본 발명은 박막 태양전지에 포함되는 CIS계 또는 CIGS계 광흡수층의 제조방법에 관한 것으로서, 보다 구체적으로는 별도의 황화처리 또는 셀레늄처리를 반드시 하여야 하는 것이 아니라 선택적으로 할 수 있고, 형성된 광흡수층의 잔존 탄소 불순물이 최소화되어, 궁극적으로는 태양전지의 효율을 향상시킬 수 있는 CIS계 또는 CIGS계 광흡수층의 제조방법에 관한 것이다.
Description
본 발명은 박막 태양전지에 포함되는 CIS계 또는 CIGS계 광흡수층의 제조방법에 관한 것으로서, 보다 구체적으로는 별도의 황화처리 또는 셀레늄처리를 반드시 하여야 하는 것이 아니라 선택적으로 할 수 있고, 형성된 광흡수층의 잔존 탄소 불순물이 최소화되어, 궁극적으로는 태양전지의 효율을 향상시킬 수 있는 CIS계 또는 CIGS계 광흡수층의 제조방법에 관한 것이다.
태양전지는 태양광을 직접 전기로 변환시키는 태양광 발전의 핵심 소자이다.
일반적으로 태양전지는 단결정 실리콘 태양전지, 다결정 실리콘 태양전지 및 박막형 태양전지로 분류될 수 있다.
단결정 실리콘 태양전지는 다른 종류의 태양전지에 비해 변환 효율이 높으며, 이에 따라 대량 생산 및 공정 개선에 의한 방법 등이 시도 또는 계획 되고 있다.
다결정 실리콘 태양전지는 원재료로 저급의 실리콘 웨이퍼를 사용하며, 제조 비용은 단결정 실리콘 태양전지에 비해 저렴한 반면, 변환 효율은 단결정 실리콘 태양전지에 비해 낮은 편이다.
이러한 단결정 및 다결정 실리콘 태양전지는 벌크 상태의 원재료로부터 태양전지를 만들기 때문에 원재료비가 비싸고, 공정 자체가 복잡하여 가격의 절감측면에서는 한계가 있을 수 밖에 없다.
이와 같은 문제점을 해결하기 위한 방안으로, 기판의 두께를 혁신적으로 줄이는 기술, 또는 유리와 같이 값싼 기판 위에 박막형태의 태양전지를 증착시키는 기술을 이용한 박막형 태양전지가 주목을 받고 있다. 박막형 태양전지는 단결정 및 다결정 실리콘 태양전지에 비해 변환 효율은 낮으나 저가화할 수 있는 가능성을 보이고 있다.
최근 들어, 이러한 박막형 태양전지의 재료로서 변환 효율이 상대적으로 높은 CdTe, CuInSe2(CIS), CuInGaSe2(CIGS)계의 화합물반도체를 소재로 한 박막형 태양전지에 대한 연구가 증가하고 있다. 특히, 변환 효율이 비교적 우수한 CIS, CIGS계 화합물반도체를 광흡수층에 이용하여 박막형 태양전지의 변환 효율을 더욱 증가시키기 위한 다양한 시도가 이루어지고 있다.
상기 CIS, CIGS계 광흡수층은 진공증착법을 이용하여 제조되는 것이 일반적이나, 공정 조건이 까다롭고, 대면적화가 어려우며, 원료의 손실이 크다는 단점이 있다.
이러한 진공증착법에 따른 문제를 해결하기 위하여, 진공 장비를 이용하지 않는, 비진공 방식에 의한 CIS, CIGS계 광흡수층의 제조방법들이 알려져 있으며, 특히 프린팅 방법에 의한 CIS, CIGS 박막 제조는 공정속도, 공정비용, 대면적화 측면에서 가장 유망한 제조방법으로 알려져 있다.
프린팅 방법에 의한 CIS, CIGS계 광흡수층의 제조는 크게, 전구체로 이루어진 잉크 또는 페이스트를 이용하는 방법과 CIG 또는 CIGS 나노입자를 합성한 후 이를 분산시켜 제조한 잉크 또는 페이스트를 이용하는 방법으로 나눌 수 있다.
