Description

導電材料及び接続構造体
 本発明は、導電性粒子を含む導電材料に関し、例えば、フレキシブルプリント基板、ガラス基板、ガラスエポキシ基板及び半導体チップなどの様々な接続対象部材の電極間を電気的に接続するために用いることができる導電材料に関する。また、本発明は、上記導電材料を用いた接続構造体に関する。
 ペースト状又はフィルム状の異方性導電材料が広く知られている。該異方性導電材料では、バインダー樹脂に複数の導電性粒子が分散されている。
 上記異方性導電材料は、各種の接続構造体を得るために、例えば、フレキシブルプリント基板とガラス基板との接続(FOG(Film on Glass))、半導体チップとフレキシブルプリント基板との接続(COF(Chip on Film))、半導体チップとガラス基板との接続(COG(Chip on Glass))、並びにフレキシブルプリント基板とガラスエポキシ基板との接続(FOB(Film on Board))等に使用されている。
 上記異方性導電材料の一例として、下記の特許文献1には、フラックス作用を有するエポキシ系接着剤と、SnBi系はんだ粉末とを含む導電性接着剤が開示されている。特許文献1では、該導電性接着剤100重量%中、はんだ粉末の含有量は10~90重量%の範囲とすることが好適であるが、40~80重量%が好ましいことが記載されている。また、特許文献1では、フラックス作用を有するエポキシ系接着剤として、エポキシ樹脂と硬化剤と有機酸とを含むエポキシ系接着剤が挙げられている。また、特許文献1では、補助活性剤として、コハク酸、マロン酸、グルタル酸、アジピン酸、スベリン酸、アゼライン酸、セバシン酸等も少量添加して使用可能であることが記載されている。また、特許文献1の実施例では、上記有機酸及び上記補助活性剤として、2,5-ジエチルアジピン酸、コハク酸、グルタル酸、マロン酸が用いられている。
 下記の特許文献2には、フラックス、及びはんだ粒子を含むはんだペーストが開示されている。上記フラックスは、シリコーンレジンと有機酸又は有機酸塩とを含む。特許文献2では、フラックスとはんだ粒子との量比に関して、はんだ粒子40~95重量部に対して、フラックス5~60重量部とすることが適当であることが記載されている。特許文献2の実施例では、有機酸又は有機酸塩として、マロン酸、コハク酸、グルタル酸、アジピン酸、アゼライン酸、セバシン酸、ヒドロキシ酢酸、コハク酸モノエタノールアミンが用いられている。
 一方で、下記の特許文献3には、分子量が250以下である二塩基酸と、分子量が150以上、300以下である一塩基酸とにより得られる活性剤を含むはんだ付け用のフラックスが開示されている。
 下記の特許文献4には、フラックスのベース剤として少なくともOH基を2個以上有するアルコールを含み、フラックスの活性剤として有機酸を含み、かつ金属粉末を含むはんだペーストが開示されている。

 特許文献1,2に記載のような従来の異方性導電材料では、優れた反応速度と優れたフラックス効果との双方を高いレベルで両立することが困難である。特に、用いる硬化剤の種類によっては、反応速度が遅いことがある。
 本発明の目的は、反応速度が速く、かつフラックス効果が高い導電材料を提供すること、並びに該導電材料を用いた接続構造体を提供することである。
 本発明の限定的な目的は、フラックス効果が高いので、電極間を電気的に接続した場合に、接続抵抗を低くすることができる導電材料を提供すること、並びに該導電材料を用いた接続構造体を提供することである。
 本発明の広い局面によれば、少なくとも外表面がはんだである導電性粒子と、アニオン硬化性化合物と、アニオン硬化剤と、カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸とを含む、導電材料が提供される。
 本発明に係る導電材料のある特定の局面では、前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸は、カルボキシル基を複数有する有機酸におけるカルボキシル基の一部をエステル化することで得られる。
 本発明に係る導電材料のある特定の局面では、前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸は、前記カルボキシル基を複数有する有機酸とアルコールとを、カルボキシル基の一部をエステル化するように反応させて得られる。
 本発明に係る導電材料のある特定の局面では、該導電材料は、カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物をさらに含む。
 本発明に係る導電材料のある特定の局面では、該導電材料は、カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸をさらに含む。
 本発明に係る導電材料のある特定の局面では、該導電材料は、カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物と、カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸とをさらに含む。
 本発明に係る導電材料のある特定の局面では、前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸と、カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物と、カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸との全体において、カルボキシル基とカルボキシル基がエステル化された官能基との全個数100%中、カルボキシル基がエステル化された官能基の割合が10%以上、80%以下である。
 本発明に係る導電材料のある特定の局面では、酸価が50mgKOH/g以上、370mgKOH/g以下である。
 本発明に係る導電材料のある特定の局面では、前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸が、カルボキシル基を1個有する。
 本発明に係る導電材料のある特定の局面では、該導電材料は、電極間の電気的な接続に用いられる回路接続材料である。
 本発明の広い局面によれば、第1の電極を表面に有する第1の接続対象部材と、第2の電極を表面に有する第2の接続対象部材と、前記第1の接続対象部材と前記第2の接続対象部材とを接続している接続部とを備え、前記接続部が、上述した導電材料により形成されており、前記第1の電極と前記第2の電極とが前記導電性粒子により電気的に接続されている、接続構造体が提供される。
 本発明に係る導電材料は、少なくとも外表面がはんだである導電性粒子と、アニオン硬化性化合物と、アニオン硬化剤と、カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸とを含むので、アニオン硬化性化合物を含むにもかかわらず、反応速度を早くし、かつフラックス効果を高くすることができる。

 以下、本発明の詳細を説明する。
 本発明に係る導電材料は、少なくとも外表面がはんだである導電性粒子と、アニオン硬化性化合物と、アニオン硬化剤と、カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸(以下、有機酸Aと記載することがある)とを含む。
