背景技術
[0002] 従来の基板処理装置としての半導体製造装置として、プラズマを用いて基板を処 理するものが知られる。プラズマを利用する目的として、ガスのイオンィ匕ゃラジカル反 応促進により低温下での基板処理を可能にし、温度による基板のダメージを防ぐこと が挙げられる。
[0003] このプラズマを利用した装置としては、縦型バッチ処理装置が知られている。具体 的な一例として、均熱管と反応管の間に高周波を印加できる電極がストライプ状に交 互に全周配置され、これにより反応管内のガスをプラズマ化する基板処理装置が挙 げられる。プラズマ化されたガスはイオン、電子、ラジカル等に変化し、基板表面で反 応して成膜される。
発明の開示
発明が解決しょうとする課題

[0007] 本発明の主な目的は、プラズマ処理後の基板表面の帯電による静電気を原因とし た汚染の問題を解決するために、静電気を除去することができる基板処理装置及び 基板処理方法を提供することにある。
課題を解決するための手段
[0008] 上述した課題を解決するため、本発明は、基板を収納するカセットラックからの基板 の搬出及び搬入を行う移載機が配置される待機室を有し、当該移載機によって移載 された前記基板をボートに保持して、該ボートをボートエレベータによって前記基板 にプラズマ処理を行うことが可能な処理炉に搬入及び搬出する基板処理装置におい て、前記待機室に前記基板の除電を行う除電装置が配置されている。

[0127] 搬入されたポッド 110は回転式ポッド棚 105の指定された棚板 117へポッド搬送装 置 118によって自動的に搬送されて受け渡され、一時的に保管された後、棚板 117 から一方のポッドオーブナ 121に搬送されて載置台 122に移載される力 もしくは直 接ポッドオーブナ 121に搬送されて載置台 122に移載される。この際、ポッドオーブ ナ 121のウェハ搬入搬出口 120はキャップ着脱機構 123によって閉じられており、待 機室 31にはエアフロー 33が流通され、充満されている。例えば、待機室 31にはエア フロー 33として窒素ガスが充満することにより、酸素濃度が 20ppm以下と、筐体 111 の内部(大気雰囲気)の酸素濃度よりも遥かに低く設定されて 、る。
[0128] 載置台 122に載置されたポッド 110はその開口側端面がサブ筐体 119の正面壁 1 19aにおけるウェハ搬入搬出口 120の開口縁辺部に押し付けられるとともに、そのキ ヤップがキャップ着脱機構 123によって取り外され、ウェハ出し入れ口が開放される。
[0129] ポッド 110がポッドオーブナ 121によって開放されると、ウェハ 18はポッド 110から ウェハ移載機 26のツイ一ザ 27によってウェハ出し入れ口を通じてピックアップされ、 ノッチ合わせ装置 135にてウェハを整合した後、待機室 31の後方にあるボートエリア 30へ搬入され、ボート 20に装填(チャージング)される。ボート 20にウェハ 18を受け 渡したウェハ移載機 26はポッド 110に戻り、次のウェハ 18をボート 20に装填する。
[0130] 一方(上段または下段)のポッドオーブナ 121におけるウェハ移載機 26によるゥェ ハのボート 20への装填作業中に、他方(下段または上段)のポッドオーブナ 121には 回転式ポッド棚 105から別のポッド 110がポッド搬送装置 118によって搬送されて移 載され、ポッドオーブナ 121によるポッド 110の開放作業が同時進行される。
[0131] 予め指定された枚数のウェハ 18がボート 20に装填されると、炉ロシャツタ 147によ つて閉じられていた処理炉 16の下端部力 炉ロシャツタ 147によって、開放される。 続いて、ウェハ 18群を保持したボート 20はシールキャップ 36がボートエレベータ 22 によって上昇されることにより、処理炉 16内へ搬入 (ローデイング)されて行く。
[0132] ローデイング後は、処理炉 16にてウェハ 18に任意の処理が実施される。
処理後は、ノッチ合わせ装置 135でのウェハの整合工程を除き、概上述の逆の手 順で、ウェハ 18およびポッド 110は筐体 111の外部へ払出される。
[0133] 以上に詳述した本発明の実施の形態によれば、処理炉においてプラズマ処理が行 われた直後の基板が搬送される待機室で、除電装置により基板を除電することがで き、プラズマ処理後の基板の帯電を速やかにかつ確実に除去することができる。また 、帯電による静電気を原因とする汚染の付着を最小限に抑えることができる。
[0134] また本発明の実施の形態では、待機室の中に除電装置を設けていることを説明し たが、待機室の外側に除電装置を設けた場合、次の点が問題となる。従って待機室 内で除電を行うことが尚望ま 、。

筐体 11の中で待機室以外の空間では、前述のようにウェハ 18は既にポッド 110へ 格納されている状態である。ポッドは待機室と同様に、ポッドの中がクリーン状態に維 持されており、外の空間とは隔離されている状態である。
ここで、除電装置により荷電粒子をポッドの中に送る場合、ポッドをあける必要があ る。このようにすると、ポッドの中のウェハが外気に触れ、外気の浮遊物が基板に付 着し、ウェハの汚染に結びつくことになる。

