[0002] 従来、空間光変調素子で変調された光を結像光学系に通し、この光による像を所 定の感光材料上に結像して該感光材料を露光する画像露光装置が公知となってい る。この種の画像露光装置は、基本的に、照射された光を各々制御信号に応じて変 調する多数の画素部が 2次元状に配列されてなる空間光変調素子と、この空間光変 調素子に光を照射する光源と、前記空間光変調素子により変調された光による像を 感光材料上に結像する結像光学系とを備えてなるものである。

Ί μ χη である。また、マイクロミラー 62の直下には、ヒンジおよびヨークを含む支柱を介して 通常の半導体メモリの製造ラインで製造されるシリコンゲートの CMOSの SRAMセ ル 60が配置されており、全体はモノリシックに構成されている。

[0068] 感光材料 150を表面に吸着した移動ステージ 152は、図 15に示すステージ駆動装 置 304により、ガイド 158に沿ってゲート 160の上流側から下流側に一定速度で移動 される。移動ステージ 152がゲート 160下を通過する際に、ゲート 160に取り付けられ たセンサ 164により感光材料 150の先端が検出されると、フレームメモリに記憶された 画像データが複数ライン分ずつ順次読み出され、データ処理部で読み出された画像 データに基づいて各露光ヘッド 166毎に制御信号が生成される。そして、ミラー駆動 制御部により、生成された制御信号に基づいて各露光ヘッド 166毎に DMD50のマ イク口ミラーの各々がオンオフ制御される。なお本例の場合、 1画素部となる上記マイ クロミラーのサイズは 13. 7 ^ πιΧ 13. である。
[0069] ファイバアレイ光源 66から DMD50にレーザ光 Bが照射されると、 DMD50のマイク 口ミラーがオン状態のときに反射されたレーザ光は、結像光学系 51により感光材料 1 50上に結像される。このようにして、ファイバアレイ光源 66から出射されたレーザ光 が画素毎にオンオフされて、感光材料 150が DMD50の使用画素数と略同数の画 素単位 (露光エリア 168)で露光される。また、感光材料 150が移動ステージ 152と共 に一定速度で移動されることにより、感光材料 150がスキャナ 162によりステージ移 動方向と反対の方向に副走査され、各露光ヘッド 166毎に帯状の露光済み領域 17 0が形成される。
[0070] なお本例では、図 16Aおよび 16Bに示すように、 DMD50には、主走査方向にマ イク口ミラーが 1024個配列されたマイクロミラー列が副走査方向に 768組配列されて いるが、本例では、コントローラ 302により一部のマイクロミラー列(例えば、 1024個 X 256列)だけが駆動するように制御がなされる。
[0071] この場合、図 16Aに示すように DMD50の中央部に配置されたマイクロミラー列を 使用してもよぐ図 16Bに示すように、 DMD50の端部に配置されたマイクロミラー列 を使用してもよい。また、一部のマイクロミラーに欠陥が発生した場合は、欠陥が発生 していないマイクロミラー列を使用するなど、状況に応じて使用するマイクロミラー列 を適宜変更してもよい。
[0072] DMD50のデータ処理速度には限界があり、使用する画素数に比例して 1ライン当 りの変調速度が決定されるので、一部のマイクロミラー列だけを使用することで 1ライ ン当りの変調速度が速くなる。一方、連続的に露光ヘッドを露光面に対して相対移動 させる露光方式の場合には、副走査方向の画素を全部使用する必要はない。
[0073] スキャナ 162による感光材料 150の副走査が終了し、センサ 164で感光材料 150 の後端が検出されると、移動ステージ 152は、ステージ駆動装置 304により、ガイド 1 58に沿ってゲート 160の最上流側にある原点に復帰し、再度、ガイド 158に沿ってゲ ート 160の上流側から下流側に一定速度で移動される。
[0074] 次に、図 5に示したファイバアレイ光源 66、集光レンズ 71、ロッドインテグレータ 72、 結像レンズ 74、ミラー 69および TIRプリズム 70から構成されて DMD50に照明光とし てのレーザ光 Bを照射する照明光学系について説明する。ロッドインテグレータ 72は 例えば四角柱状に形成された透光性ロッドであり、その内部をレーザ光 Bが全反射し ながら進行するうちに、該レーザ光 Bのビーム断面内強度分布が均一化される。なお 、ロッドインテグレータ 72の入射端面、出射端面には反射防止膜がコートされて、透 過率が高められている。以上のようにして、照明光であるレーザ光 Bのビーム断面内 強度分布を高度に均一化できれば、照明光強度の不均一を無くして、高精細な画像 を感光材料 150に露光可能となる。
