Abstract
走査装置を提供する。操作装置は、第1支持体(3)と、前記第1支持体に第1支持軸(H軸、3a)で支持され往復回動可能な板状の走査体(4)と、前記走査体の回動方向の第1位置において当該走査体の通過を検出する第1センサ(SH1)と、前記走査体の回動方向の前記第1位置と異なる第2位置において当該走査体の通過を検出する第2センサ(SH3)と、前記第1センサおよび第2センサによる前記走査体の通過検出信号の時間差から第1支持軸周り前記走査体の往復回動の振幅を算出する第1振幅検出部(10)と、を備える。
Description
本出願は、2015年3月4日に出願された日本国特許出願2015-42342号に基づくものであり、その開示をここに参照により援用する。
本開示は、走査装置の技術に関する。
例えばRGBのレーザ光をミラーによって反射させてスクリーンの対応する位置に投影するように走査して、スクリーン上に映像を描画するレーザスキャンモジュールがある。この場合、走査装置としてのミラーとしては、例えばMEMS(micro electro mechanical Systems)ミラーがある。
このようなMEMSミラーは、レーザ光をスクリーンの対応する位置に正確に投影するには、次の3つの制御をする必要がある。
第1に、MEMSミラーの副走査方向(H方向)および主走査方向(V方向)に振れる最大角度振幅を一定に制御する。
第2に、副走査方向は構造共振を使うため、その共振周波数を制御する。
第3に、スクリーン上で一定のレーザスポット径を確保するためにMEMSミラーとスクリーンの距離を一定に制御する。
このため、上記した制御を行うためには、それぞれの姿勢を検出するセンサが必要となる。また、レーザによる加熱を考慮すると、そのミラー姿勢を検出するセンサは温度特性が小さいほうがよい。ということが条件となってくる。
MEMSミラーに用いられるセンサとしては、例えば、光学センサ式、ホール素子式、静電容量式、圧電式、あるいは歪みゲージ式などのものがある。そこで、これらのものについて、次の各種の方式について採用の判断となる優位性について検証してみた。例えば周波数検出、振幅検出、垂直軸方向変位検出、温度特性、プロセス容易性などである。
これらの項目について比較をしてみると、静電容量式のセンサは、振幅検出の点を除いて、他の検出機能においては優位性を有している。静電容量式のセンサはMEMSミラーを構成するフレーム部分とミラー部分との間に、ミラーの移動により対向面積が変化するように電極を設けたものである。電極はMEMSミラーの厚さの範囲で設けているので、ミラー厚(=平行平板厚)を超えるような大きな変位があると、対向部分が外れてしまい、コンデンサ状態を維持できず、検出することができない。このため、静電容量式のセンサは、振幅検出に対する優位性は低くなってしまう。換言すれば、振幅検出が可能な静電容量式のセンサがあれば最も優位性を有するセンサとなる。
本開示の目的の一つは、上記事情を考慮して、MEMSセンサなどの走査装置の走査体の位置を検出するセンサとして、振幅検出においても優位性を有する走査装置を提供することにある。
本開示の一例に係る走査装置は、第1支持体と、前記第1支持体に第1支持軸で支持され往復回動可能な板状の走査体と、前記走査体の回動方向の第1位置において当該走査体の通過を検出する第1センサと、前記走査体の回動方向の前記第1位置と異なる第2位置において当該走査体の通過を検出する第2センサと、前記第1センサおよび第2センサによる前記走査体の通過検出信号の時間差から第1支持軸周り前記走査体の往復回動の振幅を算出する第1振幅検出部とを備えている。
上記構成を採用することにより、走査体が第1支持軸周りに回動するときに、第1位置および第2位置のそれぞれにおいて、第1センサ、第2センサにより走査体の通過が検出される。検出タイミングは通過速度すなわち往復回動の振幅に応じて異なる時間差で検出される。そこで、第1振幅検出部により、第1センサおよび第2センサによる走査体の通過検出信号の時間差から第1支持軸周りの走査体の往復回動の振幅を算出することができる。

