高周波増幅回路(10)は、高周波増幅素子(11)、バイアス回路(12)およびバイアス調整回路(13)を備える。高周波増幅素子(11)は入力端と出力端とを有する。バイアス回路(12)は、高周波増幅素子(11)に接続され、高周波増幅素子(11)の入力側に第1バイアス電圧を供給する。バイアス調整回路(13)は、入力端とバイアス回路(12)との間に接続され、入力端に入力される高周波信号に基づいて第1バイアス電圧を調整する。バイアス調整回路(13)は集中定数素子と能動素子とを含んで構成される。
Description
本発明は、過入力による破壊が抑制される高周波増幅回路に関する。
多くの高周波増幅回路では、過入力による破壊を防止するために、入力信号に基づいてバイアス電圧を調整する機能が設けられている。このような高周波増幅回路として、特許文献1に示すようなものがある。
特許文献1に記載の高周波増幅回路は、方向性結合器、ダイオードおよびトランジスタを備える。方向性結合器は入力端とトランジスタのベース端との間に接続されている。ダイオードのアノードはトランジスタのエミッタ端に、ダイオードのカソードはグランドに、それぞれ接続されている。方向性結合器の一端はダイオードのアノードに接続されている。
この高周波増幅回路では、入力電力の一部が方向性結合器により検出され、その電力によりダイオードに電流が流れる。このため、ダイオードの順方向電圧がベース端に印加される。これにより、過入力の場合でも、ベース-エミッタ間に逆バイアスが印加されず、トランジスタが破壊されることを防止することができる。
特許文献1に記載の高周波増幅回路では、方向性結合器を用いて入力信号を検出している。しかし、適切な信号レベルを取り出すことができる方向性結合器を設計することは非常に難しいため、このような高周波増幅回路では、過入力を検出するときの閾値を容易に設定することができない。また、方向性結合器のサイズは集中定数素子に比べて大きいため、このような高周波増幅回路を容易に小型化することができない。
本発明の目的は、過入力によって破壊されず、過入力を検出するときの閾値を容易に設定でき、さらに小型化された高周波増幅回路を提供することにある。
本発明に係る高周波増幅回路は、高周波増幅素子、バイアス回路およびバイアス調整回路を備える。高周波増幅素子は入力端と出力端とを有する。バイアス回路は、高周波増幅素子に接続され、高周波増幅素子の入力側に第1バイアス電圧を供給する。バイアス調整回路は、入力端とバイアス回路との間に接続され、入力端に入力される高周波信号に基づいて第1バイアス電圧を調整する。バイアス調整回路は集中定数素子と能動素子とを含んで構成される。
この構成では、入力端に入力される高周波信号に基づいて、高周波増幅素子の出力電力を調整することができる。これにより、過入力の場合でも、高周波増幅回路は安全動作領域で動作する。したがって、高周波増幅回路が過入力により破壊されることを防止することができる。
また、方向性結合器等の分布定数素子を用いて過入力を検出する場合に比べて、過入力を検出するときの閾値を容易に調整することができる。また、方向性結合器等の分布定数素子を用いる高周波増幅回路に比べて、高周波増幅回路を小型化することができる。
高周波増幅回路が過入力により破壊されることを防止することができる。また、バイアス調整回路が集中定数素子から構成されるため、過入力を検出するときの閾値を容易に設定できるとともに、高周波増幅回路を小型化することができる。
《第1の実施形態》
本発明の第1の実施形態に係る高周波増幅回路10について説明する。図1は高周波増幅回路10を示す回路図である。高周波増幅回路10は、高周波増幅素子11、バイアス回路12およびバイアス調整回路13を備える。高周波増幅回路10は、例えば、1つのICチップ内に形成される。
本発明の第1の実施形態に係る高周波増幅回路10について説明する。図1は高周波増幅回路10を示す回路図である。高周波増幅回路10は、高周波増幅素子11、バイアス回路12およびバイアス調整回路13を備える。高周波増幅回路10は、例えば、1つのICチップ内に形成される。
