Description

발광 소자
실시 예는 발광 소자에 관한 것이다.
발광 다이오드(Light Emitting Diode: LED)는 전류가 인가되면 광을 방출하는 발광 소자 중 하나이다. 발광 다이오드는 저전압으로 고효율의 광을 방출할 수 있어 에너지 절감 효과가 뛰어나다.
최근, 발광 다이오드의 휘도 문제가 크게 개선되어, 액정 표시 장치의 백라이트 유닛(Backlight Unit), 전광판, 표시기, 가전 제품 등과 같은 각종 기기에 적용되고 있다.
발광 다이오드는 N형 반도체층, 활성층, 및 P형 반도체층으로 구성된 발광 구조물의 일 측에 N형 전극과 P형 전극이 배치된 구조일 수 있다.
그러나, 전극과 발광 구조물이 접촉하는 영역에서 발생하는 열이 외부로 신속하게 방출되지 않은 문제가 있다. 또한, 열 분포가 균일하지 않은 문제가 있다.
실시 예는 방열이 용이하여 열적 신뢰성이 우수한 발광 소자를 제공한다.
실시 예의 발광 소자는 제 1 반도체층, 활성층 및 제 2 반도체층을 포함하는 발광 구조물; 상기 발광 구조물의 일측에 형성되고, 상기 제 1 반도체층과 전기적으로 연결되는 복수 개의 콘택부를 포함하는 제 1 전극; 상기 발광 구조물의 일측에 형성되고, 상기 제 2 반도체층과 전기적으로 연결되는 제 2 전극; 상기 제 1 전극과 접속된 제 1 패드; 및 상기 제 1 패드와 이격되어 상기 제 2 전극과 접속된 제 2 패드를 포함하며, 상기 복수 개의 콘택부는 상기 제 1 패드 및 제 2 패드 상에 배치된다.
실시 예에 따르면 제 1 전극과 발광 구조물이 접촉하는 영역에서 발생하는 열이 제 1 패드와 제 2 패드를 통해 용이하게 방출되어 발광 소자의 열적 신뢰성을 향상시킬 수 있다.
또한, 발광 구조물과 제 1 전극의 접촉 영역에서 발생한 열이 제 1 전극과 접속된 연장부로 분산되어 열 분포가 균일해진다.

도 1a 및 도 1b와 같이, 실시 예의 발광 소자는 제 1 반도체층(100a), 제 2 반도체층(100c) 및 활성층(100b)을 포함하는 발광 구조물(100)과, 제 1 반도체층(100a)의 하부면에 형성된 제 1 전극(130)과, 제 2 반도체층(100c)의 하부면에 형성된 제 2 전극(120)과, 제 1 전극(130)과 접속된 제 1 패드(140a), 및 제 2 전극(120)과 접속된 제 2 패드(140b)를 포함한다.
제 1 전극(130)은 제 1 반도체층(100a)과 접속된다. 제 1 전극(130)은 하나 또는 복수의 영역에서 제 1 반도체층(100a)과 접속된다. 제 1 전극(130)이 제 1 반도체층(100a)과 복수의 영역에서 접속되는 경우, 제 1 전극(130)은 제 1 반도체층(100a)과 접촉하는 복수 개의 콘택부(130a)와, 복수 개의 콘택부(130a)를 연결시키는 연장부(130b)를 포함할 수 있다.

발광 구조물(100)은 제1반도체층(100a), 활성층(100b), 및 제2반도체층(100c)을 포함한다. 발광 구조물(100)의 발광 파장대는 제한이 없다. 일 예로, 발광 구조물에서 방출되는 광은 자외선 파장대일 수도 있고, 가시광 파장대일 수도 있으며, 적외선 파장대일 수도 있다. 원하는 발광 파장대의 광을 생성하기 위해 각 층의 구성요소는 적절히 조절될 수 있다.
제 1 반도체층(100a)은 Ⅲ-Ⅴ족, Ⅱ-Ⅵ족 등의 화합물 반도체로 구현될 수 있으며, 제 1 반도체층(100a)에 제 1 도펀트가 도핑될 수 있다. 제 1 반도체층(100a)은 AlxInyGa(1-x-y)N (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 물질, InAlGaN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중 어느 하나 이상으로 형성될 수 있으며, 이에 한정하지 않는다. 제 1 도펀트가 Si, Ge, Sn, Se, Te 등과 같은 n형 도펀트인 경우, 제 1 도펀트가 도핑된 제 1 반도체층(100a)은 n형 반도체층일 수 있다.
