Abstract
【課題】CIS太陽電池の軽量化、フレキシブル化および低コスト化をもたらすことができ、かつ光電変換効率も従来タイプのものと遜色のない電極基板を提供する。 【解決手段】Na含有量が0.001~1.000質量%、平均厚さが0.1μm以上であるCu被覆層12を有するCu被覆鋼板20の、当該Cu被覆層12上にMo皮膜(下部電極層2)を形成したCIS太陽電池用電極基板30が提供される。ここで、Cu被覆鋼板20としては、Na塩を含有するCuめっき浴を用いて得られる電気Cuめっき鋼板が適用できる。Cu被覆鋼板20のCu被覆層12を含む板厚は例えば0.02~2.00mmである。Cu被覆鋼板20の基材11である鋼としては、種々の鋼種が適用対象となるが、例えば普通鋼やフェライト系ステンレス鋼を挙げることができる。
Description
本発明は、CIS太陽電池のセルを搭載するための、金属Mo下部電極層を表面に備えた電極基板、およびその電極基板を用いたCIS太陽電池に関するものである。
CIS太陽電池は、カルコパイライト型の化合物層を光吸収層(光電変換層)とし、酸化亜鉛(ZnO)を窓層とする構造の太陽電池である。CIS太陽電池に適用されるカルコパイライト型化合物は、Cu、In、Ga、Seを基本成分とし、バンドギャップ制御のためにS(硫黄)が添加される場合もある。組成式はCu(Inx,Ga(1-x))(Sey,S(1-y))2、x=0~1、y=0~1で表される。本明細書ではこの種の化合物からなる層を「Cu(In,Ga)Se2型化合物層」と呼び、単に「CIS層」と呼ぶこともある。
図1に、従来一般的なCIS太陽電池の断面構造を模式的に例示する。基板1の表面に金属Moからなる下部電極層2が形成されている。基板1としては一般にソーダライムガラスが適用される。ソーダライムガラスにはNaが含まれており、CIS層成膜中にそのNaがCIS層へと拡散し、CIS系太陽電池の特性が向上する。下部電極層2の表面上に光吸収層としてCIS層3が形成されている。さらにその上に、CdSからなるバッファ層4を介して、窓層である酸化亜鉛層5、およびITO(酸化インジウム錫)などからなる透光性導電層6が形成されている。透光性導電層6の一部表面に金属からなる上部電極層7が設けられている。下部電極層2と上部電極層7にそれぞれ導線8が接続され、負荷9に電力が供給される。
本明細書では、CIS層3から透光性導電層6までの積層構造部分を「太陽電池セル」と呼び、下部電極層2を表面に形成するための基板部分(図1の例では基板1の部分)を単に「基板」と呼ぶ。また、太陽電池セルを表面に形成するための、上記基板と下部電極層2を合わせた積層構造部分を「電極基板」と呼ぶ。
従来一般的なCIS太陽電池では、上述のように基板1としてソーダライムガラスが用いられているため、基板の薄肉化(軽量化)を図ることが難しい。また、ソーダライムガラスは柔軟性に劣るため、太陽電池のフレキシブル化を図ることも困難である。そこで、CIS太陽電池の軽量化やフレキシブル化に対応しうる基板材料として、ポリマーフィルムや、Ti、ステンレス鋼などの金属箔体の適用が検討されている。
しかしながら、ポリマーフィルムは熱に弱いことから、CIS層を形成させるための加熱処理に十分耐えられないという問題がある(特許文献1)。耐熱性の良好なポリイミドフィルムをCIS太陽電池の基板に適用する技術も知られているが(特許文献2)、この場合でも500℃以上の加熱を伴うような工程の採用は容易ではなく、CIS層の成膜方法および成膜条件に対する制約が大きい。
