[0001] 本発明は、プリント基板 (PWB)に部品が実装されたプリント回路基板のような、は んだ接合される製品の製造方法及びはんだ接合装置に関し、特にこのようなはんだ 接合される製品をはんだ接合するリフロ条件の設定方法に関する。
背景技術
[0002] はんだ接合により部品をプリント基板に実装するリフロ技術においては、基板上に 塗布したクリームはんだペーストの上に部品を装着した後、リフロ炉にて全体をはん だ融点以上に加熱してはんだ接合を行っている。そして、リフロ炉の動作条件である リフロ条件 (炉内温度、基板の搬送速度や風速)は、必要最低温度から部品の耐熱 温度までの間にはんだ接合部の温度が収まるように設定される。
従来のはんだ接合部温度の管理方法では、製品相当のサンプル基板上に温度測 定用の熱電対を設けて、実際にリフロ加熱を行った際の温度を実測することによって 、温度プロファイルの確認と温度設定値の調整を行なって 、た。

発明の開示
[0005] し力しながら、上記のような製品サンプルを準備して実測するためには、製品サン プルの準備のために少な力 ずコストを必要とする。また、リフロ条件を設定するまで の間に、サンプノレ作成力もリフロ炉を用いた実験まで多大な労力を必要としていた。 また熱解析シミュレーションは、部品や基板の物性値の入力作業、及び解析自体 にも多大な時間がかかる。また精度が悪いために、結局はシミュレーション後に再度 製品サンプルによる実測確認をしなければならな!/、ケースも多 、ため、実運用上の 問題も多い。
[0006] さらに、近年では、鉛フリー化した BGAのバンプを用いる鉛フリー BGAが実装され るケースが増えている。この鉛フリー BGAは融点は、従来の共晶はんだバンプをもつ BGAと比較して 20°C以上高くなるので、リフロ条件の設定はさらに難しい作業となる 上記問題点に鑑み、本発明では、例えばプリント回路基板のような、はんだ接合さ れる製品をリフロ加熱によってはんだ接合する際に、最適なリフロ条件を容易に決定 することを可能とした、はんだ接合される製品を製造する製造方法及びはんだ接合 装置を提供することを目的とする。
[0007] リフロ技術によるはんだ接合では、リフロ温度すなわちリフロ加熱時におけるはんだ 接合部の温度が、必要最低温度力 部品の耐熱温度までの間となるように、リフロ時 の加熱条件すなわちリフロ条件が設定される。ここでリフロ条件とは、例えばリフロ炉 内の温度、リフロ炉内におけるプリント基板の搬送速度、及び熱風の風速などであつ て、基板をリフロ加熱する際の加熱条件である。
[0008] リフロ温度は基板全体で一様ではなぐ搭載される部品の集中度によって高い部分 と低い部分がある。ここで、リフロ温度は基板の熱容量によって決定されるので、基板 上の各箇所におけるリフロ温度は、当該箇所に搭載されている部品の体積に応じて 変動する。
そこで本発明では、実装する部品を載せた基板を所定の加熱条件に基づ!ヽてリフ 口加熱して部品を基板にはんだ接合する際に、基板の各位置において所定寸法の 範囲内に実装される部品が占める部品体積をそれぞれ算出し、算出された部品体積 に応じて加熱条件を決定し、決定された加熱条件に基づ!ヽてリフロ加熱を行う。
[0009] すなわち、本発明の第 1形態によるはんだ接合される製品の製造方法は、実装する 部品を載せた基板を所定の加熱条件に基づいてリフロ加熱することによって、部品を 基板にはんだ接合する際に、基板の各位置において所定寸法の範囲内に実装され る部品が占める部品体積をそれぞれ算出し、算出された部品体積に応じて加熱条件 を決定し、決定された加熱条件に基づいてリフロ加熱を行う。
[0010] また、はんだ接合される製品の製造方法は、下記ステップ、すなわち基板の所定寸 法の範囲ごとに算出したこれら範囲内に搭載された部品の体積のうち、最大の値を 有する最大部品体積に対応するはんだ付け温度とはんだ付けに要する必要温度と を対比した結果算出された、当該基板に対応するはんだ条件を、読み出すステップ と、読み出されたはんだ条件に基づ 、て基板への部品のはんだ付けを行うステップと 、を有するものであってもよい。
[0011] 本発明の第 2形態によるはんだ接合装置は、実装する部品を載せた基板を所定の 加熱条件に基づいてリフロ加熱することによって、部品を基板にはんだ接合するはん だ接合装置であって、基板の各位置において所定寸法の範囲内に実装される部品 が占める部品体積をそれぞれ算出する部品体積算出部と、算出された部品体積に 応じて加熱条件を決定する加熱条件決定部と、を備えて構成される。
[0012] 基板に生じるリフロ温度のうち最高値は、実装部品が少ない (部品体積が最低の) 箇所に生じその値は基板によってほぼ決まっている。したがって上記のように算出し た部品体積の最高値は基板上に生じるリフロ温度のバラツキの範囲を表す。したがつ てこのような部品体積の最高値にしたがって加熱条件を決定すれば、各基板に生じ るリフロ温度のバラツキに応じて使用可能な加熱条件を決定することが可能となる。 またリフロ温度は基板の厚さに応じて変化するため、加熱条件の決定にあたっては 、さらに基板の既知の厚さの値を使用してもよい。
[0013] 1つの部品体積を算出する所定寸法の範囲は、基板に実装された少なくとも 1つの 部品について当該部品を囲む所定寸法の範囲としてよい。このとき、対象となる部品 の端力 所定距離だけ離れた位置までを含むように所定寸法の範囲を定め、この所 定距離として部品同士の間隔が基板に塗布されるはんだのリフロ加熱時における温 度に対して実質的に影響しなくなる最小部品間距離を、予め定めておいてもよい。