高周波増幅素子11は、入力端P3、出力端P4および縦続接続された2つの増幅素子を有する。入力端P3は、直列接続されているキャパシタC2,C3を介して、端子P1に接続されている。出力端P4は端子P2に接続されている。高周波増幅素子11は、入力端P3から入力される高周波信号を増幅し、出力端P4に出力する。バイアス回路12は高周波増幅素子11に接続され、高周波増幅素子11の入力側に第1バイアス電圧を供給する。バイアス調整回路13は、キャパシタC2とキャパシタC3との接続点N2に接続されているとともに、バイアス回路12に接続されている。
バイアス調整回路13は、信号検出回路14、スイッチ回路15および端子P5,P6を有する。信号検出回路14は、接続点N2、スイッチ回路15および端子P5,P6に接続されている。スイッチ回路15はバイアス回路12に接続されている。なお、端子P5は直流電源Vctlに接続され、端子P6は直流電源V0に接続されている。
信号検出回路14は、トランジスタTr1,Tr2、抵抗R1ないしR4、キャパシタC1および回路16aを有する。抵抗R4は本発明の信号検出素子に相当する。トランジスタTr1は、本発明の整流素子および第2トランジスタに相当する。キャパシタC1は本発明の第1キャパシタに相当する。なお、第1の実施形態では、バイアス調整回路13を構成するトランジスタは全てnpnトランジスタである。
トランジスタTr1のベース端は、抵抗R1,R2の第1端およびキャパシタC1の第1端に接続されている。抵抗R1の第2端は回路16aに接続されている。回路16aは端子P5に接続されている。抵抗R2の第2端は、トランジスタTr2のベース端およびコレクタ端に接続されている。トランジスタTr2のエミッタ端はグランドに接続されている。キャパシタC1の第2端はグランドに接続されている。トランジスタTr1のコレクタ端は抵抗R3を介して端子P6に接続されている。トランジスタTr1のエミッタ端は抵抗R4を介して接続点N2に接続されている。トランジスタTr1のエミッタ端と抵抗R4との接続点N1はスイッチ回路15に接続されている。
回路16aは、トランジスタTr3,Tr4,Tr5と抵抗R5ないしR8とを有する。トランジスタTr3のベース端は抵抗R5,R6の第1端に接続されている。抵抗R5の第2端は端子P5に接続されている。抵抗R6の第2端はトランジスタTr4のベース端およびコレクタ端に接続されている。トランジスタTr4のエミッタ端はグランドに接続されている。トランジスタTr3のコレクタ端は、抵抗R7を介して端子P5に接続されている。トランジスタTr3のコレクタ端と抵抗R7との接続点は、抵抗R1の第2端に接続されている。トランジスタTr3のエミッタ端は、抵抗R8を介してトランジスタTr5のベース端およびコレクタ端に接続されている。トランジスタTr5のエミッタ端はグランドに接続されている。
スイッチ回路15は、トランジスタTr6および抵抗R9,R10を有する。トランジスタTr6は本発明の第1トランジスタに相当する。トランジスタTr6のベース端は抵抗R9を介してバイアス調整回路13内の接続点N1に接続されている。トランジスタTr6のコレクタ端は抵抗R10を介してバイアス回路12に接続されている。トランジスタTr6のエミッタ端はグランドに接続されている。
図2はバイアス回路12を示す回路図である。バイアス回路12は、回路16b、抵抗R11a,R11b,R12a,R12b、トランジスタTr7a,Tr7bおよび端子P7,P8を有する。回路16bの構成は回路16aの構成と同様であるため、回路16bの詳細な説明ついては省略する。
トランジスタTr7aのベース端は、回路16bを構成している抵抗R13の第1端に抵抗R11aを介して接続されている。抵抗R13の第2端は端子P7に接続されている。トランジスタTr7aのベース端に供給される電圧は、端子P7に接続されている直流電源Vctlから供給される。抵抗R11aと抵抗R13との接続点N3は、バイアス調整回路13の抵抗R10に接続されている。
トランジスタTr7aのコレクタ端は抵抗R12aを介して端子P8に接続されている。トランジスタTr7aのコレクタ端に供給される電圧は、端子P8に接続されている直流電源V0から供給される。エミッタ端は高周波増幅素子11の第1段目の増幅素子に接続されている。