전구체를 이용한 방법의 예로서, Mitzi et al. Advanced Materials, 2008, 20, 3657~3662에는 Cu2S, In2Se3, Ga2Se와 같은 이원소 화합물을 하이드라진(hydrazine) 용매에 녹여 전구체 잉크를 만든 후, 전도성 기판에 증착하여 질소 분위기에서 열처리를 하여 CIGS 광흡수층을 제조하는 방법이 개시되어 있다. 또한 Min et al. 이들 방법 중 전구체를 이용한 방법은, 수소 또는 질소 분위기에서 열처리를 할 경우 다량의 탄소 불순물이 잔존하게 되는 문제점을 가지고 있다. 또한 하이드라진과 같은 용매를 사용할 경우에는 탄소 불순물의 잔존 가능성은 적어지나, 하이드라진은 폭발의 위험이 매우 크므로 산업적 적용이 어려운 단점이 있다.
상기 잔존하는 탄소 불순물은 태양전지 효율 감소의 중요한 원인으로 작용하게 되는바, 프린팅 방법에 의한 광흡수층의 제조상의 문제점을 해결하기 위해서는 안정한 유기 용매를 사용하더라도 잔존 탄소 불순물을 최소화할 수 있는 제조방법이 필요하다.
본 발명의 목적은 상기와 같은 문제를 해결하기 위한 것으로, 보다 구체적으로는 별도의 황화처리 또는 셀레늄처리를 반드시 하여야 하는 것이 아니라 선택적으로 할 수 있고, 제조된 광흡수층의 잔존 탄소 불순물이 최소화되어, 궁극적으로는 태양전지의 효율을 향상시킬 수 있는 CIS계 또는 CIGS계 광흡수층의 제조방법을 제공하는 것이다.
상기 목적을 달성하기 위한 본 발명의 실시예에 따른 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법은 (a) 광흡수 잉크로서, 금속 유기 전구체로 구리, 인듐 또는 갈륨의 전구체; 용매; 및 황 또는 셀레늄을 포함하며, 상기 금속 유기 전구체 중의 리간드는 케토-엔올 상호변이(keto-enol tautomerism) 특성을 갖는 광흡수 잉크를 제조하는 단계; 및 (b) 상기 광흡수 잉크를 기판상에 코팅하고 열처리하는 단계;를 포함하는 것을 특징으로 한다.
보다 구체적으로 상기 제조방법은 구리, 인듐 또는 갈륨의 전구체를 혼합하여 금속유기전구체를 포함하는 출발물질을 제조하는 단계; 상기 출발물질을 황 또는 셀레늄, 및 용매와 혼합하여 광흡수 잉크를 제조하는 단계; 상기 광흡수 잉크와 킬레이트제를 혼합하여 착물을 형성하는 단계; 및 상기 착물이 형성된 광흡수 잉크를 기판상에 박막코팅하고 열처리하는 단계를 포함하며, 상기 광흡수 잉크를 제조하는 단계와 착물을 형성하는 단계는 순차적으로 진행되거나 동시에 진행되는 것을 특징으로 한다.
한편, 상기 목적을 달성하기 위한 본 발명의 또 다른 실시예에 따른 태양전지용 광흡수 잉크는, 금속 유기 전구체로 구리, 인듐 또는 갈륨의 전구체; 용매; 및 황 또는 셀레늄을 포함하며, 상기 금속 유기 전구체 중의 리간드는 케토-엔올 상호변이(keto-enol tautomerism) 특성을 가지는 것을 특징으로 한다.
본 발명의 제조방법에 의하는 경우, 진공 장비를 이용할 필요가 없고, 금속 원료의 소모가 최소화되기 때문에, 공정속도, 공정비용, 대면적화 측면에서 매우 유리하다.
또한, 본 발명의 제조방법에 의하는 경우, 광흡수 잉크 내 황 또는 셀레늄이 포함되어 있으므로 별도의 황화처리 또는 셀레늄처리를 반드시 하여야 하는 것이 아니라 선택적으로 할 수 있어, 공정의 효율이 높다.
또한, 본 발명의 제조방법에 의하는 경우 바인더-프리 형태의 광흡수 잉크를 제조함으로써, 잔존 탄소 불순물을 최소화할 수 있으므로, 이로 인한 효율 저하를 방지할 수 있다.
도 1은 본 발명의 실시예 1에 의하여 제조된 광흡수층 박막의 XRD 데이터 분석결과이다.
