酸化ジルコニウム、球状シリカ、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物を含む組成物。
Description
本発明は、光半導体用の反射材の原料として好適に用いることができる組成物及びその硬化物、並びにこれらを用いた光半導体発光装置に関する。
また、本発明は、光半導体素子搭載用基板及び光半導体装置に関する。

近年普及が進む発光ダイオード(LED)等の光半導体を利用した発光装置は、通常、合成樹脂をリードフレームに凹形状に一体成形してなる成形体のリードフレーム上に光半導体(LED)を固定し、エポキシ樹脂やシリコーン樹脂等の封止材料で封止することにより製造されている。
反射材用の材料として、特許文献1には、アクリレート樹脂等の熱硬化性樹脂に酸化チタン顔料を配合した材料が開示されている。しかし、代表的な白色顔料である酸化チタンを使用すると、液の粘度が上がりやすく、液の流動性が損なわれ、リードフレームに樹脂成形体を形成した際にリードフレームに反りや未充填を生じてしまう。
また、特許文献2には、窒化ホウ素粒子を白色顔料に用いる反射材組成物が開示されているが、酸化チタンと同様、液の粘度が上がりやすく液の流動性が損なわれるため、リードフレーム成形体に反りや未充填を生じる問題がある。
本発明の目的は、反射率や耐熱性が高い光半導体用の反射材を提供できる材料であって、発光装置製造時に生じ得るリードフレーム成形体の反りや未充填を低減できる材料を提供することである。
また、本発明の別の目的は、反射率や耐熱性が高い反射材を備えた光半導体素子搭載用基板及び光半導体装置を提供することである。
また、本発明のさらなる目的は、光半導体素子搭載用基板の製造時に生じ得るリードフレーム成形体の反りや未充填を低減できる反射材を用いた光半導体素子搭載用基板及び光半導体装置を提供することである。
また、本発明の別の目的は、反射率や耐熱性が高い反射材を備えた光半導体素子搭載用基板及び光半導体装置を提供することである。
また、本発明のさらなる目的は、光半導体素子搭載用基板の製造時に生じ得るリードフレーム成形体の反りや未充填を低減できる反射材を用いた光半導体素子搭載用基板及び光半導体装置を提供することである。
本発明によれば、以下の組成物等が提供される。
1.酸化ジルコニウム、球状シリカ、及び、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物を含む組成物。
2.前記球状シリカがアクリルシラン表面処理されている1記載の組成物。
3.前記球状シリカの一次粒子平均粒径が0.1~100μmである1又は2記載の組成物。
4.アダマンタン骨格を含む(メタ)アクリル樹脂から構成され、酸化ジルコニウムと、球状シリカとを含む硬化物。
5.4記載の硬化物を用いた反射材。
6.5記載の反射材を含む光半導体発光装置。
また、本発明によれば、以下の光半導体素子搭載用基板及び光半導体装置等が提供される。

本発明によれば、反射率や耐熱性が高い光半導体用の反射材を提供できる材料であって、発光装置製造時に生じ得るフレーム成形体の反りや未充填を低減できる材料を提供できる。
また、本発明によれば、反射率や耐熱性が高い反射材を備えた光半導体素子搭載用基板及び光半導体装置を提供できる。
また、発半導体素子搭載用基板の製造時に生じ得るリードフレーム成形体の反りや未充填を低減できる反射材を用いた光半導体素子搭載用基板、及び光半導体装置を提供できる。
また、本発明によれば、反射率や耐熱性が高い反射材を備えた光半導体素子搭載用基板及び光半導体装置を提供できる。
また、発半導体素子搭載用基板の製造時に生じ得るリードフレーム成形体の反りや未充填を低減できる反射材を用いた光半導体素子搭載用基板、及び光半導体装置を提供できる。
[組成物]
本発明の組成物は、酸化ジルコニウム、球状シリカ、及び、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物(以下、「化合物(A)ともいう。」)を含むものである。
組成物中に酸化ジルコニウムを含むことにより、組成物を光半導体用の反射材の原料として用いた場合に反射率、耐熱性、耐光性を向上させることができる。
従来白色顔料として使用されている酸化チタンは紫外線領域の光の反射率が低いことに加えて、光触媒機能があるため、LED等の光半導体に長期間曝露すると樹脂が劣化する可能性があるところ、本発明の組成物は酸化チタンを含まず酸化ジルコニウムを含むものであるためこのような問題はない。
本発明の組成物は、酸化ジルコニウム、球状シリカ、及び、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物(以下、「化合物(A)ともいう。」)を含むものである。
組成物中に酸化ジルコニウムを含むことにより、組成物を光半導体用の反射材の原料として用いた場合に反射率、耐熱性、耐光性を向上させることができる。
従来白色顔料として使用されている酸化チタンは紫外線領域の光の反射率が低いことに加えて、光触媒機能があるため、LED等の光半導体に長期間曝露すると樹脂が劣化する可能性があるところ、本発明の組成物は酸化チタンを含まず酸化ジルコニウムを含むものであるためこのような問題はない。
組成物中の酸化ジルコニウムの含有量は、化合物(A)、酸化ジルコニウム、及び球状シリカの合計100質量部に対して、又は、後述する任意成分(化合物(B)、(C)、(D))が存在する場合は化合物(A)、酸化ジルコニウム、及び球状シリカとこれらとの合計100質量部に対して、1~80質量部であることが好ましく、5~75質量部であることがより好ましく、10~75質量部であることがさらに好ましい。
本発明の組成物はさらに、球状シリカ(SiO2)を含む。酸化ジルコニウムは液中で沈殿し易く使用できる量が限られるところ、粘度の低いアダマンチル基又は置換したアダマンチル基がエステル結合した(メタ)アクリレート化合物を配合し、さらに球状シリカを組み合わせて使用することで組成物中の無機物の含有量をより多くすることができ、反射率、耐熱性、耐光性をより向上させることができる。