一方、ステンレス鋼や普通鋼等の鋼材を基板に用いると、Fe、Crなどの鋼成分元素が高温成膜の際にCIS層へと拡散する現象が起こる。CIS層中に浸入したこれらの不純物元素は光電変換効率を低下させる要因となることから、鋼材を基板に用いることは高性能のCIS太陽電池を得る上で一般的に不利となる。Tiの箔体を基材に用いる場合には、上記のような不純物元素の悪影響は回避される。ただし、Tiの箔体は材料コストが高いため、CIS太陽電池の基板として広く採用することには無理がある。
本発明は、従来タイプのCIS太陽電池と比べて光電変換効率を大きく低下させることなく、CIS太陽電池の軽量化、フレキシブル化および低コスト化をもたらすことが可能な新しいタイプのCIS太陽電池を提供しようというものである。
発明者らの詳細な研究の結果、基板材料として鋼材を用いた場合であっても、下部電極層と鋼素地との間に金属Cu層を介在させることにより、光電変換効率を低下させるFe、Crなどの不純物元素が高温成膜中に鋼素地からCIS層へ拡散する現象を回避できることが明らかとなった。そして、Cu層を介在させる手段として、Cu被覆鋼板を基材に使用すれば、安価でかつ優れた拡散防止効果が得られることがわかった。特に、Cu被覆層中にNaを含有させ、その上に金属Mo皮膜(下部電極層)を介してCIS層を形成させると、Cu被覆層中のNaがCIS層へのNa供給源として機能し、ソーダライムガラスを使用した場合と同様に高い電池性能が得られるのである。また、Cu被覆層は、その表面に例えばスパッタリング法により形成される金属Mo皮膜(下部電極層)とも馴染みが良く、密着性において問題ないことが確認された。さらに、箔状のCu被覆鋼板を採用すれば、高強度を兼ね備えたフレキシブル基板が実現できる。本発明はこのような知見に基づいて完成したものである。
すなわち本発明では、Na含有量が0.001~1.000質量%、平均厚さが0.1μm以上(例えば0.1~20.0μm)であるCu被覆層を有するCu被覆鋼板を用いたCIS太陽電池用電極基板が提供される。Cu被覆層はNa塩を含有するめっき浴を用いた電気Cuめっき法により形成することができる。当該Cu被覆層上にはMo皮膜が形成されている。Cu被覆鋼板の、Cu被覆層を含む板厚は例えば0.02~2.00mmである。
Cu被覆鋼板の基材である鋼としては、種々の鋼種が適用対象となるが、例えば普通鋼やフェライト系ステンレス鋼を挙げることができる。その具体的な成分組成を例示すると以下のようになる。
〔普通鋼〕
質量%で、C:0.001~0.15%、Si:0.001~0.1%、Mn:0.005~0.6%、P:0.001~0.05%、S:0.001~0.5%、Al:0.001~0.5%、Ni:0.001~1.0%、Cr:0.001~1.0%、Cu:0~0.1%、Ti:0~0.5%、Nb:0~0.5%、N:0~0.05%、残部Feおよび不可避的不純物からなる鋼。
質量%で、C:0.001~0.15%、Si:0.001~0.1%、Mn:0.005~0.6%、P:0.001~0.05%、S:0.001~0.5%、Al:0.001~0.5%、Ni:0.001~1.0%、Cr:0.001~1.0%、Cu:0~0.1%、Ti:0~0.5%、Nb:0~0.5%、N:0~0.05%、残部Feおよび不可避的不純物からなる鋼。
〔フェライト系ステンレス鋼〕
質量%で、C:0.0001~0.15%、Si:0.001~1.2%、Mn:0.001~1.2%、P:0.001~0.04%、S:0.0005~0.03%、Ni:0~0.6%、Cr:11.5~32.0%、Mo:0~2.5%、Cu:0~1.0%、Nb:0~1.0%、Ti:0~1.0%、Al:0~0.2%、N:0~0.025%、B:0~0.01%、V:0~0.5%、W:0~0.3%、Ca、Mg、Y、REM(希土類元素)の合計:0~0.1%、残部Feおよび不可避的不純物からなる鋼。