以下、一実施形態であるMEMSミラーについて、図1~図7を参照して説明する。
図1はレーザ光を二次元走査するMEMS(micro electro mechanical systems)ミラー1の構成を示すもので、シリコン基板等の半導体基板を加工することで一体に形成されたものである。図1(a)に示すように、全体を支持する固定フレーム2は、矩形状で所定幅寸法の枠体として形成されている。固定フレーム2は、図1(a)中、XY平面に配置されているものとする。固定フレーム2の内側には可動フレーム3が設けられている。可動フレーム3は、同じくXY平面に配置され、所定幅寸法の矩形枠体である。可動フレーム3の内側にはミラー部4が設けられている。ミラー部4は、XY平面に配置された円形状をなす板で、一方側の面がレーザ光を反射するように鏡面に仕上げられた反射面とされている。
可動フレーム3は、固定フレーム2の内側に2本の支持部2aにより支持されている。支持部2aは、固定フレーム2の内側で、Y方向に配置された2つの辺部の中央に配置され、X軸方向に指向するV(vertical)軸に沿って設けられる。支持部2aはV軸周りに対するねじり力に対して弾性復元力を有する。これにより、可動フレーム3は、固定フレーム2に、V軸を中心として所定範囲で回動可能に支持された状態とされている。
ミラー部4は、可動フレーム3の内側に2本の支持部3aにより支持されている。支持部3aは、可動フレーム3の内側で、X方向に配置された2つの辺部の中央に配置され、Y軸方向に指向するH(horizontal)軸に沿って設けられる。支持部3aはH軸周りに対するねじり力に対して弾性復元力を有する。これにより、ミラー部4は、可動フレーム3に、H軸を中心として所定範囲で回動可能に支持された状態とされている。
固定フレーム2のX方向に配置された2つの辺部の中央部内側には、一方の辺部に対向電極5a、他方の辺部に対向電極6aが設けられる。また、可動フレーム3のX方向に配置された2つの辺部の中央部外側には、一方の辺部に対向電極5b、他方の辺部に対向電極6bが設けられる。対向電極5a、5bは、電極面がYZ面に平行に配置され、複数本が固定フレーム2、可動フレーム3から突出するように互い違いに配置されている。同じく対向電極6a、6bについても、電極面がYZ面に平行に配置され、複数本が固定フレーム2、可動フレーム3から突出するように互い違いに配置されている。
対向電極5a、5bによりV軸周りの回転を検出するV方向センサSV1が構成され、対向電極6a、6bによりV軸周りの回転を検出するV方向センサSV2が構成されている。これら対向電極5a、5b(6a、6b)は、可動フレーム3の回動に伴って、両者の対向距離は維持された状態で対向する部分の面積が変化するように設けられる。これら対向電極5aと5b間(6aと6b間)で、電気的に容量(コンデンサ)を構成していて、対向面積の変化により容量値の変化を検出でき、これによって両者の間の相対的な位置状態を検出するものである。
また、図1(c)に示しているように、固定フレーム2側の対向電極5a、6aとXY平面上で同じ位置で、Z方向にずれた位置に同じく対向電極5c、6cが設けられている。そして、対向電極5bと5cあるいは対向電極6bと6cとにより、上記と同様の原理を有する容量(コンデンサ)からなるV方向センサSV3、SV4が構成されている。
可動フレーム3のY方向に配置された2つの辺部の中央部内側には、一方の辺部に対向電極7a、他方の辺部に対向電極8aが設けられる。また、ミラー部4の外周部の対応する部分には、それぞれ対向電極7b、8bが設けられる。対向電極7a、7bあるいは対向電極8a、8bは、電極面がXZ面に平行に配置され、複数本がそれぞれ可動フレーム3、ミラー部4から突出するように互い違いに配置されている。
