Abstract
본 발명은 반도체용 접착 조성물은 65~350℃ 에서 2개의 발열피크를 나타내고, 제1 발열피크는 65~185℃ 에서, 제2 발열피크는 155~350℃ 에서 나타나며, 150℃에서 10분, 150℃에서 30분 경화후 및 175℃ 에서 60초간 몰드후 보이드가 10 % 미만인 것을 특징으로 한다. 상기 반도체용 접착 조성물은 동종 칩 접착 후 반드시 거쳐야 하는 반경화(semi-cure)공정을 단축 및 생략할 수 있는 특성을 지닌다.
Description
본 발명은 반도체용 접착 조성물 및 이를 포함하는 접착 필름에 관한 것이다. 보다 구체적으로 본 발명은 칩 접착 후 반드시 거쳐야 하는 반경화 (semi-cure)공정을 단축 및 생략할 수 있고, 칩 접착 후 실시하는 다양한 공정 후에도 잔존 경화율을 부여하여 EMC 몰딩시 원활한 보이드 제거를 달성할 수 있는 반도체용 접착 조성물 및 이를 포함하는 접착 필름에 관한 것이다.
반도체 장치의 고용량화를 위해서는 단위면적당 셀의 갯수를 늘리는 질적인 측면의 고집적화 방법과, 여러 개의 칩을 적층하여 용량을 늘리는 양적인 측면의 패키징 기술적인 방법이 있다.
이러한 패키징 방법에 있어서 다층 칩 적층 패키지 방법(multi-chip package; 이하 MCP라 함) 방법이 주로 사용되어 왔는데, 이는 여러 개의 칩을 접착제에 의해 적층하고, 상하 칩을 와이어 본딩(wire bonding)을 이용하여 전기적으로 연결해주는 구조이다.
반도체 패키지 칩 적층시 동일한 크기의 칩을 수직방향으로 실장하는 경우, 기존에는 스페이서(Spacer)를 미리 붙여서 본딩 와이어의 공간을 확보하였으나, 스페이서를 붙이는 별도의 공정이 추가됨으로 인하여 번거로움을 유발하였다. 최근에는 공정 단순화를 위해 하단의 본딩와이어를 상단칩의 하부면에 부착된 접착제 필름 내부에 직접 수용하는 방식이 선호되고 있다. 이를 위해 접착층은 칩 접착 온도(일반적으로 100~150℃)에서 본딩 와이어가 뚫고 지나갈 수 있을 정도의 유동성을 가져야 하며, 만일 유동성이 부족할 경우엔 와이어가 쓰러지거나 눌리는 것과 같은 품질 불량 현상을 피할 수 없게 된다.
이에 따라 기존의 저 유동 접착제가 본딩 와이어를 수용할 수 없다는 점을 개선하기 위해 고 유동접착제가 등장하였다. 그러나 고 유동 접착층의 경우, 고 유동성에 의한 과도한 접착 특성으로 인해 칩 접착공정 칩의 휨등에 의해 접착면의 평탄도가 불량하거나, 접착되는 기재의 표면 요철이 있는 경우 접착층과 기재 표면의 경계면에 보이드(void)가 형성된다. 일단 형성된 보이드는 접착제의 경화(semi-cure)공정이나 에폭시 몰딩(EMC Molding)공정을 거치는 동안 제거되지 않고 고착화됨으로써 반도체 칩 패키지의 불량을 유발하고 가혹 조건 신뢰도를 저하시키는 원인으로 작용하게 된다. 이에 따라 동종 칩 접착 후 반경화(semi-cure)공정을 수행하는 방식이 제안되고 있으나, 상기 방식은 공정이 추가되어 번거로울 뿐만 아니라, 생산성을 저하시키는 요인이 된다.
본 발명은 접착제 조성물이 부착된 칩을 기판 또는 칩 위에 attach 한 다음 이루어지는 반경화 (semi-cure)공정을 단축 및 생략할 경우에도 보이드 (void)를 제거하거나 최소화할 수 있으며, 다이 접착 후 실시하는 wire bonding, EMC 몰딩 등의 후 공정 후에도 잔존 경화율을 부여하여 EMC 몰딩시 원활한 보이드 제거가 가능하고, 반도체 제조공정(Die attach, mold)에서 발생할 수 있는 보이드(void)를 효과적으로 제거함으로써 공정성과 신뢰성을 높일 수 있다.
또한, 본 발명의 접착제 조성물은 칩적층 시 휨 현상이 발생되지 않으며, 고층화 칩적층이 가능하며, wire bonding 시에도 칩의 유동이 저조할 정도의 압축강도를 가지고 있다. 따라서, 본딩 와이어(Bonding Wire)의 Penetration 특성을 요구하는 FOW에도 적용이 가능하고, 에폭시 몰딩(EMC Molding)시 void 제거 특성을 가져 Bonding Wire를 접착 필름이 포함해야 하는 동종 칩 접착시 공정성과 신뢰성을 동시에 얻을 수 있는 반도체용 접착 조성물을 제공한다. 또한 상기 반도체용 접착 조성물을 포함하는 접착 필름을 제공할 수 있다.