[0075] また、上記の画像露光動作中に、全体制御部 300では、カメラ 308Dによって撮影 された画像に基づいて、オートフォーカス制御を行う。すなわち、画像露光動作中に 光源 308Aからレーザ光 Lを出射させて感光材料 150上に結像させる。このとき、前 述したように、レーザ光 Lの波長はレーザ光 Bの波長と異なり、感光材料 150が感光 しない波長であるため、レーザ光 Lを感光材料 150上に照射しても特に問題はない。
[0076] そして、レーザ光 Lによって感光材料 150の結像位置 Pに結像された像は、カメラ 3 08Dによって撮影され、全体制御部 300では、カメラ 308Dによって撮影された画像 に基づいて、ピントが合っているか否かを判断する。すなわち、光軸方向における感 光材料 150の位置が遠すぎてピントが合っていない場合には、マイクロレンズアレイ 5 5を感光材料 150に近づけるように光軸方向に移動させ、光軸方向における感光材 料 150の位置が近すぎてピントが合っていない場合には、マイクロレンズアレイ 55を 感光材料 150から遠ざけるように光軸方向に移動させる。
[0077] このように、マイクロレンズアレイ 55に一体形成されたマイクロレンズ 55bによって実 際に感光材料 150上に結像される像を撮影してピントを合わせるので、精度良くピン トを合わせることができる。また、画像露光中にリアルタイムでピントを合わせるので、 常にピントが合った状態で画像を露光することができ、露光精度を高めることができる 。また、焦点位置検出用のマイクロレンズ 55bをマイクロレンズアレイ 55に一体形成し た構成としたので、感光材料 150とマイクロレンズアレイ 55との距離が微小であっても 精度良くピントを合わせることができる。
[0078] なお、焦点位置検出用のマイクロレンズアレイ 55bをマイクロレンズアレイ 55と一体 形成するのではなぐマイクロレンズアレイ 55を露光ヘッド 166に保持するための基 板上であってマイクロレンズアレイ 55の近傍に設けた構成としてもよい。
[0079] また、上記では、カメラ 308Dによって実際に感光材料 150上に結像される像を撮 影してピントを合わせる場合について説明したが、これに限らず、感光材料 150との 距離を検出し、この検出した距離に基づいてマイクロレンズアレイ 55の位置を光軸方 向に調整してピントを合わせるようにしてもょ 、。
[0080] 例えば、図 18に示すように、検出装置 308に代えて、マイクロレンズアレイ 55の近 傍に感光材料 150との距離 dを検出する検出センサ 310を設ける。そして、全体制御 部 300において、検出センサ 310によって検出した距離 dが予め定めた所定範囲内 か否かを判断する。なお、所定範囲は、距離 dがその範囲内であれば感光材料 150 がマイクロレンズ 55aの焦点深度の範囲となる範囲である。そして、全体制御部 300 は、距離 dが所定範囲内でない場合には、所定範囲内となるようにマイクロレンズァレ ィ 55を光軸方向に移動させる。これにより、ピントを合わせることができる。
[0081] なお、検出センサ 310としては、例えば公知の近接センサやレーザ変位計、静電容 量センサ等の微小な距離を計測するのに適したセンサを用いることができる。 [0082] 近接センサは、磁界や電界の変化を利用し、被測定物 (感光材料 150)までの距離 を非接触で検出することができるセンサである。レーザ変位計は、レーザ光を被測定 物に照射し、反射したレーザ光に基づき距離を検出することができるセンサである。 なお、レーザ変位計の場合は、感光材料 150が感光しない波長のレーザ光を出射 するものを用いる。静電容量センサは、プローブと被測定物とが静電容量を形成し、 距離の変化により静電容量が変化することを用いて被測定物までの距離を検出する センサである。静電容量センサを用いた場合、所定領域の平均値として距離が検出 されるため、被測定物に凹凸がある場合でも微小な変位を安定して高精度で測定す ることがでさる。
[0083] このように検出センサ 310を用いた場合、マイクロレンズアレイ 55と感光材料 150と の距離を直接測定するのではな 、ため、あまりマイクロレンズアレイ 55と離れた位置 で感光材料 150との距離を検出したのでは、精度良くピントを合わせることができな い場合もある。従って、検出センサ 310の位置は、検出センサ 310によって検出され る感光材料 150との距離と、実際のマイクロレンズアレイ 55と感光材料 150との距離 との差がある場合でも、各マイクロレンズ 55aのピントのずれが許容範囲となるような 位置、すなわち、なるべくマイクロレンズアレイ 55に近いことが好ましい。
