より具体的には、基材上の少なくとも一面に、ケイ素含有液体を塗布し、20~120℃で乾燥してケイ素薄膜を形成した後、ケイ素薄膜上に、有機ケイ素化合物と、酸素を含有する反応性ガスを用いたプラズマCVD法によって、ケイ素酸化物薄膜を形成することを特徴とするガスバリアフィルムの製造方法である。
より具体的には、基材フィルム上の少なくとも一面に、膜厚が5~300nmの炭素含有酸化ケイ素膜が形成され、炭素含有酸化ケイ素膜の炭素原子(C)と、ケイ素原子(Si)の組成比(C/Si)が0を超えて、1以下の範囲であり、かつ着色度(YI)が1.0~5.0の範囲であることを特徴とするガスバリアフィルムである。
より具体的には、酸素量が窒素量よりも多い領域Aと、窒素量が酸素量よりも多い領域Bと、を含み、かつ、これら領域Aおよび領域Bの間に、領域Aの酸素量が徐々に減少するとともに、領域Bに向かって、窒素量が徐々に増加する領域Cと、を含んでなるガスバリアフィルムであって、基材フィルムの上に、表面に向かって、領域ACB、領域BCA、あるいは、領域ACBCAの順序となるように、各領域を配置したガスバリアフィルムである。
したがって、ガスバリアフィルムの薄膜化や連続製膜が困難となったり、あるいは、下地としてのケイ素薄膜と、プラズマCVD法によってなるケイ素酸化物薄膜と、の間の密着性に乏しくなったりするという問題が見られた。
また、複数の成膜ステップを繰り返して、各領域A~Cを形成していることから、製造工程が複雑であり、生産性に劣り、さらにガスバリア性が未だに不十分であるという問題が見られた。
すなわち、本発明の目的は、ガスバリア性に優れたガスバリアフィルム、およびそのようなガスバリアフィルムが効率的に得られるガスバリアフィルムの製造方法を提供することにある。
酸素量>ケイ素量>窒素量の順となる第1領域と、
ケイ素量>酸素量>窒素量の順となる第2領域と、
酸素量>ケイ素量>窒素量の順となる第3領域と、
を表面側から基材側に向かって含むことを特徴とするガスバリアフィルムが提供され、従来の問題点を解決することができる。
すなわち、本発明によれば、窒素量が酸素量よりも多い領域を有することなく、XPS測定によって測定されるガスバリア層中の窒素量、ケイ素量、および酸素量に関して、所定関係を満足する第1領域~第3領域を含有することによって、ガスバリア性が優れたガスバリアフィルムを得ることができる。
より具体的には、基材上に形成されたガスバリア層において、表面側から基材側に向かって、窒素量が酸素量よりも多い領域を有することなく、機械的強度や透明性等に優れた第1領域と、ガスバリア性等に優れた第2領域と、機械的強度や透明性等に優れた第3領域と、を順次含むことにより、着色しにくく、かつガスバリア性や透明性等が優れたガスバリアフィルムとすることができる。
また、第1領域~第3領域の配合組成をXPS測定によって、特定することにより、特定精度が高く、簡便に、配合組成を所定量に制御して、所定関係を満足させることができるため、性能が安定したガスバリアフィルムを得ることができる。
但し、ガスバリア層に含まれる第1領域~第3領域の界面は必ずしも明確である必要はなく、むしろ、各領域の組成比が連続的または段階的に変化する部分が存在している状態であることが好ましい。
言うなれば、ガスバリア層において、表面側から基材側に向かって、各領域の組成比が連続的または段階的に変化して、XPS測定において、組成比が異なる第1領域~第3領域を形成していることが確認される程度であって良い。
このように第1領域の各元素量を考慮してガスバリアフィルムを構成することにより、さらに優れた透明性を得ることができる。
このように第2領域の各元素量を考慮してガスバリアフィルムを構成することにより、さらに優れたガスバリア性を得ることができる。
このように第3領域の各元素量を考慮してガスバリアフィルムを構成することにより、さらに優れた透明性を得ることができるためである。
第3領域における膜密度が2.30g/cm3未満の値であることが好ましい。
(1)基材上に、ポリシラザン層を形成するポリシラザン層形成工程
(2)得られたポリシラザン層に対して、プラズマイオンを注入し、XPS測定によって測定されるガスバリア層中の窒素量、ケイ素量、および酸素量に関して、ガスバリア層の基材と接する面を基材側、その反対の面を表面側としたときに、
酸素量>ケイ素量>窒素量の関係となる第1領域と、
ケイ素量>酸素量>窒素量の関係となる第2領域と、
酸素量>ケイ素量>窒素量の関係となる第3領域と、
を表面側から基材側に向かって含んでなるガスバリア層を形成するプラズマイオン注入工程
すなわち、このように基材上に形成したポリシラザン層に対して、プラズマイオン注入法を適用することによって、着色しにくく、かつガスバリア性や透明性等が優れたガスバリアフィルムを効率的に得ることができる。
より具体的には、このようにガスバリアフィルムを製造することによって、表面側から基材側に向かって、窒素量が酸素量よりも多い領域を有することなく、XPS測定によって測定されるガスバリア層中の窒素量、ケイ素量、および酸素量に関して、所定関係を満足する第1領域~第3領域を含有するガスバリア層を効率的に形成することができる。
