Abstract
本発明のLaNiO3薄膜の形成方法は、Pt電極で被覆された基板において1cm2当りの前記基板表面に吸着するH2量、H2O量、CO量をそれぞれ1.0×10-10g以下、2.7×10-10g以下、4.2×10-10g以下とした状態でLaNiO3薄膜形成用液組成物を前記基板表面に塗布し乾燥して塗膜を形成する工程と、前記塗膜を仮焼する工程と、前記仮焼した塗膜を焼成してLaNiO3薄膜を形成する工程とを含む。
Description
本発明は、薄膜キャパシタ、強誘電体メモリ(Ferroelectric Random Access Memory、FeRAM)用コンデンサ、圧電素子又は焦電型赤外線検出素子等の電極に用いられるLaNiO3薄膜を化学溶液法(Chemical Solution Deposition、CSD法)により形成する方法に関する。
本願は、2014年3月25日に、日本に出願された特願2014-061622号、及び2014年12月24日に、日本に出願された特願2014-260010号に基づき優先権を主張し、その内容をここに援用する。

従来、LaNiO3薄膜は、スパッタ法等の真空蒸着法にて形成される他、LaNiO3前駆体を溶媒に溶解させたゾルゲル液(液組成物)を塗布して塗膜を形成し、これを所定の温度で焼成して結晶化させるゾルゲル法等の化学溶液堆積(CSD:Chemical Solution Deposition)により形成される(例えば、特許文献1参照。)。この特許文献1に記載された透明導電性薄膜の製造方法では、先ずランタン塩とニッケル塩と水溶性有機バインダーとを溶解させた水溶液からなる塗布液を調製した後、基材上に上記塗布液を塗布する。次に上記基板を酸素雰囲気中において500~800℃の温度で焼成する。これにより、20~800℃の温度における体積抵抗率が2×10-5Ω・m以下、又は表面抵抗が300Ω/□以下になるように調整された膜厚のLaNiO3の組成を有するペロブスカイト型構造の金属酸化物からなる薄膜が得られる。このように構成された透明導電性薄膜の製造方法では、ペロブスカイト型構造を有するLaNiO3からなる透明導電性薄膜を効率良く製造できるようになっている。
しかし、ゾルゲル法等のCSD法によるLaNiO3薄膜の形成方法は、未だ十分に確立されているとは言えず、例えば液組成物中に含まれる溶媒の種類や焼成温度等の成膜条件の違いにより、様々な不具合を生じさせる場合がある。上記従来の特許文献1に示された透明導電性薄膜の製造方法では、焼成後の薄膜にボイドが多数発生し、均一に成膜できないという不具合が生じる場合がある。このような不具合は、特にPt電極で被覆された基板上に上記液組成物をスピンコーティング法により塗布した場合、使用される液組成物中に、表面張力が大きい水溶性成分が溶媒として含まれているため、液組成物が基板表面ではじかれ、成膜直後の塗膜に多数のピンホールが発生することが主な原因と考えられる。ボイドの発生により、膜厚が不均一になると膜の抵抗率が増大する等の問題が発生する。このような事情に鑑み、本発明者らは、ゾルゲル法によりLaNiO3薄膜を形成するに際し、Pt電極で被覆された基板をプリベーキングし、液組成物を塗布することにより、成膜直後の塗膜にピンホールを発生させず、これにより焼成後の薄膜にボイドの発生がない、均一な成膜を行うことができることを見出し、本発明をなすに至った。
本発明の目的は、塗膜にピンホールがなく、この塗膜を焼成した後にこのピンホールに起因するボイドがない、均一な膜厚のLaNiO3薄膜を形成する方法を提供することである。
本発明の第1の観点のLaNiO3薄膜の形成方法は、Pt電極で被覆された基板において、1cm2当りの前記基板表面に吸着するH2量、H2O量、CO量をそれぞれ1.0×10-10g以下、2.7×10-10g以下、4.2×10-10g以下とした状態で、LaNiO3薄膜形成用液組成物を前記基板表面に塗布し乾燥して塗膜を形成する工程と、前記塗膜を仮焼する工程と、前記仮焼した塗膜を焼成してLaNiO3薄膜を形成する工程とを含む。
本発明の第2の観点のLaNiO3薄膜の形成方法は、第1の観点に基づく発明であって、前記LaNiO3薄膜形成用液組成物がカルボン酸、アルコール、エステル、ケトン類、エーテル類、シクロアルカン類、及び芳香族系化合物からなる群より選ばれた1種又は2種以上の有機溶媒を含む。
本発明の第3の観点のLaNiO3薄膜の形成方法は、第1の観点に基づく発明であって、前記LaNiO3薄膜形成用液組成物が無機金属化合物及び/又は有機金属化合物を含み、前記無機金属化合物が硝酸塩又は塩化物であり、前記有機金属化合物がカルボン酸塩、β-ジケトネート又はアルコキシドである。
本発明の第4の観点のLaNiO3薄膜の形成方法は、第3の観点に基づく発明であって、前記硝酸塩が硝酸ランタン又は硝酸ニッケルであり、前記塩化物が塩化ランタン又は塩化ニッケルであり、前記カルボン酸塩が酢酸ランタン、酢酸ニッケル、2-エチルヘキサン酸ランタン又は2-エチルヘキサン酸ニッケルであり、前記β-ジケトネートがランタンアセチルアセトネート又はニッケルアセチルアセトネートであり、前記アルコキシドがランタンイソプロポキシドである。
本発明の第5の観点のLaNiO3薄膜の形成方法は、第2の観点に基づく発明であって、前記有機溶媒が、酢酸、2-エチルヘキサン酸、エチレングリコールモノプロピルエーテル、エチレングリコールモノイソプロピルエーテル、3-メトキシ-1-ブタノール及びエタノールからなる群より選ばれた1種の単一溶媒又は2種以上の混合溶媒からなる。