対向電極7a、7bによりH軸周りの回転を検出するH方向センサSH1が構成され、対向電極8a、8bによりH軸周りの回転を検出するH方向センサSH2が構成されている。これら対向電極7a、7b(8a、8b)は、ミラー部4の回動に伴って、両者の対向距離は維持された状態で対向する部分の面積が変化するように設けられる。これら対向電極7aと7b間(8aと8b間)で、電気的に容量(コンデンサ)を構成していて、対向面積の変化により容量値の変化を検出でき、これによって両者の間の相対的な位置状態を検出するものである。
また、図1(b)に示しているように、可動フレーム3側の対向電極7a、8aとXY平面上で同じ位置で、Z方向にずれた位置に同じく対向電極7c、8cが設けられている。そして、対向電極7bと7cあるいは対向電極8bと8cとにより、上記と同様の原理を有する容量(コンデンサ)からなるH方向センサSH3、SH4が構成されている。
なお、上記構成の固定フレーム2と可動フレーム3との間には、V方向センサSV1の対向電極5a、5b、あるいはV方向センサSV2の対向電極6a、6bの部分を用いて可動フレーム3をV軸周りに往復回転させるための駆動電極部を備えている。同様に、可動フレーム3とミラー部4との間には、H方向センサSH1の対向電極7a、7b、あるいはH方向センサSH2の対向電極8a、8bの部分の構成を用いてミラー部4をH軸周りに往復回転させるための駆動電極部を備えている。これら駆動電極部からなる駆動電極群は、後述するようにして駆動制御される。
上記構成において、ミラー部4は走査体、可動フレーム3は第1支持体、H軸は第1支持軸、固定フレーム2は第2支持体、V軸は第2支持軸に相当している。また、H方向センサSH1は第1位置に設けられる第1センサ、H方向センサSH3、SH4は第2位置に設けられる第2センサ、H方向センサSH2は第3位置に設けられる第3センサ、V方向センサSV1は第4位置に設けられる第4センサ、V方向センサSV3、SV4は第5位置に設けられる第5センサ、V方向センサSV2は第6位置に設けられる第6センサに相当している。
次に、図2を参照してMEMSミラー1を駆動制御する制御装置10の構成について説明する。MEMSミラー1は、RGBレーザユニット20(光源に相当)から照射されるレーザ光をミラー部4の反射面で反射させて、スクリーン30の投影面に照射する。このとき、制御装置10は、MEMSミラー1のミラー部4をH軸方向に往復回動させ、可動フレーム3をV軸方向に往復回動させる。これにより、RGBレーザユニット20からのレーザ光がミラー部4で反射してスクリーン30のX方向およびY方向のそれぞれに走査させながら投影され、スクリーン30の投影面全体に描画される。スクリーン30は、走査面に相当する。
RGBレーザユニット20は、RGBの各色に対応したレーザ光を出力するもので、制御装置10は、RGBレーザユニット20に対して、各色の出力タイミングを同期させた状態でMEMSミラー1のミラー部4の回動位置を制御する。
制御装置10は、センサ信号受信部11、タイミング制御部12、レーザニット制御部13、駆動信号発生部14(H方向駆動信号発生部14a、V方向駆動信号発生部14b)、位相調整部15、振幅調整部16を備えている。なお、制御装置10は、第1振幅検出部(手段)、第1垂直軸ずれ検出部(手段)、第2振幅検出部(手段)、第2垂直軸ずれ検出部(手段)としての機能を有する。
センサ信号受信部11は、MEMSミラー1の各センサSV1~4、SH1~4のそれぞれから出力される容量値に対応する検出信号をV軸周りのセンサ信号、H軸周りのセンサ信号としてそれぞれ時分割で受信して、静電容量値に対応した電圧信号としてタイミング制御部12に出力する。
タイミング制御部12は、内部に基準信号発生部、同期検波部、タイミング生成部としての機能を備えている。タイミング生成部は所定周期のタイミング信号を生成している。基準信号発生部は、タイミング信号からスクリーン30への表示タイミングと同期した基準信号を生成し、同期検波部へ出力する。通常は、調整する軸の走査周波数と同じ周波数の基準信号を生成し、X方向を調整する場合にはH軸周りの走査周波数を出力し、Y方向を調整する場合にはV軸周りの走査周波数を出力する。
