Abstract
Die Erfindung betrifft ein Verfahren zum Herstellen eines optoelektronischen Bauelementes (14), wobei ein erster Leiterrahmenabschnitt (1) mit einem Bauteil (4) bereitgestellt wird, wobei das Bauteil ausgebildet ist, um auf einer Abstrahlseite (5) eine elektromagnetische Strahlung abzugeben, wobei die Abstrahlseite vom Träger (1) abgewandt ist, wobei ein zweiter Leiterrahmenabschnitt bereitgestellt wird, wobei in einem ersten Verfahrensschritt das Bauteil (4) und die zwei Leiterrahmenabschnitte (2) mit einem ersten Vergussmaterial (13,15) in der Weise umgössen werden, dass das Bauteil und die Leiterrahmenabschnitte in einen Vergusskörper eingebettet werden, wobei jedoch wenigstens ein Teil der Abstrahlfläche des Bauteils frei von dem ersten Vergussmaterial bleibt und eine Ausnehmung (16) in dem Vergusskörper wenigstens über der Abstrahlfläche des Bauteils gebildet wird, und wobei in einem zweiten Verfahrenschritt ein zweites Vergussmaterial (17,18) in die Ausnehmung des Vergusskörpers gegossen wird, so dass die Abstrahlseite des Bauteils mit dem zweiten Vergussmaterial bedeckt wird,

Beschreibung
Verfahren zum Herstellen eines optoelektronischen
Bauelementes
Die Erfindung betrifft ein Verfahren zum Herstellen eines optoelektronischen Bauelementes gemäß Patentanspruch 1 und ein optoelektronisches Bauelement gemäß Patentanspruch 11. Diese Patentanmeldung beansprucht die Priorität der deutschen Patentanmeldung 10 2013 213 073.2, deren Offenbarungsgehalt hiermit durch Rückbezug aufgenommen wird.
Im Stand der Technik ist es bekannt, ein optoelektronisches Bauelement in der Weise herzustellen, dass ein erster
Leiterrahmenabschnitt und ein zweiter Leiterrahmenabschnitt bereitgestellt werden. Auf dem ersten Leiterrahmenabschnitt wird ein Bauteil befestigt. Zudem wird ein elektrischer
Kontakt des Bauteils über einen Kontaktdraht mit dem zweiten Leiterrahmenabschnitt verbunden. Anschließend werden der erste und der zweite Leiterrahmenabschnitt in ein
Vergussmaterial eingebettet.
Die Aufgabe der Erfindung besteht darin, ein verbessertes Verfahren zum Herstellen eines optoelektronischen
Bauelementes und ein verbessertes Bauelement bereitzustellen.
Die Aufgabe der Erfindung wird durch das Verfahren gemäß Patentanspruch 1 und durch das Bauelement gemäß Anspruch 11 gelöst.
Weitere vorteilhafte Ausführungsformen der Erfindung sind in den abhängigen Ansprüchen angegeben. Ein Vorteil des beschriebenen Verfahrens besteht darin, dass beim Einbetten der zwei Leiterrahmenabschnitte in das
Vergussmaterial wenigstens ein Teil der Abstrahlfläche des Bauteils frei von dem Vergussmaterial bleibt. Auf diese Weise
wird eine Ausnehmung geschaffen, in die in einem späteren Verfahrensschritt ein zweites Vergussmaterial eingegossen wird. Auf diese Weise wird die Ausnehmung und damit die
Abstrahlfläche des Bauteils präzise festgelegt. Dies wird beispielsweise dadurch erreicht, dass ein Pressgießwerkzeug mit einer entsprechenden Form auf das Bauteil aufgesetzt wird, wobei das Pressgießwerkzeug die Abstrahlfläche abdeckt.