質量%で、C:0.0001~0.15%、Si:0.001~1.2%、Mn:0.001~1.2%、P:0.001~0.04%、S:0.0005~0.03%、Ni:0~0.6%、Cr:11.5~32.0%、Mo:0~2.5%、Cu:0~1.0%、Nb:0~1.0%、Ti:0~1.0%、Al:0~0.2%、N:0~0.025%、B:0~0.01%、V:0~0.5%、W:0~0.3%、Ca、Mg、Y、REM(希土類元素)の合計:0~0.1%、残部Feおよび不可避的不純物からなる鋼。
ここで、下限が0%である元素は任意元素であり、「0%」は通常の製鋼工程における分析値が測定限界以下である場合を意味する。
基材としてステンレス鋼を採用し、Cu被覆層を電気Cuめっき法により形成する場合には、基材とCu被覆層の間に下地めっきとしてNiめっき層を介在させることがめっき密着性等の観点から望ましい。
また本発明では、上記の電極基板のMo皮膜上に、Cu(In,Ga)Se2型化合物層を有するCIS太陽電池が提供される。
本発明では、CIS太陽電池の基板としてCu被覆鋼板を適用した。そのCu被覆層の存在により、CIS層成膜の高温加熱時に鋼成分であるFeやCrがCIS層中に拡散する現象が抑止され、優れた光電変換効率が維持される。また、CuはCIS層の主成分でもあり、Moからなる下部電極層との馴染みも良好である。また、Cu被覆層中にNaを含有させたことにより、ソーダライムガラスを用いたCIS系太陽電池と同様に高い性能が得られる。Cu層自体も導電性があり集電体としても機能する。成膜時には500℃以上の高温加熱が可能であり、ポリマーフィルムを基材に使用する場合と比べ、成膜条件の自由度が大幅に拡大する。また、箔状のCu被覆鋼板を使用することでフレキシブル化が可能となる。基材コストもTi箔など他の適用可能な金属箔と比べ大幅に低減される。したがって本発明は、CIS太陽電池の軽量化、フレキシブル化および低コスト化に寄与するものである。
図2に、本発明の電極基板を用いたCIS太陽電池の断面構造を模式的に例示する。図1に示した従来一般的なCIS太陽電池と大きく相違する点は、ソーダライムガラスからなる基板1(図1)の替わりに、Cu被覆鋼板20を採用したことにある。Cu被覆鋼板20は、鋼基材11の表面にNaを含有したCu被覆層12を有している。そして、そのCu被覆層12に表面上に例えばスパッタリング法などにより金属Moからなる下部電極層2が形成され、本発明の電極基板30が構築されている。Cu被覆層12を後述の所定厚さ以上とすることにより、CIS層3を成膜する際の高温加熱時に鋼基材11から鋼成分元素のFeやCrなどがCIS層3中に拡散することが防止される。すなわち、基板に鋼材を用いたことによる弊害(CIS層中への不純物混入による光電変換効率の低下)が抑止されるのである。これは、そのような高温加熱温度域(概ね500~600℃)において、FeやCrは、Cu中に固溶しにくいためであると考えられる。また、CuはCIS層3の主成分元素の1つであるから、Cu被覆層12の存在がCIS層3の性能低下を引き起こすことはない。さらに、Cu被覆層12はMoからなる下部電極層2との接合性が良好であるとともに、MoとCuはほとんど相互拡散しないためMo皮膜(下部電極層2)の導電性がCuによって阻害されることもない。Cu被覆層12自体も導電性に優れ、集電体として機能する。さらに、Naを含有したCu被覆層12はCIS層へのNa供給源として機能し、電池性能の向上をもたらす。
Cu被覆鋼板20の板厚は例えば0.02~2.00mm程度とすればよい。特にフレキシブル化を重視するためには、Cu被覆鋼板20は0.02~0.50mmとすることが望ましい。
