Description

アライメントステージ
 本発明は、リニアモータ等の直線駆動源を駆動力源として利用することで、テーブルプレート上面に載置される搭載物を直線X方向、直線Y方向、および回転θ方向に移動させるようにしたアライメントステージに関するものである。
 従来から知られるアライメントステージは、推力を発生するアクチュエータモジュールを複数用いることで、テーブルプレート上面に載置される搭載物を、直線X方向、直線Y方向(X方向と直交する方向)、およびXY平面上の回転θ方向に移動することのできる装置である。従来のアライメントステージに用いられるアクチュエータモジュールには、回転モータとボールねじを組み合わせることで実現する推力発生源と、この推力発生源によって及ぼされる推力をXY平面上で案内する案内機構としてのリニアガイドとが利用されている(例えば、下記特許文献1参照)。そして、回転モータとボールねじからなる推力発生源と、案内機構であるリニアガイドとの組み合わせによって構成されるアクチュエータモジュールを複数(例えば、3セット)用いることで、直線X方向、直線Y方向、および回転θ方向に搭載物を位置決めすることが実現されていた。

 しかしながら、アライメントステージに関連する従来技術には、直線X方向、直線Y方向、および回転θ方向での動きを実現するために、XYθ方向のそれぞれに対応した推力発生源を用意するとともに、これらXYθ方向用の推力発生源を積み重ねる構造が採用されていた。そのため、従来のアライメントステージには、全体形状が大型化してしまうという課題が存在していた。そこで、産業界では、従来技術に比べてさらなるコンパクト化を実現した新たなアライメントステージを提供することのできる技術が求められていた。
 また、上述した従来技術に係る3つのアクチュエータモジュールを取り付ける際には、正確な位置で取り付けることが必須となる。すなわち、これら3つのアクチュエータモジュールは、同一平面上に設置されるものであるため、互いのバランスを取った状態で位置決めすることが必須となる。このように、従来のアライメントステージには、構成部材の設置条件に関して多くの困難な制約が存在していた。
 本発明は、上述した従来技術に存在する問題に鑑みて成されたものであって、その目的は、従来技術では実現困難であったコンパクト化のための構成を有するとともに、組立性の良い構成を有する全く新しいアライメントステージを提供することにある。
 本発明に係るアライメントステージは、基台に固定されるベースプレートと、前記ベースプレート上に設置され、直線X方向への推力の発生と案内を行う1又は複数のX方向推力発生案内機構と、前記X方向推力発生案内機構の上方に設置され、直線X方向での水平移動を行う一対の下部プレートと、前記一対の下部プレートのそれぞれに対応して設けられる一対の上部プレートと、前記一対の下部プレートと前記一対の上部プレートのそれぞれの上下部プレート対の間に設置されることで、下部プレートに対する上部プレートの回転θ方向での相対的な自由運動を実現する一対の回転軸受と、前記一対の上部プレートの少なくとも一方の上方に設置されるとともに、直線X方向に直交する直線Y方向への推力の発生と案内を行う機構であって、前記X方向推力発生案内機構が1つ設けられるときには複数設けられ、前記X方向推力発生案内機構が複数設けられるときには1又は複数設けられるY方向推力発生案内機構と、前記Y方向推力発生案内機構の上方に設置されることで、上面に載置される搭載物を直線X方向、直線Y方向、および回転θ方向に移動させるテーブルプレートと、を備えることを特徴とする装置である。
 本発明によれば、従来技術では実現困難であったコンパクト化のための構成を有するとともに、組立性の良い構成を有する全く新しいアライメントステージを提供することができる。

 以下、本発明を実施するための好適な実施形態について、図面を用いて説明する。なお、以下の実施形態は、各請求項に係る発明を限定するものではなく、また、実施形態の中で説明されている特徴の組み合わせの全てが発明の解決手段に必須であるとは限らない。
 図1は、本実施形態に係るアライメントステージの外観斜視図である。また、図2は、本実施形態に係るアライメントステージの構成部品を鉛直方向に分解した場合の分解斜視図である。さらに、図3は、本実施形態に係るアライメントステージの中心部分を直線X方向に直交する縦断面で見た場合の断面図である。
 本実施形態に係るアライメントステージ10は、最下部の位置に水平板状の部材であるベースプレート11を有している。このベースプレート11は、基台に固定することが可能となっており、アライメントステージ10の基準となる部材である。なお、本実施形態のベースプレート11は、略正方形の外郭形状を有しているが、この外郭形状については、任意の形状を採用することが可能である。
 ベースプレート11の上方には、直線X方向への推力の発生と案内を行う一対のX方向推力発生案内機構12,12が設置されている。これら一対のX方向推力発生案内機構12,12は、直線X方向に対して並列配置されており、いずれのX方向推力発生案内機構12,12も、直線X方向に沿った推力の発生と案内を行うことができるようになっている。
 本実施形態のX方向推力発生案内機構12は、推力発生源となる直線駆動源としての1つのリニアモータ13と、案内機構となる直線案内装置としての2つのリニアガイド14,14とを組み合わせることで構成されており、さらに、2つのリニアガイド14,14が1つのリニアモータ13の両側を挟むように配置されている。
