Description

ワイヤボンディング装置及びワイヤボンディング方法
 本発明は、キャピラリを用いてワイヤボンディングを行う装置及び方法に関する。
 ワイヤボンディング装置は、例えば、基板のリードと半導体チップのパッドとの間を細線のワイヤで接続するために用いられる。ワイヤボンディングは、次のようにして行われる。すなわち、ワイヤボンディング用のツールと共にワイヤをリードに向かって下降させる。最初は高速で下降させ、リードに近づいたら低速にする。この低速下降は第1サーチ(1stサーチ)と呼ばれる。そして、ツール先端でワイヤをリードに押し付け、超音波振動を加えながら両者を接合させて第1ボンド(1stボンド)とする。第1ボンドの後はツールを引き上げてワイヤを延出し、適当なループを形成しながらパッドの上方に移動する。パッドの上方に来るとツールを下降させる。最初は高速で下降させ、パッドに近づいたら低速にする。この低速下降が第2サーチ(2ndサーチ)である。そして、ツール先端でワイヤをパッドに押し付け、超音波振動を加えながら両者を接合させて第2ボンド(2ndボンド)を行う。第2ボンドの後は、ワイヤクランパでワイヤの移動を止めながらツールを引き上げてワイヤを第2ボンド点のところで切断する。これを繰り返して、基板の複数のリードと半導体チップの複数のパッドとの間の接続が行われる。なお、第1ボンド、第2ボンドのときに、適当な加熱を行ってもよい。なお、パッドについて第1ボンドを行い、リードについて第2ボンドを行うものとしてもよい。
 このように、ワイヤボンディングにおいては第1ボンドと第2ボンドの2つの接合が行われるが、この第1ボンドや第2ボンドが正常に行われないことがある。また、第1ボンドが不十分で第2ボンドに移るループ形成の段階等でリードからワイヤが剥がれることがあり、また、第1ボンドが正常でもループ形成の途中でワイヤが切断されてしまうこともある。これらの現象をまとめて不着と呼ぶことにすると、不着検出を早期に行う必要がある。不着検出には、基板側とツールのワイヤ側との間に電圧を印加し、あるいは電流を流して、その間の抵抗成分、ダイオード成分、容量成分が正常か否かで判断することが行われる(例えば、特許文献1,2)。
 ところで、ワイヤボンディングの方式としては、ボールボンディング方式とウェッジボンディング方式が知られている。
 ボールボンディング方式は、高電圧スパーク等でFAB(Free Air Ball)を形成できる金線等を用い、ツールとしては、その長手方向軸の周りについて回転対称形のチャンファ部を先端に有するキャピラリを用いる。
 ウェッジボンディング方式は、アルミニウム線等を用いてFABを形成せず、ボンディング用のツールとしてキャピラリではなく、ワイヤガイドと押圧面を先端に有するウェッジボンディング用のツールを用いる。ウェッジボンディングでは、ツール先端において、ワイヤガイドに沿ってワイヤを斜めに押圧面側に出し、押圧面でワイヤ側面をボンディング対象物に押し付けてボンディングする。したがって、ツールの先端で押圧面からワイヤが横向きに出る形となり、ツールの先端はその長手方向軸の周りについて回転対称形になっていない(例えば、特許文献3)。
 ウェッジボンディング用のツールの先端は回転対称形になっていないので、パッド、リードの配置によっては、そのままではワイヤガイドの方向がワイヤの接続方向と合わないことが生じる。そのために、ツールを保持するボンディングヘッドを回転式にし(例えば、特許文献4)、あるいは、ボンディング対象物を保持するボンディングステージを回転することが行われる。そこで、先端が回転対称形であるキャピラリを用い、キャピラリ先端でワイヤ側面を押圧して接合する方法が提案されている(例えば特許文献5)。

 ウェッジボンディング方式では、金線に比べて延伸性が小さいアルミニウムワイヤを用いる。そこで、第1ボンド点におけるワイヤボンディングが正常に行われた後で第2ボンド点に向かってワイヤを延出する途中でワイヤが切断することが生じ得る。ワイヤの不着や切断は、ボンディング対象物とワイヤとの間に電気信号を与えてその応答から判断できる。
 この不着や切断は、超音波エネルギを与えて接合形成処理を行った後で、接合が正常に形成されたか否かの判断に用いられるので、通常は第1ボンド点や第2ボンド点で行われる。上記のように、第1ボンド点と第2ボンド点の間でワイヤが切断されると第2ボンド点における接合処理の前に不着判断を行えば検出できる。ところが、第2ボンド点における接合処理を行うためにキャピラリを下降させるときに、途中切断してキャピラリから突き出ているワイヤも下降し、ボンディング対象物に接触すると、ワイヤがボンディング対象物と接合されていると誤った判断をすることが生じ得る。
 この誤判断のため、ワイヤが途中切断されていることを検出しないまま、第2ボンド点においてワイヤボンディングが行われると、不良品発生の原因となる。
 本発明の目的は、第1ボンド点から第2ボンド点の間のワイヤ切断の有無を的確に判断できるワイヤボンディング装置及びワイヤボンディング方法を提供することである。
 本発明に係るワイヤボンディング装置は、ワイヤボンディングの第1ボンド点において、ボンディング対象物とワイヤとの間を接合する第1ボンディング処理部と、第1ボンディング処理の後、所定の連続監視期間の間、キャピラリに保持されているワイヤとボンディング対象物との間に所定の電気信号を連続的に印加し、その連続的応答に基づいてワイヤとボンディング対象物との間の接続が変化するか否かを監視し判断する不着監視部と、を備えることを特徴とする。
 また、本発明に係るワイヤボンディング装置において、所定の連続的監視期間は、第1ボンディング処理の後、第1ボンド点からワイヤボンディングの第2ボンド点までワイヤを延出する期間であること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、不着監視部は、キャピラリに保持されているワイヤとボンディング対象物との間に所定の電気信号を印加してキャピラリに保持されているワイヤとボンディング対象物との間の容量値を取得し、第1ボンディング処理の後で容量値が低下したときにボンディング対象物からワイヤが切断されたと判断し、その後第2ボンド点に至るまでに容量値が回復するときは、切断されたワイヤがボンディング対象物に垂れて接触したと判断すること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、所定の電気信号とは、交流電気信号、直流パルス信号のいずれかであること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、不着監視部は、取得した容量値を時間について微分した微分値に基づいて、容量値についての低下と回復を判断すること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、第1ボンド点および第2ボンド点におけるワイヤボンディングは、ウェッジボンディング方式で行われること、としても好適である。
 また、本発明に係るワイヤボンディング方法は、ワイヤボンディングの第1ボンド点において、ボンディング対象物とワイヤとの間を接合する第1ボンディング処理工程と、第1ボンディング処理の後、第1ボンド点からワイヤボンディングの第2ボンド点までワイヤを延出する期間の間、キャピラリに保持されているワイヤとボンディング対象物との間に所定の電気信号を連続的に印加してキャピラリに保持されているワイヤとボンディング対象物との間の容量値の変化を取得する連続監視工程と、第1ボンディング処理の後で容量値が低下したときにワイヤが途中切断されたと判断し、その後第2ボンド点に至るまでに容量値が回復するときは、途中切断されたワイヤがボンディング対象物に垂れて接触したと判断する途中切断判断工程と、を有することを特徴とする。
 また、本発明に係るワイヤボンディング方法において、所定の電気信号とは、交流電気信号、直流パルス信号のいずれかであること、としても好適である。
 本発明に係るワイヤボンディング装置は、ワイヤボンディングの第1ボンド点において、第1ボンディング対象物とワイヤとの間を接合する第1ボンディング処理部と、第1ボンド点から第2ボンド点にワイヤを延出して所定のループを形成しながら移動するループ形成処理部と、第2ボンド点において、第2ボンディング対象物とワイヤとの間を接合する第2ボンディング処理部と、第1ボンディング処理の前から第2ボンディングの後までの全期間に渡って、キャピラリに保持されているワイヤと、第1ボンディング対象物と第2ボンディング対象物を保持するボンディングステージとの間に所定の電気信号を連続的に印加し、その連続的応答に基づいてワイヤの接続状態の変化の有無を監視し判断する不着監視部と、を備える。
