Abstract

정전 척은 베이스 기재와, 베이스 기재 상에 배치된 유전층, 유전층 내에 배치되고 정전기력을 발생시키는 전극층, 베이스 기재와 유전층 사이에 배치되고, 유전층의 열팽창 계수와 차이가 약 1.4× 10-6/℃ 내지 약 5.5× 10-6/℃ 정도인 열팽창 계수를 갖는 접착층을 포함할 수 있다. 접착층이 베이스 기재와 유전층 사이의 열팽창률 차이로 인한 열응력을 억제할 수 있으므로, 정전 척의 신뢰성 및 안정성을 향상시킬 수 있다.
