Description
본 발명은 발광 소자 및 그 제조방법에 관한 것이다.
발광 소자로서 최근 발광 다이오드가 많이 연구되고 있다.
발광 다이오드는 제1 도전형의 반도체층, 활성층, 제2 도전형의 반도체층이 포함되어 형성되고 상기 제1 도전형의 반도체층 및 제2 도전형의 반도체층에 전원이 인가됨에 따라 상기 활성층에서 전자와 정공의 결합으로 빛이 발생된다.
상기 발광 다이오드는 디스플레이 장치, 조명 장치, 이동통신 단말기, 자동차 등 각종 기계, 전기, 전자 장치에 사용된다.
실시예는 발광 소자 및 그 제조방법을 제공한다.
실시예는 광 추출 효율이 향상된 발광 소자 및 그 제조방법을 제공한다.
실시예에 따른 발광 소자는 제1 도전형의 반도체층; 상기 제1 도전형의 반도체층 상에 활성층; 상기 활성층 상에 제2 도전형의 반도체층; 및 상기 제2 도전형의 반도체층 상에 상기 제2 도전형의 반도체층보다 굴절률이 작거나 같은 광 추출층을 포함한다.
실시예에 따른 발광 소자 제조방법은 제1 도전형의 반도체층, 활성층, 제2 도전형의 반도체층을 형성하는 단계; 상기 제2 도전형의 반도체층 상에 선택적으로 패터닝된 마스크층을 형성하는 단계; 상기 마스크층이 형성되지 않은 상기 제2 도전형의 반도체층 상에 광 추출층을 형성하고 상기 마스크층을 제거하는 단계; 상기 광 추출층을 중심으로 스크라이빙 공정을 진행하는 단계; 및 상기 제2 도전형의 반도체층, 활성층 및 제1 도전형의 반도체층을 선택적으로 제거하여 상기 제1 도전형의 반도체층의 일부가 상측 방향으로 노출되도록 하는 식각 단계를 포함한다.

본 발명에 따른 실시예의 설명에 있어서, 각 층(막), 영역, 패턴 또는 구조물들이 기판, 각 층(막), 영역, 패드 또는 패턴들의 "위(on)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "위(on)"와 "아래(under)"는 "직접(directly)" 또는 "다른 층을 개재하여 (indirectly)" 형성되는 것을 모두 포함한다. 또한 각 층의 위 또는 아래에 대한 기준은 도면을 기준으로 설명한다.
도면에서 각층의 두께나 크기는 설명의 편의 및 명확성을 위하여 과장되거나 생략되거나 또는 개략적으로 도시되었다. 또한 각 구성요소의 크기는 실제크기를 전적으로 반영하는 것은 아니다.
이하, 첨부된 도면을 참조하여 실시예에 따른 발광 소자 및 그 제조방법에 대해 상세히 설명하도록 한다.
도 1은 제1 실시예에 따른 발광 다이오드의 사시도이고, 도 2는 제1 실시예에 따른 발광 다이오드를 I-I' 선으로 절단한 단면도이다.
도 1과 도 2를 참조하면, 제1 실시예에 따른 발광 다이오드는 기판(10), 버퍼층(20), Un-doped GaN층(30), 제1 도전형의 반도체층(40), 활성층(50), 제2 도전형의 반도체층(60)이 포함된다.
또한, 상기 제1 도전형의 반도체층(40) 상에는 제1 전극층(80)이 형성되고, 상기 제2 도전형의 반도체층(60) 상에는 제2 전극층(90)이 형성된다.
또한, 비록 도시되지는 않았지만, 상기 제2 도전형의 반도체층(60) 상에는 제1 도전형의 불순물이 도핑된 제3 도전형의 불순물층이 형성될 수도 있다.
제1 실시예에 따른 발광 다이오드는 상기 제1 전극층(80)의 형성을 위해 상기 제2 도전형의 반도체층(60), 활성층(50) 및 제1 도전형의 반도체층(40)이 선택적으로 제거됨으로써 형성된 개구부(110)가 구비된다.
상기 개구부(110)에 의해 상기 제1 도전형의 반도체층(40)의 상측 방향으로 노출되고, 상기 제1 도전형의 반도체층(40) 상에 상기 제1 전극층(80)이 형성된다.
비록 도시하지는 않았으나, 상기 제1 전극층(80) 및 제2 전극층(90)은 와이어에 의해 외부의 전원과 전기적으로 연결될 수 있다. 또한, 상기 제2 도전형의 반도체층(60)과 상기 제2 전극층(90) 사이에는 오믹 접촉층이 형성될 수도 있다. 또한, 상기 오믹 접촉층은 투명 전극으로 형성될 수도 있다.