 また、本発明に係るワイヤボンディング装置において、不着監視部は、ワイヤとボンディングステージとの間の容量値の変化、または電気的短絡の有無の変化に基づいて、ワイヤの接続状態の変化の有無を監視し判断すること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、不着監視部は、第1ボンディング処理前の期間における連続的応答の安定値を第1基準値として、第1基準値に基づいて第1ボンディング点におけるワイヤと第1ボンディング対象物との間の接続状態の変化の有無を判断し、第1ボンディング処理完了時における連続的応答の安定値を第2基準値として、第2基準値に基づいてループ形成処理の期間におけるワイヤの接続状態の変化の有無を判断し、ループ形成処理の期間における連続的応答の安定値を第3基準値として、第3基準値に基づいて第2ボンディング点におけるワイヤと第2ボンディング対象物との間の接続状態の変化の有無を判断し、第2ボンディング処理完了時における連続的応答の安定値を第4基準値として、第4基準値に基づいて第2ボンド点からワイヤの切断処理完了までの期間におけるワイヤの接続状態の変化の有無を判断すること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、不着監視部は、ボンディングステージの電位を接地電圧値として接地電圧値よりも所定電圧値だけ異なる電圧を有する直流電圧信号を所定の電気信号としてワイヤに印加して、第1基準値を所定電圧値とし、第2基準値から第4基準値を接地電圧値として、ワイヤの接続状態の変化の有無を判断すること、としても好適である。
 また、本発明に係るワイヤボンディング装置において、第1ボンド点および第2ボンド点におけるワイヤボンディングは、ウェッジボンディング方式またはボールボンディング方式で行われること、としても好適である。
 本発明に係るワイヤボンディング方法は、第1ボンディング対象物とワイヤとの間を接合する第1ボンディング処理工程と、第1ボンド点から第2ボンド点にワイヤを延出して所定のループを形成しながら移動するループ形成処理工程と、第2ボンド点において、第2ボンディング対象物とワイヤとの間を接合する第2ボンディング処理工程と、第1ボンディング処理の前から第2ボンディングの後までの全期間に渡って、キャピラリに保持されているワイヤと、第1ボンディング対象物と第2対象物を保持するボンディングステージとの間に所定の電気信号を連続的に印加し、その連続的応答に基づいてワイヤの接続状態の変化の有無を監視し判断する不着監視工程と、を有する。
 上記構成の少なくとも1つによれば、第1ボンド点から第2ボンド点の間のワイヤ切断の有無を的確に判断できる。
 上記構成の少なくとも1つによれば、第1ボンディング処理から第2ボンディングの後までの全期間に渡って、ワイヤの接続状態の変化を的確に判断できる。

 以下に図面を用いて本発明に係る実施の形態を詳細に説明する。以下において、ワイヤボンディングの対象物として、第1ボンド点では回路基板のリード、第2ボンド点では半導体チップのパッドとして述べるが、これは説明のための例示であって、第1ボンド点を半導体チップのパッドとし、第2ボンド点を回路基板のリードとしてもよい。第1ボンド点と第2ボンド点をともに半導体チップのパッドとしてもよく、第1ボンド点と第2ボンド点をともに回路基板のリードとしてもよい。パッド、リードはワイヤが接合される対象物の例示であって、これ以外のものであってもよい。また、ボンディングの対象物としては、半導体チップの他、抵抗チップ、コンデンサチップ等の一般的な電子部品でもよく、回路基板としては、エポキシ樹脂基板等の他、リードフレーム等であってもよい。

 以下では、全ての図面において一または対応する要素には同一の符号を付し、重複する説明を省略する。
 図1は、ワイヤボンディング装置10の構成図である。このワイヤボンディング装置10は、ワイヤボンディング用のツールとしてキャピラリ28を用い、ワイヤ30としてアルミニウム線を用い、ウェッジボンディング方式で、2つのボンディング対象物をワイヤ30で接続する装置である。図1では、ワイヤボンディング装置10の構成要素ではないが、ボンディング対象物としての半導体チップ6と回路基板8が示されている。なお、本発明の実施の形態において、ウェッジボンディング方式とは、ワイヤ先端にFABを形成せず、超音波、圧力を用いて行うボンディング方式をいう。
 ワイヤボンディング装置10は、架台12に保持されるボンディングステージ14と、XYステージ16と、コンピュータ60を含んで構成される。
 ボンディングステージ14は、2つのボンディング対象物である半導体チップ6と回路基板8とを搭載するボンディング対象物保持台である。ボンディングステージ14は、回路基板8等を搭載または排出する際に、架台12に対して移動可能であるが、ボンディング処理の間は架台12に対し固定状態とされる。かかるボンディングステージ14としては、金属製の移動テーブルを用いることができる。ボンディングステージ14は、ワイヤボンディング装置10の接地電位等の基準電位に接続される。ボンディングステージ14は、後述する不着判定回路36の接地側端子に接続される。半導体チップ6や回路基板8との間の絶縁が必要な場合には、ボンディングステージ14の必要な部分に絶縁処理が設けられる。
 半導体チップ6は、シリコン基板にトランジスタ等を集積化して電子回路としたもので、電子回路としての入力端子と出力端子等が半導体チップ6の上面に複数のパッド(図示せず)として引き出されている。半導体チップ6の下面はシリコン基板の裏面で、電子回路の接地電極とされる。
 回路基板8は、エポキシ樹脂基板に所望の配線をパターニングしたもので、半導体チップ6の下面を電気的および機械的に接続して固定するチップパッド(図示せず)と、その周囲に配置される複数のリード(図示せず)と、チップパッドや複数のリードから引き出された回路基板としての入力端子と出力端子を有する。ワイヤボンディングは、半導体チップ6のパッドと、回路基板8のリードとの間をワイヤ30で接続することで行われる。
 ボンディングステージ14に設けられるウィンドクランパ50は、中央部に開口を有する平板状の部材で、回路基板8を保持する部材である。ウィンドクランパ50は、中央部の開口の中にワイヤボンディングが行われる回路基板8のリードと半導体チップ6とが配置されるように位置決めして、開口の周縁部で回路基板8を押さえることで、回路基板8をボンディングステージ14に固定する。
 XYステージ16は、ボンディングヘッド18を搭載し、架台12およびボンディングステージ14に対し、ボンディングヘッド18をXY平面内の所望の位置に移動させる移動台である。XY平面は、架台12の上面と平行な平面である。Y方向は、後述するボンディングアーム(図示せず)に取り付けられた超音波トランスデューサ24の長手方向に平行な方向である。図1に、X方向、Y方向と、XY平面に垂直な方向であるZ方向を示した。
 ボンディングヘッド18は、XYステージ16に固定されて搭載され、Zモータ20を内蔵し、その回転制御によってZ駆動アーム22、超音波トランスデューサ24を介して、キャピラリ28をZ方向に移動させる移動機構である。Zモータ20としては、リニアモータを用いることができる。
 Z駆動アーム22は、超音波トランスデューサ24と、ワイヤクランパ32とが取り付けられ、Zモータ20の回転制御によって、ボンディングヘッド18に設けられる回転中心の周りに回転可能な部材である。ボンディングヘッド18に設けられる回転中心は、必ずしもZモータ20の出力軸ではなく、Z駆動アーム22、超音波トランスデューサ24、ワイヤクランパ32を含めた全体の重心位置を考慮し、回転負荷が軽減される位置に設定される。
 超音波トランスデューサ24は、根元部がZ駆動アーム22に取り付けられ、先端部にワイヤ30を挿通するキャピラリ28が取り付けられる細長い棒部材である。超音波トランスデューサ24には超音波振動子26が取り付けられ、超音波振動子26を駆動することで発生する超音波エネルギをキャピラリ28に伝達する。したがって、超音波トランスデューサ24は、超音波振動子26からの超音波エネルギを効率よくキャピラリ28に伝達できるように、先端側に行くほど先細りとなるホーン形状に形成される。超音波振動子26としては、圧電素子が用いられる。
 キャピラリ28は、先端面が平らな円錐体で、ワイヤ30を長手方向に沿って挿通させることができる貫通孔を中心部に有するボンディングツールである。かかるキャピラリ28としては、ボールボンディングに用いられるセラミック製のキャピラリをそのまま用いることができる。ボールボンディングに用いられるキャピラリは、FABを保持しやすいように、貫通孔の先端面側に適当なチャンファと呼ばれる隅部形状が設けられているが、本実施の形態のウェッジボンディング方式では、ボールボンディング用のキャピラリを用い、このキャピラリの貫通孔の先端面側の下面にフェイスと呼ばれる平面を備える。このフェイスが、ワイヤボンディング装置10においてウェッジボンディングを行うときの押圧面となる。