In einer weiteren Ausführungsform weist die Ausnehmung des Vergusskörpers einen Raum auf, der für eine später erfolgende Kontaktierung des Kontaktdrahtes mit einer Kontaktfläche des Bauteils und mit einer zweiten Kontaktfläche des zweiten Leiterrahmenabschnittes benötigt wird. Auf diese Weise kann der Kontaktdraht auch nach dem Herstellen des Vergusskörpers erst mit den Kontaktflächen des Bauteils und des zweiten
Leiterrahmenabschnittes verbunden werden. Dadurch wird eine erhöhte Flexibilität bei der Herstellung des
optoelektronischen Bauelementes erreicht. In einer weiteren Ausführungsform ist der Kontaktdraht bereits bei dem Einbringen des ersten Vergussmaterials mit dem Bauteil und dem zweiten Leiterrahmenabschnitt verbunden. Dabei wird der Raum in dem sich der Kontaktdraht befindet und die Ausnehmung mit dem zweiten Vergussmaterial aufgefüllt. Auf diese Weise wird ein einfaches Verfahren zur Herstellung eines Bauelementes bereitgestellt. Somit wird auch der
Kontaktdraht wenigstens teilweise in das zweite
Vergussmaterial eingebettet. Dadurch wird der Kontaktdraht gegenüber Umwelteinflüssen geschützt.
In einer weiteren Ausführungsform weist das zweite
Vergussmaterial ein Konversionsmaterial auf, wobei das
Konversionsmaterial ausgebildet ist, um eine Wellenlänge einer elektromagnetischen Strahlung zu verhindern.
Beispielsweise kann als Konversionsmaterial Phosphor
verwendet werden.
In einer weiteren Ausführungsform ist das zweite Vergussmaterial ohne Konversionsmaterial ausgebildet. Bei dieser Ausführungsform kann entweder auf das
Konversionsmaterial vollständig verzichtet werden oder es ist eine Konverterschicht vorgesehen, die auf der Abstrahlseite des Bauteils angeordnet ist. Somit wird in dieser
Ausführungsform eine Verschiebung der Wellenlänge nicht durch das zweite Vergussmaterial, sondern durch die
Konverterschicht erreicht. Die Konverterschicht kann
ebenfalls beispielsweise Phosphor aufweisen.
Abhängig von der gewählten Ausführungsform wird im ersten Verfahrensschritt die Abstrahlseite des Bauteils wenigstens teilweise mithilfe eines Pressgießwerkzeuges abgedeckt. Die Verwendung eines Pressgießwerkzeuges ist kostengünstig und kann für die Ausbildung der gewünschten Ausnehmung einfach eingesetzt werden. Durch die Verwendung von
folienunterstütztem Pressgießen kann sichergestellt werden, dass die Chipoberflächen nicht beschädigt werden.
In einer weiteren Ausführungsform sind mehrere Bauteile vorgesehen, wobei die mehreren Bauteile gemäß dem ersten Verfahrensschritt mit dem ersten Vergussmaterial versehen werden, wobei die Ausnehmung in der Weise ausgebildet wird, dass sich die Ausnehmung über Abstrahlseiten mehrerer
Bauteile erstreckt, wobei die Ausnehmung gemäß dem zweiten Verfahrensschritt mit dem zweiten Vergussmaterial gefüllt wird. Auf diese Weise können mithilfe eines
Verfahrensschrittes gleichzeitig mehrere Bauteile mit einem Vergusskörper mit einer Ausnehmung versehen werden, wobei anschließend die Ausnehmung der Vergusskörper bei einem zweiten Verfahrensschritt mit dem zweiten Vergussmaterial aufgefüllt wird. Auf diese Weise wird eine kostengünstige Fertigung erreicht.
In einer weiteren Ausführungsform wird die Höhe des
Vergusskörpers gegenüber der Abstrahlseite des Bauteils mithilfe eines Abtrageverfahrens, insbesondere mithilfe eines
Ätzverfahrens auf eine gewünschte Höhe angepasst. Auf diese Weise kann ein kostengünstiger Vergusskörper hergestellt werden, der anschließend mit einem Abtrageverfahren auf eine präzise Höhe reduziert wird. Somit wird ein kostengünstiges Verfahren mit einer ausreichenden präzisen Einstellung der Höhe des Vergusskörpers bereitgestellt.