[0084] 具体的には、例えば図 19に示すように、マイクロレンズアレイ 55を円筒形状の露光 ヘッド 166内に保持するためのブラケット 312に検出センサ 310を設ける。この場合 の検出センサ 310の位置としては、図 19に示すように、マイクロレンズアレイ 55の長 手方向の両端部力もの距離が略同一となる位置に設けることが好ましい。これにより 、例えばマイクロレンズアレイ 55の長手方向の片方の端部側に検出センサ 310を設 けた場合と比較して、各マイクロレンズ 55a間におけるピント合わせの精度のずれを /J、さくすることができる。
[0085] なお、 MLA駆動装置 307は、マイクロレンズアレイ 55及び検出センサ 310が設け られたブラケット 312自体を光軸方向に移動させる構成としてもょ 、し、ブラケット 312 動させる構成としてもよい。また、検出センサ 310は必ずしもブラケット 312上に設け る必要はなぐブラケット 312の上方に設けてもよい。この場合、ブラケット 312上の検 出センサ 310に対応した位置に検出用の検出孔を設け、この検出孔を介して感光材 料 150との距離を検出すればよい。

[0087] 例えば図 20に示すように、 2つの検出センサ 310R、 310Lをマイクロレンズアレイ 5 5の両端部側に設ける。この場合、 MLA駆動装置 307は、マイクロレンズアレイ 55の 両端部を独立して光軸方向に駆動させることができる構成とする。そして、全体制御 部 300は、各検出センサ 310R、 310Lによって検出された距離に基づいて、各マイ クロレンズ 55aのピントが合うように、マイクロレンズアレイ 55の両端部を光軸方向に 駆動する。これにより、各マイクロレンズ 55aのピントが合うようにマイクロレンズアレイ 5 5の傾きを補正することができる。なお、 3個以上の検出センサ 310を設けて、さらに 細力べマイクロレンズアレイ 55の姿勢を制御できるように構成してもよ 、。
[0088] また、図 21に示すように、移動ステージ 152のステージ移動方向上流側に危険凹 凸を検出するためのセンサ 314を設け、全体制御部 300において、センサ 314によ つて感光材料 150上の危険凹凸が検出された場合には、移動ステージ 152の移動 を停止させて画像の露光を中止するように構成してもよい。この場合、危険凹凸とは 、ピント合わせの制御を行った場合にマイクロレンズアレイ 55の光軸方向における予 め定めた移動範囲を越え、感光材料 150とマイクロレンズアレイ 55とが接触する可能 性のある凹凸をいう。なお、センサ 314は、例えば高精度のファイバーセンサ等で構 成する。このように、予め危険凹凸を検出することにより、安全に画像露光装置を動 作させることができる。
[0089] なお、本実施形態では、マイクロレンズアレイ 55の近傍に検出センサ 310を設ける 形態として、露光ヘッド 166内のマイクロレンズアレイ 55を保持する基板に検出セン サ 310を設けた場合について説明した力 これに限らず、露光ヘッド 166の外側、例 えば露光ヘッド 166の外周部に取り付けた構成としてもよい。

Claims

請求の範囲
[1] 照射された光を各々変調する多数の画素部が 2次元状に配列されてなる空間光変 調素子と、
この空間光変調素子に光を照射する光源と、
前記空間光変調素子の各画素部力 の光をそれぞれ集光するマイクロレンズがァ レイ状に配されてなるマイクロレンズアレイを含み、前記空間光変調素子により変調さ れた光による像を前記マイクロレンズアレイによって直接被露光面上に結像する結像 光学系と、
前記マイクロレンズアレイの近傍に設けられ、前記マイクロレンズと前記被露光面と の前記光の光軸方向における位置関係に関する情報を検出する検出ユニットと、 前記検出ユニットによる検出結果に基づいて、前記被露光面に対する前記マイクロ レンズアレイの位置が予め定めた所定範囲内の位置となるように、前記マイクロレン ズアレイの位置を前記光軸方向に調整する調整ユニットと、
を備えた画像露光装置。
[2] 前記検出ユニットは、前記マイクロレンズアレイに一体形成された焦点位置検出用 としての検出用マイクロレンズと、当該検出用マイクロレンズに光を照射する光源と、 前記検出用マイクロレンズによって前記被露光面上に結像された像を撮像する撮像 ユニットと、を含んで構成され、
