図 1は本発明の第 1の実施形態に係るビラ-真空計の概略構成を示す。ェンベロッ プ 2の内部にはフィラメント 1が収容されて!、る。フィラメント 1は白金線などの金属細 線力もなり、その形状は図 1に示すような直線状のものに限らずコイル状のものであつ てもよい。ェンベロップ 2は一端が開口され、他端が絶縁部材 4によって気密に封止 された円筒状を呈する。フィラメント 1は、ェンベロップ 2の軸中心またはその近傍位 置にェンベロップ 2の軸方向に略平行に配設されて ヽる。 [0018] ェンベロップ 2の開口端側は真空槽 11の内部の被測定空間 s内に入れられてェン ベロップ 2の内部は被測定空間 sに臨まされ、フィラメント 1が被測定空間 s内の気体と 接した状態とされる。ェンベロップ 2は被測定空間 sと、真空槽 11外部の大気との隔 壁の役割を担っている。
[0019] フィラメント 1の一端は、絶縁部材 4を気密に貫通しェンベロップ 2の内部に位置す る導電端子 5bの一端に接続されている。フィラメント 1の他端はェンベロップ 2の内部 に位置する導電性のフィラメントサポート 6の一端に接続されて 、る。フィラメントサボ ート 6の他端は、絶縁部材 4を気密に貫通しェンベロップ 2の内部に位置する導電端 子 5aの一端に接続されている。したがって、フィラメント 1の両端はそれぞれ導電端子 5a、 5bと電気的に接続されている。導電端子 5a、 5bは、ェンベロップ 2の外部で大 気圧下に設置された図示しない制御回路に接続され、それら導電端子 5a、 5bを介し てフィラメント 1に電力が供給される。
[0020] フィラメント 1の周囲にはフィラメント 1を囲むように、両端が開口された筒 7が配設さ れ、フィラメント 1はその筒 7内部の軸中心位置またはこの近傍位置を通されている。 筒 7とフィラメント 1とは接虫していない。筒 7の内部は、筒 7の両端の開口を通じて、 ェンベロップ 2の内部及び被測定空間 sに連通される。
[0021] 筒 7において絶縁部材 4に近い一端側の外壁面は筒サポート 8に固定され、筒 7は 軸方向をフィラメント 1の延在方向及びェンベロップ 2の軸方向に略平行にした状態 で筒サポート 8に支持されている。筒サポート 8は、絶縁部材 4を貫通する端子 5cの ェンベロップ 2内部に位置する部分に取り付けられている。筒 7はフィラメントサポート 6には接虫していない。
[0022] 筒 7は円筒であり、その内径は 6mm以内である。また、筒 7はフィラメントの長さの 8 0%以上を覆っている。加熱されたフィラメント 1からの熱が筒 7の内部にこもることによ る筒 7内の気体温度の上昇が、フィラメント 1の温度変動に影響してしまうことを防ぐた め、筒 7は熱伝導性に優れた例えば金属材料カゝら構成することが好ま ