Description
본 개시(Disclosure)는 전체적으로 반도체 발광부 연결체에 관한 것으로, 복수의 반도체 발광부가 직렬 및/또는 병렬 연결된 연결체에 관한 것이다.
여기서는, 본 개시에 관한 배경기술이 제공되며, 이들이 반드시 공지기술을 의미하는 것은 아니다(This section provides background information related to the present disclosure which is not necessarily prior art).
도 1은 발광 다이오드를 이용하는 램프의 일 예를 나타내는 도면으로서, 조명(100)은 정류기(110), 레귤레이터(120) 및 직렬로 연결된 복수의 발광 다이오드(A,B)를 가지는 램프부(130)를 포함한다. 공급된 전원은 정류 및 평활화를 거쳐 직렬로 연결된 복수의 발광 다이오드(A,B)로 공급된다.

도 5는 본 개시에 따른 반도체 발광부 연결체의 일 예를 나타내는 도면으로서, 발광부(A)와 발광부(B)가 연결판(30)에 의해 직렬 연결되어 연결체를 형성하고 있다. 여기서 발광부(A)와 발광부(B)는 도 4의 발광부(A,B)와 달리 별개의 칩 공정을 통해 제조되는 개별의 칩이다. 따라서 복잡한 공정없이 단순히 연결판(30)에 부착함으로써, 연결체를 이루게 된다.
연결판(30)은 도전막(31)을 통해 발광부(A,B)를 전기적으로 연결해도 좋지만, 연결판(30)이 전도성 물질인 경우에 도전막(31)이 생략되어도 좋다. 연결판(30)은 PCB일 수 있으며, 패키지인 경우에, 리드 프레임일 수 있고, 도전 패턴이 형성된 판이어도 좋고, 실리콘과 같은 반도체에 도핑으로 패턴을 형성해도 좋고, 도전막(31)이 형성된 서브마운트여도 좋고, 도전막(31)과 연결판(30) 사이에 서브마운트가 구비되어도 좋다(이 구성은 도 8의 구성에 유용할 수 있다.). 그렇지만, 연결판(30)의 양 발광부(A,B)의 제조 공정에서 동시에 결합되는 것은 아니며, 그럴 수도 없다. 예를 들어 도전막(31)은 접착성, 열전도성, 광학적 반사성, 및 전기전도성을 구비하는 것을 특징으로 하는 물질계(material system)로서 Ag, Al, Au, Cu, Pd, Ni, Pt, Rh, Mo, Si, Ge, Sn, In;로 구성된 물질 또는 이들 중 적어도 하나를 포함한 합금, 복합체, 고용체로 형성될 수 있으며, 연결판(30)은 열전도성, 구조적 안정성, 접착성을 구비하는 것을 특징으로 하는 물질계(material system)로서 Al, Cu, Si, C, Mo, Be로 구성된 물질 또는 이들 중 적어도 하나를 포함한 산화물(Oxide), 질화물(Nitride), 탄화물(Carbide)로 형성될 수 있다.
발광부(A)는 소위 수직 구조 발광 다이오드이다. 여기서, 수직 구조 발광 다이오드는 반도체층(11,12,13)을 적절한 기판(예: 사파이어, SiC, Si, AlN, AlGaN, GaN) 위에 성장(예: MOCVD법)시킨 다음, 기판을 레이저 또는 습식 식각을 통해 제거하고, 반도체층(11,13)의 양측에 전극(14,15)을 형성한 발광 다이오드를 말한다. 활성층(13)은 전자와 정공의 재결합을 이용해 빛을 생성한다. 자외선, 청색, 녹색의 발광을 위해 활성층(13)의 물질로 주로 3족 질화물 반도체(예: InGaN, GaN, AlGaInN)가 사용된다. 빛을 방출하는 측인 반도체층(13)이 주로 n형이 되고, 반대측인 반도체층(11)이 p층이 되지만, 그 반대로 형성되어도 좋다. 전극(15)은 반도체층(11)으로 전류를 확산하는 기능을 하며, 투광성이여도 좋고, 반사막으로 기능하여도 좋다. 생략될 수도 있다. 기판을 제거하는 공정 등에 소자를 보호하기 위해 지지 기판(16)이 사용된다. 예를 들어, 전극(15)은 Ag, Al, Pd, Cu, Pt, Ni, Au, In2O3:(Sn, Mo, Ti, F, Zn), ZnO:(Al, In, Ga), SnO2:(Sb, F), NiO, CuAlO2 일 수 있으며, 지지 기판(16)은 Si, Ge, GaAs 웨이퍼, 또는 W, Mo, Al, Ag, Cu, Ni, Au, Si, C 성분 중 적어도 하나를 포함하고 있는 전기전도성 합금, 복합체, 고용체, 다층 구조인 라미네이트(Laminate) 물질계일 수 있다. 또한 도 5에 미도시 되었지만, 전극(15)과 지지 기판(16) 사이에 접착성을 갖는 물질(층)과 물질간 확산 이동을 방지하는 물질(층)이 적용되는 것이 바람직하다.