도면에서는 단층의 제 1 반도체층(100a)을 도시하였으나, 제 1 반도체층(100a)은 다층 구조일 수 있다. 제 1 반도체층(100a)이 다층 구조인 경우, 제 1 반도체층(100a)은 언도프트 반도체층(미도시)을 더 포함할 수 있다. 언도프트 반도체층은 제 1 반도체층(100a)의 결정성 향상을 위해 형성되는 층으로, 언도프트 반도체층은 제 1 도펀트가 도핑되지 않아 제 1 반도체층(100a)에 비해 낮은 전기 전도성을 가질 수 있다.
활성층(100b)은 제 1 반도체층(100a)을 통해서 주입되는 전자(또는 정공)과 제 2 반도체층(100c)을 통해서 주입되는 정공(또는 전자)이 만나는 층이다. 활성층(100b)은 전자와 정공이 재결합함에 따라 낮은 에너지 준위로 천이하며, 그에 상응하는 파장을 가지는 빛을 생성한다.
활성층(100b)은 단일 우물 구조, 다중 우물 구조, 단일 양자 우물 구조, 다중 양자 우물(Multi Quantum Well; MQW) 구조, 양자점 구조 또는 양자선 구조 중 어느 하나의 구조를 가질 수 있으며, 활성층(100b)의 구조는 이에 한정하지 않는다.
활성층(100b)이 우물 구조로 형성되는 경우, 활성층(100b)의 우물층/장벽층은 InGaN/GaN, InGaN/InGaN, GaN/AlGaN, InAlGaN/GaN, GaAs(InGaAs)/AlGaAs, GaP(InGaP)/AlGaP 중 어느 하나 이상의 페어 구조로 형성될 수 있으나 이에 한정되지 않는다. 우물층은 장벽층의 밴드 갭보다 작은 밴드 갭을 갖는 물질로 형성될 수 있다.
제 2 반도체층(100c)은 Ⅲ-Ⅴ족, Ⅱ-Ⅵ족 등의 화합물 반도체로 구현될 수 있으며, 제 2 반도체층(100c)에 제 2 도펀트가 도핑될 수 있다. 제 2 반도체층(100c)은 InxAlyGa1-x-yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 물질 또는 AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중 선택된 물질로 형성될 수 있다. 제 2 도펀트가 Mg, Zn, Ca, Sr, Ba 등과 같은 p형 도펀트인 경우, 제 2 도펀트가 도핑된 제 2 반도체층(100c)은 p형 반도체층일 수 있다.
실시 예의 발광 구조물(100)은 n형 반도체층인 제 1 반도체층(100a)과 p형 반도체층인 제 2 반도체층(100c)을 포함하여 이루어지거나, p형 반도체층인 제 1 반도체층(100a)과 n형 반도체층인 제 2 반도체층(100c)을 포함하여 이루어질 수 있다. 또한, 발광 구조물(100)은 제 2 반도체층(100c)과 활성층(100b) 사이에 n형 또는 p형 반도체층이 더 형성된 구조일 수 있다. 즉, 실시 예의 발광 구조물(100)은 np, pn, npn, pnp 접합 구조 중 적어도 어느 하나의 구조로 형성될 수 있는 것으로, 실시 예의 발광 구조물(100)은 n형 반도체층과 p형 반도체층을 포함하는 다양한 구조일 수 있다.
그리고, 제 1 반도체층(100a) 및 제 2 반도체층(100c) 내의 불순물의 도핑 농도는 균일 또는 불균일하게 형성될 수 있다. 즉, 발광 구조물(100)의 도핑 구조는 다양하게 형성될 수 있으며, 이에 대해 한정하지는 않는다.
제 1 전극(130)은 제 1 반도체층(100a), 활성층(100b) 및 제 2 반도체층(100c)에 형성된 제 1 콘택홀(125a)을 통해 제 1 반도체층(100a)과 접촉한다.
제 2 전극(120)은 제 2 반도체층(100c)의 하부면에 형성된다. 제 2 전극(120)은 제 2 반도체층(100c) 하부면의 전체면에 형성될 수 있으며, 제 2 전극(120)과 제 2 반도체층(100c)의 접촉 면적은 이에 한정하지 않는다. 제 2 전극(120)은 제 2 반도체층(100c) 하부면에서 제 2 반도체층(100c)과 전기적으로 연결된다.