 ウェッジボンディング用のツールは、先端部に、長手方向に対し斜めに設けられるワイヤガイドと、ワイヤの側面を押圧するための押圧面を有するので、ツールの長手方向軸の周りに回転対称でなく、ワイヤは、ワイヤガイドの方向に沿った方向性を有して横方向に突き出す。このようなウェッジボンディング用のツールを用いると、リード、パッドの配置によっては、そのままではワイヤガイドの方向がワイヤの接続方向と合わないことが生じる。
 例えば、回路基板8の中央部に半導体チップ6が搭載され、半導体チップ6の周辺部に沿って一周するように複数のパッドが配置され、回路基板8にも、半導体チップ6の外側に沿って一周するように複数のリードが設けられる場合には、リードとパッドとを結ぶワイヤの接続方向が複数のワイヤボンディングのそれぞれによって異なる。ワイヤガイドの方向をワイヤの接続方向に合わせるには、ウェッジボンディング用のツールを長手方向軸の周りに回転させるか、回路基板8を回転させる必要がある。
 これに対し、キャピラリ28の先端面側のフェイスは、キャピラリ28の長手方向軸の周りに回転対称の形状であるので、パッドとリードとを結ぶワイヤの接続方向が各ワイヤボンディングごとに異なっても、キャピラリ28の先端から突き出るワイヤ30の方向を少し変更する整形処理を行うだけで済む。このため、ウェッジボンディングにキャピラリ28を用いる。
 キャピラリ28に挿通されるワイヤ30は、アルミニウムの細線である。ワイヤ30は、ボンディングヘッド18から延びるワイヤホルダの先端に設けられるワイヤスプール33に巻回され、ワイヤスプール33からワイヤクランパ32を介してキャピラリ28の中心部の貫通孔に挿通されて、キャピラリ28の先端から突き出る。かかるワイヤ30の材質としては、純アルミニウム細線の他に、シリコン、マグネシウム等を適当に混合させた細線等を用いることができる。ワイヤ30の直径は、ボンディング対象物によって選択することができる。ワイヤ30の直径の一例を挙げると、30μmである。
 ワイヤクランパ32は、Z駆動アーム22に取り付けられ、ワイヤ30の両側に配置される1組の挟み板で、向かい合う挟み板の間を開くことでワイヤ30を自由移動状態とし、向かい合う挟み板の間を閉じることで、ワイヤ30の移動を停止させるワイヤ挟み装置である。ワイヤクランパ32は、Z駆動アーム22に取り付けられるので、キャピラリ28がXYZ方向に移動しても、ワイヤ30を適切に挟むことができる。ワイヤクランパ32の開閉は、圧電素子を用いたクランパ開閉部34の作動によって行われる。
 不着判定回路36は、ワイヤボンディングの各段階で、ボンディング対象物とワイヤ30との間の接続が適切か否かを判定する回路である。不着判定回路36は、ボンディング対象物とワイヤ30との間に所定の電気信号を印加し、その応答に基づいて、ボンディング対象物とワイヤ30との間の接続が適切か否かを判定する。
 図2は、不着判定回路36の構成図である。ここでは、第1ボンド点100において適切にワイヤボンディングが行われたことが確認され、その後、ループ形成処理工程を経て、第2ワイヤボンディング処理工程に移行し、第2ワイヤボンディング処理工程も第2ボンド点102において適切にワイヤボンディングが行われたことが確認され、次に、ワイヤ切断処理が適切に行われ、第2ボンド点102において、ワイヤ30が切断状態104となっていることを示す図である。このようにワイヤボンディングの各処理工程が正常に行われるときが示されている。
 不着判定回路36は、印加電源106と測定部108から構成され、一方端子はボンディングステージ14に接続され、他方端子は、ワイヤクランパ32またはワイヤスプール33に接続される。印加電源106を交流電圧電源として、測定部108の内部に図示しないインピーダンス測定回路によりインピーダンス値を測定することにより、ワイヤ30とボンディングステージ14の間の容量成分が分かる。なお、印加電源106を交流電圧電源に代えて直流パルス電源を用いてもよい。以下では、印加電源106を交流電圧電源として説明を続ける。
 ワイヤ30が回路基板8のリード、または半導体チップ6のパッドと接続状態のときは、ワイヤクランパ32とボンディングステージ14の間の容量成分の値は、ワイヤボンディング装置10の要素の容量値である装置容量値と、回路基板8や半導体チップ6の容量値であるデバイス容量値の合計値になる。これに対しワイヤ30が切断状態104のときは、ワイヤ30と回路基板8または半導体チップ6との間が電気的に開放状態となるので、ワイヤクランパ32とボンディングステージ14の間の容量成分の値は、装置容量値だけになる。測定部108における容量成分の変化に基づいて、不着判定回路36は、ワイヤ30とボンディング対象物である回路基板8または半導体チップ6との間が接続状態か開放状態かを判定できる。
 図2に示されるようにワイヤボンディングの各処理工程が正常に行われるときには、不着判定回路36は各処理工程で以下のように判定する。第1ボンド点100における第1ワイヤボンディング処理の後では、ワイヤクランパ32またはワイヤスプール33とボンディングステージ14との間の容量値が装置容量値とデバイス容量値の合計値となることで、ワイヤ30と回路基板8との間が接続状態であると判定する。キャピラリ28が第2ボンド点102に向かって下降し、第2ボンド点102に接触したときも、ワイヤクランパ32とボンディングステージ14との間の容量値が装置容量値とデバイス容量値の合計値となることで、ワイヤ30と回路基板8との間が接続状態であると判定する。
 第2ボンド点102における第2ワイヤボンディング処理の後では、ワイヤクランパ32とボンディングステージ14との間が装置容量値とデバイス容量値の合計値となることで、ワイヤ30と半導体チップ6との間が接続状態であると判定する。ワイヤ切断処理の後では、ワイヤクランパ32とボンディングステージ14との間の容量値が装置容量値の値となることで、ワイヤ30と半導体チップ6との間が切断状態であると判定する。
 再び図1に戻り、コンピュータ60は、ワイヤボンディング装置10の各要素の動作を全体として制御する。コンピュータ60は、CPUである制御部80と、各種のインタフェース回路と、メモリ82を含んで構成される。これらは互いに内部バスで接続される。
 各種インタフェース回路は、CPUである制御部80とワイヤボンディング装置10の各要素との間に設けられる駆動回路またはバッファ回路である。図1では、インタフェース回路を単にI/Fとして示した。各種インタフェース回路は、XYステージ16に接続されるXYステージI/F62、Zモータ20に接続されるZモータI/F64、超音波振動子26に接続される超音波振動子I/F66、クランパ開閉部34に接続されるクランパ開閉I/F68、不着判定回路36に接続される不着判定回路I/F70である。
 メモリ82は、各種プログラムと、各種制御データを格納する記憶装置である。各種プログラムは、第1ワイヤボンディング処理に関する第1ボンディングプログラム84、ループ形成処理に関するループ形成プログラム86、第2ワイヤボンディング処理に関する第2ボンディングプログラム88、不着判定回路36による連続監視処理に関する不着連続監視プログラム90、ワイヤ30の途中切断の判定処理に関する切断判定処理プログラム92、ワイヤ30の途中切断が生じたことを示す異常信号出力に関する異常出力処理プログラム94、その他の制御処理に関する制御プログラム96である。制御データ98は、各種プログラムや制御プログラムを実行するときに必要なデータ等である。
 上記構成の作用、特にコンピュータ60の各機能について、図3以下を用いてさらに詳細に説明する。図3は、ワイヤボンディング処理における各要素の動作を示すタイムチャートである。図4は、ワイヤボンディング方法の手順を示すフローチャートである。図5は、第1ボンド点から第2ボンド点の間の不着監視に関する各信号をキャピラリ28の動きと関連付けて示すタイムチャートである。図6から図9は、第1ボンド点から第2ボンド点の間のワイヤの状態をそれぞれ示す図である。
 図3は、第1ボンド点100における第1ワイヤボンディング処理からループ形成処理を経て第2ボンド点102における第2ワイヤボンディング処理とワイヤ切断が行われるまでの各要素の動作状態を示すタイムチャートである。図3の横軸は時間である。図3の縦軸は、上段側から下段側に向かって順に、キャピラリ28の高さ状態、Zモータ20が動作状態か停止状態か、XYステージ16が動作状態か停止状態か、超音波振動子26が動作状態か停止状態か、キャピラリ28を下方に押し付ける押付力の大きさ、ワイヤクランパ32が閉状態か開状態か、を示す。
