Claims (20)
- 試料に荷電粒子線を照射して得られる二次粒子を検出する荷電粒子光学系と、
前記二次粒子の信号から画像を生成し、当該画像を解析する画像処理部と、
前記試料を保持して移動するステージと、を有し、
前記画像処理部は、
欠陥候補の座標を含む領域の画像である欠陥画像と、前記欠陥画像が取得されるダイとは異なるダイにおいて前記欠陥画像に含まれるパターンと同じ形状のパターンが形成されている領域を含む画像である参照画像とを生成する画像生成部と、
前記参照画像を用いて、前記欠陥画像から欠陥を検出するのに適した欠陥検出処理モードを決定するモード決定処理部と、
前記モード決定処理部で決定された欠陥検出処理モードで前記欠陥画像から欠陥を検出する欠陥検出処理部と、を有する欠陥観察装置。 - 請求項1に記載の欠陥観察装置であって、
前記欠陥検出処理モードは、前記欠陥画像内の繰り返しパターン同士を比較することによって欠陥を検出するセル比較による欠陥検出モード、前記欠陥画像と前記参照画像とを比較することによって欠陥検出をするダイ比較による欠陥検出モードを含む欠陥観察装置。 - 請求項1に記載の欠陥観察装置であって、
前記欠陥画像を取得してから前記ステージを動かさず、前記欠陥検出処理部で検出された位置の画像を再度取得する欠陥観察装置。 - 請求項1に記載の欠陥観察装置であって、
前記欠陥を検出する処理に用いられるパラメータを、前記モード決定処理部で決定された欠陥検出モードに対応して設定することが可能である欠陥観察装置。 - 請求項1に記載の欠陥観察装置であって、
前記参照画像は、予め指定された所定のダイ内に、前記欠陥候補の座標を投影した位置で取得される欠陥観察装置。 - 請求項2に記載の欠陥観察装置であって、
前記画像処理部は、前記セル比較による欠陥検出モードで検出した結果と、前記ダイ比較による欠陥検出モードで検出した結果を組み合わせて、最終の欠陥検出結果を確定する欠陥観察装置。 - 請求項2に記載の欠陥観察装置であって、
前記画像処理部は、前記セル比較による欠陥検出モードにおいて前記欠陥画像内の繰り返しパターンから合成した合成画像と、前記参照画像との差分をノイズ成分と判定する欠陥観察装置。 - 請求項1に記載の欠陥観察装置であって、
前記モード決定処理部は、前記参照画像内における予め登録されたパターンの有無に応じて欠陥検出処理モードを決定する欠陥観察装置。 - 請求項8に記載の欠陥観察装置であって、
前記登録されたパターンが存在する場合には、前記欠陥検出処理部で検出された位置を再度撮像しない欠陥観察装置。 - 請求項8に記載の欠陥観察装置であって、
前記登録されたパターンが存在する場合には、前記欠陥画像のうち一部の領域の画像を切り出し、当該切り出された画像をデジタルズーム処理することにより、前記欠陥画像より高い倍率の画像を生成する欠陥観察装置。 - 試料に荷電粒子線を照射して得られる二次粒子を検出し、前記二次粒子の信号から画像を生成する欠陥観察方法において、
欠陥候補の座標を含む領域の画像である欠陥画像と、前記欠陥画像が取得されるダイとは異なるダイにおいて前記欠陥画像に含まれるパターンと同じ形状のパターンが形成されている領域を含む画像である参照画像とを取得し、
前記参照画像を用いて、前記欠陥画像から欠陥を検出するのに適した欠陥検出処理モードを決定し、
前記決定された欠陥検出処理モードで前記欠陥画像から欠陥を検出する欠陥観察方法。 - 請求項11に記載の欠陥観察方法であって、
前記欠陥検出処理モードは、前記欠陥画像内の繰り返しパターン同士を比較することによって欠陥を検出するセル比較による欠陥検出モード、前記欠陥画像と前記参照画像とを比較することによって欠陥検出をするダイ比較による欠陥検出モードを含む欠陥観察方法。 - 請求項11に記載の欠陥観察方法であって、
前記欠陥画像を取得してから前記ステージを動かさず、前記欠陥検出処理部で検出された位置の画像を再度取得する欠陥観察方法。 - 請求項11に記載の欠陥観察方法であって、
前記欠陥を検出する処理に用いられるパラメータを、前記決定された欠陥検出モードに対応して設定することが可能である欠陥観察方法。 - 請求項1に記載の欠陥観察方法であって、
前記参照画像は、予め指定された所定のダイ内に、前記欠陥候補の座標を投影した位置で取得される欠陥観察方法。 - 請求項12に記載の欠陥観察方法であって、
前記セル比較による欠陥検出モードで検出した結果と、前記ダイ比較による欠陥検出モードで検出した結果を組み合わせて、最終の欠陥検出結果を確定する欠陥観察方法。 - 請求項12に記載の欠陥観察方法であって、
前記セル比較による欠陥検出モードにおいて前記欠陥画像内の繰り返しパターンから合成した合成画像と、前記参照画像との差分をノイズ成分と判定する欠陥観察方法。 - 請求項11に記載の欠陥観察方法であって、
前記参照画像内における予め登録されたパターンの有無に応じて欠陥検出処理モードを決定する欠陥観察方法。 - 請求項18に記載の欠陥観察方法であって、
前記登録されたパターンが存在する場合には、前記検出された欠陥の位置を再度撮像しない欠陥観察方法。 - 請求項18に記載の欠陥観察方法であって、
前記登録されたパターンが存在する場合には、前記欠陥画像のうち一部の領域の画像を切り出し、当該切り出された画像をデジタルズーム処理することにより、前記欠陥画像より高い倍率の画像を生成する欠陥観察方法。