同期検波部では、センサ信号受信部11から入力される容量値に対応した電圧信号を基準信号発生部で発生した基準信号により同期検波し、検波した信号を位相調整部15および振幅調整部16へ出力する。また、同期検波部は、センサ信号受信部11からの入力を切り替え可能に構成されている。
位相調整部15は、同期検波した信号に基づき、MEMSミラー1を駆動する駆動信号の位相を調整して出力するものであり、位相制御部、H軸位相シフタ、V軸位相シフタを備えている。位相制御部は、タイミング制御部12の同期検波部からの出力を受け、H軸位相シフタおよびV軸位相シフタに対する位相シフト量を算出してそれぞれに位相シフト指令として出力する。
H軸位相シフタは、位相制御部からの位相シフト指令に基づき、駆動信号発生部14のH方向駆動信号発生部14aから出力される駆動信号の位相をシフトして、振幅調整部16のH軸振幅変更部に出力する。また、V軸位相シフタは、位相制御部からの位相シフト指令に基づき、駆動信号発生部14のV方向駆動信号発生部14bから出力される駆動信号の位相をシフトして、振幅調整部16のV軸振幅変更部に出力する。
振幅調整部16は、同期検波した信号に基づき、位相調整部15で位相が調整された駆動信号の振幅を調整して出力するものであり、振幅制御部、H方向振幅変更部、V方向軸振幅変更部を備えている。振幅制御部は、タイミング制御部12の同期検波部の出力を受け、H方向振幅変更部およびV方向振幅変更部に対する振幅変更量を算出してそれぞれに振幅変更指令信号として出力する。
H方向振幅変更部は、振幅制御部からの振幅変更指令に基づき、位相調整部15のH方向位相シフタから出力される駆動信号の振幅を変更して、MEMSミラー1の駆動電極群へ出力する。また、V方向振幅変更部は、振幅制御部からの振幅変更指令に基づき、位相調整部15のV方向位相シフタから出力される駆動信号の振幅を変更して、MEMSミラー1の駆動電極群へ出力する。
駆動信号発生部14は、タイミング制御部12からのタイミング信号に同期してMEMSミラー1を駆動する駆動信号を発生するものであり、H方向駆動信号発生部14aおよびV方向駆動信号発生部14bを備えている。
H方向駆動信号発生部14aは、MEMSミラー1のミラー部4をH軸周りに駆動するための駆動信号(H方向駆動信号)を発生する発振器であり、この実施形態では正弦波の駆動信号を発生する。V方向駆動信号発生部14bは、MEMSミラー1の可動フレーム3をV軸周りに駆動するための駆動信号(V方向駆動信号)を発生する発振器であり、この実施形態では三角波の駆動信号を発生する。
制御装置10は、上記のような機能を備えた構成であるが、具体的には、CPU、ROM、RAMおよび入出力インターフェース回路などを備えた構成であり、上記の機能を実現するための制御プログラムを実行している。制御装置10は、基準信号およびセンサSH1~3、SV1~3の信号に基づいて駆動信号の位相および振幅を調整してMEMSミラー1の駆動制御を行う。これにより、MEMSミラー1が駆動制御される。
なお、制御装置10は、この実施形態においては、上記したセンサ信号受信部11において受信するセンサ信号に基づいて、次の機能を兼ね備えている。すなわち、制御装置10は、H方向の回転角度から振幅を検出する第1振幅検出部(手段)として機能し、V方向の回転角度から振幅を検出する第2振幅検出部(手段)として機能する。また、制御装置10は、加速度を受けた状態で検出動作を行っている場合などに対応して、Z方向へのずれを検出する第1垂直軸ずれ検出部(手段)および第2垂直軸ずれ検出部(手段)としての機能も備える。
上記構成によれば、制御装置10により、MEMSミラー1に対して、次のようにして駆動制御を行うことにより、RGBレーザユニット20のレーザ光をミラー部4の反射面で反射させてスクリーン30の投影面に走査しながら画像を表示する。レーザ光をスクリーン30の投影面に投影するときの走査のパターンは、X軸方向に繰り返し走査しながらY軸方向に移動させていく。したがって、X軸方向の走査速度は速く、Y軸方向の走査速度は遅い。
