- the test apparatus 100 includes an EFEM 110, an operation unit 120, a load unit 130, and a chiller 140.
- EFEM 110 has a built-in mechanism for transporting a substrate to be tested inside the test apparatus 100. Since the EFEM 110 has the largest dimension among the test apparatuses 100, the signal lamp 112 indicating the operation state of the test apparatus 100 and the EMO 114 operated when the test apparatus 100 is brought to an emergency stop are arranged at a high position on the front surface of the EFEM 110.
- the operation unit 120 is also supported by the EFEM 110.
- the operation unit 120 includes a display 122, an arm 124, and an input device 126.
- One end of the arm 124 is coupled to the EFEM 110 and the other end of the arm 124 supports the display 122 and the input device 126 movably.
- the display 122 includes, for example, a liquid crystal display device, and displays the operating state of the test apparatus 100, echo back of the input content from the input device 126, and the like.
- the input device 126 may include a keyboard, a mouse, a trackball, a jog tire, and the like, and accepts settings, operations, and the like of the test apparatus 100.
- the load unit 130 includes a load table 132 and a load gate 134.
- a load table 132 On the load table 132, a container that contains a semiconductor wafer to be tested is placed.
- the load gate 134 opens and closes when the semiconductor wafer is loaded into or unloaded from the test apparatus 100. Thereby, the semiconductor wafer can be loaded from the outside without reducing the cleanliness inside the test apparatus 100.
- the chiller 140 cools the wafer whose temperature has been raised by the test in the test apparatus 100 before unloading. For this reason, it is arranged between the load unit 130 that also carries out the semiconductor wafer and the test head that executes the test. In addition, since the EFEM 110 is responsible for loading and unloading the semiconductor wafer into and from the chiller 140, the chiller 140 is disposed adjacent to the EFEM 110.
- FIG. 2 is a partial longitudinal sectional view of the test apparatus 100. Elements that are the same as those in FIG. 1 are given the same reference numerals, and redundant descriptions are omitted.
- the test apparatus 100 includes a load unit 130, an EFEM 110, a main frame 160, an alignment unit 400, a probe card 300, and a test head 200. In this figure, the chiller 140 is not shown.
- the load unit 130, the EFEM 110, and the main frame 160 are sequentially arranged adjacently from the front (left side in the figure) to the rear (right side in the figure).
- the alignment unit 400, the probe card 300, and the test head 200 are stacked on the main frame 160.
- the FOUP 150 is mounted on the load table 132 of the load unit 130.
- the FOUP 150 stores a plurality of wafers 101 to be tested. Further, when the wafer 101 after the test is collected, the wafer is stored in the FOUP 150.
- EFEM 110 has a built-in robot arm 116.
- the robot arm 116 is mounted on a column 117 that travels along the rail 115, and conveys the wafer between the load unit 130 and the alignment unit 400. For this reason, the load unit 130 and the EFEM 110 and the alignment unit 400 and the EFEM 110 communicate with each other in an airtight manner, and the inside thereof is kept highly clean.
- the main frame 160 controls the overall operation of the test apparatus 100. For example, it is connected to the operation unit 120, receives an input from the input device 126, and reflects it on each unit of the test apparatus 100. Further, display contents reflecting the operation state of the test apparatus 100 are generated and displayed on the display 122.
- the main frame 160 synchronizes the operations of the load unit 130, the EFEM 110, and the alignment unit 400, and transfers the wafer 101 to each other. Further, when the EMO 114 is operated, the operation of each part of the test apparatus 100 is immediately stopped. Since these operations are required regardless of the type of wafer 101 to be tested and the content of the test, the main frame 160 is constantly installed in the test apparatus 100.
- the alignment unit 400 has an alignment stage 410. In other words, by replacing the probe card 300, the test apparatus 100 can correspond to the wafer 101 having a different layout.
- Alignment stage 410 travels along rail 402 with wafer tray 450 and wafer 101 mounted thereon.
- the alignment stage 410 can expand and contract in the vertical direction to raise or lower the mounted wafer 101. Thereby, after aligning the wafer 101 with respect to the probe card 300, the wafer 101 is pressed against the upper probe card 300.
- the probe card 300 is used as a wiring board unit that is interposed between the test head 200 and the wafer 101 and electrically connects the test head 200 and the wafer 101 when the test apparatus 100 executes a test.
- an electrical signal path is formed between the test head 200 and the wafer 101 by the probe card 300.
- the test head 200 stores a plurality of pin electronics 210.
- the pin electronics 210 is mounted with an electric circuit required according to the test target and the content of the test.
- the test head 200 is electrically connected to the probe card 300 via a contactor 202 mounted on the lower surface.
- the wafer 101 to be tested is mounted on the load table 132 while being accommodated in the FOUP 150.
- the robot arm 116 takes out the wafers 101 one by one through the load gate 134 and conveys them to the alignment unit 400.
- the wafer 101 is mounted on the wafer tray 450 on the alignment stage 410.
- the alignment stage 410 aligns the mounted wafer 101 with the probe card 300 and then presses it against the probe card 300 from below. Subsequent operations will be described later.
- FIG. 3 is a partial horizontal sectional view of the test apparatus 100. Elements common to those in FIGS. 1 and 2 are denoted by the same reference numerals, and redundant description is omitted.