 リニアモータ13は、直線X方向に対して推力を発生する同期型リニアモータであり、ベースプレート11の上面に対して一列に配列された複数のコイル部材13aと、これらコイル部材13aと僅かな隙間を介して対向するように、後述する下部プレート31の下面に対して固定されるマグネット部材13bとから構成されている。
 マグネット部材13bは、直線X方向に沿ってN極およびS極を交互にコイル部材13aに向けるように配列されている。なお、本実施形態のマグネット部材13bは、接着剤によって下部プレート31に固定配列されているが、下部プレート31を射出成形することにより、マグネット部材13bを下部プレート31と一体化することもできる。
 一方、ベースプレート11上に配列されたコイル部材13aは、鉄等の強磁性体から形成されたコア部材に対してコイルを巻き回すことで形成されており、かかるコア部材の先端が下部プレート31に設置されたマグネット部材13bと僅かな隙間を介して対向している。コイル部材13aは、三相交流電流のu相、v相、w相に対応して設けられており、三つのコイル部材13aが一組となって、三相交流電流の通電時に移動磁界を発生するようになっている。そして、これらコイル部材13aが発生する移動磁界に基づいてマグネット部材13bとコイル部材13aとの間に磁気吸引力又は磁気反発力が作用し、マグネット部材13bをコイル部材13aの配列方向に沿って、すなわち、マグネット部材13bを直線X方向に向けて、推進することができるようになっている。なお、本実施形態のリニアモータ13には、コア付きのリニアモータが採用されているが、本発明のリニアモータには、コアレス型のリニアモータを採用することもできる。鉄芯の無いコアレス構造の採用により、コギング力がなく低速走行時でもなめらかな推進力を得ることが可能となる。
 また、図1および図2に示されるように、リニアモータ13における直線X方向での両端部には、ストッパ部材16が設置されているので、マグネット部材13bがコイル部材13aの配設範囲からはみ出して直線X方向へ往復動することを物理的に防止している。
 さらに、下部プレート31には、X方向推力発生案内機構12の駆動量を測定するためのリニアエンコーダ31aが設置されている。このリニアエンコーダ31aの具体的構成としては、ベースプレート11の上面に形成されることで物差しとなる不図示のスケール(目盛)と、下部プレート31の側面中央部に設置され、かつ不図示のスケール(目盛)と対向する位置に設置されることで位置情報を検出するヘッド(検出器、符号31aで指示した部材)で構成することができる。このリニアエンコーダ31aによって、ベースプレート11に対する下部プレート31の相対的な移動量を検出することが可能となる。また、電気的リミットストッパとしてのリニアエンコーダ31aと、物理的リミットストッパとしてのストッパ部材16とを組み合わせて用いることで、本実施形態に係るアライメントステージ10の安全率をより向上することが可能となる。なお、リニアエンコーダ31aについては、検出に光の反射を用いる光学式と、磁気を用いる磁気式が存在しており、また、それぞれ絶対位置測定を行うアブソリュート式と、相対位置測定のインクリメント式が存在しているが、本実施形態のリニアエンコーダ31aに対しては、用途や予算等に応じて任意の方式のものを採用することができる。
 X方向推力発生案内機構12を構成するもう一方の部材であるリニアガイド14は、図4にて示されるように、軌道部材としての軌道レール21と、その軌道レール21に転動体としてのボール22…を介して移動自在に取り付けられる移動部材としての移動ブロック23とを備えて構成される部材である。なお、図4は、本実施形態に係るアライメントステージ10で用いられるリニアガイドの具体的構成を説明するための図である。
 軌道レール21は、概略矩形の断面を有する長尺の部材であり、その両側面には、ボール22を転走させることができるボール転走溝21a…が軌道レール21の全長に亘って形成されている。図4において例示するリニアガイド14の場合には、軌道レール21の両側面に対して1条ずつ、合計2条のボール転走溝21a…が形成されている。軌道レール21には、その長手方向に適宜間隔をおいて複数のボルト取付孔21bが形成されており、これらボルト取付孔21bに螺着されるボルト(不図示)により、軌道レール21がベースプレート11上に固定される。
 移動ブロック23は、ブロック本体24と、一対の側蓋25,25とから構成されている。一対の側蓋25,25は、ブロック本体24の両端にボルトにて固定され、移動ブロック23が完成している。
 ブロック本体24には、軌道レール21に形成された2条のボール転走溝21aとそれぞれ対向する2条の負荷転走溝24aが設けられている。これらボール転走溝21aと負荷転走溝24aの組み合わせにより、軌道レール21と移動ブロック23との間に2条の負荷転走路26が形成される。なお、ブロック本体24の上面には、複数(図4では4箇所のうちの3箇所のみが描かれている)の雌ねじ24bが形成されている。これらの雌ねじ24bを利用して、移動ブロック23が下部プレート31の下面に固定される。
 ブロック本体24には、各負荷転走路26と並行して延びる2条の戻し路24cが、ブロック本体24を貫通して形成されている。また、ブロック本体24の両端面には、負荷転走溝24aと戻し路24cとの間でアーチ状に突出する一対のボール案内部(不図示)が設置されている。さらに、側蓋25には、不図示のボール案内部に対応してアーチ状に陥没するボール案内溝(不図示)が形成されている。