발광부(B)는 발광부(A)와 달리, 성장에 사용되는 기판(27)이 제거되지 않은 형태의 발광 다이오드이다. 반도체층(23)이 반도체층(13)에 대응하고, 반도체층(22)이 반도체층(12)에 대응한다. 전극(25)은 반도체층(21)으로 전류를 확산하는 기능을 하며, 생략될 수도 있다. 그렇지만, 생략 시 소자의 기능이 많이 저하되므로, 현재 사용되고 있는 대부분의 소자는 전극(25)을 구비한다. 전극(25)은 ITO와 같은 투광성 물질로 형성된다. 전극(24)은 기판(27)을 관통하여 반도체층(23)에 연결되어 있다. 반도체층(28)은 기판(27)과 반도체층(21,22,23)의 결정성 향상을 위해 일반적으로 구비된다. 현재 반도체층 성장 기술을 고려할 때(p형 반도체층을 기판(27)에 위에 바로 성장시키는 것이 쉽지 않다.) 일반적으로 발광부(A)에서 반도체층(13)이 n형이 되며, 발광부(B)에서 반도체층(21)이 p형이 된다. 이때, 발광부(A,B)의 직렬 연결을 위해, 반도체층(23)은 n형이 된다.
발광부(A,B)는 주로 발광 다이오드이지만, 레이저 다이오드여도 좋다.
여기서 발광부(A) 아래의 도전막(31)과 연결판(30)의 도통 영역을 도전부(a)라 하고, 발광부(B) 아래의 도전막(31)과 연결판(30)의 도통 영역을 도전부(b)라 한다.
이러한 구성을 통해, 도 3에 도시된 발광소자에서와 같이 발광부(A,B)를 와이어(330)로 연결하지 않고도, 독립된 2개의 발광부(A,B)를 직렬 연결할 수 있게 된다.
도 6은 본 개시에 따른 반도체 발광부 연결체의 다른 예를 나타내는 도면으로서, 발광부(B)에서, 반도체층(21,22,23)이 식각되어 노출된 영역으로 전극(24)이 기판(27)을 관통하여 이어져 있고, 여기에 전극(29)이 형성되어 있다. 전극(29)을 구비함으로써, 반도체층(23)으로 전류 공급이 더욱 원활해질 수 있다.
도 7은 본 개시에 따른 반도체 발광부 연결체의 또다른 예를 나타내는 도면으로서, 발광부(B)가 발광부(A)와 동일한 에피 구조(11,12,13)를 가지지만, 전극 형성의 구조를 달리한다. 발광부(A)에서, 반도체층(13)에 전기를 공급하는 전극(14)이 반도체층(13) 위에 형성되어 있지만, 발광부(B)에서 전극(14)이 반도체층(11)에 전기를 공급하는 전극(15)과 지지 기판(16) 사이에 위치한다. 전극(14)과 전극(16)의 절연과, 에피 구조(11,12,13)를 관통하여 반도체층(13)에 전기를 공급하기 위하여, 절연막(18; 예: SiO2, SiNx, 또는 Al2O3)이 형성되어 있다. 전극(17)은 전극(15)에 와이어 본딩을 위한 패드로 기능한다. 전극(15)이 반사막으로 기능하여도 좋고, 지지 기판(16)이 반사막으로 기능하여도 좋으며, 도전막(31)이 반사막으로 기능하여도 좋고, 지지 기판(16)과 도전막(31) 사이에 별도의 금속층, 브래그 리플렉터(DBR) 또는 전방위 리플렉터(ODR)를 반사막을 형성하여도 좋다. 이러한 구성은 도 1과 같은 발광부(A,B) 간의 직렬 연결을 구성함에 있어, 도 2에 도시된 구성과 달리 발광부(A,B)간의 칩 공정에서 금속막(270)을 이용한 전기적 연결을 필요로 하지 않으며, 도 3에 도시된 구성과 달리 추가의 와이어(330) 본딩을 필요로 하지 않고, 도 4에 도시된 구성과 달리 에피 구조(410,420,430)와 기판(493) 사이에서 복잡한 칩 공정을 필요로 하지 않는 이점을 가진다. 도 5 및 도 6에 도시된 구성과 비교할 때, 기판(27)이 제거되어 있으므로, 연결판(30)을 통한 열방출 능이 뛰어날 뿐만 아니라, 전극(26)에 의한 빛 흡수를 제거할 수 있으며, 전극(25)에 의한 빛 흡수를 제거할 수 있는 구조가 가능하다. 또한 발광부(B)에서, 활성층(12) 아래에 와이어 본딩을 위한 전극(17)이 위치하므로, 와이어에 의한 빛의 흡수도 제거하는 구조가 가능하다.