 アニオン硬化剤とカルボキシル基を複数有する有機酸とを併用すると、カルボン酸がアニオン硬化反応を阻害する傾向がある。このため、反応速度が遅くなる。一方で、カルボキシル基を有する有機酸を用いない場合には、フラックス効果が十分に得られない。例えば、電極の表面の酸化膜が十分に除去されない。
 本発明における上述した組成の採用によって、アニオン硬化性化合物を含むにもかかわらず、反応速度を早くし、かつフラックス効果を高くすることができる。特に、カルボキシル基を複数有する有機酸におけるカルボキシル基の一部をエステル化することで得られる有機酸(上記有機酸A)を用いることで、優れた反応速度と優れたフラックス効果とを高いレベルで両立できる。上記有機酸Aの使用は、導電性粒子の外表面のはんだや電極の表面の酸化膜を効果的に排除することに大きく寄与する。また、上記エステル化は、アニオン硬化剤を用いた場合に、反応速度を早くすることに大きく寄与する。
 また、本発明における上述した組成の採用によって、導電材料の硬化物と、該硬化物により接着された接着対象物との接着力を高めることもできる。
 上記導電材料の酸価は好ましくは50mgKOH/g以上、より好ましくは100mgKOH/g以上、好ましくは370mgKOH/g以下、より好ましくは350mgKOH/g以下、更に好ましくは300mgKOH/g以下である。上記酸価が上記下限以上及び上記上限以下であると、優れた反応速度と優れたフラックス効果とをより一層高いレベルで両立できる。
 本発明に係る導電材料は、加熱により硬化可能な導電材料であることが好ましい。この場合には、導電材料を加熱により硬化させる際の熱によって、上記導電性粒子における外表面のはんだを溶融させることができる。本発明に係る導電材料は、光の照射と加熱との双方により硬化可能な導電材料であってもよい。この場合には、光の照射により導電材料を半硬化(Bステージ化)させ、導電材料の流動性を低下させた後、加熱により導電材料を硬化させることができる。
 以下、先ず、本発明に係る導電材料に含まれている各成分、及び含まれることが好ましい各成分を詳細に説明する。
 (アニオン硬化性化合物)
 上記アニオン硬化性化合物は、アニオン硬化剤の作用により硬化可能であれば特に限定されない。上記アニオン硬化性化合物は1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記アニオン硬化性化合物としては特に限定されず、不飽和二重結合を有する硬化性化合物及びエポキシ基を有する硬化性化合物等が挙げられる。
 上記不飽和二重結合を有する硬化性化合物としては、ビニル基又は(メタ)アクリロイル基を有する硬化性化合物等が挙げられる。上記導電材料の硬化を容易に制御したり、接続構造体における導通信頼性をさらに一層高めたりする観点からは、上記不飽和二重結合を有する硬化性化合物は、(メタ)アクリロイル基を有する硬化性化合物であることが好ましい。上記(メタ)アクリロイル基を有する硬化性化合物の使用により、Bステージ化した導電材料全体で硬化率を好適な範囲に制御することが容易になり、得られる接続構造体における導通信頼性がより一層高くなる。
 Bステージ化した導電材料の硬化率を容易に制御し、更に得られる接続構造体の導通信頼性をより一層高める観点からは、上記(メタ)アクリロイル基を有する硬化性化合物は、(メタ)アクリロイル基を1個又は2個有することが好ましい。
 上記(メタ)アクリロイル基を有する硬化性化合物として、(メタ)アクリル酸と水酸基を有する化合物とを反応させて得られるエステル化合物、(メタ)アクリル酸とエポキシ化合物とを反応させて得られるエポキシ(メタ)アクリレート、又はイソシアネートに水酸基を有する(メタ)アクリル酸誘導体を反応させて得られるウレタン(メタ)アクリレート等が好適に用いられる。上記「(メタ)アクリロイル基」は、アクリロイル基とメタクリロイル基とを示す。上記「(メタ)アクリル」は、アクリルとメタクリルとを示す。上記「(メタ)アクリレート」は、アクリレートとメタクリレートとを示す。
 上記(メタ)アクリル酸と水酸基を有する化合物とを反応させて得られるエステル化合物は特に限定されない。該エステル化合物として、単官能のエステル化合物、2官能のエステル化合物及び3官能以上のエステル化合物のいずれも使用可能である。
 また、上記不飽和二重結合を有する硬化性化合物は、架橋性化合物であってもよく、非架橋性化合物であってもよい。
 上記架橋性化合物の具体例としては、例えば、1,4-ブタンジオールジ(メタ)アクリレート、1,6-ヘキサンジオールジ(メタ)アクリレート、1,9-ノナンジオールジ(メタ)アクリレート、(ポリ)エチレングリコールジ(メタ)アクリレート、(ポリ)プロピレングリコールジ(メタ)アクリレート、ネオペンチルグリコールジ(メタ)アクリレート、ペンタエリスリトールジ(メタ)アクリレート、グリセリンメタクリレートアクリレート、ペンタエリスリトールトリ(メタ)アクリレート、トリメチロールプロパントリメタクリレート、(メタ)アクリル酸アリル、(メタ)アクリル酸ビニル、ジビニルベンゼン、ポリエステル(メタ)アクリレート、及びウレタン(メタ)アクリレート等が挙げられる。
 上記非架橋性化合物の具体例としては、エチル(メタ)アクリレート、n-プロピル(メタ)アクリレート、イソプロピル(メタ)アクリレート、n-ブチル(メタ)アクリレート、イソブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、ペンチル(メタ)アクリレート、ヘキシル(メタ)アクリレート、ヘプチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、n-オクチル(メタ)アクリレート、イソオクチル(メタ)アクリレート、ノニル(メタ)アクリレート、デシル(メタ)アクリレート、ウンデシル(メタ)アクリレート、ドデシル(メタ)アクリレート、トリデシル(メタ)アクリレート及びテトラデシル(メタ)アクリレート等が挙げられる。
 上記エポキシ基を有する硬化性化合物は、芳香族環を有することが好ましい。上記芳香族環としては、ベンゼン環、ナフタレン環、アントラセン環、フェナントレン環、テトラセン環、クリセン環、トリフェニレン環、テトラフェン環、ピレン環、ペンタセン環、ピセン環及びペリレン環等が挙げられる。なかでも、上記芳香族環は、ベンゼン環、ナフタレン環又はアントラセン環であることが好ましく、ベンゼン環又はナフタレン環であることがより好ましい。また、ナフタレン環は、平面構造を有するためにより一層速やかに硬化可能であるので好ましい。
 上記エポキシ基を有する硬化性化合物としては、レゾルシノール型エポキシ化合物、ナフタレン型エポキシ化合物、アントラセン型エポキシ化合物、ビスフェノールA型エポキシ化合物、ビスフェノールF型エポキシ化合物、クレゾールノボラック型エポキシ化合物、フェノールノボラック型エポキシ化合物、芳香族骨格を有する多塩基酸化合物とエピクロロヒドリンとを反応させて得られるグリシジルエステル型エポキシ化合物、芳香族骨格を有するグリシジルエーテル型エポキシ化合物、2-(3,4-エポキシ)シクロヘキシル-5,5-スピロ-(3,4-エポキシ)シクロヘキサン-m-ジオキサン、3,4-エポキシシクロヘキセニルメチル-3’,4’-エポキシシクロヘキセンカルボキシレート、ジシクロペンタジエンジオキシド、ビニルシクロヘキセンモノオキサイド、1,2-エポキシ-4-ビニルシクロヘキサン、1,2:8,9-ジエポキシリモネン、ε-カプロラクトン修飾テトラ(3,4-エポキシシクロヘキシルメチル)ブタンテトラカルボキシレート、2,2-ビス(ヒドロキシメチル)-1-ブタノールの1,2-エポキシ-4-(2-オキシラニル)シクロヘキサン付加物等が挙げられる。