도 2는 본 발명의 실시예 1에 의하여 제조된 광흡수층 박막의 OM 분석결과이다.

본 발명의 이점 및/또는 특징, 그리고 그것들을 달성하는 방법은 후술되어 있는 실시예들 및 도면을 참조하면 명확해질 것이다. 그러나, 본 발명은 이하에서 개시되는 실시예들에 한정되는 것이 아니라 서로 다른 다양한 형태로 구현될 것이며, 단지 본 실시예들은 본 발명의 개시가 완전하도록 하며, 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에게 발명의 범주를 완전하게 알려주기 위해 제공되는 것이어서, 본 발명은 청구항의 범주에 의해 정의될 뿐이다.
이하에서는 본 발명에 따른 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법에 대하여 상세히 설명하기로 한다.
본 발명의 일 실시예에 따른 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법은 (a) 광흡수 잉크로서, 금속 유기 전구체로 구리, 인듐 또는 갈륨의 전구체; 용매; 및 황 또는 셀레늄을 포함하며, 상기 금속 유기 전구체 중의 리간드는 케토-엔올 상호변이(keto-enol tautomerism) 특성을 갖는 광흡수 잉크를 제조하는 단계; 및 (b) 상기 광흡수 잉크를 기판상에 코팅하고 열처리하는 단계;를 포함하는 것을 특징으로 한다.
보다 구체적으로 상기 제조방법은 구리, 인듐 또는 갈륨의 전구체를 혼합하여 금속유기전구체를 포함하는 출발물질을 제조하는 단계; 상기 출발물질을 황 또는 셀레늄, 및 용매와 혼합하여 광흡수 잉크를 제조하는 단계; 상기 광흡수 잉크와 킬레이트제를 혼합하여 착물을 형성하는 단계; 및 상기 착물이 형성된 광흡수 잉크를 기판상에 박막코팅하고 열처리하는 단계를 포함하며, 상기 광흡수 잉크를 제조하는 단계와 착물을 형성하는 단계는 순차적으로 진행되거나 동시에 진행되는 것을 특징으로 하는바, 하기에서 단계별로 설명하기로 한다.
먼저, 구리, 인듐 또는 갈륨의 전구체를 혼합하여 금속 유기 전구체를 포함하는 출발물질을 제조한다.
상기의 구리, 인듐 또는 갈륨의 전구체는 이들 금속 이온을 생성할 수 있는 것으로서, 전구체로는 이들 금속 이온들 또는 이들 혼합물의 수산화물, 질산염, 황산염, 아세트산염, 염화물, 산화물 등이 이용되는 것이 일반적이나, 본 발명에서는 상기 금속 유기 전구체로는 금속 유기 전구체 중의 리간드가 케토-엔올 상호변이(keto-enol tautomerism) 특성을 가지는 것을 사용하는 것이 바람직하며, 특히 상기 리간드로 아세틸아세토네이트를 포함하고 있는, 이들 금속 이온들 또는 이들 혼합물의 아세틸아세토네이트 화합물인 것이 가장 바람직하다. 따라서, 구리, 인듐, 갈륨의 전구체는 각각 구리아세틸아세토네이트(Cu(acac)2), 인듐아세틸아세토네이트(In(acac)3), 갈륨아세틸아세토네이트(Ga(acac)3)인 것이 바람직한 바, 그 이유는 전구체에 포함된 아세틸아세토네이트와 후술하는 가장 바람직한 용매인 아세틸아세톤의 케토-엔올 상호변이성(keto-enol tautomerism)을 이용하기 위함이다. 용매에 대한 설명에서 좀 더 자세히 설명하기로 한다.
여기에서 상기 구리, 인듐 및 갈륨의 전구체는 1: 0.5 내지 2 : 0 내지 2 의 몰비로 사용되는 것이 광변환 효율면에서 바람직하다.
다음으로, 상기 출발물질을 황 또는 셀레늄, 및 용매와 혼합하여 광흡수 잉크를 제조한다.
여기에서 황 또는 셀레늄을 광흡수 잉크 제조시에 함께 넣어줌으로써, 광흡수 잉크 박막층 제조시 별도의 황화처리 또는 셀레늄처리를 반드시 하여야 하는 것이 아니라 선택적으로 할 수 있게 되므로 공정의 효율이 높게 된다.