トランジスタTr7bおよび抵抗R11b,R12bから構成される回路はトランジスタTr7aおよび抵抗R11a,R12aから構成される回路と同様であるため、この回路の詳細な説明については省略する。ただし、トランジスタTr7bのエミッタ端は、高周波増幅素子11の最終段の増幅素子に接続されている。
図3(A)は信号検出回路14の一部を示す回路図である。トランジスタTr1のベース端に供給されるバイアス電圧Vbは本発明の第2バイアス電圧に相当する。トランジスタTr1のコレクタ端に供給されるバイアス電圧Vcは本発明の第3バイアス電圧に相当する。ダイオードD1はトランジスタTr1のベース-エミッタ間のpn接合に起因するものであり、本発明の整流素子に相当する。
バイアス電圧Vb,Vcにより生じるトランジスタTr1のエミッタ電圧(以下、単にエミッタ電圧と称する)は、バイアス電圧VbからダイオードD1の順方向電圧降下だけ低い。
また、トランジスタTr1のベース端はキャパシタC1により交流的に接地されている。このため、接続点N1から入力された高周波信号がトランジスタTr1のベース端に漏れたとしても、トランジスタTr1のベース電圧は常にバイアス電圧Vbを維持する。この結果、接続点N1での電圧は、バイアス電圧VbからダイオードD1の順方向電圧降下だけ低い電圧を下回らない。
高周波信号が端子P1に入力されると、高周波信号の一部は抵抗R4により信号検出回路14に取り出される。そして、接続点N1での電圧は、取り出された高周波信号の電圧とエミッタ電圧との合成電圧となる。この合成電圧は、取り出された高周波信号の電圧とエミッタ電圧とを単に重ね合わせた電圧波形からエミッタ電圧付近に比べて低い部分をダイオードD1によりクリップしたものとなる。このため、端子P1に入力される高周波信号(以下、入力信号と称する)の振幅が大きくなると、最小電圧は変化せず、最大電圧は高くなる。この結果、接続点N1での平均電圧は上昇する。
図3(B)は、15dBmの高周波信号を端子P1に入力したときの接続点N1での電圧の時間変化を示す図である。ここで、バイアス電圧Vbは2.25Vである。エミッタ電圧は1Vである。接続点N1での電圧は、エミッタ電圧から約0.3Vだけ低い電圧である約0.7Vを下回っていない。接続点N1での平均電圧は約1.8Vとなっている。なお、点線は0.7Vおよび1.8Vを示す。
接続点N1の平均電圧が閾値以上になると、スイッチ回路15のトランジスタTr6はオンとなり、トランジスタTr6のコレクタ-エミッタ間電圧は小さくなる。このため、トランジスタTr6のコレクタ端が抵抗R10を介して接続される接続点N3の電圧は低下し、トランジスタTr7a,Tr7bのベース電圧は低下する。この結果、高周波増幅素子11の入力側に供給される第1バイアス電圧は低下し、高周波増幅素子11の出力電流および出力電力は低下する。
なお、トランジスタTr6は、例えば、GaAs HBT(HeterojunctionBipolar Transistor)、Siトランジスタ、SiGeトランジスタ等である。GaAsHBTの閾値は約1.25Vであり、SiトランジスタおよびSiGeトランジスタの閾値は約0.7Vである。また、トランジスタTr6はFETでもよい。
図4(A)は、従来の高周波増幅回路における入力電力に対する出力電力および出力電流を示す図である。図4(B)は、高周波増幅回路10における入力電力に対する出力電力および出力電流を示す図である。ここで、従来の高周波増幅回路は高周波増幅素子11とバイアス回路12とのみから構成されている。
従来の高周波増幅回路では、入力電力が約0dBm未満のとき、入力電力が大きくなると出力電力は大きくなる。入力電力が約0dBm以上になると、出力電力は、飽和領域に入り、約30dBmとなる。また、入力電力が大きくなると、出力電流は単調に大きくなる。
本発明の高周波増幅回路10では、入力電力が約10dBm未満のとき、入力電力に対する出力電力の変化は従来の高周波増幅回路の場合と同様である。しかし、入力電力が約10dBm以上となると、出力電力は大きく低下する。この結果、入力電力が約5dBmであるとき、出力電力は最も大きくなる。