In einer weiteren Ausführungsform wird eine Seitenwand der Ausnehmung des Vergusskörpers vor dem zweiten
Verfahrensschritt mithilfe eines Abtrageverfahrens,
insbesondere mithilfe eines Ätzverfahrens an eine gewünschte Form angepasst. Auch bei dieser Ausführungsform wird ein kostengünstiges Verfahren bereitgestellt, mit dem eine präzise Form der Ausnehmung erreicht wird.
Zudem kann abhängig von der gewünschten Ausführungsform sowohl eine Volumenkonversion der Wellenlänge als auch eine Schichtkonversion der Wellenlänge in einem Bauelement
integriert sein.
Mithilfe der beschriebenen Verfahren ist es möglich, eine Volumenkonversion bei geringen Kosten bereitzustellen. Zudem kann mithilfe des beschriebenen Verfahrens ein
optoelektronisches Bauelement bereitgestellt werden, das eine präzise Begrenzung der Abstrahlfläche aufweist und zudem die elektromagnetische Strahlung des Bauteils mithilfe einer Volumenkonversion wenigstens teilweise in der Wellenlänge verschiebt. Die Volumenkonversion wird mithilfe des
Konversionselementes erreicht, die in der Ausnehmung durch das Einfüllen des zweiten Vergussmaterials erzeugt wird.
Zudem kann mithilfe des beschriebenen Verfahrens die Form der abstrahlenden Fläche des Bauteils frei gewählt werden.
Insbesondere kann die abstrahlende Fläche rechteckig, rund oder eine sonstige Form aufweisen.
Zudem kann die Tiefe der Ausnehmung über der Abstrahlfläche mithilfe des beschriebenen Verfahrens frei gewählt werden. Auf diese Weise können mechanisch stabilere Bauelemente
erreicht werden. Weiterhin kann mithilfe des beschriebenen Verfahrens eine Ausnehmung für einen Volumenkonverter
gleichzeitig für mehrere Bauteile erzeugt werden. Auf diese Weise wird ein kostengünstiges Verfahren zur Herstellung der optoelektronischen Bauelemente bereitgestellt.
Die oben beschriebenen Eigenschaften, Merkmale und Vorteile dieser Erfindung sowie die Art und Weise, wie diese erreicht werden, werden klarer und deutlicher verständlich im
Zusammenhang mit der folgenden Beschreibung der
Ausführungsbeispiele, die im Zusammenhang mit den Zeichnungen näher erläutert werden, wobei

Fig. 1 zeigt in einer schematischen Darstellung einen
Querschnitt durch ein optoelektronisches Bauelement nach Ausführung eines ersten Verfahrensschrittes. Es sind ein erster und ein zweiter Leiterrahmenabschnitt 1, 2 vorgesehen, die auf einer Bodenplatte 3 aufliegen. Die Bodenplatte 3 ist ein Teil des Pressgießwerkzeuges (Pressgießen = Transfer Molding, in diesem Fall folienunterstütztes Pressgießen) . Der erste und der zweite Leiterrahmenabschnitt 1, 2 sind aus
einem elektrisch leitenden Material, beispielsweise aus einem Metall hergestellt. Auf dem ersten Leiterrahmenabschnitt 1 ist ein optoelektronisches Bauteil 4 angeordnet. Das
optoelektronische Bauteil 4 ist beispielsweise als Laserdiode oder als Licht-emittierende Diode ausgebildet. Das Bauteil 4 weist eine Abstrahlseite 5 auf, die von dem ersten
Leiterrahmenabschnitt 1 abgewandt angeordnet ist. Zudem ist ein Kontaktdraht 6 vorgesehen, der mit einem Ende mit einer ersten Kontaktfläche 7 des Bauteils 4 und mit einem zweiten Ende mit einer zweiten Kontaktfläche 8 des zweiten
Leiterrahmenabschnittes 2 verbunden ist. Die erste