상기 제2 도전형의 반도체층(60) 상에는 광 추출층(70)이 형성된다.
상기 광 추출층(70)은 상기 제2 도전형의 반도체층(60)의 주변부 상측에 형성되며, 결과적으로 상기 제2 도전형의 반도체층(60)의 상측으로 노출된 부분과 상기 개구부(110)를 둘러싸며 배치된다.
또한, 상기 광 추출층(70)은 상기 제2 도전형의 반도체층(60)의 모든 주변부 상측에 형성될 수도 있다.
또한, 상기 광 추출층(70)의 측면은 상기 제2 도전형의 반도체층(60)의 측면과 동일 수직면 상에 형성될 수도 있다.
상기 광 추출층(70)은 상기 활성층(50)에서 방출된 광이 외부로 보다 효과적으로 방출될 수 있도록 한다.
상기 광 추출층(70)은 내측 방향, 즉 상기 제2 도전형의 반도체층(60)이 상측으로 노출된 방향으로 경사면(71)이 형성된다. 상기 경사면(71)은 상기 제2 도전형의 반도체층(60)의 상측면에 대해서 58~63도 각도로 경사진다.
또한, 상기 광 추출층(70)은 상기 제2 도전형의 반도체층(60) 보다 굴절율이 작거나 같도록 형성된다. 예를 들어, 상기 제2 도전형의 반도체층(60)은 GaN 으로 형성될 수 있으며, 450nm 파장의 빛에 대해 2.33의 굴절율을 갖는다. 그리고, 상기 광 추출층(70)은 AlxGa1-xNy (단, 0≤x≤1)으로 형성될 수 있으며, 450nm 파장의 빛에 대해 2.12~2.33의 굴절율을 갖는다. 상기 광 추출층(70)은 AlGaN으로 형성될 수 있다.
따라서, 도 1에 화살표로 도시된 바와 같이, 상기 제2 도전형의 반도체층(60) 상에 상기 제2 도전형의 반도체층(60)보다 굴절율이 작거나 같은 상기 광 추출층(70)이 형성되기 때문에, 상기 활성층(50)에서 발생된 빛은 상기 제2 도전형의 반도체층(60)의 상측면에서 반사되어 내부로 재입사되지 않고 상기 광 추출층(70)을 통해 외부로 방출될 가능성이 증가된다. 특히, 상기 광 추출층(70)의 경사면(71)은 상기 빛이 상측 방향으로 보다 원활히 방출되도록 한다.
비록 도시하지는 않았으나, 상기 오믹 접촉층은 상기 제2 도전형의 반도체층(60)과 상기 광 추출층(70) 사이에 형성될 수도 있다.
도 3은 제2 실시예에 따른 발광 다이오드의 사시도이고, 도 4는 제2 실시예에 따른 발광 다이오드를 II-II' 선으로 절단한 단면도이다.
도 3과 도 4를 참조하면, 본 발명의 제2 실시예에 따른 발광 다이오드는 제1 실시예에서 설명된 발광 다이오드와 유사하다.
다만, 제1 실시예에 따른 발광 다이오드에서는 상기 제1 전극층(80)을 형성하기 위해 상기 제1 도전형의 반도체층(40)이 상측 방향으로 노출되도록 개구부(110)를 형성하나, 제2 실시예에 따른 발광 다이오드는 도 1에 도시된 개구부(110)가 측면 방향으로도 개방되도록 형성된 점에 차이가 있다.
이를 위해, 상기 제2 도전형의 반도체층(60), 활성층(50) 및 제1 도전형의 반도체층(40) 뿐만 아니라, 상기 광 추출층(70)의 일부를 선택적으로 제거할 수도 있다.
제2 실시예에 따른 발광 다이오드는 상기 제1 전극층(80)을 와이어를 통해 외부의 전원과 전기적으로 연결하는 공정이 보다 용이하게 진행될 수 있는 장점을 가진다.
도 5 내지 도 10은 본 발명의 실시예에 따른 발광 다이오드 제조방법을 설명하는 도면이다.
도 5를 참조하면, 먼저, 기판(10) 상에 버퍼층(20), Un-doped GaN층(30), 제1 도전형의 반도체층(40), 활성층(50), 제2 도전형의 반도체층(60)을 형성하고, 상기 제2 도전형의 반도체층(60) 상에 상기 광 추출층(70)을 형성하기 위한 마스크층(100)을 형성한다.
예를 들어, 상기 기판(10)은 사파이어(Al2O3), Si, SiC, GaAs, ZnO, MgO 중 적어도 어느 하나로 형성될 수도 있다.
