に関して前記第1支持部と離間して配置され、前記第2領域の他部の領域が前記第1支持部に支持されるように、前記物体を保持する前記保持部を前記第1支持部に対して前記第1方向へ相対駆動させる第1駆動部と、を備える露光装置。
  2.  前記第1支持部は、前記物体のほぼ全面を支持可能な大きさを有し、
     前記物体のほぼ全面が前記第1支持部により非接触支持される第1状態と、前記第1駆動部の駆動により前記物体の一部が前記第1支持部から外れ前記物体の他部が前記第1支持部により非接触支持される第2状態とを切り替え可能に前記第1駆動部を制御する制御部を、さらに備える請求項1に記載の露光装置。
  3.  前記制御部は、前記走査露光時と前記走査露光時以外とで前記第1状態と前記第2状態とを切り替える請求項2に記載の露光装置。
  4.  前記物体が有する複数のマークを検出するマーク検出動作を行うマーク検出部をさらに備え、
     前記制御部は、前記マーク検出動作時に前記第1状態となるように前記第1駆動部を制御する請求項3に記載の露光装置。
  5.  前記支持部を前記第2方向へ駆動する第2駆動部をさらに備え、
     前記第1及び2駆動部は、前記走査露光時に、前記保持部と前記第1支持部とをそれぞれ前記第2方向へ駆動させる請求項1~4のいずれか一項に記載の露光装置。
  6.  前記第1支持部を前記第2方向へ駆動する第2駆動部をさらに備え、
     前記第2駆動部は、前記走査露光時に、前記保持部を前記第1方向へ駆動させ、
     前記第1及び前記第2駆動部は、前記保持部と前記第1支持部とをそれぞれ前記第2駆動部へ駆動させ、前記走査露光を行う前記物体内の領域を変更する前記請求項1~5のいずれか一項に記載の露光装置。
  7.  照明光を物体に照射して、前記照明光に対して前記物体を第1方向に相対移動して前記物体の複数の領域をそれぞれ走査露光する露光装置であって、
     前記複数の領域のうち少なくとも第1領域を非接触支持する第1支持部と、
     前記支持部により非接触支持された前記物体を保持する保持部と、
     前記保持部を、前記第1方向と前記第1方向に交差する第2方向との一方の方向に関して、前記第1領域の一部が前記支持部を外れるように前記支持部に対して相対駆動する第2駆動系と、
     前記支持部を他方の方向へ駆動する第2駆動系と、を備える露光装置。
  8.  光学系を介して照明光を物体に照射して、前記照明光に対して前記物体を駆動して前記物体を走査露光する露光装置であって、
     前記物体のほぼ全面を非接触支持する第1支持部と、
     前記第1支持部により非接触支持された前記物体を保持する保持部と、
     前記保持部を前記第1支持部に対して相対駆動させる駆動部と、を備え、
     前記駆動部は、前記第1支持部にほぼ全面が非接触支持された前記物体を保持する前記保持部を、前記物体の一部が前記第1支持部から外れるように、前記物体内の前記照明光が照射される領域に対して相対駆動する露光装置。
  9.  前記物体のうち、前記第1支持部に支持された領域以外の領域を支持する第2支持部をさらに備える請求項1~8のいずれか一項に記載の露光装置。
  10.  前記保持部は、一対の第1部材と前記第1部材の上に設けられた一対の第2部材とにより構成され、
     前記第1部材は、上下方向に関して前記支持部よりも低い位置に設けられる1~9のいずれか一項に記載の露光装置。
  11.  前記第1及び第2方向に関する前記保持部の位置情報を求めるエンコーダシステムを更に備え、
    前記エンコーダシステムを構成するヘッド及びスケールの少なくとも一方は、前記保持部に設けられる請求項10に記載の露光装置。
  12.  前記ヘッド及びスケールの一方は、前記第2部材に設けられる請求項11に記載の露光装置。
  13.  前記保持部の位置情報を求める際の基準となる基準部材をさらに備え、
     前記基準部材は、前記第1部材に設けられる請求項10~12のいずれか一項に記載の露光装置。