 上記導電材料100重量%中、上記アニオン硬化性化合物の含有量は好ましくは5重量%以上、より好ましくは7重量%以上、好ましくは90重量%以下、より好ましくは80重量%以下である。
 (アニオン硬化剤)
 上記導電材料は硬化剤を含む。上記導電材料は、該硬化剤として、アニオン硬化剤を含む。上記アニオン硬化剤は、1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記アニオン硬化剤としては、イミダゾール硬化剤、ポリチオール硬化剤、及びアミン硬化剤等が挙げられる。なかでも、導電材料を低温でより一層速やかに硬化可能であるので、イミダゾール硬化剤又はアミン硬化剤が好ましい。また、加熱により硬化可能な硬化性化合物と上記熱硬化剤とを混合したときに保存安定性が高くなるので、潜在性の硬化剤が好ましい。潜在性の硬化剤は、潜在性イミダゾール硬化剤、潜在性ポリチオール硬化剤又は潜在性アミン硬化剤であることが好ましい。
 上記イミダゾール硬化剤としては、特に限定されず、2-メチルイミダゾール、2-エチル-4-メチルイミダゾール、1-シアノエチル-2-フェニルイミダゾール、1-シアノエチル-2-フェニルイミダゾリウムトリメリテート、2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジン及び2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジンイソシアヌル酸付加物等が挙げられる。
 上記ポリチオール硬化剤としては、特に限定されず、トリメチロールプロパントリス-3-メルカプトプロピオネート、ペンタエリスリトールテトラキス-3-メルカプトプロピオネート及びジペンタエリスリトールヘキサ-3-メルカプトプロピオネート等が挙げられる。
 上記アミン硬化剤としては、特に限定されず、ヘキサメチレンジアミン、オクタメチレンジアミン、デカメチレンジアミン、3,9-ビス(3-アミノプロピル)-2,4,8,10-テトラスピロ[5.5]ウンデカン、ビス(4-アミノシクロヘキシル)メタン、メタフェニレンジアミン及びジアミノジフェニルスルホン等が挙げられる。
 上記アニオン硬化剤の含有量は特に限定されない。上記アニオン硬化性化合物100重量部に対して、上記アニオン硬化剤の含有量は、好ましくは1重量部以上、より好ましくは5重量部以上、更に好ましくは7重量部以上、好ましくは30重量部以下、より好ましくは15重量部以下、更に好ましくは10重量部以下、特に好ましくは8重量部以下である。上記アニオン硬化剤の含有量が上記下限以上であると、導電材料を充分に硬化させることが容易である。上記アニオン硬化剤の含有量が上記上限以下であると、硬化後に硬化に関与しなかった余剰のアニオン硬化剤が残存し難くなり、かつ硬化物の耐熱性がより一層高くなる。
 (有機酸A及び有機酸Aに類似する化合物)
 上記有機酸Aは、カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸である。上記有機酸Aは、カルボキシル基を少なくとも1つ有する。上記有機酸Aは、カルボキシル基がエステル化された官能基を少なくとも1つ有する。上記有機酸Aは、1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記有機酸Aは、カルボキシル基を複数有する有機酸におけるカルボキシル基の一部をエステル化することで得られる有機酸であることが好ましい。
 優れた反応速度と優れたフラックス効果とをより一層高いレベルで両立する観点からは、上記カルボキシル基を複数有する有機酸とアルコールとを、カルボキシル基の一部をエステル化するように反応させて得られることが好ましい。
 上記カルボキシル基を複数有する有機酸は、カルボキシル基を2個以上有し、3個以上有していてもよい。上記カルボキシル基を複数有する有機酸は、カルボキシル基を2~4個有することが好ましく、2個又は3個有することがより好ましく、2個有することが更に好ましい。
 エステル化が容易であるので、上記アルコールは、炭素数1~4のアルコールであることが好ましい。エステル化が容易であるので、上記アルコールは、メタノール又はエタノールであることがより好ましく、メタノールであることが更に好ましい。
 上記カルボキシル基を複数有する有機酸と上記アルコールとの反応において、触媒を用いることが好ましく、錫触媒を用いることがより好ましい。
 上記カルボキシル基を複数有する有機酸としては、アルキル鎖にカルボキシル基が結合した化合物、及び芳香環にカルボキシル基が結合した化合物等が挙げられる。これらのカルボキシル基を有する化合物では、アルキル鎖又は芳香環に水酸基がさらに結合していてもよい。アルキル鎖又は芳香環に結合しているカルボキシル基の数は2個又は3個であることが好ましく、2個であることがより好ましい。アルキル鎖にカルボキシル基が結合した化合物におけるアルキル鎖の炭素数は、好ましくは3以上、好ましくは8以下、より好ましくは6以下である。アルキル鎖にカルボキシル基が結合した化合物の具体例としては、グルタル酸(炭素数4、カルボキシル基2個)及びアジピン酸等が挙げられる。芳香環にカルボキシル基が結合した化合物の具体例としては、フタル酸等が挙げられる。
 上記導電材料は、カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物(以下、エステル化物Bと記載することがある)を含んでいてもよい。
 上記導電材料は、カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸(以下、有機酸Cと記載することがある)をさらに含んでいてもよい。
 上記導電材料は、上記有機酸Aと上記エステル化物Bと上記有機酸Cとを含んでいてもよい。
 上記有機酸Aを、カルボキシル基を複数有する有機酸におけるカルボキシル基の一部をエステル化することで得る場合に、上記有機酸Aは、上記エステル化物Bと上記有機酸Cとともに得られることが多い。上記有機酸Aと、上記エステル化物B及び上記有機酸Cの内の一方とを含む導電材料は、上記有機酸Aのみを含む導電材料よりも容易に得ることができ、上記有機酸Aと上記エステル化物Bと上記有機酸Cとを含む導電材料は、分離工程を経ないで、より一層容易に得ることができる。
 上記導電材料100重量%中、上記有機酸Aの含有量は好ましくは0.1重量%以上、より好ましくは0.5重量%以上、好ましくは5重量%以下、より好ましくは3重量%以下である。
 上記導電材料100重量%中、上記有機酸Aと上記エステル化物Bと上記有機酸Cとの合計の含有量(上記エステル化物Bが含まれない場合には有機酸Aと有機酸Cとの合計の含有量、有機酸Cが含まれない場合には有機酸Aとエステル化物Bとの合計の含有量)は好ましくは0.2重量%以上、より好ましくは0.8重量%以上、好ましくは5.5重量%以下、より好ましくは3.5重量%以下である。
 有機酸Aとエステル化物Bと有機酸Cとの全体において、カルボキシル基とカルボキシル基がエステル化された官能基との全個数100%中、カルボキシル基がエステル化された官能基の割合(以下、エステル化率と記載することがある)は好ましくは10%以上、より好ましくは20%以上、更に好ましくは30%以上、好ましくは80%以下、より好ましくは70%以下、更に好ましくは60%以下である。
