 本発明は、熱伝導率が10W/m・K以上である熱伝導体と絶縁層とを備えており、該絶縁層に導電層が積層されて用いられる積層体に関する。また、本発明は、該積層体を用いたパワー半導体モジュール用部品の製造方法に関する。
 近年、電気機器の小型化及び高性能化が進行している。これに伴って、電子部品の実装密度が高くなってきており、電子部品から発生する熱を放散させる必要が高まっている。熱を放散させる方法として、高い放熱性を有しかつ熱伝導率が10W/m・K以上である熱伝導体を、発熱源に接着する方法が広く採用されている。また、この熱伝導体を発熱源に接着するために、絶縁性を有する絶縁接着材料が用いられている。
 上記絶縁接着材料を用いた電気機器の一例が、下記の特許文献1に開示されている。特許文献1には、モールド樹脂から複数のリードが突出した電力用半導体装置が開示されている。具体的には、特許文献1には、第1ダイパッド部を含む第1リードと、該第1ダイパッド部の表面に載置されたパワーチップと、上記第1ダイパッド部の裏面に取り付けられておりかつ上記モールド樹脂より熱伝導率の大きな樹脂により形成された絶縁シートと、第2ダイパッド部を含む第2リードと、該第2ダイパッド部上に載置された制御チップと、上記パワーチップと上記制御チップとを直接接続しておりかつ主成分が金であるワイヤと、上記第1リードと上記第2リードとの端部がそれぞれ突出するように上記制御チップと上記パワーチップとを埋め込む上記モールド樹脂とを含む電力用半導体装置が開示されている。この電力用半導体装置は、上記絶縁シートと上記モールド樹脂との界面に、それぞれの材料が混ざった混合層を有する。

 上述したように、近年、電気機器の小型化及び高性能化が進行しており、電子部品から発生する熱を放散させる必要が高まっている。特に、特許文献1に記載の電力用半導体装置などのパワー半導体モジュールなどでは、発熱源からかなり大きな熱量が発生しやすい。
 しかしながら、特許文献1に記載のような従来の絶縁シートを用いた場合には、絶縁層の熱伝導率が低くなり、充分な放熱性が得られないことがある。さらに、熱伝導率が10W/m・K以上である熱伝導体を絶縁層を介して、リードなどの導電層に接着したときに、絶縁層と導電層との接着性が低くなることがある。
 本発明の目的は、絶縁層の熱伝導性を高めることができ、かつ絶縁層と導電層との接着性を高めることができる積層体を提供することである。
 また、本発明の目的は、絶縁層の熱伝導性が高く、かつ絶縁層と導電層との接着性が高いパワー半導体モジュール用部品を得ることができるパワー半導体モジュール用部品の製造方法を提供することである。
 本発明の広い局面によれば、熱伝導率が10W/m・K以上である熱伝導体と、該熱伝導体の表面に積層されており、かつ半硬化物又は硬化物である第1の絶縁層と、該第1の絶縁層の上記熱伝導体側とは反対の表面に積層されており、かつ未硬化物又は半硬化物である第2の絶縁層とを備え、上記第1の絶縁層が、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含み、かつ上記第2の絶縁層が、無機フィラーを67重量%以上、95重量%未満で含み、上記第1の絶縁層の硬化率が50%以上であり、上記第2の絶縁層の硬化率が80%未満であり、かつ上記第1の絶縁層の硬化率が上記第2の絶縁層の硬化率よりも大きい、積層体が提供される。

 上記第1の絶縁層に含まれている上記無機フィラーの最大粒子径が50μm以下であり、かつ上記第2の絶縁層に含まれている上記無機フィラーの最大粒子径が50μm以下であることが好ましい。上記第1の絶縁層に含まれている上記無機フィラーが、アルミナ、結晶性シリカ、窒化ホウ素及び窒化アルミニウムからなる群から選択された少なくとも1種であることが好ましい。上記第1の絶縁層に含まれている上記無機フィラー、及び、上記第2の絶縁層に含まれている上記無機フィラーがそれぞれ、アルミナ、結晶性シリカ、窒化ホウ素及び窒化アルミニウムからなる群から選択された少なくとも1種であることが好ましい。上記第1の絶縁層に含まれている上記無機フィラーが、アルミナ、結晶性シリカ及び窒化ホウ素からなる群から選択された少なくとも1種であることも好ましい。
 上記第1の絶縁層が、環状エーテル基を有する硬化性化合物と硬化剤とを用いて形成されていることが好ましい。上記第1の絶縁層に用いられている硬化剤が、融点が180℃以上であるアミン硬化剤であることが好ましい。上記第1の絶縁層に用いられている上記環状エーテル基を有する硬化性化合物が、環状エーテル基及び多環式芳香族骨格を有する硬化性化合物を含むことが好ましい。上記多環式芳香族骨格がビフェニル骨格であることが好ましい。
 上記第2の絶縁層が、環状エーテル基を有する硬化性化合物と硬化剤とを用いて形成されていることが好ましい。上記第2の絶縁層に用いられている硬化剤が、融点が180℃以上であるアミン硬化剤であることが好ましい。
 上記熱伝導体の厚みは100μm以上、1mm以下であることが好ましい。
 本発明に係る積層体は、熱伝導率が10W/m・K以上である熱伝導体と、該熱伝導体の表面に積層されており、かつ半硬化物又は硬化物である第1の絶縁層と、該第1の絶縁層の上記熱伝導体側とは反対の表面に積層されており、かつ未硬化物又は半硬化物である第2の絶縁層とを備えており、上記第1の絶縁層が、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含み、かつ上記第2の絶縁層が、無機フィラーを67重量%以上、95重量%未満で含み、上記第1の絶縁層の硬化率が50%以上であり、上記第2の絶縁層の硬化率が80%未満であり、かつ上記第1の絶縁層の硬化率が上記第2の絶縁層の硬化率よりも大きいので、絶縁層の熱伝導性を高めることができる。さらに、上記第2の絶縁層の上記第1の絶縁層側とは反対の表面に導電層を積層することにより、絶縁層と導電層との接着性を高めることができる。
 本発明に係るパワー半導体モジュール用部品の製造方法は、熱伝導率が10W/m・K以上である熱伝導体と、該熱伝導体の表面に積層されており、かつ半硬化物又は硬化物である第1の絶縁層と、該第1の絶縁層の上記熱伝導体側とは反対の表面に積層されており、かつ未硬化物又は半硬化物である第2の絶縁層とを備える積層体であって、上記第1の絶縁層が、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含み、かつ上記第2の絶縁層が、無機フィラーを67重量%以上、95重量%未満で含み、上記第1の絶縁層の硬化率が50%以上であり、上記第2の絶縁層の硬化率が80%未満であり、かつ上記第1の絶縁層の硬化率が上記第2の絶縁層の硬化率よりも大きい積層体を用いて、上記積層体における上記第2の絶縁層の上記第1の絶縁層側とは反対の表面に導電層を積層する工程と、上記第2の絶縁層を硬化させ、かつ上記第1の絶縁層が半硬化物である場合に上記第1の絶縁層を硬化させる工程と、上記熱伝導体と上記第1の絶縁層と上記第2の絶縁層と上記導電層とをモールド樹脂内に埋め込む工程とを備えるので、絶縁層の熱伝導性が高く、かつ絶縁層と導電層との接着性が高いパワー半導体モジュール用部品を得ることができる。

 本発明に係る積層体は、熱伝導率が10W/m・K以上である熱伝導体と、該熱伝導体の表面に積層されており、かつ半硬化物又は硬化物である第1の絶縁層と、該第1の絶縁層の上記熱伝導体側とは反対の表面に積層されており、かつ未硬化物又は半硬化物である第2の絶縁層とを備える。上記第1の絶縁層は、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含む。上記第2の絶縁層は、無機フィラーを67重量%以上、95重量%未満で含む。上記第1の絶縁層の硬化率は50%以上であり、上記第2の絶縁層の硬化率は80%未満であり、かつ上記第1の絶縁層の硬化率は上記第2の絶縁層の硬化率よりも大きい。
 本発明に係る積層体における上記構成の採用により、絶縁層の熱伝導性を高めることができる。さらに、上記第2の絶縁層の上記第1の絶縁層側とは反対の表面に導電層を積層することにより、絶縁層と導電層との接着性を高めることができる。
 本発明に係るパワー半導体モジュール用部品の製造方法では、上述した積層体が用いられる。本発明に係るパワー半導体モジュール用部品の製造方法は、上述した積層体を用いて、上記積層体における上記第2の絶縁層の上記第1の絶縁層側とは反対の表面に導電層を積層する工程と、上記第2の絶縁層を硬化させ、かつ上記第1の絶縁層が半硬化物である場合に上記第1の絶縁層を硬化させる工程と、上記熱伝導体と上記第1の絶縁層と上記第2の絶縁層と上記導電層とをモールド樹脂内に埋め込む工程とを備える。
 本発明に係るパワー半導体モジュール用部品の製造方法における上記構成の採用により、絶縁層の熱伝導性が高く、かつ絶縁層と導電層との接着性が高いパワー半導体モジュール用部品を得ることができる。
 特に、上記第1の絶縁層が、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含み、かつ上記第2の絶縁層が、無機フィラーを67重量%以上、95重量%未満で含むことによって、硬化物である第2の絶縁層と導電層との接着性を高く維持しつつ、絶縁層全体での熱伝導性を効果的に高めることができる。