 側蓋25をブロック本体24に固定することにより、ボール案内部(不図示)とボール案内溝(不図示)とが組み合わされ、それらの間に負荷転走路26と戻し路24cとを結ぶU字状の方向転換路(図4において符号Aで示すボール22の折り返しを実現する経路)が形成される。戻し路24cと方向転換路とによってボール22の無負荷転走路が構成され、その無負荷転走路と負荷転走路26との組み合わせによって無限循環路が構成される。
 本実施形態に係るリニアガイド14は、以上のような構成を有しているので、軌道レール21の長手方向に沿って移動ブロック23が往復運動自在となっている。
 以上説明した1つのリニアモータ13と2つのリニアガイド14,14との組み合わせにより、本実施形態のX方向推力発生案内機構12が構成されている。なお、本実施形態のX方向推力発生案内機構12では、1つのリニアモータ13の両側を2つのリニアガイド14,14で挟むように配置構成されているので、下部プレート31に対する推力と案内運動を安定して付与することができるようになっている。
 また、本実施形態が有する一対のX方向推力発生案内機構12,12は、直線X方向に対して並列配置されているので、それぞれの上方に設置される一対の下部プレート31,31を、直線X方向に沿った同一の方向に移動させたり、それぞれ逆の方向に移動させたりすることが可能となっている。なお、一対のX方向推力発生案内機構12,12のそれぞれの上方に設置される一対の下部プレート31,31のプレート間には、所定間隔の隙間D1が設けられている。この隙間D1の存在によって、一対の下部プレート31,31では、直線X方向での水平移動が阻害されることはないので、2つの下部プレート31,31のスムースな水平移動が可能となっている。
 上述したように、一対のX方向推力発生案内機構12,12のそれぞれの上方には、直線X方向での水平移動を行う一対の下部プレート31,31が設けられているが、これら一対の下部プレート31,31の上方のそれぞれには、一対の回転軸受32,32が設置されている。また、一対の回転軸受32,32のさらに上方には、一対の下部プレート31,31のそれぞれに対応した一対の上部プレート33,33が設置されている。
 このように上下部プレート対31,33の間に設置される回転軸受32は、図3に示すように、回転軸受32の外輪が下部プレート31に対して固定されており、一方、回転軸受32の内輪が上部プレート33に対して固定されている。本実施形態の回転軸受32は、内外輪が拘束なく自由な状態で相対回転運動できるようになっているので、回転軸受32の作用によって、下部プレート31に対する上部プレート33の回転θ方向での相対的な自由運動が可能となっている。
 なお、一対の回転軸受32のそれぞれの上方に設置される一対の上部プレート33,33のプレート間についても、所定間隔の隙間D2が設けられている。この隙間D2は、初期状態においては下部プレート31,31間に設けられた隙間D1と略同じ間隔を有するように設定されており、さらに、2つの上部プレート33,33の動きに応じて隙間D2の間隔を開き方向で変化させるように構成されている(なお、隙間D2の状態変化については、動作説明の際に詳述する。)。したがって、一対の上部プレート33,33においても、この隙間D2の存在によって回転θ方向での回転移動の際の上部プレート対のXY平面上での移動が阻害されることはないので、2つの上部プレート33,33のスムースな水平移動が可能となっている。
 上述した一対の上部プレート33,33のさらに上方には、1本の軌道レール21と2個の移動ブロック23とで構成される直線案内装置としてのリニアガイド44が、2つ設置されている。2つのリニアガイド44,44は、軌道レール21の軸線方向が、直線Y方向を向くように、すなわち直線X方向と直交する方向を向くように設置されている。また、2つのリニアガイド44,44のそれぞれでは、2個の移動ブロック23が一対の上部プレート33,33のそれぞれの上面に対して1つずつ固定設置されており、一方、1本の軌道レール21が後述するテーブルプレート51の下面に対して固定設置されている。
 さて、本実施形態では、上述した一対の上部プレート33のうち、一方の上部プレート33の上方のみに対して、具体的には、図2における紙面右側の上部プレート33の上方のみに対して、直線Y方向への推力発生源となる直線駆動源としてのリニアモータ43が1つ設置されている。これに対して、図2における紙面左側に位置する他方側の上部プレート33の上方には、リニアモータが設置されず、リニアガイド44が有する2個の移動ブロック23のうちの一方のみが設置されている(すなわち、リニアガイド44は2セット存在しているので、他方側の上部プレート33の上方には、2個の移動ブロック23が設置されている。)。したがって、本実施形態では、図2における紙面右側の上部プレート33の上方のみに対してY方向推力発生案内機構42が設置されているのである。
 図2における紙面右側の上部プレート33の上方のみに対して設置されるY方向推力発生案内機構42は、推力発生源となる1つのリニアモータ43と、案内機構となる2つのリニアガイド44,44とを組み合わせることで構成されている。これらリニアモータ43とリニアガイド44の構造や機構については、上述したX方向推力発生案内機構12が有するリニアモータ13やリニアガイド14と同じであるので説明を省略する。ただし、Y方向推力発生案内機構42が有するリニアモータ43については、図3に示されるように、リニアモータ43を構成するマグネット部材43bが上部プレート33の上面に設置されており、コイル部材43aが後述するテーブルプレート51の下面に設置されている。
