Abstract

L'invention concerne un procédé de gravure, selon lequel lors du traitement d'un substrat possédant une première couche contenant un nitrure de titane (TiN), et une seconde couche contenant un métal de transition, à l'aide d'un dispositif à feuille unique, la première couche est retirée en priorité par mise en contact avec le substrat d'un liquide de gravure de pH supérieur ou égal à 1 contenant un oxydant ainsi qu'un composé fluoré spécifique choisi parmi un sel de métal d'acide fluorhydrique et un sel d'ammonium.