 キャピラリ28の高さ状態は、Zモータ20が動作状態のときに変化し、Zモータ20が停止状態のときは変化しない。Zモータ20の動作と停止の制御は、制御部80が各種プログラムを実行するときに、Zモータ20の動作コマンドがあるとZモータI/F64を介してZモータ20を駆動し、停止コマンドがあるとその動作を停止することで行われる。キャピラリ28は、高さ状態の変化の他に、XY平面内の移動によって、そのXY平面内における位置状態が変化する。キャピラリ28のXY平面内の移動の制御は、制御部80が各種プログラムを実行するときに、XYステージ16の移動コマンドがあるとXYステージI/F62を介してXYステージ16を移動駆動し、停止コマンドがあるとその移動駆動を停止することで行われる。
 キャピラリ28が第1ボンド点100と第2ボンド点102にいるときに、超音波振動子26からキャピラリ28に超音波エネルギが供給される。超音波振動子26からの超音波エネルギ供給の制御は、制御部80が各種プログラムを実行するときに、超音波振動子26の作動コマンドがあると超音波振動子I/F66を介して超音波振動子26を作動させ、停止コマンドがあるとその作動を停止することで行われる。
 キャピラリ28が第1ボンド点100と第2ボンド点102にいるときに、超音波トランスデューサ24を介してキャピラリ28に所定の押付力が与えられる。押付力の大きさの制御は、Zモータ20の駆動制御の一部として行うことができる。すなわち、制御部80が各種プログラムを実行するときに、押付力変更コマンドがあるとZモータI/F64を介してZモータ20の駆動制御によって押付力の変更が行われる。
 ループ形成処理やワイヤ切断処理においては、キャピラリ28からワイヤ30を延出するときにワイヤクランパ32が開き、ワイヤ30の延出を止めてクランプするときにワイヤクランパ32が閉じられる。ワイヤクランパ32の開閉制御は、制御部80が各種プログラムを実行するときに、ワイヤクランパ32の開動作コマンドがあるとクランパ開閉I/F68を介してクランパ開閉部34にワイヤクランパ32を開かせ、閉動作コマンドがあるとクランパ開閉部34にワイヤクランパ32を閉じさせることで行われる。
 図3において、時間t0から時間t4までが第1ワイヤボンディング処理工程の期間で、この期間では、制御部80が第1ボンディングプログラム84を実行する。図3に示されるように、時間t0から時間t1までの期間の間、XYステージ16が移動駆動されてキャピラリ28が第1ボンド点の直上に移動される。Zモータ20は時間t0から時間t3まで駆動され、これによってキャピラリ28は下降を続ける。下降は、時間t0からキャピラリ28が第1ボンド点100の直上に移動する時間t1までが高速下降で、時間t1からキャピラリ28が回路基板8のリードに接触する時間t3の間は低速とされる。この低速下降は第1サーチ(1stサーチ)と呼ばれる。
 時間t3から時間t4の間は、XYステージ16もZモータ20も停止状態で、この期間の間に超音波振動子26が作動して超音波エネルギをキャピラリ28に与える。押付力は、時間t1から超音波振動子26の作動開始前後の時間までの間に段階的に変化する。このようにして、時間t3から時間t4の間に、第1ボンド点100において、キャピラリ28の先端と回路基板8のリードとの間にキャピラリ28の先端から突き出たワイヤ30を挟んで、超音波エネルギと押付力で、ワイヤ30とリードの間の接合を行う。この接合処理の間、ボンディングステージ14は適当な処理温度に加熱維持されていることが好ましい。
 図3において、時間t4から時間t10までがループ形成処理工程の期間である。このときには、押付力は元に戻される。この期間では、制御部80がループ形成プログラム86を実行する。図3に示されるように、時間t4から時間t5の間Zモータ20のみが駆動され、これによってキャピラリ28が少し上昇する。時間t5から時間t6の間はXYステージ16のみが移動駆動される。この移動駆動は、XY平面内で、第1ボンド点100から第2ボンド点102の反対側にキャピラリ28が一旦戻されるリバース移動として行われる。時間t6から時間t7の間はZモータ20のみが駆動されて、リバース移動された位置でキャピラリ28が上昇する。そして、時間t7から時間t8の間その状態が維持される。この状態においてワイヤ30のループが最高点となる。時間t8から時間t9の間にワイヤクランパ32が閉じられた状態でXYステージ16が少し移動駆動される。この移動駆動は、XY平面内で、リバース移動された位置から第2ボンド点102の方にキャピラリ28を移動させるように行われる。これにより、ループが第2ボンド点102の側に引っ張られて、ループの最高点が所望の高さに調整される。
 時間t9でワイヤクランパ32が開かれ、ワイヤ30がキャピラリ28の先端から延出できる状態とされる。そして、時間t9から時間t10の間、XYステージ16が移動駆動され、Zモータ20が駆動される。これにより、第2ボンド点102に向かってワイヤ30が延出されながらキャピラリ28が下降して、ループが下向きに下がってくる。
 時間t10でキャピラリ28は第2ボンド点102の直上に来る。時間t10から時間t13までが第2ボンド点102における第2ワイヤボンディング処理工程の期間である。この期間では、制御部80が第2ボンディングプログラム88を実行する。キャピラリ28の下降は、時間t9からキャピラリ28が第2ボンド点102の直上に移動する時間t10までが高速下降で、時間t10からキャピラリ28が半導体チップ6のパッドに接触する時間t12の間は低速とされる。この低速下降は第2サーチ(2ndサーチ)と呼ばれる。
 時間t12から時間t13の間は、XYステージ16もZモータ20も停止状態で、この期間の間に超音波振動子26が作動して超音波エネルギをキャピラリ28に与える。押付力は、時間t10から超音波振動子26の作動開始前後の時間までの間に段階的に変化する。このようにして、時間t12から時間t13の間に、第2ボンド点102において、キャピラリ28の先端と半導体チップ6のパッドとの間にキャピラリ28の先端から突き出たワイヤ30を挟んで、超音波エネルギと押付力で、ワイヤ30とリードの間の接合を行う。この接合処理の間、ボンディングステージ14は適当な処理温度に加熱維持されていることが好ましい。
 図3において、時間t13から時間t15までがワイヤ切断処理工程の期間である。ワイヤ切断処理工程は、第2ワイヤボンディング処理と区別し、専用のワイヤ切断処理プログラムを制御部80が実行するものとできる。あるいは、この期間を第2ワイヤボンディング処理工程に含め、第2ボンディングプログラム88の中にワイヤ切断処理のプログラムを含めてもよい。
 ワイヤ切断処理工程では押付力は元に戻される。図3に示されるように、時間t13から時間t14の間Zモータ20のみが駆動され、これによってキャピラリ28が少し上昇する。時間t14から時間t15の間はワイヤクランパ32が閉じられ、XYステージ16が移動駆動され、Zモータ20が駆動される。この移動駆動は、キャピラリ28が上昇しながらXY平面内で移動するものとして行われる。これにより、ワイヤ30は、第2ボンド点102において切断される。
 このようにして、第1ボンド点100における第1ワイヤボンディング処理からループ形成処理を経て第2ボンド点102における第2ワイヤボンディング処理とワイヤ切断が行われる。
 上記構成の作用、特に制御部80の不着連続監視とワイヤ30の途中切断判定等の機能について、図4から図9を用いて、さらに詳細に説明する。図4は、ワイヤボンディング方法の手順のうち、第1ワイヤボンディング処理から第2ワイヤボンディング処理までの手順を抜き出して示すフローチャートで、各手順は、コンピュータ60のメモリ82に格納される各プログラムの処理手順に対応する。ワイヤボンディング装置10に電源等が投入されると、コンピュータ60を含むワイヤボンディング装置10の各構成要素の初期化が行われる。
 次に、ボンディングステージ14が一旦引き出され、ボンディング対象物である半導体チップ6が搭載された回路基板8がボンディングステージ14上に位置決めセットされ、ウィンドクランパ50によって押さえつけられて固定される。ボンディングステージ14は再び初期状態の位置に戻される。なお、ボンディングステージ14は、ボンディング条件で定められた所定の温度に加熱される。このボンディング対象物設定工程は、回路基板8の自動搬送装置を用いて自動的に行われる。
 次に、第1ボンディングプログラム84が制御部80によって実行され、第1ボンド点100において第1ワイヤボンディング処理が行われる(S10)。第1ボンド点100は、回路基板8の1つのリード上に設定される。第1ボンド点100の設定は、図1では図示されていない位置決めカメラ等を用いて行われる。第1ワイヤボンディング処理における各要素の動作については図3で述べたので、詳細な説明を省略する。