制御装置10は、スクリーン30のY軸方向への走査の制御として、V軸周りの駆動信号を駆動電極群に与えて、可動フレーム3を図3Aに示すような三角波状を呈する振幅V(θV)の変化で回転振動させる。これにより、ミラー部4はV軸周りに回転振動される。
制御装置10は、可動フレーム3のV軸周りの回転時の回転角度θVの最大値により決まる振幅が、図3Aの線形のパターンで変化するように駆動制御されている。ここで、V軸周りの振幅変化の周期はTV、振幅はAVとして示している。適正な振幅で可動フレーム3がV軸周りに回転振動しているときには、振幅AV1である。しかし、振幅がAV1よりも小さいAV2で回転振動する場合には、周期TVが一定である条件下では、傾きが小さくなるので、角速度が小さくなる。つまり振幅AVが変化すると角速度が変化し、これによってV方向センサSV1とSV3の位置を通過する時間差が変化することになる。換言すれば、この時間差を検出することで可動フレーム3の回転振動の角速度を求め、V軸周りの振幅AVを検出することができる。
同様にして、制御装置10は、スクリーン30のX軸方向への走査の制御として、H軸周りの駆動信号を駆動電極群に与えて、ミラー部4を図3Bに示すような正弦波状の振幅H(θH)で回転振動させる。
制御装置10は、ミラー部4のH軸周りの回転時の回転角度θHの最大値により決まる振幅が、図3Bの線形のパターンで変化するように駆動制御されている。ここで、H軸周りの振幅変化の周期はTH、振幅はAHとして示している。適正な振幅でミラー部4がH軸周りに回転振動しているときには、振幅AH1である。しかし、振幅がAH1よりも小さいAH2で回転振動する場合には、周期THが一定である条件下では、ピーク値が小さくなるので、H方向センサを横切る部分での角速度が小さくなる。つまり振幅AHが変化すると角速度が変化し、これによってH方向センサSH1とSH3の位置を通過する時間差が変化することになる。換言すれば、この時間差を検出することでミラー部4の回転振動の角速度を求め、H軸周りの振幅AHを検出することができる。
次に、可動フレーム3のV軸周りの回転に対する検出動作について説明する。
図4(a)は可動フレーム3のV軸周りの回転時の回転角度θVの時間推移を示している。ここで、可動フレーム3が振幅AV1で回転振動をしているときには、対向電極5a、5bにより構成されるV方向センサSV1は、可動フレーム3が固定フレーム2と同一平面に揃う状態つまり回転角度θVが「0」のときに最大の容量値を示すようになる。可動フレーム3が回転して回転角度θVが大きくなると、対向電極5a、5bが対向しない状態となるため、容量値はゼロになる。
これにより、図4(b)に示すように、V方向センサSV1の容量値がパルス状のピークを示す位置が、回転角度θVが「0」となる時刻t1で観測される。また、可動フレーム3が最大角度まで回転して回転角度θVが「0」の位置に戻る時刻t2でパルス状のピークを示す。この後可動フレーム3が反対側に回転して再び回転角度θVが「0」の位置に戻る時刻t3でパルス状のピークを示す。ここで、時刻t1からt3の間が周期TV(=t3-t1)に相当する。
一方、可動フレーム3が振幅AV1で回転振動をしているときには、対向電極5b、5cにより構成されるV方向センサSV3は、可動フレーム3が固定フレーム2と同一平面に揃う状態から少し回転した位置(PV3)で対向した状態となる。したがって、図4(c)に示すように、V方向センサSV3の最大の容量値を示す時点t1aは、t1から少し遅れた時点となる。この時間差(t1a-t1)は、可動フレーム3の回転速度が速いと短く、遅いと長くなる。前述のように、周期TVを一定にしていることから、回転速度は可動フレーム3の振幅AVに対応する。したがって、時間差(t1a-t1)を求めることでV方向の振幅AV1を求めることができる。