본 발명의 하나의 관점은 반도체용 접착 조성물에 관한 것이다. 상기 반도체용 접착 조성물은 65~350 ℃에서 2개의 발열피크를 나타내고, 제1 발열피크는 65~185 ℃에서, 제2 발열피크는 155~350 ℃에서 나타내고(단, 제2 발열피크 발현온도는 제1 발열피크 발현온도보다 높음), 150℃에서 30분 1 cycle 경화후 및 175℃ 에서 60초간 몰드후 보이드(Vm) 면적비 가 10 % 미만인 것을 특징으로 한다.
구체예에서 상기 반도체용 접착 조성물은 125℃에서 30분 경화 후 150℃에서 측정한 압축강도가 100~1,500gf/mm2 이고, 150℃에서 30분 1 cycle 경화 후 및 175℃에서 60초간 EMC 몰드 후 접착면의 보이드(Vm) 면적비가 10 % 미만일 수 있다.
다른 구체예에서 상기 반도체용 접착 조성물은 125℃에서 30분 경화 후 150℃에서 측정한 압축강도가 100~1,500gf/mm2 이고 150℃에서 30분 1 cycle 경화 후 접착면의 보이드(Vc) 면적비 가 15 % 미만 일 수 있다.
구체예에서 상기 반도체용 접착 조성물은 열가소성 수지, 에폭시 수지, 경화제 및 경화촉매를 포함할 수 있다.
상기 경화제는 반응온도구간이 서로 다른 2종의 경화제일 수 있다. 구체예에서는 상기 경화제는 페놀 경화제 및 아민 경화제이다.
상기 페놀 경화제는 주쇄에 바이페닐기를 포함할 수 있다.
구체예에서 상기 페놀 경화제는 하기 화학식 1로 표시될 수 있다:

상기 페놀 경화제 및 상기 아민 경화제의 비율은 3:1 ~ 1:11일 수 있다.
다른 구체에에서는 상기 페놀 경화제 및 상기 아민 경화제의 비율은 1:1 내지 1:5 일 수 있다.
상기 경화촉매는 융점이 100~160 ℃일 수 있다.
상기 경화촉매는 멜라민계 촉매, 이미다졸계 촉매 및 인계 촉매 중 하나 이상 선택될 수 있다.
한 구체예에서, 상기 열가소성 수지는 전체 조성물중 30~70 중량%(고형분 기준)으로 포함될 수 있다. 구체예에서는 상기 반도체용 접착 조성물은 열가소성 수지 30~70 중량%, 에폭시 수지 5~35 중량%, 페놀 경화제 0.5~15 중량%, 아민 경화제 1~15 중량%, 경화촉매 0.1~10 중량%, 실란커플링제 0.01~5 중량% 및 필러 10~60 중량%일 수 있다. 상기 열가소성 수지의 함량은 에폭시수지와 경화제의 합보다 크고, 상기 페놀 경화제 및 상기 아민 경화제의 비율은 1 : 1 내지 1 : 5일 수 있다.
다른 구체예에서는 상기 열가소성 수지의 함량은 에폭시수지와 경화제의 합보다 작고, 상기 페놀 경화제 및 상기 아민 경화제의 비율은 1:1 내지 1:5일 수 있다.
한 구체예에서 상기 반도체용 접착 조성물은 상기 압축강도가 500~1,000gf/mm2 일 수 있다.
다른 구체예에서 상기 반도체용 접착 조성물은 열가소성 수지 16~65 중량%, 에폭시 수지 10~25 중량%, 페놀 경화제 0.5~14 중량%, 아민 경화제 1~10 중량%, 경화촉매 0.1~10 중량%, 실란커플링제 0.14~5 중량% 및 필러 10~60 중량%일 수 있다.
구체예에서 상기 열가소성 수지(A)는 경화부인 에폭시수지(B), 페놀 경화제(C) 및 아민 경화제(D)의 혼합물과의 중량비가 (A):(B)+(C)+(D) = 25~65 중량%: 35~75 중량% 일 수 있다.
본 발명의 다른 관점은 상기 접착 조성물로 형성된 반도체용 접착 필름에 관한 것이다.
본 발명은 경화(semi-cure)공정을 단축 및 생략할 수 있고, 발포성 보이드(void)를 제거하거나 최소화할 수 있으며, 다이 접착 후 실시하는 다양한 경화공정 후에도 잔존 경화율을 부여하여 EMC 몰딩시 원활한 보이드 제거가 가능하고, 반도체 제조공정(Die attach, mold)에서 발생할 수 있는 보이드(void)를 효과적으로 제거함으로써 공정성과 신뢰성을 높일 수 있으며, 본딩 와이어(Bonding Wire)의 Penetration 특성을 요구하는 FOW에도 적용이 가능하고, 에폭시 몰딩(EMC Molding)시 void 제거 특성을 가져 Bonding Wire를 접착 필름이 포함해야 하는 동종 칩 접착시 공정성과 신뢰성을 동시에 얻을 수 있는 반도체용 접착 조성물, 이를 포함하는 접착 필름을 제공하는 발명의 효과를 갖는다.
이하, 본 발명의 구체예를 상세히 설명하기로 한다. 다만, 이는 예시로서 제시되는 것으로, 이에 의해 본 발명이 제한되지는 않으며 본 발명은 후술할 청구항의 범주에 의해 정의될 뿐이다.
본 명세서에서 특별한 언급이 없는 한, 각 함량은 고형분 기준이다.