[0015] 本発明の第 3形態によるはんだ条件判別方法は、基板への部品実装時におけるは んだ接合の条件を判別するはんだ条件判別方法であって、基板上の所定寸法の範 囲内に配置される部品の体積を算出するステップと、算出された部品体積力 最大 部品体積を抽出するステップと、抽出された最大部品体積をパラメータとして基板に おける最低リフロ温度を判別するステップと、最低リフロ温度とはんだ付けに要する必 要温度とを比較して、基板におけるはんだ条件が適切なものか否かを判別するステ ップと、を有する。
このはんだ条件判別方法において、部品体積算出時には基板の板厚を勘案して 部品体積を算出してもよい。
[0016] 本発明の第 4形態によるリフ口装置は、部品が搭載された基板を加熱してリフロを行 ぅリフ口装置であって、部品を加熱する加熱機構と、加熱機構を制御する制御部と、 制御部による加熱機構制御時に用いられるリフロ条件を記憶した記憶部とを備えて 構成される。ここで上記リフロ条件は、基板上の所定寸法の範囲内に搭載された部 品の体積に応じて設定されたものであり、上記制御部は、リフロ処理が施される基板 に対応したリフロ条件を記憶部力 読み出して、読み出されたリフロ条件により基板 に対するリフロ処理を制御する。
このリフ口装置において、上記リフロ条件は、基板上の所定寸法の範囲内に配置さ れた部品の体積を算出し、算出された部品体積のうち最大値を有する部品体積に対 応するリフロ温度とはんだ付けに要する必要温度とを対比し、リフロ温度が必要温度 を下回らな 、ように選定されたものであってよ 、。