よって、ガスバリア性に優れたガスバリアフィルムを安定的に得ることができる。
このようにシーズニング工程を含むことによって、工程(2)におけるプラズマイオン注入工程を経て、所定の第1~第3領域を有するガスバリア層を、安定的に形成することができ、着色しにくく、かつ、さらに優れたガスバリア性や透明性等をより確実に得ることができる。
第1の実施形態は、基材上にガスバリア層を形成してなるガスバリアフィルムであって、ガスバリア層が、XPS測定(X線光電子分光測定)によって測定される窒素量、ケイ素量、および酸素量に関して、ガスバリア層の基材と接する面を基材側、その反対の面を表面側としたときに、
酸素量>ケイ素量>窒素量の関係となる第1領域と、
ケイ素量>酸素量>窒素量の関係となる第2領域と、
酸素量>ケイ素量>窒素量の関係となる第3領域と、
を表面側から基材側に向かって含むことを特徴とするガスバリアフィルムである。
以下、適宜図面を参照して、本発明のガスバリアフィルムについて、具体的に説明する。
ガスバリア層は、図1に示すように、表面側から基材側に向かって、XPS測定(X線光電子分光測定)によって測定される窒素量、ケイ素量、および酸素量に関して、酸素量>ケイ素量>窒素量の関係となる第1領域と、ケイ素量>酸素量>窒素量の関係となる第2領域と、酸素量>ケイ素量>窒素量の関係となる第3領域と、を含むことを特徴とする。
すなわち、ガスバリア層に含まれる第1領域~第3領域の各領域が、上記のような元素量の関係を満足することによって、着色しにくく、かつガスバリア性や透明性に優れたガスバリア層とすることができる。
ガスバリア層における表面側に形成される第1領域は、XPS測定(X線光電子分光測定)によって測定される窒素量、ケイ素量、および酸素量に関して、図1に示すように、酸素量>ケイ素量>窒素量の関係となることを特徴とする。
したがって、第1領域において、窒素量、ケイ素量、および酸素量の合計量(100mol%)に対して、XPS測定で測定される窒素量が0.1~10mol%の範囲内の値であり、ケイ素量が25~49.9mol%の範囲内の値であり、酸素量が50~74mol%の範囲内の値であることが好ましい。
一方、第1領域における窒素量が10mol%を超えた値となると、相対的に、酸素量やケイ素量が減少し、配合成分のバランスが崩れて、機械的強度が低下したり、透明性が低下したり、さらには、屈折率が高くなって、反射率が増加する場合があるためである。
したがって、屈折率をより低くし、反射率をさらに低減させるという点から、第1領域において、窒素量、ケイ素量、および酸素量の合計量に対して、XPS測定で測定される窒素量が0.3~7mol%の範囲内の値であることがより好ましく、0.5~5mol%の範囲内の値であることがさらに好ましい。
さらに、第1領域において、同合計量に対して、XPS測定で測定される酸素量に関しては、62~73mol%の範囲内の値であることがより好ましく、64~72mol%の範囲内の値であることがさらに好ましい。
この理由は、このように、第1領域における表面側から基材側に向かって、組成比が連続的または段階的に変化することにより、光の反射により透過率が低下しにくくなって、着色しにくく、かつ、さらに優れたガスバリア性や透明性が得られるためである。
次いで、ガスバリア層における中間に位置するように形成される第2領域は、XPS測定によって測定される窒素量、ケイ素量、および酸素量に関して、図1に示すように、ケイ素量>酸素量>窒素量の関係となることを特徴とする。
したがって、第2領域において、窒素量、ケイ素量、および酸素量の合計量に対して、XPS測定で測定されるケイ素量が25~50mol%の範囲内の値であり、酸素量が20~70mol%の範囲内の値であり、窒素量が0.3~30mol%の範囲内の値であることが好ましい。
すなわち、第2領域における窒素量が0.3mol%未満の値となると、相対的に、ケイ素量や酸素量が増加し、配合成分のバランスが崩れて、ガスバリア性が過度に低下する場合があるためである。
一方、第2領域における窒素量が30mol%を超えた値となると、相対的に、ケイ素量や酸素量が低下し、配合成分のバランスが崩れて、過度に機械的強度や透明性が低下したりする場合があるためである。
したがって、第2領域において、ケイ素量、酸素量、および窒素量の合計量に対して、XPS測定で測定される窒素量が0.5~29mol%の範囲内の値であることがより好ましく、1~28mol%の範囲内の値であることがさらに好ましい。
さらに、第2領域において、同合計量に対して、XPS測定で測定される酸素量については、25~69.5mol%の範囲内の値であることがより好ましく、30~69mol%の範囲内の値であることがさらに好ましく、30~49.9mol%の範囲内の値であることが特に好ましい。