본 발명의 반도체용 접착 조성물은 DSC를 사용하여 승온 속도 10℃/분에서 10J/g이상의 발열량을 나타내는 온도구간을 발열 구간이라고 정의하고 그 발열 구간에서 제일 높은 발열량을 나타내는 지점을 발열피크라고 정의할 때, 65~350℃에서 2개의 발열피크를 나타내고, 제1 발열피크는 65~185 ℃에서, 제2 발열피크는 155~350 ℃에서 나타난다. 다른 구체예에서 상기 제1 발열피크는 65~155 ℃에서, 제2 발열피크는 155~350 ℃에서 나타날 수 있다. 또 다른 구체예에서 상기 제1 발열피크는 90~165 ℃에서, 제2 발열피크는 165~350 ℃에서 나타날 수 있다. 또 다른 구체예에서 상기 제1 발열피크는 120~185 ℃에서, 제2 발열피크는 185~350 ℃에서 나타날 수 있다. 상기에서 제2 발열피크 발현온도는 제1 발열피크 발현온도보다 높다.
이처럼 본 발명의 반도체용 접착 조성물은 DSC상 두개의 분리된 경화구간을 동시에 가지므로 동종 칩 접착 후 반드시 거쳐야 하는 반경화(semi-cure)공정을 단축 및 생략할 수 있다. 일반적으로 동종 칩 접착 후 거치는 반경화(semi-cure)공정이 단축 및 생략 될 경우 와이어 본딩(wire bonding)공정 중 고유동에 의한 보이드 (void)가 발생하는데, 본 발명에서는 특정 2종의 경화제와 촉매를 적용하여 보이드를 획기적으로 낮출 수 있다.
다른 구체예에서 본 발명의 반도체용 접착 조성물은 125℃에서 30분 경화후 150℃에서 측정한 압축강도가 100~1,500 gf/mm2이다. 상기 압축강도는 접착 조성물을 두께 400um로 합지한 뒤 125 ℃에서 30분 경화한 후 ARES 를 이용하여 150℃에서 0.1mm/sec로 압축시킨 후 압축거리 0.05mm에서의 강도를 의미한다. 구체예에서는 상기 반도체용 접착 조성물의 압축강도가 500~1,000 gf/mm2 일 수 있다. 이처럼 압축강도를 높게 하여 와이어 본딩(wire bonding)시 초기 신뢰성을 확보하고 EMC 몰딩시 보이드를 원활하게 제거할 수 있는 것이다.
상기 압축강도 측정에서 125℃ 30분 경화 조건은 150℃ 10분 경화조건과 동일하다.
본 발명에서 1cycle 경화란 hot plate에 기판/접착제층/기판 의 샘플을 올려 놓고 150℃에서 30분간 접착제층을 경화시킨 것을 말한다. 150℃에서 30분간의 조건은 칩 본딩 후 wire bonding 시 필요로 하는 온도 및 시간으로써, 칩의 큰 유동이 있거나 휨 현상이 일어나면 안된다. 이때 발생하는 보이드를 "void after 1 cycle(이하, Vc)" 로 정의한다. 상기 보이드(Vc)는 상기 조건에서 경화 후 현미경(배율 : x25)으로 촬영후 이미지 분석을 통해 측정 면적대비 보이드의 면적을 수치화 한 것이다. (Vc 면적비 = 보이드 면적 / 전체면적 x 100). 보이드(Vc) 면적비가 15% 미만일 경우, 신뢰성이 우수하다.
구체예에서 상기 반도체용 접착 조성물은 1 cycle 경화 후 보이드(Vc) 면적비가 15 % 미만, 바람직하게는 10 % 미만이다. 구체예에서는 상기 보이드(Vc) 면적비가 0 내지 5 % 일 수 있다.
상기 샘플은 하기와 같이 2가지로 제조가능하다.
상기 기판/접착제층/기판 샘플로써, 본 발명의 접접착 필름을 두께 50~60um로 제작하여 10mm*10mm 크기의 2개의 슬라이드 glass 사이에 60도 조건에서 라미네이션(Lamination)하여 제조한다.
또 다른 샘플 PCB(or wafer)/접착제층/칩으로 구성된 상기 샘플의 경우, 연마된 Wafer를 Mounter Hot Plate 상부에 올려 놓고 이물을 이소프로필알코올(IPA)로 제거한 후 제조된 접착필름의 접착면과 Wafer Mirror면에 Mounting한다. 이 때, Mounter Setting Temperature는 실제표면온도인 60℃에서 한다. 상기 Mounting 된 접착필름+Wafer를 chip size가 10mm X 10mm가 되도록 Sawing 하여 본 발명의 adhesive가 일면에 형성된 chip(adhesive+chip)을 하기 조건의 전처리한 PCB에 120℃, 1kgf / 1sec의 조건으로 attach하여 제조한다.
또한, 상기 1 cycle 경화 후 175℃ 에서 60초간 EMC 몰드 후 PCB(or 칩)과 접착제층 사이에 보이드가 발생할 수 있으며, 이때 발생하는 보이드를 "void after molding (이하, Vm)" 로 정의한다. 상기 보이드(Vm)는 상기 조건에서 경화 및 몰드 후 void를 측정한다. Singulation Saw를 이용해 각 Unit 별로 분리시키고 몰딩후 보이드를 측정하기 위해 PCB를 제거하고, 접착필름의 접착층 면이 드러나도록 Grinder로 연마하여, 보이드 관찰이 용이하도록 PCB의 SR(Solder Resist)층이 약간 남아 반투명한 정도로만 연마한다.