図3に、Niめっき層が介在するCu被覆鋼板を構成部材に持つ本発明の電極基板を用いたCIS太陽電池の断面構造を模式的に例示する。この電極基板30は、Cu被覆鋼板20のCu被覆層上に下部電極層2を有する点で、図2のものと基本構造は同様であるが、鋼基材11とCu被覆層12の間にNiめっき層13が介在している。このNiめっき層13は、Cu被覆層12の密着性を確保するための下地処理層である。鋼基材11がステンレス鋼である場合には、電気Cuめっき法でステンレス鋼表面に直接Cuめっきを施すと、めっき密着性に劣ることがあるので、下地処理としてNiめっきを施すことが有利となる。この場合でも、Cu被覆層12の厚さを所定以上とすることによって、高温成膜時のFe等の拡散は十分に抑止できる。
〔Cu被覆層〕
Cu被覆層中にはNaを含有させることが重要である。Cu被覆層中のNaは、CIS層中へのNa供給源として機能する。主としてCIS層製膜時の高温加熱によって、Cu被覆層中のNaがMo皮膜(下部電極層)を通ってCIS層中へ拡散する。Cu被覆層中のNa含有量は0.001質量%以上であることが効果的である。0.002質量%以上であることがより好ましく、0.010質量%以上であることが一層好ましい。一方、Cu被覆層中のNa含有量が過剰に多くなるとめっき密着性が低下する場合がある。種々検討の結果、Cu被覆層中のNa含有量は1.000質量%以下とすればよい。0.800質量%以下あるいは0.300質量%以下に管理してもよい。
Cu被覆層中にはNaを含有させることが重要である。Cu被覆層中のNaは、CIS層中へのNa供給源として機能する。主としてCIS層製膜時の高温加熱によって、Cu被覆層中のNaがMo皮膜(下部電極層)を通ってCIS層中へ拡散する。Cu被覆層中のNa含有量は0.001質量%以上であることが効果的である。0.002質量%以上であることがより好ましく、0.010質量%以上であることが一層好ましい。一方、Cu被覆層中のNa含有量が過剰に多くなるとめっき密着性が低下する場合がある。種々検討の結果、Cu被覆層中のNa含有量は1.000質量%以下とすればよい。0.800質量%以下あるいは0.300質量%以下に管理してもよい。
Cu被覆層の厚さは、平均厚さ0.1μm以上とする必要がある。平均厚さがそれより薄いCu被覆を施すと、鋼基材の表面全体を完全にCu被覆層で覆い尽くすことが難しくなる場合がある。その場合にはCIS層成膜の高温加熱時に鋼基材中のFeやCrの拡散を安定して抑止することが難しくなる。Cu被覆層の平均厚さは0.2μm以上とすることがより好ましい。一方、Cu被覆層が過剰に厚くなるとコスト増となる。本用途ではCu被覆層の平均厚さは20.0μm以下とすればよい。10.0μm以下あるいは5.0μm以下に管理してもよい。Cu被覆後にCu被覆鋼板を圧延して箔体とする場合は、圧延後のCu被覆層厚さが上記所定の平均厚さとなるようにする。
電気Cuめっき;
Naを含有するCu被覆層を形成させるための手法として、電気Cuめっき法を用いることができる。
めっき浴としては、Na塩を含有するピロリン酸Cuめっき浴を使用することができる。より具体的には、ピロリン酸銅:40~70g/l、ピロリン酸ナトリウム:35~390g/l、ピロリン酸カリウム:0~240g/l、シュウ酸:0~40g/lからなるめっき浴を使用することにより、Cu被覆層中のNa含有量が0.001~1.000質量%であるCu被覆層を形成させることができる。
Naを含有するCu被覆層を形成させるための手法として、電気Cuめっき法を用いることができる。
めっき浴としては、Na塩を含有するピロリン酸Cuめっき浴を使用することができる。より具体的には、ピロリン酸銅:40~70g/l、ピロリン酸ナトリウム:35~390g/l、ピロリン酸カリウム:0~240g/l、シュウ酸:0~40g/lからなるめっき浴を使用することにより、Cu被覆層中のNa含有量が0.001~1.000質量%であるCu被覆層を形成させることができる。