この理由は、このように、第2領域における表面側から基材側に向かって、組成比が連続的または段階的に変化することにより、光の反射により透過率が低下しにくくなって、着色しにくく、かつ、さらに優れたガスバリア性や透明性が得られるためである。
そして、ガスバリア層における表面側とは反対側の下方、つまり基材側に形成される第3領域は、XPS測定によって測定される窒素量、ケイ素量、および酸素量に関して、図1に示すように、酸素量>ケイ素量>窒素量の関係となることを特徴とする。
したがって、第3領域において、窒素量、ケイ素量、および酸素量の合計量に対して、XPS測定で測定される窒素量が0.1~10mol%の範囲内の値であり、ケイ素量が25~49.9mol%の範囲内の値であり、酸素量が50~74mol%の範囲内の値であることが好ましい。
すなわち、第3領域における窒素量が0.1mol%未満の値となると、相対的に、ケイ素量や酸素量が増加し、配合成分のバランスが崩れて、ガスバリア性が過度に低下する場合があるためである。
一方、第3領域における窒素量が10mol%を超えた値となると、相対的に、ケイ素量や窒素量が低下し、配合成分のバランスが崩れて、機械的強度が低下し、柔軟性が低下する場合があるためである。
したがって、機械的強度を保ち、柔軟性を付与するという点から、第3領域において、窒素量、ケイ素量、および酸素量の合計量に対して、XPS測定で測定される窒素量が0.3~7mol%の範囲内の値であることがより好ましく、0.5~5mol%の範囲内の値であることがさらに好ましい。
さらに、第3領域において、同合計量に対して、XPS測定で測定される酸素量については、62~73mol%の範囲内の値であることがより好ましく、64~72mol%の範囲内の値であることがさらに好ましい。
なお、上記第1~3領域は、窒素、ケイ素、酸素以外に、ガスバリア性および透明性を損なわない範囲で、他の元素を含んでいてもよい。他の元素は、全ての元素の合計量に対して、10mol%未満であることが好ましく、5mol%未満であることがさらに好ましい。
この理由は、このように第3領域における表面側から基材側に向かって、組成比が連続的または段階的に変化することにより、光の反射により透過率が低下しにくくなって、着色しにくく、かつ優れたガスバリア性や透明性が得られるためである。
この理由は、各領域の屈折率をこのような値に制限することによって、ガスバリア層の反射率が高くなることを制御し、より優れた透明性を安定的に得ることができるためである。
したがって、反射率を低減させ、結果的に透過率をさらに向上できるという点から、第1領域における屈折率が1.40~1.5未満の範囲内の値であり、第2領域における屈折率が1.5~2.1の範囲内の値であり、第3領域における屈折率は1.40~1.5未満の範囲内の値であることがより好ましい。
その上、第1領域における屈折率が1.42~1.48の範囲内の値であり、第2領域における屈折率が1.51~2.0の範囲内の値であり、第3領域における屈折率が1.42~1.48の範囲内の値であることがさらに好ましい。
なお、各領域における屈折率は、実施例1において説明する方法で測定された値である。
この理由は、各領域の膜密度をこのような値に制限することによって、着色しにくく、かつ、さらに優れたガスバリア性や透明性等を得ることができるためである。また、各領域の膜密度の関係をこのようにすることによって、具体的には、膜密度の低い第1領域および第3領域の間に膜密度の高い第2領域を設けることで、第2領域にクラックが発生することを防止し、ガスバリア層に屈曲性と衝撃吸収性を付与することができるためである。
したがって、第1領域における膜密度が1.5~2.3g/cm3未満の範囲内の値であり、第2領域における膜密度が2.3~3.5g/cm3の範囲内の値であり、第3領域における膜密度が1.5~2.3g/cm3未満の範囲内の値であることがより好ましい。
なお、各領域における膜密度は、実施例1において説明する方法で測定された値である。
この理由は、ガスバリア層の膜厚が30nm未満の値となると、第1領域~第3領域を含むガスバリア層を安定的に形成することが困難となる場合が生じるばかりか、ガスバリア性や機械的特性等が、著しく低下する場合があるためである。
一方、ガスバリア層の膜厚が200nmを超えた値になると、ガスバリア層の形成に過度に時間を要したり、下地に対する密着性が低下したりする場合があるためである。
したがって、第1領域~第3領域を含むガスバリア層の膜厚が50~180nmの範囲内の値であることがより好ましく、80~150nmの範囲内の値であることがさらに好ましい。
この理由は、このように各領域の膜厚をこのような範囲にすることによって、着色しにくく、かつ、さらに優れたガスバリア性や透明性等を得ることができるためである。
したがって、第1領域における膜厚が1~20nmの範囲内の値であり、好ましくは1~10nmの範囲内の値であり、さらに好ましくは1.5~6nmの範囲内の値であり、第2領域における膜厚が1~30nmの範囲内の値であり、好ましくは、5~30nmの範囲内の値であり、さらに好ましくは10~25nmの範囲内の値であり、第3領域における膜厚が20~200nmの範囲内の値であり、25~150nmの範囲内の値であることがより好ましい。