なお、可動フレーム3が急速に回転する時刻t1以降の変化を検出することに代えて、可動フレーム3がゆっくり回転する周期TVの後半で時間差を検出することで精度良く振幅AV1を検出することができる。ここでは、例えば、V方向センサSV1のピーク値が発生する時刻t2に対して、これよりも前の時刻t2aでV方向センサSV3のピーク値が発生する。この時間差ΔTV1(=t2-t2a)を検出することで可動フレーム3の最大回転角度に対応した振幅AV1を求めることができる。
図4(d)は、図4(a)に示した可動フレーム3の振幅AV1がこれよりも小さい振幅AV2になったときのV方向センサSV3の容量値を示している。この場合には、振幅が小さくなることで、時刻t1aよりも遅い時刻t1bでピーク値が得られ、さらに、時刻t2aよりも早い時刻t2bでピーク値が得られる。この結果、例えば、時間差ΔTV2(=t2-t2b)を検出することで可動フレームの振幅AV2を求めることができる。
次に、制御装置10により、V方向センサSV1とSV2との検出信号によりZ軸方向のずれを検出する原理について図5を参照して説明する。V方向センサSV1とSV2とは固定フレーム2の支持部2aつまりV軸を挟んだ対向位置に設けられているので、図7(a)に示すように、可動フレーム3の回転角度θVに対して位相が逆の移動状態となる。しかし、可動フレーム3がZ軸方向へのずれを生じていない状態(Z0)では、対称位置であることから容量値のピークは、図5(b)に示すように、同じタイミングで発生する。
例えば、車両などに搭載されている状態などでZ方向への加速度を受けていると、可動フレーム3およびミラー部4は加速度による力を受けてZ軸ずれを起こすことがある。つまり、固定フレーム2に対して可動フレーム3が例えばZ軸方向に飛び出した状態となる。この場合には、V方向センサSV1とSV2との対称関係が崩れる。これは、図5(a)に示すように、回転角度θVが「0」となる時間軸がすこし振幅方向にシフトして例えばZVだけずれた位置になる状態である。
この場合には、Z軸ずれが起こっていない状態に対して、V方向センサSV1およびSV2の容量値のピーク位置がずれることになる。この場合では、図5(c)、(d)に示すように、周期TVの前半では一方が少し遅れた時刻t1cとなり、他方が少し早まる時刻t1dとなるようにずれる。同じく、周期TVの後半では一方が早まる時刻t2c、となり、他方が遅れた時刻t2dとなるようにずれる。
この場合においても、大きくずれが発生する時刻t2に対する時刻t2c、t2dを検出することで、これらの時間差ΔTVZ1(=t2-t2c)、ΔTVZ2(=t2d-t2)を求めることで、Z軸方向へのずれ量を算出することができる。
このようにして、V方向への回転に対する振幅の変化やZ軸方向へのずれ量をV方向センサSV1~SV3により検出する容量値によって求めることができる。なお、これらの検出処理については、制御装置10においてプログラムにより演算処理がなされるようになっている。
次に、H方向への回転に対する振幅の変化およびZ軸方向へのずれ量の検出について説明する。上記したV方向の処理と同様の考え方で制御装置10により検出することができる。まず、ミラー部4のH軸周りの回転に対する検出動作について説明する。
図6(a)はミラー部4のH軸周りの回転時の回転角度θHの時間推移を示している。ここで、ミラー部4が振幅AH1で回転振動をしているときには、対向電極7a、7bにより構成されるH方向センサSH1は、ミラー部4が可動フレーム3と同一平面に揃う状態つまり回転角度θHが「0」のときに最大の容量値を示すようになる。ミラー部4が回転して回転角度θHが大きくなると、対向電極7a、7bが対向しない状態となるため、容量値はゼロになる。
これにより、図6(b)に示すように、H方向センサSH1の容量値がパルス状のピークを示す位置が、回転角度θHが「0」となる時刻t1で観測される。また、ミラー部4が最大角度まで回転して回転角度θHが「0」の位置に戻る時刻t2でパルス状のピークを示す。この後ミラー部4が反対側に回転して再び回転角度θHが「0」の位置に戻る時刻t3でパルス状のピークを示す。ここで、時刻t1からt3の間が周期THに相当する。