球状シリカの一次粒子平均粒径は、レーザー回折による測定で、例えば0.1~100μmであり、0.5~70μmが好ましく、1~50μmがより好ましい。これにより、球状シリカの充填性を高めることができる。
球状シリカはアクリルシラン表面処理されていることが好ましい。球状シリカの表面の水酸基にアクリルシランを反応させ有機修飾することで、球状シリカのぬれ性を向上させることができ、組成物において球状シリカと有機成分(化合物(A)~(D))とを混ざりやすくすることができる。ここで、「アクリルシラン(表面処理)」はメタクリルシラン(表面処理)を含む。
組成物中の球状シリカの含有量は、化合物(A)、酸化ジルコニウム、及び球状シリカの合計100質量部に対して、又は、後述する任意成分(化合物(B)、(C)、(D))が存在する場合は化合物(A)、酸化ジルコニウム、及び球状シリカとこれらとの合計100質量部に対して、10~90質量部であることが好ましく、20~85質量部であることがより好ましく、30~80質量部であることがさらに好ましい。
化合物(A)は、ガラス転移点が高い重合体を与えることから、組成物中に含むことにより、組成物を光半導体用の反射材の原料として用いた場合に、耐熱性、耐光性を向上させることができる。
置換したアダマンチル基とは、アダマンチル基に含まれる水素原子をヒドロキシル基等で置換したものをいう。例えば、1-ヒドロキシアダマンチル基、2-ヒドロキシアダマンチル基、1-メチルアダマンチル基、2-メチルアダマンチル基、ビアダマンチル基、ジメチルアダマンチル基等が挙げられる。
アダマンチル基又は置換したアダマンチル基としては、好ましくはアダマンチル基であり、より好ましくは1-アダマンチル基である。

化合物(A)は、具体的には、1-アダマンチルアクリレート、2-アダマンチルアクリレート、1-アダマンチルメタクリレート、2-アダマンチルメタクリレート等が挙げられ、好ましくはアダマンチルメタクリレートであり、より好ましくは1-アダマンチルメタクリレートである。アダマンチル基がエステル結合した(メタ)アクリレート化合物は、一種を単独で用いてもよく、二種以上を組み合わせて用いてもよい。
化合物(A)の粘度は、1~1000mPa・sであることが好ましく、1 ~500mPa・sであることがより好ましく、1~100mPa・sであることがさらに好ましい。このように粘度の低い化合物(A)を組成物中に配合することにより、酸化ジルコニウムと球状シリカの充填性を高めることができる。また、フィラーを高充填することができ、反射率、耐熱性、耐光性をより向上させることができる。

また、本発明の組成物は、化合物(A)以外の他の重合性アクリレート化合物等を任意成分として含んでもよい。
これら任意成分としては、例えば、(メタ)アクリル酸、又は極性基を有する単官能(メタ)アクリレート化合物(以下、「化合物(B)」ともいう。);化合物(A),(B)以外の単官能(メタ)アクリレート化合物(以下、「化合物(C)」ともいう。);多官能(メタ)アクリレート化合物(以下、「化合物(D)」ともいう。)等が挙げられる。
これら任意成分としては、例えば、(メタ)アクリル酸、又は極性基を有する単官能(メタ)アクリレート化合物(以下、「化合物(B)」ともいう。);化合物(A),(B)以外の単官能(メタ)アクリレート化合物(以下、「化合物(C)」ともいう。);多官能(メタ)アクリレート化合物(以下、「化合物(D)」ともいう。)等が挙げられる。
本発明の組成物における化合物(A)の含有量は、化合物(A)、(B)、(C)及び(D)の合計を100質量%として、好ましくは10~70質量%、より好ましくは15~60質量%、さらに好ましくは20~50質量%である。
化合物(B)は、(メタ)アクリル酸、又は極性基を有する単官能(メタ)アクリレート化合物である。化合物(B)は極性を有するため、組成物中に含有することにより、極性を有する金属表面等と水素結合等を形成して密着性が向上し、また、極性基の存在により、ぬれ性が向上する。尚、アルキレングリコール基が密着性付与に関与する場合もあり得るが、アルキレングリコール(メタ)アクリレートは化合物(B)には含まれないものとする。
極性基を有する(メタ)アクリレート化合物としては、例えば、炭素、水素以外の原子を含む置換基がエステル結合した(メタ)アクリレート化合物が挙げられ、置換基としては、水酸基、エポキシ基、グリシジルエーテル基、テトラヒドロフルフリル基、イソシアネート基、カルボキシル基、アルコキシシリル基、リン酸エステル基、ラクトン基、オキセタン基、テトラヒドロピラニル基、アミノ基等を挙げることができる。
極性基を有する(メタ)アクリレート化合物の具体例としては、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、2-ヒドロキシブチル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレート(例えば、商品名:4-HBA、日本化成(株)製)、シクロヘキサンジメタノールモノ(メタ)アクリレート(例えば、商品名:CHMMA、日本化成(株)製)、グリシジル(メタ)アクリレート、4-ヒドロキシブチルアクリレートグリシジルエーテル(例えば、商品名:4-HBAGE、日本化成(株)製)、テトラヒドロフルフリル(メタ)アクリレート、2-イソシアナトエチル(メタ)アクリレート、2-(メタ)アクリロイロキシエチルコハク酸、2-(メタ)アクリロイロキシエチルヘキサヒドロフタル酸、3-(メタ)アクリロキシプロピルトリメトキシシラン、3-(メタ)アクリロキシプロピルメチルジメトキシシラン、3-(メタ)アクリロキシプロピルトリエトキシシラン、3-(メタ)アクリロキシプロピルメチルジエトキシシラン、2-(メタ)アクリロイロキシエチルホスフェート、ジ(2-(メタ)アクリロイロキシエチル)ホスフェート、KAYAMER PM-21(商品名、日本化薬(株)製)、γ-ブチルラクトン(メタ)アクリレート、(メタ)アクリル酸(3-メチル-3-オキセタニル)、(メタ)アクリル酸(3-エチル-3-オキセタニル)、テトラヒドロフルフリル(メタ)アクリレート、ジメチルアミノエチル(メタ)アクリレート、ジエチルアミノエチル(メタ)アクリレート等が挙げられる。
本発明においては、化合物(B)として、前記(メタ)アクリル酸及び前記極性基を有する(メタ)アクリレート化合物の中から選ばれる一種を単独で用いてもよいし、あるいは二種以上を組み合わせて用いてもよい。
本発明の組成物における化合物(B)の含有量は、密着性の観点から、化合物(A)、(B)、(C)及び(D)の合計を100質量%として、好ましくは1~40質量%、より好ましくは5~35質量%、さらに好ましくは10~30質量%である。
化合物(C)は、化合物(A),(B)以外の単官能(メタ)アクリレート化合物である。本発明の組成物において化合物(C)を含有することにより、主として柔軟性が付与され、クラックの発生等を抑制することができる。
化合物(D)は多官能(メタ)アクリレート化合物である。化合物(A)~(C)以外の多官能(メタ)アクリレート化合物を、機械的強度の観点から、本発明の効果を阻害しない範囲で組成物中に含有してもよい。
化合物(A),(B)以外の(メタ)アクリレート化合物(化合物(C)、(D))としては、例えば、(メタ)アクリレート変性シリコーンオイル、長鎖脂肪族炭化水素基を有する(メタ)アクリレート、数平均分子量400以上のポリアルキレングリコール(メタ)アクリレート、ウレタンアクリレート、エポキシアクリレート、及びポリエステルアクリレートからなる群から選ばれる少なくとも一種の(メタ)アクリレート化合物が挙げられる。化合物(C)は、これらのうち単官能(メタ)アクリレート化合物を選択して使用することができる。また、化合物(D)は、これらのうち多官能(メタ)アクリレート化合物を選択して使用することができる。
本発明に用いられる(メタ)アクリレート変性シリコーンオイルは、アクリル基及び/又はメタクリル基を末端に有し、好ましくはジアルキルポリシロキサンを骨格に含む化合物である。この(メタ)アクリレート変性シリコーンオイルは、多くの場合ジメチルポリシロキサンの変性物であるが、メチル基に代えてフェニル基やメチル基以外のアルキル基によりジアルキルポリシロキサン骨格中のアルキル基の全部、あるいは一部が置換されていてもよい。メチル基以外のアルキル基としてはエチル基、プロピル基等が挙げられる。このような化合物の市販品としては、片末端反応性シリコーンオイル(例えばX-22-174DX、X-22-2426、X-22-2475)、両末端反応性シリコーンオイル(例えばX-22-164A、X-22-164C、X-22-164E)(以上、信越化学工業(株)製、いずれも商品名)、メタクリレート変性シリコーンオイル(例えばBY16-152D、BY16-152、BY16-152C)(以上、東レ・ダウコーニング(株)製、いずれも商品名)等を使用することができる。
また、(メタ)アクリレート変性シリコーンオイルとして、アクリロキシアルキル末端やメタクリロキシアルキル末端を持つポリジアルキルシロキサンを用いることもできる。具体的には、メタクリロキシプロピル末端ポリジメチルシロキサン、(3-アクリロキシ-2-ヒドロキシプロピル)末端ポリジメチルシロキサン、アクリロキシ末端エチレンオキシドジメチルシロキサン(Aブロック)及びエチレンオキシド(Bブロック)からなるABA型トリブロック共重合体、メタクリロキシプロピル末端分岐ポリジメチルシロキサン等が挙げられる。
これらの中では、硬化物の密着性の観点から、(3-アクリロキシ-2-ヒドロキシプロピル)末端ポリジメチルシロキサン及びアクリロキシ末端エチレンオキシドジメチルシロキサン(Aブロック)及びエチレンオキシド(Bブロック)からなるABA型トリブロック共重合体が好適に用いられる。
これらの中では、硬化物の密着性の観点から、(3-アクリロキシ-2-ヒドロキシプロピル)末端ポリジメチルシロキサン及びアクリロキシ末端エチレンオキシドジメチルシロキサン(Aブロック)及びエチレンオキシド(Bブロック)からなるABA型トリブロック共重合体が好適に用いられる。
本発明に用いられる長鎖脂肪族炭化水素基を有する(メタ)アクリレートは、長鎖脂肪族炭化水素化合物から水素原子を取り除いた残基に(メタ)アクリレート基が結合した化合物である。
本発明に用いられる長鎖脂肪族炭化水素基を有する(メタ)アクリレートを誘導しうる脂肪族炭化水素化合物としてはアルカンが好ましく、本発明の硬化物の密着性の観点からは、炭素数12以上のアルカンがより好ましい。