 第1ボンド点100では、キャピラリ28の先端部と回路基板8のリードとの間にワイヤ30が挟み込んで押し付けられ、超音波振動子26の超音波振動エネルギとZモータ20の駆動制御によるキャピラリ28の押圧力と、必要に応じてはボンディングステージ14からの加熱温度とによって、ワイヤ30とリードとの間が接合される。このようにして、第1ボンド点100における第1ワイヤボンディング処理が行われる。
 第1ワイヤボンディング処理が終了すると、ループ形成処理が行われる(S12)。この処理手順は、制御部80が、ループ形成プログラム86を実行することで行われる。すなわち、第1ワイヤボンディング処理が終了した後、ワイヤクランパ32を開いた状態でキャピラリ28を上方に上昇させ、次に第2ボンド点102の直上に移動させる。第2ボンド点102は、半導体チップ6の1つのパッド上に設定される。キャピラリ28の移動の間、ワイヤ30は、ワイヤスプール33から繰り出されて、キャピラリ28の先端から必要なワイヤ長だけ延出される。ループ形成処理におけるにおける各要素の動作については図3で述べたので、詳細な説明を省略する。
 ループ形成処理の間、不着連続監視が行われる(S14)。この処理手順は、制御部80が、不着連続監視プログラム90を実行することで行われる。不着連続監視は、制御部80の指令で、不着判定回路I/F70を介して不着判定回路36を連続的に作動させ、その結果を制御部80が連続的に受け取って行われる。
 不着判定回路36の連続的作動は、図2で説明した印加電源106である交流電圧電源を予め定めた連続監視期間の間、連続的に作動させる。これによって、キャピラリ28に保持されているワイヤ30とボンディングステージ14との間に交流電圧信号が連続的に印加される。図2で説明した測定部108は、キャピラリ28に保持されているワイヤ30とボンディングステージ14との間の容量値を取得して、その値を不着判定回路I/F70を介して遂次的に制御部80に伝送する。
 不着連続監視によって、ワイヤ途中切断か否かが判定される(S16)。この処理手順は、制御部80が切断判定処理プログラム92を実行することで行われる。
 図5に、不着連続監視における各信号の時間的変化をキャピラリ28の動作状態に関連付けて示した。図5の横軸は時間である。縦軸は、紙面の上段側から下段側に向かって順に、キャピラリ28の動作状態、不着判定回路36の測定部108の出力である不着監視出力、不着監視出力を微分した微分出力、従来技術における不着監視のタイミングである。
 横軸の時間t4,t7,t9,t12は、図3で説明したものと同じ内容である。すなわち、時間t4は、第1ボンド点100における接合処理が終了して、ループ形成処理が開始するタイミング、時間t7から時間t9の間は最高位置のループ形成となる期間、t12はキャピラリ28が下降して第2ボンド点102に接触したタイミングである。時間T1,T2,T3は、図5の最下段に示されるように、従来技術における不着監視のタイミングである。ここでは、時間t4の直前、時間t7の直後、t12の後のタイミングにそれぞれ設定される。これは例示であって、これ以外の適当なサンプリングタイミングで不着監視が行われることがある。
 図5の上から2段目の不着監視出力に示されるように、ここでは、従来技術のサンプリングタイミングではなく、予め設定された連続監視期間の間、不着判定回路36が作動を続ける。連続的監視期間は、第1ボンディング処理の後、第1ボンド点から第2ボンド点までの間にワイヤ30が切断されたか否かを監視するのに適した期間に設定される。ここでは、第1ボンド点から第2ボンド点までの間の全期間が連続監視期間と設定されている。これに代えて、例えば、従来技術で用いられるT1からT3の間を連続監視期間としてもよい。あるいは、従来技術の不着監視サンプリングタイミングのT1とT3はそのまま残し、キャピラリ28が最高位置となる時間t7からキャピラリ28が最低位置となる時間t12の間を連続監視期間としてもよい。
 不着監視出力は、不着判定回路36の測定部108の出力で、容量値の時間的変化が示されている。図5では、例えばキャピラリ28が上昇中の時間C0から時間C1までほぼ一定値の容量値を維持し、時間C1で急激に容量値が低下する。ワイヤ30が切断すると、測定部108が検出する容量値が「装置容量値とデバイス容量値の合計値」から「装置容量値」となるので、時間C1でワイヤ30が切断されたと判定することができる。時間C1から時間C2の間は低下した容量値が維持されているが、時間C2で急激に容量値が元の高い値に回復する。これは、「装置容量値」から「装置容量値とデバイス容量値の合計値」に回復したものと考えられ、ワイヤ30の途中切断によってキャピラリ28の先端から延びているワイヤ30が、回路基板8または半導体チップ6に接触したと判定できる。
 このように、キャピラリ28に保持されているワイヤ30とボンディングステージ14の間の容量値を取得し、第1ボンディング処理の後で容量値が低下したときにワイヤ30がループの途中で切断されたと判定できる。また、その後第2ボンド点に至るまでに容量値が回復するときは、切断されたワイヤ30がボンディング対象物である回路基板8または半導体チップ6に垂れて接触したと判定することができる。
 従来技術の不着監視のサンプリングタイミングでは、時間T1,T2,T3のいずれにおいても、容量値は同じ値で変化せず、したがって、ワイヤ30の途中切断を検出できない。
 上記では、ワイヤ30の途中切断の有無を容量値の変化で判定するものとした。容量値の変化の有無の検出は、閾値容量値を用いて、閾値容量値の比較で行うことができる。これに代えて、容量値を示す電気信号を時間について微分した微分値に基づいて、ワイヤ30の途中切断の有無を判定するものとできる。図5の微分出力は、不着監視出力を時間について微分したもので、容量値が急激に低下するとマイナス方向のパルスが出力され、容量値が急激に上昇回復するとプラス方向のパルスが出力される。このパルス出力の有無に基づいてワイヤ30の途中切断の有無を判定できる。
 図6から図9は、時間t4,時間C0,時間C1,時間C2のそれぞれにおけるワイヤ30の状態を示す図である。
 図6に示される時間t4では、第1ボンド点100において、キャピラリ28の先端と回路基板8のリードとの間にキャピラリ28の先端から突き出たワイヤ30が挟まれている。したがって、測定部108において検出される容量値は、「装置容量値とデバイス容量値の合計値」となる。
 図7に示される時間C0では、キャピラリ28が第1ボンド点100からXY平面内でX1移動し、Z方向の高さが回路基板8の上面を基準としてZ1まで上昇した状態である。ワイヤ30は第1ボンド点100で回路基板8に接合された状態で、キャピラリ28からワイヤ30が延出される。このときも、測定部108において検出される容量値は、「装置容量値とデバイス容量値の合計値」である。
 図8で示される時間C1は、キャピラリ28のZ方向の高さが最高値のZ2となり、ワイヤクランパ32が閉じてXYステージ16が第1ボンド点100からXY平面内で距離X2移動したとき(図3参照)である。ここで、ワイヤ30が、第1ボンド点100とキャピラリ28の先端の間で切断状態104となったことが示される。キャピラリ28からワイヤ30は第1ボンド点100の方に延びていて、切断された部分は、先端部105となっている。なお、切断が生じる時間C1の上記の状態は例示であって、第1ボンド点100から第2ボンド点102に向かう途中であれば、これ以外の状態で切断が生じるものとしてよい。
 このとき、測定部108において検出される容量値は、「装置容量値」となって、容量値が「装置容量値とデバイス容量値の合計値」から急激に低下する。不着連続監視によれば、容量値の急激な低下を検出することで、ワイヤ30がループの途中で切断された、と判定できる。
 図9で示される時間C2は、キャピラリ28がZ方向にZ3の高さまで下降しXY平面で移動しながら、第1ボンド点100から距離X3移動して、キャピラリ28の先端が第2ボンド点102の直上に来たときである。Z3は図8のZ2よりも小さい値で、X3は図8のX2より大きい値である。このとき、キャピラリ28の低下によって、キャピラリ28から延びているワイヤ30の先端部105が、回路基板8に接触する。このとき、測定部108において検出される容量値は、「装置容量値とデバイス容量値の合計値」に急激に上昇し回復する。不着連続監視によれば、容量値の急激な上昇回復を検出するとき、その前の時間C1における容量値の急激な低下検出と合わせ、これがワイヤ30と第1ボンド点100との間の接続が正常であることを示すのではなく、ワイヤ30がループ途中で切断し、その先端部105が垂れてボンディング対象物に接触したことを示す、と判定できる。
