' 背景技術
窒化ガリウムは、 優れた青色発光素子として注目を集めており、 発光 ダイォードゃ半導体レーザーダイォード用材料として実用化されている。 最近、 融液からフラックス法によって窒化ガリゥム単結晶を育成する方 法が注目されている。
Ga-Na-A(Li, K, Rb, Cs, Fr)-B(Ca, Sr, Ba, Ra)系の組成を有する融液 を用いてフラックス法によって G a N単結晶を育成することが国際公開 WO 2004/013385 A1に開示されてレ、る。 ただし、 ここで、 A群の元素 と B群の少なく とも一方の中から 1個以上の元素を選択する。

また、 L i添加量が多いと、 G a N結晶中に L iが取り込まれること がわかっている (2005年秋季 第 66回応用物理学佘学術講演会予稿集 I、 7a_X - 7)。 G a N単結晶中に L iが取り込まれると、 中心波長約 5 1 1 n mの不純物帯発光が増加する。 発明の開示
本発明者は、 G a— N a系融液を用いて G a N単結晶をフラックス法 で育成するのに際して、 L iに代わる添加金属元素として、 種々の元素 を検討した。 この結果、 アルカリ金属元素であるカルシウムを添加した 場合には、 結晶色は灰色かつ透明であつたが、 結晶から青色の発光が観 察され、 またアルミナルツボが激しく腐食した。 また、 ス トロンチウム を添加した場合には、 アルミナルツボの腐食の程度はカルシウムの場合 よりは少なかったが、 腐食していた。 また、 やはり結晶から黄緑色の発 光が観測された。 バリウムを添加した場合は、 アルミナルツボの腐食は ほとんど無かった。 また、 得られた G a N単結晶の不純物帯発光はほと んど見られなかった。
本発明の課題は、 G a— N a系融液を用いて G a N単結晶をフラック ス法で育成するのに際して、 結晶の不純物帯発光を低減し、 透明度の良 好な結晶を得ることである。
本発明は、 窒化ガリウム単結晶をフラックス法によって育成するため の融液組成物であって、 ガリウム、 ナトリ ウムおよびバリウムを含有し、 ナトリ ウムの量を 1 0 0 πι o 1 %としたときのバリ ウムの量が 0. 0 5〜 0. 3 m o l %で あることを特徴とする、 融液組成物に係るものである。
また、 本発明は、 前記融液組成物からフラックス法によって窒化ガリ ゥム単結晶を育成する方法に係るものである。
本発明によれば、 比較的透明な G a N単結晶が得られるだけでなく、 不純物元素の単結晶中への取り込みに起因する不要な発光が著しく低減 される。
例えばリチウム、 カルシウム、 ス ト口ンチウム元素はアル力リ金属、 アルカリ土類金属元素であるが、 G a— N a融液にカルシウムを添加す ると、 青色の不純物帯発光が見られた。 また、 G a— N a系融液にス ト ロンチウムを添加すると、 黄緑色の不純物帯発光が見られた。 この発光 は、 リチウムを添加した場合に類似していた。更に、 G a— N a融液(添 加金属なし) で単結晶を育成した場合にも、 得られた単結晶には青色の 発光が観測される。 このような知見からは、 本発明におけるように、 G a -N a系融液に対してバリゥムを添加した場合に、 G a N単結晶から の発光を著しく低減できることは予測困難であった。
融液におけるナトリゥムの量を 1 0 0 m o 1 %としたとき、 バリウム のモル数は、 0. 0 5m o l %以上とし、 0. 1 mo 1 %以上であるこ とが更に好ましい。 また、 バリウムのモル数は、 0. 3 m o l %以下と するが、 0. 2 7 m o 1 %以下であることが更に好ましい。 ナトリウム に対するバリゥムの量が少なすぎると、 前記の発光抑制効果が得られに くい。 バリ ウムの量が多すぎると、 多核発生しやすくなり、 良質な結晶 が得られにくくなつてしまう。 図面の簡単な説明 図 1は、 本発明の実施の際に使用できる育成装置を模式的に示すプロ ック図である。