연마 후, 노출된 상기 접착층면에 대하여 현미경(배율 : x25)으로 촬영 후, 이미지 분석을 통해 void유무를 검사하고 수치화한 것이다. Void를 수치화하는 방법은 전체 면적을 가로 10칸, 세로 10칸의 격자로 나누고 Void가 포함된 격자의 수를 세어 %로 환산한 것이다. (Vm 면적비 = 보이드 면적 / 전체면적 x 100) 본 발명의 접착 조성물은 상기 보이드(Vm) 면적비가 10 % 미만일 경우 void 제거라고 판정하고, 10% 이상일 경우 미제거로 판단한다. 상기 보이드(Vm)가 10% 미만일 경우 신뢰성이 우수하며, Die 밀림 발생여부가 발생하지 않음을 알 수 있다.
상기 반도체용 접착 조성물은 열가소성 수지, 에폭시 수지, 경화제를 포함할 수 있다.
열가소성 수지
상기 열가소성 수지의 종류로는 폴리이미드 수지, 폴리스타이렌 수지, 폴리에틸렌 수지, 폴리에스테르 수지, 폴리아미드 수지, 부타디엔 고무, 아크릴 고무, (메타)아크릴레이트 수지, 우레탄 수지, 폴리페닐렌 에테르 수지, 폴리 에테르 이미드 수지, 페녹시 수지, 폴리카보네이트 수지, 폴리페닐렌 에테르 수지, 변성 폴리페닐렌 에테르 수지 및 이들의 혼합물 등을 사용할 수 있지만, 이에 제한되지 않는다. 바람직하게는 상기 열가소성 수지는 에폭시기를 함유할 수 있다. 구체예에서는 에폭시기 함유 (메타)아크릴 공중합체가 바람직하게 적용될 수 있다.
상기 열가소성 수지는 유리전이온도가 -30 ~ 80℃, 바람직하게는 5 ~ 60℃, 보다 바람직하게는 5 ~ 35℃일 수 있다. 상기 범위에서 고유동을 확보할 수 있어 보이드 제거 능력이 우수하고, 접착력 및 신뢰성을 얻을 수 있다.
구체예에서 상기 열가소성 수지로는 중량평균분자량이 50,000 내지 5,000,000 g/mol 인 것을 사용될 수 있다.
한 구체예에서는 상기 열가소성 수지는 전체 조성물중(고형분 기준) 15~70 중량%, 바람직하게는 25~65 중량%, 더욱 바람직하게는 32~60 중량% 포함할 수 있다.
또한 상기 열가소성 수지(A)는 경화부인 에폭시수지(B), 페놀 경화제(C) 및 아민 경화제(D)의 혼합물과의 중량비가 (A) : (B)+(C)+(D) = 25~65 중량% : 35~75 중량%일 수 있다. 상기 범위에서 1 cycle 경화 후 보이드(Vc)와 몰드후 보이드(Vm)를 현저히 낮출 수 있다. 바람직하게는 (A) : (B)+(C)+(D) = 30~60 중량% : 40~70 중량%일 수 있다.
에폭시 수지
상기 에폭시 수지는 경화 및 접착 작용을 하는 것으로서, 액상 에폭시 수지, 고상 에폭시 수지 혹은 이들의 혼합이 모두 적용될 수 있다.
상기 액상 에폭시 수지는 예를 들면 비스페놀A형 액상 에폭시 수지, 비스페놀F형 액상 에폭시 수지, 3관능성 이상의 다관능성 액상 에폭시 수지, 고무변성 액상 에폭시 수지, 우레탄 변성 액상 에폭시 수지, 아크릴 변성 액상 에폭시 수지 및 감광성 액상 에폭시 수지를 단독 또는 혼합하여 이용할 수 있으며, 더욱 바람직하게는 비스페놀A형 액상 에폭시 수지이다.
상기 액상 에폭시 수지는 에폭시 당량이 약 100 내지 약 1,500g/eq 이 사용될 수 있다. 바람직하게는 약 150 내지 약 800g/eq이고, 약 150 내지 약 400g/eq이다. 상기 범위에서 경화물의 접착성이 우수하고, 유리전이온도를 유지하며, 우수한 내열성을 가질 수 있다.
또한 상기 액상 에폭시 수지의 중량평균분자량은 100 내지 1,000 g/mol 인 것이 사용될 수 있다. 상기 범위에서 흐름성이 뛰어난 장점이 있다.
상기 고상 에폭시 수지는 상온에서 고상 또는 고상에 근접한 에폭시로서 하나 이상의 관능기를 가지고 있는 에폭시 수지를 사용할 수 있으며, 바람직하게는 연화점(Sp)이 30 ~ 100℃인 것을 사용할 수 있다. 예를 들면, 비스페놀계 에폭시, 페놀 노볼락(Phenol novolac)계 에폭시, o-크레졸 노볼락(Cresol novolac)계 에폭시, 다관능 에폭시, 아민계 에폭시, 복소환 함유 에폭시, 치환형 에폭시, 나프톨계 에폭시, 비페놀계(Biphenyl) 에폭시 및 이들의 유도체를 사용할 수 있다.

한 구체예에서 상기 에폭시 수지는 전체 조성물(고형분 기준)중 5~35 중량%, 바람직하게는 12~25 중량%이다. 상기 범위에서 우수한 신뢰성 및 기계적 물성을 얻을 수 있고, void(Vm) 제거 효과를 얻을 수 있다.