 (導電性粒子)
 上記導電性粒子は、少なくとも外表面がはんだであれば特に限定されない。上記導電性粒子は、基材粒子と該基材粒子の表面上に配置された導電層とを有し、該導電層の少なくとも外表面がはんだ層である導電性粒子であることが好ましい。上記基材粒子としては、樹脂粒子、金属粒子を除く無機粒子、有機無機ハイブリッド粒子及び金属粒子等が挙げられる。上記基材粒子は、コアシェル粒子であってもよい。上記基材粒子は、金属粒子ではない基材粒子であることが好ましく、樹脂粒子、金属粒子を除く無機粒子又は有機無機ハイブリッド粒子であることがより好ましい。上記基材粒子は、樹脂により形成された樹脂粒子であることが好ましい。電極間を接続する際には、導電性粒子を電極間に配置した後、一般的に導電性粒子を圧縮させる。基材粒子が樹脂粒子であると、圧縮により導電性粒子が変形しやすく、導電性粒子と電極との接触面積が大きくなる。このため、電極間の導通信頼性を高めることができる。接続構造体における耐熱衝撃特性をより一層高める観点からは、上記導電性粒子は、樹脂粒子と該樹脂粒子の表面上に配置された導電層とを有し、該導電層の少なくとも外表面がはんだ層である導電性粒子であることが好ましい。
 図1に、本発明の一実施形態に係る導電材料に含まれている導電性粒子を断面図で示す。
 図1に示す導電性粒子1は、樹脂粒子2と、樹脂粒子2の表面2a上に配置された導電層3とを有する。導電層3は、樹脂粒子2の表面2aを被覆している。導電性粒子1は、樹脂粒子2の表面2aが導電層3により被覆された被覆粒子である。従って、導電性粒子1は導電層3を表面1aに有する。
 導電層3は、樹脂粒子2の表面2a上に配置された第1の導電層4と、該第1の導電層4の表面4a上に配置されたはんだ層5(第2の導電層)とを有する。導電層3の外側の表面層が、はんだ層5である。従って、導電性粒子1は、導電層3(導電部)の一部としてはんだ層5を有し、更に樹脂粒子2とはんだ層5との間に、導電層3(導電部)の一部としてはんだ層5とは別に第1の導電層4を有する。このように、導電層3は、多層構造を有していてもよく、2層以上の積層構造を有していてもよい。
 上記のように、導電層3は2層構造を有する。図2に示す変形例のように、導電性粒子11は、単層の導電層として、はんだ層12を有していてもよい。導電性粒子における導電部の少なくとも外側の表面が、はんだであればよく、例えば、導電性粒子における導電層の少なくとも外側の表面層が、はんだ層であることが好ましい。ただし、導電性粒子の作製が容易であるので、導電性粒子1と導電性粒子11とのうち、導電性粒子1が好ましい。また、図3に示す変形例のように、基材粒子をコアに有さず、コア-シェル粒子ではないはんだ粒子16を用いてもよい。はんだ粒子16は、中心部分及び外表面のいずれもはんだにより形成されている。但し、導電性粒子1と導電性粒子11とはんだ粒子16とのうち、導電性粒子1と導電性粒子11とが好ましい。
 上記樹脂粒子を形成するための樹脂として、種々の有機物が好適に用いられる。上記樹脂粒子を形成するための樹脂としては、例えば、ポリエチレン、ポリプロピレン、ポリスチレン、ポリ塩化ビニル、ポリ塩化ビニリデン、ポリイソブチレン、ポリブタジエン等のポリオレフィン樹脂;ポリメチルメタクリレート、ポリメチルアクリレート等のアクリル樹脂;ポリアルキレンテレフタレート、ポリカーボネート、ポリアミド、フェノールホルムアルデヒド樹脂、メラミンホルムアルデヒド樹脂、ベンゾグアナミンホルムアルデヒド樹脂、尿素ホルムアルデヒド樹脂、フェノール樹脂、メラミン樹脂、ベンゾグアナミン樹脂、尿素樹脂、エポキシ樹脂、不飽和ポリエステル樹脂、飽和ポリエステル樹脂、ポリスルホン、ポリフェニレンオキサイド、ポリアセタール、ポリイミド、ポリアミドイミド、ポリエーテルエーテルケトン、ポリエーテルスルホン、及び、エチレン性不飽和基を有する種々の重合性単量体を1種もしくは2種以上重合させて得られる重合体等が挙げられる。導電材料に適した任意の圧縮時の物性を有する樹脂粒子を設計及び合成することができ、かつ基材粒子の硬度を好適な範囲に容易に制御できるので、上記樹脂粒子を形成するための樹脂は、エチレン性不飽和基を複数有する重合性単量体を1種又は2種以上重合させた重合体であることが好ましい。
 上記樹脂粒子を、エチレン性不飽和基を有する単量体を重合させて得る場合、上記エチレン性不飽和基を有する単量体としては、非架橋性の単量体と架橋性の単量体とが挙げられる。
 上記非架橋性の単量体としては、例えば、スチレン、α-メチルスチレン等のスチレン系単量体;(メタ)アクリル酸、マレイン酸、無水マレイン酸等のカルボキシル基含有単量体;メチル(メタ)アクリレート、エチル(メタ)アクリレート、プロピル(メタ)アクリレート、ブチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、ラウリル(メタ)アクリレート、セチル(メタ)アクリレート、ステアリル(メタ)アクリレート、シクロヘキシル(メタ)アクリレート、イソボルニル(メタ)アクリレート等のアルキル(メタ)アクリレート類;2-ヒドロキシエチル(メタ)アクリレート、グリセロール(メタ)アクリレート、ポリオキシエチレン(メタ)アクリレート、グリシジル(メタ)アクリレート等の酸素原子含有(メタ)アクリレート類;(メタ)アクリロニトリル等のニトリル含有単量体;メチルビニルエーテル、エチルビニルエーテル、プロピルビニルエーテル等のビニルエーテル類;酢酸ビニル、酪酸ビニル、ラウリン酸ビニル、ステアリン酸ビニル等の酸ビニルエステル類;エチレン、プロピレン、イソプレン、ブタジエン等の不飽和炭化水素;トリフルオロメチル(メタ)アクリレート、ペンタフルオロエチル(メタ)アクリレート、塩化ビニル、フッ化ビニル、クロルスチレン等のハロゲン含有単量体等が挙げられる。
 上記架橋性の単量体としては、例えば、テトラメチロールメタンテトラ(メタ)アクリレート、テトラメチロールメタントリ(メタ)アクリレート、テトラメチロールメタンジ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート、ジペンタエリスリトールペンタ(メタ)アクリレート、グリセロールトリ(メタ)アクリレート、グリセロールジ(メタ)アクリレート、(ポリ)エチレングリコールジ(メタ)アクリレート、(ポリ)プロピレングリコールジ(メタ)アクリレート、(ポリ)テトラメチレングリコールジ(メタ)アクリレート、1,4-ブタンジオールジ(メタ)アクリレート等の多官能(メタ)アクリレート類;トリアリル(イソ)シアヌレート、トリアリルトリメリテート、ジビニルベンゼン、ジアリルフタレート、ジアリルアクリルアミド、ジアリルエーテル、γ-(メタ)アクリロキシプロピルトリメトキシシラン、トリメトキシシリルスチレン、ビニルトリメトキシシラン等のシラン含有単量体等が挙げられる。
 上記エチレン性不飽和基を有する重合性単量体を、公知の方法により重合させることで、上記樹脂粒子を得ることができる。この方法としては、例えば、ラジカル重合開始剤の存在下で懸濁重合する方法、並びに非架橋の種粒子を用いてラジカル重合開始剤とともに単量体を膨潤させて重合する方法等が挙げられる。