前述のように、プラズマ処理後の基板の帯電は速やかにかつ確実に除去する必要 がある。
仮に待機室の外側に除電装置を設けた場合、待機室の中に除電装置を設けること により、除電を開始するまでの時間が力かることは明白である。従ってクリーン状態の ポッドとは 、え、パーティクルが付着する虞がある。
[0137] また、プラズマ処理後に処理炉カも搬出される基板が、処理炉の搬入出口近傍に 位置する除電装置の前を順次通過して除電されるため、基板の帯電を速やかにか つ確実に除去することができる。また、帯電による静電気を原因とする汚染の付着を 最小限に抑えることができる。
[0138] また、処理炉の搬入出口近傍に除電装置が配置されることにより、ボートの搬出動 作が行われるだけで全ての基板が除電装置の前を通過することができる。このため、 小型の除電装置で全ての基板の除電に対応することができる。また、これにより、装 置内占有率を抑えて、コストも低減することができる。
[0139] さらに、除電装置が除電を開始する起動タイミングが、処理炉からの基板の搬出開 始時であるため、基板の除電が必要なときにだけ除電装置が起動することになる。こ のため、余計な電力を使うことがなぐ低電力化を図ることができる。
[0140] また、除電装置が除電を終了する停止タイミング力 処理炉からの基板の搬出終了 時であるため、基板の除電が必要なときにだけ除電装置が作動していることになる。 このため、余計な電力を使うことがなぐ低電力化を図ることができる。
[0141] また、プラズマ処理が行われた直後の基板が搬送される過程で、除電装置により基 板を除電することができる。このため、プラズマ処理後の基板の帯電を効率よくかつ 確実に除去することができる。また、帯電による静電気を原因とする汚染の付着を最 小限に抑えることができる。
[0142] さらに、サイドクリーンユニットから送風されるエアフローの上流側に除電装置力 下 流側に基板がそれぞれ位置するため、除電装置で発生する荷電粒子がエアフロー に乗って基板方向に搬送され、基板の帯電を除去することができる。このため、空気 を利用した除電装置による基板の除電が効果的にでき、別途荷電粒子搬送機構を 設ける必要がない。
[0143] また、ウェハ移載機に載置されている少数の基板を除電するので、精度の良い除 電を行うことができる。また、このため、帯電による静電気を原因とする汚染の付着を 最小限に抑えることができる。
[0144] また、基板の除電が必要なとき、すなわちボートが前記処理炉カも搬出されるときに だけ除電装置が起動することになる。このため、余計な電力を使うことがなぐ低電力 ィ匕を図ることができる。
[0145] また、本発明の実施の形態によれば、ボートの処理炉からの搬出が終了したタイミ ングで除電装置が停止し、基板の除電が終了するため、基板の除電が必要なときに だけ除電装置が作動し、除電を行うことになる。これにより、余計な電力を使うことがな ぐ低電力化を図ることができる。
産業上の利用可能性
[0146] 上述したように、本発明によれば、プラズマ処理後の基板表面の帯電による静電気 を原因とした汚染の問題を解決するために、静電気を除去することができる基板処理 装置及び基板処理方法を提供することができる。

Claims

請求の範囲
[1] 基板を収納するカセットラックからの基板の搬出及び搬入を行う移載機が配置される 待機室を有し、当該移載機によって移載された前記基板をボートに保持して、該ボ ートをボートエレベータによって前記基板にプラズマ処理を行うことが可能な処理炉 に搬入及び搬出する基板処理装置において、
前記待機室に前記基板の除電を行う除電装置が配置されている基板処理装置。
[2] 前記除電装置が前記処理炉の前記ボートの搬入出口近傍に位置することを特徴と する請求項 1記載の基板処理装置。
[3] 前記除電装置の起動タイミングが前記処理炉からの前記ボートの搬出開始時であ ることを特徴とする請求項 2記載の基板処理装置。
[4] 前記除電装置の停止タイミングが前記処理炉からの前記ボートの搬出終了時であ ることを特徴とする請求項 2記載の基板処理装置。
[5] 前記除電装置が前記移載機による前記基板の搬送経路近傍に位置することを特 徴とする請求項 1記載の基板処理装置。
[6] 前記待機室にエアフローを供給するサイドクリーンユニットが備えられ、前記除電装 置が前記基板よりも前記エアフローの上流側に位置することを特徴とする請求項 1記 載の基板処理装置。
[7] 前記除電装置が前記移載機に設けられていることを特徴とする請求項 1記載の基 板処理装置。
[8] 基板を収納するカセットラックからの基板の搬出及び搬入を行う移載機が配置される 待機室を有すると共に、該待機室に前記基板の除電を行う除電装置を有する基板 処理装置の基板処理方法であって、
前記移載機によって移載された前記基板をボートに保持して、該ボートをボートェ レベータによって前記基板にプラズマ処理を行うことが可能な処理炉に搬入し、処理 後の基板を該処理炉から搬出する基板処理方法において、
前記除電装置が前記処理炉の前記ボートの搬入出口近傍に配置され、 前記ボートが前記処理炉力 搬出されるタイミングを検出し、前記タイミングが検出 されたときに前記ボートに保持された前記基板の除電を行うために前記除電装置が 起動される基板処理方法。
前記ボートの前記処理炉からの搬出が終了したタイミングを検出し、前記タイミングが 検出されたときに前記除電装置の動作を停止する請求項 8記載の基板処理方法。 請求項 8に記載の基板処理方法により半導体基板を製造する半導体製造方法。