一方、ミラー部4が振幅AH1で回転振動をしているときには、対向電極7b、7cにより構成されるH方向センサSH3は、ミラー部4が可動フレーム3と同一平面に揃う状態から少し回転した位置PH3で対向した状態となる。したがって、図6(c)に示すように、H方向センサSH3の最大の容量値を示す時刻t1eは、t1から少し遅れた時刻となり、同じく時刻t2eは、t2よりも早い時刻となる。この時間差(t1e-t1)、(t2-t2e)は、ミラー部4の回転速度が速いと短く、遅いと長くなる。前述のように、周期THを一定にしていることから、回転速度はミラー部4の振幅AHに対応する。したがって、時間差(t1e-t1)あるいは(t2-t2e)を求めることでH方向の振幅AH1を求めることができる。
図6(d)は、図6(a)に示したミラー部4の振幅AH1がこれよりも小さい振幅AH2になったときのH方向センサSH3の容量値を示している。この場合には、振幅が小さくなることで、時刻t1eよりも遅い時刻t1fでピーク値が得られ、さらに、時刻t2aよりも早い時刻t2fでピーク値が得られる。この結果、例えば、時間差ΔTH2(=t2-t2f)を検出することで可動フレームの振幅AH2を求めることができる。
次に、制御装置10により、H方向センサSH1とSH2との検出信号によりZ軸方向のずれを検出する原理について図7を参照して説明する。H方向センサSH1とSH2とは可動フレーム3の支持部3aつまりH軸を挟んだ対向位置に設けられているので、図7(a)に示すように、ミラー部4の回転角度θHに対して位相が逆の移動状態となる。しかし、ミラー部4がZ軸方向へのずれを生じていない状態(Z0)では、対称位置であることから容量値のピークは、図7(b)に示すように、同じタイミングで発生する。
しかし、Z方向への加速度を受けて、ミラー部4が加速度によりうける力でZ軸ずれを起こすと、例えば可動フレーム3に対してミラー部4がZ軸方向に飛び出した状態となる。この場合には、H方向センサSH1とSH2との対称関係が崩れる。これは、図7(a)に示すように、回転角度θHが「0」となる時間軸がすこし振幅方向にシフトして例えばZHだけずれた位置になる状態である。
この場合には、Z軸ずれが起こっていない状態に対して、H方向センサSH1およびSH2の容量値のピーク位置がずれることになる。この場合では、図7(c)、(d)に示すように、周期TVの前半では一方が少し遅れた時刻t1gとなり、他方が少し早まる時刻t1hとなるようにずれる。同じく、周期THの後半では一方が早まる時刻t2g、となり、他方が遅れた時刻t2hとなるようにずれる。
この場合においても、ずれが発生する時刻t1に対する時刻t1g、t1hあるいは時刻t2に対する時刻t2g、t2hを検出することで、これらの時間差ΔTHZ1(=t1g-t1あるいはt2g-t2)、ΔTHZ2(=t1-t1hあるいはt2h-t2)を求めることで、Z軸方向へのずれ量を算出することができる。
このようにして、H方向への回転に対する振幅の変化やZ軸方向へのずれ量をH方向センサSH1~SH3により検出する容量値によって求めることができる。なお、Z方向への加速度を受けてZ軸ずれを起こす場合に、ミラー部4がスクリーン30に投影する場合に必要となるのは、V方向への回転に対するZ軸ずれで求めた値とH方向への回転に対するZ軸ずれで求めた値とを加算した合計のZ軸ずれ量である。
このような本実施形態によれば、MEMSミラー1に、可動フレーム3の位置を検出するV方向センサSV1、SV3を設け、ミラー部4の位置を検出するH方向センサSH1、SH3を設ける構成とした。これにより、制御装置10により、可動フレーム3が回転角度θが「0」近傍を通過するときの検出時間差から回転速度を検出し、可動フレーム3の振幅AVを求めることができる。同様にして、制御装置10により、ミラー部4の振幅AHを求めることができる。