本発明の第6の観点は、第1ないし第5の観点のいずれかに記載された方法により形成されたLaNiO3薄膜を電極に有するデバイスの製造方法であって、前記デバイスが薄膜コンデンサ、キャパシタ、IPD、DRAMメモリ用コンデンサ、積層コンデンサ、強誘電体メモリ用コンデンサ、焦電型赤外線検出素子、圧電素子、電気光学素子、アクチュエータ、共振子、超音波モータ、電気スイッチ、光学スイッチ又はLCノイズフィルタ素子の複合電子部品である。
本発明の第7の観点のデバイスの製造方法は、第6の観点に基づく発明であって、前記LaNiO3薄膜が前記電極に形成される誘電体層の結晶配向性制御層である。
本発明の第1の観点のLaNiO3薄膜の形成方法では、Pt電極で被覆された基板において1cm2当りの前記基板表面に吸着するH2量、H2O量、CO量をそれぞれ1.0×10-10g以下、2.7×10-10g以下、4.2×10-10g以下とした状態で、LaNiO3薄膜形成用液組成物を塗布し乾燥する。これにより、成膜直後の塗膜にピンホールが発生せず、この塗膜を焼成した後にこのピンホールに起因するボイドがない、均一な膜厚のLaNiO3薄膜を形成することができる。これは基板表面に吸着するH2量、H2O量、CO量をそれぞれ1.0×10-10g以下、2.7×10-10g以下、4.2×10-10g以下にした基板表面に上記液組成物を塗布すれば、この液組成物中に硝酸イオン等のイオン成分が含まれている場合に、このイオン成分とPt表面の前記吸着物との相互作用が減少し、基板表面ではじかれなくなることによる。この結果、この液組成物の基板表面に対する濡れ性が高まり、この液組成物を均一に基板表面に塗布することができる。
本発明の第2の観点のLaNiO3薄膜の形成方法では、前記LaNiO3薄膜形成用液組成物がカルボン酸等の有機溶媒を含むので、塗膜性に優れる。
本発明の第3の観点のLaNiO3薄膜の形成方法では、前記LaNiO3薄膜形成用液組成物が無機金属化合物及び/又は有機金属化合物を含み、この無機金属化合物が硝酸塩又は塩化物であり、この有機金属化合物がカルボン酸塩、β-ジケトネート又はアルコキシドであるので、塗膜性に優れる。
本発明の第4の観点のLaNiO3薄膜の形成方法では、前記硝酸塩が硝酸ランタン又は硝酸ニッケルであり、前記塩化物が塩化ランタン又は塩化ニッケルであり、前記カルボン酸塩が酢酸ランタン、酢酸ニッケル、2-エチルヘキサン酸ランタン又は2-エチルヘキサン酸ニッケルであり、前記β-ジケトネートがランタンアセチルアセトネート又はニッケルアセチルアセトネートであり、前記アルコキシドがランタンイソプロポキシドであるので、組成均一性に優れる。
本発明の第5の観点のLaNiO3薄膜の形成方法では、酢酸等の単一溶媒又は酢酸等を含む混合溶媒を有機溶媒に使用することで、高濃度の組成物を用いた場合でも塗膜性に優れる。
本発明の第6の観点のLaNiO3薄膜を有するデバイスの製造方法では、上記方法で形成されたボイドがない均一な膜厚のLaNiO3薄膜を強誘電体メモリのキャパシタ電極や圧電体電極に使用することで、疲労特性に優れたデバイスが得られる。また上記方法で形成されたLaNiO3薄膜は透光性を有するため、焦電型赤外線検出素子の電極膜にも利用できる。
本発明の第7の観点のLaNiO3薄膜を有するデバイスの製造方法では、上記方法で形成されたLaNiO3薄膜が(100)面に自己配向性を有するため、特に薄膜キャパシタや圧電素子等を製造する際に、その電極の誘電体層の結晶配向性を制御するための結晶配向性制御層として利用できる。
次に本発明を実施するための形態を説明する。
〔Pt電極で被覆された基板〕
本発明のPt電極で被覆された基板としては、Si基材上にSiO2層とTi層とPt層(最上層)とをこの順に積層した基板や、Si基材上にSiO2層とTiO2層とPt層(最上層)とをこの順に積層した基板が挙げられる。このPt電極は、アルゴン雰囲気下、室温でPt源をスパッタリングするか、アルゴン雰囲気下、300~700℃の温度で加熱した状態でPt源をスパッタリングするか、又はアルゴン雰囲気下、室温でPt源をスパッタリングして、その後同一雰囲気下で300~700℃の温度で加熱することにより形成される。本発明のPt電極は、加熱することでPtの粒成長が起こり、表面粗さが増大することから、室温でPt源をスパッタリングして熱処理しないものが好ましい。また、Pt電極で被覆された基板としては、Si基材上にSiO2層とIr層とIrO層とPt層(最上層)とをこの順に積層した基板や、Si基材上にSiO2層とTiN層とPt層(最上層)とをこの順に積層した基板が挙げられる。更に、Pt電極で被覆された基板としては、Si基材上にSiO2層とTa層とPt層(最上層)とをこの順に積層した基板や、Si基材上にSiO2層とIr層とPt層(最上層)とをこの順に積層した基板が挙げられる。但し、基材上に絶縁体層と密着層と下部電極とをこの順に積層した基板であれば、上記基板に限定されない。一方、強誘電体メモリ用コンデンサや圧電素子、焦電型赤外線検出素子等の電極に利用する場合には、シリコン基板、Si基材にSiO2を積層した基板、サファイア基板等の耐熱性基板を使用することができる。
