Abstract
본원 발명은 점착층 및 상기 점착층에 적층된 접착층을 포함하며, -20℃ 내지 0℃에서 상기 점착층에 대한 접착층의 탄성 모듈러스의 비가 1 내지 10이 되도록 함으로써, 다이싱 공정시 웨이퍼의 뒤틀림 현상을 억제하여 박막 웨이퍼의 저온 분단성 및 픽업 공정성이 우수한 다이싱 다이본딩 필름에 관한 것이다. 또한, 본원 발명은 충진제를 함유하여 물성이 단단하면서도 경화 전 점착력이 우수한 반도체용 점착 필름 및 상기 점착 필름을 포함하는 다이싱 다이본딩 필름에 관한 것이다.
Description
본원 발명은 점착층 및 상기 점착층에 적층된 접착층을 포함하며, -20℃ 내지 0℃에서 상기 점착층에 대한 접착층의 탄성 모듈러스의 비가 1 내지 10이 되도록 함으로써, 다이싱 공정시 웨이퍼의 뒤틀림 현상을 억제하여 박막 웨이퍼의 저온 분단성 및 픽업 공정성이 우수한 다이싱 다이본딩 필름에 관한 것이다.
다이싱 필름(점착층)은 다이싱 공정에서 반도체 웨이퍼(wafer)를 고정하기 위해 사용되는 필름을 말한다. 다이싱 공정은 반도체 웨이퍼를 개개의 칩으로 절단하는 공정으로서, 상기 다이싱 공정에 연속해서 익스팬드 공정, 픽업 공정 및 마운팅 공정이 수행된다. 이러한 다이싱 필름은 통상 염화 비닐이나 폴리올레핀 구조의 기재 필름 위에 자외선 경화형 혹은 일반 경화형의 점착제를 코팅하고, 그 위에 PET 재질의 커버 필름을 접착하는 것으로 구성된다.
한편, 일반적인 반도체 조립용 접착 필름은 반도체 웨이퍼에 접착 필름을 부착하고, 여기에 상기와 같은 구성을 갖는 다이싱 필름을 커버 필름이 제거된 상태에서 겹쳐 바른 뒤 다이싱 공정에 따라 조각화하는 것이다. 최근에는 다이싱 다이본딩용 반도체 조립용 접착제로서 PET 커버 필름을 제거한 다이싱 필름과 접착 필름을 서로 합지시켜 하나의 필름으로 만든 뒤, 그 위에 반도체 웨이퍼를 부착하고 다이싱 공정에 따라 조각화하는 경향이다.
일반적인 다이싱 공정에는 다이아몬드 블레이드(diamond blade)를 이용한 절단 방식이 있다. 상기 다이아몬드 블레이드를 이용한 절단 방법은 블레이드의 회전에 의해 접착층이 실오라기처럼 말려 올라가는 버(burr)와 이물이 생겨나, 칩 적층 공정의 불량 유발 및 신뢰성 저하의 문제가 발생한다.
또한 전자 제품의 경박단소화 및 회로 패턴의 미세화에 따라 웨이퍼 두께가 얇아짐에 따라 다이아몬드 블레이드에 의한 물리적인 절단은 한계에 이르고 있다. 박막 웨이퍼에 기존의 다이아몬드 블레이드 방식을 적용하는 경우, 웨이퍼에 전달되는 압력이 상대적으로 강하게 작용하여 웨이퍼에 절단면 외의 크랙이 발생하게 되고 이로 인해 쉽게 깨어지는 등의 문제가 발생되기 때문이다. 이러한 문제점을 해결하기 위하여 웨이퍼 내부에 레이저를 집광시켜 선택적으로 개질부를 형성하고, 그 뒤 저온에서 물리적인 인장을 통해 선택적 개질부 라인을 따라 웨이퍼를 접착층과 함께 개별화하는 스텔스 다이싱(stealth dicing) 방법이 대두되고 있다.
상기 다이아몬드 블레이드 방식과 달리 스텔스 다이싱 방법은 물리적인 인장을 통해 웨이퍼를 개별화하기 때문에 다이싱 다이본딩 필름의 접착층과 점착층에 전달되는 인장력이 균일할 것이 요구된다. 그렇지 않은 경우 두 층간의 계면이 들뜨는 현상이 발생하게 되어 두 층간의 점착력이 약해짐은 물론 이에 따라 웨이퍼의 뒤틀림(warpage) 현상이 심하게 나타나 웨이퍼의 분단성 저하를 야기하게 된다.
따라서, 박막 웨이퍼의 효율적인 분단성 및 픽업 공정성을 위해, 스텔스 다이싱 등의 수행시 저온 상태(-20℃ 내지 0℃)에서 필름에 가해지는 인장력이 접착층과 점착층에 고르게 전달될 수 있도록 조성된 필름의 개발이 요구된다.
다이싱 공정 또는 픽업 공정의 공정성에 관한 선행 기술로는 다음과 같은 기술들을 들 수 있다.
대한민국등록특허공보 제10-0804891호(2008.02.20.공고)는 다이 접착층과 다이싱 필름층 사이에 중간층을 포함하는 다이싱 다이 접착 필름으로서, 상기 중간층의 저장 탄성 모듈러스가 상기 다이 접착층 및 다이싱 필름층 보다 큰 것을 특징으로 한다. 상기 저장 탄성 모듈러스는 25℃ 이상에서 측정된 것으로, 이는 상온 이상에서 수행되는 다이아몬드 블레이드 방식에 적용할 것을 염두에 둔 것이고, 저온(일반적으로 0℃ 이하)에서 수행되는 스텔스 방식 등에 적합한 것은 아니다.
또 다른 선행 기술로 대한민국등록특허공보 제10-0956721호(2010.05.06.공고)는 에폭시 당량이 1,000 내지 10,000의 범위 내인 가교성 에폭시기를 포함하는 아크릴계 고분자 수지를 사용하는 반도체 조립용 접착 필름으로서, 25℃, 10 내지 1,000 mm/min의 인장 조건에 대하여 1,000 mm/min의 인장 속도에서 측정된 파단 신율이 50 내지 150%인 반도체 조립용 접착 필름에 관한 것이다. 상기 제10-0956721호 역시 박막 웨이퍼에는 적합하지 않은, 상온 이상에서 수행되는 다이아몬드 블레이드 방식에 적용되는 필름에 해당된다.