상기 버퍼층(20)은 상기 기판(10)과 상기 기판(10)의 상측에 적층되는 질화물 반도체층 사이의 격자상수의 차이를 줄여주기 위한 것으로, 예를 들어, AlInN/GaN, InxGa1-xN/GaN, AlxInyGa1-x-yN/InxGa1-xN/GaN 등과 같은 적층 구조로 형성될 수 있다.
상기 Un-doped GaN층(30)은 챔버에 NH3 및 TMGa를 포함하는 가스를 주입하여 형성할 수 있다.
상기 제1 도전형의 반도체층(40)은 제1 도전형의 불순물이 주입된 질화물 반도체층이 될 수 있다. 예를 들어, 상기 제1 도전형의 불순물은 n형 불순물이 될 수 있으며, n형 불순물으로 Si가 포함된 GaN층으로 형성될 수 있다.
상기 활성층(50)은 단일 양자 우물 구조 또는 다중 양자 우물(Multi-Quantum Well) 구조로 형성될 수 있고, 예를 들어, InGaN 우물층/GaN 장벽층의 적층구조로 형성될 수도 있다.
상기 제2 도전형의 반도체층(60)은 제2 도전형의 불순물이 주입된 질화물 반도체층이 될 수 있다. 예를 들어, 상기 제2 도전형의 불순물은 p형 불순물이 될 수도 있으며, p형 불순물으로 Mg가 포함된 GaN층으로 형성될 수 있다.
또한, 상기 제3 도전형의 반도체층(미도시)은 제1 도전형의 불순물이 주입된 질화물 반도체층이 될 수 있으며, 예를 들어, 상기 제1 도전형의 불순물은 Si와 같은 n형 불순물이 될 수 있다.
상기 마스크층(100)은 실리콘 산화막(SiO2)로 형성될 수 있다. 상기 마스크층(100)은 본 발명의 실시예에 따른 광 추출층(70)이 형성될 수 있도록 패터닝된다.
도 6을 참조하면, 상기 마스크층(100)이 형성된 후, 상기 제2 도전형의 반도체층(60) 상에 광 추출층(70)을 형성한다.
상기 광 추출층(70)은 AlxGa1-xNy (단, 0≤x≤1)으로 형성될 수 있다. 예를 들어, 상기 AlxGa1-xNy은 800~1000℃의 온도에서 NH3, 트리메틸갈륨(TMGa), 트리메틸 알루미늄(TMAl)을 공급하여 형성할 수 있다. 예를 들어, 상기 광 추출층(70)은 AlGaN으로 형성될 수 있다.
상기 광 추출층(70)은 성장 과정에서 상기 제2 도전형의 반도체층(60)의 상측면에 대해서 측면이 58~63도 각도로 경사진 경사면(71)이 형성된다.
그리고, 도 7에 도시된 바와 같이 상기 마스크층(100)을 제거한다.
도 8을 참조하면, 상기 광 추출층(70)을 중심으로 하여 스크라이빙 공정을 진행한다.
스크라이빙 공정은 반도체층을 여러 개로 분리하여 다수의 발광 소자를 만들기 위한 것으로, 비록 도 8에는 단면도가 도시되어 있으나, 예를 들어, 도 1과 도 3에 도시된 바와 같이 육면체와 유사한 형태로 분리될 것이다.
따라서, 상기 광 추출층(70)은 상기 제2 도전형의 반도체층(60)의 주변부 상측에 배치되고, 상기 광 추출층(70)의 측면은 상기 제2 도전형의 반도체층(60)의 측면과 동일 수직면 상에 형성될 수 있다.
여기서, 상기 제2 도전형의 반도체층(60) 상에 오믹 접촉층(미도시)을 형성하고 상기 오믹 접촉층 상에 상기 마스크층(100)을 형성한 후, 상기 오믹 접촉층 상에 상기 광 추출층(70)을 형성할 수도 있다.
또한, 상기 제2 도전형의 반도체층(60) 상에 상기 광 추출층(70)을 형성한 후, 상기 광 추출층(70)이 형성되지 않은 상기 제2 도전형의 반도체층(60) 상에 상기 오믹 접촉층을 형성할 수도 있다.
도 9를 참조하면, 도 8에 도시된 제2 도전형의 반도체층(60) 및 광 추출층(70)의 상측에 마스크 패턴(미도시)을 형성하고, 상기 제2 도전형의 반도체층(60), 활성층(50) 및 제1 도전형의 반도체층(40)을 선택적으로 식각하여 도 1 및 도 2에 도시된 바와 같은 상기 개구부(110)를 형성한다.