- the alignment unit 400 includes a single alignment stage 410.
- the column 117 that supports the robot arm 116 moves along the rail 115 over substantially the entire width of the EFEM 110. Therefore, the robot arm 116 can transfer the wafer 101 to all of the four load units 130 and the four test heads.
- a pre-aligner 118 is disposed at the end of the EFEM 110 opposite to the chiller 140.
- the pre-aligner 118 adjusts the mounting position of the wafer 101 with respect to the robot arm 116 with a considerably higher accuracy than the accuracy required by the test head 200.
- the initial position accuracy when the robot arm 116 mounts the wafer 101 on the wafer tray 450 is improved, and the time required for alignment with the probe card 300 is shortened.
- the throughput of the test apparatus 100 can be improved.

- the pair of microscopes 430 moves together with the alignment stage 410.
- These microscopes 430 are arranged upward.
- the wafer 101 on the alignment stage 410 can be aligned with the probe card 300. That is, at the stage of being mounted on the alignment stage 410, the position of the wafer 101 is positioned with the accuracy of pre-alignment. Therefore, the position of the wafer 101 can be accurately detected by detecting, for example, the edge of the wafer 101 with the microscope 430 facing downward.
- the relative position of the microscope arranged in the housing 401 with respect to the probe card 300 is known. Thereby, the difference between the position of the wafer 101 and the position of the probe card 300 is detected, and the alignment stage 410 is moved so that the difference is compensated, so that the wafer 101 and the probe card 300 can be aligned.
- the detection of the wafer 101 is not limited to the detection of the edge.
- an image of the microscope 430 may be displayed on the display 122 and manually aligned.

- the hanger hook 440 When the hanger hook 440 is closed, it hangs the wafer tray 450 and holds it directly under the probe card 300. When the hanger hook 440 is opened, the wafer tray 450 is opened. As a result, alignment unit 400 stands by wafer tray 450 immediately below each of test head 200 and probe card 300.
- the alignment stage 410 can move below any of the test heads 200 along the rail 402 arranged on the bottom surface of the casing 401. Further, the alignment stage 410 can expand and contract in the vertical direction to raise or lower the mounted wafer tray 450 and the like.
- the wafer tray 450 held by the hanger hook 440 is once mounted alone on the alignment stage 410 by raising the alignment stage 410 from below. Subsequently, the wafer tray 450 is released from the hanger hook 440 by lowering the alignment stage 410 with the hanger hook 440 opened and opened.
- the robot arm 116 of the EFEM 110 mounts the wafer 101 on the wafer tray 450 whose upper surface is opened by the lowering of the alignment stage 410.
- the alignment stage 410 can mount the wafer 101 in a state of being placed on the wafer tray 450.
- the alignment stage 410 raises the wafer tray 450 and presses it against the lower surface of the probe card 300 while aligning the wafer 101 with respect to the probe card 300.

- the stiffener 310 has a cross member 318 that crosses the wiring board 320.
- the cross member 318 is attached to the frame-shaped stiffener 310 with high rigidity. Thereby, the bending rigidity of the entire wiring board 320 integrated with the stiffener 310 is improved and the torsional rigidity is also increased. Accordingly, deformation such as warping of the wiring board 320 can be suppressed.
- a large number of guide units 330 are arranged in parallel with each other on the upper surface of the wiring board 320 between the stiffener 310 and the cross member 318.

