Description
明細書 有機半導体発光素子及び表示装置 技術分野
本発明は、 有機半導体を用いた発光素子及び表示装置、 特に、 補助電極を設けた有機半 導体発光素子及び表示装置に関する。
背景技術
有機エレクトロルミネセンス素子 (以下、 有機 E L素子ともいう。 ) は自発光型の素子 であり、 応答速度が非常に速く、 高輝度である種々の利点を有し、 その研究開発が進めら れてきた。
また、 かかる有機 E L素子をマトリクス状に配置して構成される発光表示ディスプレイ は、 視野角が広く、 薄型で消費電力も小さい表示装置として、 注目され、 広く開発が進め られている。
有機 E L素子に代表される従来の有機発光素子は、 基本的にダイオード特性を示す能動 素子であり、 製品化されているものはほとんどパッシブマトリックス駆動によるものであ る。 パッシブマトリックス駆動法では、 線順次駆動を行うために瞬間的に高い輝度が必要 とし、 走査線の数が限られてしまうため高精細な表示装置を得ることが難しかった。 また、 近年ではポリシリコン等により形成した薄膜トランジスタ (T F T ) を用いた有 機 E Lディスプレイ装置が検討されている。 しかしながら、 プロセス温度が高い、 単位面 積あたりの製造コストが高く大画面化に適さない等の欠点があった。 また、 アクティブ駆 動するためには 1画素内に 2つ以上のトランジスタ (スイッチング素子) と、 少なくとも
1つ以上のキャパシタを配置しなければならない。 従って、 有機 E L素子を用いてァクテ イブ駆動ディスプレイを構成する場合には、 上記したように、 スイッチング素子やキャパ シ夕を配置する必要性から画素の開口率が低下し、 結果として、 十分な輝度を得るために 電力消費が大きくなるという問題があった。 また、 有機 E L素子の発光寿命が短くなる等 の問題があった。 さらには、 製造が複雑である、 コストが高い等の問題があった。
有機 E L素子において、 発光強度を増大するために、 例えば、 発光材料層へのキャリア 注入量を増加させるためのアシスト電圧を印加する補助電極を設けた構成の素子が提案さ れている (例えば、 特開 2 0 0 2— 3 4 3 5 7 8号公報参照) 。 しかしながら、 ディスプ レイ装置の大画面化、 高精細度化等が急速に進展している現状において、 有機 E Lデイス プレイ装置のさらなる低コスト化、 低消費電力化、 長寿命化が強く望まれている。
発明の開示
本発明が解決しょうとする課題には、 上記した問題が 1例として挙げられる。 本発明は 、 上述した問題点に鑑みてなされたものであり、 その目的とするところは、 発光輝度が高 く、 低消費電力、 長寿命である等の高い性能を有し、 大画面 ·高精細ディスプレイ装置等 への応用に適した有機半導体発光素子を提供することにある。 また、 発光輝度が高く、 低 消費電力、 長寿命である等の高い性能を有する表示装置を提供することを目的とする。 本発明による有機半導体発光素子は、 発光層を含む発光材料層と、 発光材料層に対向す る絶縁層と、 絶縁層及び発光材料層間に挟持され、 第 1のキャリアを注入するキャリア注 入層と、 発光材料層及びキャリア注入層の界面に位置し、 キャリア注入層上の一部に設け られた、 第 1のキャリアに対応する極性の第 1電極と、 発光材料層上に設けられ、 第 1電 極と反対極性の第 2電極と、 絶縁層上に設けられた補助電極と、 を有することを特徴とし ている。
また、 本発明による表示装置は、 複数の走査線、 複数のドライブ線、 及び上記複数の走 查線及び複数のドライブ線の交差位置に配され、 各々が上記複数の走査線の 1及び複数の ドライブ線の 1に接続された複数の発光体からなる表示装置であって、 上記複数の発光体 の各々は、 上記複数の走査線の 1の信号に応じて上記複数のドライブ線の 1からのデータ 信号を導通せしめるスイッチング素子と、 有機半導体発光素子と、 を有し、 有機半導体発 光素子は、 発光層を含む発光材料層と、 発光材料層に対向する絶縁層と、 絶縁層及び発光 材料層間に挟持され、 第 1のキャリアを注入するキャリア注入層と、 発光材料層及びキヤ リア注入層の界面に位置し、 キャリア注入層上の一部に設けられた、 第 1のキャリアに対 応する極性の第 1電極と、 発光材料層上に設けられ、 第 1電極と反対極性の第 2電極と、 絶縁層上に設けられ、 スイッチング素子からのデータ信号を受ける補助電極と、 を含むこ とを特徴としている。

発明を実施するための形態