本発明のPt電極で被覆された基板としては、Si基材上にSiO2層とTi層とPt層(最上層)とをこの順に積層した基板や、Si基材上にSiO2層とTiO2層とPt層(最上層)とをこの順に積層した基板が挙げられる。このPt電極は、アルゴン雰囲気下、室温でPt源をスパッタリングするか、アルゴン雰囲気下、300~700℃の温度で加熱した状態でPt源をスパッタリングするか、又はアルゴン雰囲気下、室温でPt源をスパッタリングして、その後同一雰囲気下で300~700℃の温度で加熱することにより形成される。本発明のPt電極は、加熱することでPtの粒成長が起こり、表面粗さが増大することから、室温でPt源をスパッタリングして熱処理しないものが好ましい。また、Pt電極で被覆された基板としては、Si基材上にSiO2層とIr層とIrO層とPt層(最上層)とをこの順に積層した基板や、Si基材上にSiO2層とTiN層とPt層(最上層)とをこの順に積層した基板が挙げられる。更に、Pt電極で被覆された基板としては、Si基材上にSiO2層とTa層とPt層(最上層)とをこの順に積層した基板や、Si基材上にSiO2層とIr層とPt層(最上層)とをこの順に積層した基板が挙げられる。但し、基材上に絶縁体層と密着層と下部電極とをこの順に積層した基板であれば、上記基板に限定されない。一方、強誘電体メモリ用コンデンサや圧電素子、焦電型赤外線検出素子等の電極に利用する場合には、シリコン基板、Si基材にSiO2を積層した基板、サファイア基板等の耐熱性基板を使用することができる。
〔Pt電極で被覆された基板のプリベーキング条件とLaNiO3薄膜形成用液組成物の塗布までの時間〕
Pt電極で被覆された基板は、大気雰囲気下に置かれているため、空気中に存在する成分と接触してそれらの成分を表面に吸着している。これらの成分を基板表面から脱離させるためにこの基板をプリベーキングする。プリベーキングは、後述する焼成工程で行われるベーキングに先だって行われる。本発明の基板のプリベーキングは、大気中の基板を大気雰囲気下、200℃以上、好ましくは200℃以上400℃以下の温度で、1分以上、好ましくは1分以上5分以下の時間、ホットプレート上に載せるか、或いは電気炉等に投入することにより行われる。プリベーキングを上記温度及び時間の範囲で行うと、基板表面に吸着しているH2、H2O、COが脱離して、H2量が1.0×10-10g以下の範囲に、H2O量が2.7×10-10g以下の範囲に、CO量が4.2×10-10g以下の範囲にそれぞれ入るようになる。この状態で基板表面にLaNiO3薄膜形成用液組成物を塗布すれば、基板表面のH2量、H2O量、CO量が低いため、液組成物中の水溶性成分の溶媒が基板表面で表面張力が小さくなる現象が起こり、液組成物が均一に塗布される。一方、プリベーキング温度及び時間が上記下限値未満では、基板表面に吸着しているH2量、H2O量、CO量が上記範囲に入らないため、この状態で基板表面にLaNiO3薄膜形成用液組成物を塗布すると、上記現象は起こらない。そのため、液組成物が均一に塗布されず、塗膜にピンホールが発生する。上記プリベーキング温度の好ましい上限値を400℃とし、プリベーキング時間の好ましい上限値を5分以下とするのは、それぞれ上限値を超えても、上記脱離効果は変わらず、むしろ熱エネルギーの無駄になるためである。なお、基板表面に吸着するH2量、H2O量、CO量は少ないほど好ましいが、基板表面のH2量、H2O量、CO量を極度に低下させることはコストの増加を招く。このため、基板表面に吸着するH2量、H2O量、CO量はそれぞれ2×10-12g以上、7.2×10-11g以上、1.2×10-10g以上としても良い。また、基板表面に吸着するH2量、H2O量、CO量を、それぞれ2×10-12~9.8×10-11g、7.2×10-11~2.5×10-10g、1.2×10-10~3.9×10-10gとしても良いが、これに限定されることはない。
Pt電極で被覆された基板は、大気雰囲気下に置かれているため、空気中に存在する成分と接触してそれらの成分を表面に吸着している。これらの成分を基板表面から脱離させるためにこの基板をプリベーキングする。プリベーキングは、後述する焼成工程で行われるベーキングに先だって行われる。本発明の基板のプリベーキングは、大気中の基板を大気雰囲気下、200℃以上、好ましくは200℃以上400℃以下の温度で、1分以上、好ましくは1分以上5分以下の時間、ホットプレート上に載せるか、或いは電気炉等に投入することにより行われる。プリベーキングを上記温度及び時間の範囲で行うと、基板表面に吸着しているH2、H2O、COが脱離して、H2量が1.0×10-10g以下の範囲に、H2O量が2.7×10-10g以下の範囲に、CO量が4.2×10-10g以下の範囲にそれぞれ入るようになる。この状態で基板表面にLaNiO3薄膜形成用液組成物を塗布すれば、基板表面のH2量、H2O量、CO量が低いため、液組成物中の水溶性成分の溶媒が基板表面で表面張力が小さくなる現象が起こり、液組成物が均一に塗布される。一方、プリベーキング温度及び時間が上記下限値未満では、基板表面に吸着しているH2量、H2O量、CO量が上記範囲に入らないため、この状態で基板表面にLaNiO3薄膜形成用液組成物を塗布すると、上記現象は起こらない。そのため、液組成物が均一に塗布されず、塗膜にピンホールが発生する。上記プリベーキング温度の好ましい上限値を400℃とし、プリベーキング時間の好ましい上限値を5分以下とするのは、それぞれ上限値を超えても、上記脱離効果は変わらず、むしろ熱エネルギーの無駄になるためである。なお、基板表面に吸着するH2量、H2O量、CO量は少ないほど好ましいが、基板表面のH2量、H2O量、CO量を極度に低下させることはコストの増加を招く。このため、基板表面に吸着するH2量、H2O量、CO量はそれぞれ2×10-12g以上、7.2×10-11g以上、1.2×10-10g以上としても良い。また、基板表面に吸着するH2量、H2O量、CO量を、それぞれ2×10-12~9.8×10-11g、7.2×10-11~2.5×10-10g、1.2×10-10~3.9×10-10gとしても良いが、これに限定されることはない。
〔プリベーキングした基板に塗布するLaNiO3薄膜形成用液組成物〕