 さらに、上記第1の絶縁層の硬化率が50%以上であり、上記第2の絶縁層の硬化率が80%未満であり、かつ上記第1の絶縁層の硬化率が上記第2の絶縁層の硬化率よりも大きいことによって、絶縁層全体での熱伝導性を高く維持しつつ、硬化物である第2の絶縁層と導電層との接着性を効果的に高めることができる。
 上記第1の絶縁層は、硬化が進行されておりかつ更に硬化可能である半硬化物であってもよく、硬化を終えた硬化物であってもよい。上記第2の絶縁層は、全く硬化されておらずかつ硬化可能である未硬化物であってもよく、硬化が進行されておりかつ更に硬化可能である半硬化物であってもよい。
 上記積層体における硬化前の半硬化物又は硬化物である上記第1の絶縁層の硬化率は、50%以上であり、より好ましくは60%以上、更に好ましくは70%以上である。上記第1の絶縁層の硬化率は、80%以上であってもよく、90%以上であってもよく、95%以上であってもよく、100%であってもよい。
 上記積層体における硬化前の未硬化物又は半硬化物である上記第2の絶縁層の硬化率は80%未満である。上記第2の絶縁層の硬化率は、1%以上であることが好ましく、10%以上であってもよく、20%以上であってもよい。上記第2の絶縁層の硬化率は、70%未満であってもよく、60%未満であってもよく、50%未満であってもよい。
 絶縁層全体での熱伝導性と、硬化物である第2の絶縁層と導電層との接着性との双方をバランスよく高める観点からは、上記第1の絶縁層の硬化率は、上記第2の絶縁層の硬化率よりも1%以上大きいことが好ましく、5%以上大きいことがより好ましく、10%以上大きいことが更に好ましい。上記第1の絶縁層の硬化率は、上記第2の絶縁層の硬化率よりも20%以上大きくてもよく、30%以上大きくてもよい。
 上記第1,第2の絶縁層の硬化率は、未硬化の絶縁層を加熱する際の硬化発熱を測定することにより求められる。硬化率を測定する際には、例えば、示差走査型熱量分析(DSC)装置(SIIナノテクノロジー社製「DSC7020」)等が用いられる。上記第1,第2の絶縁層の硬化率は、具体的には、以下のようにして測定される。
 測定開始温度30℃及び昇温速度8℃/分で、第1の絶縁層又は第2の絶縁層を180℃まで昇温し、1時間保持する。この昇温で第1の絶縁層又は第2の絶縁層を硬化させた時に発生する熱量(以下熱量Aとする)を測定する。また、厚み50μmの離型PET(ポリエチレンテレフタレート)シートに、第1の絶縁層又は第2の絶縁層を形成するための硬化性組成物を厚み80μmとなるように塗工し、23℃及び0.01気圧の常温真空下において1時間乾燥すること以外は上記積層体における第1の絶縁層又は第2の絶縁層と同様にして、非加熱で乾燥された未硬化状態の絶縁層を用意する。この絶縁層を用いて、上記の熱量Aの測定と同様にして、昇温硬化させたときに発生する熱量(以下、熱量Bとする)を測定する。得られた熱量A及び熱量Bから、下記の式により上記第1,第2の絶縁層の硬化率を求める。
 硬化率(%)=[1-(熱量A/熱量B)]×100
 上記積層体における硬化前の未硬化物又は半硬化物である上記第2の絶縁層の130℃における粘度ηは、好ましくは1000Pa・s以上、より好ましくは5000Pa・s以上、更に好ましくは6000Pa・s以上、好ましくは20000Pa・s以下、より好ましくは15000Pa・s以下である。上記粘度ηが上記下限以上及び上記上限以下であると、導電層の接着時に第2の絶縁層の厚みが変化し難くなって硬化物の耐電圧性が安定化し、かつある程度の変形で硬化物である第2の絶縁層と導電層との接着性がより一層高くなる。
 上記粘度ηは、硬化前の未硬化物又は半硬化物である第2の絶縁層を、23℃から昇温速度8℃/分で加熱したときの130℃での粘度を示す。なお、上記粘度ηを規定した温度を130℃としたのは、導電層との接着に好適な温度が130℃付近であるためである。
 上記粘度ηを測定する際には、例えば、動的粘弾性測定装置(レオロジカ・インスツルメンツ社製「VAR-100」)等が用いられる。
 熱伝導体と第1の絶縁層との剥離をより一層抑制し、かつ積層体における絶縁層を硬化させた後に反りの発生をより一層抑制する観点からは、上記第1の絶縁層が硬化物である場合に硬化物である上記第1の絶縁層の熱線膨張率が20ppm/℃以下であり、上記第1の絶縁層が半硬化物である場合に硬化後の硬化物である上記第1の絶縁層の熱線膨張率が20ppm/℃以下であることが好ましい。熱伝導体と第1の絶縁層との剥離をより一層抑制し、かつ積層体における絶縁層を硬化させた後に反りの発生をより一層抑制する観点からは、硬化物である第1の絶縁層の熱線膨張率は、好ましくは3ppm/℃以上、より好ましくは18ppm/℃以下である。
 上記熱線膨張率を測定する際には、例えば、熱機械分析装置(SIIナノテクノロジー社製「TMA/SS7000」)等が用いられる。
 なお、上記積層体における上記第1の絶縁層が半硬化物である場合に、熱線膨張率を測定するための硬化物である上記第1の絶縁層は、半硬化物である第1の絶縁層を、200℃で1時間硬化させることにより得られることが好ましい。
 上記第2の絶縁層の厚みの上記第1の絶縁層の厚みに対する比(第2の絶縁層の厚み/第1の絶縁層の厚み)は、好ましくは0.03以上、より好ましくは0.1以上、更に好ましくは0.3以上、好ましくは10以下、より好ましくは3以下、更に好ましくは1以下である。
 絶縁層全体での熱伝導性と、硬化物である第2の絶縁層と導電層との接着性との双方をバランスよく高める観点からは、上記第2の絶縁層の厚みの上記第1の絶縁層の厚みに対する比は、0.3以上、1以下であることが特に好ましい。
 第1,第2の絶縁層の合計の厚みは特に限定されない。第1,第2の絶縁層の合計の厚みは、好ましくは80μm以上、より好ましくは100μm以上、好ましくは200μm以下、より好ましくは170μm以下である。第1,第2の絶縁層の合計の厚みが上記下限以上であると、絶縁層全体での放熱性と、硬化物である第2の絶縁層と導電層との接着性及び絶縁層全体での耐電圧性がバランスよく高くなる。
 上記第1の絶縁層は、硬化性化合物(A)と硬化剤(B)とを用いて形成されていることが好ましい。上記第1の絶縁層は、硬化性化合物(A)と硬化剤(B)とを含む第1の硬化性組成物を用いて形成されていることが好ましい。硬化性が良好な第1の絶縁層を形成する観点からは、第1の絶縁層は、環状エーテル基を有する硬化性化合物(A1)と硬化剤(B)とを用いて形成されていることが好ましい。第1の絶縁層は無機フィラー(C)を含む。第1の硬化性組成物は、無機フィラー(C)を含むことが好ましい。第1の絶縁層及び第1の硬化性組成物に含まれている無機フィラー(C)は、熱伝導率が10W/m・K以上である無機フィラーである。
 上記第2の絶縁層は、硬化性化合物(A)と硬化剤(B)とを用いて形成されていることが好ましい。上記第2の絶縁層は、硬化性化合物(A)と硬化剤(B)とを含む第2の硬化性組成物を用いて形成されていることが好ましい。硬化性が良好な第2の絶縁層を形成する観点からは、第2の絶縁層は、環状エーテル基を有する硬化性化合物(A1)と硬化剤(B)とを用いて形成されていることが好ましい。第2の絶縁層は無機フィラー(C)を含む。従って、第2の硬化性組成物は無機フィラー(C)を含むことが好ましい。第2の絶縁層及び第2の硬化性組成物に含まれている無機フィラー(C)は、熱伝導率が10W/m・K以上である無機フィラーであってもよく、熱伝導率が10W/m・K未満である無機フィラーであってもよい。絶縁層全体の熱伝導率をより一層高める観点からは、上記第2の絶縁層及び上記第2の硬化性組成物に含まれている無機フィラー(C)の熱伝導率は10W/m・K以上であることが好ましい。
 以下、先ず、本発明に係る第1,第2の絶縁層に用いられる各成分の詳細を説明する。
 (硬化性化合物(A))
 上記第1,第2の絶縁層はそれぞれ、硬化性化合物(A)を用いて形成されていることが好ましい。上記第1,第2の硬化性組成物はそれぞれ、硬化性化合物(A)を含む。硬化性化合物(A)は、熱硬化性化合物であることが好ましい。硬化性化合物(A)は、環状エーテル基を有する硬化性化合物(A1)であること好ましい。該環状エーテル基としては、エポキシ基及びオキセタニル基等が挙げられる。環状エーテル基を有する硬化性化合物(A1)は、エポキシ基又はオキセタニル基を有する硬化性化合物であることが好ましい。硬化性化合物(A)は、硬化剤(B)の作用により硬化する。第1,第2の絶縁層にそれぞれ用いる硬化性化合物(A)は、1種のみが用いられてもよく、2種以上が併用されてもよい。第1の絶縁層に用いる硬化性化合物(A)と第2の絶縁層に用いる硬化性化合物(A)とは同一であってもよく、異なっていてもよい。
 硬化性化合物(A1)は、エポキシ基を有するエポキシ化合物(A1a)を含んでいてもよく、オキセタニル基を有するオキセタン化合物(A1b)を含んでいてもよい。