제 1 전극(130)과 제 2 전극(120)은 투명 전도성 산화막(Tranparent Conductive Oxide; TCO)으로 형성될 수 있다. 투명 전도성 산화막은 ITO(Indium Tin Oxide), IZO(Indium Zinc Oxide), AZO(Aluminum Zinc Oxide), AGZO(Aluminum Gallium Zinc Oxide), IZTO(Indium Zinc Tin Oxide), IAZO(Indium Aluminum Zinc Oxide), IGZO(Indium Gallium Zinc Oxide), IGTO(Indium Gallium Tin Oxide), ATO(Antimony Tin Oxide), GZO(Gallium Zinc Oxide), IZON(IZO Nitride), ZnO, IrOx, RuOx 및 NiO 등에서 선택될 수 있다.
또한, 제 1 전극(130)과 제 2 전극(120)은 Ag, Ni, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 등과 같은 불투명 금속으로 형성될 수 있으며, 투명 전도성 산화막과 불투명 금속이 혼합된 하나 또는 복수 개의 층으로 형성될 수 있으며, 이에 한정하지 않는다. 제 2 전극(120)이 반사율이 높은 금속으로 이루어지는 경우 활성층(100b)에서 발생한 광이 제 2 전극(120)에서 반사되어 제 1 반도체층(100a)을 통과하여 효율적으로 외부로 방출될 수 있다.
제 1 전극(130)이 접촉 전극(130c)을 더 포함하여 이루어지는 경우, 접촉 전극(130c)은 콘택부(130a) 및 연장부(130b)보다 제 1 반도체층(100a)과 접촉 저항이 낮은 금속으로 이루어지거나 콘택부(130a) 및 연장부(130b)와 동일한 물질로 형성될 수도 있다. 접촉 전극(130c)의 물질은 이에 한정하지 않는다.
도시하지는 않았으나 제 2 전극(120)은 제 2 반도체층(100c)과 오믹 접촉하는 물질을 더 포함할 수 있다. 이 때, 오믹 접촉하는 물질은 상술한 투명 전도성 산화막, Pt, Ag, Ti 중에서 선택된 적어도 하나의 물질로 형성될 수 있으며, 이에 한정하지 않는다.
그리고, 제 1 절연층(125)은 발광 구조물(100)의 측면 및/또는 하부면에 형성된다. 제 1 절연층(125)은 접촉 전극(130c)을 부분적으로 노출시키는 제 1 콘택홀(125a)과 제 2 전극(120)을 부분적으로 노출시키는 제 2 콘택홀(125b)을 포함한다. 예를 들어, 제 1 전극(130)이 제 1 반도체층(100a)과 직접 접촉되는 경우, 제 1 절연층(125)은 제 1 반도체층(100a)을 부분적으로 노출시킬 수 있다.
제 1 콘택홀(125a)은 제 1 절연층(125)을 관통하여 콘택부(130a)와 접촉 전극(130c)을 서로 연결시키기 위한 것이다. 제 2 콘택홀(125b)은 제 1 절연층(125)을 관통하여 제 2 전극(120)과 제 2 패드(140b)를 서로 연결시키기 위한 것이다.
제 1 절연층(125)은 투광성 재질로 이루어지거나 불투광성 재질로 이루어질 수 있다. 또한, 제 1 절연층(125)은 산화물, 질화물을 포함할 수도 있다. 제 1 절연층(125)은 Si02, SixOy, Si3N4, SixNy, SiOxNy, Al2O3, TiO2, AlN 등으로 이루어진 군에서 적어도 하나가 선택되어 형성될 수 있다.
연장부(130b)는 발광 구조물(100)에서 발생하는 열의 방출이 용이하도록 접촉 전극(130c)의 두께보다 얇은 두께를 가질 수 있으나, 연장부(130b)의 두께는 이에 한정하지 않는다. 또한, 연장부(130b)는 제 2 콘택홀(125b)을 제외한 전 영역에 형성될 수 있으나, 이에 한정하지 않는다.
제 2 절연층(135)은 제 1 전극(130) 및 제 2 전극(120)의 하부면에 배치된다. 구체적으로, 제 2 절연층(135)은 제 1 전극(130)과 제 2 패드(140b) 사이에 배치되어, 제 1 전극(130)과 제 2 패드(140b)가 접속하는 것을 방지할 수 있다.
제 2 절연층(135)은 투광성 재질로 이루어지거나 불투광성 재질로 이루어질 수 있다. 또한, 제 2 절연층(135)은 산화물, 질화물을 포함하여 이루어질 수도 있다. 제 2 절연층(135)은 Si02, SixOy, Si3N4, SixNy, SiOxNy, Al2O3, TiO2, AlN 등으로 이루어진 군에서 적어도 하나가 선택되어 형성될 수 있으며, 제 1 절연층(125)과 동일한 물질로 형성될 수도 있으나 이에 한정하지 않는다.