プリベーキングした基板に塗布するLaNiO3薄膜形成用液組成物は、LaNiO3前駆体と、有機溶媒と、安定化剤とを含む。またLaNiO3前駆体と有機溶媒と安定化剤の合計100質量%に対するLaNiO3前駆体の混合割合は、酸化物換算で1~20質量%、好ましくは3~15質量%である。また安定化剤の混合割合は、LaNiO3前駆体の合計量1モルに対して0モルを超え10モル以下、好ましくは2~8モルである。
プリベーキングした基板に塗布するLaNiO3薄膜形成用液組成物は、LaNiO3前駆体と、有機溶媒と、安定化剤とを含む。またLaNiO3前駆体と有機溶媒と安定化剤の合計100質量%に対するLaNiO3前駆体の混合割合は、酸化物換算で1~20質量%、好ましくは3~15質量%である。また安定化剤の混合割合は、LaNiO3前駆体の合計量1モルに対して0モルを超え10モル以下、好ましくは2~8モルである。
上記LaNiO3前駆体は、形成後のLaNiO3薄膜において複合金属酸化物(LaNiO3)を構成するための原料であり、La又はNiの各金属元素の金属カルボン酸塩、金属硝酸塩、金属アルコキシド、金属ジオール錯体、金属トリオール錯体、金属β-ジケトネート錯体、金属β-ジケトエステル錯体、金属β-イミノケト錯体又は金属アミノ錯体が挙げられる。具体的には、La源となるLaNiO3前駆体(以下、La原料と表すことがある。)としては、酢酸ランタン、オクチル酸ランタン、2-エチルヘキサン酸ランタン等の金属カルボン酸塩、硝酸ランタン等の金属硝酸塩、ランタンイソプロポキシド等の金属アルコキシド、ランタンアセチルアセトナート等の金属β-ジケトネート錯体等が挙げられる。また、Ni源となるLaNiO3前駆体(以下、Ni原料と表すことがある。)としては、酢酸ニッケル、オクチル酸ニッケル、2-エチルヘキサン酸ニッケル等の金属カルボン酸塩、硝酸ニッケル等の金属硝酸塩、ニッケルアセチルアセトネート等の金属β-ジケトネート錯体等が挙げられる。このうち、溶媒への溶解度の高さや保存安定性等の面から、LaNiO3前駆体は、La源となるLaNiO3前駆体又はNi源となるLaNiO3前駆体の少なくとも一方が酢酸塩であるか、或いは硝酸塩であることが好ましい。なお、La源、Ni源が水和物である場合には、予め加熱等の手段により脱水してから用いてもよいし、前駆体の合成中に蒸留等の手段により脱水してもよい。
LaNiO3前駆体と有機溶媒と安定化剤の合計100質量%に対するLaNiO3前駆体(La源とNi源の合計)の混合割合を酸化物換算で1~20質量%の範囲内に限定したのは、LaNiO3前駆体の割合が1質量%未満では、塗布膜の膜厚が薄くなりすぎるため、膜にクラックが発生する不具合が生じ、20質量%を越えると前駆体の析出(沈殿)が生じる等の保存安定性が悪化するからである。なお、酸化物換算での割合とは、組成物に含まれる金属元素が全て酸化物になったと仮定した時に、LaNiO3前駆体と有機溶媒と安定化剤の合計100質量%に占める金属酸化物の割合のことをいう。また、La源となるLaNiO3前駆体又はNi源となるLaNiO3前駆体の混合比は、La元素とNi元素の金属原子比(La/Ni)が1:1になるような割合とするのが好ましい。
一方、有機溶媒としては、カルボン酸、アルコール(例えば、エタノールや1-ブタノール、ジオール以外の多価アルコール)、エステル、ケトン類(例えば、アセトン、メチルエチルケトン)、エーテル類(例えば、ジメチルエーテル、ジエチルエーテル、エチレングリコールモノプロピルエーテル、エチレングリコールモノイソプロピルエーテル)、シクロアルカン類(例えば、シクロヘキサン、シクロヘキサノール)、及び芳香族系化合物(例えば、ベンゼン、トルエン、キシレン)からなる群より選ばれた1種の単一溶媒又は2種以上の混合溶媒が用いられる。この有機溶媒は、組成物中の他の構成成分以外の残部を占め、上記有機溶媒を含ませることで、組成物中に占める他の構成成分の濃度や割合等を調整できる。
カルボン酸としては、具体的には、酢酸、n-酪酸、α-メチル酪酸、i-吉草酸、2-エチル酪酸、2,2-ジメチル酪酸、3,3-ジメチル酪酸、2,3-ジメチル酪酸、3-メチルペンタン酸、4-メチルペンタン酸、2-エチルペンタン酸、3-エチルペンタン酸、2,2-ジメチルペンタン酸、3,3-ジメチルペンタン酸、2,3-ジメチルペンタン酸、2-エチルヘキサン酸、3-エチルヘキサン酸を用いるのが好ましい。
また、エステルとしては、酢酸エチル、酢酸プロピル、酢酸n-ブチル、酢酸sec-ブチル、酢酸tert-ブチル、酢酸イソブチル、酢酸n-アミル、酢酸sec-アミル、酢酸tert-アミル、酢酸イソアミルを用いるのが好ましく、アルコールとしては、エタノール、1-プロパノール、2-プロパノール、1-ブタノール、2-ブタノール、3-メトキシ-1-ブタノール、イソ-ブチルアルコール、1-ペンタノール、2-ペンタノール、2-メチル-2-ペンタノール、2-メトキシエタノールを用いるのが好適である。
また、有機溶媒としては、酢酸、2-エチルヘキサン酸、エチレングリコールモノプロピルエーテル、エチレングリコールモノイソプロピルエーテル、3-メトキシ-1-ブタノール及びエタノールからなる群より選ばれた1種の単一溶媒又は2種以上の混合溶媒を用いることが特に好ましい。