 硬化物である絶縁層(以下、単に硬化物と記載することがある)の耐熱性及び耐電圧性をより高める観点からは、硬化性化合物(A)は芳香族骨格を有することが好ましい。硬化物の熱伝導性及び耐電圧性をより一層高める観点からは、上記第1の絶縁層に用いる硬化性化合物(A)は、多環式芳香族骨格を有する硬化性化合物を含むことが好ましく、環状エーテル基及び多環式芳香族骨格を有する硬化性化合物を含むことがより好ましい。多環式芳香族骨格としては、ナフタレン骨格、アントラセン骨格、キサンテン骨格、フルオレン骨格及びビフェニル骨格等が挙げられる。硬化物の熱伝導性及び耐電圧性をより一層高める観点からは、上記多環式芳香族骨格は、ビフェニル骨格であることが好ましい。
 硬化性化合物(A)の合計100重量%中、多環式芳香族骨格を有する硬化性化合物の含有量は、好ましくは30重量%以上、より好ましくは50重量%以上、更に好ましくは60重量%以上である。硬化性化合物(A)の全量が多環式芳香族骨格を有する硬化性化合物であってもよい。
 エポキシ基を有するエポキシ化合物(A1a)の具体例としては、ビスフェノール骨格を有するエポキシモノマー、ジシクロペンタジエン骨格を有するエポキシモノマー、ナフタレン骨格を有するエポキシモノマー、アダマンタン骨格を有するエポキシモノマー、フルオレン骨格を有するエポキシモノマー、ビフェニル骨格を有するエポキシモノマー、バイ(グリシジルオキシフェニル)メタン骨格を有するエポキシモノマー、キサンテン骨格を有するエポキシモノマー、アントラセン骨格を有するエポキシモノマー、及びピレン骨格を有するエポキシモノマー等が挙げられる。これらの水素添加物又は変性物を用いてもよい。エポキシ化合物(A1a)は、1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記ビスフェノール骨格を有するエポキシモノマーとしては、例えば、ビスフェノールA型、ビスフェノールF型又はビスフェノールS型のビスフェノール骨格を有するエポキシモノマー等が挙げられる。
 上記ジシクロペンタジエン骨格を有するエポキシモノマーとしては、ジシクロペンタジエンジオキシド、及びジシクロペンタジエン骨格を有するフェノールノボラックエポキシモノマー等が挙げられる。
 上記ナフタレン骨格を有するエポキシモノマーとしては、1-グリシジルナフタレン、2-グリシジルナフタレン、1,2-ジグリシジルナフタレン、1,5-ジグリシジルナフタレン、1,6-ジグリシジルナフタレン、1,7-ジグリシジルナフタレン、2,7-ジグリシジルナフタレン、トリグリシジルナフタレン、及び1,2,5,6-テトラグリシジルナフタレン等が挙げられる。
 上記アダマンタン骨格を有するエポキシモノマーとしては、1,3-ビス(4-グリシジルオキシフェニル)アダマンタン、及び2,2-ビス(4-グリシジルオキシフェニル)アダマンタン等が挙げられる。
 上記フルオレン骨格を有するエポキシモノマーとしては、9,9-ビス(4-グリシジルオキシフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3-メチルフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3-クロロフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3-ブロモフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3-フルオロフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3-メトキシフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3,5-ジメチルフェニル)フルオレン、9,9-ビス(4-グリシジルオキシ-3,5-ジクロロフェニル)フルオレン、及び9,9-ビス(4-グリシジルオキシ-3,5-ジブロモフェニル)フルオレン等が挙げられる。
 上記ビフェニル骨格を有するエポキシモノマーとしては、4,4’-ジグリシジルビフェニル、及び4,4’-ジグリシジル-3,3’,5,5’-テトラメチルビフェニル等が挙げられる。
 上記バイ(グリシジルオキシフェニル)メタン骨格を有するエポキシモノマーとしては、1,1’-バイ(2,7-グリシジルオキシナフチル)メタン、1,8’-バイ(2,7-グリシジルオキシナフチル)メタン、1,1’-バイ(3,7-グリシジルオキシナフチル)メタン、1,8’-バイ(3,7-グリシジルオキシナフチル)メタン、1,1’-バイ(3,5-グリシジルオキシナフチル)メタン、1,8’-バイ(3,5-グリシジルオキシナフチル)メタン、1,2’-バイ(2,7-グリシジルオキシナフチル)メタン、1,2’-バイ(3,7-グリシジルオキシナフチル)メタン、及び1,2’-バイ(3,5-グリシジルオキシナフチル)メタン等が挙げられる。
 上記キサンテン骨格を有するエポキシモノマーとしては、1,3,4,5,6,8-ヘキサメチル-2,7-ビス-オキシラニルメトキシ-9-フェニル-9H-キサンテン等が挙げられる。
 オキセタニル基を有するオキセタン化合物(A1b)の具体例としては、例えば、4,4’-ビス[(3-エチル-3-オキセタニル)メトキシメチル]ビフェニル、1,4-ベンゼンジカルボン酸ビス[(3-エチル-3-オキセタニル)メチル]エステル、1,4-ビス[(3-エチル-3-オキセタニル)メトキシメチル]ベンゼン、及びオキセタン変性フェノールノボラック等が挙げられる。オキセタン化合物(A1b)は、1種のみが用いられてもよく、2種以上が併用されてもよい。
 硬化物である絶縁層の耐熱性をより一層良好にする観点からは、硬化性化合物(A)は、環状エーテル基を2つ以上有することが好ましい。
 硬化物の耐熱性をより一層良好にする観点からは、硬化性化合物(A)の合計100重量%中、環状エーテル基を2つ以上有する硬化性化合物の含有量は、好ましくは70重量%以上、より好ましくは80重量%以上、100重量%以下である。硬化性化合物(A)の合計100重量%中、環状エーテル基を2つ以上有する硬化性化合物の含有量は10重量%以上、100重量%以下であってもよい。また、硬化性化合物(A)の全体が、環状エーテル基を2つ以上有する硬化性化合物であってもよい。
 硬化性化合物(A)の分子量は、10000未満であることが好ましい。硬化性化合物(A)の分子量は、好ましくは200以上、より好ましくは1200以下、更に好ましくは600以下、特に好ましくは550以下である。硬化性化合物(A)の分子量が上記下限以上であると、絶縁層の表面の粘着性が低くなり、積層体の取扱い性がより一層高くなる。硬化性化合物(A)の分子量が上記上限以下であると、硬化物の接着性がより一層高くなる。さらに、硬化物が固くかつ脆くなり難く、硬化物の接着性がより一層高くなる。
 なお、本明細書において、硬化性化合物(A)における分子量とは、重合体ではない場合、及び構造式が特定できる場合は、当該構造式から算出できる分子量を意味し、重合体である場合は、重量平均分子量を意味する。
 第1の硬化性組成物に含まれている全樹脂成分(以下、全樹脂成分X1と略記することがある)の合計100重量%中、硬化性化合物(A)の含有量は好ましくは50重量%以上、より好ましくは60重量%以上、好ましくは99.5重量%以下、より好ましくは99重量%以下、更に好ましくは98重量%以下である。硬化性化合物(A)の含有量が上記下限以上であると、硬化物の接着性及び耐熱性がより一層高くなる。硬化性化合物(A)の含有量が上記上限以下であると、第1の硬化性組成物の塗工性がより一層高くなる。なお、全樹脂成分X1とは、硬化性化合物(A)、硬化剤(B)及び必要に応じて添加される他の樹脂成分の総和をいう。全樹脂成分X1に、無機フィラー(C)は含まれない。
 第2の硬化性組成物に含まれている全樹脂成分(以下、全樹脂成分X2と略記することがある)の合計100重量%中、硬化性化合物(A)の含有量は好ましくは50重量%以上、より好ましくは60重量%以上、好ましくは99.5重量%以下、より好ましくは99重量%以下、更に好ましくは98重量%以下である。硬化性化合物(A)の含有量が上記下限以上であると、硬化物の接着性及び耐熱性がより一層高くなる。硬化性化合物(A)の含有量が上記上限以下であると、第2の硬化性組成物の塗工性がより一層高くなる。なお、全樹脂成分X2とは、硬化性化合物(A)、硬化剤(B)及び必要に応じて添加される他の樹脂成分の総和をいう。全樹脂成分X2に、無機フィラー(C)は含まれない。上記樹脂成分とは、不揮発成分であり、成形、又は、硬化性組成物もしくは絶縁層の加熱時に揮発しない成分をいう。言い換えれば、上記樹脂成分は固形分であり、該固形分とは、不揮発性分であり、成形、又は、硬化性組成物もしくは絶縁層の加熱時に揮発しない成分をいう。
 (硬化剤(B))
 上記第1,第2の絶縁層はそれぞれ、硬化剤(B)を用いて形成されていることが好ましい。上記第1,第2の硬化性組成物はそれぞれ、硬化剤(B)を含む。硬化剤(B)は、第1,第2の硬化性組成物を硬化させることが可能であれば特に限定されない。硬化剤(B)は、熱硬化剤であることが好ましい。第1,第2の絶縁層にそれぞれ用いる硬化剤(B)は、1種のみが用いられてもよく、2種以上が併用されてもよい。第1の絶縁層に用いる硬化剤(B)と第2の絶縁層に用いる硬化剤(B)とは同一であってもよく、異なっていてもよい。