本発明の融液組成物を製造する際には、 ガリウム原料物質、 ナトリウ ム原料物質および少なく ともバリゥム原料物質を混合し、 溶融させる。 ガリウム原料物質としては、 ガリウム単体金属、 ガリウム合金 (例え ば G a 4 N a ) を適用できるが、 ガリ ウム単体金属が取扱いの上からも 好適である。

バリ ウム、 バリ ゥム単体金属、 バリ ゥム合金 (例えば B a 8 G a 7、 B a G a 2、 B a G a 4、 B a 1 0 G a)、 バリ ウム化合物 (例えば B a 3 N 2)を適用できるが、単体金属が取扱いの上からも好適である。 融液におけるガリウムとナトリ ウムとのモル比率は特に限定されない。 例えば、 ナトリゥムの量を 1 0 0 m o 1 %としたとき、 ガリ ゥムのモル 数は、 1 0 m o 1 %以上であることが好ましく、 1 5 m o 1 %以上であ ることが更に好ましく、 2 O mo 1 %以上であることが最も好ましい。 また、 ガリウムのモル数は、 5 0 m o 1 %以下であることが好ましく、 40 m o 1 %以下であることが更に好ましい。
融液には、 ガリウム、 ナトリウム、 バリウム以外にも、 例えば少量の 炭素、 カルシウム、 アルミニウム、 インジウム、 錫、 亜鉛、 ビスマス、 アンチモン、 シリ コン、 マグネシウムなどを添加できる。
融液の反応を行なうための育成容器の材質として目的とする加熱およ び加圧条件において耐久性のある材料でなければならない。 こう した材 料としては、 金属タンタル、 タングステン、 モリブデンなどの高融点金 属、 アルミナ、 サファイア、 イッ トリア、 YAG (Y3A 15012) など の酸化物、 窒化アルミニウム、 窒化チタン、 窒化ジルコニウム、 窒化ホ ゥ素などの窒化物セラミックス、 タングステンカーバイ ド、 タンタル力 ーバイ ドなどの高融点金属の炭化物、 p— BN (パイロリティック BN)、 p— Gr (パイロリティックグラフアイ ト) などの熱分解生成体が挙げら れるが、 このなかでも良質な結晶性で大型の G a N単結晶を育成すると いう実用上の観点において、 アルミナを用いることが最も好ましい。 本発明を実施する際には、 例えば、 少なく とも窒素ガスおよび Zまた はアンモニアを含む雰囲気下で、 原料混合物を溶融させ、 融液を生成さ せる。 そして、 所定の単結晶成長条件とする。 このような条件は限定さ れないが、 雰囲気の全圧は、 3〜 2 0 OMP a とすることが好ましい。 また、 育成温度は、 8 0 0〜 1 2 0 0°Cとすることが好ましく、 8 5 0 〜 1 0 0 0°Cとすることが更に好ましい。
雰囲気中の窒素、 アンモニア以外のガスは限定されないが、 不活性ガ スが好ましく、 アルゴン、 ヘリウム、 ネオンが特に好ましい。
窒化ガリ ゥム結晶をェピタキシャル成長させるための育成用基板の材 質は限定されないが、 G a N自立基板、 サファイア、 A 1 Nテンプレー ト、 G a Nテンプレート、 シリコン単結晶、 S i C単結晶、 Mg O単結 晶、 スピネル (Mg A l 204)、 L i A l 〇2、 L i G a〇2、 L a A 1 O 3 , L a G a O 3 , N d G a O 3等のぺロブスカイ ト型複合酸化物を例 示できる。 また組成式 〔Ai— (S r ! _ x B a x) y ] 〔 (A 1 ! _ z G a z ) ! _u · D u] O 3 (Aは、 希土類元素である ; Dは、 ニオブお ょぴタンタルからなる群より選ばれた一種以上の元素である ; y = 0. 3〜0. 9 8 ; x = 0〜 l ; z = 0〜 l ; u = 0. 1 5〜0 , 4 9 ; x + z = 0. 1〜2) の立方晶系のベロブスカイ ト構造複合酸化物も使用 できる。 また、 SCAM (ScAlMg04) も使用できる。