一方、安定化剤としては、β-ジケトン類(例えば、アセチルアセトン、ヘプタフルオロブタノイルピバロイルメタン、ジピバロイルメタン、トリフルオロアセチルアセトン、ベンゾイルアセトン等)、β-ケトン酸類(例えば、アセト酢酸、プロピオニル酢酸、ベンゾイル酢酸等)、β-ケトエステル類(例えば、上記ケトン酸のメチル、プロピル、ブチル等の低級アルキルエステル類)、オキシ酸類(例えば、乳酸、グリコール酸、α-オキシ酪酸、サリチル酸等)、ジオール、トリオール、カルボン酸、アルカノールアミン類(例えば、ジエタノールアミン、トリエタノールアミン、モノエタノールアミン、N-メチルホルムアミド)、多価アミンからなる群より選ばれた1種又は2種以上を用いる。これらの安定化剤を添加することにより、組成物の保存安定性を向上させることができる。このうち、特に保存安定性を向上させる効果が高いことから、N-メチルホルムアミドやジエタノールアミン等のアルカノールアミン類が好ましい。安定化剤の混合割合を、LaNiO3前駆体の合計量1モルに対して0モルを超え10モル以下に限定したのは、安定化剤の割合が上限値を越えると安定化剤の熱分解が遅くなり、薄膜にクラックが発生する不具合が生じるからである。このうち、安定化剤の割合は、上記LaNiO3前駆体の合計量1モルに対して2~8モルとするのが好ましい。安定化剤として好ましいカルボン酸には、酢酸、オクチル酸又は2-エチルヘキサン酸等が挙げられる。このうち、上述の有機溶媒と同一のカルボン酸を安定化剤として使用する場合は、上述の安定化剤の割合の上限が安定化剤としてのカルボン酸の割合を示し、それを超える組成物中の残部が上述の有機溶媒としてのカルボン酸の割合を示す。
本発明のLaNiO3薄膜形成用液組成物を得るには、先ず、上述のLa源となるLaNiO3前駆体とNi源となるLaNiO3前駆体をそれぞれ用意し、これらを上記所望の金属原子比を与える割合になるように秤量する。また、上記安定化剤を用意し、上記LaNiO3前駆体(La源となるLaNiO3前駆体とNi源となるLaNiO3前駆体の合計量)1モルに対して上述の所定の割合となるように秤量する。次に、反応容器内に、Ni源となるLaNiO3前駆体と、上述の有機溶媒と、上記安定化剤とを投入して混合する。なお、Ni源が水和物の場合、脱水のための蒸留を行ってもよい。ここに、La源となるLaNiO3前駆体を添加して、好ましくは不活性ガス雰囲気中、80~200℃の温度で10分~2時間加熱し反応させることで合成液を調製する。なお、La源が水和物の場合、脱水のための蒸留を行ってもよい。その後、上述の有機溶媒を更に添加して、上記前駆体濃度を上述の所望の範囲になるまで希釈し、攪拌することで組成物が得られる。なお、調製後は、組成物の経時変化を抑制するため、好ましくは不活性ガス雰囲気中、80~200℃の温度で10分~2時間加熱しておくのが望ましい。
本発明では、上記調製された組成物を濾過処理等によって、パーティクルを除去して、粒径0.5μm以上(特に0.3μm以上とりわけ0.2μm以上)のパーティクルの個数が溶液1ミリリットル当たり50個/ミリリットル以下とするのが好ましい。なお、組成物中のパーティクルの個数の測定には、光散乱式パーティクルカウンターを用いる。
組成物中の粒径0.5μm以上のパーティクルの個数が50個/ミリリットルを越えると、長期保存安定性が劣る。この組成物の粒径0.5μm以上のパーティクルの個数は少ない程好ましく、特に30個/ミリリットル以下であることが好ましい。
上記パーティクル個数となるように、調製後の組成物を処理する方法は特に限定されるものではないが、例えば、次のような方法が挙げられる。第1の方法としては、市販の0.2μm孔径のメンブランフィルタを使用し、シリンジで圧送する濾過法である。第2の方法としては、市販の0.05μm孔径のメンブランフィルタと加圧タンクを組み合せた加圧濾過法である。第3の方法としては、上記第2の方法で使用したフィルタと溶液循環槽を組み合せた循環濾過法である。
いずれの方法においても、溶液圧送圧力によって、フィルタによるパーティクル捕捉率が異なる。圧力が低いほど捕捉率が高くなることは一般的に知られており、特に、第1の方法、第2の方法について、粒径0.5μm以上のパーティクルの個数を50個以下とする条件を実現するためには、溶液を低圧で非常にゆっくりとフィルタに通すのが好ましい。
〔LaNiO3薄膜の形成方法〕
続いて、本発明のLaNiO3薄膜の形成方法について説明する。上述したPt電極で被覆された基板は、上述した所定の条件でプリベーキングが行われる。プリベーキングが行われたPt電極で被覆された基板表面に、上記LaNiO3薄膜形成用液組成物を塗布し乾燥して、所望の厚さを有する塗膜を形成する。プリベーキング後は、60分以内にLaNiO3薄膜形成用液組成物を塗布することが好ましい。塗布法については、特に限定されないが、スピンコート、ディップコート、LSMCD(Liquid Source Misted Chemical Deposition)法又は静電スプレー法等が挙げられる。LaNiO3薄膜を形成する基板はその用途等によっても異なるが、例えば、薄膜キャパシタ等の結晶配向性制御層として利用する場合には、下部電極が形成されたシリコン基板やサファイア基板等の耐熱性基板が用いられる。基板上に形成する下部電極としては、PtやIr、Ru等の導電性を有し、LaNiO3薄膜と反応しない材料が用いられる。また、基板上に密着層や絶縁体膜等を介して下部電極を形成した基板等を使用することができる。
続いて、本発明のLaNiO3薄膜の形成方法について説明する。上述したPt電極で被覆された基板は、上述した所定の条件でプリベーキングが行われる。プリベーキングが行われたPt電極で被覆された基板表面に、上記LaNiO3薄膜形成用液組成物を塗布し乾燥して、所望の厚さを有する塗膜を形成する。プリベーキング後は、60分以内にLaNiO3薄膜形成用液組成物を塗布することが好ましい。塗布法については、特に限定されないが、スピンコート、ディップコート、LSMCD(Liquid Source Misted Chemical Deposition)法又は静電スプレー法等が挙げられる。LaNiO3薄膜を形成する基板はその用途等によっても異なるが、例えば、薄膜キャパシタ等の結晶配向性制御層として利用する場合には、下部電極が形成されたシリコン基板やサファイア基板等の耐熱性基板が用いられる。基板上に形成する下部電極としては、PtやIr、Ru等の導電性を有し、LaNiO3薄膜と反応しない材料が用いられる。また、基板上に密着層や絶縁体膜等を介して下部電極を形成した基板等を使用することができる。