 硬化物の耐熱性をより一層高める観点からは、硬化剤(B)は、芳香族骨格又は脂環式骨格を有することが好ましい。硬化剤(B)は、アミン硬化剤(アミン化合物)、イミダゾール硬化剤、フェノール硬化剤(フェノール化合物)又は酸無水物硬化剤(酸無水物)を含むことが好ましく、アミン硬化剤を含むことがより好ましい。上記酸無水物硬化剤は、芳香族骨格を有する酸無水物、該酸無水物の水添加物もしくは該酸無水物の変性物を含むか、又は、脂環式骨格を有する酸無水物、該酸無水物の水添加物もしくは該酸無水物の変性物を含むことが好ましい。
 無機フィラー(C)の分散性を良好にし、更に硬化物の絶縁破壊電圧(耐電圧性)及び熱伝導性をより一層高める観点からは、硬化剤(B)は塩基性の硬化剤を含むことが好ましい。また、無機フィラー(C)の分散性をより一層良好にし、更に硬化物の絶縁破壊電圧(耐電圧性)及び熱伝導性をより一層高める観点からは、硬化剤(B)は、アミン硬化剤又はイミダゾール硬化剤を含むことがより好ましく、アミン硬化剤を含むことがより好ましく、ジシアンジアミドを含むことが特に好ましい。また、硬化剤(B)は、ジシアンジアミドとイミダゾール硬化剤との双方を含むことも好ましい。これらの好ましい硬化剤の使用により、無機フィラー(C)の第1,第2の硬化性組成物中での分散性が高くなり、更に耐熱性、耐湿性及び電気物性のバランスに優れた硬化物が得られる。この結果、無機フィラー(C)の含有量が多くても、熱伝導性がかなり高くなる。特にジシアンジアミドを用いた場合、硬化物と熱伝導体及び導電層との接着性がかなり高くなる。
 上記アミン硬化剤としては、ジシアンジアミド、イミダゾール化合物及びジアミノジフェニルメタン及びジアミノジフェニルスルフォン等が挙げられる。硬化物と熱伝導体及び導電層との接着性をより一層高める観点からは、上記アミン硬化剤は、ジシアンジアミド又はイミダゾール化合物を含むことがより一層好ましい。硬化前の絶縁層の貯蔵安定性をより一層高める観点からは、上記硬化剤(B)は、融点が180℃以上である硬化剤を含むことが好ましく、融点が180℃以上であるアミン硬化剤を含むことがより好ましい。
 上記イミダゾール硬化剤としては、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、2-メチルイミダゾール、2-エチル-4-メチルイミダゾール、2-フェニルイミダゾール、2-フェニル-4-メチルイミダゾール、1-ベンジル-2-メチルイミダゾール、1-ベンジル-2-フェニルイミダゾール、1,2-ジメチルイミダゾール、1-シアノエチル-2-メチルイミダゾール、1-シアノエチル-2-エチル-4-メチルイミダゾール、1-シアノエチル-2-ウンデシルイミダゾール、1-シアノエチル-2-フェニルイミダゾール、1-シアノエチル-2-ウンデシルイミダゾリウムトリメリテイト、1-シアノエチル-2-フェニルイミダゾリウムトリメリテイト、2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジン、2,4-ジアミノ-6-[2’-ウンデシルイミダゾリル-(1’)]-エチル-s-トリアジン、2,4-ジアミノ-6-[2’-エチル-4’-メチルイミダゾリル-(1’)]-エチル-s-トリアジン、2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジンイソシアヌル酸付加物、2-フェニルイミダゾールイソシアヌル酸付加物、2-メチルイミダゾールイソシアヌル酸付加物、2-フェニル-4,5-ジヒドロキシメチルイミダゾール及び2-フェニル-4-メチル-5-ジヒドロキシメチルイミダゾール等が挙げられる。
 上記フェノール硬化剤としては、フェノールノボラック、o-クレゾールノボラック、p-クレゾールノボラック、t-ブチルフェノールノボラック、ジシクロペンタジエンクレゾール、ポリパラビニルフェノール、ビスフェノールA型ノボラック、キシリレン変性ノボラック、デカリン変性ノボラック、ポリ(ジ-o-ヒドロキシフェニル)メタン、ポリ(ジ-m-ヒドロキシフェニル)メタン、及びポリ(ジ-p-ヒドロキシフェニル)メタン等が挙げられる。硬化物の柔軟性及び硬化物の難燃性をより一層高める観点からは、メラミン骨格を有するフェノール樹脂、トリアジン骨格を有するフェノール樹脂、又はアリル基を有するフェノール樹脂が好ましい。
 上記フェノール硬化剤の市販品としては、MEH-8005、MEH-8010及びMEH-8015(以上いずれも明和化成社製)、YLH903(三菱化学社製)、LA-7052、LA-7054、LA-7751、LA-1356及びLA-3018-50P(以上いずれもDIC社製)、並びにPS6313及びPS6492(以上いずれも群栄化学社製)等が挙げられる。
 上記芳香族骨格を有する酸無水物、該酸無水物の水添加物又は該酸無水物の変性物としては、例えば、スチレン/無水マレイン酸コポリマー、ベンゾフェノンテトラカルボン酸無水物、ピロメリット酸無水物、トリメリット酸無水物、4,4’-オキシジフタル酸無水物、フェニルエチニルフタル酸無水物、グリセロールビス(アンヒドロトリメリテート)モノアセテート、エチレングリコールビス(アンヒドロトリメリテート)、メチルテトラヒドロ無水フタル酸、メチルヘキサヒドロ無水フタル酸、及びトリアルキルテトラヒドロ無水フタル酸等が挙げられる。
 上記芳香族骨格を有する酸無水物、該酸無水物の水添加物又は該酸無水物の変性物の市販品としては、SMAレジンEF30、SMAレジンEF40、SMAレジンEF60及びSMAレジンEF80(以上いずれもサートマー・ジャパン社製)、ODPA-M及びPEPA(以上いずれもマナック社製)、リカシッドMTA-10、リカシッドMTA-15、リカシッドTMTA、リカシッドTMEG-100、リカシッドTMEG-200、リカシッドTMEG-300、リカシッドTMEG-500、リカシッドTMEG-S、リカシッドTH、リカシッドHT-1A、リカシッドHH、リカシッドMH-700、リカシッドMT-500、リカシッドDSDA及びリカシッドTDA-100(以上いずれも新日本理化社製)、並びにEPICLON B4400、EPICLON B650、及びEPICLON B570(以上いずれもDIC社製)等が挙げられる。
 上記脂環式骨格を有する酸無水物、該酸無水物の水添加物又は該酸無水物の変性物は、多脂環式骨格を有する酸無水物、該酸無水物の水添加物もしくは該酸無水物の変性物、又はテルペン系化合物と無水マレイン酸との付加反応により得られる脂環式骨格を有する酸無水物、該酸無水物の水添加物又は該酸無水物の変性物であることが好ましい。これらの硬化剤の使用により、硬化物の柔軟性、並びに硬化物の耐湿性及び接着性がより一層高くなる。
 上記脂環式骨格を有する酸無水物、該酸無水物の水添加物又は該酸無水物の変性物としては、メチルナジック酸無水物、ジシクロペンタジエン骨格を有する酸無水物又は該酸無水物の変性物等も挙げられる。
 上記脂環式骨格を有する酸無水物、該酸無水物の水添加物又は該酸無水物の変性物の市販品としては、リカシッドHNA及びリカシッドHNA-100(以上いずれも新日本理化社製)、並びにエピキュアYH306、エピキュアYH307、エピキュアYH308H及びエピキュアYH309(以上いずれも三菱化学社製)等が挙げられる。
 硬化剤(B)は、メチルナジック酸無水物又はトリアルキルテトラヒドロ無水フタル酸であることも好ましい。メチルナジック酸無水物又はトリアルキルテトラヒドロ無水フタル酸の使用により、硬化物の耐水性が高くなる。
 上記第1の硬化性組成物に含まれている上記全樹脂成分X1の合計100重量%中、硬化剤(B)の含有量は好ましくは0.5重量%以上、より好ましくは1重量%以上、好ましくは50重量%以下、より好ましくは40重量%以下である。硬化剤(B)の含有量が上記下限以上であると、第1の硬化性組成物を充分に硬化させることが容易である。硬化剤(B)の含有量が上記上限以下であると、硬化に関与しない余剰な硬化剤(B)が発生し難くなる。このため、硬化物の耐熱性及び接着性がより一層高くなる。
 上記第2の硬化性組成物に含まれている上記全樹脂成分X2の合計100重量%中、硬化剤(B)の含有量は好ましくは0.5重量%以上、より好ましくは1重量%以上、好ましくは50重量%以下、より好ましくは40重量%以下である。硬化剤(B)の含有量が上記下限以上であると、第2の硬化性組成物を充分に硬化させることが容易である。硬化剤(B)の含有量が上記上限以下であると、硬化に関与しない余剰な硬化剤(B)が発生し難くなる。このため、硬化物の耐熱性及び接着性がより一層高くなる。なお、本明細書において、上述した硬化剤は全て、樹脂成分に含まれる。
 (無機フィラー(C))
 上記第1,第2の絶縁層はそれぞれ、無機フィラー(C)を含む。上記第1の絶縁層に含まれている無機フィラー(C)の熱伝導率は10W/m・K以上である。上記第1,第2の硬化性組成物はそれぞれ、無機フィラー(C)を含むことが好ましい。上記第1の硬化性組成物に含まれている無機フィラー(C)の熱伝導率は10W/m・K以上である。無機フィラー(C)の使用により、硬化物の熱伝導性が高くなる。この結果、硬化物の熱伝導性が高くなる。上記第1,第2の絶縁層にそれぞれ用いる無機フィラー(C)は、1種のみが用いられてもよく、2種以上が併用されてもよい。上記第1の絶縁層に用いる無機フィラー(C)と上記第2の絶縁層に用いる無機フィラー(C)とは同一であってもよく、異なっていてもよい。