 上記基材粒子が金属粒子を除く無機粒子又は有機無機ハイブリッド粒子である場合に、上記基材粒子を形成するための無機物としては、シリカ及びカーボンブラック等が挙げられる。上記シリカにより形成された粒子としては特に限定されないが、例えば、加水分解性のアルコキシシリル基を2つ以上持つケイ素化合物を加水分解して架橋重合体粒子を形成した後に、必要に応じて焼成を行うことにより得られる粒子が挙げられる。上記有機無機ハイブリッド粒子としては、例えば、架橋したアルコキシシリルポリマーとアクリル樹脂とにより形成された有機無機ハイブリッド粒子等が挙げられる。
 上記基材粒子が金属粒子である場合に、該金属粒子を形成するための金属としては、銀、銅、ニッケル、ケイ素、金及びチタン等が挙げられる。但し、上記基材粒子は金属粒子ではないことが好ましい。
 上記基材粒子の平均粒子径は、好ましくは1μm以上、より好ましくは2μm以上、好ましくは100μm以下、より好ましくは50μm以下、更に好ましくは30μm以下、特に好ましくは5μm以下である。基材粒子の平均粒子径が上記下限以上であると、電極間の導通信頼性がより一層高くなる。基材粒子の平均粒子径が上記上限以下であると、電極間の間隔を狭くすることができる。
 上記基材粒子の表面上に導電層を形成する方法、並びに上記基材粒子の表面上又は第1の導電層の表面上にはんだ層を形成する方法は特に限定されない。上記導電層及び上記はんだ層を形成する方法としては、例えば、無電解めっきによる方法、電気めっきによる方法、物理的な衝突による方法、メカノケミカル反応による方法、物理的蒸着又は物理的吸着による方法、並びに金属粉末もしくは金属粉末とバインダーとを含むペーストを基材粒子の表面にコーティングする方法等が挙げられる。なかでも、無電解めっき、電気めっき又は物理的な衝突による方法が好適である。上記物理的蒸着による方法としては、真空蒸着、イオンプレーティング及びイオンスパッタリング等の方法が挙げられる。また、上記物理的な衝突による方法では、例えば、シーターコンポーザ(徳寿工作所社製)等が用いられる。
 上記第1の導電層の表面上に上記はんだ層を形成する方法は、物理的な衝突による方法であることが好ましい。上記はんだ層は、物理的な衝撃により、上記第1の導電層の表面上に配置されていることが好ましい。
 上記はんだ(はんだ層)を構成する材料は、JIS Z3001:溶接用語に基づき、液相線が450℃以下である溶加材であることが好ましい。上記はんだの組成としては、例えば亜鉛、金、鉛、銅、錫、ビスマス、インジウムなどを含む金属組成が挙げられる。なかでも低融点で鉛フリーである錫-インジウム系(117℃共晶)、又は錫-ビスマス系(139℃共晶)が好ましい。すなわち、上記はんだは、鉛を含まないことが好ましく、錫とインジウムとを含むはんだ、又は錫とビスマスとを含むはんだであることが好ましい。
 上記はんだ(はんだ層)の融点は、好ましくは80℃以上、より好ましくは100℃以上、好ましくは200℃以下、より好ましくは160℃以下、より一層好ましくは150℃以下、更に好ましくは140℃以下である。上記はんだ(はんだ層)の融点は、100℃以上、140℃以下であることがより好ましい。
 上記はんだ(はんだ層)と電極との接合強度をより一層高めるために、上記はんだは、ニッケル、銅、アンチモン、アルミニウム、亜鉛、鉄、金、チタン、リン、ゲルマニウム、テルル、コバルト、ビスマス、マンガン、クロム、モリブデン、パラジウム等の金属を含んでいてもよい。はんだと電極との接合強度をさらに一層高める観点からは、上記はんだは、ニッケル、銅、アンチモン、アルミニウム又は亜鉛を含むことが好ましい。はんだと電極との接合強度をより一層高める観点からは、接合強度を高めるためのこれらの金属の含有量は、上記はんだ(はんだ層)100重量%中、好ましくは0.0001重量%以上、好ましくは1重量%以下である。
 上記導電性粒子は、基材粒子と、該基材粒子の表面上に配置された導電層とを有し、該導電層の外側の表面がはんだ層であり、上記基材粒子と上記はんだ層との間に、上記はんだ層とは別に第1の導電層を有することが好ましい。この場合に、上記はんだ層は上記導電層全体の一部であり、上記第1の導電層は上記導電層全体の一部である。
 上記はんだ層とは別の上記第1の導電層は、金属を含むことが好ましい。該第1の導電層を構成する金属は、特に限定されない。該金属としては、例えば、金、銀、銅、白金、パラジウム、亜鉛、鉛、アルミニウム、コバルト、インジウム、ニッケル、クロム、チタン、アンチモン、ビスマス、ゲルマニウム及びカドミウム、並びにこれらの合金等が挙げられる。また、上記金属として、錫ドープ酸化インジウム(ITO)を用いてもよい。上記金属は1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記第1の導電層は、ニッケル層、パラジウム層、銅層又は金層であることが好ましく、ニッケル層又は金層であることがより好ましく、銅層であることが更に好ましい。導電性粒子は、ニッケル層、パラジウム層、銅層又は金層を有することが好ましく、ニッケル層又は金層を有することがより好ましく、銅層を有することが更に好ましい。これらの好ましい導電層を有する導電性粒子を電極間の接続に用いることにより、電極間の接続抵抗がより一層低くなる。また、これらの好ましい導電層の表面には、はんだ層をより一層容易に形成できる。なお、上記第1の導電層は、はんだ層であってもよい。導電性粒子は、複数層のはんだ層を有していてもよい。
 従来、導電層の外側の表面層にはんだ層を有する導電性粒子の粒子径は、数百μm程度であった。これは、粒子径が数十μmであり、かつ表面層がはんだ層である導電性粒子を得ようとしても、はんだ層を均一に形成できなかったためである。これに対して、無電解めっき時に分散条件を最適化することによりはんだ層を形成した場合には、導電性粒子の粒子径が数十μm、特に粒子径が0.1μm以上、50μm以下の導電性粒子を得る場合であっても、第1の導電層の表面上にはんだ層を均一に形成できる。また、シータコンポーザを用いることによっても、粒子径が50μm以下である導電性粒子を得る場合であっても、第1の導電層の表面上にはんだ層を均一に形成できる。
 上記はんだ及び上記はんだ層100重量%中、錫の含有量は、好ましくは90重量%未満、より好ましくは85重量%以下である。また、はんだ及びはんだ層100重量%中の錫の含有量は、はんだ及びはんだ層の融点などを考慮して適宜決定される。はんだ及びはんだ層100重量%中の錫の含有量は、好ましくは5重量%以上、より好ましくは10重量%以上、更に好ましくは20重量%以上である。
 上記第1の導電層及び上記はんだ層の厚みはそれぞれ、好ましくは10nm以上、より好ましくは50nm以上、更に好ましくは100nm以上、好ましくは2000nm以下、より好ましくは1000nm以下である。第1の導電層及びはんだ層の厚みが上記下限以上であると、導電性が十分に高くなる。第1の導電層及びはんだ層の厚みが上記上限以下であると、基材粒子と第1の導電層及びはんだ層との熱膨張率の差が小さくなり、第1の導電層及びはんだ層の剥離が生じ難くなる。
 上記第1の導電層は2層以上の積層構造を有していてもよい。上記第1の導電層が2層以上の積層構造を有する場合には、第1の導電層における最外層の厚みは、好ましくは5nm以上、より好ましくは10nm以上、更に好ましくは25nm以上、特に好ましくは50nm以上、好ましくは1000nm以下、より好ましくは500nm以下である。第1の導電層における最外層の厚みが上記下限以上であると、導電性が十分に高くなる。第1の導電層における最外層の厚みが上記上限以下であると、基材粒子と第1の導電層の最外層との熱膨張率の差が小さくなり、第1の導電層における最外層の剥離が生じ難くなる。