따라서, 웨이퍼의 개별화를 위해 저온에서 수행되는 스텔스 다이싱 등의 방법에 의해야 하는 박막 웨이퍼에 적용하여, 웨이퍼의 저온 분단성 및 픽업 공정성을 향상시킬 수 있도록 조성된 필름에 대하여는 선행 기술 어디에도 개시된 바가 없다.
본 발명자들은 박막 웨이퍼의 효율적인 저온 분단성 및 픽업 공정성 향상을 위해, 스텔스 다이싱 등의 수행시 저온 상태에서 필름에 가해지는 인장력이 접착층과 점착층에 고르게 전달될 수 있도록 하기 위해서는 접착층과 점착층의 탄성 모듈러스의 차이가 크지 않아야 함을 인식하고, -20℃ 내지 0℃에서의 점착층에 대한 접착층의 탄성 모듈러스의 비가 1 내지 10이 되도록 하여 저온 익스팬딩(expending) 시 웨이퍼의 뒤틀림 현상이 억제되어 웨이퍼의 절단 및 픽업 공정성을 향상시키는 다이싱 다이본딩 필름을 개발하기에 이르렀다.
본원 발명은, 박막 웨이퍼에 적용되는 다이싱 다이본딩 필름으로서, 저온 익스팬딩 시 웨이퍼의 뒤틀림 현상, 칩 플라잉(Chip flying) 현상을 억제하여 저온 분단성을 향상시키는 다이싱 다이본딩 필름을 제공하는 것을 목적으로 한다.
또한 본원 발명은 박막 웨이퍼의 절단 및 픽업 공정성이 우수한 다이싱 다이본딩 필름을 제공하는 것을 목적으로 한다.
또한 본원 발명은 충진제를 함유하여 물성이 단단하면서도 경화 전 점착력이 우수한 반도체용 점착 필름 및 상기 점착 필름을 포함하는 다이싱 다이본딩 필름을 제공하는 것을 목적으로 한다.
본원 발명의 일 양태는 저온에서 접착층 및 점착층에 작용하는 인장력이 고르게 전달될 수 있도록 기존에 비해 점착층의 탄성 모듈러스를 높여 접착층과 점착층의 탄성 모듈러스의 차이를 작게 한, 다이싱 다이본딩 필름을 제공한다.
또한 본원 발명의 일 양태는, 저온에서의 점착층에 대한 접착층의 탄성 모듈러스의 비가 1 내지 10이 되도록 점착층의 탄성 모듈러스를 높이기 위하여, 기존의 점착층에서는 점착력 저하의 이유로 사용되지 않았던 충진제를 점착층의 일 구성 요소로 포함하는 다이싱 다이본딩 필름을 제공한다.
또한 본원 발명의 일 양태는, 충진제를 함유하는 점착층이면서도 UV 경화 전 점착력이 우수한 점착층 및 이를 포함하는 다이싱 다이본딩 필름을 제공한다.
이하, 본원 발명의 양태들을 보다 구체적으로 설명한다. 다만 본원 발명의 내용이 이에 제한되는 것은 아니다.
본원 발명의 일 양태는,
a) 점착층; 및
b) 상기 점착층에 적층된 접착층;
을 포함하며, -20℃ 내지 0℃에서 상기 점착층(x)에 대한 접착층(y)의 탄성 모듈러스의 비(y/x)가 1 내지 10인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층은, 점착층의 고형분 100 중량부에 대하여 0.1 내지 10 중량부의 충진제를 함유하는, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 충진제는, 금가루, 은가루, 동분, 니켈, 알루미나, 수산화알루미늄, 수산화마그네슘, 탄산칼슘, 탄산마그네슘, 규산칼슘, 규산마그네슘, 산화칼슘, 산화마그네슘, 산화알루미늄, 질화알루미늄, 실리카, 질화붕소, 이산화티타늄, 유리, 산화철 및 세라믹으로 이루어진 군으로부터 선택된 1종 이상인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 충진제는 실리카인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층이,
상기 점착층의 고형분 100 중량부에 대하여,
a) 아크릴계 수지를 함유하는 바인더 수지 60 내지 95 중량부;
b) 경화제 0.1 내지 10 중량부;
c) 광 개시제 0.1 내지 15 중량부;
d) 충진제 0.1 내지 10 중량부; 및
e) 실란 커플링제 0.1 내지 10 중량부;
를 함유하는 것을 특징으로 하는, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층의 UV 경화 전 박리력이 1 N/25mm 이상인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층의 -10℃에서의 탄성 모듈러스가 150 내지 2,500 MPa인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 접착층의 -10℃에서의 탄성 모듈러스가 1,500 내지 3,500 MPa인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 상기 접착층의 -10℃에서의 탄성 모듈러스가 1,800 내지 2,500 MPa인, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 또 다른 일 양태에 따르면, 배선 기판 및 반도체 칩을 포함하며 상기의 다이싱 다이본딩 필름의 접착층으로 접속된 반도체 장치를 제공한다.
본원 발명의 다이싱 다이본딩 필름은 박막 웨이퍼에 적용되는 다이싱 다이본딩 필름으로서, 저온 익스팬딩 시 웨이퍼의 뒤틀림 현상, 칩 플라잉(Chip flying) 현상을 억제하여 저온 분단성을 향상시키는 효과를 갖는다.
또한 본원 발명은 박막 웨이퍼의 절단 및 픽업 공정성이 우수한 다이싱 다이본딩 필름을 제공하는 효과를 갖는다.
또한 본원 발명은 충진제를 함유하여 물성이 단단하면서도 경화 전 점착력이 우수한 반도체용 점착 필름 및 상기 점착 필름을 포함하는 다이싱 다이본딩 필름을 제공하는 효과를 갖는다.
이하, 본원 발명에 대하여 보다 상세히 설명한다. 본원 명세서에 기재되지 아니한 사항은 본원 발명의 기술 분야 또는 유사 분야에서 숙련된 자이면 충분히 인식하고 유추할 수 있는 것이므로 그 설명을 생략한다.