도 8은 본 개시에 따른 반도체 발광부 연결체의 또다른 예를 나타내는 도면으로서, 연결판(30)이 서로 전기적으로 분리된 도전막(31A)과 도전막(31B)을 구비한다. 발광부(A,B)의 직렬 연결은 와이어(32)에 의해 이루어진다. 이러한 구성을 통해, 하나의 와이어(32) 본딩에 의해 직렬 연결된 반도체 발광부 연결체를 구성할 수 있게 된다. 이러한 구성은 도 7에 도시된 연결체의 장점을 그대로 가진다. 여기서 발광부(A) 아래의 도전막(31A)과 연결판(30)의 도통 영역을 도전부(a)라 하고, 발광부(B) 아래의 도전막(31B)과 연결판(30)의 도통 영역을 도전부(b)라 한다.
도 9는 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 일 예를 나타내는 도면으로서, 반도체 발광부 연결체(A,B,30)가 하판(41) 위에 놓여 있고, 이를 봉지제(50; 예: 형광체가 함유된 에폭시 수지)가 둘러싸고 있다. 하판(41)의 상부에는 (+)단자와 (-)단자가 구비되어 있으며, 하판(41)의 하부에는 별도의 히트싱크(42)가 구비될 수 있다. 하판(41)은 전기 배선을 포함하는 한편, 반사판으로 기능할 수 있다. 이러한 하판(41)의 전형적인 예는 PCB이다. 이 적용예는 패키지, COB(Chips on Board), 조명용 램프 등일 수 있다. 이러한 구성을 통해, 본 개시에 따른 반도체 발광부 연결체(A,B,30)를 하판(41)에 붙인 후, 단순히 (+)단자와 (-)단자에 연결함으로써, 도 1에 도시된 것과 같은 직렬 연결을 구현해 낼 수 있게 된다. 연결판(30)이 하판(41)으로 이용될 수 있으며, 이때 연결판(30)이 도전막(31)에 해당하게 된다. 봉지제(50)를 적용하기에 앞서 형광체가 컨포멀 코팅(conformal coating)될 수 있다. 이는 형광체 소모량 감소 및 공정 시간 단축 등의 이점을 가진다.
도 10은 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 다른 예를 나타내는 도면으로서, 도 8에 도시된 반도체 발광부 연결체(A,B,30,31A,31B,32)를 이용하여, 하나의 와이어(32) 만으로 패키지, 램프 등을 구현할 수 있게 된다. 미설명 동일 부호에 대한 설명은 생략한다.
도 11은 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 또다른 예를 나타내는 도면으로서, 도 8에 도시된 연결체(A,B,30,31)와 도 9에 도시된 연결체(A,B,30,31A,31B,32)가 함께 적용되어 패키지, 램프 등이 구현되어 있다. 이러한 구성을 통해, 두 개의 와이어만으로 3개의 독립된 칩을 직렬 연결할 수 있게 된다. 연결체(A,B,30,31)를 하나의 독립된 부품(component)으로 본다면, 두 개의 부품을 하판(41,42)에 올려 놓음으로써, 3개의 독립된 칩을 직렬 연결할 수 있게 된다.
도 12는 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 또다른 예를 나타내는 도면으로서, 도전막(31B)에 하나의 발광부(B)를 올려서 3개의 독립된 칩(A,B,A)을 직렬 연결할 수 있게 된다. 미설명 동일 부호에 대한 설명은 생략한다.
도 13은 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 또다른 예를 나타내는 도면으로서, 4개의 칩을 직렬 연결한 예를 도시하고 있다.