 再び図4に戻り、S14におけるワイヤ途中切断か否かの判定の結果、ワイヤ途中切断が生じていないと判定されると、次に第2ボンド点102において第2ワイヤボンディング処理が行われる(S18)。この処理手順は、制御部80が第2ボンディングプログラム88を実行することで行われる。第2ボンド点102は、半導体チップ6の1つのパッド上に設定される。第2ボンド点102の設定は、図1では図示されていない位置決めカメラ等を用いて行われる。第2ワイヤボンディング処理における各要素の動作については図3で述べたので、詳細な説明を省略する。
 S16におけるワイヤ途中切断か否かの判定の結果、ワイヤ途中切断が生じていると判定されると、異常信号が出力され(S20)、ワイヤボンディング装置10の動作が停止される(S22)。この処理手順は、制御部80が異常出力処理プログラム94を実行することで行われる。
 このように、不着判定回路36を連続作動させて連続的に不着監視を行うことで、キャピラリ28によるウェッジボンディングに金線より展伸性が小さいアルミニウム線を用いても、第1ボンド点100から第2ボンド点102の間のワイヤ切断の有無を的確に判断することができる。
 上記では、所定の連続的監視期間は、第1ボンディング処理の後、第1ボンド点から第2ボンド点までワイヤを延出する期間としたが、第1ボンディング処理の前から前記第2ボンディングの後までの全期間に渡って連続的監視期間を設定することもできる。
 この連続的監視期間において、不着監視部は、キャピラリ28に保持されているワイヤ30とボンディングステージ14との間に所定の電気信号を連続的に印加する。そして、その連続的応答に対し、適切な判断閾値を用いて、ワイヤ30の接続状態の変化の有無を監視し判断する。
 第1ボンド点におけるワイヤの不着をF1とし、ループ形成期間におけるワイヤの途中切断をF2とし、第2ボンド点におけるワイヤの不着をF3とし、第2ボンディング処理の後のワイヤ切断処理の前におけるワイヤの途中切断をF4とすると、F1からF4に対して、それぞれ適切な判断閾値を用いる。このようにすることで、F1からF4を区別して監視できる。
 以下に、図10から図12を用いて、第1ボンディング処理の前から第2ボンディングの後までの全期間に渡って連続的監視を行い、F1からF4を区別することについて、詳細に説明する。
 図10は、図6から図9に対応する図であるが、これらに示される状態をさらに拡張し、第1ボンディング処理の前から前記第2ボンディングの後までの全期間について、ワイヤ30のボンディングの様子を示す図である。ここでは、回路基板8の第1ボンド点について行われる第1ボンディング処理、第1ボンディング処理の後のループ形成処理、ループ形成処理の後で半導体チップ6の第2ボンド点について行われる第2ボンディング処理、第2ボンディング処理の後で、ワイヤ30を切断する切断処理まで、問題なく行われたワイヤ31が示される。
 図10において、第1ボンド点におけるワイヤの不着であるF1、ループ形成期間におけるワイヤの途中切断であるF2、第2ボンド点におけるワイヤの不着であるF3、第2ボンディング処理の後のワイヤ切断処理の前におけるワイヤの途中切断であるF4の生じる箇所をそれぞれ示した。
 図10に示される不着判定回路36は、図2で説明したものと同じ内容で、所定の電気信号を出力する印加電源106と、所定の電気信号に対する応答を測定する測定部108で構成される。ここで、所定の電気信号としては、交流電圧信号または直流電圧信号を用いる。
 この使い分けは、半導体チップ6と回路基板8が共にボンディングステージ14と電気的抵抗成分のみで接続されているとみなせるかどうかで決めることができる。半導体チップ6と回路基板8が共にボンディングステージ14と電気的抵抗成分のみで接続されているとみなせる場合には、直流電圧信号を所定の電気信号として用いることができる。半導体チップ6と回路基板8が共にボンディングステージ14と電気的抵抗成分のみで接続されているとみなせず、容量成分を含む場合には、交流電圧信号を所定の電気信号として用いる。
 所定の電気信号として交流電圧信号を用いるときには、測定部108は、ワイヤクランパ32を介するワイヤ30と、ボンディングステージ14との間の容量値の変化を測定する。容量値は適当な変換回路を用いて電圧値に変換し、変換された電圧値の変化の測定によって、容量値の変化を測定するものとできる。所定の電気信号として直流電圧信号を用いるときには、測定部108は、ワイヤクランパ32を介するワイヤ30と、ボンディングステージ14との間の電気的短絡の有無の変化を測定する。
 電気的短絡の有無は次のように電圧値を測定して行われる。すなわち、ボンディングステージの電位を接地電圧値V=0(V)として接地電圧値よりも所定電圧値V0だけ高い電圧を有する直流電圧信号を所定の電気信号とする。そして、測定された電圧値がV=0(V)のときは、ワイヤ30とボンディングステージ14との間に電気的短絡が有るとし、測定された電圧値が所定電圧値V0のときは、電気的短絡が無いとする。
 図11は、所定の電気信号として交流電圧信号を用い、その連続的応答として、ワイヤ30と、ボンディングステージ14との間の容量値を測定する場合に、F1からF4を区別できることを示す図である。図11は、(a)から(f)の6つのタイムチャートで構成される。これらのすべてにおいて、横軸は時間である。(a)の縦軸はキャピラリの高さ位置で、(b)から(f)の縦軸は、ワイヤ30とボンディングステージ14の間の容量値である。
 図11(a)は、図3の最上段の図に対応する。横軸の時間t3,t4,t12,t13,t14は、図3で説明した内容と同じである。すなわち、時間t3からt4の期間が第1ボンディング処理の期間で、t12からt13の期間が第2ボンディング処理の期間で、t14は、第2ボンディング処理の後のワイヤクランパ32の操作により、ワイヤ30を切断するタイミングである。
 図11(b)は、第1ボンディング処理の前から前記第2ボンディングの後までの全期間について、全ての処理が問題なく行われた良品について測定された容量値の時間変化を示すタイムチャートである。
 図11(b)において、時間t3まではワイヤ30は回路基板8に接触していないので、容量値は、ワイヤボンディング装置10を介したワイヤ30とボンディングステージ14の間の装置容量値となる。この装置容量値を図11ではCMとして示した。
 時間t3でワイヤ30が回路基板8に接触すると、回路基板8が有する容量値が加算されて測定される。回路基板8が有する容量値を図11ではCLとして示した。したがって、時間t3以後、時間t12までの期間の容量値の測定値は、(CM+CL)となる。
 時間t12でワイヤ30が半導体チップ6に接触すると、半導体チップ6が有する容量値がさらに加算されて測定される。半導体チップ6が有する容量値を図11ではCPとして示した。したがって、時間t12以後、時間t14までの期間の容量値の測定値は、(CM+CL+CP)となる。
 時間t14でワイヤ30が切断処理によって切断され、図10で示される状態になると、ワイヤ30は回路基板8上の半導体チップ6から離間して接触していないので、容量値の測定値は、再び装置容量値CMとなる。
 図11(c)は、第1ボンド点において不着F1が生じたときの容量値の時間変化を示すタイムチャートである。不着F1は、第1ボンディング処理の期間である時間t3と時間t4の間で生じる。不着F1が生じると、ワイヤ30は、回路基板8にしっかり接続されていないので、容量値は、良品のときの時間t3における容量値の(CM+CL)よりも小さな値となる。
 良品と不着F1とを区別するには、t3以前で安定して測定された容量値を基準とすることができる。例えば、t3以前の容量値CMを基準として、これに予め定めた測定余裕度を加えた値を第1基準値J1とし、この第1基準値J1を良品とF1との区別の判断閾値として用いる。説明を簡単にするため、図11(c)では、J1=CMとした。測定された容量値がJ1を超えるときは良品、J1以下のときはF1と判断する。良品の一例は、測定された容量値が(CM+CL)で、F1の一例は、測定された容量値がCMのままである。
 図11(d)は、第1ボンド点における処理が正常で、時間t3において、測定された容量値が(CM+CL)となったが、ループ形成処理において、ワイヤ30の途中切断F2が生じたときの容量値の時間変化を示すタイムチャートである。途中切断F2は、時間t4と時間t12の間で生じる。途中切断F2が生じると、ワイヤ30は、回路基板8から離間するので、測定された容量値は、良品のときの時間t4における容量値の(CM+CL)よりも小さな値となる。