여기에서 상기 용매는 상기한 금속전구체에 포함된 아세틸아세토네이트의 구조가 케토-엔올 상호변이성에 의하여 케토형이 되었을 때, 간단한 열처리에 의하여 용매에 녹을 수 있도록 케톤화합물을 포함하는 용매를 선택하는 것이 바람직하다.
즉, 케토-엔올 상호변이성은 다음의 식 1에 나타낸 케토형과 엔올형이 화학적 평형을 이루고 있는 상태로서, 케토와 엔올은 양쪽 이성질체 사이를 왕복하며 그 구조가 양성자와 결합전자의 이동에 의해 빠르게 형이 상호전환되는 관계에 있다. 이러한 특수한 구조이성질체를 호변이성체(tautomer)라고 한다.

본 발명은 이러한 케토-엔올 상호변이 특성을 이용하여, 금속유기전구체에 포함된 유기화합물(예를 들어, 아세틸아세토네이트)을 용매와 함께 열처리과정을 통해 제거함으로써 탄소 불순물이 최소화된 광흡수층을 제조할 수 있는바, 금속유기전구체로서 구리아세틸아세토네이트를 예로 들었을 경우의 매커니즘은 하기 식 2와 같다.

따라서, 상기 용매는 케톤화합물이라면 제한되지 않으나, 특히 아세틸아세톤, 아세톤, 메틸아세틸아세테이트, 터트부틸 아세토아세테이트, 에틸-2-메틸아세토아세테이트 중에서 선택된 1종 이상인 것이 바람직하다.
다음으로, 상기 광흡수 잉크와 킬레이트제를 혼합하여 착물을 형성한다.
상기 킬레이트제는 출발물질에 포함된 각 금속유기전구체와 혼합되면 착물을 형성하여 안정화된다. 본 발명에서 사용되는 킬레이트제는 출발물질 내 분자구조와 착물을 형성하는 것이라면 제한이 없으나, 특히 아민 또는 아민계 알코올인 것이 바람직하다.
예를 들어, 구리아세틸아세토네이트가 에탄올 아민과 혼합되면, 다음의 식 3과 같은 착물을 형성하게 된다.

상기와 같은 착물이 형성되면, 잉크내에서 케톤화합물을 포함하는 용매에 대하여 용해도가 증가하고, 금속유기전구체가 안정화된다. 따라서 케톤화합물 용매에 의한 케토-엔올 상호변이가 원활하게 이루어지게 된다. 또한, 착물을 형성함으로써 충분한 점도를 확보할 수 있어 추가적으로 바인더를 사용할 필요가 없어 바인더-프리의 광흡수 잉크를 제조할 수 있게 된다.
상기의 아민 또는 아민계 알코올은 모노알킬아민(RNH2, R은 C1~C8의 알킬기), 다이알킬아민(R1R2NH: R1,R2는 C1~C8의 알킬기), 트라이알킬아민(R1R2R3N: R1,R2,R3는 C1~C8의 알킬기), 다이아민(R1R2N-R-NR3R4: R,R1,R2,R3,R4는 H 또는 C1~C8의 알킬기), 모노알코올아민(RNH2OH: R은 C1~C8의 알킬기), 다이알코올아민((R1OH)(R2OH)NH: R1,R2는 C1~C8의 알킬기), 트라이알코올아민((R1OH)(R2OH)(R3OH)N: R1,R2,R3는 C1~C8의 알킬기) 중에서 선택된 1종 이상인 것이 바람직하다.
한편, 본 발명에서는 상기 설명한 바와 같이 케톤화합물을 포함하는 용매와 상기 황 또는 셀레늄이 포함된 출발물질을 혼합하여 광흡수 잉크를 제조한 후, 얻어진 광흡수 잉크와 킬레이트제인 아민 또는 아민계 알코올을 혼합하여 착물을 형성하는 단계를 거치는 것이 바람직하나, 이에 한정되지 않는다. 즉, 금속유기전구체를 포함하는 출발물질을 제조한 후 상기 황 또는 셀레늄을 상기 출발물질과 혼합한 다음, 케톤화합물을 포함하는 용매와 아민 또는 아민계 알코올을 동시에 투입하여 착물을 형성할 수도 있다. 또한, 황 또는 셀레늄이 포함된, 금속유기전구체를 포함하는 출발물질을 제조한 후 아민 또는 아민계 알코올에 먼저 투입한 후 케톤화합물을 포함하는 용매에 투입할 수도 있다.