경화제
본 발명의 경화제는 반응온도구간이 서로 다른 2종의 경화제가 사용될 수 있다.
구체예에서, 상기 경화제는 페놀 경화제 및 아민 경화제가 사용될 수 있다.
상기 페놀 경화제로는 페놀형 에폭시 경화제가 사용될 수 있다. 상기 페놀형 에폭시 경화제는 경화속도를 조절할 수 있는 것이면, 특별히 제한되지 않는데, 자일록계 경화제, 페놀성 수산기를 1 분자 중에 2개 이상 가지는 화합물로서 흡습시의 내전해부식성이 우수한 비스페놀 A, 비스페놀 F, 비스페놀 S 등의 비스페놀계 수지; 페놀 노볼락계 수지; 비스페놀 A계 노볼락 수지; 크레졸계 노볼락, 비페닐계 등의 페놀계 수지 등을 사용할 수 있다.
바람직하게는 상기 페놀 경화제는 주쇄에 바이페닐기를 포함할 수 있다. 예를 들면 상기 페놀 경화제는 하기 화학식 1의 구조를 가질 수 있다:

상기에서 R1 및 R2는 각각 독립적으로 C1~6의 알킬기이며, n은 2-100 임.
페놀형 에폭시 경화제로서 현재 시판되고 있는 제품의 예로는, 단순 페놀계의 경화제로 메이화플라스틱산업주식회사의 H-1, H-4, HF-1M, HF-3M, HF-4M, HF-45 등이 있고, 파라 자일렌계열의 메이화플라스틱산업주식회사의 MEH-78004S, MEH-7800SS, MEH-7800S, MEH-7800M, MEH-7800H, MEH-7800HH, MEH-78003H, 코오롱 유화주식회사의 KPH-F3065, 비페닐 계열의 메이화플라스틱산업주식회사의 MEH-7851SS, MEH-7851S, MEH7851M, MEH-7851H, MEH-78513H, MEH-78514H, 코오롱유화주식회사의 KPH-F4500, 트리페닐메틸계의 메이화플라스틱산업주식회사의 MEH-7500, MEH-75003S, MEH-7500SS, MEH-7500S, MEH-7500H 등이 있다. 이들은 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
상기 페놀 경화제는 전체 조성물(고형분 기준)중 0.5 내지 15 중량%로 포함될 수 있다. 상기 범위에서 신뢰성 및 필름의 인장강도를 얻을 수 있으며, void(Vm) 저하효과를 얻을 수 있다. 구체예에서 상기 페놀 경화제는 0.5~14 중량%, 바람직하게는 1~10 중량%이다. 상기 범위에서 보이드(Vc) 저하효과를 얻을 수 있다.
상기 아민 경화제로는 방향족 디아민계가 바람직하게 적용될 수 있다. 예를 들면 하기 화학식 2로 표시되는 경화제가 사용될 수 있다:

상기 아민 경화제는 전체 조성물(고형분 기준)중 1~15 중량%, 예를 들면 1~10 중량%, 바람직하게는 3~7 중량%이다. 상기 범위에서 보이드(Vc) 저하효과를 얻을 수 있다.
한 구체예에서 상기 페놀 경화제 및 상기 아민 경화제의 비율은 3 : 1 내지 1 : 11일 수 있다. 상기 범위에서 몰드후 보이드(Vm)를 최소화할 수 있다. 바람직한 구체예에서 상기 페놀 경화제 및 상기 아민 경화제의 비율은 1 : 1 내지 1 : 5일 수 있다.
경화촉매
상기 경화촉매로는, 멜라민계, 이미다졸계, 인계 촉매 등으로 이루어진 군에서 1종 이상 선택하여 사용할 수 있다. 이중 인계 촉매가 아민 경화제를 공격하지 않아 바람직하게 적용될 수 있다.
상기 인계 촉매로는 포스핀계 경화촉매가 사용될 수 있으며, 예를 들면, 호코케미칼사(HOKKO CHEMICAL INDUSTRY CO., LTD)의 TPP, TBP, TMTP, TPTP, TPAP, TPPO, DPPE, DPPP, DPPB)등이 있다.
구체예에서, 상기 경화촉매는 아민 경화제와 반응 온도 구간이 다른 것이 사용되며, 융점이 90~320℃ 일 수 있다. 바람직하게는 융점이 100~200℃ , 보다 바람직하게는 융점이 120~160℃ 일 수 있다. 상기 범위에서 본 발명에서 목적으로 하는 두개의 분리된 경화구간을 가질 수 있다.
상기 경화촉매는 전체 조성물(고형분 기준)중 0.01~10 중량%, 바람직하게는 0.5~7 중량%이다. 상기 범위에서 내열성이 우수하고, 에폭시 수지의 급격한 반응이 일어나지 않으며, 우수한 유동성 및 접속성을 가질 수 있다.
실란커플링제
상기 실란 커플링제는 조성물 배합시 필러와 같은 무기물질의 표면과 유기물질간의 화학적 결합으로 인한 접착력을 증진시키기 위한 접착증진제의 작용을 한다.