 そして、Y方向推力発生案内機構42が有する1つのリニアモータ43と2つのリニアガイド44,44は、直線Y方向への推力の発生と案内を行うことができるようになっている。
 ここで、図1に示した直線X方向と直線Y方向については、ベースプレート11の設置面を基準面とし、この基準面を上方から見たときに、基準面に対して平行に延びる任意の一方向を直線X方向と定義することができ、また、この直線X方向と直交するとともに基準面に対して平行に延びる一方向を直線Y方向と定義することができる。つまり、上記基準面内と上記基準面の鉛直方向に無限に存在する基準面と平行な面内に、直線X方向と直線Y方向とを把握することができるのである。
 そして、X方向推力発生案内機構12が有するリニアモータ13およびリニアガイド14で実現される推力の発生方向と案内方向である直線X方向と、Y方向推力発生案内機構42が有する1つのリニアモータ43と2つのリニアガイド44,44で実現される推力の発生方向と案内方向である直線Y方向とは、ベースプレート11の設置面を上方から見たときに、初期状態において直交配置された状態で把握できるように構成されている。
 つまり、本実施形態では、X方向推力発生案内機構12が有するリニアガイド14とY方向推力発生案内機構42が有するリニアガイド44とは、初期状態においてアライメントステージ10を上方から見たときに、リニアガイド14,44が有する軌道レール同士が井桁配置されるように構成されているのである。
 これに対して、図2における紙面左側に位置する他方側の上部プレート33の上方には、上述したように、Y方向推力発生案内機構42の案内機構である2つのリニアガイド44,44のみが設置されており、リニアモータは設置されていない。他方側の上部プレート33の上方に位置する2つのリニアガイド44,44についても、当然に直線Y方向に向けた案内運動ができるようになっている。
 なお、図1および図2に示されるように、リニアモータ43における直線Y方向での端部にも、直線X方向での場合と同様に、ストッパ部材46を設置することができる。このストッパ部材46によって、マグネット部材43bがコイル部材43aの配設範囲からはみ出して直線Y方向へ往復動することを物理的に防止することが可能となっている。この場合についても、リニアモータ43の駆動限界については、上述したリニアエンコーダ31a等の設置により制御的に設定することが可能であり、リニアエンコーダ31a等とストッパ部材46との組み合わせによって、本実施形態に係るアライメントステージ10の安全率をより向上することが可能となる。
 上述したY方向推力発生案内機構42、およびそれに含まれるリニアガイド44の上方には、テーブルプレート51が設置されている。このテーブルプレート51は、アライメントステージ10の最上部の位置に配置される水平板状の部材であり、Y方向推力発生案内機構42が有するリニアガイド44の軌道レール21に固定接続されている。さらに、テーブルプレート51は、アライメントステージ10の最下部の位置に配置されるベースプレート11と同様に略正方形の外郭形状を有しており、その上面に対して搭載物を載置することが可能となっている。したがって、上述した機構を有する本実施形態のアライメントステージ10を駆動制御することで、テーブルプレート51上に載置された搭載物は、直線X方向、直線Y方向、および回転θ方向へと移動され、所望の位置に位置決めすることが可能となっている。なお、このテーブルプレート51についても、その外郭形状を任意の形状に変形することが可能である。
 以上、本実施形態に係るアライメントステージ10の具体的な構成を説明した。次に、図5を用いて、本実施形態に係るアライメントステージ10の動作原理についての説明を行う。ここで、図5は、本実施形態に係るアライメントステージ10の動作原理を説明するための図である。なお、直線X方向への推力の発生と案内を行う一対のX方向推力発生案内機構12,12のそれぞれと、直線Y方向への推力の発生と案内を行うY方向推力発生案内機構42および直線Y方向への案内機構となるリニアガイド44とは、説明の便宜のために1本の太線のみにて表してある。
 図5中の分図(a)は、本実施形態に係るアライメントステージ10の初期状態を示している。初期状態において、アライメントステージ10が有するベースプレート11とテーブルプレート51とは、上面視においてずれ量が生じないように完全に重畳して配置されている。
 図5中の分図(a)で示される初期状態から、テーブルプレート51を直線X方向に移動させたいときには、図5中の分図(b)で示されるように、一対のX方向推力発生案内機構12,12を同じ任意の移動量だけ同じ任意の方向に駆動させればよい。かかる駆動動作によって、テーブルプレート51は、任意の移動量分だけ直線X方向に平行移動することとなる。
 一方、テーブルプレート51を直線Y方向に移動させたいときには、図5中の分図(c)で示されるように、Y方向推力発生案内機構42を任意の移動量だけ任意の方向に駆動させればよい。かかる駆動動作によって、テーブルプレート51は、任意の移動量分だけ直線Y方向に平行移動することとなる。