この結果、MEMSミラー1のような静電容量式のセンサを備えた走査装置として、周波数検出、振幅検出、垂直軸方向変位検出、温度特性、プロセス容易性などの優位性に加えて、振幅検出においても優位性を有する優れた機能を得ることができる。
また、MEMSミラー1に、V軸を挟んで対向する位置にV方向センサSV1、SV2を設け、H軸を挟んで対向する位置にH方向センサSH1、SH2を設ける構成とした。これにより、可動フレーム3がZ軸ずれをおこしている場合に、制御装置10によりそのずれ量を求めることが可能である。また、ミラー部4のZ軸ずれについても同様に求めることができる。これにより、ミラー部4が固定フレームに対するZ軸ずれ量を求めることができる。

上記実施形態では、V方向センサSV1~SV3、H方向センサSH1~SH3を用いた場合の原理を説明しているが、SV4、SH4を用いることでさらに検出精度を高めることができる。また、通常使用しない場合でも、予備のセンサとして利用することができる。
また、V方向センサやH方向センサを構成する対向電極は、電極数をさらに増やした構成としても良い。対向電極の個数を増やすことで容量値が大きくなるので、検出精度の向上を図ることができる。
V方向センサSV4、H方向センサSH4は、前述の動作原理により、設けない構成としても同様の検出動作が可能である。
MEMSミラー1のような二次元の走査装置に適用する場合について示したが、一次元の走査装置に適用することもできる。
Claims (7)
- 第1支持体(3)と、
前記第1支持体に第1支持軸(H軸、3a)で支持され往復回動可能な板状の走査体(4)と、
前記走査体の回動方向の第1位置において当該走査体の通過を検出する第1センサ(SH1)と、
前記走査体の回動方向の前記第1位置と異なる第2位置において当該走査体の通過を検出する第2センサ(SH3)と、
前記第1センサおよび第2センサによる前記走査体の通過検出信号の時間差から第1支持軸周り前記走査体の往復回動の振幅を算出する第1振幅検出部(10)と
を備えた走査装置。 - 請求項1に記載の走査装置において、
前記第1位置と前記第1支持軸を挟んで対向する第3位置に前記走査体の通過を検出する第3センサ(SH2)と、
前記第1センサおよび前記第3センサによる前記走査体の通過検出信号の時間差から前記第1支持軸と直交する方向への前記走査体のずれを検出する第1垂直軸ずれ検出部(10)と
をさらに備えた走査装置。 - 請求項1または2に記載の走査装置において、
前記第1支持体と交差する方向に配置された第2支持軸(V軸、2a)で前記第1支持体を往復回動可能に支持する第2支持体(2)と、
前記第1支持体の回動方向の第3位置において当該第1支持体の通過を検出する第4センサ(SV1)と、
前記第1支持体の回動方向の前記第3位置と異なる第4位置において当該第1支持体の通過を検出する第5センサ(SV3)と、
前記第4センサおよび第5センサによる前記第1支持体の通過検出信号の時間差から前記第2支持軸周りの当該第1支持体の往復回動の振幅を算出する第2振幅検出部(10)と
をさらに備えた走査装置。 - 請求項3に記載の走査装置において、
前記第3位置と前記第2支持軸を挟んで対向する第6位置に前記第1支持体の通過を検出する第6センサ(SV2)と、
前記第4センサおよび前記第6センサによる前記第1支持体の通過検出信号の時間差から前記第2支持軸と直交する方向への当該第1支持体のずれを検出する第2垂直軸ずれ検出部(10)と
をさらに備えた走査装置。 - 請求項2に記載の走査装置において、
前記第1~第3センサは、前記走査体および前記第1支持体の双方に設けられる対向電極(5a~5c、6a~6c)からなる静電容量式のセンサである走査装置。 - 請求項4に記載の走査装置において、
前記第4~第6センサは、前記第1支持体および前記第2支持体の双方に設けられる対向電極(7a~7c、8a~8c)からなる静電容量式のセンサである走査装置。 - 請求項1から6の何れか一項に記載の走査装置において、
前記走査体(4)は、光源(20)からの光を反射して走査面(30)に投影する反射板を有する走査装置。