상기 커플링제는 통상적으로 사용되는 실란 커플링제를 사용할 수 있으며, 예를 들어 에폭시가 함유된 2-(3,4 에폭시 사이클로 헥실)-에틸트리메톡시실란, 3-글리시독시트리메톡시실란, 3-글리시독시프로필트리에톡시실란, 아민기가 함유된 N-2(아미노에틸)3-아미토프로필메틸디메톡시실란, N-2(아미노에틸)3-아미노프로필트리메톡시실란, N-2(아미노에틸)3-아미노프로필트리에톡시실란, 3-아미노프로필트리메톡시실란, 3-아미노프로필트리에톡시실란, 3-트리에톡시실리-N-(1,3-디메틸뷰틸리덴)프로필아민, N-페닐-3-아미노프로필트리메톡시실란, 머캅토가 함유된 3-머캅토프로필메틸디메톡시실란, 3-머캅토프로필트리에톡시실란, 이소시아네이트가 함유된 3-이소시아네이트프로필트리에톡시실란 등이 있으며, 이들을 단독 또는 2종 이상을 혼합하여 사용할 수 있다.
상기 커플링제는 전체 접착 조성물(고형분 기준)중 0 내지 5중량%, 바람직하게는 0.1 내지 3 중량%, 더욱 바람직하게는 0.5 내지 2 중량%이다. 상기 범위에서 접착신뢰성이 우수하고 기포발생 문제를 줄일 수 있다.
필러
본 발명의 조성물은 필러를 더 포함할 수 있다.
상기 필러는 금속성분인 금분, 은분, 동분, 니켈을 사용할 수 있고, 비금속성분인 알루미나, 수산화알루미늄, 수산화마그네슘, 탄산칼슘, 탄산마그네슘, 규산칼슘, 규산마그네슘, 산화칼슘, 산화마그네슘, 산화알루미늄, 질화알루미늄, 실리카, 질화붕소, 이산화티타늄, 유리, 산화철, 세라믹 등을 사용할 수 있다. 이중 바람직하게는 실리카이다.
상기 필러의 형상과 크기는 특별히 제한되지 않는다. 통상적으로 충진제 중에서는 구형 실리카와 무정형 실리카가 주로 사용되고, 그 크기는 5㎚ 내지 20㎛, 예를 들면 10 ㎚ 내지 15 ㎛ 인 것이 바람직하다.
상기 필러는 전체 접착 조성물(고형분 기준)중 10~60 중량%, 바람직하게는 15~40 중량%로 포함될 수 있다. 더욱 바람직하게는 20~35 중량%이다. 상기 범위에서 우수한 유동성과 필름형성성 및 접착성을 가질 수 있다.
용매
상기 접착 조성물은 용매를 추가로 포함할 수 있다. 상기 용매는 반도체용 접착 조성물의 점도를 낮게 하여 필름의 제조가 용이하도록 한다. 구체적으로 톨루엔, 자일렌, 프로필렌 글리콜 모노메틸 에테르 아세테이트, 벤젠, 아세톤, 메틸에틸케톤, 테트라히드로 퓨란, 디메틸포름알데히드, 시클로헥사논 등의 유기용매를 사용할 수 있으며, 반드시 이에 제한되지 않는다.
상기 반도체용 접착 조성물은 보이드(Vc)가 15 % 미만이고, 150℃에서 30분 1 cycle 경화후 및 175 ℃에서 60초간 몰드후 보이드(Vm)가 10 % 미만일 수 있다.
본 발명의 다른 관점은 상기 접착 조성물로 형성된 반도체용 접착 필름에 관한 것이다. 본 발명의 조성물을 사용하여 반도체 조립용 접착필름을 형성하는 데에는 특별한 장치나, 설비가 필요치 않으며, 본 발명이 속하는 기술분야에서 종래 알려져 있는 통상의 제조방법을 제한없이 사용하여 제조할 수 있다. 예를 들면, 상기 각 성분을 용매에 용해시킨 후 비즈밀을 이용하여 충분히 혼련시킨 후, 어플리케이터를 이용하여 이형처리된 폴리에틸렌 테레프탈레이트(PET) 필름상에 도포하고 100도 오븐에서 10~30분 가열 건조하여 적당한 도막 두께를 가지는 접착필름을 얻을 수 있다.
다른 구체예에서는 상기 반도체용 접착 필름은 기재 필름, 점착층, 접착층 및 보호 필름을 포함하여 구성될 수 있으며, 기재 필름-점착층-접착층-보호 필름의 순서로 적층시켜 이용할 수 있다.
상기 접착필름의 두께는 5 내지 200um인 것이 바람직하고, 10 내지 100um인 것이 보다 바람직하다. 상기 범위에서 충분한 접착력과 경제성의 발란스를 갖는다. 더욱 바람직하게는 15 내지 60um 이다.
본 발명의 접착 조성물을 이용하여 제조되는 접착층 및 접착 필름은 두개의 분리된 경화구간을 동시에 가지므로 동종 칩 접착 후 거치는 반경화(semi-cure)공정을 단축하거나 생략할 수 있으며, 보이드(Vc, Vm)를 최소화할 수 있다.
본 발명은 하기의 실시예에 의하여 보다 더 잘 이해 될 수 있으며, 하기의 실시예는 본 발명의 예시목적을 위한 것이며 첨부된 특허청구범위에 의하여 한정되는 보호범위를 제한하고자 하는 것은 아니다.