以下、 本発明の実施例について図面を参照しつつ詳細に説明する。 なお、 以下に示す実 施例において、 等価な構成要素には同一の参照符を付している。
【実施例 1】 ·
図 1は、 本発明の実施例 1である有機 E L素子 1 0を含む発光体 1 O Aの構成を模式的 に示す平面図である。 図 2は、 図 1に示す有機 E L素子 1 0を模式的に示す斜視断面図で ある。 すなわち、 図 2においては、 図 1に示す有機 E L素子 1 0の線 A— Aに関する断面 を示している。 なお、 図の簡便さのため、 有機 E L素子 1 0の線 A— Aに関する断面につ いてのみハッチングを施して示す。
発光体 1 O Aは、 表示装置を構成するための単位発 体として構成されている。 すなわ ち、 発光体 1 O Aの複数をマトリックス状、 その他の形状に配列することによって表示装
置を構成することができる。
発光体 1 O Aの発光素子である有機 E L素子 1 0は、 基板 1 1上に形成されている。 よ り具体的には、 基板 1 1上に、 補助電極 1 2、 絶縁層 1 4及び正孔注入層 1 5がこの順で 順次形成されている。 そして、 正孔注入層 1 5上には発光層 1 7が形成されているととも に、 正孔注入層 1 5及び発光層 1 7間の界面には、 陽極 1 6が形成されている。 陽極 1 6 は、 発光層 1 7内に埋設され、 正孔注入層 1 5に接するように形成されている。 すなわち 、 陽極 1 6は、 パターニングにより正孔注入層 1 5上の一部に形成され、 陽極 1 6の当該 形成領域以外では、 正孔注入層 1 5が発光層 1 7に接するように形成されている。
なお、 後述するように発光層 1 7に加えて、 正孔注入層 1 5及び発光層 1 7間に正孔輸 送層等を設けてもよい。 このような発光層 1 7の上下に設けられ、 発光層 1 7の発光を補 助する層 (例えば、 正孔輸送層等) と発光層 1 7との積層層を以下において発光材料層と 称する。 正孔注入層 1 5及び発光層 1 7間に正孔輸送層を設けた場合、 陽極 1 6は、 正孔 輸送層 (又は発光材料層) 及び正孔注入層 1 5間の界面であって、 正孔輸送層 (又は発光 材料層) 内の一部に形成され、 正孔注入層 1 5に接するように形成すればよい。
発光層 1 7上には、 陰極 1 8が形成されている。 より具体的には、 陰極 1 8は、 ストラ ィプ形状を有している。 また、 陽極 1 6は、 陰極 1 8に平行な 2つのストライプ部 1 6 A を有している。 なお、 図 1においては、 発光層 1 7が形成された平面 (図 1の x y平面) に垂直な方向 (図 1の z方向:積層方向) において、 陽極 1 6及び陰極 1 8が互いに空間 的に重ならないような形状及び位置に形成されている場合について示している。 なお、 陰 極 1 8及び陽極 1 6は、 必ずしもストライプ形状である必要はない。
上記した有機 E L素子 1 0において、 陽極 (第 1の電極) 1 6から導入された正孔 (第 1のキャリア) の一部は直接発光層 1 7へ流れるが、 陽極 1 6から導入された正孔の大部
分は正孔注入層 1 5を介して発光層 17へ注入される。 発光層 17に注入された正孔は、 陰極 (第 2の電極) 18から発光層 17に注入された電子 (第 2のキャリア) と再結合し て発光が行われる。
次に、 本実施例における有機 EL素子 10の形成工程、 及び各構成要素の材料等につい て図 1〜図 3を参照しつつ詳細に説明する。
(1) 補助電極及び絶縁層の形成 (図 3 (a) )
まず、 補助電極が基板 1 1 (図 1、 図 2) 上に形成される。 すなわち、 例えば、 無アル カリガラスの基板 1 1上にインジウムスズ酸化物 ( I TO) の膜をスパッタリング法によ り 100 nmの厚さで形成した後、 フォトレジストをスピンコートにより塗布する。 光学 マスクを用いた露光と現像によってフォトレジストをパターン化する。 次に、 ミリングに よってフォトレジストの無い部分の I TO膜を取り除く。 最後に、 剥離液を用いてフォト レジストを溶解させ、 フォトレジストを剥離する。 かかる工程により、 補助電極 12が形 成される。
次に、 ポリビニルフエノール系高分子 10wt% (重量パ一セント) のプロピレングリコ ールモノメチルエーテルアセテート (PGMEA) 溶液を用いてスピンコート法により 4 20 nmの厚さで絶縁層を成膜する。 その後、 補助電極 12上の端部に成膜された高分子 膜を、 PGMEAを含ませたコットン等により拭き取り、 ホットプレートを用いて 200 °Cで 10分間のベーキングを行い、 絶縁層 14を形成する。