本発明に用いられる長鎖脂肪族炭化水素基を有する(メタ)アクリレートにおいて、(メタ)アクリレート基の数は特に限定されず、1つでも複数でもよい。(メタ)アクリレート基の数が1つの場合、長鎖脂肪族炭化水素基は、好ましくは長鎖アルキル基であり、より好ましくは炭素数12以上(好ましくは炭素数12~24、より好ましくは炭素数12~18)のアルキル基である。(メタ)アクリレート基の数が2つの場合、長鎖脂肪族炭化水素基は、好ましくは長鎖アルキレン基であり、より好ましくは炭素数12以上(好ましくは炭素数12~24、より好ましくは炭素数12~18)のアルキレン基である。
炭素数12以上のアルキル基の具体例としては、ドデシル基(ラウリル基を含む)、トリデシル基、テトラデシル基、ヘキサデシル基、オクタデシル基(ステアリル基を含む)、エイコシル基、トリアコンチル基及びテトラコンチル基等が挙げられる。炭素数12以上のアルキル基は、ポリブタジエンやポリイソプレン等の重合体の水素化物に由来するアルキル基であってもよい。炭素数12以上のアルキレン基の具体例としては、上記アルキル基から水素原子を取り除いた2価の残基が挙げられる。
長鎖脂肪族炭化水素基を有する(メタ)アクリレートの具体例としては、水素化ポリブタジエンジ(メタ)アクリレート、水素化ポリイソプレンジ(メタ)アクリレート等の水素化ポリブタジエンや水素化ポリイソプレン骨格を有するアクリル又はメタクリル化合物、あるいはステアリルメタクリレート等が挙げられる。
数平均分子量400以上のポリアルキレングリコール(メタ)アクリレートを用いることにより、本発明の組成物は靭性や密着性に優れる硬化物を与えることができる。本発明に用いられる数平均分子量400以上のポリアルキレングリコール(メタ)アクリレートにおいて、(メタ)アクリレート基の数は特に限定されず、1つでも複数でもよい。
数平均分子量400以上のポリアルキレングリコール(メタ)アクリレートの具体例としては、ポリエチレングリコールジ(メタ)アクリレート、ポリプロピレングリコールジ(メタ)アクリレート、ポリブチレングリコールジ(メタ)アクリレート、エトキシ化トリメチロールプロパントリ(メタ)アクリレート、エトキシ化ペンタエリスリトールテトラ(メタ)アクリレート等が挙げられる。これらの中では、靭性や密着性の観点から、ポリエチレングリコールジ(メタ)アクリレートが好ましい。
当該化合物の数平均分子量は、靭性や密着性の観点並びに(A)成分との相溶性の観点から、好ましくは400~10000、より好ましくは450~5000、さらに好ましくは500~3000である。
数平均分子量400以上のポリアルキレングリコール(メタ)アクリレートの具体例としては、ポリエチレングリコールジ(メタ)アクリレート、ポリプロピレングリコールジ(メタ)アクリレート、ポリブチレングリコールジ(メタ)アクリレート、エトキシ化トリメチロールプロパントリ(メタ)アクリレート、エトキシ化ペンタエリスリトールテトラ(メタ)アクリレート等が挙げられる。これらの中では、靭性や密着性の観点から、ポリエチレングリコールジ(メタ)アクリレートが好ましい。
当該化合物の数平均分子量は、靭性や密着性の観点並びに(A)成分との相溶性の観点から、好ましくは400~10000、より好ましくは450~5000、さらに好ましくは500~3000である。
本発明において使用できるウレタンアクリレート、エポキシアクリレート、ポリエステルアクリレートは、耐光性の観点から脂肪族骨格を有するものが好ましく、当該化合物の数平均分子量は、靱性や密着性の観点並びに(A)成分との相溶性の観点から、好ましくは100~100000、より好ましくは500~80000、さらに好ましくは1000~50000である。
その他、本発明において使用できる単官能又は多官能(メタ)アクリレート化合物(化合物(C)、(D))の具体例としては、エチレングリコールジ(メタ)アクリレート、プロピレングリコールジ(メタ)アクリレート、1,4-ブタンジオール(メタ)アクリレート、1,6-ヘキサンジオールジ(メタ)アクリレート、1,9-ノナンジオールジ(メタ)アクリレート、ネオペンチルジオールジ(メタ)アクリレート、数平均分子量400未満のポリエチレングリコールジ(メタ)アクリレートやポリプロピレングリコールジ(メタ)アクリレート、メトキシポリエチレンメタクリレート等のアルコキシポリアルキレングリコール(メタ)アクリレート、エチレンオキシド変性ビスフェノールAジ(メタ)アクリレート、プロピレンオキシド変性ビスフェノールAジ(メタ)アクリレート、エピクロルヒドリン変性ビスフェノールAジ(メタ)アクリレート、プロピレンオキシド変性グリセリントリ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ジトリメチロールプロパンテトラ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート、トリス(アクリロイロキシエチル)イソシアヌレート、メトキシポリエチレングリコール(メタ)アクリレート等が挙げられる。
本発明においては、化合物(C)として、上記単官能(メタ)アクリレート化合物のうち一種を単独で、又は二種以上を組み合わせて使用することができる。
本発明の組成物における化合物(C)の含有量は、靭性や密着性の観点から、化合物(A)、(B)、(C)及び(D)の合計を100質量%として、好ましくは10~80質量%、より好ましくは15~75質量%、さらに好ましくは20~70質量%である。