제 2 절연층(135)은 연장부(130b)의 일부를 노출시키는 제 3 콘택홀(135a), 및 제 1 절연층(125)의 제 2 콘택홀(125b)에 대응되는 영역을 노출시키는 제 4 콘택홀(135b)을 포함한다. 따라서, 제 2 전극(120)은 서로 중첩되는 제 2 콘택홀(125b)과 제 4 콘택홀(135b)에 의해 하부면이 노출된다. 그리고, 제 1 전극(130)의 연장부(130b)는 제 3 콘택홀(135a)에 의해 노출될 수 있다.
제 2 절연층(135)을 관통하는 제 3 콘택홀(135a)을 통해 제 1 패드(140a)와 연장부(130b)가 접속된다. 그리고, 제 2 콘택홀(125b)과 제 4 콘택홀(135b)을 통해 제 2 패드(140b)와 제 2 전극(120)이 접속된다. 도시하지는 않았으나, 제 1 패드(140a)와 연장부(130b) 사이, 및 제 2 패드(140b)와 제 2 전극(120) 사이에는 본딩층이 더 형성될 수 있다.
본딩층(미도시)은 제 1 패드(140a)와 연장부(130b)를 유테틱(Eutectic) 본딩 또는 웰딩(Welding) 본딩 또는 확산(diffusion) 본딩시키고, 제 2 패드(140b)와 제 2 전극(120)을 유테틱(Eutectic) 본딩 또는 웰딩(Welding) 본딩 또는 확산(diffusion) 본딩시킬 수 있다. 이 때, 본딩층은 고체 상태(solid state)로서, 전기적 전도성을 갖는 물질로 이루어질 수 있으며, 이에 한정하지 않는다.
제 1 패드(140a)와 제 2 패드(140b)는 제 2 절연층(135)의 하부면에 구비되며, 제 1 패드(140a)와 제 2 패드(140b)의 이격 구간에는 충진층(150)이 더 형성될 수 있다. 충진층(150)은 절연성을 갖는 물질로 형성될 수 있으며, 수지(Resin) 등으로 형성될 수 있으나, 이에 한정하지 않는다.
복수 개의 콘택부(130a)는 연장부(130b)에 의해 서로 전기적으로 연결되므로, 연장부(130b)에 의해 제 1 패드(140a)로부터의 전류가 콘택부(130a)로 원활하게 공급될 수 있다.
제 1 전극(130)의 콘택부(130a)는 제 1 패드(140a) 및 제 2 패드(140b)와 중첩되는 영역에만 형성될 수 있다. 콘택부(130a)에서는 전류가 집중되어 상대적으로 높은 열이 발생한다. 따라서, 복수 개의 콘택부(130a)들이 패드(140a, 140b) 상에 배치되면 열 패스 경로가 짧아져 방열 효율을 높일 수 있다.
복수 개의 콘택부(130a)들의 단면적이 발광소자의 평면도상에서 제 1 패드(140a) 및 제 2 패드(140b)와 전부 오버랩되면 열 방출 효율은 더욱 높아질 수 있다. 이때, 복수 개의 콘택부(130a)들은 평면도상에서 제 1 패드(140a)와 제 2 패드(140b)의 사이 영역(s)에는 배치되지 않게 된다(오프셋 배치). 여기서 "평면도상에서"의 의미는 발광소자를 위에서 투영하여 2차원 평면에 도시한 이미지로 정의할 수 있다.
도 2a 및 도 2b를 참조하면, 제 1 반도체층(10a)과 접촉하는 제 1 전극(15)이 제 1 패드(40a)와 제 2 패드(40b) 사이에 형성될 수 있다..
그러나, 이러한 구조는 제 1 전극(15)과 발광 구조물(10)이 접촉하는 영역에서 열이 발생하면, 제 1 패드(40a)와 제 2 패드(40b)와 중첩되지 않는 영역에서 발생한 열이 그 하부로 신속히 방출되지 못하고 제 1 패드(40a)와 제 2 패드(40b)를 통해 방출된다. 즉, 열 패스 경로가 길어진다. 따라서, 내부에서 발생한 열을 효율적으로 방출시키기 못하여 열적 신뢰성이 매우 낮아진다.
도 3을 참고하면, 실시 예의 발광 소자는 제 1 패드와 제 2 패드 사이의 온도와 나머지 구간의 온도 구배가 크지 않음을 알 수 있다.
이는 제 1 전극의 콘택부가 제 1 패드와 제 2 패드에 완전히 중첩됨으로써, 제 1 반도체층과 제 1 전극의 접촉 영역에서 발생한 열이 그 하부에 위치한 제 1 패드와 제 2 패드를 통해 신속히 방출되기 때문이다. 또한, 제 1 패드와 제 2 패드 사이의 영역에는 콘택부가 배치되지 않기 때문이다. 따라서, 실시 예의 발광 소자는 열 분포가 균일하여 발광 소자의 열적 신뢰성이 높다.