さらに、第1領域における膜厚が2~5nmの範囲内の値であり、第2領域における膜厚が12~20nmの範囲内の値であり、第3領域における膜厚が30~100nmの範囲内の値であることが好ましい。
例えば、ガスバリア層を単層の組合わせとしての複数層とすることにより、使用用途に応じて、ガスバリア性をより向上させることができる。
基材の種類についても特に制限されるものではなく、熱可塑性樹脂フィルム(ポリエステルフィルム、ポリオレフィンフィルム、ポリカーボネートフィルム等)、熱硬化性樹脂フィルム(エポキシ樹脂フィルム、シリコーン樹脂フィルム、フェノール樹脂フィルム等)、および光硬化性樹脂フィルム(光硬化性アクリル樹脂フィルム、光硬化性ウレタン樹脂フィルム、光硬化性エポキシ樹脂フィルム等)、及びガラス、セラミック等が挙げられる。これらは単層であっても積層されていてもよい。
また、基材の厚さについても、特に制限されるものではなく、通常、0.5~1000μmの範囲内の値であることが好ましく、1~300μmの範囲内の値であることがより好ましく、10~100μmの範囲内の値であることがさらに好ましい。
さらに、本発明のガスバリアフィルムには、必要に応じて、各種他層を設けることができる。
このような他層としては、例えば、プライマー層、平坦化層、導電層、ハードコート層、保護層、帯電防止層、防汚層、防眩層、カーラーフィルター、接着剤層、装飾層、印刷層、その他のガスバリア層等が挙げられる。
ここで、プライマー層は、基材とガスバリア層の密着性を向上させるために設ける層であり、材料としては、例えば、ウレタン系樹脂、アクリル系樹脂、シランカップリング剤、エポキシ系樹脂、ポリエステル系樹脂、紫外線硬化型樹脂等の公知のものを用いることができる。
また、導電層は、ガスバリア層上に設けてもよく、基材上に設けてもよいが、このような導電層の構成材料(導電材料)としては、金属、合金、金属酸化物、導電性高分子化合物等が挙げられる。
そして、これら導電材料の中でも、導電性がより良好で、透明性が優れていることから、金属酸化物であることが好ましい。より具体的には、好適な金属酸化物として、ITO、ガリウムドープ酸化亜鉛(GZO)、ZnO2系、CdO系、SnO2系化合物等が挙げられる。
上述した各構成要素を有するガスバリアフィルム50は、図2に示すように、基材12上にガスバリア層20を形成してなるガスバリアフィルムであって、ガスバリア層20が、窒素量が酸素量よりも多い領域を有することなく、XPS測定によって測定される特定の組成比の第1領域20a、第2領域20b、3領域20cを表面側から基材側に向かって含んで構成されている。
そのため、本発明のガスバリアフィルム50は、従来のガスバリア層を積層してなるガスバリアフィルムに比べて、ガスバリア性にさらに優れるという特徴がある。
また、第1~第3領域において、組成比が連続的または段階的に変化することにより、光の反射により透過率が低下しにくいという特徴がある。
また、本発明のガスバリアフィルム50の全光線透過率は、80%以上、好ましくは85%以上である。
さらにまた、ガスバリアフィルムは、図2に示すように、単層のまま使用してもよく、あるいは、図示はしないものの、図2のガスバリアフィルムを2枚以上積層して使用してもよい。
2枚以上のガスバリアフィルムを積層する場合は、積層する順序および対面する方向は特に限定されないが、ガスバリア層の表面を保護し、ガスバリア性の低下を防止するという点から、図2のガスバリア層20面同士を、接着剤等で貼り合わせて積層することが好ましい。
また、ガスバリア層の形成方法については、上記の各領域の特性値の関係が達成されるものであれば、特に制限されるものでない。
したがって、ガスバリア層を形成する方法としては、例えば、スパッタリング法、真空蒸着法、イオンプレーティング法、プラズマCVD法、大気圧プラズマCVD法、塗布法等の公知の成膜方法が挙げられる。
すなわち、図2に示すように、基材12上に、上記の方法により、下方から所定組成比を有する第3領域20c、第2領域20b、および第1領域20aを順に形成し、第1~第3領域を含んでなるガスバリア層20を有するガスバリアフィルム50とすることができる。
あるいは、後述するガスバリアフィルムの製造方法に示すように、基材上にポリシラザン層を形成しておき、それに対してプラズマイオン注入法を施すことによって、組成比が異なる第1~第3領域を有する、ガスバリア層を形成し、ガスバリアフィルムを製造することもできる。
第2の実施形態は、基材上にガスバリア層を形成してなるガスバリアフィルムの製造方法であって、下記工程(1)と、工程(2)とを含むことを特徴とするガスバリアフィルムの製造方法である。
(1)基材上に、ポリシラザン層を形成するポリシラザン層形成工程