본원 발명의 일 양태는,
a) 점착층; 및
b) 상기 점착층에 적층된 접착층;
을 포함하며, -20℃ 내지 0℃에서 상기 점착층(x)에 대한 접착층(y)의 탄성 모듈러스의 비(y/x)가 1 내지 10인, 다이싱 다이본딩 필름을 제공한다.
상기 탄성 모듈러스(Elastic modulus)의 측정 방법은 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 방법을 사용할 수 있다. 탄성 모듈러스를 측정하는 방법의 비제한적인 일 예시는 다음과 같다: 제조된 접착 필름 또는 점착 필름을 일정 크기(예를 들어, 가로 7 mm × 세로 15 mm × 두께 430 ㎛)로 절단하여 측정 온도 범위를 -30℃ 내지 170℃로 하고, 승온 조건 4℃/분, 진동수를 10 Hz로 한다. 상기 조건에서 DMA(Dynamic Mechanical Analyzer; TA사의 Q800)를 이용하여 탄성 모듈러스를 측정할 수 있다.
상기 점착층(x)에 대한 접착층(y)의 탄성 모듈러스의 비(y/x)는 1 내지 10일 수 있고, 보다 바람직하게는 1 내지 8일 수 있으며, 가장 바람직하게는 3 내지 6일 수 있다.
상기 점착층에 대한 접착층의 탄성 모듈러스의 비가 상기의 범위 내일 경우, 접착층의 저온 분단성이 우수해질뿐만 아니라 점착층과 접착층이 분단되는 현상 및 칩플라잉 현상을 방지할 수 있으며 이에 따라 칩 픽업성이 불량해지는 문제를 방지할 수 있다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층은, 점착층의 고형분 100 중량부에 대하여 0.1 내지 10 중량부의 충진제를 함유하는, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 점착층에 사용될 수 있는 상기 충진제는 특별히 제한되지 아니하며, 당해 기술 분야에서 알려진 것을 사용할 수 있다. 상기 충진제의 비제한적인 예로는 금속성분인 금가루, 은가루, 동분, 니켈 등을 사용할 수 있고, 비금속성분인 알루미나, 수산화알루미늄, 수산화마그네슘, 탄산칼슘, 탄산마그네슘, 규산칼슘, 규산마그네슘, 산화칼슘, 산화마그네슘, 산화알루미늄, 질화알루미늄, 실리카, 질화붕소, 이산화티타늄, 유리, 산화철 또는 세라믹 등을 사용할 수 있다. 이들은 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
본원 발명의 점착층에 사용되는 상기 충진제는 바람직하게는 실리카를 사용할 수 있다.
상기 충진제의 형상과 크기는 특별히 제한되지 아니하나, 통상적으로 무기 필러 중에서는 구형 실리카와 무정형 실리카가 주로 사용되고, 그 크기는 5 ㎚ 내지 5 ㎛인 것이 바람직하다.
상기 충진제는 상기 점착층의 고형분 100 중량부에 대하여 0.1 내지 10 중량부로 함유되는 것이 바람직하며, 보다 바람직하게는 0.5 내지 8 중량부일 수 있고, 가장 바람직하게는 1 내지 5 중량부일 수 있다. 상기 범위 내에서 뛰어난 저온 분단성을 획득할 수 있으며, 필름의 형성이 용이해지고 피착제에 대한 점착성이 향상되며, 소잉 또는 픽업과 같은 공정에 있어서 공정성이 향상되는 이점이 있다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층이,
점착층의 고형분 100 중량부에 대하여,
a) 아크릴계 수지를 함유하는 바인더 수지 60 내지 95 중량부;
b) 경화제 0.1 내지 10 중량부;
c) 광 개시제 0.1 내지 15 중량부;
d) 충진제 0.1 내지 10 중량부; 및
e) 실란 커플링제 0.1 내지 10 중량부;
를 함유하는 것을 특징으로 하는, 다이싱 다이본딩 필름을 제공한다.
본원 발명의 점착층에 사용되는 상기 아크릴계 수지로는 상기 점착층에 점착력을 부여해줄 수 있는 아크릴계 모노머를 주 모노머로 하고, 거기에 기능성 아크릴 모노머 및 중합반응 개시제를 부가하여 중합 반응함으로써 제조될 수 있다. 바람직하게는, 아크릴 모노머, 기능성 아크릴 모노머 및 중합반응 개시제가 중합 반응되어 아크릴 폴리올 점착 바인더 수지를 제조할 수 있다.
상기 아크릴 모노머는 필름에 점착력을 부여하는 기능을 하는 것으로, 상기 아크릴 모노머의 종류는 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 아크릴 모노머로는 탄소수 4 개 내지 20 개의 아크릴산 에스테르 또는 메타크릴산 에스테르 등을 사용할 수 있다. 상기 아크릴 모노머의 비제한적인 예로는, 2-에틸헥실아크릴레이트, 2-에틸헥실메타크릴레이트, 이소옥틸아크릴레이트, 에틸아크릴레이트, n-부틸아크릴레이트, 이소부틸아크릴레이트 또는 옥타데실메타크릴레이트 등을 들 수 있다. 이들은 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
상기 기능성 아크릴 모노머는 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 기능성 아크릴 모노머의 비제한적인 예로는 히드록시 모노머, 에폭시기 모노머 또는 반응성 모노머 등을 들 수 있다. 이들은 단독 또는 2종 이상을 혼합하여 사용할 수 있다. 이들 중 보다 바람직하게는 히드록시 모노머와 에폭시기 모노머의 조합을 사용할 수 있다.
상기 히드록시 모노머는 특별히 제한되지 아니하며, 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 히드록시 모노머로는 히드록시기를 포함하는 탄소수 4 개 내지 20 개의 아크릴산 에스테르 또는 메타크릴산 에스테르 등을 사용할 수 있다. 상기 히드록시 모노머의 비제한적인 예로는, 히드록시메틸메타크릴레이트, 2-히드록시에틸메타크릴레이트, 2-히드록시에틸아크릴레이트, 4-히드록시부틸아크릴레이트, 히드록시프로필메타크릴레이트 또는 비닐카프로락탐 등을 들 수 있다. 이들은 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
상기 에폭시기 모노머는 특별히 제한되지 아니하며, 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 에폭시기 모노머로는 에폭시기를 포함하고 탄소수 4 개 내지 20 개인 아크릴산 에스테르 또는 메타크릴산 에스테르 등을 사용할 수 있다. 상기 에폭시기 모노머의 비제한적인 예로는, 글리시딜아크릴레이트 또는 글리시딜메타크릴레이트 등을 들 수 있다.