  14.  前記第1支持部は、前記物体の下面に対して空気を供給する供給孔を有する請求項1~13のいずれか一項に記載の露光装置。
  15.  前記第1支持部は、前記物体の下面に介在する空気を吸引する吸引孔を有する請求項14に記載の露光装置。
  16.  前記物体は、フラットパネルディスプレイに用いられる基板である請求項1~15のいずれか一項に記載の露光装置。
  17.  前記基板は、少なくとも一辺の長さ又は対角長が500mm以上である請求項16に記載の露光装置。
  18.  請求項1~17のいずれか一項に記載の露光装置を用いて前記物体を露光することと、
     露光された前記物体を現像することと、を含むフラットパネルディスプレイの製造方法。
  19.  請求項1~17のいずれか一項に記載の露光装置を用いて前記物体を露光することと、
     露光された前記物体を現像することと、を含むデバイス製造方法。
  20.  光学系を介して照明光を物体に照射して、前記照明光に対して前記物体を相対駆動して前記物体の複数の領域をそれぞれ走査露光する露光方法であって、
     前記複数の領域のうち第1領域と第1方向に関して前記第1領域と並んで設けられた第2領域の少なくとも一部の領域とを第1支持部により非接触支持することと、
     前記第1方向と交差する第2方向に関して前記第1支持部と重ならない位置で前記第1支持部により非接触支持された前記物体を保持部により保持することと、
     前記第2方向に関して前記第1支持部と離間して配置された第1駆動部により、前記第2領域の他部の領域が前記第1支持部に支持されるように、前記物体を保持する前記保持部を前記第1支持部に対して前記第1方向へ相対駆動することと、を含む露光方法。
  21.  前記第1支持部は、前記物体のほぼ全面を支持可能な大きさを有し、
     前記物体のほぼ全面が前記第1支持部により非接触支持される第1状態と、前記第1駆動部の駆動により前記物体の一部が前記第1支持部から外れ前記物体の他部が前記第1支持部により非接触支持される第2状態とを切り替え可能に前記第1駆動部を制御することを、さらに含む請求項20に記載の露光方法。
  22.  前記制御することでは、前記走査露光時と前記走査露光時以外とで前記第1状態と前記第2状態とを切り替える請求項21に記載の露光方法。
  23.  前記制御することでは、前記物体が有する複数のマークを検出するマーク検出動作を行うマーク検出部による前記マーク検出動作時に前記第1状態となるように前記第1駆動部を制御する請求項22に記載の露光方法。
  24.  前記第1駆動部と前記支持部を前記第2方向へ駆動する第2駆動部とにより、前記走査露光時に、前記保持部と前記第1支持部とをそれぞれ前記第2方向へ駆動することを更に含む請求項20~23のいずれか一項に記載の露光方法。
  25.  照明光を物体に照射して、前記照明光に対して前記物体を第1方向に相対移動して前記物体の複数の領域をそれぞれ走査露光する露光方法であって、
     前記複数の領域のうち少なくとも第1領域を第1支持部により非接触支持することと、
     前記支持部により非接触支持された前記物体を保持部により保持することと、
     前記保持部を、前記第1方向と前記第1方向に交差する第2方向との一方の方向に関して、前記第1領域の一部が前記支持部を外れるように前記支持部に対して相対駆動することと、
     前記支持部を他方の方向へ駆動することと、を含む露光方法。
  26.  光学系を介して照明光を物体に照射して、前記照明光に対して前記物体を駆動して前記物体を走査露光する露光方法であって、
     前記物体のほぼ全面を第1支持部により非接触支持することと、
     前記第1支持部により非接触支持された前記物体を保持部により保持することと、
     前記保持部を前記第1支持部に対して相対駆動することと、を含み、
     前記相対駆動することでは、前記第1支持部にほぼ全面が非接触支持された前記物体を保持する前記保持部を、前記物体の一部が前記第1支持部から外れるように、前記物体内の前記照明光が照射される領域に対して相対駆動する露光方法。