(2)得られたポリシラザン層に対して、プラズマイオンを注入し、XPS測定によって測定されるガスバリア層中の窒素量、ケイ素量、および酸素量に関して、ガスバリア層の基材と接する面を基材側、その反対の面を表面側としたときに、
酸素量>ケイ素量>窒素量の関係となる第1領域と、
ケイ素量>酸素量>窒素量の関係となる第2領域と、
酸素量>ケイ素量>窒素量の関係となる第3領域と、
を表面側から基材側に向かって含んでなるガスバリア層を形成するプラズマイオン注入工程
工程(1)は、図3(a)に示すように、ガスバリア性を所望する基材12を準備し、図3(b)に示すように、ポリシラザン層10aを、準備した基材12の上に形成する工程である。
ポリシラザン層を形成するためのポリシラザン化合物は、分子内に-Si-N-結合(シラザン結合)を含む繰り返し単位を有する高分子化合物であり、有機ポリシラザン、無機ポリシラザン、変性ポリシラザン等の公知のものが使用することができる。
そして、各種ポリシラザン化合物を例示したが、中でも無機ポリシラザンが好ましく、パーヒドロポリシラザンを用いることが特に好ましい。
パーヒドロポリシラザンであれば、ポリシラザン化合物の屈折率(nd1)の制御が容易になって、プラズマイオン注入法によってガスバリアフィルムを得た場合に、さらに優れたガスバリア性や機械的特性を得ることができるためである。
また、ポリシラザン層を形成する方法は、特に限定されず、公知の方法を用いることができる。例えば、スクリーン印刷法、ナイフコート法、ロールコート法、ダイコート法、インクジェット法、スピンコート法等の公知の塗布方法により基材上に形成する方法、プラズマ重合性シラザン化合物のガスを、基材と接触させて、プラズマ重合処理を施すことにより形成する方法等が挙げられる。
中でも、均一な厚さのポリシラザン層を形成すべく、有機溶媒を配合し、ポリシラザン化合物の塗布液を、スクリーン印刷法、ナイフコート法、ロールコート法、ダイコート法、インクジェット法、スピンコート法等の公知の塗布方法により基材等の上に塗布し、乾燥させてポリシラザン層を形成することが好ましい。
さらに、使用する基材については、上記のガスバリアフィルムにおいて記載した内容と同様とすることができる。
また、シーズニング工程は、任意工程であるが、図3(c)に示すように、ポリシラザン層10aが形成された基材を、所定条件でシーズニング処理し、所定の屈折率等を有するポリシラザン層10とする工程である。
ここで、シーズニング条件として、温度15~35℃、処理時間24~480時間の処理条件であることが好ましく、温度20~30℃、処理時間48~240時間の処理条件であることがより好ましい。
すなわち、シーズニング条件の温度や処理時間をこのような範囲とすることによって、この後のプラズマイオン注入工程後に得られるガスバリア層の組成比を安定的に調整することができ、優れたガスバリア性を得ることができるためである。
この理由は、ポリシラザン層10の屈折率を所定範囲内の値に制限することによって、工程(2)において、プラズマイオン注入法によって、ポリシラザン層に由来してなるガスバリア層を含むガスバリアフィルムを得た場合に、着色しにくく、かつ優れたガスバリア性や透明性等を得ることができるためである。
すなわち、ポリシラザン層10の屈折率が1.48未満の値であると、プラズマイオン注入工程後に得られるガスバリア層のガスバリア性が低下し、屈折率が1.63を超えた値となると、プラズマイオン注入工程後に得られるガスバリア層の透明性が低下する場合があるためである。
したがって、シーズニング工程によって、ポリシラザン層10の屈折率を1.49~1.59の範囲内の値とすることがより好ましく、1.50~1.58の範囲内の値とすることがさらに好ましい。
(1)基本方法
工程(2)は、図3(d)に示すように、ポリシラザン層10に対して、プラズマイオン注入法を行い、矢印Pで表わされるように、外部電界を用いて発生させたプラズマ中に存在するイオンを注入し、最終的に、図3(e)に示すように、第1領域20a、第2領域20b、第3領域20cを表面側から基材側に向かって含んでなるガスバリア層20を形成する工程である。
そして、第1領域20a、第2領域20b、第3領域20cについては、上述した通りである。
より具体的には、プラズマイオン注入法は、希ガス等のプラズマ生成ガスを含む雰囲気下でプラズマを発生させ、負の高電圧パルスを印加することにより、ポリシラザン層10に対して、プラズマ中のイオン(陽イオン)を注入するのが基本方法である。
また、ポリシラザン層10にプラズマ中のイオンを注入する際には、公知のプラズマイオン注入装置を用いることができ、例えば、特開2001-26887号公報、特開2001-156013号公報、国際公開WO2010/021326号公報に記載のプラズマイオン注入装置等を用いることができる。
以下、図4に示すプラズマイオン注入装置100を例にとって、プラズマイオン注入法の概略を説明する。