[0020] 以下、はんだ接合される製品の製造方法及びはんだ接合装置の実施例を説明す る。
ここで、本実施形態の対象とするはんだ接合技術は、基板上に塗布したクリームは んだペーストの上に部品を装着した後、はんだ融点以上の熱風で加熱してはんだ接 合を行うリフロ技術である。
[0021] 上記の通り、リフロ技術によるはんだ接合では、リフロ温度がはんだ接合に要する必 要最低温度力も部品の耐熱温度までの間となるようにリフロ条件が設定される。ここで リフロ条件とは、リフロ炉にて部品を装着したプリント基板を加熱する際の加熱条件を いい、その主な要素としては、例えばリフロ炉内の温度、リフロ炉内におけるプリント 基板の搬送速度、及び熱風の風速などがある。
ここで、リフロ温度は基板全体で一様ではなぐ搭載される部品の集中度によって 温度が高い部分と温度が低い部分がある。したがって、基板上に現れる最も高いリフ 口温度と最も低 、リフ口温度が、はんだが溶融する必要最低温度から部品の耐熱温 度までの範囲内に収まるように、リフロ条件を設定しなければならない。
[0022] 一方で、現在主流として使用されているリフロ炉(図示せず)では、熱風による対流 伝熱によって基板の加熱が行われている。リフロ温度は、部品を搭載した基板の熱 容量によって決定され、この熱容量は質量 X比熱すなわち体積 X比重 X比熱によつ て決定される。
基板上に搭載されている部品は、銅、シリコン、エポキシ榭脂等の材料で構成され る力 各部品が同じような材料比率で構成されていると仮定してよいため、比重や比 熱は部品間でほぼ同等と見なすことができる。したがって、加熱される基板上の部品 の熱容量は、各部品の体積をパラメータに用いて表すことができる。
そして、基板上の各箇所について、それぞれの箇所に搭載されている部品の体積( 以下「部品体積」と記す)を算出すれば、その箇所における熱容量を導き出すことが でき、基板上に現れるリフロ温度のバラツキを求めることが可能となる。
[0023] 基板上に搭載された部品体積を算出する際には、どの程度の広さの範囲を想定し て、この範囲内に配置された部品が占める体積を算出するかが問題となる。リフロ温 度は、はんだにより接合される個々の部品の熱容量だけでなぐその部品の周辺に 配置された部品の熱容量にも影響されるためである。
図 1は、部品間の距離と、リフロ温度の基板上でのバラツキ ΔΤ (以下「リフ口 ΔΤ」と 記す)との相関を示すグラフである。ここでリフロ ΔΤとは、個々の部品 '箇所における リフロ温度と、その基板において最も高いリフロ温度との差を意味する。基盤上でリフ 口温度が最も高い部分は部品が配置されていない部分であり、当該箇所のリフロ温 度はほぼ決まっている、言い換えればほぼ固定されているとみなすことが出来る。一 方、図 1に図示されるように、リフロ ΔΤは部品間距離と相関関係を有している。結局 このリフロ ΔΤは、周辺部品との間の距離によって変化する当該部品のリフロ温度の 低下量を示している。
[0024] 図 1に図示されたグラフ力も分力るように、部品間の間隙が大きくなつて距離 Αを超 えると、リフロ ΔΤがほぼ変化しなくなるとみなすことができる。これは、ある箇所のリフ 口温度は、当該箇所力 距離 Aを隔てた部品の熱容量に影響されないことを意味す る。
したがって、基板上の各部品'箇所のリフロ温度を示すパラメータとして部品体積を 算出するべき範囲の寸法は、リフロ温度を求めるべき部品の部品端力 距離 Aを隔 てた地点を含むように決定することができる。これによつて、個々の部品'箇所周辺に 配置された他部品による熱容量の影響を考慮して、リフロ ΔΤの算出を行うことができ るようになる。このような距離 Aは個別の条件によって変化しうる力 これは実験により 容易に決定することが可能である。
[0025] 図 2は、部品体積の算出を説明する図面であり、部品が搭載された基板の一部分 を示している。上記の通り、本実施形態では、特定の部品あるいは箇所力 距離 Aを 隔てた範囲内に配置された部品全体の体積を算出する。具体的には、基板上の各 箇所に配置された複数部品について、図 2に示すようにそれぞれの部品端力 距離 Aの範囲内に配置された部品が占める部品体積 (以下の説明にお 、て「部品周辺ェ リア体積」と記すことがある)をそれぞれ算出する。図 2に示す例では、リフロ温度を求 める当該部品を部品 COとすると、部品 C11〜C15が部品 COの部品端力も距離 Aを 隔てた範囲 S内に完全に含まれるため、これらの部品の体積が全て部品周辺エリア 体積に計上される。一方、部品 C21〜C23については、その一部分のみが部品 CO の部品端力も距離 Aの範囲 S内に含まれる。具体的には、部品 C21〜C23について は、ハッチングされた部分だけが部品 COの部品端力も距離 Aの範囲 S内に含まれる ため、そのハッチングされた部分の体積だけが部品周辺エリア体積に計上される。部 品 C31及び C32については、部品 COの部品端から距離 Aの範囲 S内に含まれてい ないため、部品 C31および部品 C32の体積は部品周辺エリア体積としては計上され ない。なお、部品 COの体積も、部品周辺エリア体積に計上される。
[0026] このような寸法 (距離 A)の範囲内に配置されたすベての部品が占める体積を算出 することにより、部品周辺エリア体積を、各算出箇所に関するリフロ ΔΤとほぼ比例す るパラメータと見なすことができる。この様子を図 3に示す。
図 3は、あるリフロ炉でリフロ加熱した場合における、基板上の部品周辺エリア体積 と、それぞれの箇所のリフロ ΔΤとの関係を示すグラフである。図 3に図示するとおり、 部品周辺エリア体積が大きくなるのにしたがってリフロ ΔΤも大きくなる、言い換えれ ばリフロ温度低下の度合 、が大きくなる。
[0027] このように、部品周辺エリア体積は、ある基板について、リフロ炉内で生じるリフロ温 度の温度差を推定するために利用することができる。したがって、部品周辺エリア体 積を利用すれば、あるリフロ条件の下で加熱した場合に、その基板に生じるリフロ温 度の差がはんだ接合に必要とされる温度範囲内に入る力否かを判定することができ 、これによつて許容できるリフロ条件を決定することが可能となる。