本発明の組成物における化合物(D)の含有量は、本発明の効果を阻害しない観点から、化合物(A)、(B)、(C)及び(D)の合計を100質量%として、好ましくは0.1~70質量%、より好ましくは0.5~60質量%、さらに好ましくは1~50質量%である。

本発明の組成物を光又は熱で重合させることにより硬化物を得ることができる。重合反応を促進するため、組成物には重合開始剤を含有させてもよい。重合開始剤は特に限定されないが、例えば、ラジカル重合開始剤が挙げられる。
ラジカル重合開始剤としては、特に限定されないが、例えば、ケトンパーオキサイド類、ハイドロパーオキサイド類、ジアシルパーオキサイド類、ジアルキルパーオキサイド類、パーオキシケタール類、アルキルパーエステル類(パーオキシエステル類)、パーオキシカーボネート類等が挙げられる。
ラジカル重合開始剤としては、特に限定されないが、例えば、ケトンパーオキサイド類、ハイドロパーオキサイド類、ジアシルパーオキサイド類、ジアルキルパーオキサイド類、パーオキシケタール類、アルキルパーエステル類(パーオキシエステル類)、パーオキシカーボネート類等が挙げられる。
ケトンパーオキサイド類の具体例としては、メチルエチルケトンパーオキサイド、メチルイソブチルケトンパーオキサイド、アセチルアセトンパーオキサイド、シクロヘキサノンパーオキサイド、メチルシクロヘキサノンパーオキサイド等が挙げられる。
ハイドロパーオキサイド類の具体例としては、1,1,3,3-テトラメチルブチルハイドロパーオキサイド、クメンハイドロパーオキサイド、t-ブチルハイドロパーオキサイド、p-メンタンハイドロパーオキサイド、ジイソプロピルベンゼンハイドロパーオキサイド等が挙げられる。
ジアシルパーオキサイド類の具体例としては、ジイソブチリルパーオキサイド、ビス-3,5,5-トリメチルヘキサノールパーオキサイド、ジラウロイルパーオキサイド、ジベンゾイルパーオキサイド、m-トルイルベンゾイルパーオキサイド、コハク酸パーオキサイド等が挙げられる。
ジアルキルパーオキサイド類の具体例としては、ジクミルパーオキサイド、2,5-ジメチル-2,5-ジ(t-ブチルペルオキシ)ヘキサン、1,3-ビス(t-ブチルペルオキシイソプロピル)ヘキサン、t-ブチルクミルパーオキサイド、ジ-t-ブチルパーオキサイド、ジ-t-ヘキシルパーオキサイド、2,5-ジメチル-2,5-ジ(t-ブチルペルオキシ)ヘキシン-3等が挙げられる。
パーオキシケタール類の具体例としては、1,1-ジ-t-ヘキシルペルオキシ-3,3,5-トリメチルシクロヘキサン、1,1-ジ-t-ヘキシルペルオキシシクロヘキサン、1,1-ジ-t-ブチルペルオキシ-2-メチルシクロヘキサン、1,1-ジ-t-ブチルペルオキシシクロヘキサン、2,2-ジ(t-ブチルペルオキシ)ブタン、4,4-ビスt-ブチルペルオキシペンタン酸ブチル等が挙げられる。