 上記導電性粒子の平均粒子径は、好ましくは0.1μm以上、より好ましくは1μm以上、好ましくは100μm以下、より好ましくは80μm以下、更に好ましくは50μm以下、特に好ましくは40μm以下である。導電性粒子の平均粒子径が上記下限以上及び上記上限以下であると、導電性粒子と電極との接触面積が充分に大きくなり、かつ導電層を形成する際に凝集した導電性粒子が形成されにくくなる。また、導電材料における導電性粒子に適した大きさとなり、導電性粒子を介して接続された電極間の間隔が大きくなりすぎず、かつ導電層が基材粒子の表面から剥離し難くなる。
 上記樹脂粒子は、実装する基板の電極サイズ又はランド径によって使い分けることができる。
 上下の電極間をより一層確実に接続し、かつ横方向に隣接する電極間の短絡をより一層抑制する観点からは、導電性粒子の平均粒子径Cの樹脂粒子の平均粒子径Aに対する比(C/A)は、1.0を超え、好ましくは3.0以下である。また、上記樹脂粒子と上記はんだ層との間に上記第1の導電層がある場合に、はんだ層を除く導電性粒子部分の平均粒子径Bの樹脂粒子の平均粒子径Aに対する比(B/A)は、1.0を超え、好ましくは2.0以下である。さらに、上記樹脂粒子と上記はんだ層との間に上記第1の導電層がある場合に、はんだ層を含む導電性粒子の平均粒子径Cのはんだ層を除く導電性粒子部分の平均粒子径Bに対する比(C/B)は、1.0を超え、好ましくは2.0以下である。上記比(B/A)が上記範囲内であったり、上記比(C/B)が上記範囲内であったりすると、上下の電極間をより一層確実に接続し、かつ横方向に隣接する電極間の短絡をより一層抑制できる。
 FOB及びFOF用途向け導電材料:
 本発明に係る導電材料は、フレキシブルプリント基板とガラスエポキシ基板との接続(FOB(Film on Board))、又はフレキシブルプリント基板とフレキシブルプリント基板との接続(FOF(Film on Film))に好適に用いられる。
 FOB及びFOF用途では、電極がある部分(ライン)と電極がない部分(スペース)との寸法であるL&Sは、一般に100~500μmである。FOB及びFOF用途で用いる樹脂粒子の平均粒子径は10~100μmであることが好ましい。樹脂粒子の平均粒子径が10μm以上であると、電極間に配置される導電材料及び接続部の厚みが十分に厚くなり、接着力がより一層高くなる。樹脂粒子の平均粒子径が100μm以下であると、隣接する電極間で短絡がより一層生じ難くなる。
 フリップチップ用途向け導電材料:
 本発明に係る導電材料は、フリップチップ用途に好適に用いられる。
 フリップチップ用途では、一般にランド径が15~80μmである。フリップチップ用途で用いる樹脂粒子の平均粒子径は1~15μmであることが好ましい。樹脂粒子の平均粒子径が1μm以上であると、該樹脂粒子の表面上に配置されるはんだ層の厚みを十分に厚くすることができ、電極間をより一層確実に電気的に接続することができる。樹脂粒子の平均粒子径が15μm以下であると、隣接する電極間で短絡がより一層生じ難くなる。
 COF向け導電材料:
 本発明に係る導電材料は、半導体チップとフレキシブルプリント基板との接続(COF(Chip on Film))に好適に用いられる。
 COF用途では、電極がある部分(ライン)と電極がない部分(スペース)との寸法であるL&Sは、一般に10~50μmである。COF用途で用いる樹脂粒子の平均粒子径は1~10μmであることが好ましい。樹脂粒子の平均粒子径が1μm以上であると、該樹脂粒子の表面上に配置されるはんだ層の厚みを十分に厚くすることができ、電極間をより一層確実に電気的に接続することができる。樹脂粒子の平均粒子径が10μm以下であると、隣接する電極間で短絡がより一層生じ難くなる。
 上記基材粒子(上記樹脂粒子など)及び上記導電性粒子の「平均粒子径」は、数平均粒子径を示す。上記基材粒子(樹脂粒子など)及び導電性粒子の平均粒子径は、任意の導電性粒子50個を電子顕微鏡又は光学顕微鏡にて観察し、平均値を算出することにより求められる。
 上記導電材料100重量%中、上記導電性粒子の含有量は3重量%以上、40重量%以下である。上記導電性粒子の含有量が3重量%以上、40重量%以下であるため、異方導電性的な接続を行う際に、導通性と絶縁性とを両立することができる。上記導電材料100重量%中、上記導電性粒子の含有量は好ましくは5重量%以上、より好ましくは10重量%以上、更に好ましくは15重量%以上、好ましくは35重量%以下、より好ましくは30重量%以下である。上記導電材料100重量%中の上記導電性粒子の含有量が上記下限以上及び上記上限以下であると、接続されるべき上下の電極間に導電性粒子を容易に配置できる。さらに、接続されてはならない隣接する電極間が複数の導電性粒子を介して電気的に接続され難くなる。すなわち、隣り合う電極間の短絡をより一層防止できる。
 (他の成分)
 上記導電材料は、フィラーを含むことが好ましい。フィラーの使用により、導電材料の硬化物の熱線膨張率を抑制できる。上記フィラーの具体例としては、シリカ、窒化アルミニウム、アルミナ、ガラス、窒化ボロン、窒化ケイ素、シリコーン、カーボン、グラファイト、グラフェン及びタルク等が挙げられる。フィラーは1種のみが用いられてもよく、2種以上が併用されてもよい。熱伝導率が高いフィラーを用いると、本硬化時間が短くなる。
 上記導電材料は、溶剤を含んでいてもよい。該溶剤の使用により、導電材料の粘度を容易に調整できる。上記溶剤としては、例えば、酢酸エチル、メチルセロソルブ、トルエン、アセトン、メチルエチルケトン、シクロヘキサン、n-ヘキサン、テトラヒドロフラン及びジエチルエーテル等が挙げられる。
 接続対象部材の接続信頼性をより一層高める観点からは、上記導材料は、接着付与剤を含むことが好ましい。上記接着付与剤としては、カップリング剤及び可撓性材料等が挙げられる。上記接着付与剤は1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記導電材料100重量%中、上記接着付与剤の含有量は好ましくは0.1重量%以上、より好ましくは1重量%以上、好ましくは10重量%以下、より好ましくは5重量%以下である。上記接着付与剤の含有量が上記下限以上及び上記上限以下であると、接続対象部材の接続信頼性がより一層高くなる。
 (導電材料の詳細及び用途)
 本発明に係る導電材料は、ペースト状又はフィルム状の導電材料であり、ペースト状の導電材料であることが好ましい。ペースト状の導電材料は、導電ペーストである。フィルム状の導電材料は、導電フィルムである。導電材料が導電フィルムである場合、導電性粒子を含む導電フィルムに、導電性粒子を含まないフィルムが積層されてもよい。本発明に係る導電材料は、異方性導電材料であることが好ましい。本発明に係る導電材料は、電極間の接続に用いられることが好ましく、回路接続材料であることが好ましく、電極間の電気的な接続に用いられる回路接続材料であることが更に好ましい。
 本発明に係る導電材料は、導電ペーストであって、ペースト状の状態で接続対象部材上に塗布される導電ペーストであることが好ましい。
 上記導電ペーストの25℃での粘度は、好ましくは3Pa・s以上、より好ましくは5Pa・s以上、好ましくは500Pa・s以下、より好ましくは300Pa・s以下である。上記粘度が上記下限以上であると、導電ペースト中での導電性粒子の沈降を抑制できる。上記粘度が上記上限以下であると、導電性粒子の分散性がより一層高くなる。塗布前の上記導電ペーストの上記粘度が上記範囲内であれば、第1の接続対象部材上に導電ペーストを塗布した後に、硬化前の導電ペーストの流動をより一層抑制でき、さらにボイドがより一層生じ難くなる。なお、ペースト状には液状も含まれる。