Kontaktfläche 7 ist auf der Seite der Abstrahlfläche an dem Bauteil 4 ausgebildet. Weiterhin ist eine Prägeplatte 9 des Pressgießwerkzeuges vorgesehen. Die Prägeplatte 9 ist in Form einer ebenen Platte ausgebildet und weist im Bereich der
Abstrahlseite 5 einen hervorstehenden Stempel 10 aufweist. Der Stempel 10 weist eine ebene Auflagefläche 11 auf, die auf der Abstrahlseite 5 des Bauteils 4 aufliegt. Auf diese Weise wird wenigstens ein Teil der Abstrahlseite 5 gegen den umlegenden Raum zwischen der Bodenplatte 3 und der
Prägeplatte 9 abgedeckt bzw. abgegrenzt. Abhängig von der gewählten Ausführungsform kann der Stempel 10 auch in Form einer Hülse ausgebildet sein, die nur mit einem Randbereich auf der Abstrahlseite 5 aufliegt und auf diese Weise
wenigstens einen Teil der Abstrahlseite 5 gegenüber dem umliegenden Raum abgrenzt. Abhängig von der gewählten
Ausführungsform kann die gesamte Prägeseite 11 der
Prägeplatte 9 mit einer Folie 12 abgedeckt sein. Zudem ist in den Zwischenraum zwischen der Prägeplatte 9 und der Bodenplatte 3 ein erstes Vergussmaterial 13 eingebracht. Das erste Vergussmaterial 13 kann beispielsweise Silikon, Epoxid-Harz oder ein Hybridmaterial mit Silikon und Epoxid- Harz aufweisen. Das erste Vergussmaterial 13 kann im
Wesentlichen nicht transparent für elektromagnetische
Strahlung des optoelektronischen Bauteils 4 ausgebildet sein. Zudem sind in Fig. 1 schematisch Trennkanten 19 dargestellt, entlang denen das Bauelement aus einer Anordnung einer
Vielzahl von Bauelementen herausgetrennt wird. In der Regel wird nicht ein einzelnes Bauelement, sondern eine Vielzahl von Bauelementen gleichzeitig hergestellt. Nach dem Aushärten des Vergussmaterials 13 zu einem
Vergusskörper 15 werden die Bodenplatte 3 und die Prägeplatte 9 entfernt und es wird ein optoelektronisches Bauelement erhalten, das in Fig. 2 im Querschnitt dargestellt ist. Das optoelektronische Bauelement 14 weist einen Vergusskörper 15 aus dem ersten Vergussmaterial 13 auf, in den der erste und der zweite Leiterrahmenabschnitt 1, 2, das Bauteil 4 und der Kontaktdraht 6 eingebettet sind. Zudem ist eine Ausnehmung 16 im Vergusskörper 15 oberhalb der Abstrahlseite 5 des Bauteils 4 ausgebildet.
In einem weiteren Verfahrensschritt wird die Ausnehmung 16 wenigstens teilweise mit einem zweiten Vergussmaterial 17 aufgefüllt und somit ein zweiter Vergusskörper 18 erhalten. Das zweite Vergussmaterial 17 ist in Fig. 2 mithilfe von Punkten in der Ausnehmung 16 schematisch dargestellt. Das zweite Vergussmaterial 17 kann beispielsweise Silikon oder ein Epoxid-Harz oder ein Hybridmaterial mit Silikon und
Epoxid-Harz aufweisen. Das zweite Vergussmaterial 17 kann im Wesentlichen transparent für elektromagnetische Strahlung, insbesondere für die elektromagnetische Strahlung des
Bauteils 4 ausgebildet sein. Zudem kann das zweite
Vergussmaterial 17 Streupartikel, wie zum Beispiel Titanoxid aufweisen. Weiterhin kann das zweite Vergussmaterial auch ein Konversionsmaterial aufweisen, das eine
Wellenlängenverschiebung einer elektromagnetischen Strahlung des Bauteils 4 ausführt. Das Konversionsmaterial kann
beispielsweise in Form eines Leuchtstoffes ausgebildet sein. Beispielsweise kann der Leuchtstoff Phosphor aufweisen. Das optoelektronische Bauteil 4 weist beispielsweise auf der Unterseite einen weiteren elektrischen Kontakt auf, über den das Bauteil 4 mit einem weiteren Spannungspotential versorgt wird .