(2) 正孔注入層の形成 (図 3 (b) )
正孔注入層 1 5として、 銅フタロシアニン (Cu P c) を 50 nmの厚さで成膜する。 このとき、 ペン夕センの成膜速度は 0. l nm/sである。
(3) 陽極の形成 (図 3 (c) )
陽極 16として、 金 (Au) をメタルマスクを用いた真空蒸着法により 50 nmの厚さ で成膜する。 金の成膜速度は 0. S nmZsである。
(4) 発光層の形成 (図 3 (d) )
発光層 1 7として、 トリス (8—キノリノラト) アルミニウムを真空蒸着法により 60 nmの厚さで成膜する。
(5) 陰極の形成 (図 3 (e) )
陰極 1 8として、 マグネシウム (Mg) と銀 (Ag) を真空蒸着法によって、 1 0 : 1 の比で 1 00 nmの厚さで共蒸着する。 このとき、 マグネシウム (Mg) の成膜速度は 1 nm/sであり、 銀 (Ag) の成膜速度は 0. I nmZsである。
なお、 図 4の EL素子 10の上面図に示すように、 発光層 17が形成された平面 (xy 平面) に垂直な方向 (z方向:積層方向) において、 陽極 16と陰極 18の形成された部 分の空間的な重なり (図 4のハッチング部分 20) が、 陽極 16と陰極 1 8の各々の電極 面積の 50%以下 (面積が小さい方の電極の電極面積の 50 %以下) になるようにメタル マスクを用いて陰極 18の蒸着を行う。 これにより漏れ電流を抑制することができる。 な お、 図 1に示すように、 陽極 16及び陰極 18が互いに空間的に重ならないような形状及 び位置に形成されている (すなわち、 ハッチング部分 20の面積がゼロ) のがさらに好ま しい。
なお、 上記した (2) 〜 (5) の工程はすべて真空中において行う。
また、 正孔注入層 1 5は、 真空蒸着法、 スピンコート法等を用いて形成することができ る。 本実施例においては、 正孔注入層 1 5を形成した後に陽極 16を形成することで、 塗 布型の正孔注入材料の成膜性を向上させることができる。 さらに、 塗布型正孔注入材料に 限らず、 真空蒸着法により形成した正孔注入材料でも、 陽極に電圧を印加していない (O
FF) 時に陰極に流れる電流、 発光強度を低減化できる。 その結果、 陽極に電圧を印加し た(ON)時及び電圧を印加していない (OFF) 時における電流、 発光強度のそれぞれの 比が向上する。
次に、 本実施例における有機 EL素子 10の駆動例について説明する。 図 5は、 陽極 1 6及び陰極 1 8間の電流 I ( A) 及び補助電極 1 2及び陰極 1 8間の電流 I g ( n A) を陽極 16及び陰極 18間への印加電圧 V (Volt) に対してプロットしたものである。 ま た、 図 6は、 陽極 16及び陰極 18間への印加電圧 V (Volt) に対する有機 EL素子 1 0 の発光輝度 L (c d/m2) をプロットしたものである。
補助電極 1 2に電圧を印加しない状態 (Vg==0) で、 陽極 1 6及び陰極 18間に 8V の電圧を加えたところ、 1 =4. 2 Aの電流が流れた (図 5) 。 また、 このときの発光 輝度は 1. 6 c d/m2程度であった (図 6) 。 しかし、 補助電極 1 2及び陰極 18間に 1 0 Vの電圧 (Vg= 1 0) を加えたところ、 I = 100 zAの電流が流れ、 50 c dZ m2の発光輝度 ¾確認した。 このとき、 補助電極 12に流れた電流値は 10 nAZcm2以 下であった。 このように、 補助電極 12及び陰極 18間に電圧を印加することによって有 機 EL素子 1 0の発光輝度、 発光特性が大きく改善されることが分かった。
本実施例における動作特性の向上の理由は、 以下のように理解される。 すなわち、 本実 施例によれば、 陽極 16は正孔注入層 15を形成した後に堆積され、 パ夕一ニング形成さ れている。 また、 パターニングした陽極 16上に発光層 17が形成され、 陽極 16は正孔 注入層 15に電気的に接するように形成されている。 つまり、 パターニングした陽極 1 6 上に形成した層と陽極 1 6との界面における膜質は一般に、 平坦面上に形成した層の膜質 に劣るが、 本実施例においては陽極 16は平坦な正孔注入層 15に形成されており、 陽極 1 6及び正孔注入層 1 5間の界面における膜質は良好である。 従って、 陽極 16から正孔