 本発明に係る導電材料は、銅電極を有する接続対象部材を接続するために用いられる導電材料であることが好ましい。導電材料を用いて、銅電極を有する接続対象部材を接続した場合には、接続構造体における銅電極に起因してマイグレーションが生じやすいという問題がある。これに対して、本発明に係る導電材料の使用により、銅電極を有する接続対象部材を接続したとしても、接続構造体におけるマイグレーションを効果的に抑制でき、絶縁信頼性を効果的に高めることができる。
 本発明に係る導電材料は、様々な接続対象部材を接着するために使用できる。上記導電材料は、第1,第2の接続対象部材が電気的に接続されている接続構造体を得るために好適に用いられる。
 本発明に係る接続構造体は、第1の電極を表面に有する第1の接続対象部材と、第2の電極を表面に有する第2の接続対象部材と、上記第1,第2の接続対象部材を接続している接続部とを備え、上記接続部が、上述した導電材料により形成されており、上記第1の電極と上記第2の電極とが上記導電性粒子により電気的に接続されている。
 図4に、本発明の一実施形態に係る導電材料を用いた接続構造体を模式的に正面断面図で示す。
 図4に示す接続構造体21は、第1の接続対象部材22と、第2の接続対象部材23と、第1,第2の接続対象部材22,23を電気的に接続している接続部24とを備える。第1の接続対象部材22と第2の接続対象部材23とは、電子部品である。接続部24は、導電性粒子1を含む導電材料により形成されている。なお、図4では、導電性粒子1は、図示の便宜上、略図的に示されている。
 第1の接続対象部材22は表面22a(上面)に、複数の第1の電極22bを有する。第2の接続対象部材23は表面23a(下面)に、複数の第2の電極23bを有する。第1の電極22bと第2の電極23bとが、1つ又は複数の導電性粒子1により電気的に接続されている。従って、第1,第2の接続対象部材22,23が導電性粒子1により電気的に接続されている。
 上記接続構造体の製造方法は特に限定されない。該接続構造体の製造方法の一例としては、上記第1の接続対象部材と上記第2の接続対象部材との間に上記導電材料を配置し、積層体を得た後、該積層体を加熱及び加圧する方法等が挙げられる。加熱及び加圧により、導電性粒子1のはんだ層が溶融して、該導電性粒子1により電極間が電気的に接続される。さらに、バインダー樹脂が熱硬化性化合物を含む場合には、バインダー樹脂が硬化して、硬化したバインダー樹脂により第1,第2の接続対象部材22,23が接続される。上記加圧の圧力は9.8×10~4.9×10Pa程度である。上記加熱の温度は、120~220℃程度である。
 図5に、図4に示す接続構造体21における導電性粒子1と第1,第2の電極22b,23bとの接続部分を拡大して正面断面図で示す。図5に示すように、接続構造体21では、上記積層体を加熱及び加圧することにより、導電性粒子1のはんだ層5が溶融した後、溶融したはんだ層部分5aが第1,第2の電極22b,23bと十分に接触する。すなわち、表面層がはんだ層5である導電性粒子1を用いることにより、導電層の表面層がニッケル、金又は銅等の金属である導電性粒子を用いた場合と比較して、導電性粒子1と電極22b,23bとの接触面積が大きくなる。このため、接続構造体21の導通信頼性が高くなる。なお、加熱により、一般にフラックスは次第に失活する。
 上記第1,第2の接続対象部材は電子部品であれば特に限定されない。上記第1,第2の接続対象部材としては、具体的には、半導体チップ、コンデンサ及びダイオード等の電子部品、並びにプリント基板、フレキシブルプリント基板、ガラスエポキシ基板及びガラス基板等の回路基板などの電子部品等が挙げられる。上記導電材料は、電子部品の接続に用いられる導電材料であることが好ましい。本発明に係る導電材料は、電子部品の電極の電気的な接続に用いられることが好ましい。
 上記接続構造体では、上記接続部と上記第1の接続対象部材との接続部分と、上記接続部と上記第2の接続対象部材との接続部分との合計の面積の1/5以上が、導電材料に含まれている導電性粒子以外の成分により接続されていることが好ましい。言い換えれば、上記接続構造体では、上記接続部と上記第1の接続対象部材との接続部分と、上記接続部と上記第2の接続対象部材との接続部分との合計の面積の1/5未満が、導電材料に含まれている導電性粒子により接続されていることが好ましい。この場合には、接続構造体の耐熱衝撃特性がより一層高くなる。
 上記接続対象部材に設けられている電極としては、金電極、ニッケル電極、錫電極、アルミニウム電極、銅電極、銀電極、モリブデン電極及びタングステン電極等の金属電極が挙げられる。上記接続対象部材がフレキシブルプリント基板である場合には、上記電極は金電極、ニッケル電極、錫電極又は銅電極であることが好ましい。上記接続対象部材がガラス基板である場合には、上記電極はアルミニウム電極、銅電極、モリブデン電極又はタングステン電極であることが好ましい。なお、上記電極がアルミニウム電極である場合には、アルミニウムのみで形成された電極であってもよく、金属酸化物層の表面にアルミニウム層が積層された電極であってもよい。上記金属酸化物層の材料としては、3価の金属元素がドープされた酸化インジウム及び3価の金属元素がドープされた酸化亜鉛等が挙げられる。上記3価の金属元素としては、Sn、Al及びGa等が挙げられる。
 上記第1の電極及び上記第2の電極の内の少なくとも一方が、銅電極であることが好ましい。上記第1の電極及び上記第2の電極の双方が、銅電極であることが好ましい。この場合には、本発明に係る導電材料によるフラックス効果がより一層得られ、接続構造体における導通信頼性がより一層高くなる。
 以下、本発明について、実施例及び比較例を挙げて具体的に説明する。本発明は、以下の実施例のみに限定されない。 実施例及び比較例では、以下の材料を用いた。
 (硬化性化合物)
 熱硬化性化合物A(ダイセル・オルネクス社製「EBECRYL3708」)
 熱硬化性化合物B(ダイセル・オルネクス社製「EBECRYL3603」)
 熱硬化性化合物1(ビスフェノールA型エポキシ化合物、三菱化学社製「YL980」)
 熱硬化性化合物2(レゾルシノール型エポキシ化合物、ナガセケムテックス社製「EX-201」)
 熱硬化性化合物3(エポキシ樹脂、DIC社製「EXA-4850-150」)
 (硬化剤)
 熱アニオン硬化剤1(旭化成社製「HX-3722」)
 熱アニオン硬化剤2(旭化成社製「HX-3922」)
 (アニオン硬化剤以外の硬化剤)
 熱カチオン硬化剤(三新化学社製「SI-60」)

 フラックス1(グルタル酸85重量%とグルタル酸メチル5重量%とグルタル酸ジメチル10重量%とを含む(グルタル酸とメタノールとを錫触媒にて反応させた反応物)、エステル化率12.5%)
 フラックス2(グルタル酸50重量%とグルタル酸メチル35重量%とグルタル酸ジメチル15重量%とを含む(グルタル酸とメタノールとを錫触媒にて反応させた反応物)、エステル化率32.5%)
 フラックス3(グルタル酸10重量%とグルタル酸メチル20重量%とグルタル酸ジメチル70重量%とを含む(グルタル酸とメタノールとを錫触媒にて反応させた反応物)、エステル化率80%)
 フラックス4(グルタル酸5重量%とグルタル酸メチル10重量%とグルタル酸ジメチル85重量%とを含む(グルタル酸とメタノールとを錫触媒にて反応させた反応物)、エステル化率90%)