Das in den Fign. 1 und 2 schematisch dargestellte Verfahren betrifft einen Moldprozess, bei dem wenigstens ein Teil der Abstrahlseite des optoelektronischen Bauteils 4 bei einem ersten Verfahrensschritt von der ersten Vergussmasse 13 frei gehalten wird und erst in einem zweiten Verfahrensschritt wird die Abstrahlseite mit einem zweiten Vergussmaterial versehen. Das zweite Vergussmaterial kann beispielsweise in Form eines streuenden und/oder wellenlängenkonvertierenden zweiten Vergusskörpers 18 aushärten.
Fig. 3 zeigt eine weitere Ausführungsform eines Bauelementes 14, das im Wesentlichen gemäß der Ausführungsform der Fig. 2 ausgebildet ist, wobei jedoch die Ausnehmung 16 zusätzlich einen Raum 22 umfasst, in dem der Kontaktdraht 6 angeordnet ist. Somit ist sowohl wenigstens ein Teil der Abstrahlseite 5 des Bauteils 4 als auch der Kontaktdraht 6 nicht in den
Vergusskörper 15 eingebettet. Die Ausnehmung 16 und der Raum 22 sind mit dem zweiten Vergussmaterial 17 wenigstens
teilweise aufgefüllt, so dass der Kontaktdraht 6 in den zweiten Vergusskörper 18 eingebettet ist. Fig. 4 zeigt das Bauelement 14 der Fig. 3 von oben.
Fig. 5 zeigt eine Ausführungsform, bei der das Bauteil 4 zusätzlich zum Kontaktdraht 5 mithilfe eines zweiten
Kontaktdrahtes 20 mit einem weiteren Spannungspotential versorgt wird. Der zweite Kontaktdraht 20 ist mit einer weiteren Kontaktfläche 21 verbunden, die auf der
Abstrahlseite 5 des Bauteils 4 angeordnet ist. Das andere Ende des zweiten Kontaktdrahtes 20 ist mit dem ersten
Leiterrahmenabschnitt 1 verbunden. In dieser Ausführungsform kann das Bauteil 4 beispielsweise auf einem
volumenemittierenden Saphirchip ausgebildet sein. Der zweite Kontaktdraht 20 ist wie der Kontaktdraht 6 in den
Vergusskörper 15 eingebettet.
Fig. 6 zeigt eine weitere Ausführungsform eines Bauelementes 14, das im Wesentlichen gemäß der Ausführungsform der Fig. 6 ausgebildet ist, wobei jedoch die Ausnehmung 16 zwei Räume
22, 23 umfasst. Die Räume 22, 23 umfassen den Kontaktdraht 6 und den zweiten Kontaktdraht 20. Somit sind die Kontaktdrähte 6, 20 nicht in den Vergusskörper 15, sondern in den zweiten Vergusskörper 18 eingebettet, der durch das zweite
Vergussmaterial 17 gebildet ist. Die Leiterrahmenabschnitte 1, 2 und das Bauteil 4 sind in den Vergusskörper 15
eingebettet, der gemäß dem oben beschriebenen ersten
Verfahrensschritt hergestellt wurde. Zudem ist oberhalb der Abstrahlseite 5 des Bauteils 4 eine Ausnehmung 16
ausgebildet, in der gemäß dem zweiten Verfahrensschritt ein zweites Vergussmaterial 17 eingefüllt ist. Das zweite
Vergussmaterial 17 bildet einen zweiten Vergusskörper 18.
Fig. 7 zeigt eine weitere Ausführungsform eines Bauelementes 14, bei dem das Bauteil 4 auf einer Unterseite zwei
Kontaktflächen 7, 21 aufweist (sapphire flip chip) . Die erste Kontaktfläche 7 liegt auf dem ersten Leiterrahmenabschnitt 1 auf. Die weitere Kontaktfläche 21 liegt auf dem zweiten
Leiterrahmenabschnitt 2 auf. Somit sind für die elektrische Kontaktierung des Bauteils 4 keine Kontaktdrähte
erforderlich .
Die Fign. 8 bis 13 zeigen Verfahrensschritte eines Verfahrens zur Herstellung eines optoelektronischen Bauelementes 14.