이때, 상기 마스크 패턴의 형태에 따라 상기 광 추출층(70), 제2 도전형의 반도체층(60), 활성층(50) 및 제1 도전형의 반도체층(40)을 선택적으로 식각하여 도 3 및 도 4에 도시된 바와 같은 형태로 개구부를 형성할 수도 있다.
도 10을 참조하면, 상기 제1 도전형의 반도체층(40) 상에 제1 전극층(80)을 형성하고, 제2 도전형의 반도체층(60) 상에 제2 전극층(90)을 형성한다.
따라서, 도 1에 도시된 바와 같은 발광 다이오드가 제작될 수 있다.
한편, 이후, 상기 제1 전극층(80) 및 제2 전극층(90)을 각각 와이어를 통해 외부 전원과 전기적으로 연결하는 공정이 진행될 수 있고, 상기 제2 도전형의 반도체층(60) 및 광 추출층(70) 상에 몰딩부재를 형성하는 공정이 진행될 수도 있다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
실시예는 광원으로 사용되는 발광 소자에 적용될 수 있다.
Claims (15)
- 제1 도전형의 반도체층;상기 제1 도전형의 반도체층 상에 활성층;상기 활성층 상에 제2 도전형의 반도체층; 및상기 제2 도전형의 반도체층 상에 상기 제2 도전형의 반도체층보다 굴절률이 작거나 같은 광 추출층을 포함하는 발광 소자.
- 제 1항에 있어서,상기 광 추출층은 AlxGa1-xNy (단, 0≤x≤1)을 포함하는 발광 소자.
- 제 1항에 있어서,상기 광 추출층은 AlGaN인 발광 소자.
- 제 1항에 있어서,상기 광 추출층은 상기 제2 도전형의 반도체층 상의 주변부에 형성되는 발광 소자.
- 제 1항에 있어서,상기 광 추출층은 상기 제2 도전형의 반도체층 상의 가장자리를 따라 상기 제2 도전형의 반도체층을 둘러싸도록 형성되는 발광 소자.
- 제 1항에 있어서,상기 광 추출층은 내측면에 경사면이 형성되는 발광 소자.
- 제 6항에 있어서,상기 경사면은 상기 제2 도전형의 반도체층의 상측면에 대해서 58~63도 각도로 경사진 발광 소자.
- 제 1항에 있어서,상기 제2 도전형의 반도체층, 활성층 및 제1 도전형의 반도체층은 선택적으로 식각되어 상기 제1 도전형의 반도체층의 일부가 상측 방향으로 노출되고, 상기 상측 방향으로 노출된 제1 도전형의 반도체층 상에 제1 전극층이 형성되는 발광 소자.
- 제 1항에 있어서,상기 광 추출층, 제2 도전형의 반도체층, 활성층 및 제1 도전형의 반도체층은 선택적으로 식각되어 상기 제1 도전형의 반도체층의 일부가 상측 및 측면 방향으로 노출되고, 상기 상측 및 측면 방향으로 노출된 제1 도전형의 반도체층 상에 제1 전극층이 형성되는 발광 소자.
- 제 1항에 있어서,상기 광 추출층, 제2 도전형의 반도체층, 활성층 및 제1 도전형의 반도체층의 측면은 동일 수직면 상에 배치되는 발광 소자.
- 제 1항에 있어서,상기 제2 도전형의 반도체층 상에 제2 전극층을 포함하는 발광 소자.
- 제 11항에 있어서,상기 제2 도전형의 반도체층과 제2 전극층 사이에 오믹 접촉층을 포함하는 발광 소자.
- 제 1항에 있어서,상기 제2 도전형의 반도체층 상이 n형 불순물이 도핑된 제3 도전형의 반도체층을 포함하는 발광 소자.
- 제1 도전형의 반도체층, 활성층, 제2 도전형의 반도체층을 형성하는 단계;상기 제2 도전형의 반도체층 상에 선택적으로 패터닝된 마스크층을 형성하는 단계;상기 마스크층이 형성되지 않은 상기 제2 도전형의 반도체층 상에 광 추출층을 형성하고 상기 마스크층을 제거하는 단계;상기 광 추출층을 중심으로 스크라이빙 공정을 진행하는 단계; 및상기 제2 도전형의 반도체층, 활성층 및 제1 도전형의 반도체층을 선택적으로 제거하여 상기 제1 도전형의 반도체층의 일부가 상측 방향으로 노출되도록 하는 식각 단계를 포함하는 발광 소자 제조방법.
- 제 13항에 있어서,상기 광 추출층은 AlxGa1-xNy (단, 0≤x≤1)으로 형성되는 발광 소자 제조방법.