パーオキシカーボネート類の具体例としては、ジ-n-プロピルペルオキシジカーボネート、ジイソプロピルペルオキシカーボネート、ジ-4-t-ブチルシクロヘキシルペルオキシカーボネート、ジ-2-エチルヘキシルペルオキシカーボネート、ジ-sec-ブチルペルオキシカーボネート、ジ-3-メトキシブチルペルオキシジカーボネート、ジ-2-エチルヘキシルペルオキシジカーボネート、ジイソプロピルオキシジカーボネート、t-アミルペルオキシイソプロピルカーボネート、t-ブチルペルオキシイソプロピルカーボネート、t-ブチルペルオキシ-2-エチルヘキシルカーボネート、1,6-ビス(t-ブチルペルオキシカルボキシロキシ)ヘキサン、等が挙げられる。
ラジカル重合開始剤としては、光ラジカル重合開始剤も用いることが可能である。光ラジカル重合開始剤の市販品としては、イルガキュア(登録商標)651(IRGACURE 651)、イルガキュア(登録商標)184(IRGACURE 184)、ダロキュア(登録商標)1173(DAROCUR 1173)、イルガキュア(登録商標)2959(IRGACURE 2959)、イルガキュア(登録商標)127(IRGACURE 127)、イルガキュア(登録商標)907(IRGACURE 907)、イルガキュア(登録商標)369(IRGACURE 369)、イルガキュア(登録商標)379(IRGACURE 379)、ダロキュア(登録商標)TPO(DAROCUR TPO)、イルガキュア(登録商標)819(IRGACURE 819)、イルガキュア(登録商標)784(IRGACURE 784)等を使用することができる(いずれも商品名、BASF社製)。
本発明においては、上記のラジカル重合開始剤を単独で又は二種以上を組み合わせて使用することができる。
本発明の組成物におけるラジカル重合開始剤の含有量は、化合物(A)、(B)、(C)及び(D)の合計100質量部に対して、好ましくは0.01~10質量部、より好ましくは0.1~5質量部である。

本発明の組成物においては、さらに酸化防止剤や光安定剤、紫外線吸収剤、可塑剤、無機充填材、着色剤、帯電防止剤、滑剤、離型剤、難燃剤等の任意の添加剤を、本発明の効果を阻害しない範囲で含有させてもよい。これらの添加剤は公知のものを使用することができる。
酸化防止剤としては、フェノール系酸化防止剤、リン系酸化防止剤、硫黄系酸化防止剤、ビタミン系酸化防止剤、ラクトン系酸化防止剤、アミン系酸化防止剤等が挙げられる。
フェノール系酸化防止剤としては、テトラキス[メチレン-3-(3,5-ジ-t-ブチル-4-ヒドロキシフェニル)プロピオーネート]メタン、β-(3,5-ジ-t-ブチル-4-ヒドロキシフェニル)プロピオン酸ステアリルエステル、1,3,5-トリメチル-2,4,6-トリス(3,5-ジ-t-ブチル-4-ヒドロキシベンジル)ベンゼン、トリス(3,5-ジ-t-ブチル-4-ヒドロキシベンジル)イソシアヌレート、トリス[(3,5-ジ-t-ブチル-4-ヒドロキシフェニル)プロピオニルオキシエチル]イソシアヌレート、2,6-ジ-t-ブチル-4-メチルフェノール、3,9-ビス[1,1-ジメチル-2-{β-(3-t-ブチル-4-ヒドロキシ-5-メチルフェニル)プロピオニルオキシ}エチル]-2,4,8,10-テトラオキサスピロ[5,5]ウンデカン、トリス(2,6-ジメチル-3-ヒドロキシ-4-t-ブチルベンジル)イソシアヌレート等が挙げられ、例えば、IRGANOX 1010、IRGANOX 1076、IRGANOX 1330、IRGANOX 3114、IRGANOX 3125、IRGANOX 3790(以上、BASF社製)、CYANOX 1790(サイアナミド社製)、SUMILIZER BHT、SUMILIZER GA-80(以上、住友化学(株)製)等の市販品を使用することができる(いずれも商品名)。
リン系酸化防止剤としては、トリス(2,4-ジ-t-ブチルフェニル)ホスファイト、2-[[2,4,8,10-テトラキス(1,1-ジメチルエチル)ジベンゾ[d,f][1,3,2]ジオキサフォスフェピン6-イル]オキシ]-N,N-ビス[2-[[2,4,8,10-テトラキス(1,1ジメチルエチル)ジベンゾ[d,f][1,3,2]ジオキサフォスフェピン-6-イル]オキシ]-エチル]エタナミン、サイクリックネオペンタンテトライルビス(2,6-ジ-t-ブチル-4-メチルフェニル)ホスファイト、ジステアリルペンタエリスリトールジホスファイト等が挙げられ、例えば、IRGAFOS 168、IRGAFOS 12、IRGAFOS 38(以上、BASF社製)、ADK STAB 329K、ADK STAB PEP36、ADK STAB PEP-8(以上、(株)ADEKA製)、Sandstab P-EPQ(クラリアント社製)、Weston 618、Weston 619G、Weston 624(以上、GE社製)等の市販品を使用することができる(いずれも商品名)。
イオウ系酸化防止剤としては、ジラウリルチオジプロピオネート、ジステアリルチオジプロピオネート、ジミリスチルチオジプロピオネート、ラウリルステアリルチオジプロピオネート、ペンタエリスリトールテトラキス(3-ドデシルチオプロピオネート)、ペンタエリスリトールテトラキス(3-ラウリルチオプロピオネート)等が挙げられ、例えば、DSTP「ヨシトミ」、DLTP「ヨシトミ」、DLTOIB、DMTP「ヨシトミ」(以上、(株)エーピーアイコーポレーション製)、Seenox 412S(シプロ化成(株)製)、Cyanox 1212(サイアナミド社製)、SUMILIZER TP-D(住友化学(株)製)等の市販品を使用することができる(いずれも商品名)。
ビタミン系酸化防止剤としては、トコフェロール、2,5,7,8-テトラメチル-2(4’,8’,12’-トリメチルトリデシル)クマロン-6-オール等が挙げられ、例えば、IRGANOX E201(BASF社製)等の市販品を使用することができる。
ラクトン系酸化防止剤としては、特開平7-233160号公報、特開平7-247278号公報に記載されているものを使用できる。また、HP-136(商品名、BASF社製、化合物名:5,7-ジ-t-ブチル-3-(3,4-ジメチルフェニル)-3H-ベンゾフラン-2-オン)等を使用することもできる。
アミン系酸化防止剤としては、IRGASTAB FS 042(BASF社製)、GENOX EP(クロンプトン社製、化合物名:ジアルキル-N-メチルアミンオキサイド)等の市販品を挙げることができる(いずれも商品名)。
ラクトン系酸化防止剤としては、特開平7-233160号公報、特開平7-247278号公報に記載されているものを使用できる。また、HP-136(商品名、BASF社製、化合物名:5,7-ジ-t-ブチル-3-(3,4-ジメチルフェニル)-3H-ベンゾフラン-2-オン)等を使用することもできる。