 さらに、テーブルプレート51のプレート中心を回転中心として回転θ方向の移動をさせることも可能である。このときには、図5中の分図(d)で示されるように、一対のX方向推力発生案内機構12,12を同じ任意の移動量だけ逆の方向に駆動させるとともに、Y方向推力発生案内機構42を一対のX方向推力発生案内機構12,12の移動量に相対する移動量だけ駆動させればよい。すなわち、一対のX方向推力発生案内機構12,12が逆方向に駆動されると、一対の回転軸受32,32間の距離は広がることとなる。回転軸受32は、内外輪がフリーな状態で回転運動することができるようになっているので、一対の回転軸受32,32のそれぞれに接続する上部プレート33,33対は、それぞれがリニアガイド44を介して1枚のテーブルプレート51に対して接続されている関係上、並列配置を維持するために回転θ方向に回転移動することとなる。この上部プレート33,33対の回転θ方向での回転移動によって、結果的に、テーブルプレート51は、回転θ方向での回転移動をすることとなる。なお、この回転移動の際に、Y方向推力発生案内機構42を駆動することで、一対のX方向推力発生案内機構12,12の移動量に相対する移動量だけテーブルプレート51を平行移動させることにより、回転θ方向での回転移動の際の回転中心が、テーブルプレート51のプレート中心に維持されることとなる。
 また、テーブルプレート51によるプレート中心を回転中心とした回転θ方向の移動に際しては、一対のX方向推力発生案内機構12,12の移動量は同じでよい。また、Y方向推力発生案内機構42が有するリニアガイド44では、テーブルプレート51の下面に設置された軌道レール21上を、上部プレート33,33対のそれぞれの上方に設置された2つの移動ブロック23,23が直線Y方向での直列配置状態を維持しながら互いの距離を変化させるように動くことになる。このことは、本実施形態に係るアライメントステージ10が、従来技術に比べて駆動制御が容易な構成を有していることを示している。
 ちなみに、図5中の分図(d)で示したテーブルプレート51のプレート中心を回転中心とした回転θ方向の移動については、例えばY方向推力発生案内機構42による直線Y方向での移動量を任意に変化させることによって回転中心を変化させることができるので、テーブルプレート51に対してXY平面上でのあらゆる移動動作を実現させることが可能となる。
 また、図5中の分図(d)で示したように、テーブルプレート51を回転θ方向で移動させた場合には、一対のX方向推力発生案内機構12,12が逆方向に駆動されることになるので、一対の回転軸受32,32間の距離は広がることとなる。したがって、一対の回転軸受32,32のそれぞれに接続する一対の上部プレート33,33間の距離も広がることとなる。つまり、初期状態において一対の上部プレート33,33間に存在する隙間D2(図3参照)は、回転θ方向の移動量が大きくなるに従って広がることとなる。かかる構成は、従来技術のように、XYθ方向のそれぞれに対応したモジュールを用意するとともに、これらXYθ方向用のモジュールを積み重ねる構造とは全く異なる思想に基づき創案されたものであり、コンパクト化されたアライメントステージ10を実現することに寄与する構成となっている。なお、一対の上部プレート33,33と一枚のテーブルプレート51とは、1本の軌道レール21と2個の移動ブロック23,23とから構成されるリニアガイド44を介して接続されているので、その回転θ方向での移動量は確実にテーブルプレート51に伝達されるようになっている。
 なお、上述したように、テーブルプレート51の回転θ方向での回転移動は、一対のX方向推力発生案内機構12,12が逆方向に駆動されることにより実現されているが、テーブルプレート51の回転方向については、一対のX方向推力発生案内機構12,12による逆方向での駆動方向をそれぞれ変更することにより、時計回りと反時計回りとを選択することができる。すなわち、図5中の(d)に示されるように、紙面上側のX方向推力発生案内機構12を紙面左側に駆動させるとともに、これとは逆に紙面下側のX方向推力発生案内機構12を紙面右側に駆動させると、テーブルプレート51は反時計回りに回転移動することとなる。また、当然ながら、紙面上側のX方向推力発生案内機構12を紙面右側に駆動させるとともに、これとは逆に紙面下側のX方向推力発生案内機構12を紙面左側に駆動させると、テーブルプレート51は時計回りに回転移動することとなる。
 以上、本発明の好適な実施形態について説明したが、本発明の技術的範囲は上記実施形態に記載の範囲には限定されない。上記実施形態には、多様な変更又は改良を加えることが可能である。
 例えば、図6は、本発明に係るアライメントステージが取り得る別の形態例を例示する図であるが、上述した実施形態のアライメントステージ10では、ベースプレート11の上方に設置されるX方向推力発生案内機構12は、推力発生源となる1つのリニアモータ13と、案内機構となる2つのリニアガイド14,14とを組み合わせることで構成されており、さらに、2つのリニアガイド14,14が1つのリニアモータ13の両側を挟むように配置されている構成が採用されていた。しかしながら、X方向推力発生案内機構12については、図6にて例示するように、1つのリニアモータ13と1つのリニアガイド14とを組み合わせることで構成することも可能である。なお、図6で例示するように、1つのリニアモータ13と1つのリニアガイド14とでX方向推力発生案内機構12を構成したときには、並列配置されるX方向推力発生案内機構12,12同士でリニアモータ13,13が近接してしまう場合があり、そのような場合には、互いの移動磁界が影響してしまう可能性がある。そこで、図6で例示するようなX方向推力発生案内機構12を採用するときには、隣り合うリニアモータ13,13同士から発せられる磁界の影響を遮断するための磁気シールド61を設けることが好適である。磁気シールド61については、例えば、鉄などの金属材料からなる磁性体を用いることで、近接する磁界の影響を遮断することが可能となる。