基板上に塗膜を形成した後は、この塗膜を仮焼し、更に焼成して結晶化させる。仮焼は、ホットプレート又はRTA(Rapid Thermal Annealing)装置等を用いて、所定の条件で行う。仮焼は、溶媒を除去するとともに、金属化合物を熱分解又は加水分解して複合酸化物に転化させるために行うことから、大気雰囲気下、酸化雰囲気中、又は含水蒸気雰囲気中で行うのが望ましい。大気雰囲気下での加熱でも、加水分解に必要な水分は大気雰囲気下の湿気により十分に確保される。なお、仮焼前に、特に低沸点成分や吸着した水分子を除去するため、ホットプレート等を用いて60~120℃の温度で、1~5分間低温加熱を行ってもよい。仮焼は、150~550℃の温度で1~10分間行うのが好ましい。組成物の塗布から仮焼までの工程は、一回の塗布で所望の膜厚が得られる場合には、塗布から仮焼までの工程を一回行った後、焼成を行う。或いは、所望の膜厚になるように、塗布から仮焼までの工程を複数回繰り返して、最後に一括で焼成を行うこともできる。
焼成は、仮焼後の塗膜を結晶化温度以上の温度で焼成して結晶化させるための工程であり、これによりLaNiO3薄膜が得られる。この結晶化工程の焼成雰囲気はO2、N2、Ar、N2O又はH2等或いはこれらの混合ガス等が好適である。焼成は、好ましくは450~900℃で1~60分間保持することにより行われる。焼成は、RTA(Rapid Thermal Annealing)法により行ってもよい。室温から上記焼成温度までの昇温速度は10~100℃/秒とすることが好ましい。
以上の工程により、LaNiO3薄膜が得られる。このように形成されたLaNiO3薄膜は、表面抵抗率が低く、導電性等に優れ、また透光性を有するため、強誘電体メモリ用コンデンサの電極膜や圧電素子等の電極膜、更には焦電型赤外線検出素子の電極膜等に用いることができる。更に、LaNiO3薄膜は(100)面に自己配向性を有するため、薄膜キャパシタ等において誘電体層の結晶配向性を(100)面に優先配向させるための結晶配向性制御層として好適に用いることができる。また、特に圧電素子の場合、圧電特性を向上させることができる。
次に本発明の実施例を比較例とともに詳しく説明する。
〔LaNiO3薄膜形成用液組成物の調製〕
LaNiO3薄膜形成用液組成物として次の組成物を準備した。La原料として酢酸ランタン、硝酸ランタン、塩化ランタン、ランタンアセチルアセトネート及びランタントリイソプロポキシド、を準備し、Ni原料として酢酸ニッケル、硝酸ニッケル、塩化ニッケル、ニッケルアセチルアセトネートを準備し、有機溶媒として酢酸、2-エチルヘキサン酸、3-メトキシ-1-ブタノール、エタノール、エチレングリコールモノプロピルエーテル、エチレングリコールモノイソプロピルエーテルを準備した。次の表1に示す組合せで、La原料とNi原料と有機溶剤とを混合し、蒸留により脱水を行った後、安定化剤としてLaとNiの合計モル数の5倍量のN-メチルホルムアミドを混合し、更に前記有機溶媒と同じ有機溶媒で質量調整を行い、6種類のLaNiO3薄膜形成用液組成物を調製した。この液組成物は、金属比がLa:Ni=1:1の酸化物換算で4質量%の各金属酸化物を含有するように、La原料とNi原料とを混合して調製した。
LaNiO3薄膜形成用液組成物として次の組成物を準備した。La原料として酢酸ランタン、硝酸ランタン、塩化ランタン、ランタンアセチルアセトネート及びランタントリイソプロポキシド、を準備し、Ni原料として酢酸ニッケル、硝酸ニッケル、塩化ニッケル、ニッケルアセチルアセトネートを準備し、有機溶媒として酢酸、2-エチルヘキサン酸、3-メトキシ-1-ブタノール、エタノール、エチレングリコールモノプロピルエーテル、エチレングリコールモノイソプロピルエーテルを準備した。次の表1に示す組合せで、La原料とNi原料と有機溶剤とを混合し、蒸留により脱水を行った後、安定化剤としてLaとNiの合計モル数の5倍量のN-メチルホルムアミドを混合し、更に前記有機溶媒と同じ有機溶媒で質量調整を行い、6種類のLaNiO3薄膜形成用液組成物を調製した。この液組成物は、金属比がLa:Ni=1:1の酸化物換算で4質量%の各金属酸化物を含有するように、La原料とNi原料とを混合して調製した。
〔Pt基板のプリベーキングとLaNiO3薄膜の形成〕
<実施例1>
17mm×17mmの大きさの(100)面に配向したSi基材上に、SiO2層とTiO2層とPt層(最上層)とをこの順に積層した。Pt層は、アルゴン雰囲気下、室温でPt源をスパッタリングし、成膜した後、アルゴン雰囲気での熱処理はしなかった。その基板(以下、Pt基板という。)を、300℃に加熱したホットプレート上に1分間載せて大気中でプリベーキングを行った。このプリベーキング後、Pt基板を放冷し、直ちに昇温脱離ガス分析法(Thermal Desorption Spectroscopy、以下、TDS法という。)によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.1をスピンコーティングした。続いて、65℃に加熱したホットプレート上に上記基板を移動してそこで1分間乾燥させ、更に450℃に加熱したホットプレート上に移動して5分間仮焼した。仮焼した膜を800℃まで急速加熱(RTA)し、そこで5分間酸素雰囲気下で焼成してLaNiO3薄膜を形成した。
<実施例1>