즉, 후술하는 청구항에서 광흡수 잉크를 제조하는 단계와 착물을 형성하는 단계는 순차적으로 진행된다 함은 케톤화합물을 포함하는 용매와 황 또는 셀레늄이 포함된, 금속 유기전구체를 포함하는 출발물질을 혼합하여 광흡수 잉크를 제조한 후, 얻어진 광흡수 잉크와 킬레이트제인 아민 또는 아민계 알코올을 혼합하여 착물을 형성하는 단계를 거치는 것뿐만 아니라, 황 또는 셀레늄이 포함된, 금속유기전구체를 포함하는 출발물질을 제조한 후 아민 또는 아민계 알코올에 먼저 투입한 후 케톤화합물을 포함하는 용매에 투입하는 단계를 거치는 것도 의미한다.
다음으로, 상기 착물이 형성된 광흡수 잉크를 기판상에 박막코팅하고 열처리한다.
이 때, 상기 기판은 전도성을 갖는 물질로서, 소성온도에서 견딜 수 있는 모든 물질이 가능하며, 예로서 ITO 또는 FTO, 유리, Mo 코팅된 유리, 금속 포일, 금속 판, 전도성 고분자 물질, 비전도성 기판에 전도성 박막층이 형성된 기판 등이 이용될 수 있다.
상기 박막코팅의 방법은, 통상적인 방법으로 제한이 없으며, 예를 들면 닥터 블레이드 코팅법, 스크린 코팅법, 스핀 코팅법, 스프레이 코팅법, 슬롯다이 코팅법 등이 이용될 수 있다. 코팅 두께는 0.1~10um의 범위일 수 있다.
상기 열처리는 100~400℃의 온도범위 내에서 수행되는 것이 바람직하다. 열처리 온도가 100℃미만이라면 용매가 완전히 제거되지 않는 문제가 있고, 400℃를 초과하는 경우에는 박막에 크랙이 생기는 문제가 있다. 상기 열처리 과정을 거침에 따라 카본 소스로 잔존할 가능성이 있는 물질, 예를 들어 용매 및 킬레이트제가 제거되어 잔존 탄소 불순물을 최소화할 수 있다.
본 발명은 선택적으로, 상기 박막을 수소, 황화 또는 셀렌화 기체 분위기에서 열처리하여 환원된 CI박막 또는 CIG 박막, 또는 황화된 CI 박막 또는 CIG 박막, 또는 셀렌화된 CI 또는 CIG 박막을 수득할 수 있다.
본 발명의 제조방법에 의하는 경우, 광흡수 잉크 내 황 또는 셀레늄이 포함되어 있으므로 별도의 황화처리 또는 셀레늄처리를 반드시 하여야 하는 것이 아니나, 상기한 박막 제조를 위한 열처리 공정시 황 또는 셀레늄이 기화되어 소실되는 경우에 보충적으로 행할 수 있다. .
이러한 환원 또는 황화 또는 셀렌화는 H2 또는 H2S, S, H2Se, Se와 같은 기체 분위기에서의 열처리를 통해 가능하며, 또한 이들과 불활성 기체와의 혼합기체 분위기에서의 열처리를 통해서도 가능하다.
상기 열처리는 기판의 종류에 따라 결정될 수 있으나, 바람직하게는 400~600℃의 온도범위에서 진행된다. 400℃미만의 경우 결정화 정도가 저하되며, 600℃를 초과할 경우 글라스계 기판일 경우 글라스가 녹는 문제가 발생할 수 있다.
상술한 본 발명의 제조방법의 일실시예에 의할 경우, 킬레이트제를 이용하여 광흡수층에 사용되는 금속유기전구체의 착물을 형성하여 안정화하고, 착물 내 존재하는 분자구조와 동일한 구조를 갖는 용매를 이용함으로써 바인더-프리 형태의 광흡수 잉크를 제조할 수 있으며, 완성된 광흡수층에 잔존 탄소 불순물이 최소화되고, 궁극적으로는 태양전지의 효율을 향상시킬 수 있게 된다.
