비교합성예 3
제 1 다겨ᅵ: 프리델-크래프트 아실레이션 (Friedel-Craft Acvlation) 반옹 플라스크에 벤조일 클로라이드 13.9g(0.0989 mol), 파이렌 10.0g(0.0495 mol) 및 1, 2-다이클로로에탄 87g을 첨가하였다. 이 용액에 알루미늄 클로라이드 13.2g(0.0989 mol)를 상온에서 천천히 첨가한 후 60°C로 올려 8 시간동안 교반하였 다. 반웅이 완결되면 메탄을을 첨가한 후 형성된 침전을 여과하여 다이벤조일파이 렌을 얻었다.
제 2 단계: 환원 (reduction) 반응
플라스크에 다이벤조일파이렌 5.00g(0.0122 mol)과 테트라하이드로퓨란 57g 을 첨가하였다. 이 용액에 수소화 붕소 나트륨 4.60g(0.122 mol) 수용액을 천천히 첨가하여 24시간 동안 상온에서 교반하였다. 반웅이 완결되면 5¾ 염화수소 용액으 로 pH 7 정도로 중화한 후 에틸아세테이트로 추출하껴 하기 화학식 G로 표현되는 모노머를 얻었다.

L1은 각각 독립적으로 단일 결합 또는 치환 또는 비치환된 C1 내지 C6 알킬렌 기 이고,
Z은 하기 화학식 2로 표현되는 금속 함유기 이다 .

M은 금속이고,
R1 , R2, R 및 R4는 각각 독립적으로 수소, 히드톡시기, 치환 또는 비치환된
C1 내지 C10 알킬기, 치환 또는 비치환된 C6 내지 C10 아릴기, 알릴기, 할로겐 원 자, 치환 또는 비치환된 아미노기 및 치환 또는 비치환된 C1 내지 C10 알콕시기 중 어느 하나이고,
a, b, c 및 d는 각각 독립적으로 0 또는 1이다.

저 U항에서,
상기 화합물은 상기 용매 100 중량 %에 대하여 0.01 중량 % 내지 50 중량 %로 포함되어 있는 레지스트 하층막용 조성물 .

제 1항에서,
상기 용메는 프로필렌글리콜 모노메틸에테르아세테이트 (PGMEA) , 프로필렌글 리콜 모노메틸에테르 (PGME) , 사이클로핵사논 및 에틸락테이트에서 선택되는 적어도 하나를 포함하는 하드마스크 조성물 .

기판 위에 재료 층을 제공하는 단계 ,
상기 재료 층 위에 제 1항 내지 제 13항 중 어느 한 항에 따른 레지스트 하층 막용 조성물을 적용하는 단계 ,
상기 레지스트 하층막용 조성물을 열처리하여 레지스트 하층막올 형성하는 단계,
상기 레지스트 하층막 위에 포토레지스트 층을 형성하는 단계,
상기 포토레지스트 층을 노광 및 현상하여 포토레지스트 패턴을 형성하는 단 계,
상기 포토레지스트 패턴을 이용하여 상기 레지스트 하층막을 선택적으로 제 거하고 상기 재료 층의 일부를 노출하는 단계, 그리고
상기 재료 층의 노출된 부분을 에칭하는 단계
를 포함하는 패턴 형성 방법 .

제 14항에서,
상기 레지스트 하충막을 형성하는 단계는 스핀-온 -코팅 방법으로 수행하는 패턴 형성 방법 .

제 14항에서,
상기 레지스트 하층막용 조성물올 열처리하는 단계는 150°C 내지 500°C에서 수행하는 패턴 형성 방법 .

제 14항에서,
상기 레지스트 하층막을 형성하는 단계 전에 바닥 반사 방지 층 (BA C)을 형 성하는 단계를 더 포함하는 패턴 형성 방법 .