17mm×17mmの大きさの(100)面に配向したSi基材上に、SiO2層とTiO2層とPt層(最上層)とをこの順に積層した。Pt層は、アルゴン雰囲気下、室温でPt源をスパッタリングし、成膜した後、アルゴン雰囲気での熱処理はしなかった。その基板(以下、Pt基板という。)を、300℃に加熱したホットプレート上に1分間載せて大気中でプリベーキングを行った。このプリベーキング後、Pt基板を放冷し、直ちに昇温脱離ガス分析法(Thermal Desorption Spectroscopy、以下、TDS法という。)によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.1をスピンコーティングした。続いて、65℃に加熱したホットプレート上に上記基板を移動してそこで1分間乾燥させ、更に450℃に加熱したホットプレート上に移動して5分間仮焼した。仮焼した膜を800℃まで急速加熱(RTA)し、そこで5分間酸素雰囲気下で焼成してLaNiO3薄膜を形成した。
<実施例2>
実施例1と同じホットプレートにより300℃で5分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.2をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
実施例1と同じホットプレートにより300℃で5分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.2をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
<実施例3>
実施例1と同じホットプレートにより200℃で1分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.3をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
実施例1と同じホットプレートにより200℃で1分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.3をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
<実施例4>
実施例1と同じホットプレートにより200℃で5分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.4をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
実施例1と同じホットプレートにより200℃で5分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.4をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
<実施例5>
実施例1と同じホットプレートにより400℃で1分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.5をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。

<実施例6>

<実施例7>
実施例1と同じホットプレートにより300℃で1分間、実施例1と同一のPt基板にプリベーキングを行い、このPt基板を23±2℃で50±10%の大気中に60分間放置した後、TDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、23±2℃で50±10%の大気中に60分間放置した後、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.1をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。

<比較例1>
実施例1と同一のPt基板にプリベーキングを行うことなく、TDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、プリベーキングを行わなかった上記Pt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.1をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
実施例1と同一のPt基板にプリベーキングを行うことなく、TDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、プリベーキングを行わなかった上記Pt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.1をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
<比較例2>
実施例1と同じホットプレートにより150℃で5分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.2をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
実施例1と同じホットプレートにより150℃で5分間、実施例1と同一のPt基板にプリベーキングを行った後、Pt基板を放冷し、直ちにTDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、大気中に放置することなく、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.2をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。
<比較例3>