- the pad group 324 has the same arrangement. Each of the contact pads forming the pad group 324 is electrically connected to one of the contact pads 321 on the lower surface of the wiring board 320, but the signal arrangement for each contact pad is common among the pad groups 324. .
- the pad group 324 to be tested in one connection by the contactor 202 may be arranged corresponding to the test pads having the same signal arrangement on the wafer 101. Thereby, an electrical connection can be formed in the pad group 324 using the contactor 202 having the same specification. Further, one contactor 202 can be moved to form an electrical connection to the plurality of pad groups 324.
- the wiring board 320 has a contact pad disposed also in a region overlapping with the wafer 101, and has an occupation area close to that of the wafer 101. Therefore, it contributes to miniaturization of the probe card 300 including the wiring board 320 and also contributes to space saving of the test apparatus 100.

- the insulating sheet 271 is formed of a dielectric material, and is interposed between the sub-substrate 270 and the reinforcing member 275. Accordingly, even when a circuit is formed on the upper surface of the sub-substrate 270, a conductive metal or the like can be used as the reinforcing member 275.
- the mounting component 274 may be an electrical element such as a bypass capacitor. By mounting this type of element on the sub-substrate 270, noise can be suppressed in the immediate vicinity of the wafer 101.

- the housing hole 284 passes through the contactor housing 280 in the height direction.
- the horizontal portion 285 and the inclined portion 283 are arranged in the middle in the height direction of the contactor housing 280, and a part in the longitudinal direction forms a passage portion 281 having no step.

- a screw hole 336 is disposed at the center of the connecting portion 334.
- the elongated hole 331 passes through the vertical wall of the channel member 332 and extends in the longitudinal direction of the channel member 332.
- the roller 333 is supported by one end of a spindle 337 inserted through the elongated hole 331 and is disposed inside the channel member 332.
- the other end of the spindle 337 is connected by an operation bar 335.
- the guide unit 330 is attached to the upper surface of the wiring board 320 with screws 339 inserted through the screw holes 336.
- FIG. 12 is an enlarged sectional view of the contactor 202. Elements that are the same as those in the other drawings are given the same reference numerals, and redundant descriptions are omitted.
- the contactor housing 280 forms an example of a connector by incorporating a spring pin 286 in each of the housing holes 284. Both ends of the spring pin 286 are biased in the extending direction. Therefore, when the contactor housing 280 is mounted on the sub-board 270, the upper end of the spring pin 286 is pressed against the contact pad 278 on the lower surface of the sub-board 270 and is electrically connected to the wiring of the sub-board 270.

- the contactor housing 280 is individually attracted to the guide unit 330 and pressed against the wiring board 320. Therefore, reliable electrical coupling can be obtained without applying a large pressure to the entire contactor 202. Further, since the contactor housing 280 and the guide unit 330 are attracted individually, electrical coupling can be obtained without applying a large pressure to the entire probe card 300.
- the test head 200 may not generate a large pressing force that presses the entire contactor 202 against the probe card 300. Therefore, the three-dimensional actuator 250 only needs to exhibit a driving force for moving the contactor 202 for alignment, and a small and inexpensive specification can be selected.
- FIG. 13 is a diagram showing a signal arrangement of the spring pins 286 in the contactor housing 280.
- One contactor housing 280 is provided with three groups of housing holes 284. By making the signal arrangement of the spring pins 286 inserted into each group constant, it is possible to form an electrical connection to the pad group 324 using the contactor 202 having the same specifications. Further, one contactor 202 can be moved to form an electrical connection to the plurality of pad groups 324.
- a power supply line 287 is assigned to the spring pin 286 located at the end of the contactor housing 280, a signal line 289 is assigned to the spring pin 286 in the middle of the contactor housing 280, and a ground line 288 is arranged between them. ing. - the other end of the flow path 452 is coupled to the reduced pressure source 510 via the valve 512. Thereby, when the valve 512 is communicated with the wafer 101 mounted, the wafer tray 450 sucks and holds the wafer 101.
- the flow path 454 of the wafer tray 450 opens outside the area where the wafer 101 is mounted on the upper surface of the wafer tray 450.