또한 본 발명은 금속 유기 전구체로 구리, 인듐 또는 갈륨의 전구체; 용매; 및 황 또는 셀레늄을 포함하며, 상기 금속 유기 전구체 중의 리간드는 케토-엔올 상호변이(keto-enol tautomerism) 특성을 가지는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크를 제공한다.
상기 광흡수 잉크는 킬레이트제를 사용하여 상기 금속 유기 전구체와 착물이 형성되어 있는 것이 광흡수 잉크의 안정성, 용해도 및 점도면에서 바람직하다.
상기 광흡수 잉크에서, 구리, 인듐 또는 갈륨의 전구체, 황 또는 셀레늄, 용매 및 킬레이트제는 본 발명의 제조방법에 관해 상술한 바와 동일하다.
상기 광흡수 잉크를 기판상에 박막코팅하고 열처리하는 단계를 거쳐 CIS계 또는 CIGS계 태양전지용 광흡수층을 형성할 수 있다.
또한 선택적으로는, 얻어진 박막을 수소 또는 황화 또는 셀렌화 기체 분위기에서 열처리하여 환원된 CI박막 또는 CIG 박막, 또는 황화된 CI 박막 또는 CIG 박막, 또는 셀렌화된 CI 박막 또는 CIG 박막을 수득하는 단계를 추가로 거쳐 CIS계 또는 CIGS계 태양전지용 광흡수층을 형성할 수도 있다.
이하, 실시예를 통하여 본 발명의 제조방법을 더욱 상세하게 설명하나, 하기 실시예는 본 발명을 보다 더 구체적으로 설명하기 위한 예시적인 것으로서, 본 발명의 내용이 하기 실시예에 한정되는 것은 아니다.
1.
제조예
실시예 1 : CIS 광흡수층의 제조
Cu(acac)2 400mg(1.52mmol), In(acac)3 628mg(1.52mmol)을 혼합하여 출발물질을 제조한 다음, 황 96mg(3.04mmol)을 혼합하고, 아세틸아세톤 1.3ml, 에탄올아민 2.7ml를 혼합하여 착물을 형성하였다. 그런 다음, 상기 형성된 착물을 140℃에서 1시간 교반 및 혼합하여 줌으로써, 광흡수 잉크를 제조하였다.
상기 제조된 광흡수 잉크를 닥터 블레이드 또는 스핀 코팅 방법으로 Mo 유리 기판에 코팅한 후, 공기 분위기 하에서 200℃에서 4분간, 350℃에서 30분간 열처리하여 광흡수층 박막을 얻었다.
상기 광흡수층 박막을 Se 분위기 하에서 550℃에서 15분간 열처리하여 CIS 광흡수층 박막을 완성하였다.
실시예 2: CIGS 광흡수층의 제조
출발용액 제조시 In(acac)3 628mg(1.52mmol) 대신에 In(acac)3 436mg(1.06mmol), Ga(acac)3 168mg(0.46mmol)을 혼합하여 사용한 것을 제외하고는, 실시예 1과 동일한 방법으로 CIGS 광흡수층 박막을 완성하였다.
비교예 1: CIG 전구체 페이스트를 이용한 CIGS 광흡수층의 제조
Cu(NO3)2·xH2O 1g(5mmol), Ga(NO3)3·xH2O 0.4g(1.6mmol), In(NO3)3·xH2O 1.12g(3.7mmol)을 에탄올 100ml에 녹인 후, 터피놀 15g과 에틸셀룰로오스 0.75g이 혼합된 에탄올 용액 40ml을 교반하여 혼합함으로써 CIG 전구체 페이스트를 얻었다.
상기 페이스트를 스핀 코팅 방법으로 FTO 유리 기판에 코팅한 후, 공기 분위기 하에서 450℃에서 40분간 열처리하여 광흡수 산화물 박막을 얻었다.
상기 산화물 박막을 H2S(1000ppm)/Ar 혼합 기체 분위기 하에서 500℃에서 40분간 열처리하고, 다음으로 Se/Ar 기체 분위기 하에서 500℃에서 40분간 열처리하여 CIS 광흡수층 박막을 완성하였다.
2.
평가
(1) XRD 분석
상기 제조된 실시예 1의 CIS 광흡수층 박막에 대하여 XRD 패턴을 분석하여 도 1에 나타내었다.
도 1에서 확인할 수 있는 바와 같이, XRD 패턴 분석으로부터 본 발명의 실시예에 의해 제조된 CIS 박막은 CuInSSe의 단일상이 성공적으로 형성되었음을 확인할 수 있었다.