そして、真空チャンバー111は、その内部の所定位置に、被処理物である基材12上にポリシラザン層10が形成された基材12(以下、単に基材フィルム16ということがある)を配置するとともに、それに対して、ガス導入口103から導入した所定ガスに由来したイオン注入を行うための容器である。その上、当該真空チャンバ111は、内部の空気や導入した所定ガス等を使用後に、矢印方向に排気するための排気孔111aを備えている。
また、直流印加装置108は、オシロスコープ107が取り付けられた直流電源であって、被処理物である基材フィルム16に、高電圧パルスを印加するためのパルス電源である。
そのため、直流印加装置108は、被処理物である基材フィルム16がその上に配置された導体102に電気的に接続されている。
よって、このように構成されたプラズマイオン注入装置100によれば、マイクロ波電源(プラズマ放電用電極)およびマグネットコイルを駆動することによって、導体102および基材フィルム16の周囲で所定ガスのプラズマが発生する。
したがって、かかる高電圧パルス(負電圧)の印加によって、プラズマ中のイオン種が誘引され、ポリシラザン層10に注入することによって、基材上にガスバリア層を備えたガスバリアフィルムとすることができる。
なお、図示しないものの、連続的にプラズマイオンを注入するための注入装置においては、長尺のポリシラザン化合物からなる層10を形成した基材12を、搬送し、順次、プラズマイオン注入することができる。
そして、上述した真空チャンバーに導入され、ひいては、ポリシラザン層に注入されるイオン種については特に制限されるものではないが、アルゴン、ヘリウム、ネオン、クリプトン、キセノン等の希ガスのイオン;フルオロカーボン、水素、窒素、酸素、二酸化炭素、塩素、フッ素、硫黄等のイオン;メタン、エタン、プロパン、ブタン、ペンタン、ヘキサン等のアルカン系ガス類のイオン;エチレン、プロピレン、ブテン、ペンテン等のアルケン系ガス類のイオン;ペンタジエン、ブタジエン等のアルカジエン系ガス類のイオン;アセチレン、メチルアセチレン等のアルキン系ガス類のイオン;ベンゼン、トルエン、キシレン、インデン、ナフタレン、フェナントレン等の芳香族炭化水素系ガス類のイオン;シクロプロパン、シクロヘキサン等のシクロアルカン系ガス類のイオン;シクロペンテン、シクロヘキセン等のシクロアルケン系ガス類のイオン;金、銀、銅、白金、ニッケル、パラジウム、クロム、チタン、モリブデン、ニオブ、タンタル、タングステン、アルミニウム等の導電性の金属のイオン;シラン(SiH4)又は有機ケイ素化合物のイオン;等が挙げられる。
そして、特に、図5(a)~(e)に示すように、アルゴン(Ar)、クリプトン(Kr)、ヘリウム(He)、窒素(N)、ネオン(Ne)、および酸素(O)であれば、それぞれ深さ方向厚み(nm)に対するモンテカルロシミュレーション(乱数を用い行う数値解析)で算出されたイオン数のばらつきが小さく、所定深さ位置にイオンを注入することができることが判明しており、注入されるイオン種として好適である。
なお、ポリシラザン層に注入されるイオン種、すなわち、イオン注入用ガスは、プラズマ生成ガスとしての機能も有することになる。
また、イオン注入する際の真空チャンバーの圧力、すなわち、プラズマイオン注入圧力を0.01~1Paの範囲内の値とすることが好ましい。
この理由は、かかるプラズマイオン注入時の圧力がこのような範囲にあるときに、簡便にかつ効率よく均一にイオンを注入することができ、折り曲げ性、ガスバリア性を兼ね備えたガスバリア層を効率よく形成することができるためである。
したがって、プラズマイオン注入圧力を0.02~0.8Paの範囲内の値とすることがより好ましく、0.03~0.6Paの範囲内の値とすることがさらに好ましい。
また、イオン注入する際の印加電圧(高電圧パルス/負電圧)を-1kV~-50kVの範囲内の値とすることが好ましい。
この理由は、かかる印加電圧が-1kVより絶対値が小さい値でイオン注入を行うと、イオン注入量(ドーズ量)が不十分となる場合があって、所望のガスバリア性が得られない場合があるためである。
一方、印加電圧が-50kVより絶対値が大きい値でイオン注入を行うと、イオン注入時にフィルムが帯電し、またフィルムへの着色等の不具合が生じる場合があって、所望のガスバリア性が得られない場合があるためである。
したがって、イオン注入する際の印加電圧を-1kV~-30kVの範囲内の値とすることがより好ましく、-5kV~-20kVの範囲内の値とすることがさらに好ましい。
1.ガスバリアフィルムの製造
(1)工程1:ポリシラザン層形成工程
スピンコーター(ミカサ(株)製、MS-A200、回転数:3000rpm、回転時間:30秒)を用いて、出発原料としてのパーヒドロポリシラザン含有液(溶媒:キシレン、濃度:10重量%)を、基材としての厚さ50μmのポリエステルフィルム(東洋紡(株)製、A-4100)上に塗布した。
次いで、120℃、2分間加熱乾燥させ、ポリシラザン層を形成した。次いで、23℃、50%RH環境下に48時間放置し、シーズニング処理をし、厚さが150nmであって、屈折率が1.5505のポリシラザン層を形成した。