A 1 Nテンプレ一トとは A 1 N単結晶ェピタキシャル薄膜をサフアイ ァ単結晶基板上に作成したものを言う。 G a Nテンプレート基板は、 サ ファイア基板上に G a N単結晶ェピタキシャル薄膜を作成したものを言 う。 テンプレートの膜厚は適宜であってよいが、 育成開始時にメル卜バ ックする膜厚以上が必要である。 A 1 Nテンプレートの方が、 G a Nテ ンプレー トよ り もメルトバック しにく く、 例えば、 A 1 Nテンプレート の場合は 1ミクロン以上、 G a Nテンプレートの場合は 3ミクロン以上 の膜厚があればよい。
単結晶育成装置において、 原料混合物を加熱して融液を生成させるた めの装置は特に限定されない。 この装置は熱間等方圧プレス装置が好ま しいが、 それ以外の雰囲気加圧型加熱炉であってもよい。
単結晶製造の際には、 例えば図 1に模式的に示すように、 複数の発熱 体 6 A、 6 B、 6 Cを上下方向に設置し、 発熱体ごとに発熱量を独立し て制御する。 つまり、 上下方向へと向かって多ゾーン制御を行なう。 圧 力容器内は高温、 高圧となるので、 上下方向の温度勾配を制御すること は一般には難しいが、 複数の発熱体を上下方向に設置し、 各発熱体をゾ ーン制御することによって、 融液内部における温度差を最適に制御でき る。
各発熱体を発熱させ、 気体タンク 1、 圧力制御装置 2、 配管 3を通し て、 雰囲気制御用容器 4内の育成容器 7へと窒素含有雰囲気を流し、 加 熱および加圧すると、 育成容器内で混合原料がすべて溶解し、 融液を生 成する。 ここで、 所定の単結晶育成条件を保持すれば、 窒素が育成原料 融液中に安定して供給され、 種結晶上に単結晶膜が成長する。
発熱体の材質は特に限定されないが、鉄-ク口ム-アルミ系、二ッケル- クロム系などの合金発熱体、 白金、 モリブデン、 タンタル、 タンダステ ンなどの高融点金属発熱体、 炭化珪素、 モリプデンシリサイ ト、 カーボ ンなどの非金属発熱体を例示できる。 実施例
(実施例 1 )
金属ナトリウム 0. 8 8 g (0. 0 3 8モル)、金属ガリゥム 1 g (0. 0 1 4モル) (金属ナトリウム 1 0 0モル0 /。に対して 3 7 m o 1 %、)、金 属バリウム 1 6 m g (金属ナトリウム 1 0 0モル0 /0に対して 0. 2 7m o 1 %) をグローブボックス内で秤量した。 この原料を、 内径 φ 1 7m mのアルミナ製ルツボ育成容器に充填した。 この際、 ルツボ育成容器 1 の底部に種結晶基板を設置した。 種結晶基板として、 1 0mm角の G a Nテンプレート基板を用いた。 ルツボ育成容器の底に、 テンプレー トの 単結晶薄膜が上向きとなるように基板を水平に配置した。
次いで、 ルツボを育成装置内にセッ トし、 窒素ガスで 3. 5 MP aに 加圧した。 8 7 0°Cで 1 0 0時間保持して G a N単結晶を育成した。 こ の際、 揺動の周期は 1 0 r p mとし、 揺動角度は 1 5° とした。 室温ま で自然放冷した後、 育成装置からルツボ育成容器を取り出し、 エタノー ル中で処理することにより、 N a、 B aを溶解させた。 その後、 薄い塩 酸につけ、 残った G aを除去し、 G a N単結晶を取り出した。 この G a N単結晶は略六角形であり、 約 1 2 mm X 1 2 ram, 厚さは約 2mmであつ た。 色はほぼ無色透明であった。 クラックや雑晶の取り込みは見られな かった。 この写真を図 2に示す。
この結晶に紫外線ランプを照射し、 紫外線カツ トフィルターを通して 可視光のみを顕微鏡にて観察した。 この結果を図 3に示す。 顕著な発光 は見られない。
(比較例 1 )