도 14는 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 또다른 예를 나타내는 도면으로서, 이러한 구성을 통해, 두 개의 와이어(32,32)만으로 4개의 독립된 칩을 직렬 연결할 수 있게 된다.
도 15는 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 또다른 예를 나타내는 도면으로서, 도전막(31A)과 도전막(31B)에 복수의 발광부(A,B)를 올려 놓음으로써, 각각의 도전막(31A,31B)에서 발광부의 어레이(array)를 형성할 수 있게 된다.
도 16은 본 개시에 따른 반도체 발광부 연결체의 적용(application)의 또다른 예를 나타내는 도면으로서, 발광부(A)와 발광부(B)가 도전막(31) 위에 놓여 있으며, 별도의 도선(a conducting line; 39)이 구비되어 있다. 도선(39)과 발광부(A) 및 발광부(B) 각각이 각각의 와이어(32,32)에 의해 연결되어 있다. 도선(39)을 도입함으로써, 발광부(A)와 발광부(B)가 도전막(31)에 의해 연결된 기본 구성을 유지하면서, 발광부(A,A)들 사이 내지는 발광부(B,B)들 사이에는 병렬 연결을 만들 수 있게 된다. 교류 전원(60)에 연결되면, (+) 파형을 일 때, 발광부(A,A)들이 교류 전원(60)의 (-)측에 연결되고, 발광부(B,B)들이 교류 전원(60)의 (+)측에 연결된다. (-) 파형일 때, 발광부(A,A)들이 교류 전원(60)의 (+)측에 연결되고, 발광부(B,B)들이 교류 전원(60)의 (-)측에 연결된다. 이러한 구성을 통해, 브릿지 다이오드를 이용하지 않고도 교류의 양 파형에서 사용이 가능해진다.
이하 본 개시의 다양한 실시 형태에 대하여 설명한다.
(1) 반도체 발광부 연결체에 있어서, 제1 도전성을 가지는 제1 반도체층, 제1 도전성과 다른 제2 도전성을 가지는 제2 반도체층, 그리고 제1 반도체층과 제2 반도체층 사이에 위치하는 활성층을 가지는 제1 발광부;로서, 그 하부에 전류 공급층이 형성되어 있는 제1 발광부; 제1 도전성을 가지는 제1 반도체층, 제1 도전성과 다른 제2 도전성을 가지는 제2 반도체층, 그리고 제1 반도체층과 제2 반도체층 사이에 위치하는 활성층을 가지는 제2 발광부;로서, 그 하부에 제2 발광부 내로 이어져 있는 전류 공급층이 형성되어 있는 제2 발광부; 제1 발광부와 제2 발광부가 고정되는 연결판;으로서, 제1 발광부가 놓이는 도전부와 제2 발광부가 놓이는 도전부를 가지는 연결판; 그리고, 제1 발광부의 제1 반도체층 및 제2 반도체층 중 하나와, 이와 다른 도전성을 가지는 제2 발광부의 제1 반도체층 및 제2 반도체층 중의 하나를 전기적으로 연결하는 전기적 패스(a electric pass);를 포함하는 것을 특징으로 하는 반도체 발광부 연결체. 제1 도전성이 n형인 경우에, 제2 도전성이 p형이 된다. 제1 도전성이 p형인 경우에, 제2 도전성이 n형이 된다. 발광부는 발광 다이오드 또는 레이저 다이오드일 수 있다. 전류 공급층은 전극(14), 전극(15), 지지 기판(16), 전극(24)에 의해 형성될 수 있으며, 발광부에 충분한 전류 공급이 가능하다면, 반드시 발광부의 하면 전체에 형성되어야 하는 것은 아니다.
(2) 제2 발광부의 도전부가 활성층의 아래까지 이어져 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 5 및 도 6에 잘 나타나 있다.
(3) 전기적 패스가 연결판에 형성되어 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 5, 도 6 및 도 7에 잘 나타나 있다.
(4) 제2 발광부의 도전부가 활성층의 위까지 이어져 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 7 및 도 8에 잘 나타나 있다.
(5) 전기적 패스가 와이어에 형성되어 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 8에 잘 나타나 있다.
(6) 연결판에서 제1 발광부와 제2 발광부는 전기적으로 절연되어 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 8에 잘 나타나 있다.
(7) 제2 발광부가 활성층 아래에서 와이어(the wire)가 본딩되는 전극을 포함하는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 7 및 도 8에 잘 나타나 있다.