(2) OM 분석
상기 제조된 실시예 1의 광흡수층 박막에 대하여 OM 데이터 분석을 실시하여 도 2에 나타내었다.
도 2에서 확인할 수 있는 바와 같이, OM 분석을 통하여 본 발명의 제조방법에 의한 광흡수층 박막이 획일적이고 균일하게 형성되었다는 사실을 알 수 있었다.
(3) SEM 분석
상기 제조된 실시예 1의 광흡수층 박막에 대하여 SEM 데이터 분석을 실시하여 도 3에 나타내었다.
도 3의 (a), (b)에서 확인할 수 있는 바와 같이, SEM 분석을 통하여 본 발명의 제조방법에 의하여 빽빽하게 밀집된 형태의, 신뢰도가 높은 광흡수층 박막이 형성되었다는 사실을 알 수 있었다.
(4) EDS 데이터 분석
상기 제조된 실시예 1의 광흡수층 박막에 대하여 EDS 데이터 분석을 실시하고, 그 결과를 하기 표 1에 나타내었다.

표 1에서 확인할 수 있는 바와 같이, 본 발명의 제조방법에 의하여 광흡수층 박막을 제조할 경우, 잔존 탄소 불순물의 양이 매우 낮다는 사실을 알 수 있었다.
상기 본 발명의 실시예에 대한 결과에서 알 수 있는 바와 같이, 본 발명의 제조방법에 의하여 광흡수층을 제조할 경우, 제조된 박막의 신뢰도가 매우 높았고, 기존의 비교예와 같이 바인더를 이용한 금속유기전구체 페이스트를 통해 광흡수층을 제조한 경우와 대비하여 보았을 때, 잔존 탄소 불순물이 최소화되고, 이로써 광변환 효율이 높아지게 된다는 사실을 확인할 수 있었다.
지금까지 본 발명에 따른 구체적인 실시예에 관하여 설명하였으나, 본 발명의 범위에서 벗어나지 않는 한도 내에서는 여러 가지 변형이 가능함은 물론이다. 그러므로, 본 발명의 범위는 설명된 실시예에 국한되어 정해져서는 안되며, 후술하는 특허청구의 범위뿐만 아니라, 이 특허청구의 범위와 균등한 것들에 의해 정해져야 한다.

- 제 3항에 있어서,상기 킬레이트제는 모노알킬아민(RNH2, R은 C1~C8의 알킬기), 다이알킬아민(R1R2NH: R1,R2는 C1~C8의 알킬기), 트라이알킬아민(R1R2R3N: R1,R2,R3는 C1~C8의 알킬기), 다이아민(R1R2N-R-NR3R4: R,R1,R2,R3,R4는 H 또는 C1~C8의 알킬기), 모노알코올아민(RNH2OH: R은 C1~C8의 알킬기), 다이알코올아민((R1OH)(R2OH)NH: R1,R2는 C1~C8의 알킬기), 트라이알코올아민((R1OH)(R2OH)(R3OH)N: R1,R2,R3는 C1~C8의 알킬기) 중에서 선택된 1종 이상의 아민 또는 아민계 알코올인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 2항에 있어서,상기 케톤 화합물은 아세틸아세톤, 아세톤, 메틸아세틸아세테이트, 터트부틸 아세토아세테이트, 에틸-2-메틸아세토아세테이트 중에서 선택된 1종 이상인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 1항 또는 제 2항에 있어서,상기 열처리는 100~400℃의 온도범위 내에서 수행되는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 구리, 인듐 또는 갈륨의 전구체를 혼합하여 금속유기전구체를 포함하는 출발물질을 제조하는 단계;상기 출발물질을 황 또는 셀레늄, 및 용매와 혼합하여 광흡수 잉크를 제조하는 단계;상기 광흡수 잉크와 킬레이트제를 혼합하여 착물을 형성하는 단계; 및상기 착물이 형성된 광흡수 잉크를 기판상에 박막코팅하고 열처리하는 단계; 를 포함하며,상기 광흡수 잉크를 제조하는 단계와 착물을 형성하는 단계는 순차적으로 진행되거나 동시에 진행되는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 9항에 있어서,상기 구리, 인듐 또는 갈륨의 전구체는 각각 구리아세틸아세토네이트, 인듐아세틸아세토네이트, 갈륨아세틸아세토네이트인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 9항에 있어서,상기 구리, 인듐 및 갈륨의 전구체는 1: 0.5 내지 2 : 0 내지 2 의 몰비로 사용되는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 9항에 있어서,상기 용매는 아세틸아세톤, 