本発明の組成物における酸化防止剤の含有量は、本発明の効果を阻害しない観点から、化合物(A)、(B)、(C)及び(D)の合計100質量部に対して、好ましくは0.005~5質量部、より好ましくは0.02~2質量部である。

紫外線吸収剤の具体例としては、アデカスタブ LA-31、アデカスタブ LA-32、アデカスタブ LA-36、アデカスタブ LA-29、アデカスタブ LA-46、アデカスタブ LA-F70、アデカスタブ 1413(以上、ADEKA社製)、Tinuvin P、Tinuvin 234、Tinuvin 326、Tinuvin 328、Tinuvin 329、Tinuvin 213、Tinuvin 571、Tinuvin 1577ED、Chimassorb 81、Tinuvin 120(以上、BASF社製)等を挙げることができる。
紫外線吸収剤の具体例としては、アデカスタブ LA-31、アデカスタブ LA-32、アデカスタブ LA-36、アデカスタブ LA-29、アデカスタブ LA-46、アデカスタブ LA-F70、アデカスタブ 1413(以上、ADEKA社製)、Tinuvin P、Tinuvin 234、Tinuvin 326、Tinuvin 328、Tinuvin 329、Tinuvin 213、Tinuvin 571、Tinuvin 1577ED、Chimassorb 81、Tinuvin 120(以上、BASF社製)等を挙げることができる。
これらの光安定剤は、単独で、又は二種以上を組み合わせて、使用することができる。
本発明の組成物における光安定剤の含有量は、本発明の効果を阻害しない観点から、化合物(A)、(B)、(C)及び(D)の合計100質量部に対して、好ましくは0.005~5質量部、より好ましくは0.02~2質量部である。
本発明の組成物における光安定剤の含有量は、本発明の効果を阻害しない観点から、化合物(A)、(B)、(C)及び(D)の合計100質量部に対して、好ましくは0.005~5質量部、より好ましくは0.02~2質量部である。
本発明の組成物は、例えば、90%重量以上、95重量%以上、98重量%以上、99重量%以上、100重量%が、酸化ジルコニウム、球状シリカ、化合物(A)、及び任意に化合物(B)、(C)、(D)からなってもよい。
本発明の組成物は、酸化ジルコニウムと、球状シリカと、上記の(メタ)アクリレート化合物とを、所定の量比で混合して調製することができる。混合方法は特に限定されず、撹拌機(ミキサー)等の任意の公知手段を使用できる。また、常温、冷却下、又は加熱下にて、常圧、減圧下、又は加圧下にて混合することができる。
本発明の組成物は、可視光領域の反射率が高く白色性に優れ、耐熱性及び耐光性に優れ黄変が少なく、かつ、周辺部材(特にリードフレーム)との密着性に優れる硬化物を与えることができ、光半導体用の反射材の原料として好適に用いることができる。
[硬化物]
本発明の硬化物は、アダマンタン骨格を含む(メタ)アクリル樹脂から構成され、酸化ジルコニウムと、球状シリカとを含むものである。
アダマンタン骨格を含む(メタ)アクリル樹脂は、アダマンチル基又は置換したアダマンチル基を含む(メタ)アクリル樹脂であり、置換したアダマンチル基は本発明の組成物について上記説明したとおりである。
酸化ジルコニウム及び球状シリカはそれぞれ、本発明の組成物について上記説明したとおりである。
本発明の硬化物は、アダマンタン骨格を含む(メタ)アクリル樹脂から構成され、酸化ジルコニウムと、球状シリカとを含むものである。
アダマンタン骨格を含む(メタ)アクリル樹脂は、アダマンチル基又は置換したアダマンチル基を含む(メタ)アクリル樹脂であり、置換したアダマンチル基は本発明の組成物について上記説明したとおりである。
酸化ジルコニウム及び球状シリカはそれぞれ、本発明の組成物について上記説明したとおりである。
本発明の硬化物は、例えば、上記説明した本発明の組成物を重合して硬化することにより得ることができる。硬化は、組成物を光又は熱で重合させることにより硬化させる。硬化条件は、使用する重合開始剤の分解特性等を考慮して適宜決定することができる。
本発明の硬化物は、例えば光半導体用の反射材等として好適に利用することができる。

[反射材]
これまでに説明した本発明の組成物又は本発明の硬化物を用いて反射材とすることができる。
本発明の組成物を硬化して得られる硬化物を用いた反射材は、長時間使用しても反射率が低下せず、可視光領域の反射率が高く、周辺部材との密着性に優れる。