 また、上述した実施形態のアライメントステージ10に用いられていた複数のリニアガイド14,44の取り付け関係については、任意に変更することが可能である。例えば、図6にて示す変形例のように、一対の上部プレート33,33とテーブルプレート51との間に設置されるリニアガイド44について、上述した実施形態の場合とは逆に、軌道部材としての軌道レール21を上部プレート33,33の側に設置し、移動部材としての移動ブロック23をテーブルプレート51の側に設置するようにしてもよい。かかる取付形態の変形については、その他のリニアガイド14に対しても適用することが可能である。
 なお、図6で示す形態例の場合には、互いの間に存在する隙間D2が変化する上部プレート33の上方に対して軌道レール21を設置する構成であるので、この場合の軌道レール21は、2本に分割されたものが2つの上部プレート33,33のそれぞれに対して2つずつ設置される構成となっている。すなわち、図6における紙面右側に位置する一方の上部プレート33に対しては、1つの軌道レール21と1個の移動ブロック23とから成るリニアガイド48が2つ設置され、図6における紙面左側に位置する他方の上部プレート33に対しては、1つの軌道レール21と1個の移動ブロック23とから成るリニアガイド49が2つ設置されているのである。このように、案内機構となるリニアガイドは、直列方向で2分割された2つのリニアガイド48,49として構成することができる。直列配置されたこれら2つのリニアガイド48,49は、直線Y方向での直列配置状態を常時維持することになるので、上述した実施形態のアライメントステージ10と同様の動作を実現可能な別形態のアライメントステージを構成することを可能としている。
 ただし、図6で例示したリニアガイド48,49の場合には、直線Y方向に沿った直列方向で2本の軌道レール21を設置しなければならない関係から、2本の軌道レール21間での取付誤差が生じる可能性が存在している。一方、上述した実施形態のリニアガイド44のように、1本の軌道レール21のみを有する構成の場合には、前記のような取付誤差が生じる可能性は無くなるので好ましい。また、1本の長い軌道レールのみを設置する場合の方が、短い軌道レールを複数設置する場合に比べて、より真っ直ぐに設置することが可能となる。したがって、上述した実施形態のリニアガイド44の方が、図6で例示したリニアガイド48,49に比べて取付性が容易であるという点で有利である。さらに、上述した実施形態の場合には、1枚のテーブルプレート51の下面側に1本の軌道レール21が設置されることから、部品点数を少なくすることができ、製造コストの削減効果を得られる点においても好ましい。
 さらに、上述した実施形態のアライメントステージ10では、Y方向推力発生案内機構42が一方の上部プレート33の上方のみに対して設けられていた。しかしながら、Y方向推力発生案内機構42については、一対の上部プレート33の両方の上面に対して設置することも可能である。すなわち、図6に示すように、上述した実施形態のアライメントステージ10の図6における紙面左側に示された他方側の上部プレート33の上方に対して、リニアモータ43を追加する構成を採用することが可能である。図5を用いて説明した通り、本発明に係るアライメントステージの動作原理からすれば、一方の上部プレート33のみに対して推力発生源となるリニアモータ43を設置すれば足りるのであるが、一対の上部プレート33の両方の上面に対してそれぞれリニアモータ43,43を設置することで、直線Y方向での推力の向上を図ることが可能となり好ましい。
 また、上述した実施形態のアライメントステージ10では、ベースプレート11の直上に設置された一対のX方向推力発生案内機構12,12が逆方向に駆動されることで一対の下部プレート31を互いに逆方向に移動可能である構成が採用されていた。したがって、テーブルプレート51の直下に設置されたY方向推力発生案内機構42は、一対のX方向推力発生案内機構12,12の駆動状態に応じて一方向のみに駆動されるものであった。しかしながら、本発明は、これら推力発生案内機構の動作をX方向とY方向で入れ替えた構成も採用することができる。すなわち、図7に例示するように、ベースプレート11の直上に設置されるX方向推力発生案内機構12を1つとするとともに、テーブルプレート51の直下に設置されるY方向推力発生案内機構42,42を2つ設置する構成を採用することができる。つまり、図7で例示するアライメントステージは、図2で示した本実施形態のアライメントステージ10の内部機構におけるX方向推力発生案内機構12とY方向推力発生案内機構42とを入れ替えた状態の構成を備えるものである。
 ここで、図8を用いて、図7で示したアライメントステージの動作についての説明を行うと、図8中の分図(a)は、図7で示したアライメントステージの初期状態を示している。初期状態において、アライメントステージが有するベースプレート11とテーブルプレート51とは、上面視においてずれ量が生じないように完全に重畳して配置されている。
 図8中の分図(a)で示される初期状態から、テーブルプレート51を直線X方向に移動させたいときには、図8中の分図(b)で示されるように、1つのX方向推力発生案内機構12を任意の移動量だけ任意の方向に駆動させればよい。かかる駆動動作によって、テーブルプレート51は、任意の移動量分だけ直線X方向に平行移動することとなる。