前記調整ユニットは、前記撮像ユニットにより撮像された画像に基づいて、前記マイ クロレンズアレイの位置を調整する、請求項 1記載の画像露光装置。
[3] 前記検出ユニットは、前記被露光面との距離を検出する距離検出センサであり、前 記マイクロレンズアレイを露光ヘッドに保持するための基板に設けられている、請求 項 1記載の画像露光装置。
[4] 前記距離検出センサを複数備えると共に異なる位置に各々配置し、前記調整ュ- ットは、前記距離検出センサに対応した位置毎に前記マイクロレンズアレイの位置を 調整する、請求項 3記載の画像露光装置。
[5] 前記被露光面上の予め定めた危険凹凸を検出する危険凹凸検出センサを備え、 前記危険凹凸を検出した場合に、前記被露光面に対する露光を禁止する禁止ュニ ットをさらに備えた、に記載の画像露光装置。
[6] 前記被露光面上の予め定めた危険凹凸を検出する危険凹凸検出センサを備え、 前記危険凹凸を検出した場合に、前記被露光面に対する露光を禁止する禁止ュニ ットをさらに備えた、請求項 2に記載の画像露光装置。
[7] 前記被露光面上の予め定めた危険凹凸を検出する危険凹凸検出センサを備え、 前記危険凹凸を検出した場合に、前記被露光面に対する露光を禁止する禁止ュニ ットをさらに備えた、請求項 3に記載の画像露光装置。
[8] 前記被露光面上の予め定めた危険凹凸を検出する危険凹凸検出センサを備え、 前記危険凹凸を検出した場合に、前記被露光面に対する露光を禁止する禁止ュニ ットをさらに備えた、請求項 4に記載の画像露光装置。
[9] 前記空間光変調素子が、前記画素部としての微小ミラーが 2次元状に配列されて なるデジタル ·マイクロミラー ·デバイスである、請求項 1に記載の画像露光装置。
[10] 前記空間光変調素子が、前記画素部としての微小ミラーが 2次元状に配列されて なるデジタル ·マイクロミラー ·デバイスである、請求項 2に記載の画像露光装置。
[11] 前記空間光変調素子が、前記画素部としての微小ミラーが 2次元状に配列されて なるデジタル ·マイクロミラー ·デバイスである、請求項 3に記載の画像露光装置。
[12] 前記空間光変調素子が、前記画素部としての微小ミラーが 2次元状に配列されて なるデジタル ·マイクロミラー ·デバイスである、請求項 4に記載の画像露光装置。
[13] 前記空間光変調素子が、前記画素部としての微小ミラーが 2次元状に配列されて なるデジタル ·マイクロミラー ·デバイスである、請求項 5に記載の画像露光装置。
[14] 照射された光を各々変調する多数の画素部が 2次元状に配列されてなる空間光変 調素子と、
この空間光変調素子に光を照射する光源と、
前記空間光変調素子の各画素部力 の光をそれぞれ集光するマイクロレンズがァ レイ状に配されてなるマイクロレンズアレイを含み、前記空間光変調素子により変調さ れた光による像を前記マイクロレンズアレイによって直接被露光面上に結像する結像 光学系と、
前記マイクロレンズアレイの近傍に設けられ、前記マイクロレンズと前記被露光面と の前記光の光軸方向における位置関係に関する情報を検出する検出ユニットと、 前記検出ユニットによる検出結果に基づいて、前記被露光面に対する前記マイクロ レンズアレイの位置が予め定めた所定範囲内の位置となるように、前記マイクロレン ズアレイの位置を前記光軸方向に調整する調整ユニットと、
を備え、
前記検出ユニットは、前記マイクロレンズアレイに一体形成された焦点位置検出用 としての検出用マイクロレンズと、当該検出用マイクロレンズに光を照射する光源と、 前記検出用マイクロレンズによって前記被露光面上に結像された像を撮像する撮像 ユニットと、を含んで構成され、
前記調整ユニットは、前記撮像ユニットにより撮像された画像に基づいて、前記マイ クロレンズアレイの位置を調整し、
前記検出ユニットは、前記被露光面との距離を検出する距離検出センサであり、前 記マイクロレンズアレイを露光ヘッドに保持するための基板に設けられており、 前記距離検出センサを複数備えると共に異なる位置に各々配置し、前記調整ュ- ットは、前記距離検出センサに対応した位置毎に前記マイクロレンズアレイの位置を 調整し、
前記被露光面上の予め定めた危険凹凸を検出する危険凹凸検出センサを備え、 前記危険凹凸を検出した場合に、前記被露光面に対する露光を禁止する禁止ュニ ットをさらに備え、
前記空間光変調素子が、前記画素部としての微小ミラーが 2次元状に配列されて なるデジタル ·マイクロミラー ·デバイスである、画像露光装置。