図 4において、 C1および C2はリフロ条件 Aにてリフロ加熱を行った場合の、基板に おけるリフロ温度の変化幅を示している。同様に、 C3および C4は、リフロ条件 Bにて リフロ加熱を行った場合の、基板上のリフロ温度変動幅を示している。
一方、 C1および C3は、基板上の最大の部品周辺エリア体積が図 3図示のレベル 1 の範囲に収まる基板を示している。 C1と C3は、リフロ条件以外の条件は同じであるも のとする。同様に、 C2および C4は、基板上の最大部品周辺エリア体積が図 3図示の レベル 2の範囲に達している基板を示している。 C2と C4も、リフロ条件以外の条件は 同じであるものとする。
したがって、 Cl、 C2、 C3並びに C4は、部品周辺エリア体積の最大値及びリフロ条 件がそれぞれ、レベル 1及び条件 A、レベル 2及び条件 A、レベル 1及び条件 B、並 びにレベル 2及び条件 Bと組み合わせた場合を示す。
なお、同一体積レベル内に最大部品周辺エリア体積が収まっていたとしても、個別 の最大部品周辺エリア体積の値に応じて、生じる最低リフロ温度は変わってくる。図 4 に図示された各範囲 C1〜C4にお!/、て下辺が傾斜して 、るのは、各体積レベルの中 において部品周辺エリア体積の最大値が大きくなるのにしたがってリフロ温度の最低 値が低下することを示し、また上辺が一定しているのは、部品周辺エリア体積の最大 値の変化にかかわらずリフロ温度の最大値は上昇しな 、ことを示して 、る。