次いで、プラズマイオン注入装置(RF電源:日本電子(株)製、RF56000、高電圧パルス電源:栗田製作所(株)、PV-3-HSHV-0835)を用いて、工程1で得られたポリシラザン層に対し、下記条件にてプラズマイオン注入を行い、ガスバリア層を形成し、実施例1のガスバリアフィルムを得た。

導入ガス:アルゴン
RF出力:1000W
RF周波数:1000Hz
RFパルス幅:50μsec
RF delay:25nsec
DC電圧:-10kV
DC周波数:1000Hz
DCパルス幅:5μsec
DC delay:50μsec
Duty比:0.5%
処理時間:300sec
得られたガスバリアフィルムにつき、以下の評価を行った。
XPS測定分析装置(アルバックファイ社製、Quantum2000)を用いて、得られたガスバリアフィルムにおけるガスバリア層の深さ方向のケイ素、窒素、及び酸素の元素分析を行った。得られたXPS測定による元素量チャートを、図1に示す。
また、かかる元素量チャートから、ガスバリア層において、所定組成比をそれぞれ備えた第1領域、第2領域及び第3領域が形成されているか否かを確認した。得られた結果を表1に示す。
得られたガスバリアフィルムにおけるガスバリア層の屈折率を、第1領域、第2領域、および第3領域に分けて、それぞれ分光エリプソメーター(J.A.ウーラム・ジャパン(株)製)を用いて測定した。得られた結果を表1に示す。
なお、各領域の厚みはXPSにより測定された膜厚を基に算出した。
得られたガスバリアフィルムにおけるガスバリア層の膜密度を、第1領域、第2領域、および第3領域に分けて、それぞれX線回折装置((株)リガク製、全自動水平型多目的X線回折装置 Smart Lab)を用いて測定した。得られた結果を表1に示す。
なお、各領域の膜密度は、XPSにより測定された膜厚を基に、測定した。
水蒸気透過率測定装置(MOCON(株)製、AQUATRAN)を用いて、得られたガスバリアフィルムの、RH90%、40℃の条件下における水蒸気透過率を測定した。得られた結果を表1に示す。
濁度計(日本電色工業(株)製、HAZE METER NDH5000)を用いて、JIS K 7631-1に準じつつ、得られたガスバリアフィルムの全光線透過率(T.t.)を測定した。得られた結果を表1に示す。
分光色差計(日本電色工業(株)製、Spectro Color Meter SQ2000)を用いて、JIS K 7105に準拠しつつ、得られたガスバリアフィルムの黄色度(YI)、およびb*(CIE1976L*a*b*表色系におけるb*軸の値)をそれぞれ測定した。得られた結果を表1に示す。
なお、YIおよびb*は、それぞれ下記式にて表わされる値である。
実施例2においては、工程2におけるプラズマイオン注入時のDC電圧を-9kVに変えたほかは、実施例1と同様にガスバリアフィルムを製造し、評価した。得られた結果を表1に示すとともに、得られたXPS測定による元素量チャートを、図6に示す。
実施例3においては、ポリシラザン層のシーズニング処理を23℃、50%RH環境下に5日放置した以外は、実施例1と同様にガスバリアフィルムを製造し、評価した。この際、プラズマイオン注入前のポリシラザン層の屈折率は1.5249であった。得られた結果を表1に示すとともに、得られたXPS測定による元素量チャートを、図8に示す。
比較例1においては、ポリシラザン層のシーズニング処理を23℃、50%RHの環境下に20日間放置した以外は、実施例1と同様にガスバリアフィルムを製造し、評価した。この際、プラズマイオン注入前のポリシラザン層の屈折率は1.4601であった。得られた結果を表1に示すとともに、得られたXPS測定による元素量チャートを、図9に示す。
比較例2においては、ポリシラザン層のシーズニング処理を行わなかった以外は、実施例1と同様にガスバリアフィルムを製造し、評価した。この際、プラズマイオン注入前のポリシラザン層の屈折率は、1.5914であった。得られた結果を表1に示すとともに、得られたXPS測定による元素量チャートを、図7に示す。
一方、比較例1のガスバリアフィルムは、組成比が異なるガスバリア層を有さないため、透明性に優れ、着色も少ないものの、ガスバリア性が劣っていた。
また、比較例2のガスバリアフィルムは、組成比が異なるガスバリア層が得られたものの、第2領域領域の組成比が所定範囲外であった。
また、水蒸気透過率は優れるものの、YI(-)が7以上の値となり、また、b*が3.0以上の値となり、若干着色が見られた。
より具体的には、ガスバリアフィルムの水蒸気透過率(WVTR)が0.015g/(m2・day)以下の極めて低い値を有し、かつ、全光線透過率(T.t)が85%以上であって、黄色度(YI)が7以下であって、さらに、b*が3.0以下の値を有する透明性にも優れるガスバリアフィルムが得られるようになった。
しかも、本発明の製造方法によれば、XPS測定によって、異なる組成比を有する第1~第3領域を含むガスバリア層を、容易かつ精度良く安定的製造することができる。