 硬化物の熱伝導性をより一層高める観点からは、第1の絶縁層及び第1の硬化性組成物に含まれている無機フィラー(C)の熱伝導率は好ましくは15W/m・K以上、より好ましくは20W/m・K以上である。硬化物の熱伝導性をより一層高める観点からは、第2の絶縁層及び第2の硬化性組成物に含まれている無機フィラー(C)の熱伝導率は好ましくは10W/m・K以上、より好ましくは15W/m・K以上、更に好ましくは20W/m・K以上である。無機フィラー(C)の熱伝導率の上限は特に限定されない。熱伝導率が300W/m・K程度である無機フィラーは広く知られており、また熱伝導率が200W/m・K程度である無機フィラーは容易に入手できる。
 無機フィラー(C)は、アルミナ、合成マグネサイト、結晶性シリカ、窒化ホウ素、窒化アルミニウム、窒化ケイ素、炭化ケイ素、酸化亜鉛及び酸化マグネシウムからなる群から選択された少なくとも1種であることが好ましく、アルミナ、結晶性シリカ、窒化ホウ素及び窒化アルミニウムからなる群から選択された少なくとも1種であることがより好ましい。これらの好ましい無機フィラーの使用により、硬化物の熱伝導性がより一層高くなる。硬化物の熱伝導性をより一層高める観点からは、上記第1の絶縁層に含まれている上記無機フィラー、及び、上記第2の絶縁層に含まれている上記無機フィラーがそれぞれ、アルミナ、結晶性シリカ、窒化ホウ素及び窒化アルミニウムからなる群から選択された少なくとも1種であることが好ましい。硬化物の熱伝導性をより一層高めるために、上記第1の絶縁層に含まれている上記無機フィラーが、アルミナ、結晶性シリカ及び窒化ホウ素からなる群から選択された少なくとも1種であることも好ましい。また、上記第2の絶縁層に含まれている上記無機フィラーが、アルミナ、結晶性シリカ及び窒化ホウ素からなる群から選択された少なくとも1種であってもよい。
 無機フィラー(C)は、球状アルミナ、破砕アルミナ、結晶性シリカ、窒化ホウ素、凝集粒子及び球状窒化アルミニウムからなる群から選択された少なくとも1種であることがより好ましい。これらの好ましいフィラーの使用により、硬化物の熱伝導性がより一層高くなる。上記窒化ホウ素と上記凝集粒子とは、凝集粒子ではない窒化ホウ素と窒化ホウ素凝集粒子とであることが好ましい。
 無機フィラー(C)は、新モース硬度が12以下である無機フィラーを含むことが好ましい。上記新モース硬度が12以下である無機フィラーの新モース硬度は、より好ましくは9以下である。新モース硬度が上記上限以下である無機フィラーの使用により、硬化物の加工性がより一層高くなる。
 硬化物の加工性をより一層高める観点からは、無機フィラー(C)は、合成マグネサイト、結晶シリカ、酸化亜鉛、及び酸化マグネシウムからなる群から選択された少なくとも1種であることが好ましい。これらの無機フィラーの新モース硬度は9以下である。
 無機フィラー(C)は、球状のフィラー(球状フィラー)を含んでいてもよく、破砕されたフィラー(破砕フィラー)を含んでいてもよく、板状のフィラー(板状フィラー)を含んでいてもよい。無機フィラー(C)は、球状フィラーを含むことが特に好ましい。球状フィラーは高密度で充填可能であるため、球状フィラーの使用により硬化物の熱伝導性がより一層高くなる。
 上記破砕フィラーとしては、破砕アルミナ等が挙げられる。破砕フィラーは、例えば、一軸破砕機、二軸破砕機、ハンマークラッシャー又はボールミル等を用いて、塊状の無機物質を破砕することにより得られる。破砕フィラーの使用により、絶縁層中のフィラーが、橋掛け又は効率的に近接された構造となりやすい。従って、硬化物の熱伝導性がより一層高くなる。また、破砕フィラーは、一般的に、通常のフィラーに比べて安価である。このため、破砕フィラーの使用により、積層体のコストが低くなる。
 上記破砕フィラーの平均粒子径は、好ましくは12μm以下、より好ましくは10μm以下、好ましくは1μm以上である。破砕フィラーの平均粒子径が上記上限以下であると、第1,第2の硬化性組成物中に、破砕フィラーを高密度に分散させることが可能であり、硬化物の耐電圧性がより一層高くなる。破砕フィラーの平均粒子径が上記下限以上であると、破砕フィラーを高密度に充填させることが容易になる。
 破砕フィラーのアスペクト比は特に限定されない。破砕フィラーのアスペクト比は、好ましくは1.5以上、好ましくは20以下である。アスペクト比が1.5未満のフィラーは、比較的高価であり、積層体のコストが高くなる。上記アスペクト比が20以下であると、破砕フィラーの充填が容易である。
 上記破砕フィラーのアスペクト比は、例えば、デジタル画像解析方式粒度分布測定装置(日本ルフト社製「FPA」)を用いて、フィラーの破砕面を測定することにより求めることが可能である。
 無機フィラー(C)が球状フィラーである場合には、球状フィラーの平均粒子径は、好ましくは0.1μm以上、好ましくは40μm以下である。平均粒子径が0.1μm以上であると、無機フィラー(C)を高密度で容易に充填できる。平均粒子径が40μm以下であると、硬化物の耐電圧性がより一層高くなる。
 上記「平均粒子径」とは、レーザー回折式粒度分布測定装置により測定した体積平均での粒度分布測定結果から求められる平均粒子径である。
 上記板状フィラーの平均長径は、好ましくは0.1μm以上、より好ましくは0.5μm以上、更に好ましくは1μm以上、好ましくは10μm以下、より好ましくは9μm以下である。板状フィラーの平均長径が上記下限以上及び上記上限以下であると、複数の無機フィラーが接触しやすくなる。このため、硬化物の熱伝導性がより一層高くなる。また、板状フィラーの平均長径が上記下限以上であると、板状フィラーの充填が容易である。板状フィラーの平均長径が上記上限以下であると、硬化物の絶縁性が高くなる。
 上記板状フィラーの平均厚みは、100nm以上であることが好ましい。板状フィラーの厚みが上記下限以上であると、硬化物の熱伝導性が更に一層高くなる。また、上記板状フィラーのアスペクト比は、好ましくは2以上、より好ましくは3以上、好ましくは50以下、より好ましくは45以下である。板状フィラーのアスペクト比が上記上限以下であると、板状フィラーの充填が容易になる。板状フィラーのアスペクト比は、3~45の範囲内にあることがより好ましい。
 上記板状フィラーは、アルミナ及び窒化ホウ素の内の少なくとも一方であることが好ましい。この場合には、硬化物の熱伝導性がより一層高くなる。
 硬化物の熱伝導性をより一層高める観点からは、上記第1の絶縁層に含まれている上記無機フィラー(C)は、板状フィラーを含むことが好ましい。
 硬化物の熱伝導性をより一層高める観点からは、上記第1の絶縁層に含まれている上記無機フィラー(C)は、破砕フィラー又は球状フィラーと、板状フィラーとを含むことが好ましい。
 無機フィラー(C)全体の充填性を高め、絶縁層全体での熱伝導性と、硬化物である第2の絶縁層と導電層との接着性との双方をバランスよく高める観点からは、上記第1の絶縁層100重量%中、板状フィラーの含有量は好ましくは50重量%未満、より好ましくは30重量%未満、更に好ましくは10重量%未満である。
 上記第1の絶縁層に含まれている上記無機フィラー(C)が、破砕フィラー又は球状フィラーと、板状フィラーとを含む場合に、上記第1の絶縁層は、破砕フィラーと球状フィラーと板状フィラーとを重量比で、9.5:0.5~5:5で含むことが好ましく、9:1~7:3で含むことがより好ましい。
 硬化物の厚みばらつきを抑制し、硬化物の熱伝導性を効果的に高める観点からは、無機フィラー(C)の最大粒子径は、好ましくは70μm以下、より好ましくは50μm以下である。なお、上記破砕フィラー及び上記板状フィラーの最大粒子径は、最大粒子の長径を意味する。なお、上記関係を満たすように、フィルタリング又は篩による分級などの方法により、実質的に最大粒子径が大きいフィラーがほとんど存在しないように処理されたフィラーを用いてもよい。無機フィラーの最大粒子径は、例えば、デジタル画像解析方式粒度分布測定装置(日本ルフト社製「FPA」)を用いて、無機フィラー100個を観察した際の最大粒子径を測定することにより求めることが可能である。
 第1の絶縁層100重量%中、無機フィラー(C)の含有量は86重量%以上、97重量%未満である。第1の硬化性組成物100重量%中、無機フィラー(C)の含有量は86重量%以上、97重量%未満であることが好ましい。第1の絶縁層及び第1の硬化性組成物における無機フィラー(C)の含有量が86重量%以上、97重量%未満であることで、硬化物である第1の絶縁層の硬化状態が良好になり、かつ熱伝導性がかなり高くなる。
 第2の絶縁層100重量%中、無機フィラー(C)の含有量は67重量%以上、95重量%未満である。第2の硬化性組成物100重量%中、無機フィラー(C)の含有量は67重量%以上、95重量%未満であることが好ましい。第2の絶縁層及び第2の硬化性組成物における無機フィラー(C)の含有量が67重量%以上、95重量%未満であることで、硬化物である第2の絶縁層の硬化状態が良好になり、かつ硬化物である第2の絶縁層と導電層との接着性がかなり高くなる。