 フラックス5(テレフタル酸40重量%とテレフタル酸メチル30重量%とテレフタル酸ジメチル30重量%とを含む(テレフタル酸とメタノールとを錫触媒にて反応させた反応物)、エステル化率45%)
 フラックス6(グルタル酸メチル100重量%(グルタル酸とメタノールとを錫触媒にて反応させた反応物の分離精製物)、エステル化率50%)
 フラックス7(グルタル酸40重量%とグルタル酸メチル60重量%とを含む(グルタル酸とグルタル酸メチルとを混合した混合物)、エステル化率30%)
 フラックス8(グルタル酸メチル90重量%とグルタル酸ジメチル10重量%とを含む(グルタル酸メチルとグルタル酸ジメチルとを混合した混合物)、エステル化率50%)

 導電性粒子A:ジビニルベンゼン樹脂粒子の表面にニッケルめっき層が形成されており、かつ該ニッケルめっき層の表面に金めっき層が形成されている金属層を有する導電性粒子A(平均粒子径15μm)
 導電性粒子B:ジビニルベンゼン樹脂粒子の表面上に銅層が形成されており、該銅層の表面にはんだ層が形成されている導電性粒子B
 [導電性粒子Bの作製方法]
 平均粒子径10μmのジビニルベンゼン樹脂粒子(積水化学工業社製「ミクロパールSP-210」)を無電解ニッケルめっきし、樹脂粒子の表面上に厚さ0.1μmの下地ニッケルめっき層を形成した。次いで、下地ニッケルめっき層が形成された樹脂粒子を電解銅めっきし、厚さ1μmの銅層を形成した。更に、錫及びビスマスを含有する電解めっき液を用いて、電解めっきし、厚さ1μmのはんだ層を形成した。このようにして、樹脂粒子の表面上に厚み1μmの銅層が形成されており、該銅層の表面に厚み1μmのはんだ層(錫:ビスマス=43重量%:57重量%)が形成されている導電性粒子Bを作製した。
 導電性粒子C:SnBiはんだ粒子(三井金属社製「DS-10」、平均粒子径(メディアン径)12μm)
 (他の成分)
 接着付与剤(信越化学工業社製「KBE-403」)
 (実施例1~16及び比較例1~5)
 下記の表1に示す成分を下記の表1,2に示す配合量で配合して、異方性導電ペーストを得た。
 (接続構造体の作製)
 L/Sが100μm/100μmの銅電極パターン(銅電極厚み10μm)を上面に有するガラスエポキシ基板(FR-4基板)を用意した。また、L/Sが100μm/100μmの銅電極パターン(銅電極厚み10μm)を下面に有するフレキシブルプリント基板を用意した。
 上記ガラスエポキシ基板の上面に、得られた異方性導電ペーストを厚さ30μmとなるように塗工し、異方性導電ペースト層を形成した。次に、異方性導電ペースト層の硬化を進行させるために、70℃に加熱した。次に、硬化が進行した異方性導電ペースト層の上面に上記フレキシブルプリント基板を、電極同士が対向するように積層した。その後、異方性導電ペースト層の温度が185℃となるようにヘッドの温度を調整しながら、フレキシブルプリント基板の上面に加圧加熱ヘッドを載せ、2.0MPaの圧力をかけて、異方性導電ペースト層を185℃で本硬化させ、接続構造体を得た。
 (評価)
 (1)酸価
 得られた異方性導電ペーストにおいて、エタノール100mLに有機酸1gと、フェノールフタレン1滴とを入れ、1N-KOHで滴定をすることで、酸価を計算した。
 (2)反応速度
 得られた異方性導電ペーストにおいて、DSCで発熱ピーク温度を測定して、比較した。
 (3)フラックス効果(導通試験)
 得られた接続構造体の上下の電極間の接続抵抗をそれぞれ、4端子法により測定した。2つの接続抵抗の平均値を算出した。なお、電圧=電流×抵抗の関係から、一定の電流を流した時の電圧を測定することにより接続抵抗を求めることができる。上下の電極間の導通試験を下記の基準で判定した。
 [導通試験の判定基準]
 ○○:接続抵抗の平均値が8.0Ω以下
 ○:接続抵抗の平均値が8.0Ωを超え、10.0Ω以下
 △:接続抵抗の平均値が10.0Ωを超え、15.0Ω以下
 ×接続抵抗の平均値が15.0Ωを超える
 (4)接着力
 得られた接続構造体において、ガラスエポキシ樹脂3cm×3cmに対して1cm×4cmに加工した厚み20μmのポリイミド樹脂を接着して接着力の測定を行った。
 組成及び結果を下記の表1,2に示す。

Claims (11)

  1.  少なくとも外表面がはんだである導電性粒子と、
     アニオン硬化性化合物と、
     アニオン硬化剤と、
     カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸とを含む、導電材料。
  2.  前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸は、カルボキシル基を複数有する有機酸におけるカルボキシル基の一部をエステル化することで得られる、請求項1に記載の導電材料。
  3.  前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸は、前記カルボキシル基を複数有する有機酸とアルコールとを、カルボキシル基の一部をエステル化するように反応させて得られる、請求項1又は2に記載の導電材料。
  4.  カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物をさらに含む、請求項1~3のいずれか1項に記載の導電材料。
  5.  カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸をさらに含む、請求項1~3のいずれか1項に記載の導電材料。
  6.  カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物と、カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸とをさらに含む、請求項1~3のいずれか1項に記載の導電材料。
  7.  前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸と、カルボキシル基を複数有する有機酸におけるカルボキシル基の全部をエステル化することで得られるエステル化物と、カルボキシル基を複数有し、かつカルボキシル基がエステル化された官能基を有さない有機酸との全体において、カルボキシル基とカルボキシル基がエステル化された官能基との全個数100%中、カルボキシル基がエステル化された官能基の割合が10%以上、80%以下である、請求項6に記載の導電材料。
  8.  酸価が50mgKOH/g以上、370mgKOH/g以下である、請求項1~7のいずれか1項に記載の導電材料。
  9.  前記カルボキシル基及びカルボキシル基がエステル化された官能基を有する有機酸が、カルボキシル基を1個有する、請求項1~8のいずれか1項に記載の導電材料。
  10.  電極間の電気的な接続に用いられる回路接続材料である、請求項1~9のいずれか1項に記載の導電材料。
  11.  第1の電極を表面に有する第1の接続対象部材と、
     第2の電極を表面に有する第2の接続対象部材と、
     前記第1の接続対象部材と前記第2の接続対象部材とを接続している接続部とを備え、
     前記接続部が、請求項1~10のいずれか1項に記載の導電材料により形成されており、
     前記第1の電極と前記第2の電極とが前記導電性粒子により電気的に接続されている、接続構造体。