が正孔注入層 15へ効率的に注入されるのである。 さらに陽極 1 6からの正孔注入は補助 電極 12によりアシストされ、 加えて、 補助電極 1 2及び陰極 18間に印加された電圧に よって正孔の移動を加速させることによって、 EL素子の発光層 1 7への電流の流れを向 上させ、 発光輝度を向上させるものであると理解される。
なお、 上記した各層には種々の材料を用いることができる。 この点について以下に詳細 に説明する。
ここで用いる陰極 1 8、 陽極 16および補助電極 12の材料としては、 T i, A l , L i : A l , Cu, N i , Ag, Mg : Ag, Au, P t , P d, I r, C r , Mo, W, T a等の金属あるいはこれらの合金が挙げられる。 あるいは、 ポリア二リンや PEDT : P S Sなどの導電性高分子を用いることができる。 あるいは、 酸化物透明導電薄膜、 例え ば錫ドープ酸化インジウム ( I TO) 、 亜鉛ド一プ酸化インジウム (I ZO) 、 酸化イン ジゥム ( I n203) 、 酸化亜鉛 (ZnO) 、 酸化錫 (Sn02) のいずれかを主組成とし たものを用いることができるが、 これらに限定されない。 また、 各電極の厚さは 30〜500 nm程度が好ましい。 陰極 18と補助電極 12の層厚は、 特に 50〜300nmの範囲が適し ている。 陽極 16の層厚、 特に 30〜200nm程度の範囲が適している。 また、 これらの電 極材料は真空蒸着法、 スパッタ法で作製されたものが好ましい。
絶縁層 14には、 S i 02, S i 3N4に代表される種々の絶縁材料を用いることができる が、 特に、 比誘電率の高い無機酸化物皮膜が好ましい。 無機酸化物としては、 酸化ケィ素 、 酸化アルミニウム、 酸化タンタル、 酸化チタン、 酸化スズ、 酸化バナジウム、 チタン酸 バリウムストロンチウム、 ジルコニウム酸チタン酸バリウム、 ジルコニウム酸チタン酸鉛 、 チタン酸鉛ランタン、 チタン酸ストロンチウム、 チタン酸バリウム、 フッ化バリウムマ グネシゥム、 チタン酸ビスマス、 チタン酸ストロンチウムビスマス、 タンタル酸ストロン
チウムビスマス、 タンタル酸ニオブ酸ビスマス、 トリオキサイドイットリウムなどが挙げ られる。 それらのうち好ましいのは、 酸化ケィ素、 酸化アルミニウム、 酸化タンタル、 酸 化チタンである。 窒化ケィ素、 窒化アルミニウムなどの無機窒化物も好適に用いることが できる。 また有機化合物皮膜としては、 ポリイミド、 ポリアミド、 ポリエステル、 ポリア クリレート、 光ラジカル重合系、 光力チオン重合系の光硬化性樹脂、 あるいはァクリロ二 トリル成分を含有する共重合体、 ポリビニルフエノール、 ポリビニルアルコール、 ノポラ ック樹脂、 およびシァノエチルプルラン、 ポリマー体、 エラストマ一体を含むホスファゼ ン化合物、 等を用いることもできる。
正孔注入層 1 5は、 陽極からの正孔の注入を容易にする機能、 正孔を安定に輸送する機 能を有し、 その材料には銅フタロシアニン (CuP c) に代表されるポルフィリン誘導体 、 m_TDATAに代表されるスタ一バ一ストアミンと呼ばれる高分子ァリ一ルァミン、 ペン夕センに代表されるポリアミンが低分子系では良く用いられる。 また、 ポルフィリン 誘導体やトリフエニルアミン誘導体等にルイス酸ゃ四フッ化テトラシァノキノジメタン ( F 4-TCNQ) 等を混合し導電性を高くした層を用いることもできる。 この時、 混合比 率は重量比率で 5〜95 %の割合で混合されていることが好ましい。 また、 高分子系では ポリア二リン (PAN I) 、 ポリチォフェン誘導体 (PEDOT) 、 ポリ (3—へキシル チォフェン) (P 3HT) 等の導電性の高分子材料を用いることができる。 また、 正孔注 入層はこれらの材料の混合層、 もしくは積層したものでもかまわない。
発光層 17には、 発光機能を有する化合物である蛍光物質もしくは燐光物質を含有させ る。 このような蛍光性物質としては、 例えば特開 63- 264692号公報に開示されて いるような化合物、 例えばキナクリドン、 リレブレン、 スチリル系色素等の化合物から選択 される少なくとも 1種が挙げられる。 燐光性物質としてはアプライド ·フィジックス · レ
夕ーズ (App l . Phys. Let t . ) 第 7 5卷、 第 4頁 ( 1 9 9 9年) に記載されているような 有機ィリジゥム錯体、 有機プラチナ錯体等が挙げられる。