실시예
하기 실시예 1~8 및 비교예 1~2 에서 사용된 각 성분의 사양은 다음과 같다:

접착 필름 제조
상기 표 1 및 2에 기재된 성분에 용매(I : 사이클로헥사논)를 전체 조액의 고형분이 40%가 되도록 투입한 다음 비즈밀을 이용하여 충분히 혼련시킨 후, 어플리케이터를 이용하여 이형처리된 폴리에틸렌 테레프탈레이트(PET) 필름상에 도포하고 100도 오븐에서 10~30분 가열 건조하여 60um 도막 두께를 가지는 접착필름을 얻었다.
상기 실시예 1 ~8 및 비교예 1 ~ 2에서 제조된 접착 필름을 이용하여 하기와 같은 방법으로 실험하고, 그 결과를 하기 표 5 및 6에 각각 나타내었다.
(1) 경화 발열량 : 제조된 접착 조성물을 DSC를 이용하여 경화 발열량을 측정하였다. 승온 속도는 10℃/min 이며 0~350℃까지 스캔하였다.
(2) 1 cycle 경화 후 Mold 후 void (Vm) 면적비
연마된 Wafer를 Mounter Hot Plate 상부에 올려 놓고 이물을 이소프로필알코올(IPA)로 제거한 후 제조된 접착필름의 접착면과 Wafer Mirror면을 Mounting한다. 이 때, Mounter Setting Temperature는 실제표면온도인 60℃에서 한다. 상기 Mounting 된 접착필름+Wafer를 chip size가 10mm X 10mm가 되도록 Sawing 하여 본 발명의 adhesive가 일면에 형성된 chip(adhesive+chip)을 하기 표 3 조건의 전처리한 PCB에 120℃, 1kgf / 1sec의 조건으로 attach하여 샘플을 제조한다.

제조된 샘플에 대해 150℃ hot plate 에서 30분간 1 cycle 경화를 실시하고, 하기 표 4의 조건으로 EMC 몰딩을 진행하여 경화 시킨 후, void를 측정하였다.

이후, Singulation Saw를 이용해 각 Unit 별로 분리시키고 몰딩후 보이드를 측정하기 위해 PCB를 제거하고, 접착필름의 접착층 면이 드러나도록 Grinder로 연마하였다. 이 때 보이드 관찰이 용이하도록 PCB의 SR(Solder Resist)층이 약간 남아 반투명한 정도로만 연마한다.
연마 후, 노출된 상기 접착층면에 대하여 현미경(배율:x25)으로 촬영 후 이미지 분석을 통해 void유무를 검사하였다. Void를 수치화하기 위해, 격자 Count 방법을 사용하였다. 즉, 전체 면적을 가로 10칸, 세로 10칸의 격자로 나누고 Void가 포함된 격자의 수를 세어 %로 환산하였다(Vm 면적비). 10%이하일 경우 void 제거로 판정하고 10% 이상일 경우 미제거로 판정하였다.
Vm 면적비 = 보이드 면적 / 전체면적 x 100
(3) 1 cycle curing 후 보이드(Vc) 면적비 : 접착 조성물을 잔류 solvent 1% 미만으로 두께 50~60um로 제작하여 10mm * 10mm 크기의 2개의 슬라이드 glass 사이에 60도 조건에서 라미네이션(Lamination)하고, 150℃ hot plate 에서 30분간 경화 후 현미경(배율 : x25)으로 촬영후 이미지 분석을 통해 측정 면적대비 보이드의 면적을 수치화 한 것이다.
Vc 면적비 = 보이드 면적 / 전체면적 x 100
(4) 1 cycle curing 후 Mold 후 Die 밀림 발생여부 : 상기 (2) 측정방법과 동일한 방법으로 샘플을 제작하여 EMC 몰딩 후, SAT를 이용하여 밀림유무를 검사하여 attach 시 위치에서 10% 이상 이탈시 밀림으로 판정하였다.
(5) 다이쉐어 강도(Die Shear Strength): 이산화막으로 코팅되어 있는 두께 530um 웨이퍼를 사용하여 5㎜ X 5㎜ 크기로 자른 후 접착필름과 함께 60도 조건에서 라미네이션(Lamination)하고 접착부분만 남기고 절단하였다. 10㎜ X 10㎜ 크기의 알로이42 리드프레임에 5㎜ X 5㎜ 크기인 상부칩을 올려 놓은 후 온도가 120℃인 핫플레이트 위에서 1kgf의 힘으로 1초 동안 눌러서 붙인 뒤에 125℃ oven 60min + 150℃ hot plate 30min cure 실시하여 175℃에서 2hr동안 경화하였다. 상기와 같이 제작된 시험편은 85℃/85RH% 조건 하에서 168시간 흡습 시킨 후 최고온도 260℃의 리플로우를 3회 실시한 후의 다이쉐어 값을 DSS 측정 설비(DAGE 4000) 를 이용하여 250도에서 측정하여 나타내었다.
(6) 내리플로우 test: 상기 (2) 측정방법과 동일한 방법으로 샘플을 제작하여 EMC 몰딩 및 후경화(175℃ 2hr oven 경화) 를 진행하였다. 상기와 같이 제작된 시험편은 85℃/85RH% 조건 하에서 168시간 흡습 시킨 후 최고온도 260℃의 리플로우를 3회 실시한 후 시험편의 크랙유무를 관찰하여 표시하였다.