반면에, 도 4를 참고하면, 도 2의 구조에 따른 발광 소자는 제 1 패드와 제 2 패드 사이의 온도와 나머지 구간의 온도 구배가 매우 큼을 알 수 있다.
이는 제 1 반도체층과 제 1 전극의 접촉 영역이 제 1 패드와 제 2 패드와 중첩되지 않기 때문이다. 따라서, 제 1 패드와 제 2 패드 사이에서 발생하는 열의 방출이 어려워 열 분포가 균일하지 못하고 실시 예의 발광 소자에 비해 열적 신뢰성이 떨어짐을 알 수 있다.
도 5a 내지 도 5c는 도 1a의 콘택부의 다른 실시 예를 도시한 평면도이다.
도 5a 내지 도 5c와 같이, 복수 개의 콘택부(130a)는 패드(140a, 140b)와 오버랩되는 범위 내에서 다양한 단면 형상을 가질 수 있다. 일 예로, 일부 콘택부(130a)의 단면적은 도트(dot)일 수도 있고 라인(line)일 수도 있다. 또는 도트(dot)와 라인(line)이 혼합된 구성일 수도 있다. 콘택부(130a)와 발광 구조물(100)이 접촉되는 면적은 발광 구조물(100)의 전류 집중 정도에 따라 다양하게 변형될 수 있다.
도 6a 내지 도 6c는 다른 실시 예의 발광 소자의 단면도이다.
일반적으로 박막 플립 칩(TFFC) 구조는 발광 소자의 박형화를 위해 기판(200) 상에 발광 구조물(100)을 형성한 후 기판(200)을 제거하는 것으로, 다른 실시 예의 발광 소자는 도 6a와 같이, 발광 구조물(100) 상부면에 기판(200)을 제거하지 않은 일반적인 플립 칩 구조일 수도 있다. 도 6a의 일반적인 플립 칩 구조의 발광 소자는 제 1 패드(140a)과 제 2 패드(140b) 사이에 충진층(150)이 형성되지 않아도 무방하다.
기판(200)은 광 투과성을 갖는 물질로 이루어진다. 기판(200)은 열전도성이 뛰어난 물질로 형성될 수 있으며, 절연성 기판일 수도 있다. 기판(200)은 사파이어(Al2O3), GaN, ZnO, AlO 중 어느 하나를 포함하여 형성될 수 있으나 이에 한정하지는 않는다. 도시하지는 않았으나, 기판(200)과 발광 구조물(100) 사이에 요철이 형성되어 광 추출 효율을 향상시킬 수도 있다.
도시하지는 않았으나, 발광 구조물(100)과 기판(200) 사이에 버퍼층이 더 형성될 수 있다. 버퍼층(미도시)은 발광 구조물(100)과 기판(200)의 격자 부정합을 완화시킬 수 있다. 버퍼층(미도시)은 Ⅲ족과 Ⅴ족 원소가 결합된 형태이거나 GaN, InN, AlN, InGaN, AlGaN, InAlGaN, AlInN 중에서 어느 하나로 이루어질 수 있으며, 도펀트가 도핑될 수도 있으나, 이에 한정하지 않는다. 버퍼층(미도시)은 기판(200)상에 단결정으로 성장할 수 있으며, 단결정으로 성장한 버퍼층(미도시)은 버퍼층(미도시)상에 성장하는 제 1 반도체층(100a)의 결정성을 향상시킬 수 있다.
도 6b와 같이, 다른 실시 예의 발광 소자는 발광 구조물(100)의 표면에 요철(110)이 더 형성될 수 있다. 도면에서는 요철(110)이 제 1 반도체층(100a)의 상부면에 형성된 것을 도시하였다. 요철(110)은 활성층(100b)에서 방출되는 광을 분산시켜 광 효율을 향상시키기 위한 것이다. 요철(110)은 균일하거나 불균일하게 형성되어 활성층(100b)에서 방출되는 광을 효율적으로 분산시킬 수 있다.
다른 실시 예의 발광 소자는 도 6c와 같이, 발광 구조물(100)이 몰딩층(210)에 의해 감싸진 구조일 수도 있다. 이 때, 몰딩층(210)은 도시한 것처럼 단일층 구조의 일체형이거나 복수 개로 이루어질 수 있다. 몰딩층(210)은 형광체를 포함하여 이루어져 발광 구조물(100)에서 방출된 광의 파장을 변화시킬 수도 있고, 형광체를 포함하지 않아도 무방하다.