また、 正孔注入層 1 5と発光層 1 7の間に正孔輸送層を挿入してもよい。 正孔輸送層の 材料としては、 トリフエ二ルジァミン誘導体、 スチリルアミン誘導体、 芳香族縮合環を持 っァミン誘導体、 力ルバゾール誘導体、 高分子材料としてはポリビニルカルバゾールおよ びその誘導体、 ポリチォフェン等が挙げられる。 これらの化合物は 2種以上を併用しても よい。 さらに、 一般的には正孔注入層よりもイオン化ポテンシャル I pが大きい材料を用 いた方が好ましい。
必要に応じて発光層 1 7と陰極 1 8の間に電子注入輸送層を用いてもよい。 電子注入輸 送層には、 トリス (8—キノリノラト) アルミニウム (A 1 q 3 ) 等の 8 _キノリノール ないしその誘導体を配位子とする有機金属錯体などのキノリン誘導体、 ォキサジァゾ一ル 誘導体、 ペリレン誘導体、 ピリジン誘導体、 ピリミジン誘導体、 キノキサリン誘導体、 ジ フエ二ルキノン誘導体、 ニトロ置換フルオレン誘導体等を用いることができる。 電子注入 輸送層は発光層をかねたものであってもよく、 このような場合にはトリス (8—キノリノ ラト) アルミニウム等を使用することが好ましい。 さらに、 電子注入層と電子輸送層を積 層して作製することもできる。 このとき、 陰極側から電子親和力の値の大きい化合物の順 に積層することが好ましい。
基板材料としては、 ガラス、 石英、 ポリスチレンなどのプラスチック材料といった半透 明材料に限らず、 シリコンや A 1等の不透明な材料、 フエノール樹脂等の熱硬化性樹脂、 ポリカーボネート等の熱可塑性榭脂などを用いることができるがこれらに限らず、 種々の 材料を用いることができる。
【実施例 2】
図 7は、 本発明の実施例 2である有機 E L素子 1 0の構成を模式的に示す、 図 2同様の 斜視断面図である。
本実施例において、 有機 E L素子 1 0は、 基板 1 1 (図 2参照) 上に、 補助電極 1 2、 絶縁層 1 4及び正孔注入層 1 5がこの順で順次形成されている。 そして、 正孔注入層 1 5 上には発光層 1 7が形成されているとともに、 正孔注入層 1 5及び発光層 1 7間の界面に は、 陽極 1 6及び絶縁層 1 9が形成されている。 すなわち、 陽極 1 6は、 発光層 1 7及び 正孔注入層 1 5の界面に位置し、 正孔注入層 1 5上の一部に設けられ、 正孔注入層 1 5に 接するように形成されている。 また、 陽極 1 6及び発光層 1 7間には、 陽極 1 6及び陰極 1 8間の漏れ電流を防止するための絶縁層 (漏れ電流防止層) 1 9が設けられている。 な お、 本実施例において、 漏れ電流防止層 1 9は陽極 1 6と発光層 1 7が接する面の全てに 、 すなわち、 正孔注入層 1 5と陽極 1 6との界面を除いて、 陽極 1 6を取り囲むように形 成されている。
なお、 漏れ電流防止層 1 9は陽極 1 6と発光層 1 7間の一部に設けらていてもよい。 例 えば、 図 8に示すように、 陽極 1 6の側面を除く、 陽極 1 6上に漏れ電流防止層 1 9を設 けるようにしてもよい。 あるいは、 陽極 1 6及び陰極 1 8が互いに空間的に重なる部分の 陽極 1 6上に漏れ電流防止層 1 9を設けるようにしてもよい。 要は、 漏れ電流防止層 1 9 は、 陽極 1 6から陰極 1 8への漏れ電流を防止することができるように陽極 1 6と発光層 1 7間の少なくとも一部に設けられていればよい。
また、 上記した漏れ電流防止層 1 9を設けた場合では、 漏れ電流は低減されるので、 陽 極 1 6及び陰極 1 8は、 積層方向 (図中、 z方向) において陽極 1 6及び陰極 1 8が互い に空間的に重なるような位置及び形状に形成されていても構わない。
上記した有機 E L素子 1 0において、 陽極 1 6から直接発光層 1 7を介して電流が陰極
1 8に流れることはなく、 あるいは有っても極めて小さい。 陽極 1 6から注入された正孔 はほぼ全て正孔注入層 1 5を介して発光層 1 7へ効果的に注入され、 電子と再結合して発 光に寄与する。 従って、 有機 E L素子 1 0の発光輝度、 発光特性はさらに大きく改善され る。
【実施例 3】
図 9は、 本発明の実施例 3である有機 E L素子 1 0の構成を模式的に示す、 図 2同様の 斜視断面図である。 本実施例が上記した実施例と異なるのは、 正孔注入層及び発光層間に 正孔輸送層を設けている点である。 すなわち、 発光層及び正孔輸送層によって上記した発 光材料層を構成している。