電気めっき条件としては、例えば、陰極電流効率:95~100%とした上記範囲のピロリン酸Cuめっき浴を用い、浴温:25~60℃、電流密度:0.1~1.0kA/m2の条件下で通電時間を変化させることにより、必要厚みのCu被覆層を形成させればよい。Cuめっき後に所定の厚さの箔に圧延する場合は、後工程での圧延率に応じて、Cu被覆層の目標膜厚から逆算した厚さのCuめっき層を形成させる必要がある。
〔Ni下地めっき層〕
電気Cuめっきを施す場合は、前処理として電気Niめっき(Niストライクめっき)を施すことができる。特に鋼基材がステンレス鋼である場合には、Cuめっきの密着性を改善するために電気Niめっきが極めて有効である。例えば、陰極電流効率:15~25%の塩化ニッケル、塩酸からなる全塩化物浴を用い、浴温:25~40℃、電流密度:0.2~1.5kA/m2の条件下で通電時間を変化させることにより、必要厚みのNiめっき層を形成させればよい。全硫酸浴を使用することもできる。
電気Cuめっきを施す場合は、前処理として電気Niめっき(Niストライクめっき)を施すことができる。特に鋼基材がステンレス鋼である場合には、Cuめっきの密着性を改善するために電気Niめっきが極めて有効である。例えば、陰極電流効率:15~25%の塩化ニッケル、塩酸からなる全塩化物浴を用い、浴温:25~40℃、電流密度:0.2~1.5kA/m2の条件下で通電時間を変化させることにより、必要厚みのNiめっき層を形成させればよい。全硫酸浴を使用することもできる。
〔鋼基材〕
Cu被覆鋼板の鋼基材としては、熱膨張係数がCICS層と比較的近い普通鋼や、フェライト系ステンレス鋼が好適な対象となる。ステンレス鋼は耐食性に優れるため、高い耐久性・信頼性が重視される用途においては好適である。規格鋼種としては、普通鋼の場合、例えばJIS G3141:2009に規定される冷延鋼板(鋼帯を含む)を素材とするものが適用できる。また、ステンレス鋼の場合、例えばJIS G4305:2005に規定されるフェライト系の化学組成を有する鋼板(鋼帯を含む)が適用できる。具体的な化学組成範囲は前述のとおりである。
Cu被覆鋼板の鋼基材としては、熱膨張係数がCICS層と比較的近い普通鋼や、フェライト系ステンレス鋼が好適な対象となる。ステンレス鋼は耐食性に優れるため、高い耐久性・信頼性が重視される用途においては好適である。規格鋼種としては、普通鋼の場合、例えばJIS G3141:2009に規定される冷延鋼板(鋼帯を含む)を素材とするものが適用できる。また、ステンレス鋼の場合、例えばJIS G4305:2005に規定されるフェライト系の化学組成を有する鋼板(鋼帯を含む)が適用できる。具体的な化学組成範囲は前述のとおりである。
〔Mo皮膜〕
Cu被覆鋼板のCu被覆層の表面上に、下部電極層としてMo皮膜を形成することにより、電極基板が得られる。Mo皮膜形成手法は、スパッタリング法等、公知の手法が適用できる。この下部電極層の厚さは0.2~3.0μm程度とすればよい。

〔太陽電池セルの構築〕
上記のMo皮膜(下部電極層)の表面上に、CIS層、バッファ層、酸化亜鉛層、透光性導電層を順次形成することにより太陽電池セルが構築される。これら各層の形成方法としては従来公知の手法が適用可能である。例えばCIS層の形成は、Mo皮膜上にCu、In、Ga、Seを同時あるいは順次蒸着し、加熱拡散によりCIS層を合成する手法が採用できる。加熱温度は500~600℃の高温とすることが可能である。通常、この温度範囲でCIS層の合成に最適な条件を見出すことができる。