Therefore, when the space between the probe card 300 and the wafer tray 450 is decompressed, the inside of the probe card 300 is also decompressed. Thereby, the wiring board 320, the PCR sheets 340 and 360, the interposer 350, and the membrane unit 370 of the probe card 300 are pressed against each other, and a signal path from the wafer 101 to the test head 200 is reliably formed.

In this state, the contactor housing 280 can be inserted into the guide unit 330 that is vacant. Even in the other guide unit 330, the pulling mechanism by the roller 333 and the signal arrangement for the contact pad 321 are common, so that the same test can be executed in the other guide unit 330 using the same test head 200.
- FIG. 16 is a plan view showing a region in the wafer 101 where a test is executed.
- the contactor 202 and the probe card 300 are connected as shown in FIG. 14, for example, among the plurality of element regions 102 of the wafer 101, every other element region 102 from the leftmost column is hatched in the drawing. - the contactor 202 has a structure in which the contact pads 321 are in contact with and separated from the upper surface of the probe card 300 in which the pitch and area of the contact pads 321 are increased, so that the contactor 202 is in contact with the wafer 101 directly. Therefore, the contactor 202 has a sufficient positioning accuracy. Thereby, the contactor 202 can be moved up and down at high speed, and the throughput of the test apparatus 100 can be improved.

- the end portion 387 of the guide bar 380 enters the frame portion 309 of the stiffener 310, and the upper end of the guide bar 380 protrudes from the upper end of the stiffener 310.
- FIG. 24 is a partially enlarged perspective view showing a part of the probe card 300 extracted. Elements that are the same as those in FIG. 23 are given the same reference numerals, and redundant descriptions are omitted.
- the end 387 of the guide bar 380 protrudes from the frame portion 309 of the stiffener 310 to the lower left.
- a step in which the height of the guide bar 380 is reduced is positioned in front of the cross member 318 of the stiffener 310 on the side opposite to the end portion 387.
- L-shaped groove cam 382 is arranged on each side of the guide bar 380.
- Each of the groove cams 382 has a width over the entire length that is larger than the diameter of the engaging pin 294 disposed on the side surface of the socket 290. Further, the downward surface inside the groove cam 382 has an inclination that descends toward the back of the groove cam 382.
- the vertical portion of the groove cam 382 disposed in the region overlapping with the step 381 is omitted, but the shape of the horizontal portion is not different from that of other groove cams 382.
- the contactor housing 280 When the contactor 202 is lowered between the guide bars 380 as described above, the contactor housing 280 is lowered while being guided by the side surfaces of the guide bar 380 and the stiffener 310, and the lower end of the guide pin 295 enters the guide hole 386 before long. . By guiding the guide pin 295 into the guide hole 386, the lower end of the spring pin 286 held by the contactor housing 280 and the pad group 324 are accurately aligned.
- the engaging pin 294 disposed on the side surface of the socket 290 enters the groove cam 382 of the guide bar 380.
- the contactor 202 is lowered until the engaging pin 294 comes into contact with the bottom surface of the groove cam 382
- the end portions 387 of the guide bar 380 are simultaneously pushed in the longitudinal direction by an actuator (not shown).
- the groove cam 382 is also displaced, and the engagement pin 294 is pushed downward according to the inclination of the upper surface thereof.
- the engagement pin 294 may have a structure that rotates like the roller 333.
- the guide bar 380 is responsible for both guiding and attracting the contactor housing 280. Therefore, compared with the structures shown in FIGS. 11 and 12, and FIGS. 18 to 20, the number of parts is small and the structure is simplified. However, it has the same function as other forms.
- FIG. 25 is a side view showing still another structure of the contactor 202.
- the spring pins 286 corresponding to the plurality of pad groups 324 are held in the single contactor housing 280.
- an individual contactor housing 280 is arranged for each pad group 324.
- Each of the contactor housing 280 and the socket 290 is individually supported from the three-dimensional actuator 250 via a spring 299.
- each of the contactor housings 280 is individually guided by the guide pins 295 and positioned individually, so that an inevitable dimensional error on the wiring board 320 side and an inevitable dimensional error on the contactor 202 side are superimposed. It is prevented. Therefore, high positional accuracy is maintained in all regions of the wiring board 320, and good electrical connection is formed.