 良品と途中切断F2とを区別するには、t4以後で安定して測定された容量値を基準とすることができる。例えば、t4における容量値(CM+CL)を基準とし、この(CM+CL)に予め定めた測定余裕度を加えた値を第2基準値J2とし、この第2基準値J2を良品とF2との区別の判断閾値として用いる。説明を簡単にするため、図11(d)では、J2=(CM+CL)とした。測定された容量値がJ2のままのときは良品、J2未満のときはF2と判断する。良品の一例は、測定された容量値が(CM+CL)で、F2の一例は、測定された容量値がCMである。
 図11(e)は、ループ形成処理が正常であったが、第2ボンド点で不着F3が生じたときの容量値の時間変化を示すタイムチャートである。不着F3は、時間t12と時間t13の間で生じる。不着F3が生じると、ワイヤ30は、半導体チップ6にしっかり接続されていないので、容量値は、良品のときの時間t12における容量値の(CM+CL+CP)よりも小さな値となる。
 良品と不着F3とを区別するには、t4以後で安定して測定された容量値を基準とすることができる。例えば、t4における容量値(CM+CL)を基準とし、この(CM+CL)に予め定めた測定余裕度を加えた値を第3基準値J3とし、この第3基準値J3を良品とF3との区別の判断閾値として用いる。説明を簡単にするため、図11(e)では、J3=J2=(CM+CL)とした。測定された容量値がJ3を超えれば良品、J3のままのときはF3と判断する。良品の一例は、測定された容量値が(CM+CL+CP)で、F3の一例は、測定された容量値が(CM+CL)である。
 図11(f)は、第2ボンド点における処理が正常で、時間t12において、測定された容量値が(CM+CL+CP)となったが、その後のワイヤ切断処理の前に、ワイヤ30の途中切断F4が生じたときの容量値の時間変化を示すタイムチャートである。途中切断F4は、時間t13と時間t14の間で生じる。途中切断F4が生じると、ワイヤ30は、半導体チップ6から離間するので、測定された容量値は、良品のときの時間t13における容量値の(CM+CL+CP)よりも小さな値となる。
 良品と途中切断F4とを区別するには、t13以前で安定して測定された容量値を基準とすることができる。例えば、t13における容量値(CM+CL+CP)を基準とし、この(CM+CL+CP)に予め定めた測定余裕度を減算した値を第4基準値J4とし、この第4基準値J4を良品とF4との区別の判断閾値として用いる。説明を簡単にするため、図11(f)では、J4=(CM+CL+CP)とした。測定された容量値がJ4のままのときは良品、J4未満のときはF4と判断する。良品の一例は、測定された容量値が(CM+CL+CP)で、F4の一例は、測定された容量値が(CM+CL)である。
 このように、所定の電気信号に交流電圧信号を用いて、F1からF4のそれぞれに対応して第1基準値J1から第4基準値J4を判断基準とすることで、第1ボンド点における不着F1、ループ形成処理における途中切断F2、第ボンド点における不着F3、ワイヤ切断処理の前の途中切断F4を区別することができる。
 図12は、所定の電気信号として直流電圧信号を用い、その連続的応答として、ワイヤ30と、ボンディングステージ14との間の電圧値を測定する場合に、F1からF4を区別できることを示す図である。図12は、図11に対応する図で、(a)から(f)の6つのタイムチャートで構成される。図11と同様に、これらのすべてにおいて、横軸は時間である。また、(a)の縦軸はキャピラリの高さ位置で、(b)から(f)の縦軸は、ワイヤ30とボンディングステージ14の間の電圧値である。
 図12(a)は、図11(a)と同様に、図3の最上段の図に対応する。横軸の時間t3,t4,t12,t13,t14も、図11と同様で、図3で説明した内容と同じであるので、詳細な説明を省略する。
 図12(b)は、第1ボンディング処理の前から第2ボンディングの後までの全期間について、全ての処理が問題なく行われた良品についての測定された電圧値の時間変化を示すタイムチャートである。
 図12(b)において、時間t3まではワイヤ30は回路基板8に接触していないので、ワイヤ30とボンディングステージ14との間に電気的短絡がなく、測定される電圧値は、所定電圧値V0となる。
 時間t3でワイヤ30が回路基板8に接触すると、回路基板8を介してボンディングステージ14とワイヤ30との間に電気的短絡が生じる。これによって、測定される電圧値は、V=0(V)となる。
 時間t12でワイヤ30が半導体チップ6に接触すると、半導体チップ6と回路基板8を介してボンディングステージ14とワイヤ30の間は電気的短絡状態のままで、測定される電圧値は、V=0(V)のままである。時間t14でワイヤ30が切断処理によって切断され、図10で示される状態になると、ワイヤ30は回路基板8上の半導体チップ6から離間して接触していないので、ワイヤ30とボンディングステージ14との間に電気的短絡が無い状態となり、測定された電圧値は、再び所定電圧値V0となる。
 このように、所定の電気信号として直流電圧信号を用いるときは、良品の場合、時間t3からt14の間の電圧値は、V=0(V)となる。
 図12(c)は、第1ボンド点において不着F1が生じたときの電圧値の時間変化を示すタイムチャートである。不着F1は、第1ボンディング処理の期間である時間t3と時間t4の間で生じる。不着F1が生じると、ワイヤ30は、回路基板8にしっかり接続されていないので、ワイヤ30とボンディングステージ14との間に電気的短絡が無い。したがって、電圧値は、良品のときの時間t3における電圧値である所定電圧値V0のままとなる。
 良品と不着F1とを区別するには、t3以前で安定して測定された電圧値を基準とすることができる。例えば、t3以前の電圧値である所定電圧値V0を基準として、これに予め定めた測定余裕度を加えた値を第1基準値J1とし、この第1基準値J1を良品とF1との区別の判断閾値として用いる。説明を簡単にするため、図12(c)では、J1=V0とした。測定された電圧値がJ1未満であるときは良品、J1のままのときはF1と判断する。良品の一例は、測定された電圧値がV=0(V)で、F1の一例は、測定された電圧値がV0のままである。
 図12(d)は、第1ボンド点における処理が正常で、時間t3において、測定された電圧値がV=0(V)となったが、ループ形成処理において、ワイヤ30の途中切断F2が生じたときの電圧値の時間変化を示すタイムチャートである。途中切断F2は、時間t4と時間t12の間で生じる。途中切断F2が生じると、ワイヤ30は、回路基板8から離間するので、ワイヤ30とボンディングステージ14との間の電気的短絡が無い状態となり、測定された電圧値は、良品のときの時間t4における電圧値のV=0(V)よりも大きな値となる。
 良品と途中切断F2とを区別するには、t4以後で安定して測定された電圧値を基準とすることができる。例えば、t4における電圧値V=0(V)を基準とし、このV=0(V)に予め定めた測定余裕度を加えた値を第2基準値J2とし、この第2基準値J2を良品とF2との区別の判断閾値として用いる。説明を簡単にするため、図12(d)では、J2=0(V)とした。測定された電圧値がJ2のままのときは良品、J2を超えるのときはF2と判断する。良品の一例は、測定された電圧値がV=0(V)で、F2の一例は、測定された電圧値がV0である。
 図12(e)は、ループ形成処理が正常であったが、第2ボンド点で不着F3が生じたときの電圧値の時間変化を示すタイムチャートである。不着F3は、時間t12と時間t13の間で生じる。不着F3が生じると、ワイヤ30は、半導体チップ6にしっかり接続されていないので、ワイヤ30とボンディングステージ14との間に電気的短絡が無い。したがって、電圧値は、所定電圧値V0となる。
 良品と不着F3とを区別するには、t4以後で安定して測定された電圧値を基準とすることができる。例えば、t4における電圧値V=V(V)を基準とし、このV=0(V)に予め定めた測定余裕度を加えた値を第3基準値J3とし、この第3基準値J3を良品とF3との区別の判断閾値として用いる。説明を簡単にするため、図12(e)では、J3=J2=0(V)とした。測定された電圧値がJ3のままであれば良品、J3を超えるときはF3と判断する。良品の一例は、測定された電圧値がV=0(V)で、F3の一例は、測定された電圧値がV0である。
 図12(f)は、第2ボンド点における処理が正常で、時間t12において、測定された電圧値はV=0(V)のままであるが、その後のワイヤ切断処理の前に、ワイヤ30の途中切断F4が生じたときの電圧値の時間変化を示すタイムチャートである。途中切断F4は、時間t13と時間t14の間で生じる。途中切断F4が生じると、ワイヤ30は、半導体チップ6から離間するので、ワイヤ30とボンディングステージ14との間に電気的短絡が無い状態となる。測定された電圧値は、良品のときの時間t13における電圧値V=0(V)よりも大きな値となる。