上記のMo皮膜(下部電極層)の表面上に、CIS層、バッファ層、酸化亜鉛層、透光性導電層を順次形成することにより太陽電池セルが構築される。これら各層の形成方法としては従来公知の手法が適用可能である。例えばCIS層の形成は、Mo皮膜上にCu、In、Ga、Seを同時あるいは順次蒸着し、加熱拡散によりCIS層を合成する手法が採用できる。加熱温度は500~600℃の高温とすることが可能である。通常、この温度範囲でCIS層の合成に最適な条件を見出すことができる。
鋼基材として、以下の化学組成を有する普通鋼冷延鋼板およびSUS430鋼板を用意した。
普通鋼冷延鋼板; 質量%で、C:0.003%、Al:0.038%、Si:0.003%、Mn:0.12%、P:0.012%、S:0.122%、Ni:0.02%、Cr:0.02%、Cu:0.01%、Ti:0.073%、N:0.0023%、残部Feおよび不可避的不純物
SUS430鋼板; 質量%で、C:0.01%、Si:0.52%、Mn:0.19%、Ni:0.10%、Cr:18.4%、残部Feおよび不可避的不純物
SUS430鋼板; 質量%で、C:0.01%、Si:0.52%、Mn:0.19%、Ni:0.10%、Cr:18.4%、残部Feおよび不可避的不純物
これら鋼板を鋼基材として、電気Cuめっき法によりCu被覆層を形成させ、Cu被覆鋼板を得た。その際、Cu被覆層中のNa含有量およびCu被覆層の平均厚さを種々に調整した。ただし、SUS430鋼板についてはCu被覆層と鋼基材との密着性付与のため、電気Cuめっきに先立ち、平均厚さ0.3μmの電気Niめっきを施した。
Naを含有するCu被覆層は以下のCuめっき浴組成およびCuめっき条件にて形成させた。
〔Cuめっき浴組成〕
ピロリン酸銅;56g/l
ピロリン酸ナトリウム;40~350g/l
ピロリン酸カリウム;0~200g/l
シュウ酸;20g/l
〔Cuめっき条件〕
浴温;50℃
電流密度;0.3kA/m2
pH;9.0
〔Cuめっき浴組成〕
ピロリン酸銅;56g/l
ピロリン酸ナトリウム;40~350g/l
ピロリン酸カリウム;0~200g/l
シュウ酸;20g/l
〔Cuめっき条件〕
浴温;50℃
電流密度;0.3kA/m2
pH;9.0
Na無添加のCu被覆層は以下のCuめっき浴組成およびCuめっき条件にて形成させた。

浴温;50℃

これらのCu被覆鋼板のCu被覆層の表面上に、下部電極層としてRFスパッタリング法により平均厚さ1μmのMo皮膜を形成し、電極基板を得た。各試料における基板種、Cu被覆層の平均厚さおよびCu被覆層中のNa含有量は表1中に示してある。なお、Cu被覆層中のNa含有量はICP-MS分析装置にて定量した。図4には、ピロリン酸ナトリウム:152g/l、ピロリン酸カリウム;63g/lの条件でめっきを施した試料(Cu被覆層中のNa含有量:0.06質量%)の表面から深さ方向へのGDSプロファイルを例示する。Cu被覆層中にNaが含有されていることがわかる。
標準試料として、ソーダライムガラス基板上に上記の手法でMo皮膜を形成した電極基板も用意した。
各電極基板のMo皮膜上に、以下に示す方法で太陽電池セルを構築した。
まず、電極基板温度を約550℃とした状態でCu、In、Ga、金属Seを同時に蒸着することにより、厚さ2μmのCIS層を形成した。
次に、CIS層表面の電池セル部となる部分のみが露出するようマスクした状態でケミカル・バス・デポジション法(CBD法)により厚さ約0.1μmのCdSバッファ層を形成し、その上に、スパッタ法により厚さ0.1μmの酸化亜鉛(ZnO)層および厚さ0.1μmのITO透光性導電層を順次形成した。太陽電池セルの大きさは5mm×5mmである。
まず、電極基板温度を約550℃とした状態でCu、In、Ga、金属Seを同時に蒸着することにより、厚さ2μmのCIS層を形成した。