상기 표 5 및 6에 나타난 바와 같이 실시예 1-8은 제1 발열피크는 65~185℃ 에서, 제2 발열피크는 155~350 ℃에서 나타났으며, 1 cycle 후 보이드(Vc) 면적비가 15 % 미만이고, 몰드 후 보이드(Vm)가 제거된 것으로 나타났다. 이에 비해 비교예 1 및 비교예2는 65~350℃ 에서 1개의 발열피크로 나타났으며, 보이드(Vc) 면적비가 상당히 높았으며, 내리플로우 test에서도 크랙이 발생하였다.

접착필름의 제조는 상기 실시예 1~8과 동일한 방식으로 제조하였다. 제조된 접착 필름을 이용하여 하기와 같은 방법으로 압축강도를 실험하였으며, 1 cycle 후 보이드, 1 cycle 후 Mold 후 void, 1 cycle 후 Mold 후 Die 밀림 발생여부, 다이쉐어 강도 및 내리플로우 test 는 상기 실시예 1~8과 동일한 방식으로 측정하였다. 결과는 하기 표 9, 10에 각각 나타내었다.
*압축강도 : 제조된 접착제 조성물을 두께 400um로 합지한 뒤 이형처리된
PET Film 사이에 끼워서 125℃ oven 30min 경화를 실시하였다. 이후 ARES 를
이용하여 150℃에서 0.1mm/sec로 압축시킨 후 압축거리 0.05mm 에서의 강도
를 측정하였다.

상기 표 9 ~ 10에 나타난 바와 같이 실시예 9-16은 압축강도가 100~1,500 gf/mm2이고,몰드 후 보이드가 제거된 것으로 나타났다. 이에 비해 비교예 3~6은 Vc 면적비가 상당히 높았으며, 내리플로우 test에서도 크랙이 발생하였다.
본 발명은 상기 실시예들에 한정되는 것이 아니라 서로 다른 다양한 형태로 제조될 수 있으며, 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자는 본 발명의 기술적 사상이나 필수적인 특징을 변경하지 않고서 다른 구체적인 형태로 실시될 수 있다는 것을 이해할 수 있을 것이다. 그러므로 이상에서 기술한 실시예들은 모든 면에서 예시적인 것이며 한정적이 아닌 것으로 이해해야 한다.
Claims (20)
- 65~350 ℃에서 2개의 발열피크를 나타내고,제1 발열피크는 65~185℃에서, 제2 발열피크는 155~350 ℃에서 나타내고(단, 제2 발열피크 발현온도는 제1 발열피크 발현온도보다 높음),150℃에서 30분동안 1 cycle 경화 후 및 175℃에서 60초간 EMC 몰드 후 접착면의 보이드(Vm) 면적비가 10 % 미만인 반도체용 접착 조성물.
- 125℃에서 30분 경화 후 150℃에서 측정한 압축강도가 100~1,500gf/mm2이고,150℃에서 30분동안 1 cycle 경화 후 및 175℃에서 60초간 EMC 몰드 후 접착면의 보이드(Vm) 면적비가 10 % 미만인 반도체용 접착 조성물.

- 제4항에 있어서, 상기 경화촉매는 멜라민계 촉매, 이미다졸계 촉매 및 인계 촉매 중 하나 이상 선택되는 것을 특징으로 하는 반도체용 접착 조성물.
- 제4항에 있어서, 상기 열가소성 수지는 전체 조성물중 30~70 중량%(고형분 기준)으로 포함되는 것을 특징으로 하는 반도체용 접착 조성물.
- 제4항에 있어서, 상기 반도체용 접착 조성물은 열가소성 수지 15~70 중량%, 에폭시 수지 5~35 중량%, 페놀 경화제 0.5~15 중량%, 아민 경화제 1~15 중량%, 경화촉매 0.01~10 중량%, 실란커플링제 0~5 중량% 및 필러 10~60 중량%인 반도체용 접착 조성물.
- 제4항에 있어서, 상기 열가소성 수지의 함량은 에폭시수지와 경화제의 합보다 크고, 상기 페놀 경화제 및 상기 아민 경화제의 비율은 1 : 1 내지 1 : 5인 것을 특징으로 하는 반도체용 접착 조성물.
- 제4항에 있어서, 상기 열가소성 수지의 함량은 에폭시수지와 경화제의 합보다 적고, 상기 페놀 경화제 및 상기 아민 경화제의 비율은 1 : 1 내지 1 : 5인 것을 특징으로 하는 반도체용 접착 조성물.
- 제2항 또는 제3항에 있어서, 상기 반도체용 접착 조성물은 상기 압축강도가 500~1,000gf/mm2인 반도체용 접착 조성물.
- 제1항 또는 제2항에 있어서, 상기 반도체용 접착 조성물은 150℃에서 30분동안 1 cycle 경화 후 보이드(void after 1cycle, Vc) 면적비가 15 % 미만인 반도체용 접착 조성물.
- 제5항에 있어서, 상기 열가소성 수지(A)는 경화부인 에폭시수지(B), 페놀 경화제(C) 및 아민 경화제(D)의 혼합물과의 중량비가 (A) : (B)+(C)+(D) = 25~65 중량% : 35~75 중량%인 것을 특징으로 하는 반도체용 접착 조성물.
- 제1항 내지 제3항중 어느 한 항의 접착 조성물로 형성된 반도체용 접착 필름.