 一方、テーブルプレート51を直線Y方向に移動させたいときには、図8中の分図(c)で示されるように、一対のY方向推力発生案内機構42,42を同じ任意の移動量だけ同じ任意の方向に駆動させればよい。かかる駆動動作によって、テーブルプレート51は、任意の移動量分だけ直線Y方向に平行移動することとなる。
 さらに、テーブルプレート51のプレート中心を回転中心として回転θ方向の移動をさせることも可能である。このときには、図8中の分図(d)で示されるように、一対のY方向推力発生案内機構42,42を同じ任意の移動量だけ逆の方向に駆動させるとともに、X方向推力発生案内機構12を一対のY方向推力発生案内機構42,42の移動量に相対する移動量だけ駆動させればよい。すなわち、一対のY方向推力発生案内機構42,42が逆方向に駆動されると、一対の回転軸受32,32間の距離は広がることとなる。回転軸受32は、内外輪がフリーな状態で回転運動することができるようになっているので、一対の回転軸受32,32のそれぞれに接続する下部プレート31,31対は、それぞれが2つのリニアガイド14,14を介して1枚のベースプレート11に対して接続されている関係上、並列配置を維持するために回転θ方向に回転移動することとなる。この下部プレート31,31対の回転θ方向での回転移動によって、結果的に、テーブルプレート51を含む下部プレート31,31対の上方に設置された部材群は、回転θ方向での回転移動をすることとなる。なお、この回転移動の際に、X方向推力発生案内機構12を駆動することで、一対のY方向推力発生案内機構42,42の移動量に相対する移動量だけテーブルプレート51を含む下部プレート31,31対の上方に設置された部材群を平行移動させることにより、回転θ方向での回転移動の際の回転中心が、テーブルプレート51のプレート中心に維持されることとなる。なお、図7で示したアライメントステージについても、上述した実施形態のアライメントステージ10と同様に、テーブルプレート51によるプレート中心を回転中心とした回転θ方向の移動に際しては、一対のY方向推力発生案内機構42,42の逆方向での移動量は同じでよい。
 また、上述した実施形態では、本発明に係るアライメントステージに設置されるリニアモータについて、コア付きのリニアモータ13であってもよいし、コアレス型のリニアモータを採用してもよいと説明した。ただし、コイル部材13a,43aとマグネット部材13b,43bが上下方向に配置された本実施形態に係るリニアモータ13,43においては、コイル部材13a,43aとマグネット部材13b,43bの間に、推進力とは関係のない上下方向の吸引力が働いてしまうこととなる。この上下方向の吸引力については、大きな推進力を必要としない場合には問題となることはないが、ある程度大きな推進力を求められる用途で使用されるアライメントステージの場合には、リニアモータ13,43の近くに設置されるリニアガイド14,44,48,49に対して負荷を与えることになり、装置寿命にも悪影響を与える可能性のある力となる。そこで、本発明に係るアライメントステージにおいては、図9及び図10で示すように、上下方向での吸引力を発生することのない構成を有するリニアモータを採用することができる。ここで、図9は、本実施形態とは別形態のリニアモータを有する他の形態例としてのアライメントステージを説明するための断面図である。また、図10は、図9で示した別形態のリニアモータの構成例を示す概略図であり、特に、図中の分図(a)はリニアモータの上面視を、分図(b)はリニアモータの正面視を示している。
 図9及び図10に示すように、別形態に係るリニアモータ93は、下部プレート31の下面側に設置された取付部材91と、この取付部材91に対して水平方向に延びるように左右方向に突出して設けられるコア鉄心92と、このコア鉄心92の左右両軸端部に巻き回して形成されるコイル部材93aとを有している。なお、このコイル部材93aについては、図10中の分図(a)に示されるように、リニアモータ93の推進方向に対して複数配置されている。
 また、図9等に示すように、取付部材91に対して左右方向に形成されたコイル部材93aに対しては、僅かな隙間を介して対向するように、複数のマグネット部材93bが配置されている。これら複数のマグネット部材93bは、ベースプレート11の上面側に対して推進方向に延びて設置された長尺かつ凹形状をしたヨーク94の内部側の壁面に対して二列に配列されて設置されている。特に、マグネット部材93bは、リニアモータ93の推進方向に沿ってN極およびS極を交互にコイル部材93aに向けるように配列されている。なお、このマグネット部材93bは、接着剤によってヨーク94に固定配列されているが、ヨーク94等の相手部材を射出成形することにより、マグネット部材93bを相手部材と一体化することもできる。
 そして、上述したコイル部材93aは、三相交流電流のu相、v相、w相に対応して設けられており、三つのコイル部材93aが一組となって、三相交流電流の通電時に移動磁界を発生するようになっている。そして、これらコイル部材93aが発生する移動磁界に基づいてマグネット部材93bとコイル部材93aとの間に磁気吸引力又は磁気反発力が作用し、コイル部材93aをマグネット部材93bの配列方向に沿って、すなわち、コイル部材93aをリニアモータ93の推進方向に向けて、推進することができるようになっている。