(8) 제1 발광부와 제2 발광부가 두 개의 와이어에 의해 외부와 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 9에 잘 나타나 있다.
(9) 제1 발광부와 제2 발광부가 제1 발광부의 도전부와 제2 발광부의 도전부를 통해 외부와 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 10에 잘 나타나 있다.
(10) 제1 발광부와 동일한 구조의 제3 발광부;를 포함하며, 제3 발광부가 제2 발광부와 와이어(a wire)에 의해 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 11에 잘 나타나 있다.
(11) 제2 발광부와 동일한 구조의 제3 발광부;를 포함하며, 제3 발광부가 제1 발광부와 와이어(a wire)에 의해 전기적으로 연결되어 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 12에 잘 나타나 있다.
(12) 제2 발광부와 동일한 구조의 제4 발광부;를 포함하며, 제4 발광부가 제3 발광부의 도전부와 전기적으로 연결되어 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 13에 잘 나타나 있다.
(13) 제1 발광부와 동일한 구조의 제4 발광부;를 포함하며, 제4 발광부가 제2 발광부와 와이어(a wire)에 의해 전기적으로 연결되어 있는 것을 특징으로 하는 반도체 발광부 연결체. 이러한 구성은 도 14에 잘 나타나 있다.
(14) 제1 발광부의 제1 반도체층 및 제2 반도체층 중 나머지 하나와, 제2 발광부의 제1 반도체층 및 제2 반도체층 중의 나머지 하나를 전기적으로 연결하는 도선(a conducting line);을 포함하며, 전기적 패스가 교류 전원의 (+)측 및 (-)측 중의 하나로 연결되고, 도선이 교류 전원의 (+)측 및 (-)측 중의 나머지 하나로 연결되는 것을 특징으로 하는 반도체 발광소자 연결체. 이러한 구성은 도 16에 잘 나타나 있다.
(15) 제1 발광부의 제1 반도체층 및 제2 반도체층 중 나머지 하나는 도선과 와이어(a wire)로 연결되며, 제2 발광부의 제1 반도체층 및 제2 반도체층 중의 나머지 하나는 도선과 와이어(a wire)로 연결되는 것을 특징으로 하는 반도체 발광소자 연결체. 이러한 구성은 도 16에 잘 나타나 있다.
(16) 도 7 내지는 도 14에 도시된 연결 구조가 복수 개 사용된 반도체 발광소자 연결체. 이는 COB 및 조명용 LED 모듈 등에 특히 적합하다.
본 개시에 따른 하나의 반도체 발광부 연결체에 의하면, 용이하게 발광부의 직렬 연결이 가능하다.
또한 본 개시에 따른 하나의 반도체 발광부 연결체에 의하면, 용이하게 발광부의 병렬 연결이 가능하다.
또한 본 개시에 따른 다른 반도체 발광부 연결체에 의하면, 고전류, 고전력 발광 다이오드 또는 레이저 다이오드 패키지, COB, 램프의 제조가 가능해진다.
또한 본 개시에 따른 또다른 반도체 발광부 연결체에 의하면, 열방출 능이 향상된 반도체 발광부 연결체의 제조가 가능하다.