상기 반응성 모노머는 특별히 제한되지 아니하며, 탄소수 20 개 이상의 모노머를 단독으로 또는 2 종 이상을 혼합을 사용할 수 있다. 상기 반응성 모노머의 비제한적인 예로는, 라우릴아크릴레이트, 라우릴메타크릴레이트, 스테아릴메타크릴레이트, 세틸아크릴레이트, 옥타데실아크릴레이트, 옥타데실메타크릴레이트 등을 들 수 있다.
상기 중합 반응 개시제는 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 중합 반응 개시제의 비제한적인 예로는, 아조비스이소부티로니트릴(Azobisisobutyronitrile) 등과 같은 아조비스계; 벤조일퍼옥사이드 등과 같은 유기 과산화물계 등의 라디칼 발생제를 사용할 수 있다. 한편, 필요에 따라 촉매 및/또는 중합 반응 금지제를 병용할 수 있다.
상기 중합 반응은 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 방법을 사용할 수 있다. 상기 중합 반응의 중합 온도는 바람직하게는 80 내지 120℃일 수 있고 중합 시간은 바람직하게는 1 내지 70 시간, 보다 바람직하게는 5 내지 15 시간일 수 있으나, 이에 제한되는 것은 아니다.
상기 아크릴계 수지를 함유하는 바인더 수지는 상기 점착층의 고형분 100 중량부에 대하여 60 내지 95 중량부 일 수 있으며, 보다 바람직하게는 70 내지 95 중량부, 가장 바람직하게는 80 내지 95 중량부 일 수 있다. 상기의 함량 범위 내에서 신뢰성이 우수한 필름을 제조할 수 있다. 보다 구체적으로 상기의 범위 내에서 강한 초기 점착력을 획득할 수 있으며, 점착층의 형성이 용이하고 광경화 후 점착력 손실이 효과적으로 일어나 칩 픽업성이 향상되는 이점이 있다.
본원 발명의 점착층에 사용되는 상기 경화제는 특별히 제한되지 아니하나 바람직하게는 이소시아네이트계 열 경화제를 사용할 수 있다. 상기 이소시아네이트계 경화제는 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 이소시아네이트계 열 경화제의 비제한적인 예로는, 2,4-트릴렌 디이소시아네이트, 2,6-트릴렌 디이소시아네이트, 수소화트릴렌 디이소시아네이트, 1,3-크실렌 디이소시아네이트, 1,4-크실렌 디이소시아네이트, 디페닐 메탄-4,4-디이소시아네이트, 1,3-비스(이소시아네이토메틸)시클로헥산, 테트라메틸크실렌 디이소시아네이트, 1,5-나프탈렌디이소시아네이트, 2,2,4-트리메틸헥사메틸렌 디이소시아네이트, 2,4,4-트리메틸헥사메틸렌 디이소시아네이트, 트리메틸올프로판의 트릴렌 디이소시아네이트 어덕트, 트리메틸올프로판의 크실렌 디이소시아네이트 어덕트, 트리페닐메탄트리이소시아네이트, 메틸렌 비스 트리 이소시아네이트 등을 들 수 있다. 이들은 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
상기 경화제는 상기 점착층의 고형분 100 중량부에 대하여 0.1 내지 10 중량부일 수 있으며, 보다 바람직하게는 1 내지 10 중량부 일 수 있다. 상기 범위 내에서 경화 전후의 물성에 있어 기재 필름과의 밀착력이 강하여 기재 필름과 점착 코팅층간의 부착력이 낮아지는 현상 및 이에 따른 웨이퍼 또는 접착층으로의 전이 문제를 방지할 수 있으며, 미반응 이소시아네이트가 거의 생기지 않아 접착 필름과의 박리가 용이해지는 이점이 있다.
본원 발명의 점착층에 사용되는 상기 광 개시제는 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용하는 것을 사용할 수 있다. 상기 광 개시제로는 알파-아미노 케톤 타입의 화합물, 벤질다이메틸-케탈 타입의 화합물, 알파-하이드록시 케톤 타입의 화합물 등을 사용할 수 있다.
상기 광 개시제는 상기 점착층의 고형분 100 중량부에 대하여 0.1 내지 15 중량부로 포함되는 것이 바람직하며, 보다 바람직하게는 1 내지 10 중량부일 수 있고 가장 바람직하게는 3 내지 8 중량부일 수 있다. 상기 범위 내에서 광경화 후 점착력의 손실이 효과적으로 일어나며, 웨이퍼 또는 접착 필름과의 부착력이 지나치게 강해지는 현상을 방지하여 광경화 후 픽업성을 향상시키는 이점이 있다.
본원 발명의 점착층에 사용되는 상기 실란 커플링제는 특별히 제한되지 아니하며 당해 기술 분야에서 통상적으로 사용되는 것을 사용할 수 있다. 상기 실란 커플링제의 비제한적인 예로는, 헥실트리메톡시 실란, 에폭시가 함유된 2-(3,4-에폭시사이클로헥실)에틸트리메톡시실란, 3-글리시독시트리메톡시실란, 3-글리시독시프로필트리에톡시실란, 아민기가 함유된 N-(2-아미노에틸)-3-아미노프로필메틸디메톡시실란, N-(2아미노에틸)-3-아미노프로필트리메톡시실란, N-(2-아미노에틸)-3-아미노프로필트리에톡시실란, 3-아미노프로필트리메톡시실란, 3-아미노프로필트리에톡시실란, 3-트리에톡시실리-N-(1,3-디메틸부틸리덴)프로필아민, N-페닐-3-아미노프로필트리메톡시실란, 머캅토가 함유된 3-머캅토프로필메틸디메톡시실란, 3-머캅토프로필트리에톡시실란, 이소시아네이트가 함유된 3-이소시아네이트프로필트리에톡시실란 등을 들 수 있다. 이들을 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
상기 실란 커플링제의 함량은 상기 점착층의 고형분 100 중량부에 대하여 0.1 내지 10 중량부로 함유되는 것이 바람직하며, 보다 바람직하게는 1 내지 7 중량부일 수 있고, 가장 바람직하게는 1 내지 5 중량부일 수 있다. 상기 범위 내에서 점착 필름의 부착력이 충분히 발현되어 점착 신뢰성이 향상되며, 실란 커플링제 간의 자체 반응을 방지함으로써, 부반응물의 증가로 인한 전체적인 필름 물성의 저하를 방지하는 이점이 있다.