Fig. 8 zeigt den ersten und den zweiten Leiterrahmenabschnitt 1, 2 im Querschnitt. Der erste und der zweite
Leiterrahmenabschnitt 1, 2 werden beispielsweise mithilfe eines Ätzverfahrens aus einer Leiterrahmenstruktur
herausgebildet. Anschließend wird ein Bauteil 4 auf den ersten Leiterrahmenabschnitt 1 befestigt. Dies kann
beispielsweise mithilfe eines Bondverfahren erreicht werden. Dieser Verfahrensstand ist in Fig. 9 dargestellt. Bei einem folgenden Verfahrensschritt, der in Fig. 10 dargestellt ist, wird ein Kontaktdraht 6 mit einer ersten Kontaktfläche 7 kontaktiert, die auf der Abstrahlseite 5 des Bauteils 4 ausgebildet ist. Zudem wird ein zweites Ende des
Kontaktdrahtes 6 mit dem zweiten Leiterrahmenabschnitt 2 elektrisch leitend verbunden.
Bei einem folgenden Verfahrensabschnitt, der in Figur 11 dargestellt ist, werden der erste und der zweite
Leiterrahmenabschnitt 1, 2, das Bauteil 4 und der
Kontaktdraht 6 in ein erstes Vergussmaterial 13 eingebettet, das zu einem ersten Vergusskörper 15 aushärtet, wie bereits anhand der Fig. 1 erläutert. Dabei wird vor dem Einbringen des ersten Vergussmaterials 13 beispielsweise eine Folie 12 zwischen der Prägeplatte 9 und dem Bauteil 4 und eine weitere Folie 28 zwischen der Bodenplatte 3 und den
Leiterrahmenabschitten 1,2 vorgesehen. Die Folien 12,28 haben den Vorteil, dass die Prägeplatte 9 und die Bodenplatte 3 leichter vom Vergusskörper 15 gelöst werden können.
Die Folien können beispielsweise aus ETFE (Ethylen- Tetraflourethylen) gebildet sein und eine Dicke von
beispielsweise 50 bis 250 ym aufweisen.
In einem folgenden Verfahrensschritt werden die Folien 12,28 entfernt. Anschließend wird beispielsweise eine Oberseite 24 des Vergusskörpers 15 mithilfe eines chemischen Ätzverfahrens abgetragen, wie in Fig. 12 dargestellt ist. Auf diese Weise kann eine präzise Einstellung der Höhe des Vergusskörpers 15 erreicht werden. Zudem werden abhängig von der gewählten Ausführungsform auch wenigstens eine Seitenwand oder alle Seitenwände der Ausnehmung 16 abgetragen. Zum Abtragen kann ebenfalls beispielsweise ein chemisches Ätzverfahren
verwendet werden. Auf diese Weise kann die genaue Form der Ausnehmung festgelegt werden. Dies ist insbesondere von
Vorteil, um eine präzise Begrenzung der Abstrahlfläche des Bauteils 4 festzulegen. Die Abtrageverfahren sind in Fig. 12 schematisch in Form von Pfeilen dargestellt. Zudem sind
Konturlinien 26 vorgesehen, die die Begrenzungsflächen des Vergusskörpers 15 vor dem Abtrageverfahren darstellen.
In einem folgenden Verfahrensschritt, der in Fig. 13
dargestellt ist, wird in die Ausnehmung 16 das zweite
Vergussmaterial 17 eingebracht und somit ein zweiter
Vergusskörper 18 über der Abstrahlseite 5 des Bauteils 4 ausgebildet. Wie bereits oben ausgeführt, kann das zweite Vergussmaterial 17 ein Konversionsmaterial und/oder
Streukörper aufweisen.