Claims (20)
- 반도체 발광부 연결체에 있어서,제1 도전성을 가지는 제1 반도체층, 제1 도전성과 다른 제2 도전성을 가지는 제2 반도체층, 그리고 제1 반도체층과 제2 반도체층 사이에 위치하는 활성층을 가지는 제1 발광부;로서, 그 하부에 전류 공급층이 형성되어 있는 제1 발광부;제1 도전성을 가지는 제1 반도체층, 제1 도전성과 다른 제2 도전성을 가지는 제2 반도체층, 그리고 제1 반도체층과 제2 반도체층 사이에 위치하는 활성층을 가지는 제2 발광부;로서, 그 하부에 제2 발광부 내로 이어져 있는 전류 공급층이 형성되어 있는 제2 발광부;제1 발광부와 제2 발광부가 고정되는 연결판;으로서, 제1 발광부가 놓이는 도전부와 제2 발광부가 놓이는 도전부를 가지는 연결판; 그리고,제1 발광부의 제1 반도체층 및 제2 반도체층 중 하나와, 이와 다른 도전성을 가지는 제2 발광부의 제1 반도체층 및 제2 반도체층 중의 하나를 전기적으로 연결하는 전기적 패스(a electric pass);를 포함하는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 1에 있어서,제2 발광부의 도전부는 활성층의 아래까지 이어져 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 2에 있어서,전기적 패스는 연결판에 형성되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 1에 있어서,제2 발광부의 도전부는 활성층의 위까지 이어져 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 4에 있어서,전기적 패스는 연결판에 형성되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 4에 있어서,전기적 패스는 와이어에 형성되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 6에 있어서,연결판에서 제1 발광부와 제2 발광부는 전기적으로 절연되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 6에 있어서,제2 발광부는 활성층 아래에서 와이어(the wire)가 본딩되는 전극을 포함하는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 4에 있어서,제1 발광부에서 제2 반도체층이 활성층을 기준으로 전류 공급층의 반대 측에 위치하며,제2 발광부에서 제2 반도체층이 활성층을 기준으로 전류 공급층의 반대 측에 위치하고,제1 발광부의 제1 반도체층과 제2 발광부의 제1 반도체층은 성장에 이용되는 기판이 제거되어 각각의 전류 공급층과 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 9에 있어서,제1 발광부의 제2 반도체층과 제2 발광부의 제2 반도체층은 n형 도전성을 가지는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 5에 있어서,제1 발광부에서 제2 반도체층이 활성층을 기준으로 전류 공급층의 반대 측에 위치하며, 제2 반도체층은 n형 도전성을 가지고,제2 발광부에서 제2 반도체층이 활성층을 기준으로 전류 공급층의 반대 측에 위치하며, 제2 반도체층은 n형 도전성을 가지고,제1 발광부의 제1 반도체층과 제2 발광부의 제1 반도체층은 성장에 이용되는 기판이 제거되어 각각의 전류 공급층과 전기적으로 연결되어 있으며,제2 발광부는 활성층 아래에서 와이어(a wire)가 본딩되는 전극을 포함하는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 7에 있어서,제1 발광부에서 제2 반도체층이 활성층을 기준으로 전류 공급층의 반대 측에 위치하며, 제2 반도체층은 n형 도전성을 가지고,제2 발광부에서 제2 반도체층이 활성층을 기준으로 전류 공급층의 반대 측에 위치하며, 제2 반도체층은 n형 도전성을 가지고,제1 발광부의 제1 반도체층과 제2 발광부의 제1 반도체층은 성장에 이용되는 기판이 제거되어 각각의 전류 공급층과 전기적으로 연결되어 있으며,제2 발광부는 활성층 아래에서 와이어(the wire)가 본딩되는 전극을 포함하는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 5에 있어서,제1 발광부와 제2 발광부는 두 개의 와이어에 의해 외부와 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 6에 있어서,제1 발광부와 제2 발광부는 제1 발광부의 도전부와 제2 발광부의 도전부를 통해 외부와 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 13항에 있어서,제1 발광부와 동일한 구조의 제3 발광부;를 포함하며,제3 발광부가 제2 발광부와 와이어(a wire)에 의해 전기적으로 연결되는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 14에 있어서,제2 발광부와 동일한 구조의 제3 발광부;를 포함하며,제3 발광부는 제1 발광부와 와이어(a wire)에 의해 전기적으로 연결되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 15에 있어서,제2 발광부와 동일한 구조의 제4 발광부;를 포함하며,제4 발광부는 제3 발광부의 도전부와 전기적으로 연결되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 16항에 있어서,제1 발광부와 동일한 구조의 제4 발광부;를 포함하며,제4 발광부는 제2 발광부와 와이어(a wire)에 의해 전기적으로 연결되어 있는 것을 특징으로 하는 반도체 발광부 연결체.
- 청구항 5에 있어서,제1 발광부의 제1 반도체층 및 제2 반도체층 중 나머지 하나와, 제2 발광부의 제1 반도체층 및 제2 반도체층 중의 나머지 하나를 전기적으로 연결하는 도선(a conducting line);을 포함하며,전기적 패스가 교류 전원의 (+)측 및 (-)측 중의 하나로 연결되고, 도선이 교류 전원의 (+)측 및 (-)측 중의 나머지 하나로 연결되는 것을 특징으로 하는 반도체 발광소자 연결체.
- 청구항 19에 있어서,제1 발광부의 제1 반도체층 및 제2 반도체층 중 나머지 하나는 도선과 와이어(a wire)로 연결되며, 제2 발광부의 제1 반도체층 및 제2 반도체층 중의 나머지 하나는 도선과 와이어(a wire)로 연결되는 것을 특징으로 하는 반도체 발광소자 연결체.