본원 발명의 다이싱 다이본딩 필름용 점착층을 형성하는 데에는 특별한 장치나 설비가 필요치 아니하며, 당해 기술 분야에서 알려진 방법에 의해 특별한 제한없이 제조될 수 있다. 상기 점착층의 제조 방법에 대한 비제한적인 예는 다음과 같다: 아크릴 수지, 광 개시제, 경화제, 실란 커플링제 및 충진제 등을 메틸에틸케톤 또는 시클로헥사논 등과 같은 용제에 용해시킨 다음, 비드 밀을 이용하여 충분히 혼련시킨 후, 어플리케이터를 이용하여 이형 처리된 폴리에틸렌테레프탈레이트(PET) 필름상에 도포하고 100℃ 오븐에서 2 내지 10분간 가열 건조한 후 폴리올레핀(PO) 필름상에 전사시키면 적당한 도막 두께를 가지는 점착필름을 얻을 수 있다. 그 후 25 내지 40℃의 오븐에서 3 내지 7일 동안 에이징을 실시하여 균일한 품질의 점착필름을 얻을 수 있다.
상기 점착층의 두께는 3 내지 100 ㎛인 것이 바람직하고, 5 내지 30 ㎛인 것이 보다 바람직하다. 상기 두께 범위로 점착층을 제조하는 경우, 경제적인 측면에서 유리할뿐만 아니라 균일한 점착력을 나타내는 점착층을 제조할 수 있는 이점이 있다.
본원 발명의 또 다른 일 양태에 따르면 상기 점착층의 UV 경화 전 점착력이 1 N/25mm 이상인, 다이싱 다이본딩 필름을 제공한다.
상기 점착층의 UV 경화 전 점착력은 상기 점착층과 접착층 간의 계면 박리력을 측정함으로써 판단할 수 있다.
상기 점착층과 접착층 간의 계면 박리력을 측정하는 방법은 특별히 제한되지 아니하며, 당해 기술 분야에서 알려진 방법에 따라 수행할 수 있다. 상기 박리력 측정 방법에 대한 비제한적인 일 예시는 다음과 같다: 점착층과 접착층 간의 계면 박리력 측정은 한국 공업 규격 KS-A-01107(점착 테이프 및 점착 시이트의 시험 방법)의 제8항에 따라 시험할 수 있다. 상기 시험 방법에 따르면, 다이 접착용 접착층에 점착층 시료(폭 25 mm, 길이 250 mm)를 붙인 후 2 kg 하중의 압착 롤러를 이용하여 300 mm/min의 속도로 1회 왕복시켜 압착한다. 압착 후 30분 경과 후에 시험편의 접은 부분을 180˚로 뒤집어 약 25 mm를 벗긴 후, 10 N 로드셀(Load Cell)에서 인장 강도기의 위쪽 클립에는 상기 시험편을, 아래쪽 클립에는 상기 접착층을 고정시키고, 300 mm/min의 인장 속도로 당겨 벗길 때의 하중을 측정하는 방식으로 측정할 수 있다. 상기 인장 시험기는 "Instron Series 1X/s Automated materials Tester-3343"을 사용할 수 있다.
본원 발명의 또 다른 일 양태에 따르면, 상기 점착층의 -10℃에서의 탄성 모듈러스가 150 내지 2,500 MPa인, 다이싱 다이본딩 필름을 제공한다.

본원 발명의 또 다른 일 양태에 따르면, 상기 접착층의 -10℃에서의 탄성 모듈러스가, 바람직하게는 1,500 내지 3,500 MPa, 보다 바람직하게는 1,800 내지 2,500 MPa인, 다이싱 다이본딩 필름을 제공한다.
본원 발명에 사용되는 다이싱 다이본딩 필름용 접착층을 제조하기 위한 조성물에는 고분자 수지, 에폭시 수지, 경화제, 경화 촉매, 커플링제, 충진제 및 기타 첨가제 등이 함유될 수 있다. 이들의 종류 및 함량은 특별히 한정되지 아니하며 당해 기술 분야에서 알려진 조성을 따를 수 있다. 이하, 본원 발명의 접착층에 사용 가능한 성분의 구체적인 예를 기술한다.
고분자 수지
본원 발명에 사용되는 고분자 수지는 당해 기술 분야에서 통상 사용되는 것이면 그 종류가 특별히 제한되지 않는다. 상기 고분자 수지의 비제한적인 예로는 폴리이미드 수지, 폴리스티렌 수지, 폴리에틸렌 수지, 폴리에스테르 수지, 폴리아미드 수지, 부타디엔 고무, 아크릴 고무, (메타)아크릴 수지, 우레탄 수지, 폴리페닐렌 에테르 수지, 폴리 에테르 이미드 수지, 페녹시 수지, 폴리카보네이트 수지, 폴리페닐렌 에테르 수지, 변성 폴리페닐렌 에테르 수지 및 이들의 혼합물 등을 들 수 있다.
또한, 관능성 모노머를 포함하는 고분자 성분, 예를 들어 글리시딜 아크릴레이트 또는 글리시딜 메타크릴레이트 등의 관능성 모노머를 함유하는 에폭시기 함유 (메타)아크릴 공중합체를 사용할 수 있다. 상기 에폭시기 함유 (메타)아크릴 공중합체로는 (메타)아크릴 에스테르 공중합체, 아크릴 고무 등을 사용할 수 있다.
에폭시 수지

실란 커플링제
본원 발명에 사용될 수 있는 커플링제는 조성물 배합시 실리카와 같은 무기물질의 표면과 유기 물질간의 화학적 결합으로 인한 접착력을 증진시키기 위한 접착증진제의 작용을 한다.