しかし、部品周辺エリア体積の最大値が体積レベル 2の範囲内である場合には、リ フロ条件 Αを用いると基板上のある部分について必要最低温度 T1を下回るおそれ が生じるため、リフロ条件 Aを用いることは出来ず、リフロ条件 Bを選択する必要があ る。 このように、部品周辺エリア体積の最大値によってリフロ温度の変動範囲を見積もる ことによって、各リフロ条件における基板上の最低リフロ温度を判別して必要最低温 度 T1と比較し、当該リフロ条件が適切である力否かを判別し、許容される温度範囲を 満足するリフロ条件を選択することが可能となる。
[0031] 許容されるリフロ温度の幅は、製品によって異なり、またはんだ付けの条件などによ つても異なってくる場合がある。例えば、共晶はんだと比較すると、鉛フリーはんだは その融点が高い。その一方で、リフ口の最大許容温度は部品の耐熱温度などに依存 するため、用いられるはんだ種別に関わらずほぼ一義的に定まる。そのため、共晶は んだと鉛フリー BGAが混在している製品では、共晶はんだのみを使用した製品に許 容されるリフロ温度の変動範囲よりも、許容されるリフロ温度の変動範囲が狭い。 したがって、図 5に示す部品周辺エリア体積とリフロ ΔΤとの関係を、用いられるは んだ種別に対応付けるとすると、例えば共晶はんだのみを使用した場合には、許容 される温度変化幅を図示規格 1の範囲とすることが可能であるため、部品周辺エリア 体積の最大値として体積レベル 1及び 2の範囲内を取ることができる。これに対して、 例えば共晶はんだと鉛フリー BGAを混在して使用して ヽる場合には、許容される温 度変化幅が図示規格 2の範囲となり規格 1よりも狭くなるため、部品周辺エリア体積の 最大値が体積レベル 1の範囲内にある場合のみ、良好なリフロ処理を行うことができ る。
このように、使用可能なリフロ条件を部品周辺エリア体積の最大値に基づいて決定 する場合には、リフロ加熱する製品に鉛フリー BGAを使用している力否かについて 考慮することが望ましい。
また、リフロ温度は基板の板厚によっても影響を受けるので、基板の板厚について も同様に考慮することが望ま 、。

これに対して、体積レベル 2の場合には、鉛フリーはんだなしであれば、板圧レベル 1でリフロ条件 B、板厚レベル 2でリフロ条件 Dでのリフ口が可能である一方、鉛フリー はんだを用いる場合には、板厚レベルに関わらず適したリフロ条件を得ることができ ない。このように、表 1の例では、基板の部品周辺エリア体積の最大値がレベル 2の 場合には、板厚レベルならびに鉛フリーはんだの使用有無を考慮して、リフロ条件を 選択する必要が出てくる。
このように、体積レベルの範囲及び板厚レベルの範囲の組合せに応じて、基板ごと のリフロ条件の対応関係を予め設定しておくことができる。このような対応関係は、当 該リフ口条件でリフロ加熱したときに生じるリフロ温度のバラツキ(リフ口 ΔΤ)力 鉛フリ 一 BGAの使用の有無に応じて定まる許容温度範囲内に成る力否かの判断を加味し て予め設定しておくことができる。

図 6は、本発明の一実施形態によるはんだ接合装置の主に処理 ·制御を司る部分 の基本構成を示すブロック図である。
ここでは、はんだ接合される製品として、プリント基板 (PWB)の表面に電子部品等 の電気的部品(以下、単に「部品」と記す)がはんだ接合されるプリント回路基板を例 に挙げて説明する。
[0040] そして、図 6に示すはんだ接合装置 1として、プリント基板上に塗布したクリームはん だペーストの上に部品を装着した後、リフロ炉(図示せず)にてはんだ融点以上の熱 風で加熱してはんだ接合を行うリフ口装置を例に挙げて説明する。
図 6に図示するように、本実施形態によるはんだ接合装置 1は、リフロ炉(図示せず) のリフロ条件を設定するための部品体積算出部 11、体積レベル決定部 12及びリフロ 条件決定部 13と、設定されたリフロ条件に基づいてリフロ炉(図示せず)を制御するリ フロ炉制御部 14を備える。