Fig. 14 zeigt eine weitere Ausführungsform eines Bauelementes 14, bei der nach Durchführung des ersten Prozessschrittes mit der Herstellung des Vergusskörpers 15 und der Ausnehmung 16 eine Konversionsschicht 27 in die Ausnehmung 16 eingebracht wird. Die Konversionsschicht 27 kann beispielsweise mithilfe eines Sprühverfahrens auf die freie Fläche der Abstrahlseite 5 des Bauteils 4 und die Seitenwände der Ausnehmung 16 aufgebracht werden. Anschließend kann abhängig von der gewählten Ausführungsform der verbleibende Teil der
Ausnehmung 16 mit einem zweiten Vergussmaterial 17 aufgefüllt werden und ein zweiter Vergusskörper 18 ausgebildet werden. Das zweite Vergussmaterial 17 kann Streukörper und/oder
Konversionsmaterial aufweisen. Zudem kann der zweite
Vergusskörper 18 auch ohne Streukörper und ohne
Konversionsmaterial ausgebildet sein. Weiterhin kann auf den zweiten Vergusskörper 18 auch verzichtet werden.
Fig. 15 zeigt in einer schematischen Draufsicht eine
Anordnung mit mehreren Bauelementen 14. Jedes Bauelement 14 ist gemäß dem Bauelement 14 der Fig. 2 ausgebildet ist, wobei sich jedoch die Ausnehmung 16 und der Vergusskörpers 15 über die Abstrahlseiten 5 wenigstens zweier Bauelemente 14
erstreckt. In dem dargestellten Ausführungsbeispiel erstreckt sich die Ausnehmung 16 über die Abstrahlseiten 5 von drei Bauteilen 4. Somit zeigt Fig. 15 die Anordnung mit den
Bauteilen 4 nach dem ersten Prozessschritt. In einem
folgenden Prozessschritt wird die Ausnehmung 16 mit einem zweiten Vergussmaterial 17 wenigstens teilweise aufgefüllt.
Fig. 16 zeigt einen Querschnitt durch die Anordnung der Fig. 15, wobei deutlich die Erstreckung des zweiten Vergusskörpers 18 über wenigstens die Abstrahlseiten 5 von drei Bauteilen 4 erkennbar ist. Zudem sind in Fig. 16 Trennkanten 19
eingezeichnet, über die die Anordnung in einzelne Bauelemente getrennt werden kann.
Abhängig von der verwendeten Ausführungsform kann in der Ausbildung der Fig. 15 durch die Ausbildung eines zweiten Vergusskörpers 18 für mehrere Bauteile 4 ein Abfall der
Leuchtdichte zwischen den einzelnen Bauteilen 4 reduziert werden. Dazu können vorzugsweise auch Streukörper im zweiten Vergusskörper 18 angeordnet sein. Obwohl die Erfindung im Detail durch das bevorzugte
Ausführungsbeispiel näher illustriert und beschrieben wurde, so ist die Erfindung nicht durch die offenbarten Beispiele eingeschränkt und andere Variationen können vom Fachmann hieraus abgeleitet werden, ohne den Schutzumfang der
Erfindung zu verlassen.

Claims
Patentansprüche
1. Verfahren zum Herstellen eines optoelektronischen
Bauelementes, wobei ein erster Leiterrahmenabschnitt mit einem Bauteil bereitgestellt wird, wobei das
Bauteil ausgebildet ist, um auf einer Abstrahlseite eine elektromagnetische Strahlung abzugeben, wobei die Abstrahlseite vom Träger abgewandt ist, wobei ein zweiter Leiterrahmenabschnitt bereitgestellt wird,
- wobei in einem ersten Verfahrensschritt das
Bauteil und die zwei Leiterrahmenabschnitte mit einem ersten Vergussmaterial in der Weise umgössen werden, dass das Bauteil und die
Leiterrahmenabschnitte in einen Vergusskörper eingebettet werden, wobei wenigstens ein Teil der
Abstrahlfläche des Bauteils frei von dem ersten Vergussmaterial bleibt und eine Ausnehmung in dem Vergusskörper wenigstens über der Abstrahlfläche des Bauteils gebildet wird, und
- wobei in einem zweiten Verfahrenschritt ein zweites Vergussmaterial in die Ausnehmung des Vergusskörpers gegossen wird, so dass die Abstrahlseite des Bauteils mit dem zweiten
Vergussmaterial bedeckt wird.