상기와 같은 실시 예의 발광 소자는 발광 구조물(100)의 두께 방향으로 제 1 전극(130)의 콘택부(130a)의 전면적이 제 1 패드(140a)와 제 2 패드(140b)에 중첩된다. 즉, 콘택부(130a)가 제 1 패드(140a)와 제 2 패드(140b)의 사이 영역과 오프셋 배치되므로, 제 1 반도체층(100a)과 제 1 전극(130)의 접촉 영역에서 발생한 열이 제 1 패드(140a)와 제 2 패드(140b)를 통해 용이하게 방출된다. 또한, 제 1 반도체층(100a)과 제 1 전극(130)의 접촉 영역에서 발생한 열이 연장부(130b)에 의해 분산되어 발광 소자의 열 분포가 균일해져 발광 소자의 열적 신뢰성이 개선된다.
도 7a 내지 도 7d는 실시 예의 발광 소자의 제조 방법을 설명하기 위한 공정 단면도로, 도 1b에 도시된 발광 소자의 제조 방법을 도시하였다.
도 7a와 같이, 실시 예의 발광 소자는 제 1 기판(200) 상에 제 1 반도체층(100a), 활성층(100b) 및 제 2 반도체층(100c)을 포함하는 발광 구조물(100)을 형성한다. 제 1 기판(200)은 사파이어(Al2O3), SiC, GaAs, GaN, ZnO, Si, GaP, InP, Ge 중 적어도 하나로 형성될 수 있으며, 이에 대해 한정하지는 않는다.
제 1 기판(200)은 발광 구조물(100)의 휨을 유발하지 않는 물질로 이루어질 수 있으며, 스크라이빙(scribing) 공정 및 브레이킹(breaking) 공정을 통하여 별개의 칩으로 잘 분리시키기 위한 정도의 기계적 강도를 가질 수 있다.
기판(200) 상에 유기금속 화학 증착법(Metal Organic Chemical Vapor Deposition; MOCVD), 화학 증착법(Chemical Vapor Deposition; CVD), 플라즈마 화학 증착법(Plasma-Enhanced Chemical Vapor Deposition; PECVD), 분자선 성장법(Molecular Beam Epitaxy; MBE), 수소화물 기상 성장법(Hydride Vapor Phase Epitaxy; HVPE), 스퍼터링(Sputtering) 등의 방법을 이용하여 제 1 반도체층(100a), 활성층(100b) 및 제 2 반도체층(100c)을 차례로 형성할 수 있다. 제 1 반도체층(100a), 활성층(100b) 및 제 2 반도체층(100c)의 형성 방법은 이에 한정하지는 않는다.
발광 구조물(100)은 제 1 기판(200)의 제 1 영역(A1)과 제 2 영역(A2)에 각각 형성되며, 제 1 반도체층(100a)과 접촉하도록 접촉 전극(130c)을 제 2 반도체층(100c)과 접촉하도록 제 2 전극(125)을 형성할 수 있다.
구체적으로, 제 1 반도체층(100a), 활성층(100b) 및 제 2 반도체층(100c)을 메사 식각(mesa etching)하여 제 1 반도체층(100a)의 일부를 노출시키는 홈을 형성한다. 제 1 반도체층(100a), 활성층(100b) 및 제 2 반도체층(100c)을 식각하는 것은 습식 식각 또는 건식 식각 방법을 이용할 수 있다.
그리고, 홈 내부에 접촉 전극(300c)을 형성한다. 접촉 전극(300c)은 홈의 바닥면(제 1 반도체층(100a)의 하부면)과 접촉하여 제 1 반도체층(100a)과 전기적으로 연결할 수 있다.
그리고, 제 2 반도체층(100c)의 하부면에 제 2 전극(120)을 형성한다. 제 2 전극(120)은 제 2 반도체층(100c) 하부면과 접촉하여 제 2 반도체층(100c)과 전기적으로 연결된다. 도시하지는 않았으나 제 2 전극(120)은 제 2 반도체층(100c)과 오믹 접촉하는 물질을 더 포함할 수 있다.
이 때, 접촉 전극(130c)과 제 2 전극(120)의 형성 순서는 변경될 수 있다. 특히, 접촉 전극(130c)과 제 2 전극(120)을 동일 물질로 형성하는 경우 접촉 전극(130c)과 제 2 전극(120)을 동일 공정으로 형성될 수 있으나, 이에 한정하지는 않는다.