 良品と途中切断F4とを区別するには、t13以前で安定して測定された電圧値を基準とすることができる。例えば、t13における電圧値V=0(V)を基準とし、このV=0(V)に予め定めた測定余裕度を減算した値を第4基準値J4とし、この第4基準値J4を良品とF4との区別の判断閾値として用いる。説明を簡単にするため、図12(f)では、J4=J3=J2=0(V)とした。測定された電圧値がJ4のままのときは良品、J4を超えるときはF4と判断する。良品の一例は、測定された電圧値がV=0(V)で、F4の一例は、測定された電圧値がV0である。
 このように、所定の電気信号に直流電圧信号を用いて、F1からF4のそれぞれに対応して第1基準値J1から第4基準値J4を判断基準とすることで、第1ボンド点における不着F1、ループ形成処理における途中切断F2、第ボンド点における不着F3、ワイヤ切断処理の前の途中切断F4を区別することができる。特に、J2=J3=J4=0(V)とすることができ、測定判断が容易となる。
 上記では、第1ボンド点および第2ボンド点におけるワイヤボンディングは、キャピラリを用いたウェッジボンディング方式として説明したが、これをボールボンディング方式で行うものとしてもよい。
 本発明は、以上説明した実施形態に限定されるものではなく、請求の範囲により規定されている本発明の技術的範囲ないし本質から逸脱することのない全ての変更及び修正を包含するものである。
 本発明は、キャピラリを用いてワイヤボンディングを行う装置及び方法に利用できる。

  1.  ワイヤボンディングの第1ボンド点において、ボンディング対象物とワイヤとの間を接合する第1ボンディング処理部と、
     前記第1ボンディング処理の後、所定の連続監視期間の間、キャピラリに保持されている前記ワイヤと前記ボンディング対象物との間に所定の電気信号を連続的に印加し、その連続的応答に基づいて前記ワイヤと前記ボンディング対象物との間の接続が変化するか否かを監視し判断する不着監視部と、
     を備える、ワイヤボンディング装置。
  2.  請求項1に記載のワイヤボンディング装置において、
     前記所定の連続的監視期間は、
     前記第1ボンディング処理の後、前記第1ボンド点から前記ワイヤボンディングの第2ボンド点まで前記ワイヤを延出する期間である、ワイヤボンディング装置。
  3.  請求項2に記載のワイヤボンディング装置において、
     前記不着監視部は、
     前記キャピラリに保持されている前記ワイヤと前記ボンディング対象物との間に所定の電気信号を印加して前記キャピラリに保持されている前記ワイヤと前記ボンディング対象物との間の容量値を取得し、前記第1ボンディング処理の後で前記容量値が低下したときに前記ボンディング対象物から前記ワイヤが切断されたと判断し、その後前記第2ボンド点に至るまでに前記容量値が回復するときは、前記切断された前記ワイヤが前記ボンディング対象物に垂れて接触したと判断する、ワイヤボンディング装置。
  4.  請求項3に記載のワイヤボンディング装置において、
     前記所定の電気信号とは、交流電気信号、直流パルス信号のいずれかである、ワイヤボンディング装置。
  5.  請求項3又は4に記載のワイヤボンディング装置において、
     前記不着監視部は、
     前記取得した前記容量値を時間について微分した微分値に基づいて、前記容量値についての低下と回復を判断する、ワイヤボンディング装置。
  6.  請求項1から5のいずれか1に記載のワイヤボンディング装置において、
     前記第1ボンド点および前記第2ボンド点における前記ワイヤボンディングは、ウェッジボンディング方式で行われる、ワイヤボンディング装置。
  7.  ワイヤボンディングの第1ボンド点において、ボンディング対象物とワイヤとの間を接合する第1ボンディング処理工程と、
     前記第1ボンディング処理の後、前記第1ボンド点から前記ワイヤボンディングの第2ボンド点まで前記ワイヤを延出する期間の間、キャピラリに保持されている前記ワイヤとボンディング対象物との間に所定の電気信号を連続的に印加して前記キャピラリに保持されている前記ワイヤと前記ボンディング対象物との間の容量値の変化を取得する連続監視工程と、
     前記第1ボンディング処理の後で前記容量値が低下したときに前記ワイヤが途中切断されたと判断し、その後前記第2ボンド点に至るまでに前記容量値が回復するときは、前記途中切断された前記ワイヤが前記ボンディング対象物に垂れて接触したと判断する途中切断判断工程と、
     を有する、ワイヤボンディング方法。
  8.  請求項7に記載のワイヤボンディング方法において、
     前記所定の電気信号とは、交流電気信号、直流パルス信号のいずれかである、ワイヤボンディング方法。
  9.  ワイヤボンディングの第1ボンド点において、第1ボンディング対象物とワイヤとの間を接合する第1ボンディング処理部と、
     前記第1ボンド点から第2ボンド点に前記ワイヤを延出して所定のループを形成しながら移動するループ形成処理部と、
     前記第2ボンド点において、第2ボンディング対象物と前記ワイヤとの間を接合する第2ボンディング処理部と、
     前記第1ボンディング処理の前から前記第2ボンディングの後までの全期間に渡って、キャピラリに保持されている前記ワイヤと、前記第1ボンディング対象物と前記第2ボンディング対象物を保持するボンディングステージとの間に所定の電気信号を連続的に印加し、その連続的応答に基づいて前記ワイヤの接続状態の変化の有無を監視し判断する不着監視部と、
     を備える、ワイヤボンディング装置。
  10.  請求項9に記載のワイヤボンディング装置において、
     前記不着監視部は、
     前記ワイヤと前記ボンディングステージとの間の容量値の変化、または電気的短絡の有無の変化に基づいて、前記ワイヤの接続状態の変化の有無を監視し判断する、ワイヤボンディング装置。
  11.  請求項10に記載のワイヤボンディング装置において、
     前記不着監視部は、
     前記第1ボンディング処理前の期間における前記連続的応答の安定値を第1基準値として、前記第1基準値に基づいて前記第1ボンディング点における前記ワイヤと前記第1ボンディング対象物との間の前記接続状態の変化の有無を判断し、
     前記第1ボンディング処理完了時における前記連続的応答の安定値を第2基準値として、前記第2基準値に基づいて前記ループ形成処理の期間における前記ワイヤの前記接続状態の変化の有無を判断し、
     前記ループ形成処理の期間における連続的応答の安定値を第3基準値として、前記第3基準値に基づいて前記第2ボンディング点における前記ワイヤと前記第2ボンディング対象物との間の前記接続状態の変化の有無を判断し、
     前記第2ボンディング処理完了時における前記連続的応答の安定値を第4基準値として、前記第4基準値に基づいて前記第2ボンド点からワイヤの切断処理完了までの期間における前記ワイヤの前記接続状態の変化の有無を判断する、ワイヤボンディング装置。
  12.  請求項11に記載のワイヤボンディング装置において、
     前記不着監視部は、
     前記ボンディングステージの電位を接地電圧値として前記接地電圧値よりも所定電圧値だけ異なる電圧を有する直流電圧信号を前記所定の電気信号として前記ワイヤに印加して、前記第1基準値を前記所定電圧値とし、前記第2基準値から前記第4基準値を前記接地電圧値として、前記ワイヤの前記接続状態の変化の有無を判断する、ワイヤボンディング装置。
  13.  請求項9に記載のワイヤボンディング装置において、
     前記第1ボンド点および前記第2ボンド点におけるワイヤボンディングは、ウェッジボンディング方式またはボールボンディング方式で行われる、ワイヤボンディング装置。
  14.  ワイヤボンディングの第1ボンド点において、第1ボンディング対象物とワイヤとの間を接合する第1ボンディング処理工程と、
     前記第1ボンド点から第2ボンド点に前記ワイヤを延出して所定のループを形成しながら移動するループ形成処理工程と、
     前記第2ボンド点において、第2ボンディング対象物と前記ワイヤとの間を接合する第2ボンディング処理工程と、
     前記第1ボンディング処理の前から前記第2ボンディングの後までの全期間に渡って、キャピラリに保持されている前記ワイヤと、前記第1ボンディング対象物と前記第2ボンディング対象物を保持するボンディングステージとの間に所定の電気信号を連続的に印加し、その連続的応答に基づいて前記ワイヤの接続状態の変化の有無を監視し判断する不着監視工程と、
     を有する、ワイヤボンディング方法。