実施例1と同じホットプレートにより400℃で5分間、実施例1と同一のPt基板にプリベーキングを行い、このPt基板を23±2℃で50±10%の大気中に90分間放置した後、TDS法によりPt基板表面に吸着している分子種の測定を行った。その一方、上記Pt基板を上記と同一条件でプリベーキングを行い、23±2℃で50±10%の大気中に60分間放置した後、直ちにPt基板をスピンコーター上に移動し、Pt基板上に表1に示す組成物No.5をスピンコーティングした。続いて実施例1と同様に乾燥、仮焼及び焼成を行ってLaNiO3薄膜を形成した。

〔評価〕
実施例1~12及び比較例1~5におけるプリベーキング直後のPt基板表面に吸着している分子種の脱離ガス量を、高精度昇温脱離ガス分析装置(電子科学株式会社 TDS1200)を用いて、50℃から400℃までの範囲で測定した。この測定から、H2、H2O、COの各吸着量を求めた。また、実施例1~12及び比較例1~5の乾燥後の塗膜におけるピンホールの有無及びLaNiO3薄膜におけるボイドの有無を基板全体について目視により調べた。これらの結果を次の表2に示す。
実施例1~12及び比較例1~5におけるプリベーキング直後のPt基板表面に吸着している分子種の脱離ガス量を、高精度昇温脱離ガス分析装置(電子科学株式会社 TDS1200)を用いて、50℃から400℃までの範囲で測定した。この測定から、H2、H2O、COの各吸着量を求めた。また、実施例1~12及び比較例1~5の乾燥後の塗膜におけるピンホールの有無及びLaNiO3薄膜におけるボイドの有無を基板全体について目視により調べた。これらの結果を次の表2に示す。
表2から明らかなように、プリベーキングを行わなかった比較例1、プリベーキング温度が150℃の比較例2、及びプリベーキング後の放置時間が90分の比較例3~5では、Pt基板表面に吸着しているH2量が1.6×10-10~2.2×10-10g/cm2、H2O量が3.2×10-10~4.1×10-9g/cm2、及びCO量が5.3×10-10~5.9×10-9g/cm2であった。また、比較例1~5では、塗膜にピンホールが発生し、LaNiO3薄膜にボイドが発生した。これに対して、プリベーキング温度が200~400℃でプリベーキング時間が1~5分でプリベーキング後の放置時間が0~60分の実施例1~12では、Pt基板表面に吸着しているH2量が2.0×10-12~9.8×10-11g/cm2、H2O量が7.2×10-11~2.5×10-10g/cm2、及びCO量が1.2×10-10~3.9×10-10g/cm2と比較例1~5より低くかった。また、実施例1~12では、塗膜にピンホールは全く発生せず、LaNiO3薄膜にボイドは全く発生しなかった。また比較例1~5のLaNiO3薄膜が目視で部分的に凹凸が見られたのに対して、実施例1~12のLaNiO3薄膜は目視で凹凸がなく均一な膜厚を有していた。
本発明は、LaNiO3薄膜を電極に有するデバイス、即ち、薄膜コンデンサ、キャパシタ、IPD、DRAMメモリ用コンデンサ、積層コンデンサ、強誘電体メモリ用コンデンサ、焦電型赤外線検出素子、圧電素子、電気光学素子、アクチュエータ、共振子、超音波モータ、電気スイッチ、光学スイッチ又はLCノイズフィルタ素子の複合電子部品等のデバイスにおける電極の製造に利用できる。
Claims (7)
- Pt電極で被覆された基板において1cm2当りの前記基板表面に吸着するH2量、H2O量、CO量をそれぞれ1.0×10-10g以下、2.7×10-10g以下、4.2×10-10g以下とした状態でLaNiO3薄膜形成用液組成物を前記基板表面に塗布し乾燥して塗膜を形成する工程と、前記塗膜を仮焼する工程と、前記仮焼した塗膜を焼成してLaNiO3薄膜を形成する工程とを含むLaNiO3薄膜の形成方法。
- 前記LaNiO3薄膜形成用液組成物がカルボン酸、アルコール、エステル、ケトン類、エーテル類、シクロアルカン類、及び芳香族系化合物からなる群より選ばれた1種又は2種以上の有機溶媒を含む請求項1記載のLaNiO3薄膜の形成方法。
- 前記LaNiO3薄膜形成用液組成物が無機金属化合物及び/又は有機金属化合物を含み、前記無機金属化合物が硝酸塩又は塩化物であり、前記有機金属化合物がカルボン酸塩、β-ジケトネート又はアルコキシドである請求項1記載のLaNiO3薄膜の形成方法。
- 前記硝酸塩が硝酸ランタン又は硝酸ニッケルであり、前記塩化物が塩化ランタン又は塩化ニッケルであり、前記カルボン酸塩が酢酸ランタン、酢酸ニッケル、2-エチルヘキサン酸ランタン又は2-エチルヘキサン酸ニッケルであり、前記β-ジケトネートがランタンアセチルアセトネート又はニッケルアセチルアセトネートであり、前記アルコキシドがランタンイソプロポキシドである請求項3記載のLaNiO3薄膜の形成方法。
- 前記有機溶媒が、酢酸、2-エチルヘキサン酸、エチレングリコールモノプロピルエーテル、エチレングリコールモノイソプロピルエーテル、3-メトキシ-1-ブタノール及びエタノールからなる群より選ばれた1種の単一溶媒又は2種以上の混合溶媒からなる請求項2記載のLaNiO3薄膜の形成方法。
- 請求項1ないし5のいずれか1項に記載された方法により形成されたLaNiO3薄膜を電極に有するデバイスの製造方法であって、
前記デバイスが薄膜コンデンサ、キャパシタ、IPD、DRAMメモリ用コンデンサ、積層コンデンサ、強誘電体メモリ用コンデンサ、焦電型赤外線検出素子、圧電素子、電気光学素子、アクチュエータ、共振子、超音波モータ、電気スイッチ、光学スイッチ又はLCノイズフィルタ素子の複合電子部品であるデバイスの製造方法。 - 前記LaNiO3薄膜が前記電極に形成される誘電体層の結晶配向性制御層である請求項6記載のデバイスの製造方法。