이어, 도 7b와 같이, 제 1 절연층(125), 콘택부(130a), 연장부(130b) 및 제 2 절연층(135)을 형성한다. 구체적으로, 접촉 전극(130c)과 제 2 전극(120)을 덮도록 절연 물질을 형성할 수 있다. 그리고, 절연 물질을 패터닝하여 접촉 전극(130c)을 부분적으로 노출시키는 제 1 콘택홀(125a)과 제 2 전극(120)을 부분적으로 노출시키는 제 2 콘택홀(125b)을 갖는 제 1 절연층(125)을 형성할 수 있다.
그리고, 제 1 절연층(125) 하부면에 전극 물질을 도포하여 제 1 전극(130)을 형성할 수 있다. 연장부(130b)는 발광 구조물(100)에서 발생하는 열의 방출이 용이하도록 접촉 전극(130c)의 두께보다 얇은 두께를 가질 수 있다. 또한, 연장부(130b)는 제 2 콘택홀(125b)을 제외한 전 영역에 형성될 수 있으나, 연장부(130b)의 형성 위치는 이에 한정하지 않는다.
이어, 제 1 전극(130)과 제 2 전극(120)의 하부면에 절연 물질을 형성한다. 그리고, 절연 물질을 선택적으로 패터닝하여 연장부(130b)의 일부를 노출시키는 제 3 콘택홀(135a) 및 제 1 절연층(125)의 제 2 콘택홀(125b)에 대응되는 영역을 노출시키는 제 4 콘택홀(135b)을 포함하는 제 2 절연층(135)을 형성한다.
그리고, 도 7c와 같이, 제 1 패드(140a), 제 2 패드(140b) 및 충진층(150)이 형성된 제 2 기판(160)을 제 1 기판(200)에 정렬한 후, 제 1 패드(140a)와 제 1 전극(130)을 접속시키고 제 2 패드(140b)와 제 2 전극(120)을 접속시킬 수 있다.
그러나, 반드시 이에 한정되는 것은 아니고, 제 1 패드(140a), 제 2 패드(140b)를 먼저 형성한 후, 그 사이에 충진층(150)을 형성할 수도 있다.
이 때, 콘택부(130a)의 전면적은 제 1 패드(140a)와 제 2 패드(140a, 140b)에 오버랩되어 콘택부(130a)는 제 1 패드(140a)와 제 2 패드(140b)의 사이 영역과 오프셋 배치된다.
즉, 제 1 패드(140a)와 제 2 패드(140a, 140b)의 이격 구간에는 콘택부(130a)가 없다. 따라서, 제 1 반도체층(100a)과 제 1 전극(130)의 접촉 영역에서 발생한 열이 제 1 패드(140a)와 제 2 패드(140b)를 통해 용이하게 방출된다. 더욱이, 제 1 반도체층(100a)과 제 1 전극(130)의 접촉 영역에서 발생한 열이 연장부(130b)로 분산되어 방열이 더욱 용이하다.
그리고, 도 7d와 같이, 제 1 기판(200)과 제 2 기판(160)을 제거하고 충진층(150)을 제 1 영역(A1)과 제 2 영역(A2)로 분리하여 복수의 발광 소자를 완성할 수 있다.
상기와 같은 실시 예의 발광 소자는 제 1 반도체층(100a)과 제 1 전극(130)이 접속되는 전면적이 제 1 패드(140a)와 제 2 패드(140b)에 완전히 중첩됨으로써, 제 1 반도체층(100a)과 제 1 전극(130)의 접촉 영역에서 발생한 열이 제 1 패드(140a)와 제 2 패드(140b)를 통해 용이하게 방출된다. 또한, 콘택부(130a)가 연장부(130b)와 전기적으로 접속되어, 발광 구조물(100)에서 발생한 열이 연장부(130b)를 통해 분산될 수 있다. 따라서, 실시 예의 발광 소자는 열 분포가 균일하여 열적 신뢰성이 높다.
실시 예의 발광 소자는 도광판, 프리즘 시트, 확산 시트 등의 광학 부재를 더 포함하여 이루어져 백라이트 유닛으로 기능할 수 있다. 또한, 실시 예의 발광 소자는 표시 장치, 조명 장치, 지시 장치에 더 적용될 수 있다.
이 때, 표시 장치는 바텀 커버, 반사판, 발광 모듈, 도광판, 광학 시트, 디스플레이 패널, 화상 신호 출력 회로 및 컬러 필터를 포함할 수 있다. 바텀 커버, 반사판, 발광 모듈, 도광판 및 광학 시트는 백라이트 유닛(Backlight Unit)을 이룰 수 있다.