 絶縁層全体での熱伝導性と、硬化物である第2の絶縁層と導電層との接着性との双方をバランスよく高める観点からは、第1の絶縁層100重量%中の無機フィラー(C)の含有量は、第2の絶縁層100重量%中の無機フィラー(C)の含有量よりも多いことが好ましく、1重量%以上多いことがより好ましく、5重量%以上多いことがより好ましく、10重量%以上多いことが好ましい。
 絶縁層全体での熱伝導性と、硬化物である第2の絶縁層と導電層との接着性との双方をバランスよく高める観点からは、第2の絶縁層100重量%中の無機フィラー(C)の含有量の、第1の絶縁層100重量%中の無機フィラー(C)の含有量に対する比(第2の絶縁層100重量%中の無機フィラー(C)の含有量/第1の絶縁層100重量%中の無機フィラー(C)の含有量)は、好ましくは0.7以上、好ましくは0.95以下である。
 (難燃剤)
 上記第1,第2の絶縁層の内の少なくとも一方は、難燃剤を含むことが好ましい。該難燃剤は、リン化合物を含むことが好ましい。リン化合物の使用により、硬化物の難燃性がより一層良好になる。上記第1の絶縁層が、リン化合物を含んでいてもよく、上記第2の絶縁層がリン化合物を含んでいてもよく、上記第1,第2の絶縁層の双方がリン化合物を含んでいてもよい。上記リン化合物は1種のみが用いられてもよく、2種以上が併用されてもよい。
 硬化物の難燃性を更に一層良好にする観点からは、上記リン化合物は、下記式(1)又は下記式(2)で表されるリン化合物であることが好ましい。従って、上記第1,第2の絶縁層の内の少なくとも一方は、下記式(1)又は下記式(2)で表されるリン化合物を含むことが好ましい。上記第1,第2の絶縁層の内の少なくとも一方は、トリフェニルホスフィン又はトリスクロロエチルホスフェートを含むことが好ましい。

 上記第1の絶縁層100重量%中、上記リン化合物の含有量は好ましくは0.5重量%以上、より好ましくは1重量%以上、好ましくは20重量%以下、より好ましくは15重量%以下である。上記第2の絶縁層100重量%中、上記リン化合物の含有量は好ましくは0.5重量%以上、より好ましくは1重量%以上、好ましくは20重量%以下、より好ましくは15重量%以下である。上記第1,第2の絶縁層の全体100重量%中、上記リン化合物の含有量は好ましくは0.5重量%以上、より好ましくは1重量%以上、好ましくは20重量%以下、より好ましくは15重量%以下である。上記リン化合物の含有量が上記下限以上及び上記上限以下であると、硬化物の絶縁性を高く維持して難燃性をより一層良好にすることができる。上記リン化合物は樹脂成分に含まれる。
 (他の成分)
 上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物は、重量平均分子量が10000以上であるポリマーを含んでいてもよい。該ポリマーは、1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記ポリマーとして、熱可塑性樹脂及び熱硬化性樹脂などの硬化性樹脂等が使用可能である。上記ポリマーは硬化性樹脂であることが好ましい。
 上記熱可塑性樹脂及び熱硬化性樹脂は、特に限定されない。上記熱可塑性樹脂としては特に限定されず、スチレン樹脂、フェノキシ樹脂、フタレート樹脂、熱可塑性ウレタン樹脂、ポリアミド樹脂、熱可塑性ポリイミド樹脂、ケトン樹脂及びノルボルネン樹脂等が挙げられる。上記熱硬化性樹脂としては特に限定されず、アミノ樹脂、フェノール樹脂、熱硬化性ウレタン樹脂、エポキシ樹脂、熱硬化性ポリイミド樹脂及びアミノアルキド樹脂等が挙げられる。上記アミノ樹脂としては、尿素樹脂及びメラミン樹脂等が挙げられる。
 硬化物の酸化劣化を抑え、硬化物の耐冷熱サイクル特性及び耐熱性をより一層高め、更に硬化物の吸水率をより一層低くする観点からは、ポリマーは、スチレン樹脂、フェノキシ樹脂又はエポキシ樹脂であることが好ましく、フェノキシ樹脂又はエポキシ樹脂であることがより好ましく、フェノキシ樹脂であることが更に好ましい。特に、フェノキシ樹脂又はエポキシ樹脂の使用により、硬化物の耐熱性がより一層高くなる。また、フェノキシ樹脂の使用により、硬化物の弾性率がより一層低くなり、かつ硬化物の耐冷熱サイクル特性がより一層高くなる。なお、ポリマーはエポキシ基などの環状エーテル基を有していなくてもよい。
 上記スチレン樹脂として、具体的には、スチレン系モノマーの単独重合体、及びスチレン系モノマーとアクリル系モノマーとの共重合体等が使用可能である。中でも、スチレン-メタクリル酸グリシジルの構造を有するスチレン重合体が好ましい。
 上記スチレン系モノマーとしては、例えば、スチレン、o-メチルスチレン、m-メチルスチレン、p-メチルスチレン、p-メトキシスチレン、p-フェニルスチレン、p-クロロスチレン、p-エチルスチレン、p-n-ブチルスチレン、p-tert-ブチルスチレン、p-n-ヘキシルスチレン、p-n-オクチルスチレン、p-n-ノニルスチレン、p-n-デシルスチレン、p-n-ドデシルスチレン、2,4-ジメチルスチレン及び3,4-ジクロロスチレン等が挙げられる。
 上記フェノキシ樹脂は、具体的には、例えばエピハロヒドリンと2価のフェノール化合物とを反応させて得られる樹脂、又は2価のエポキシ化合物と2価のフェノール化合物とを反応させて得られる樹脂である。
 上記フェノキシ樹脂は、ビスフェノールA型骨格、ビスフェノールF型骨格、ビスフェノールA/F混合型骨格、ナフタレン骨格、フルオレン骨格、ビフェニル骨格、アントラセン骨格、ピレン骨格、キサンテン骨格、アダマンタン骨格及びジシクロペンタジエン骨格からなる群から選択された少なくとも1つの骨格を有することが好ましい。中でも、上記フェノキシ樹脂は、ビスフェノールA型骨格、ビスフェノールF型骨格、ビスフェノールA/F混合型骨格、ナフタレン骨格、フルオレン骨格及びビフェニル骨格からなる群から選択された少なくとも1種の骨格を有することがより好ましく、フルオレン骨格及びビフェニル骨格の内の少なくとも1種の骨格を有することが更に好ましい。これらの好ましい骨格を有するフェノキシ樹脂の使用により、硬化物の耐熱性が更に一層高くなる。
 上記エポキシ樹脂は、上記フェノキシ樹脂以外のエポキシ樹脂である。上記エポキシ樹脂としては、スチレン骨格含有エポキシ樹脂、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、ビフェノール型エポキシ樹脂、ナフタレン型エポキシ樹脂、フルオレン型エポキシ樹脂、フェノールアラルキル型エポキシ樹脂、ナフトールアラルキル型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、アントラセン型エポキシ樹脂、アダマンタン骨格を有するエポキシ樹脂、トリシクロデカン骨格を有するエポキシ樹脂、及びトリアジン核を骨格に有するエポキシ樹脂等が挙げられる。上記ポリマーは樹脂成分に含まれる。
 上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物は、ゴム粒子を含んでいてもよい。該ゴム粒子の使用により、硬化物の応力緩和性及び柔軟性が高くなる。上記ゴム粒子は樹脂成分に含まれる。
 上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物は、分散剤を含んでいてもよい。該分散剤の使用により、硬化物の熱伝導性及び耐電圧性がより一層高くなる。
 上記分散剤は、水素結合性を有する水素原子を含む官能基を有することが好ましい。上記分散剤が水素結合性を有する水素原子を含む官能基を有することで、硬化物の熱伝導性及び耐電圧性がより一層高くなる。上記水素結合性を有する水素原子を含む官能基としては、例えば、カルボキシル基(pKa=4)、リン酸基(pKa=7)、及びフェノール基(pKa=10)等が挙げられる。
 上記水素結合性を有する水素原子を含む官能基のpKaは、好ましくは2以上、より好ましくは3以上、好ましくは10以下、より好ましくは9以下である。上記官能基のpKaが上記下限以上であると、上記分散剤の酸性度が高くなりすぎない。従って、第1,第2の硬化性組成物及び硬化前の第1,第2の絶縁層の貯蔵安定性がより一層高くなる。上記官能基のpKaが上記上限以下であると、上記分散剤としての機能が充分に果たされ、硬化物の熱伝導性及び耐電圧性がより一層高くなる。
 上記水素結合性を有する水素原子を含む官能基は、カルボキシル基又はリン酸基であることが好ましい。この場合には、硬化物の熱伝導性及び耐電圧性がさらに一層高くなる。
 上記分散剤としては、具体的には、例えば、ポリエステル系カルボン酸、ポリエーテル系カルボン酸、ポリアクリル系カルボン酸、脂肪族系カルボン酸、ポリシロキサン系カルボン酸、ポリエステル系リン酸、ポリエーテル系リン酸、ポリアクリル系リン酸、脂肪族系リン酸、ポリシロキサン系リン酸、ポリエステル系フェノール、ポリエーテル系フェノール、ポリアクリル系フェノール、脂肪族系フェノール、及びポリシロキサン系フェノール等が挙げられる。上記分散剤は、1種のみが用いられてもよく、2種以上が併用されてもよい。
 上記全樹脂成分X1及び上記全樹脂成分X2の合計100重量%中、上記分散剤の含有量は、好ましくは0.01重量%以上、より好ましくは0.1重量%以上、好ましくは20重量%以下、より好ましくは10重量%以下である。上記分散剤の含有量が上記下限以上及び上限以下であると、無機フィラー(C)の凝集が抑えられ、かつ硬化物の熱伝導性及び耐電圧性がより一層高くなる。上記分散剤は樹脂成分に含まれる。