より詳細には、 有機 E L素子 1 0は基板 1 1上に形成され、 補助電極 1 2、 絶縁層 1 4 及び正孔注入層 1 5がこの順で順次形成されている。 そして、 正孔注入層 1 5上には陽極 1 6がパタ一ニングして形成されている。 さらに、 陽極 1 6を埋め込むように正孔注入層 1 5上に正孔輸送層 2 1が形成されている。 すなわち、 陽極 1 6は、 正孔注入層 1 5及び 正孔輸送層 2 1の界面に正孔注入層 1 5に接するように形成されている。
正孔輸送層 2 1上には、 発光層 1 7が形成されている。 また、 発光層 1 7上には、 スト ライプ形状を有する陰極 1 8が形成されている。 なお、 陽極 1 6及び陰極 1 8については 、 発光層 1 7が形成された平面 (x y平面) に垂直な方向 (z方向:積層方向) において 、 陽極 1 6と陰極 1 8の形成された部分の空間的な重なりが、 陽極 1 6と陰極 1 8のうち 面積が小さい方の電極の電極面積の 5 0 %以下になるように陽極 1 6及び陰極 1 8が形成 されていることが好ましい。 また、 陽極 1 6及び陰極 1 8が互いに空間的に重ならないよ うな形状及び位置に形成されているのがさらに好ましい。
本実施例においても、 陽極 1 6及び正孔注入層 1 5間の良質な界面を介して陽極 1 6か
ら正孔注入層 1 5へ効率的に正孔が注入される。 陽極 1 6からの正孔注入は補助電極 1 2 のアシストにより補助電極 1 2及び陰極 1 8間に印加された電圧によって正孔の移動が加 速され、 さらに発光層 1 7への正孔の輸送をなす正孔輸送層 2 1によって発光輝度を向上 させることができる。
【実施例 4】
図 1 0は、 本発明の実施例 4である有機 E L素子 1 0の構成を模式的に示す、 図 2同様 の斜視断面図である。 上記した実施例においては、 正孔注入層上に陽極及び発光層を形成 する場合を例に説明したが、 本実施例においては、 電子注入層上に陰極及び発光層を形成 している。
より詳細には、 有機 E L素子 1 0は基板 1 1上に形成され、 補助電極 3 2、 絶縁層 3 4 及び電子注入層 3 5がこの順で形成されている。 そして、 電子注入層 3 5上にはパターン 化された陰極 3 6が形成されている。 パターン化された陰極 3 6が形成された電子注入層 3 5上には発光層 3 7が形成されている。 すなわち、 陰極 3 6は、 発光層 3 7及び電子注 入層 3 5の界面に位置し、 電子注入層 3 5上の一部に設けられ、 電子注入層 3 5に接する ように形成されている。
発光層 3 7上には、 正孔輸送層 3 8及び正孔注入層 3 9が形成されている。 また、 正孔 注入層 3 9上には、 陽極 4 0が形成されている。 より具体的には、 陽極 4 0は、 ストライ プ形状を有している。 なお、 陰極 3 6及び陽極 4 0については、 発光層 3 7が形成された 平面 (x y平面) に垂直な方向 (z方向:積層方向) において、 陰極 3 6と陽極 4 0の形 成された部分の空間的な重なり力 陰極 3 6と陽極 4 0のうち面積が小さい方の電極の電 極面積の 5 0 %以下になるように陰極 3 6及び陽極 4 0が形成されていることが好ましい 。 また、 陰極 3 6及び陽極 4 0が積層方向において互いに空間的に重ならないような形状
及び位置に形成されているのがさらに好ましい。
次に、 本実施例における有機 EL素子 1 0の形成工程について詳細に説明する。
(1) 補助電極及び絶縁層の形成
無アルカリガラス基板 1 1上にインジウムスズ酸化物 (I TO) の膜をスパッタリング 法により 100 nmの厚さで形成した後、 実施例 1と同様にフォトリソグラフィにより I TO膜をパターニングし、 補助電極 32を形成した。
次に、 絶縁層 34としてスパッタリング法により S i 02を 300 nmの厚さで成膜し た。 このとき、 補助電極の一部に絶縁層が成膜されないようにメタルマスクを用いて成膜 範囲を限定した。
(2) 電子注入層の形成
電子注入層 35として、 パソクプロインとセシウムの共蒸着膜を真空蒸着法により成膜 した。
(3) 陰極の形成
陰極 36として、 マグネシウム (Mg) と銀 (Ag) を真空蒸着法により 10 : 1の比 で 100 nmの厚さで共蒸着した。 この時マグネシウムの成膜速度は 1 nm/sとし、 銀 の成膜速度は 0. I nmZsとした。
(4) 発光層の形成