また部品体積算出部 11が、基板上の各箇所毎 (部品毎ではなく)に、当該箇所を 囲む所定の寸法の範囲内に配置された部品が占める部品周辺エリア体積を算出し てもよいことは、上記にて説明した通りである。

[0045] 例えば、従来の共晶はんだバンプをもつ BGAのリフロ温度の必要最低温度を T1と し、鉛フリー化 BGAのリフロ温度の必要最低温度を T2とし、部品耐熱温度を T3とす る。共晶はんだバンプを持つ BGAでは、リフロ温度が T3—T1の範囲となるリフロ温 度規格 1が適用される。一方、鉛フリー化 BGAの必要最低温度 T2は共晶はんだバ ンプをもつ BGAの必要最低温度 T1よりも 20° C高いため、鉛フリー BGAが混在し ている場合には、共晶はんだバンプのみの場合のリフロ温度規格 1よりも温度変動の 許容範囲が狭いリフロ温度力 ST3—T2の範囲となるリフロ温度規格 2が適用される。

リフロ設備には性能差があり、例えばより高性能なリフロ設備ではプリント基板上に 発生するリフロ温度のバラツキ範囲が小さいという傾向がある。また、リフロ条件を定 める各物理量もリフロ設備によって異なっているため、リフロ条件決定部 13はリフロ条 件をリフロ設備ごとに代えて設定する必要がある。ここでは 2台のリフロ設備を使用す る場合について想定し、そのうちの第 1のリフロ設備は標準的な性能の設備であり、 第 2のリフロ設備は高性能設備であるとする。

図 8の例では、範囲 A1は板厚 1の基板をリフロ条件 Aで加熱した場合のリフロ温度 範囲を示し、範囲 B1は板厚 1の基板をリフロ条件 Bで加熱した場合のリフロ温度範囲 を示し、範囲 A2は板厚 2の基板をリフロ条件 Aで加熱した場合のリフロ温度範囲を示 し、範囲 B2は板厚 2の基板をリフロ条件 Bで加熱した場合のリフロ温度範囲を示す。 このように、図 8の例では 4種類の条件が設定されている。なお、リフロ条件 A及びリフ 口条件 Bは、図 8の例で想定されているリフロ設備固有のリフロ条件である。
ここで、範囲 Al, A2, B1および B2についてはそれぞれ、体積レベル VI, V2, V 3の三種類の体積レベルが設定されて!、る。

一方、鉛フリー BGA混在時の温度規格 2 (T2〜T3)が適用される場合には、リフロ 条件 Αを使用すれば、 A1において図 8にてハッチングされた体積レベル VIの場合 に対応することが可能である。同様に、リフロ条件 Bを使用すれば、 B2にてハツチン グされた体積レベル VIの場合に対応することが可能であることが分かる。 A1の体積 レベル V2, V3、 B2の体積レベル V2, V3, A2については、基板において最低リフ 口温度を示す箇所が、必要温度 T2を下回る可能性が示唆されており、リフ口が出来 ない可能性がある。

ここで非接触式体積センサ 41は、例えば基板 2上をレーザ光線等で走査し、基板 2 表面、及び表面に部品が搭載されている箇所では部品上面の高さを検出することに よって、基板 2上の各箇所に搭載された部品が占める体積を検出する。

この場合には、上記のように決定されたリフロ条件を記憶するための記憶部 18をは んだ接合装置 1に設ける。そしてこのはんだ接合装置 1を用いて基板 2上への部品の リフロ処理を行う際に、はんだ接合装置 1リフロ炉制御部 14がこの基板 2に対応したリ フロ条件を記憶部 18から読み出して、読み出したリフロ条件に基づいて基板 2上へ の部品のリフロ処理の制御を行ってもよい。