 以上説明したように、図9及び図10で示した別形態に係るリニアモータ93は、ヨーク94の内部側の2つの壁面に対して二列に配列されたマグネット部材93bの内側に、2つのコイル部材93aが配置された構成となっている。したがって、マグネット部材93bとコイル部材93aとの間に発生する推進力には関係ない吸引力は、図9にて符号F及びFとして示すように、紙面左右方向に向けて発生することとなる。このとき、別形態に係るリニアモータ93では、マグネット部材93bとコイル部材93aとで構成される吸引力発生源の組が、左右方向で2組ずつ配置されているので、左右方向の2組それぞれで発生する吸引力F及びFは、互いに打ち消し合うように互いに逆方向に発生することとなる。したがって、図9及び図10で示した別形態に係るリニアモータ93によれば、推進力以外の力をリニアガイド14,44,48,49等の他の部材に及ぼすことが非常に少ないので、例えば、装置の長寿命化などの効果を得ることが可能となる。
 またさらに、上述した実施形態のアライメントステージ10に用いられていた複数のリニアガイド14,44,48,49については、2条の無限循環路を有し、転動体にボール22を用いたものを例示したが、本発明に適用可能なリニアガイドについては、上述した実施形態と同様の作用効果を発揮できる範囲内において、例えば転動体にローラを用いたリニアガイドなどに適宜変更することができる。
 さらにまた、上述した実施形態のアライメントステージ10では、直線駆動源としてリニアモータ13,43を採用した場合を例示したが、同様の駆動力を発揮できるものであれば、上述したリニアモータ13,43に代えて別の直線駆動源を採用することも可能である。具体的には、ボールねじと回転モータとの組み合わせによって構成される直線駆動源や、ベルトとモータとの組み合わせによって構成される直線駆動源を、本発明のアライメントステージに対して適用することができる。
 なお、上述した本発明に関する実施形態やその変形形態例については、本発明に必要な特徴の全てを列挙したものではなく、これらの特徴群のサブコンビネーションもまた発明となり得る。その様な変更又は改良を加えた形態も本発明の技術的範囲に含まれ得ることが、請求の範囲の記載から明らかである。

Claims (9)

  1.  基台に固定されるベースプレートと、
     前記ベースプレート上に設置され、直線X方向への推力の発生と案内を行う1又は複数のX方向推力発生案内機構と、
     前記X方向推力発生案内機構の上方に設置され、直線X方向での水平移動を行う一対の下部プレートと、
     前記一対の下部プレートのそれぞれに対応して設けられる一対の上部プレートと、
     前記一対の下部プレートと前記一対の上部プレートのそれぞれの上下部プレート対の間に設置されることで、下部プレートに対する上部プレートの回転θ方向での相対的な自由運動を実現する一対の回転軸受と、
     前記一対の上部プレートの少なくとも一方の上方に設置されるとともに、直線X方向に直交する直線Y方向への推力の発生と案内を行う機構であって、前記X方向推力発生案内機構が1つ設けられるときには複数設けられ、前記X方向推力発生案内機構が複数設けられるときには1又は複数設けられるY方向推力発生案内機構と、
     前記Y方向推力発生案内機構の上方に設置されることで、上面に載置される搭載物を直線X方向、直線Y方向、および回転θ方向に移動させるテーブルプレートと、
     を備えることを特徴とするアライメントステージ。
  2.  請求項1に記載のアライメントステージにおいて、
     前記一対の下部プレートと前記一対の上部プレートの少なくとも一方のプレート間に隙間を設けたことを特徴とするアライメントステージ。
  3.  請求項1又は2に記載のアライメントステージにおいて、
     前記X方向推力発生案内機構と前記Y方向推力発生案内機構のそれぞれは、
     推力発生源となる1つの直線駆動源と、
     案内機構となる2つの直線案内装置と、
     を組み合わせることで構成されており、さらに、
     2つの直線案内装置が1つの直線駆動源の両側を挟むように配置されていることを特徴とするアライメントステージ。
  4.  請求項1に記載のアライメントステージにおいて、
     前記X方向推力発生案内機構は、前記一対の下部プレートのそれぞれの下方に設置されることを特徴とするアライメントステージ。
  5.  請求項1に記載のアライメントステージにおいて、
     前記X方向推力発生案内機構は、前記一対の下部プレートの一方の下方のみに設置され、
     前記一対の下部プレートの他方の下方には、案内機構となる直線案内装置のみが設置されることを特徴とするアライメントステージ。
  6.  請求項1に記載のアライメントステージにおいて、
     前記Y方向推力発生案内機構は、前記一対の上部プレートの一方の上方のみに設置され、
     前記一対の上部プレートの他方の上方には、案内機構となる直線案内装置のみが設置されることを特徴とするアライメントステージ。
  7.  請求項1に記載のアライメントステージにおいて、
     前記Y方向推力発生案内機構は、前記一対の上部プレートのそれぞれの上方に設置されることを特徴とするアライメントステージ。
  8.  請求項1~7のいずれか1項に記載のアライメントステージにおいて、
     前記直線駆動源はリニアモータであり、当該リニアモータから発せられる磁界の影響を遮断するための磁気シールドを設けたことを特徴とするアライメントステージ。
  9.  請求項1~8のいずれか1項に記載のアライメントステージにおいて、
     前記直線駆動源は、マグネット部材とコイル部材とを有するリニアモータであり、
     前記マグネット部材と前記コイル部材とで構成される推進力発生源の組が推進力の方向に対して左右方向にそれぞれ2組ずつ配置されていることを特徴とするアライメントステージ。