次に、CIS層表面の電池セル部となる部分のみが露出するようマスクした状態でケミカル・バス・デポジション法(CBD法)により厚さ約0.1μmのCdSバッファ層を形成し、その上に、スパッタ法により厚さ0.1μmの酸化亜鉛(ZnO)層および厚さ0.1μmのITO透光性導電層を順次形成した。太陽電池セルの大きさは5mm×5mmである。
このようにして構築した太陽電池セルのITO透光性導電層の一部表面のみが露出するようにマスクした状態で、その露出部分に上部電極層となるAuを蒸着法により形成し、CIS太陽電池を得た。
上記の方法により作製したCIS太陽電池に、山下電装社製「ソーラーシミュレーター;YSS-100」を用いてAM1.5、100mW/cm2の模擬太陽光を照射しながら、KEITHLEY社製「2400型ソースメータ」によりI-V特性を測定して、短絡電流密度Jsc、開放電圧Voc、形状因子FFの値を得た。これらの値から下記(1)式により光電変換効率ηの値を求めた。

ソーダライムガラスを基板に用いた従来タイプのCIS太陽電池(試験No.0)の光電変換効率η0を標準として、η0に対する各CIS太陽電池の光電変換効率ηの比率η/η0の値(「変換効率比」という)を求めた。その結果を表1に示す。
表1からわかるように、本発明に従ってCu被覆層中にNaを含有させることにより、Na無添加のCu被覆層を有する比較例に対し、光電変換効率は大幅に向上することが確認された。そして、本発明に従えば、ソーダライムガラスを基板に用いた従来タイプのCIS系太陽電池に対して光電変換効率の減少がわずかである高性能のCIS系太陽電池を、ソーダライムガラスを用いることなく実現することができた。
比較例であるNo.3、4、7、8はCu被覆層にNaを含有していないもの(Na無添加)であり、CIS層へのNa供給が無いことから本発明例のものより電池性能に劣った。No.1、2、5、6はCu被覆層の厚さが薄く、鋼基材由来の不純物元素がCIS層中へ拡散したことにより電池性能が低下した。

Claims (5)
- Na含有量が0.001~1.000質量%、平均厚さが0.1μm以上であるCu被覆層を有するCu被覆鋼板の、当該Cu被覆層上にMo皮膜を形成したCIS太陽電池用電極基板。
- 前記Cu被覆鋼板は、質量%で、C:0.001~0.15%、Si:0.001~0.1%、Mn:0.005~0.6%、P:0.001~0.05%、S:0.001~0.5%、Al:0.001~0.5%、Ni:0.001~1.0%、Cr:0.001~1.0%、Cu:0~0.1%、Ti:0~0.5%、Nb:0~0.5%、N:0~0.05%、残部Feおよび不可避的不純物からなる鋼を基材とするものである請求項1に記載のCIS太陽電池用電極基板。
- 前記Cu被覆鋼板は、質量%で、C:0.0001~0.15%、Si:0.001~1.2%、Mn:0.001~1.2%、P:0.001~0.04%、S:0.0005~0.03%、Ni:0~0.6%、Cr:11.5~32.0%、Mo:0~2.5%、Cu:0~1.0%、Nb:0~1.0%、Ti:0~1.0%、Al:0~0.2%、N:0~0.025%、B:0~0.01%、V:0~0.5%、W:0~0.3%、Ca、Mg、Y、REM(希土類元素)の合計:0~0.1%、残部Feおよび不可避的不純物からなる鋼を基材とするものである請求項1に記載のCIS太陽電池用電極基板。
- 前記Cu被覆層はNa塩を含有するめっき浴を用いた電気Cuめっき法により形成されたものであり、基材とCu被覆層の間にNiめっき層が介在する請求項3に記載のCIS太陽電池用電極基板。
- 請求項1~4のいずれかに記載の電極基板上に、Cu(In,Ga)Se2型化合物層を有するCIS太陽電池。