発光層 37として、 トリス (8-キノリノラト) アルミニウム (A l q 3) とクマリン 6 を真空蒸着法により共蒸着し 40 nmの厚さで成膜した。 このとき、 クマリン 6の濃度は 3 t% (重量パーセント) であった。 A 1 Q'3の成膜速度は 0. 3 nm_/sであった。
(5) 正孔輸送層の形成
正孔輸送層 38としてひ一 NPDを 50 nmの厚さでメタルマスクを用いて真空蒸着法
により成膜した。
( 6 ) 正孔注入層の形成
正孔注入層 3 9として C u P cを 3 0 n mの厚さでメタルマスクを用いて真空蒸着法に より成膜した。
( 7 ) 陽極の形成
陽極 4 0として、 金 (A u ) を真空蒸着法により 1 0 0 n mの厚さで蒸着した。 このと き、 金の成膜速度は 1 n mZ sとした。 この際、 実施例 1と同様に、 成膜範囲をメタルマ スクにより制限した。
上記した工程により作製した有機 E L素子 1 0においても、 陰極 3 6及び電子注入層 3 5間の良質な界面を介して陰極 3 6から電子注入層 3 5へ効率的に電子が注入される。 陰 極 3 6からの電子注入は補助電極 1 2のアシストにより補 ¾電極 1 2及び陽極 4 0間に印 加された電圧によって電子の移動が加速され、 さらに発光層 3 7への電子の注入が効率的 に行われることによって発光輝度を向上させることができる。
なお、 発光層 3 7及び陽極 4 0間には、 正孔輸送層 3 8及び正孔注入層 3 9.の何れか 1 のみを形成するようにしてもよい。 また、 本実施例と反対極性の E L素子の場合では、 電 子輸送層及び電子注入層のいずれか、 又は双方を形成すればよい。 さらに、 陰極 3 6及び 発光層 3 7間に電子輸送層を形成するようにしてもよい。
【実施例 5】
図 1 1は、 本発明の実施例 5である表示装置 5 0の構成を模式的に示すブロック図であ る。
表示装置 5 0は、 上記した有機 E L素子 1 0を含む単位発光体 5 1を複数配列して構成 されている。 図 1 1に示すように、 例えば、 単位発光体 (以下、 単に発光体ともいう) 5
1は、 EL素子 10、 スイッチング素子 52及び保持キャパシ夕 53を含んでおり、 表示 装置 50の一画素を構成する。 表示装置 50は、 発光体 5 1の複数をマトリックス状に配 して構成され、 ァクティブマ卜リクス型発光表示装置として構成されている。
表示装置 50は、 マトリックス状 (n行、 m列) に配された複数の発光体 5 1を駆動す るための行ドライバ回路 (以下、 単に行ドライバともいう) 55に走査線 A i ( i = l〜 n) を介して接続されている。 また、 表示装置 50は、 デ一夕線 B j (j = l〜m) によ つて、 列ドライバ回路 (以下、 単に列ドライバともいう) 56と接続されている。 表示装 置 50は、 行ドライバ 55及び列ドライバ 56の駆動によって入力映像信号を表示するこ とができる。 例えば、 行ドライバ 55によって各行 (走査ライン) を順次走査しつつ、 列 ドライバ 56からの映像データ信号によって駆動する。 かかる駆動動作を入力映像信号の 同期タイミングに対応する単位フレーム期間ごとに行うことによって入力映像の表示をな すことができる。
図 12は、 発光体 5 1の構成を示す図である。 表示装置 50のマトリックスの i行、 j 列に位置する発光体 51を例に示しているが、 その他の発光体 51も同じ構成を有してい る。 発光体 5 1は、 スイッチング素子 (スイッチングトランジスタ) 52、 データ保持用 のキャパシタ 53及び EL素子 1 0を含んでいる。 スィツチングトランジスタ 52のゲ一 ト (G) 及びソース (S) はそれぞれ走査線 A i及びデータ線 B j に接続されている。 デ 一夕保持用のキャパシタ 53はスイッチングトランジスタ 52のドレイン (D) と接地電 圧 (GND) 間に接続されている。 スイッチングトランジスタ 52のドレイン (D) 及び キャパシ夕 53の接続点は EL素子 10の補助電極に接続されている。 また、 EL素子 1 0の陽極は EL素子 1 0を発光させる電圧を出力する電源に、 EL素子 10の陰極は接地 電圧 (GND) に接続されている。 なお、 図 12において、 EL素子 10については等価
回路で示している。