충진제
본원 발명의 접착 조성물은 틱소트로픽성(thixotropy)을 발현하여 용융점도를 조절하기 위하여 충진제를 포함할 수 있다. 상기 충진제는 당해 기술 분야에서 통상 사용되는 것이면 그 종류가 특별히 제한되지 않는다. 상기 충진제로는 필요에 따라 무기 또는 유기 충진제를 사용할 수 있으며, 무기 충진제로는 금속성분인 금가루, 은가루, 동분, 니켈을 사용할 수 있고, 비금속성분인 알루미나, 수산화 일미늄, 수산화 마그네슘, 탄산칼슘, 탄산마그네슘, 규산칼슘, 규산마그네슘, 산화칼슘, 산화마그네슘, 산화 알루미늄, 질화 알루미늄, 실리카, 질화 붕소, 이산화티타늄, 유리, 산화철, 세라믹 등을 사용할 수 있고, 유기 충진제로서는 탄소, 고무계 필러, 폴리머계 등을 사용할 수 있다. 상기 충진제의 형상과 크기는 특별히 제한되지 아니하나, 바람직하게는 구형 일 수 있으며 크기는 500 nm 내지 10 ㎛의 범위가 바람직하다.
유기 용매
본원 발명의 접착 조성물은 유기용매를 추가로 포함할 수 있다. 상기 유기용매는 반도체용 접착 조성물의 점도를 낮게 하여 필름의 제조가 용이하도록 하며, 당해 기술 분야에서 통상 사용되는 것이면 그 종류가 특별히 제한되지 않는다. 그 비제한적인 예로는, 톨루엔, 자일렌, 프로필렌글리콜모노메틸에테르아세테이트, 벤젠, 아세톤, 메틸에틸케톤, 테트라히드로 퓨란, 디메틸포름알데히드, 시클로헥사논 등을 들 수 있다.
기타 첨가제
한편, 상기와 같은 본원 발명의 반도체용 접착 조성물은 이온성 불순물을 흡착하고 흡습 시의 절연 신뢰성을 구현하기 위하여 이온 포착제를 추가로 포함할 수 있다. 상기 이온 포착제로는 당해 기술 분야에서 통상 사용되는 것이면 그 종류가 특별히 제한되지 아니하며, 비제한적인 예로 트리아진 티올(Triazin thiol) 화합물, 지르코늄계(Zirconium), 안티몬 비스무트계(Antimon bismuth), 마그네슘 알루미늄계(magnesium aluminium) 화합물 등을 들 수 있다.
본원 발명에 사용되는 접착층은 그 필름을 형성하는 데에 특별한 장치나 설비가 필요치 아니하며, 당해 기술 분야에서 알려진 방법에 의해 특별한 제한없이 제조될 수 있다.
본원 발명의 또 다른 일 양태에 따르면, 상기의 다이싱 다이본딩 필름의 접착층으로 접속된 반도체 장치를 제공한다.

실시예 1
다이싱 다이본딩 필름용 접착층의 제조
아크릴 수지 KLS-1046DR(수산기값: 13 mgKOH/g, 산가: 63 mgKOH/g, 유리 전이 온도: 38℃, 평균 분자량: 690,000 g/mol, 제조원: 후지쿠라 상사) 400g;
아크릴 수지 WS-023(수산기값 혹은 산가: 20 mgKOH/g, 유리 전이 온도: -5℃, 평균 분자량: 500,000 g/mol, 수산기 혹은 카르복시기 함유량: 20, 제조원: 나가세켐텍) 60g;
크레졸 노볼락계로 이루어진 에폭시 수지 YDCN-500-4P(제조원: 국도 화학, 분자량: 10,000 g/mol이하) 60g;
크레졸 노볼락계 경화제 MEH-7800SS(제조원: 메이화 플라스틱 산업) 40g;
이미다졸계 경화촉매 2P4MZ(제조원: 사국 화학) 0.1g;
머캅토 실란 커플링제 KBM-803(제조원: 신에쯔 주식회사) 0.5g;
에폭시 실란 커플링제 KBM-303(제조원: 신에쯔 주식회사) 0.5g; 및

상기 1차 분산 후 밀링(milling)을 실시하였다. 밀링은 주로 무기 입자를 이용한 비드 밀링 방법을 사용하였다. 밀링이 완료된 후 38 ㎛의 폴리에틸렌테레프탈레이트(PET) 이형 필름의 편면에 건조 후, 막 두께 20 ㎛로 하여 코팅을 실시하였다. 상기 코팅된 면을 보호하기 위하여 코팅층 상부 면에 폴리에틸렌테레프탈레이트 필름으로 적층하여 접착층을 제조하였다.
실시예 2
충진제를 함유하는 다이싱 다이본딩 필름용 점착층의 제조
점착층의 고형분 100 중량부에 대하여,
아크릴 수지 SR-09184R(제조원: 삼화 케미칼) 86.5 중량부;
이소시아네이트 경화제 AK-75(제조원: 애경 화학) 3.4 중량부;
광 개시제 IC-184(제조원: 시바 케미칼) 6.1 중량부;
실란 커플링제 KBM-403(제조원: 신에쯔 주식회사) 2.3 중량부; 및
충진제 R-972(제조원: 대구사) 1.7 중량부를 혼합하여 유기 용매인 메틸 에틸 케톤(제조원: 대정 화금)에 용해시킨 후, 비드 밀을 이용하여 충분히 혼련시킨 다음, 어플리케이터를 이용하여 이형 처리된 폴리에틸렌테레프탈레이트 필름상에 도포하였다. 그 다음 100℃ 오븐에서 10분가량 가열 건조한 후 폴리올레핀(PO) 필름상에 전사시켜 두께 20 ㎛인 점착층을 제조하였다.
실시예 3
충진제를 함유하는 다이싱 다이본딩 필름용 점착층의 제조
점착층의 고형분 100 중량부에 대하여,
아크릴 수지 SR-09184R(제조원: 삼화 케미칼)을 84.7 중량부; 및
충진제 R-972(제조원: 대구사)를 3.5 중량부로 사용하는 것을 제외하고는 상기 실시예 2와 동일한 방법에 의하여 점착층을 제조하였다.
실시예 4
충진제를 함유하는 다이싱 다이본딩 필름용 점착층의 제조
점착층의 고형분 100 중량부에 대하여,
아크릴 수지 SR-09184R(제조원: 삼화 케미칼)을 84.1 중량부;
이소시아네이트 경화제 AK-75(제조원: 애경 화학)를 4 중량부; 및
충진제 R-972(제조원: 대구사)를 3.5 중량부로 사용하는 것을 제외하고는 상기 실시예 2와 동일한 방법에 의하여 점착층을 제조하였다.