また、入力電力が約10dBm未満のとき、入力電力に対する出力電流の変化は従来の高周波増幅回路の場合と同様である。しかし、入力電力が約10dBm以上となると、出力電流は大きく低下する。この結果、入力電力が約5dBmであるとき、出力電流は最も大きくなる。
図5(A)は、従来の高周波増幅回路における高周波増幅素子11の最終段の増幅素子のロードラインを示す図である。図5(B)は、本発明の高周波増幅回路10における高周波増幅素子11の最終段の増幅素子のロードラインを示す図である。縦軸はコレクタ電流であり、横軸はコレクタ-エミッタ間電圧である。
ここで、高周波増幅素子11の最終段の増幅素子はnpnトランジスタから構成され、npnトランジスタのコレクタ端には4.5Vの電圧が供給されている。また、図5(A)は、18dBmの高周波信号が端子P1に入力されているときに測定されたロードラインである。図5(B)は、5dBmの高周波信号が端子P1に入力されているときに測定されたロードラインである。なお、図5に示す破壊電圧の値は、高周波増幅素子11の最終段の増幅素子を構成するnpnトランジスタのコレクタ-エミッタ間に電圧を印加し、そのnpnトランジスタが破壊されたときの電圧を測定した結果である。
従来の高周波増幅回路では入力電力18dBmで、本発明の高周波増幅回路10では入力電力5dBmで、それぞれのロードラインの軌跡は最も大きくなる。すなわち、それぞれの入力電力は、高周波増幅素子11が最も破壊されやすい条件となっている。
従来の高周波増幅回路では、破壊電圧を示す点線とロードラインとが交差している。このため、高周波増幅素子11は、18dBmの高周波信号が入力された場合に破壊される。
一方、本発明の高周波増幅回路10では、入力電力が約5dBmであるとき出力電力が最も大きくなることを反映して、入力電力が約5dBmであるときロードラインは破壊電圧に最も近づく。しかし、このときでも、破壊電圧を示す点線とロードラインとは交差していない。すなわち、高周波増幅素子11は、過入力に対しても破壊されず、正常に動作する。
次に、閾値の設定および各回路素子の役割について説明する。接続点N1のバイアス電圧は抵抗R1,R2による抵抗分割を用いて設定される。また、入力電力のうち信号検出回路14に取り出される電力は、抵抗R4の値により調整される。したがって、バイアス調整回路13が過入力を検出するときの閾値を抵抗R1,R2,R4の値により調整することができる。トランジスタTr2は、温度変化によるトランジスタTr1のベース端に供給されるバイアス電圧Vbの変動を補償する。これにより、トランジスタTr2はトランジスタTr1のエミッタ電圧を補償する。回路16aは、直流電源Vctlの変動を吸収し、直流電源Vctlの変動が接続点N1に伝わらないようにする。
トランジスタTr7a,Tr7bのベース電圧をどの程度低下させるかは、抵抗R10により調整される。抵抗R10の抵抗値を小さくすることにより、トランジスタTr7a,Tr7bのベース電圧を大きく低下させることができる。
第1の実施形態によると、入力信号の一部が信号検出回路14に取り出される。過入力であるとき、信号検出回路14の検出値はスイッチ回路15の閾値以上となる。スイッチ回路15はオンし、バイアス回路12が供給する第1バイアス電圧は低下する。このため、高周波増幅素子11の出力電流および出力電力が低下する。これにより、高周波増幅回路10は安全動作領域で動作する。したがって、高周波増幅回路10が過入力により破壊されることを防止することができる。
また、バイアス調整回路13は集中定数素子と能動素子とを含んで構成されている。さらに、スイッチ回路15は1つのトランジスタにより実現することができる。したがって、分布定数素子を用いる高周波増幅回路に比べて高周波増幅回路10を小型化することができる。
また、本発明の信号検出回路14は、抵抗R4により取り出される高周波信号の電圧とトランジスタTr1のエミッタ電圧との合成電圧で過入力を検出する。このため、過入力の検出に必要とされる高周波信号は、必ずしも大きくなくても良い。
しかしながら、過入力の検出に方向性結合器を用いる高周波増幅回路(例えば、特許文献1を参照)では、ダイオードを駆動するだけの電圧を高周波信号のみで供給する。このため、本発明の高周波増幅回路10に比べて、過入力の検出に必要とされる高周波信号は大きい。