次に、 発光体 5 1の動作について説明する。 行ドライバ 5 5によって走査線 A iに電圧 が印加され、 スイッチングトランジスタ 5 2のゲート (G) に電圧が印加されるとスイツ チングトランジスタ 5 2が導通する。 この状態において、 列ドライバ 5 6によってデ一夕 線 B jに電圧が印加されるとキャパシ夕 5 3に電荷が蓄積、 保持される。 当該キャパシタ 5 3に保持された電圧が E L素子 1 0の補助電極に印加され、 例えば、 図 6に示したよう な E L素子 1 0の特性に応じて E L素子 1 0は発光する。 かかる駆動動作を入力映像信号 に応じて表示装置 5 0の各 E L素子 1 0について行うことにより入力映像の表示をなすこ とができる。
本実施例によれば、 上記した E L素子 1 0をアクティブマトリックス駆動表示装置に適 用することにより、 1画素内に配置されるデバイス (スイッチング素子) の数を減らすこ とが可能である。 従って、 例えば、 ポリシリコン等を用いた有機 E L素子表示装置と比較 して低コスト化、 低消費電力化、 長寿命化を図ることができる。
上記した実施例は適宜組み合わせることができる。 また、 上記した実施例と反対極性の E L素子として構成してもよい。 この場合では、 適宜対応するキャリア (正孔又は電子) に応じて、 電極及び注入層、 輸送層等の極性を定めればよい。
Claims
1 . 発光層を含む発光材料層と、
前記発光材料層に対向する絶縁層と、
前記絶縁層及び前記発光材料層間に挟持され、 第 1のキャリアを注入するキヤリァ注入 層と、
前記発光材料層及び前記キヤリァ注入層の界面に位置し、 前記キヤリァ注入層上の一部 に設けられた、 前記第 1のキヤリアに対応する極性の第 1電極と、
前記発光材料層上に設けられ、 前記第 1電極と反対極性の第 2電極と、
前記絶縁層上に設けられた補助電極と、 を有することを特徴とする有機半導体発光素子
2 . 前記第 1電極及び前記発光材料層間に設けられた絶縁層を有することを特徴とする請 求項 1に記載の有機半導体発光素子。
3 . 前記キャリア注入層は正孔注入層であり、 前記第 1電極は陽極であり、 前記発光材料 層は前記正孔注入層及び前記発光層間に設けられた正孔輸送層を含むことを特徴とする請 求項 1に記載の有機半導体発光素子。
4 . 前記正孔輸送層のイオン化ポテンシャルは、 前記正孔注入層のイオン化ポテンシャル よりも大であることを特徴とする請求項 3に記載の有機半導体発光素子。
5 . 前記第 1電極及び前記第 2電極は、 前記発光層に垂直な方向において空間的に重なら ないような形状を有することを特徴とする請求項 1に記載の有機半導体発光素子。
6 . 前記キャリア注入層は電子注入層であり、 前記第 1電極は陰極であり、 前記発光材料 層は前記電子注入層及び前記発光層間に設けられた電子輸送層を含むことを特徴とする請 求項 1に記載の有機半導体発光素子。
7 . 前記電子輸送層の電子親和力は、 前記電子注入層のイオン化ポテンシャルよりも小で あることを特徴とする請求項 6に記載の有機半導体発光素子。
8 . 前記発光材料層及び前記第 2電極間に、 前記キャリア注入層により注入されるキヤリ ァとは反対極性の第 2のキヤリアを前記発光層に注入するための第 2キヤリァ注入層及び 前記第 2のキャリアを輸送するための第 2キャリア輸送層のうち少なくとも 1を有するこ とを特徴とする請求項 1に記載の有機半導体発光素子。
9 . 複数の走査線、 複数のドライブ線、 及び前記複数の走査線及び前記複数のドライブ線 の交差位置に配され、 各々が前記複数の走査線の 1及び前記複数のドライブ線の 1に接続 された複数の発光体からなる表示装置であって、 前記複数の発光体の各々は、
前記複数の走査線の 1の信号に応じて前記複数のドライブ線の 1からのデータ信号を導 通せしめるスイッチング素子と、
有機半導体発光素子と、 を有し、
前記有機半導体発光素子は、 発光層を含む発光材料層と、 前記発光材料層に対向する絶 縁層と、 前記絶縁層及び前記発光材料層間に挟持され、 第 1のキャリアを注入するキヤリ ァ注入層と、 前記発光材料層及び前記キャリア注入層の界面に位置し、 前記キャリア注入 層上の一部に設けられた、 前記第 1のキャリアに対応する極性の第 1電極と、 前記発光材 料層上に設けられ、 前記第 1電極と反対極性の第 2電極と、 前記絶縁層上に設けられ、 前 記スィツチング素子からのデータ信号を受ける補助電極と、 を含むことを特徴とする表示 装置。
1 0 . 前記スイッチング素子からのデ一タ信号を保持するキャパシタをさらに有し、 前記 補助電極は前記キャパシ夕の蓄積電圧を受けることを特徴とする請求項 9に記載の表示装 置。
1 1 . 前記有機半導体発光素子は、 前記第 1電極及び前記発光材料層間に設けられた絶 緣層を有することを特徴とする請求項 9に記載の表示装置。