[0063] 本発明は、プリント基板 (PWB)に部品が実装されたプリント回路基板のような、は んだ接合される製品の製造方法及びはんだ接合装置に適用可能であり、特にこのよ うなはんだ接合製品をはんだ接合する際のリフロ条件の設定方法に適用可能である

Claims

請求の範囲
[1] 実装する部品を載せた基板を所定の加熱条件に基づいてリフロ加熱することによつ て、前記部品を前記基板にはんだ接合する、はんだ接合される製品の製造方法であ つて、
前記基板の各位置において、所定寸法の範囲内に実装される前記部品が占める 部品体積をそれぞれ算出し、
算出された前記部品体積に応じて前記加熱条件を決定し、
決定された前記加熱条件に基づいてリフロ加熱を行うことを特徴とする、はんだ接 合される製品の製造方法。
[2] 前記算出された部品体積の最大値に応じて、前記加熱条件を決定することを特徴 とする請求項 1に記載のはんだ接合される製品の製造方法。
[3] 前記算出された部品体積と、前記基板の既知の厚さに応じて、前記加熱条件を決 定することを特徴とする請求項 1に記載のはんだ接合される製品の製造方法。
[4] 前記基板に実装された少なくとも 1つの前記部品について、当該部品を囲む前記 所定寸法の範囲内において、前記部品体積を算出することを特徴とする請求項 1に 記載のはんだ接合される製品の製造方法。
[5] 前記所定寸法の範囲を、前記少なくとも 1つの部品の端から所定距離だけ離れた 位置までを含むように定め、
前記部品同士の間隔力 前記基板に塗布されるはんだのリフロ加熱時における温 度に対して実質的に影響しなくなる最小部品間距離を、前記所定距離として予め定 めることを特徴とする請求項 4に記載のはんだ接合される製品の製造方法。
[6] 予め定めた複数の加熱条件から選択して、前記加熱条件を決定することを特徴と する請求項 1に記載のはんだ接合される製品の製造方法。
[7] 前記算出された部品体積に基づく所定の算出方法に従って、前記加熱条件を定 義する値を決定することを特徴とする請求項 1に記載のはんだ接合される製品の製 造方法。
[8] 前記はんだ接合される製品につ 、て設計した、前記基板上への前記部品の配置 データに基づいて、前記部品体積を算出することを特徴とする請求項 1に記載のは んだ接合される製品の製造方法。
[9] 前記はんだ接合される製品に実装される各前記部品を実装面に搭載した状態で、 前記基板の表面の各位置の高さをセンサで検出し、
前記検出した前記基板の表面の各位置の高さに基づいて、前記部品体積を算出 することを特徴とする請求項 1に記載のはんだ接合される製品の製造方法。
[10] 実装する部品を載せた基板を所定の加熱条件に基づいてリフロ加熱することによつ て、前記部品を前記基板にはんだ接合するはんだ接合装置であって、
前記基板の各位置において、所定寸法の範囲内に実装される前記部品が占める 部品体積をそれぞれ算出する部品体積算出部と、
算出された前記部品体積に応じて前記加熱条件を決定する加熱条件決定部と、 を備えることを特徴とするはんだ接合装置。
[11] 前記加熱条件決定部は、前記算出された部品体積の最大値に応じて、前記加熱 条件を決定することを特徴とする請求項 10に記載のはんだ接合装置。
[12] 前記加熱条件決定部は、前記算出された部品体積と、前記基板の既知の厚さに応 じて、前記加熱条件を決定することを特徴とする請求項 10に記載のはんだ接合装置
[13] 部品体積算出部は、前記基板に実装された少なくとも 1つの前記部品について、当 該部品を囲む前記所定寸法の範囲内において、前記部品体積を算出することを特 徴とする請求項 10に記載のはんだ接合装置。
[14] 前記所定寸法の範囲が、前記少なくとも 1つの部品の端から所定距離だけ離れた 位置までを含むように定められ、