Claims (15)
- 基材上にガスバリア層を形成してなるガスバリアフィルムであって、
前記ガスバリア層が、少なくとも酸素原子、ケイ素原子、窒素原子を含有し、XPS測定によって測定されるガスバリア層中の窒素量、ケイ素量、および酸素量に関して、ガスバリア層の基材と接する面を基材側、その反対の面を表面側としたときに、
酸素量>ケイ素量>窒素量の関係となる第1領域と、
ケイ素量>酸素量>窒素量の関係となる第2領域と、
酸素量>ケイ素量>窒素量の関係となる第3領域と、
を前記表面側から前記基材側に向かって含むことを特徴とするガスバリアフィルム。 - 前記第1領域において、窒素量、ケイ素量、および酸素量の合計量(100mol%)に対して、XPS測定で測定される窒素量が0.1~10mol%の範囲内の値であり、ケイ素量が25~49.9mol%の範囲内の値であり、酸素量が50~74mol%の範囲内の値であることを特徴とする請求項1に記載のガスバリアフィルム。
- 前記第2領域において、窒素量、ケイ素量、および酸素量の合計量(100mol%)に対して、XPS測定で測定される窒素量が0.3~30mol%の範囲内の値であり、ケイ素量が25~50mol%の範囲内の値であり、酸素量が20~70mol%の範囲内の値であることを特徴とする請求項1または2に記載のガスバリアフィルム。
- 前記第3領域において、窒素量、ケイ素量、および酸素量の合計量(100mol%)に対して、XPS測定で測定される窒素量が0.1~10mol%の範囲内の値であり、ケイ素量が25~49.9mol%の範囲内の値であり、酸素量が50~74mol%の範囲内の値であることを特徴とする請求項1~3のいずれか一項に記載のガスバリアフィルム。
- 前記第1領域において、前記表面側から前記基材側に向かって、酸素量が減少するとともに、ケイ素量および窒素量がそれぞれ増加することを特徴とする請求項1~4のいずれか一項に記載のガスバリアフィルム。
- 前記第2領域において、前記表面側から前記基材側に向かって、酸素量が減少した後、増加する極小点を有するとともに、ケイ素量および窒素量がそれぞれ増加した後、減少する極大点を有することを特徴とする請求項1~5のいずれか一項に記載のガスバリアフィルム。
- 前記第3領域において、前記表面側から前記基材側に向かって、酸素量が増加するとともに、ケイ素量および窒素量がそれぞれ減少することを特徴とする請求項1~6のいずれか一項に記載のガスバリアフィルム。
- 前記第1領域における屈折率が1.5未満の範囲内の値であり、
前記第2領域における屈折率が1.5以上の値であり、
前記第3領域における屈折率が1.5未満の値であることを特徴とする請求項1~7のいずれか一項に記載のガスバリアフィルム。 - 前記第1領域における膜密度が2.30g/cm3未満の値であり、
前記第2領域における膜密度が2.30g/cm3以上の値であり、
前記第3領域における膜密度が2.30g/cm3未満の値であることを特徴とする請求項1~8のいずれか一項に記載のガスバリアフィルム。 - 前記第1領域における膜厚が1~10nmの範囲内の値であり、
前記第2領域における膜厚が5~30nmの範囲内の値であり、
前記第3領域における膜厚が20~200nmの範囲内の値であることを特徴とする請求項1~9のいずれか一項に記載のガスバリアフィルム。 - 水蒸気透過率が、40℃90%RHの雰囲気下で0.5g/(cm2・day)であり、黄色度YIが0~7の値であることを特徴とする請求項1~10のいずれか一項に記載のガスバリアフィルム。
- 基材上にガスバリア層を形成してなるガスバリアフィルムの製造方法であって、下記工程(1)と、工程(2)とを含むことを特徴とするガスバリアフィルムの製造方法。
(1)基材上に、ポリシラザン層を形成するポリシラザン層形成工程
(2)得られたポリシラザン層に対して、プラズマイオンを注入し、XPS測定によって測定されるガスバリア層中の窒素量、ケイ素量、および酸素量に関して、ガスバリア層の基材と接する面を基材側、その反対の面を表面側としたときに、
酸素量>ケイ素量>窒素量の順となる第1領域と、
ケイ素量>酸素量>窒素量の順となる第2領域と、
酸素量>ケイ素量>窒素量の順となる第3領域と、
を前記表面側から前記基材側に向かって含んでなるガスバリア層を形成するプラズマイオン注入工程 - 前記工程(1)と前記工程(2)との間に、前記ポリシラザン層が形成された基材を、シーズニングするシーズニング工程を含むことを特徴とする請求項12に記載のガスバリアフィルムの製造方法。
- 前記シーズニング工程におけるシーズニング条件が、温度15~35℃、24~480時間の範囲内の値であることを特徴とする請求項13に記載のガスバリアフィルムの製造方法。
- 前記工程(2)において、前記プラズマイオンとして、酸素、窒素、ネオン、ヘリウム、アルゴンまたはクリプトンの少なくとも一つを用いることを特徴とする請求項12~14のいずれか一項に記載のガスバリアフィルムの製造方法。