本発明の反射材は、本発明の組成物を用いてトランスファー成形や圧縮成形することで製造することができる。
トランスファー成形の場合、トランスファー成形機を用いて、例えば、成形圧力5~20N/mm2、成形温度120~190℃で成形時間30~500秒、好ましくは成形温度150~185℃で成形時間30~180秒で成形することができる。圧縮成形の場合、コンプレッション成形機を用いて、例えば、成形温度120~190℃で成形時間30~600秒、好ましくは成形温度130~160℃で成形時間30~300秒で成形することができる。いずれの成形法においても、後硬化を例えば150~185℃で0.5~24時間行ってもよい。
トランスファー成形の場合、トランスファー成形機を用いて、例えば、成形圧力5~20N/mm2、成形温度120~190℃で成形時間30~500秒、好ましくは成形温度150~185℃で成形時間30~180秒で成形することができる。圧縮成形の場合、コンプレッション成形機を用いて、例えば、成形温度120~190℃で成形時間30~600秒、好ましくは成形温度130~160℃で成形時間30~300秒で成形することができる。いずれの成形法においても、後硬化を例えば150~185℃で0.5~24時間行ってもよい。
また、液状樹脂射出成形、インサート成形、ポッティング加工やコーティング加工、ウエハーレベルパッケージ(WLP)の工法等によって成形体を得ることもできる。
さらに、例えばUV硬化成形等の光硬化樹脂の成形と同様の方法によっても成形体を得ることができる。
また、本発明の組成物をトランスファー成型、圧縮成型、液状樹脂射出成形、インサート成形、ポッティング加工やコーティング加工、ウエハーレベルパッケージ(WLP)等で成形する際、予備重合を行ってもよい。
さらに、例えばUV硬化成形等の光硬化樹脂の成形と同様の方法によっても成形体を得ることができる。
また、本発明の組成物をトランスファー成型、圧縮成型、液状樹脂射出成形、インサート成形、ポッティング加工やコーティング加工、ウエハーレベルパッケージ(WLP)等で成形する際、予備重合を行ってもよい。
本発明の反射材は、可視光領域の反射率が高く、長時間使用しても反射率の低下が小さい。本発明の反射材の波長450nmでの光反射率は、初期値で好ましくは85%以上、より好ましくは90%以上、さらに好ましくは95%以上であり、150℃1000時間の劣化テスト後の光反射率も好ましくは80%以上、より好ましくは85%以上、さらに好ましくは90%以上を達成できる。尚、光反射率は、実施例に記載の方法によって求められる。
[光半導体発光装置]
本発明の光半導体発光装置は、上記説明した本発明の反射材を含む。光半導体発光装置の他の構成は公知のものとすることができる。

[光半導体素子搭載用基板]
本発明の光半導体素子搭載用基板は、リードフレーム及び反射材から構成される凹部を有し、反射材が、酸化ジルコニウムと球状シリカを含み、アダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレートを単量体とした樹脂成形体からなるものである。
また、別の態様では、本発明の光半導体素子搭載用基板は、2つのリードフレーム及び2つのリードフレームの間にある反射材から構成され、反射材が、酸化ジルコニウムと球状シリカを含み、アダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレートを単量体とした樹脂成形体からなるものである。
本発明の光半導体素子搭載用基板は、リードフレーム及び反射材から構成される凹部を有し、反射材が、酸化ジルコニウムと球状シリカを含み、アダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレートを単量体とした樹脂成形体からなるものである。
また、別の態様では、本発明の光半導体素子搭載用基板は、2つのリードフレーム及び2つのリードフレームの間にある反射材から構成され、反射材が、酸化ジルコニウムと球状シリカを含み、アダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレートを単量体とした樹脂成形体からなるものである。
反射材を、酸化ジルコニウムと球状シリカを含み、アダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレートを単量体とした樹脂成形体からなるものとすることにより、反射材の反射率や耐熱性を向上させることができ、また、光半導体素子搭載用部材の製造時に生じ得るフレーム成形体の反りや未充填を低減することができる。
本発明において使用する、酸化ジルコニウムと球状シリカを含み、アダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレートを単量体とした樹脂成形体は、例えば、酸化ジルコニウムと、球状シリカと、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物とを含む組成物(以下、「本発明の組成物」ともいう。)を硬化・成形することにより得ることができる。
[光半導体装置]
本発明の光半導体装置は、上記本発明の光半導体素子搭載用基板と、光半導体素子搭載基板のリードフレーム上に搭載された光半導体素子と、光半導体素子を覆う封止樹脂を備えたものである。
本発明の光半導体装置は、上記本発明の光半導体素子搭載用基板と、光半導体素子搭載基板のリードフレーム上に搭載された光半導体素子と、光半導体素子を覆う封止樹脂を備えたものである。
本発明の光半導体素子搭載用基板、及び光半導体装置をさらに図面を用いて説明する。図1は、本発明の光半導体素子搭載用基板、及び光半導体装置の一実施形態を示す概略断面図である。

図1(b)は、図1(a)のリードフレーム10に反射材21として樹脂成形体を成形した光半導体素子搭載用基板20を示す。光半導体素子搭載用基板20は、リードフレーム10及び反射材21からなる底面と、反射材21からなる内周側面とから構成される凹部を有する。反射材21を構成する樹脂成形体は、酸化ジルコニウムと、球状シリカと、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物とを含む組成物を硬化させたものである。
図1(c)は、図1(b)の光半導体素子搭載用基板のリードフレーム上に光半導体素子31を搭載し、光半導体素子31と光半導体素子31が搭載されないもう一方のリードフレームとをワイヤー32でボンディングし、凹部を透明樹脂(封止樹脂)33で封止した光半導体装置30を示す。封止樹脂の内部には青色等の発光を白色に変換するための蛍光体34が含まれていてもよい。
また、本発明の光半導体素子搭載用基板、及び光半導体装置の別の実施形態を示す概略断面図である。
図2(a)は、リードフレーム10を示す。
図2(b)は、図2(a)のリードフレーム10の間に反射材21として樹脂成形体を成型した光半導体素子搭載用基板20を示す。光半導体素子搭載用基板20は、リードフレーム10と、リードフレーム10の間に反射材21とを備えている。
図2(c)は、図2(b)の光半導体素子搭載用基板を備えた光半導体装置30を示す。リードフレーム10上に光半導体素子31を搭載し、ボンディングワイヤー32により電気的に接続した後、トランスファー成形又は圧縮成形等の方法により透明封止樹脂33からなる封止樹脂部を一括で硬化成形して光半導体素子31の封止を行なった後、ダイシングにより個片化する。封止樹脂の内部には青色等の発光を白色に変換するための蛍光体34が含まれていてもよい。

図2(c)は、図2(b)の光半導体素子搭載用基板を備えた光半導体装置30を示す。リードフレーム10上に光半導体素子31を搭載し、ボンディングワイヤー32により電気的に接続した後、トランスファー成形又は圧縮成形等の方法により透明封止樹脂33からなる封止樹脂部を一括で硬化成形して光半導体素子31の封止を行なった後、ダイシングにより個片化する。封止樹脂の内部には青色等の発光を白色に変換するための蛍光体34が含まれていてもよい。
光半導体素子搭載用基板の各部の寸法・形状は特に限定されず、適宜設定することができる。
反射材として使用する樹脂成形体の成形は、既知の方法により行うことができるが、好ましくはトランスファー成形により行う。これにより、高い生産性を確保することができる。
トランスファー成形は、トランスファー成形機を用いて、例えば、成形圧力5~20N/mm2、成形温度120~190℃で成形時間30~500秒、好ましくは成形温度150~185℃で成形時間30~180秒で成形することができる。さらに、後硬化を例えば150~185℃で0.5~24時間行ってもよい。
光半導体素子は特に限定されず、任意の既知のものを使用することができる。