아세톤, 메틸아세틸아세테이트, 터트부틸 아세토아세테이트, 에틸-2-메틸아세토아세테이트 중에서 선택된 1종 이상인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 9항에 있어서,상기 킬레이트제는 모노알킬아민(RNH2, R은 C1~C8의 알킬기), 다이알킬아민(R1R2NH: R1,R2는 C1~C8의 알킬기), 트라이알킬아민(R1R2R3N: R1,R2,R3는 C1~C8의 알킬기), 다이아민(R1R2N-R-NR3R4: R,R1,R2,R3,R4는 H 또는 C1~C8의 알킬기), 모노알코올아민(RNH2OH: R은 C1~C8의 알킬기), 다이알코올아민((R1OH)(R2OH)NH: R1,R2는 C1~C8의 알킬기), 트라이알코올아민((R1OH)(R2OH)(R3OH)N: R1,R2,R3는 C1~C8의 알킬기) 중에서 선택된 1종 이상의 아민 또는 아민계 알코올인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 9항에 있어서,상기 착물이 형성된 광흡수 잉크를 기판상에 박막코팅하고 열처리하는 단계에서,열처리는 100~400℃의 온도범위 내에서 수행되는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 9항에 있어서,상기 착물이 형성된 광흡수 잉크를 기판상에 박막코팅하고 열처리하는 단계 이후,상기 박막을 수소 또는 황화 또는 셀렌화 기체 분위기에서 열처리하여 환원된 CI박막 또는 CIG 박막, 또는 황화된 CI 박막 또는 CIG 박막, 또는 셀렌화된 CI 박막 또는 CIG 박막을 수득하는 단계를 더 포함하는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 제 15항에 있어서,상기 박막을 수소 또는 황화 또는 셀렌화 기체 분위기에서 열처리시 온도는 400~600℃인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수층의 제조방법.
- 금속 유기 전구체로 구리, 인듐 또는 갈륨의 전구체;용매; 및황 또는 셀레늄을 포함하며,상기 금속 유기 전구체 중의 리간드는 케토-엔올 상호변이(keto-enol tautomerism) 특성을 가지는 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크.
- 제 17항에 있어서,킬레이트제를 사용하여 상기 금속 유기 전구체와 착물을 형성시킨 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크.
- 제 17항에 있어서,상기 구리, 인듐 또는 갈륨의 전구체는 각각 구리아세틸아세토네이트, 인듐아세틸아세토네이트, 갈륨아세틸아세토네이트이고;상기 용매는 케톤화합물인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크.
- 제 17항에 있어서,상기 구리, 인듐 및 갈륨의 전구체는 1: 0.5 내지 2 : 0 내지 2 의 몰비로 사용되는 것을 특징으로 하는 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크.
- 제 19항에 있어서,상기 케톤화합물은 아세틸아세톤, 아세톤, 메틸아세틸아세테이트, 터트부틸 아세토아세테이트, 에틸-2-메틸아세토아세테이트 중에서 선택된 1종 이상인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크.
- 제 18항에 있어서,상기 킬레이트제는 모노알킬아민(RNH2, R은 C1~C8의 알킬기), 다이알킬아민(R1R2NH: R1,R2는 C1~C8의 알킬기), 트라이알킬아민(R1R2R3N: R1,R2,R3는 C1~C8의 알킬기), 다이아민(R1R2N-R-NR3R4: R,R1,R2,R3,R4는 H 또는 C1~C8의 알킬기), 모노알코올아민(RNH2OH: R은 C1~C8의 알킬기), 다이알코올아민((R1OH)(R2OH)NH: R1,R2는 C1~C8의 알킬기), 트라이알코올아민((R1OH)(R2OH)(R3OH)N: R1,R2,R3는 C1~C8의 알킬기) 중에서 선택된 1종 이상의 아민 또는 아민계 알코올인 것을 특징으로 하는 CIS계 또는 CIGS계 태양전지용 광흡수 잉크.