この点から、本発明の高周波増幅回路10では、過入力の検出に方向性結合器を用いる従来の技術に比べて、高周波増幅素子11に入る高周波信号の電力損失を小さく保ちながら過入力を判断することができるため、高周波信号の電力損失を小さくすることができる。
また、バイアス調整回路13は、高周波増幅素子11の入力端P3と端子P1との間に直接挿入されない。また、バイアス調整回路13は過入力のときのみ動作する。このため、利得、P1dB(1dB Compression Point)、EVM(Error VectorMagnitude)等の高周波特性に影響を与えない。
《第2の実施形態》
本発明の第2の実施形態に係る高周波増幅回路20について説明する。図6は高周波増幅回路20の一部を示す回路図である。高周波増幅回路20は、高周波増幅回路10のキャパシタC1に代えて、ダイオードD21を備える。ダイオードD21のカソードはトランジスタTr1のベース端に接続されている。ダイオードD21のアノードはグランドに接続されている。その他の構成は高周波増幅回路10と同様である。
本発明の第2の実施形態に係る高周波増幅回路20について説明する。図6は高周波増幅回路20の一部を示す回路図である。高周波増幅回路20は、高周波増幅回路10のキャパシタC1に代えて、ダイオードD21を備える。ダイオードD21のカソードはトランジスタTr1のベース端に接続されている。ダイオードD21のアノードはグランドに接続されている。その他の構成は高周波増幅回路10と同様である。
第2の実施形態によると、ダイオードD21のpn接合によって発生する容量を用いて、トランジスタTr1のベース端を交流的に接地している。これにより、キャパシタC1としてMIMC(Metal-Insulator-Metal Capacitor)等のバイパスコンデンサを用いる場合に比べて、高周波増幅回路40を小型化することができる。
また、第1の実施形態と同様に、高周波増幅回路20を過入力から保護することができる。また、過入力を検出するときの閾値を容易に調整することができる。
《第3の実施形態》
本発明の第3の実施形態に係る高周波増幅回路30について説明する。図7は高周波増幅回路30の一部を示す回路図である。高周波増幅回路30は、高周波増幅回路10の抵抗R4に代えて、キャパシタC31を備える。キャパシタC31は本発明の第2キャパシタに相当する。その他の構成は高周波増幅回路10と同様である。
本発明の第3の実施形態に係る高周波増幅回路30について説明する。図7は高周波増幅回路30の一部を示す回路図である。高周波増幅回路30は、高周波増幅回路10の抵抗R4に代えて、キャパシタC31を備える。キャパシタC31は本発明の第2キャパシタに相当する。その他の構成は高周波増幅回路10と同様である。
第3の実施形態によると、高周波信号はキャパシタC31を用いて取り出される。高い周波数帯域では、低い周波数帯域に比べて、キャパシタC31のインピーダンスの大きさが小さくなるため、高周波信号は接続点N1に入り易くなる。このため、高い周波数帯域では、低い周波数帯域に比べて、接続点N1の平均電圧は高くなる。この結果、過入力を検出する感度に周波数特性を与えることができる。
また、第1の実施形態と同様に、高周波増幅回路30を過入力から保護することができる。また、過入力レベルの周波数特性を調整することができる。
《第4の実施形態》
本発明の第4の実施形態に係る高周波増幅回路40について説明する。図8は高周波増幅回路40の一部を示す回路図である。高周波増幅回路40は、高周波増幅回路10の抵抗R4に代えて、インダクタL41を備える。その他の構成は高周波増幅回路10と同様である。

第4の実施形態によると、高周波信号はインダクタL41を用いて取り出される。低い周波数帯域では、高い周波数帯域に比べて、インダクタL41のインピーダンスの大きさが小さくなるため、高周波信号は接続点N1に入り易くなる。このため、低い周波数帯域では、高い周波数帯域に比べて、接続点N1の平均電圧は高くなる。この結果、過入力を検出する感度に周波数特性を与えることができる。
また、第1の実施形態と同様に、高周波増幅回路40を過入力から保護することができる。また、過入力レベルの周波数特性を容易に調整することができる。