以下に本発明の実施例を挙げてさらに詳細に説明するが、本発明はこれらの実施例に限定されるものではない。
各実施例及び比較例において得られた硬化物の物性評価方法は以下のとおりである。

(1)光反射率測定
マルチパーパス大型試料室ユニット((株)島津製作所製、商品名:MPC-2200)を取り付けた自記分光光度計((株)島津製作所製、商品名:UV-2400PC)を用いて、硬化物試験片の光反射率を測定した。硬化物試験片の初期値の光反射率を測定した後、オーブンにて150℃で所定時間加熱を行ってから加熱後の硬化物試験片の光反射率を測定した。
マルチパーパス大型試料室ユニット((株)島津製作所製、商品名:MPC-2200)を取り付けた自記分光光度計((株)島津製作所製、商品名:UV-2400PC)を用いて、硬化物試験片の光反射率を測定した。硬化物試験片の初期値の光反射率を測定した後、オーブンにて150℃で所定時間加熱を行ってから加熱後の硬化物試験片の光反射率を測定した。
実施例1
化合物(A)として(アダマンチル基又は置換されたアダマンチル基がエステル結合した(メタ)アクリレート化合物)として1-アダマンチルメタクリレート(粘度:15mPa・s)を20g、化合物(B)(極性基を有する単官能アクリレート)として4-ヒドロキシブチルアクリレートを10g、化合物(C)(化合物(A)、(B)以外の単官能(メタ)アクリレート化合物)としてステアリルアクリレートを60g、化合物(D)(多官能(メタ)アクリレート化合物)としてトリス(2-アクリロイルオキシエチル)イソシアヌレート(FA731)を10g、重合開始剤としてパーヘキサHCを1g秤量し、これらを混合して配合液を得た。
この配合液15質量%に、球状シリカを75質量%、酸化ジルコニウム(第一稀元素化学工業(株)製、商品名:UEP)を10質量%の割合で配合し、自転・公転ミキサー((株)シンキー製、商品名:あわとり練太郎)を用いて混合し撹拌することで組成物を得た。
次いで、この組成物をトランスファー成形により150℃で成形し、硬化物を得た。物性の評価結果を表1に示す。
化合物(A)として(アダマンチル基又は置換されたアダマンチル基がエステル結合した(メタ)アクリレート化合物)として1-アダマンチルメタクリレート(粘度:15mPa・s)を20g、化合物(B)(極性基を有する単官能アクリレート)として4-ヒドロキシブチルアクリレートを10g、化合物(C)(化合物(A)、(B)以外の単官能(メタ)アクリレート化合物)としてステアリルアクリレートを60g、化合物(D)(多官能(メタ)アクリレート化合物)としてトリス(2-アクリロイルオキシエチル)イソシアヌレート(FA731)を10g、重合開始剤としてパーヘキサHCを1g秤量し、これらを混合して配合液を得た。
この配合液15質量%に、球状シリカを75質量%、酸化ジルコニウム(第一稀元素化学工業(株)製、商品名:UEP)を10質量%の割合で配合し、自転・公転ミキサー((株)シンキー製、商品名:あわとり練太郎)を用いて混合し撹拌することで組成物を得た。
次いで、この組成物をトランスファー成形により150℃で成形し、硬化物を得た。物性の評価結果を表1に示す。
実施例2
球状シリカを70質量%、酸化ジルコニウムを15質量部用いたことを除いては、実施例1と同様に組成物を得て、硬化物を成形した。物性の評価結果を表1に示す。

得られた組成物は粘度が高く、流動性が悪かったため、成形できず硬化物を得ることができなかった。

実施例4~6
実施例1~3で製造した組成物から得られた樹脂成形体を反射材として用いて、図1(c)に示すような光半導体装置を作製した。
実施例1~3で製造した組成物をリードフレームと150℃でトランスファー成形して、凹部を有する光半導体素子搭載用基板を得た。次いで、凹部のリードフレーム底面に光半導体素子を搭載し、光半導体素子と光半導体素子が搭載されていないもう一方のリードフレーム底面とをワイヤーボンディングにより結んだ。そして、シリコーン樹脂を凹部に充填し、硬化させ、封止樹脂(封止材)を形成して、光半導体装置を得た。
実施例1~3で製造した組成物から得られた樹脂成形体を反射材として用いて、図1(c)に示すような光半導体装置を作製した。
実施例1~3で製造した組成物をリードフレームと150℃でトランスファー成形して、凹部を有する光半導体素子搭載用基板を得た。次いで、凹部のリードフレーム底面に光半導体素子を搭載し、光半導体素子と光半導体素子が搭載されていないもう一方のリードフレーム底面とをワイヤーボンディングにより結んだ。そして、シリコーン樹脂を凹部に充填し、硬化させ、封止樹脂(封止材)を形成して、光半導体装置を得た。
本発明の組成物及び硬化物は、光半導体用の反射材の原料として好適に使用できる。
本発明の光半導体素子搭載用基板及び光半導体装置は、照明、ディスプレイ用光源、行き先表示板、車載照明、信号灯、非常灯、携帯電話、ビデオカメラ等の、様々なOA機器、電気電子機器及び部品、自動車部品等に好適に使用できる。

Claims (10)
- 酸化ジルコニウム、球状シリカ、及び、粘度が1~1000mPa・sであるアダマンチル基又は置換したアダマンチル基が結合した(メタ)アクリレート化合物を含む組成物。
- 前記球状シリカがアクリルシラン表面処理されている請求項1記載の組成物。
- 前記球状シリカの一次粒子平均粒径が0.1~100μmである請求項1又は2記載の組成物。
- アダマンタン骨格を含む(メタ)アクリル樹脂から構成され、酸化ジルコニウムと、球状シリカとを含む硬化物。
- 請求項4記載の硬化物を用いた反射材。
- 請求項5記載の反射材を含む光半導体発光装置。