비교예 1
충진제를 함유하지 않는 다이싱 다이본딩 필름용 점착층의 제조
점착층의 고형분 100 중량부에 대하여,
아크릴 수지 SR-09184R(제조원: 삼화 케미칼)을 90.5 중량부로 사용하는 것을 제외하고는 상기 실시예 2와 동일한 방법에 의하여 점착층을 제조하였다.
비교예 2
충진제를 함유하지 않는 다이싱 다이본딩 필름용 점착층의 제조
점착층의 고형분 100 중량부에 대하여,
아크릴 수지 SR-09184R(제조원: 삼화 케미칼)을 85.9 중량부; 및
이소시아네이트 경화제 AK-75(제조원: 애경 화학)를 8 중량부로 사용하는 것을 제외하고는 상기 실시예 2와 동일한 방법에 의하여 점착층을 제조하였다.
비교예 3
충진제를 다량 함유하는 다이싱 다이본딩 필름용 점착층의 제조
점착층의 고형분 100 중량부에 대하여,
아크릴 수지 SR-09184R(제조원: 삼화 케미칼)을 76.3 중량부; 및
충진제 R-972(제조원: 대구사)를 11.9 중량부로 사용하는 것을 제외하고는 상기 실시예 2와 동일한 방법에 의하여 점착층을 제조하였다.
하기 표 1은 상기 실시예 2 내지 4, 및 비교예 1 내지 3의 점착층의 조성을 중량부로 나타낸 것이다.

실험예 1
경화 전 탄성 모듈러스의 측정
필름의 경화 전 탄성 모듈러스를 측정하기 위하여 상기 실시예 1의 접착층과 상기 실시예 2 내지 4 및 비교예 1 내지 3에서 사용된 조성에서 폴리올레핀 필름에 전사하는 대신 폴리에틸렌테레프탈레이트와 합지한 점착층을 각각 420 ㎛의 두께로 라미네이션하고, 이들을 각각 가로 7 ㎜ × 세로 15 ㎜로 절단하였다.
측정 온도 범위 -30℃ 내지 170℃, 승온 조건 4℃/분, 진동수 10 Hz의 조건하에서 DMA(Dynamic Mechanical Analyzer, TA사의 Q800)를 이용하여 필름의 경화 전 탄성 모듈러스를 측정하였다. 최종 측정은 저온 분단성을 가늠해주는 -10℃에서의 모듈러스 값으로 하였다.
실험예 2
저온 분단성 측정
상기 실시예 2 내지 4 및 비교예 1 내지 3에서 제조한 각각의 점착층을 광폭코팅 한 후, 상기 실시예 1에서 제조한 접착층에 라미네이션한 후, 1일간 방치하였다. 그 다음 두께 50 ㎛의 웨이퍼에 상기의 라미네이션된 필름을 다시 라미네이션한 후, 링 프레임에 장착하여 웨이퍼의 중심부 30 ㎛을 레이저를 이용하여 개질부를 형성하였다. 이때 칩은 가로 10 mm × 세로 10 ㎜의 크기로 다이싱 하였고 -10℃로 온도를 고정시킨 상태에서 웨이퍼 링 익스팬젼을 실시하였다. 익스팬젼은 총 12 mm를 실시하며 1차로 7 mm를 200 mm/s로 상승시킨 후 5초간 유지하며 추가로 5 mm를 10 mm/s의 속도로 상승시키는 방식으로 실시하였다.
상기 익스팬젼 후 필름을 70 mW/㎠의 조도를 가진 고압 수은등에서 3초간 조사하여 노광량 200 mJ/㎠로 조사하였다. 조각화된 웨이퍼 200개를 떼어내어 접착필름의 분할이 95% 이상 이루어지면 양호, 95% 미만이면 불량으로 표시하였다.
실험예 3
픽업(Pick up) 성공률 측정
상기 실시예 1의 접착층에, 상기 실시예 2 내지 4 및 비교예 1 내지 3에서 제조한 점착층을 각각 합지하여 제조한 다이싱 다이본딩 필름에, 두께 50 ㎛의 실리콘 웨이퍼를 60℃, 10초간 열 압착시킨 후 DFD-650(DISCO사)을 이용하여 가로 10 mm × 세로 10 mm의 크기로 다이싱하였다. 그 다음 상기 필름을 70 mW/㎠의 조도를 가진 고압 수은등에서 3초간 조사하여 노광량 200 mJ/㎠로 조사하였다. 상기 조사가 완료된 후 실리콘 웨이퍼 중앙부의 칩 200개에 대하여 다이본더 장치(SDB-1000M, 세크론)를 이용하여 픽업시험을 실시하고, 그 성공률(%)을 측정하였다.
실험예 4
버(Burr) 평가
상기 실시예 1의 접착층에, 상기 실시예 2 내지 4 및 비교예 1 내지 3에서 제조한 점착층을 각각 합지하여 제조한 다이싱 다이본딩 필름에, 두께 50 ㎛의 실리콘 웨이퍼를 60℃, 10초간 열 압착시킨 후 DFD-650(DISCO사)을 이용하여 가로 10 mm × 세로 10 mm의 크기로 다이싱하였다. 그 다름 상기 필름을 70 mW/㎠의 조도를 가진 고압 수은등에서 3초간 조사하여 노광량 200 mJ/㎠로 조사하였다. 조사가 완료된 후 칩을 분리하여 상면(Top), 저면(Bottom), 측면(Side) 삼면을 현미경을 통하여 버의 발생 정도를 관찰하였다. 총 100개의 칩을 무작위로 추출해 그 중 100 ㎛ 이상의 버가 칩의 상면, 저면, 측면 중 한 면에라도 1개 이상 발생시 불량으로 표시하였다.