2. Verfahren nach Anspruch 1, wobei das Bauteil auf der Abstrahlseite eine elektrische Kontaktfläche für einen Kontaktdraht aufweist, wobei im ersten
Verfahrensschritt das erste Vergussmaterial so verteilt wird, dass die Ausnehmung einen Raum umfasst, wobei der
Raum die elektrische Kontaktfläche und wenigstens eine zweite Kontaktfläche einer Oberfläche des zweiten
Leiterrahmenabschnittes umfasst, wobei in einem
Zwischenschritt der Kontaktdraht mit der elektrischen Kontaktfläche und der von dem ersten Vergussmaterial frei gebliebenen zweiten Kontaktfläche des zweiten Leiterrahmenabschnittes elektrisch verbunden wird, und wobei im folgenden zweiten Verfahrensschritt die erste
Kontaktfläche, die zweite Kontaktfläche und der
Kontaktdraht mit dem zweiten Vergussmaterial bedeckt werden .
Verfahren nach Anspruch 1, wobei vor dem ersten
Verfahrensschritt ein Bauteil bereitgestellt wird, wobei ein Kontaktdraht mit einer elektrischen
Kontaktfläche des ersten Leiterrahmenabschnittes und mit einer zweiten Kontaktfläche des zweiten
Leiterrahmenabschnittes elektrisch leitend verbunden ist, wobei im ersten Verfahrensschritt das erste
Vergussmaterial so verteilt wird, dass die Ausnehmung einen Raum umfasst, wobei der Raum die elektrischen Kontaktflächen und den Kontaktdraht umfasst, und wobei im zweiten Verfahrensschritt der Kontaktdraht und die elektrischen Kontaktflächen mit dem zweiten
Vergussmaterial wenigstens teilweise bedeckt werden.
Verfahren nach einem der vorhergehenden Ansprüche, wobei das zweite Vergussmaterial Konversionsmaterial aufweist, wobei das Konversionsmaterial ausgebildet ist, um eine Wellenlänge einer elektromagnetischen Strahlung insbesondere des Bauteils zu verändern.
Verfahren nach einem der Ansprüche 1 bis 3, wobei das zweite Vergussmaterial ohne Konversionsmaterial ausgebildet ist.
Verfahren nach einem der vorhergehenden Ansprüche, wobei das Bauteil auf der Abstrahlseite eine
Konverterschicht aufweist, wobei die Konverterschicht ausgebildet ist, um eine Wellenlänge einer
elektromagnetischen Strahlung zu verändern, und wobei im zweiten Verfahrensschritt die zweite Vergussmasse auf die Konverterschicht aufgebracht wird.
Verfahren nach einem der vorhergehenden Ansprüche, wobei im ersten Verfahrensschritt die Abstrahlseite de
Bauteils wenigstens teilweise mithilfe eines
Pressgießwerkzeuges abgedeckt wird, wobei anschließend das erste Vergussmaterial in das Pressgießwerkzeug eingebracht wird, wobei anschließend das
Pressgießwerkzeug entfernt wird, und der Vergusskörper mit der Ausnehmung erhalten wird.
Verfahren nach einem der vorhergehenden Ansprüche, wobei mehrere Bauteile vorgesehen sind, wobei die mehreren Bauteile gemäß dem ersten Verfahrensschritt mit dem ersten Vergussmaterial versehen werden, wobei die Ausnehmung in der Weise ausgebildet wird, dass sich die Ausnehmung über Abstrahlseiten mehrerer Bauteile erstreckt, wobei die Ausnehmung gemäß dem zweiten
Verfahrensschritt mit dem zweiten Vergussmaterial gefüllt wird.
9. Verfahren nach einem der vorhergehenden Ansprüche,
wobei eine Höhe des Vergusskörpers gegenüber der
Abstrahlseite mithilfe eines Abtrageverfahren,
insbesondere eines Ätzverfahren an eine gewünschte Höhe angepasst wird.
Verfahren nach einem der vorhergehenden Ansprüche, wobei wenigstens eine Seitenwand der Ausnehmung des Vergusskörpers vor dem zweiten Verfahrensschritt mithilfe eines Abtragverfahren, insbesondere eines Ätzverfahren an eine gewünschte Form angepasst wird
11. Optoelektronisches Bauelement, das gemäß einem der vorhergehenden Ansprüche hergestellt wurde.