반사판은 바텀 커버 상에 배치되고, 발광 모듈은 광을 방출한다. 도광판은 반사판의 전방에 배치되어 발광 모듈에서 발산되는 빛을 전방으로 안내하고, 광학 시트는 프리즘 시트 등을 포함하여 이루어져 도광판의 전방에 배치된다. 디스플레이 패널은 광학 시트 전방에 배치되고, 화상 신호 출력 회로는 디스플레이 패널에 화상 신호를 공급하며, 컬러 필터는 디스플레이 패널의 전방에 배치된다.
그리고, 조명 장치는 기판과 실시 예의 발광 소자를 포함하는 광원 모듈, 광원 모듈의 열을 발산시키는 방열부 및 외부로부터 제공받은 전기적 신호를 처리 또는 변환하여 광원 모듈로 제공하는 전원 제공부를 포함할 수 있다. 더욱이 조명 장치는, 램프, 해드 램프, 또는 가로등 등을 포함할 수 있다.
이상에서 설명한 본 발명은 상술한 실시 예 및 첨부된 도면에 한정되는 것이 아니고, 실시 예의 기술적 사상을 벗어나지 않는 범위 내에서 여러 가지 치환, 변형 및 변경이 가능하다는 것이 본 발명이 속하는 기술분야에서 종래의 지식을 가진 자에게 있어 명백할 것이다.

Claims (13)

  1. 제 1 반도체층, 활성층 및 제 2 반도체층을 포함하는 발광 구조물;
    상기 발광 구조물의 일측에 형성되고, 상기 제 1 반도체층과 전기적으로 연결되는 복수 개의 콘택부를 포함하는 제 1 전극;
    상기 발광 구조물의 일측에 형성되고, 상기 제 2 반도체층과 전기적으로 연결되는 제 2 전극;
    상기 제 1 전극과 접속된 제 1 패드; 및
    상기 제 1 패드와 이격되어 상기 제 2 전극과 접속된 제 2 패드를 포함하며,
    상기 복수 개의 콘택부는 상기 제 1 패드 및 제 2 패드 상에 배치되는 발광 소자.
  2. 제 1 항에 있어서,
    상기 제 1 전극은 상기 복수 개의 콘택부 및 상기 복수 개의 콘택부와 연결된 연장부를 포함하며, 상기 연장부가 상기 제 1 패드와 연결되는 발광 소자.
  3. 제 2 항에 있어서,
    상기 제 1 전극은 상기 제 1 반도체층과 상기 콘택부 사이에 배치되는 접촉 전극을 포함하는 발광 소자.
  4. 제 3 항에 있어서,
    상기 접촉 전극은 상기 콘택부 및 상기 연장부보다 상기 제 1 반도체층과 접촉 저항이 낮은 물질을 포함하는 발광 소자.
  5. 제 3 항에 있어서,
    상기 연장부의 두께는 상기 접촉 전극의 두께보다 얇은 발광 소자.
  6. 제 1 항에 있어서,
    상기 제 1 반도체층을 부분적으로 노출시키는 제 1 절연층; 및
    상기 제 1 전극과 상기 제 2 패드 사이에 배치된 제 2 절연층을 포함하는 발광 소자.
  7. 제 6 항에 있어서,
    상기 콘택부는 상기 제 1 절연층에 의해 노출된 상기 제 1 반도체층과 접속되며,
    상기 제 1 패드는 상기 제 2 절연층을 관통하는 제 3 콘택홀을 통해 상기 제 1 전극과 접속되는 발광 소자.
  8. 제 6 항에 있어서,
    상기 제 2 패드는 상기 제 1 절연층을 관통하는 제 2 콘택홀 및 상기 제 2 절연층을 관통하는 제 4 콘택홀에 의해 노출된 상기 제 2 전극과 접속되는 발광 소자.
  9. 제 8 항에 있어서,
    상기 제 2 콘택홀 및 상기 제 4 콘택홀은 서로 중첩되는 발광 소자.
  10. 제 1 항에 있어서,
    상기 복수 개의 콘택부의 전체 면적은 평면도상에서 상기 제 1 패드 및 제 2 패드와 오버랩되는 발광 소자.
  11. 제 1 항에 있어서,
    상기 복수 개의 콘택부는 평면도상에서 상기 제 1 패드와 제 2 패드의 사이 영역과 오프셋 배치된 발광 소자.
  12. 제 1 항에 있어서,
    상기 복수 개의 콘택부는 도트 형상, 라인 형상 중 선택된 형상인 발광 소자.
  13. 제 1 항에 있어서,
    상기 제 1 패드와 상기 제 2 패드 사이의 이격 영역에 배치된 충진층을 포함하는 발광 소자.