前記所定距離として、予め定められた、前記基板に塗布されるはんだのリフロ加熱 時における温度に対して前記部品同士の間隔が実質的に影響しなくなる最小部品 間距離を、用いることを特徴とする請求項 13に記載のはんだ接合装置。
[15] 前記加熱条件決定部は、予め定めた複数の加熱条件力 選択して、前記加熱条 件を決定することを特徴とする請求項 10に記載のはんだ接合装置。
[16] 前記加熱条件決定部は、前記算出された部品体積に基づく所定の算出方法に従 つて、前記加熱条件を定義する値を決定することを特徴とする請求項 10に記載のは んだ接合装置。
[17] 部品体積算出部は、前記はんだ接合される製品について設計した、前記基板上へ の前記部品の配置データに基づ 、て、前記部品体積を算出することを特徴とする請 求項 1に記載のはんだ接合装置。
[18] 前記はんだ接合される製品に実装される各前記部品を実装面に搭載した状態で、 前記基板の表面の各位置の高さを検出する非接触センサを更に備え、
部品体積算出部は、前記検出した前記基板の表面の各位置の高さに基づいて、 前記部品体積を算出することを特徴とする請求項 10に記載のはんだ接合装置。
[19] 基板への部品実装時におけるはんだ接合の条件を判別するはんだ条件判別方法 において、
前記基板上の所定寸法の範囲内に配置される部品の体積を算出するステップと、 前記算出された部品体積から、最大部品体積を抽出するステップと、
前記抽出された最大部品体積をパラメータとして、前記基板における最低リフロ温 度を判別するステップと、
前記最低リフロ温度と、はんだ付けに要する必要温度とを比較して、前記基板にお けるはんだ条件が適切なもの力否かを判別するステップと、を有することを特徴とする
、はんだ条件判別方法。
[20] 前記部品体積算出時には、前記基板の板厚を勘案して部品体積を算出することを 特徴とする、請求項 19に記載のはんだ条件判別方法。
[21] 部品が搭載された基板を加熱してリフロを行うリフ口装置において、
前記部品を加熱する加熱機構と、
前記加熱機構を制御する制御部と、
前記制御部による前記加熱機構制御時に用いられるリフロ条件を記憶した記憶部 とを備え、
前記リフロ条件は、基板上の所定寸法の範囲内に搭載された部品の体積に応じて 設定されたものであり、
前記制御部は、リフロ処理が施される基板に対応したリフロ条件を前記記憶部から 読み出して、前記読み出されたリフロ条件により前記基板に対するリフロ処理を制御 することを特徴とする、リフ口装置。
[22] 前記リフ口装置において、
前記リフロ条件は、基板上の所定寸法の範囲内に配置された部品の体積を算出し 、算出された部品体積のうち最大値を有する部品体積に対応するリフロ温度とはん だ付けに要する必要温度とを対比し、前記リフロ温度が前記必要温度を下回らない ように選定されたものであることを特徴とする、請求項 21に記載のリフ口装置。
[23] 基板に部品がはんだ付けされた製品を製造する方法において、
前記基板に搭載される部品の体積を前記基板の所定寸法の範囲ごとに算出し、算 出された部品体積のうち最大の値を有する最大部品体積に対応するはんだ付け温 度とはんだ付けに要する必要温度とを対比した結果算出された、当該基板に対応す るはんだ条件を、読み出すステップと、
前記読み出されたはんだ条件に基づ 、て、前記基板への前記部品のはんだ付け を行うステップと、を備えたことを特徴とする、はんだ接合される製品の製造方法。
[24] 実装する部品を載せた基板を所定の加熱条件に基づいてリフロ加熱することによつ て、前記部品を前記基板にはんだ接合するはんだ接合方法であって、
前記基板の各位置において、所定寸法の範囲内に実装される前記部品が占める 部品体積をそれぞれ算出し、
算出された前記部品体積に応じて前記加熱条件を決定し、
決定された前記加熱条件に基づいてリフロ加熱を行うことを特徴とする、はんだ接 合方法。