실험예 5
칩 플라잉(Chip flying) 평가
상기 실시예 1의 접착층에, 상기 실시예 2 내지 4 및 비교예 1 내지 3에서 제조한 점착층을 각각 합지하여 제조한 다이싱 다이본딩 필름에, 두께 50 ㎛의 실리콘 웨이퍼를 60℃, 10초간 열 압착시킨 후 DFD-650(DISCO사)을 이용하여 가로 5 mm × 세로 5 mm의 크기로 다이싱하였다. 상기 다이싱 이후 육안으로 판별하여 소실된 칩의 개수가 1개 이상인 경우 불량으로 표시하였다.
실험예 6
접착층과 점착층 간의 계면 박리력의 측정
상기 실시예 1에 의하여 제조한 접착층과, 상기 실시예 2 내지 4 및 비교예 1 내지 3에 의하여 제조한 점착층간의 각각의 점착력(박리력)을 한국 공업 규격 KS-A-01107(점착 테이프 및 점착 시이트의 시험 방법)의 8항에 따라 시험하였다.
(1) UV 경화 전 박리력 측정
상기 접착층에 상기 점착층 시료(폭 25 mm, 길이 250 mm)를 붙인 후, 2 kg 하중의 압착 롤러를 이용하여 300 mm/min의 속도로 1회 왕복시켜 압착하였다. 압착 후 30분 경과 후에 시험편의 접은 부분을 180˚로 뒤집어 약 25 mm를 벗긴 후, 10 N 로드셀(Load Cell)에서 인장 강도기의 위쪽 클립에 상기 시험편을, 아래쪽 클립에 상기 접착층을 고정시키고, 300 mm/min의 인장 속도로 당겨 벗길 때의 하중을 측정하였다(시험편 10개에 대하여 측정한 후 평균값 계산). 상기 인장 시험기는 "Instron Series 1X/s Automated materials Tester-3343"을 사용하였다.
(2) UV 경화 후 박리력 측정
상기 (1)의 방법과 동일하되, 상기 제작된 시험편을 70 mW/㎠의 조도를 가진 고압 수은등에서 3초간 조사하여 노광량 200 mJ/㎠로 조사한 후 측정하였다.
하기의 표 2 및 3은 상기 실험예 1 내지 6에 대한 측정 결과를 나타낸 것이다.

상기 표 2 및 3을 살펴보면, 점착층에 충진제를 첨가하는 경우에 탄성 모듈러스가 높고, 그 함량이 증가할수록 탄성 모듈러스의 값도 증가함을 확인할 수 있었다. 다만, 충진제의 함량이 지나치게 많은 경우에는 비교예 3과 같이 탄성 모듈러스가 2,720 MPa로 과도하게 상승하여 필름 형성에 악영향을 미치며, 버 발생을 야기하며 접착층과의 점착력을 소실하여 저온 분단성 및 칩 플라잉 항목에서 모두 불량인 것으로 평가되었다. 또한, 픽업 공정에서 점착력이 지나치게 낮아, 다이싱 다이본딩 필름을 익스팬딩할 경우 다이의 오리엔테이션이 틀어져 픽업 미스를 야기하기도 하였다.
한편, 비교예 1과 비교예 2를 비교할 때, 경화제의 함량을 증가시키면 탄성 모듈러스 값도 증가하여 저온 분단성이 향상됨을 확인할 수 있으나, 충진제를 첨가하여 탄성 모듈러스를 증가시킨 실시예 2 내지 4와 달리 픽업성이 불량인 것으로 평가되었다. 구체적으로, 경화제를 과도하게 사용한 경우 미반응 이소시아네이트에 의하여 접착층과 점착층간의 계면 박리력이 상대적으로 무거워져서 픽업 불량을 야기한 것으로 판단된다.
Claims (10)
- a) 점착층; 및b) 상기 점착층에 적층된 접착층;을 포함하며, -20℃ 내지 0℃에서 상기 점착층(x)에 대한 접착층(y)의 탄성 모듈러스의 비(y/x)가 1 내지 10인, 다이싱 다이본딩 필름.
- 제1항에 있어서, 상기 점착층은, 점착층의 고형분 100 중량부에 대하여 0.1 내지 10 중량부의 충진제를 함유하는, 다이싱 다이본딩 필름.
- 제2항에 있어서, 상기 충진제는, 금가루, 은가루, 동분, 니켈, 알루미나, 수산화알루미늄, 수산화마그네슘, 탄산칼슘, 탄산마그네슘, 규산칼슘, 규산마그네슘, 산화칼슘, 산화마그네슘, 산화알루미늄, 질화알루미늄, 실리카, 질화붕소, 이산화티타늄, 유리, 산화철 및 세라믹으로 이루어진 군으로부터 선택된 1종 이상인, 다이싱 다이본딩 필름.
- 제3항에 있어서, 상기 충진제는 실리카인, 다이싱 다이본딩 필름.
- 제1항에 있어서, 상기 점착층은,상기 점착층의 고형분 100 중량부에 대하여,a) 아크릴계 수지를 함유하는 바인더 수지 60 내지 95 중량부;b) 경화제 0.1 내지 10 중량부;c) 광 개시제 0.1 내지 15 중량부;d) 충진제 0.1 내지 10 중량부; 및e) 실란 커플링제 0.1 내지 10 중량부;를 함유하는 것을 특징으로 하는, 다이싱 다이본딩 필름.
- 제1항 내지 제5항 중 어느 하나의 항에 있어서, 상기 점착층의 UV 경화 전 박리력이 1 N/25mm 이상인, 다이싱 다이본딩 필름.
- 제1항 내지 제5항 중 어느 하나의 항에 있어서, 상기 점착층의 -10℃에서의 탄성 모듈러스가 150 내지 2,500 MPa인, 다이싱 다이본딩 필름.
- 제1항 내지 제5항 중 어느 하나의 항에 있어서, 상기 접착층의 -10℃에서의 탄성 모듈러스가 1,500 내지 3,500 MPa인, 다이싱 다이본딩 필름.
- 제8항에 있어서, 상기 접착층의 -10℃에서의 탄성 모듈러스가 1,800 내지 2,500 MPa인, 다이싱 다이본딩 필름.
- a) 배선 기판;b) 상기 배선 기판의 칩 탑재면에 부착되어 있는 접착 필름; 및c) 상기 접착 필름상에 탑재된 반도체 칩;을 포함하는 반도체 장치로서,상기 접착 필름은 제1항에 기재된 다이싱 다이본딩 필름의 접착층인, 반도체 장치.