 上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物は、ガラスクロス、ガラス不織布、アラミド不織布等の基材物質を含んでいてもよい。上記第1,第2の絶縁層はそれぞれ、プリプレグであってもよいが、プリプレグではないことが好ましい。上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物は、基材物質を含まないことが好ましく、特にガラスクロスを含まないことが好ましい。上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物が上記基材物質を含まない場合には、絶縁層全体の厚みが薄くなり、硬化物の熱伝導性がより一層高くなり、更に必要に応じて絶縁層にレーザー加工又はドリル穴開け加工等の各種加工を容易に行うことができる。
 さらに、上記第1,第2の絶縁層及び上記第1,第2の硬化性組成物は、必要に応じて、シランカップリング剤、酸化防止剤、イオン捕捉剤、粘着性付与剤、可塑剤、チキソ性付与剤、光増感剤及び着色剤などを含んでいてもよい。上記シランカップリング剤は樹脂成分に含まれる。
 (第1,第2の絶縁層の他の詳細)
 上記積層体の製造方法は特に限定されない。この製造方法として、例えば、熱伝導体上に、上述した第1の硬化性組成物を溶剤キャスト法等で塗工して、第1の硬化性組成物の硬化を進行させて第1の絶縁層を形成した後、該第1の絶縁層上に、上述した第2の硬化性組成物を溶剤キャスト法等で塗工して、必要に応じて第2の硬化性組成物の硬化を進行させて第2の絶縁層を形成する方法、並びに離型フィルム上に、上述した第1の硬化性組成物を溶剤キャスト法等で塗工して、第1の硬化性組成物の硬化を進行させて第1の絶縁層を形成した後、該第1の絶縁層上に、上述した第2の硬化性組成物を溶剤キャスト法等で塗工して、必要に応じて第2の硬化性組成物の硬化を進行させて第2の絶縁層を形成して積層フィルムを得た後、離型フィルムを剥離して、第1,第2の絶縁層を第1の絶縁層側から熱伝導体上に積層する方法等が挙げられる。また、第1の硬化性組成物の硬化は、第2の硬化性組成物の塗工の後に行われてもよい。第1の硬化性組成物の硬化は、第1の絶縁層が熱伝導体に積層される前に行われてもよく、積層された後に行われてもよい。また、第1,第2の絶縁層を、押出成形法により形成してもよい。また上記積層体の製造方法は、これらの方法に限定されない。
 第1の絶縁層の熱伝導率は、好ましくは3W/m・K以上、より好ましくは4W/m・K以上、更に好ましくは5W/m・K以上である。第1の絶縁層の熱伝導率が高いほど、絶縁層全体での熱伝導性が十分に高くなる。
 第2の絶縁層の熱伝導率は、好ましくは1W/m・K以上、より好ましくは1.5W/m・K以上、更に好ましくは2W/m・K以上である。第2の絶縁層の熱伝導率が高いほど、絶縁層全体での熱伝導性が十分に高くなる。
 硬化物である第1,第2の絶縁層全体での絶縁破壊電圧は、好ましくは30kV以上、より好ましくは40kV以上、更に好ましくは50kV以上、特に好ましくは80kV以上、最も好ましくは100kV以上である。絶縁破壊電圧が高いほど、積層体が例えば電力素子用のような大電流用途に用いられた場合に、絶縁性を十分に確保できる。
 (積層体)
 図1に、本発明の一実施形態に係る積層体の一例を断面図で示す。
 図1に示す積層体1は、熱伝導率が10W/m・K以上である熱伝導体2と、半硬化物又は硬化物である第1の絶縁層3と、未硬化物又は半硬化物である第2の絶縁層4とを備える。
 第1の絶縁層3は、熱伝導体2の表面に積層されている。第1の絶縁層3は、熱伝導体2の少なくとも一方の表面に積層されていればよく、2つの第1の絶縁層が、熱伝導体の両側の表面に1つずつ積層されていてもよい。第2の絶縁層4は、第1の絶縁層3の熱伝導体2側とは反対の表面に積層されている。
 第1の絶縁層3は、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含み、かつ第2の絶縁層4は、無機フィラーを67重量%以上、95重量%未満で含む。第1の絶縁層3の硬化率は50%以上であり、第2の絶縁層4の硬化率は80%未満であり、かつ第1の絶縁層3の硬化率は第2の絶縁層4の硬化率よりも大きい。
 図2に、本発明の一実施形態に係るパワー半導体モジュール用部品の製造方法により得られるパワー半導体モジュール用部品の一例を断面図で示す。
 図2に示すパワー半導体モジュール用部品11は、上述した積層体1を用いて形成されている。但し、積層体1における第1の絶縁層3が半硬化物である場合には、パワー半導体モジュール用部品11では、第1の絶縁層3は硬化されている。積層体1における第2の絶縁層4は未硬化物又は半硬化物であるのに対して、パワー半導体モジュール用部品11では、第2の絶縁層4は硬化されている。
 パワー半導体モジュール用部品11は、熱伝導率が10W/m・K以上である熱伝導体2と、硬化物である第1の絶縁層3と、硬化物である第2の絶縁層4と、導電層12と、モールド樹脂13とを備える。
 導電層12は、第2の絶縁層4の第1の絶縁層3側とは反対の表面に積層されている。熱伝導体2と第1の絶縁層3と第2の絶縁層4と導電層12とは、モールド樹脂13内に埋め込まれている。導電層12の一部は、モールド樹脂13から露出していることが好ましい。
 パワー半導体モジュール用部品11は、積層体1における第2の絶縁層4の第1の絶縁層3側とは反対の表面に導電層12を積層し、次に第2の絶縁層4を硬化させ、かつ第1の絶縁層3が半硬化物である場合に第1の絶縁層3を硬化させ、更に熱伝導体2と第1の絶縁層3と第2の絶縁層4と導電層12とをモールド樹脂13内に埋め込むことにより得られる。このとき、導電層12の一部が露出するように、熱伝導体2と第1の絶縁層3と第2の絶縁層4と導電層12とをモールド樹脂13内に埋め込むことが好ましい。また、熱伝導体2と第1の絶縁層3と第2の絶縁層4と導電層12とをモールド樹脂13内に埋め込んだ後に、第1,第2の絶縁層3,4を硬化させてもよい。例えば、モールド樹脂13の硬化時に、第1,第2の絶縁層3,4を硬化させてもよい。
 本発明に係る積層体は、パワー半導体モジュール用部品を得るために用いられる積層体であることが好ましい。また、上記積層体の用途は、上述したパワー半導体モジュール用部品に限定されない。上記積層体を用いて、例えば、両面に銅回路が設けられた積層板又は多層配線板、銅箔、銅板、半導体素子又は半導体パッケージ等の各導電層に、第1,第2の絶縁層を介して金属体が接着されている各種の電気部品を得てもよい。上記積層体は、基板上に半導体素子が実装されている半導体装置の導電層に、熱伝導体を接着するために好適に用いられる。さらに、上記積層体は、半導体素子以外の電子部品素子が基板上に搭載されている電子部品装置の導電層に、熱伝導率が10W/m・K以上である熱伝導体を接着するためにも好適に用いられる。
 上記熱伝導率が10W/m・K以上である熱伝導体は特に限定されない。上記熱伝導率が10W/m・K以上である熱伝導体としては、例えば、アルミニウム、銅、アルミナ、ベリリア、炭化ケイ素、窒化ケイ素、窒化アルミニウム及びグラファイトシート等が挙げられる。中でも、上記熱伝導率が10W/m・K以上である熱伝導体は、銅又はアルミニウムであることが好ましい。銅又はアルミニウムは、放熱性に優れている。
 以下、本発明の具体的な実施例及び比較例を挙げることにより、本発明を明らかにする。なお、本発明は以下の実施例に限定されない。

 (実施例1)
 ホモディスパー型攪拌機を用い、下記の表1に示す割合(配合単位は重量部)で各成分を配合し、混練し、第1の絶縁層を形成するための第1の硬化性組成物、及び第2の絶縁層を形成するための第2の硬化性組成物を調製した。
 上記第1の硬化性組成物を厚み50μmの離型PETシート上に塗工し、90℃のオーブン内で30分乾燥して、PETシート上に厚み80μmの第1の絶縁層を作製した。また、上記第2の硬化性組成物を厚み50μmの離型PETシート上に塗工し、90℃のオーブン内で30分乾燥して、PETシート上に厚み80μmの第2の絶縁層を作製した。
 得られた第1の絶縁層を厚さ0.5mmの銅板上に熱ラミネーターを用いて貼り合わせた後に200℃で1時間(第1の硬化性組成物の硬化条件)硬化させた。その後、第1の絶縁層上に第2の絶縁層を熱ラミネーターを用いて貼り合わせた後に、130℃で3分間硬化(第2の硬化性組成物の硬化条件)させて、積層体を作製した。
 また、得られた積層体を用いて、積層体の第2の絶縁層側に、厚み35μmの電解銅箔を、1MPaの圧力で押し付けながら、200℃で1時間加熱して、積層構造体を得た。
 (実施例2~54及び比較例1~7)
 第1,第2の硬化性組成物に用いた各成分の種類及び配合量、第1,第2の硬化性組成物の硬化条件、第1,第2の絶縁層の厚み、積層体を得る際に用いた銅板の厚みを下記の表1~12に示すようにしたこと以外は、実施例1と同様にして第1,第2の硬化性組成物を調製し、積層体及び積層構造体を作製した。
 (評価)
 (1)積層体における硬化前の未硬化物又は半硬化物である第2の絶縁層の130℃での粘度