実施例 1と同様にして G a N単結晶を育成した。 ただし、 バリ ウムは 添加せず、 その代りに、 リチウムを N a l O O m o l %に対して 0. 5 m o 1 %添加した。 得られた G a N単結晶は、 ほぼテンプレートと同じ 形状であり、 1周り大きくなつていた。 結晶の寸法は、 約 1 1 mm X I 1 111111 厚さ約0. 6 mmであった。 結晶は少し褐色を呈していたが、 透明であった。 クラックや雑晶の取り込みは見られなかった。 この写真 を図 4に示す。 この結晶を、 実施例 1 と同様にして蛍光顕微鏡にて不純 物帯発光を観察したところ、 黄緑色の発光が観測された (図 5)。
(比較例 2 )
実施例 1 と同様にして G a N単結晶を育成した。 ただし、 B aは添加 せず、 S rを N a 1 0 0 m o 1 %に対して 0. 2 7m o l %添加した。 得られた G a N単結晶は、 ほぼテンプレートと同じ形状であり、 1周り 大きくなつており、 約 l lmmX l lmm、 厚さは約 0.7mmであった。 色 は大部分は灰色を呈しており、 エッジ部分は茶色く着色していた。 クラ ックゃ雑晶の取り込みは見られなかった。 この写真を図 6に示す。
この結晶を同様に蛍光顕微鏡にて不純物帯発光を観察したところ、 黄 緑色の発光が観測された (図 7)。 また、 アルミナるつぼと、 種基板とし て用いた G a Nテンプレートのサファイア部分とが、 少し腐食された。
(比較例 3)
実施例 1 と同様にして G a N単結晶を育成した。 ただし、 B aを添加 せず、 C aを N a 1 0 0 m o 1 %に対して 0. 1 m o 1 %添加した。 得 られた G a N単結晶は、 ほぼテンプレートと同じ形状であり、 1周り大 きくなつていた。 厚さは約 0.6mmであった。 色は大部分は濃い灰色を 呈していたが透明であった。 クラックゃ雑晶の取り込みは見られなかつ た。 この写真を図 8に示す。
この結晶を、 実施例 1 と同様に蛍光顕微鏡にて不純物帯発光を観察し たところ、 青色の発光が観測された (図 9)。 なお、 アルミナるつぼが激 しく腐食され、 種基板として用いた GaNテンプレートのサファイア部分 の厚さが薄くなっており、 溶けていることが確認された。
(比較例 4)
実施例 1 と同様にして G a N単結晶を育成した。 ただし、 アルミナル ッボではなく、 タングステン坩堝を用いた。 また、 N a原料として N a N3を 0. 6 6 g (N a : 0. 0 1 0m o l )、 金属 G aを 1. 2 g (G a : 0. 0 1 7mo l )、 金属 B aを 1 6m g ( B a : 0. 1 1 7 mm o 1 ) とした。 N aを 1 0 0m o l %としたとき、 G aは 1 7 0m o l % であり、 B aは 1. 1 7 m o 1 %である。 育成温度を 7 5 0 °Cとした。 種結晶は用いなかった。 坩堝壁面に G a Nの 1 m m程度の大きさの微結 晶が析出したが黒色であり、 透明ではなかった。
本発明の特定の実施形態を説明してきたけれども、 本発明はこれら特 定の実施形態に限定されるものではなく、 請求の範囲の範囲から離れる ことなく、 種々の変更や改変を行いながら実施できる。

Claims

請求の範囲
1. 窒化ガリゥム単結晶をフラックス法によって育成するための融 液糸且成物であって、
ガリウム、 ナトリウムおよびバリウムを含有し、 ナトリウムの量を 1 0 0 m o 1 %としたときのバリウムの量が 0. 0 5〜0. 3 mo l %で あることを特徴とする、 融液組成物。
2. ナトリゥムの量を 1 0 Om o 1 %としたときのガリゥムの量が 2 0〜40m o l %であることを特徴とする、,請求項 1記载の融液組成 物。
3. 請求項 1または 2記載の融液組成物からフラックス法によって 窒化ガリゥム単結晶を育成する方法であって、 育成温度が 8 5 0°Cから 1 0 00°Cであることを特徴とする方法。
4. 前記融液組成物の容器の材質としてアルミナを用いることを特 徴とする、 請求項 3記載の方法。