 積層体の第2の絶縁層を、直径2cmの円板状に加工した。回転型動的粘弾性測定装置(レオロジカ・インスツルメンツ社製「VAR-100」)を用いて、第2の絶縁層の130℃での粘度を、直径2cmのパラレル型プレートにより、オシレーション歪み制御モード、開始応力10Pa、周波数1Hz及び歪み1%の条件で、23℃から昇温速度8℃/分の条件で加熱しながら測定した。
 (2)熱伝導率
 積層体の第1の絶縁層及び第2の絶縁層を取り出した。熱伝導率計(京都電子工業社製「迅速熱伝導率計QTM-500」)を用いて、第1の絶縁層の熱伝導率及び第2の絶縁層の熱伝導率を測定した。
 (3)硬化物である第2の絶縁層に対する導電層の剥離強度
 得られた積層構造体の電解銅箔を10mm幅にエッチングした。その後、第2の絶縁層から電解銅箔を90度の角度で50mm/分の引っ張り速度で剥離した際の引き剥がし強さを測定した。
 (4)第1の絶縁層の熱線膨張率
 積層体における第1の絶縁層を3mm×25mmの大きさに切り出した。第1の絶縁層が硬化物である場合には、その硬化物をテストサンプルとした。第1の絶縁層が半硬化物である場合に、第1の絶縁層を200℃のオーブン内で1時間硬化させ、硬化物であるテストサンプルを作製した。TMA装置(SIIナノテクノロジー社製「TMA/SS7000」)を用いて、得られたテストサンプルを10℃/分の昇温速度で320℃まで1回昇温した後、-45℃まで冷却し、次に-45℃から130℃まで10℃/分で昇温した時の温度-TMA直線の傾きを測定し、その逆数を-45~130℃での熱線膨張率として算出した。
 (5)絶縁破壊電圧(耐電圧性)
 積層体の第1,第2の絶縁層を取り出した。第1,第2の絶縁層を100mm×100mmの大きさに切り出して、テストサンプルを得た。得られたテストサンプルを200℃のオーブン内で1時間硬化させ、硬化物である絶縁層を得た。耐電圧試験器(EXTECH Electronics社製「MODEL7473」)を用いて、絶縁層間に1kV/秒の速度で電圧が上昇するように、交流電圧を印加した。絶縁層が破壊した電圧を、絶縁破壊電圧とした。
 (6)積層体の反り
 積層体を10mm×500mmの大きさに加工して、銅板側を下に向けて水平な台の上に置いて、積層体の上面の高さの最大値と最小値との差を積層体の反りとして評価した。積層体の反りを下記の基準で判定した。

 (7)絶縁層の貯蔵安定性
 得られた積層構造体の電解銅箔を10mm幅にエッチングした。その後、積層構造体を40℃のオーブン内で1ヶ月放置した。次に、第2の絶縁層から電解銅箔を90度の角度で50mm/分の引っ張り速度で剥離した際の引き剥がし強さを測定した。
 上記(3)硬化物である第2の絶縁層に対する導電層の剥離強度での測定値(初期値)に対して、40℃で1ヶ月放置した後の剥離強度の測定値がどの程度保持されているかを評価した。絶縁層の貯蔵安定性を下記の基準で判定した。

 (8)加工性
 積層体を直径2.0mmのドリル(ユニオンツール社製「RA series」)を用いて、回転数30000及びテーブル送り速度0.5m/分の条件でルーター加工した。ばりが発生するまでの加工距離を測定した。加工性を以下の基準で評価した。

 △:ばりが発生することなく1m以上、5m未満加工可能
 ×:1m未満の加工により、ばりが発生
 (9)難燃性
 積層体を200℃のオーブン内で1時間硬化させた。硬化物である第1,第2の絶縁層を13cm×12.5cmの大きさに切り出し、試験片を得た。UL94規格に準拠して、長さ方向が上下方向となるように垂直に保持した試験片の下端にガスバーナーの炎を10秒接炎させて、燃焼が止まったら更に10秒接炎させ、試験片の燃焼の程度を調べた。難燃性を下記の基準で判定した。

 (10)放熱性
 積層体を200℃のオーブン内で1時間硬化させた。硬化後の積層体を硬化物である第2の絶縁層側から、同じサイズの60℃に制御された表面平滑な発熱体に196N/cmの圧力で押し付けた。銅板の表面の温度を熱伝対により測定した。放熱性を下記の基準で判定した。

 ○:発熱体と銅板の表面の温度差が3℃を超え、6℃以下
 △:発熱体と銅板の表面の温度差が6℃を超え、10℃以下
 ×:発熱体を銅板の表面の温度差が10℃を超える
 配合成分及び結果を下記の表1~12に示す。なお、下記の表7~12において、*1は、第1の絶縁層又は第2の絶縁層中での「破砕フィラーと球状フィラーとの合計の含有量:板状フィラーの含有量」を示す。*2は、第1の絶縁層中での硬化性化合物(A)100重量%中の多環式芳香族骨格を有する硬化性化合物の含有量(重量%)を示す。また、下記の表7~12において、用いた銅板の厚みの欄に「○」を付した。

Claims (19)

  1.  熱伝導率が10W/m・K以上である熱伝導体と、
     前記熱伝導体の表面に積層されており、かつ半硬化物又は硬化物である第1の絶縁層と、
     前記第1の絶縁層の前記熱伝導体側とは反対の表面に積層されており、かつ未硬化物又は半硬化物である第2の絶縁層とを備え、
     前記第1の絶縁層が、熱伝導率が10W/m・K以上である無機フィラーを86重量%以上、97重量%未満で含み、かつ前記第2の絶縁層が、無機フィラーを67重量%以上、95重量%未満で含み、
     前記第1の絶縁層の硬化率が50%以上であり、前記第2の絶縁層の硬化率が80%未満であり、かつ前記第1の絶縁層の硬化率が前記第2の絶縁層の硬化率よりも大きい、積層体。
  2.  前記第1の絶縁層100重量%中の前記無機フィラーの含有量が、前記第2の層100重量%中の前記無機フィラーの含有量よりも多い、請求項1に記載の積層体。
  3.  パワー半導体モジュール用部品を得るために用いられる積層体である、請求項1又は2に記載の積層体。
  4.  前記第1の絶縁層100重量%中の前記無機フィラーの含有量が、前記第2の層100重量%中の前記無機フィラーの含有量よりも多く、
     パワー半導体モジュール用部品を得るために用いられる積層体である、請求項1に記載の積層体。
  5.  前記第1の絶縁層が硬化物である場合に硬化物である前記第1の絶縁層の熱線膨張率が20ppm/℃以下であり、
     前記第1の絶縁層が半硬化物である場合に硬化後の硬化物である前記第1の絶縁層の熱線膨張率が20ppm/℃以下である、請求項1~4のいずれか1項に記載の積層体。
  6.  前記第2の絶縁層の130℃での粘度が1000Pa・s以上、20000Pa・s以下である、請求項1~5のいずれか1項に記載の積層体。
  7.  前記第2の絶縁層の厚みの前記第1の絶縁層の厚みに対する比が、0.3以上、1以下である、請求項1~6のいずれか1項に記載の積層体。
  8.  前記第1の絶縁層に含まれている前記無機フィラーの最大粒子径が50μm以下であり、かつ前記第2の絶縁層に含まれている前記無機フィラーの最大粒子径が50μm以下である、請求項1~7のいずれか1項に記載の積層体。
  9.  前記第1の絶縁層に含まれている前記無機フィラーが、アルミナ、結晶性シリカ、窒化ホウ素及び窒化アルミニウムからなる群から選択された少なくとも1種である、請求項1~8のいずれか1項に記載の積層体。
  10.  前記第1の絶縁層に含まれている前記無機フィラー、及び、前記第2の絶縁層に含まれている前記無機フィラーがそれぞれ、アルミナ、結晶性シリカ、窒化ホウ素及び窒化アルミニウムからなる群から選択された少なくとも1種である、請求項1~9のいずれか1項に記載の積層体。
  11.  前記第1の絶縁層に含まれている前記無機フィラーが、アルミナ、結晶性シリカ及び窒化ホウ素からなる群から選択された少なくとも1種である、請求項1~10のいずれか1項に記載の積層体。
  12.  前記第1の絶縁層が、環状エーテル基を有する硬化性化合物と硬化剤とを用いて形成されている、請求項1~11のいずれか1項に記載の積層体。
  13.  前記第1の絶縁層に用いられている硬化剤が、融点が180℃以上であるアミン硬化剤である、請求項12に記載の積層体。
  14.  前記第1の絶縁層に用いられている前記環状エーテル基を有する硬化性化合物が、環状エーテル基及び多環式芳香族骨格を有する硬化性化合物を含む、請求項12又は13に記載の積層体。
  15.  前記多環式芳香族骨格がビフェニル骨格である、請求項14に記載の積層体。
  16.  前記第2の絶縁層が、環状エーテル基を有する硬化性化合物と硬化剤とを用いて形成されている、請求項1~15のいずれか1項に記載の積層体。
  17.  前記第2の絶縁層に用いられている硬化剤が、融点が180℃以上であるアミン硬化剤である、請求項16に記載の積層体。
  18.  前記熱伝導体の厚みが100μm以上、1mm以下である、請求項1~17のいずれか1項に記載の積層体。
  19.  請求項1~18のいずれか1項に記載の積層体を用いて、
     前記積層体における前記第2の絶縁層の前記第1の絶縁層側とは反対の表面に導電層を積層する工程と、
     前記第2の絶縁層を硬化させ、かつ前記第1の絶縁層が半硬化物である場合に前記第1の絶縁層を硬化させる工程と、
     前記熱伝導体と前記第1の絶縁層と前記第2の絶縁層と前記導電層とをモールド樹脂内に埋め込む工程とを備える、パワー半導体モジュール用部品の製造方法。
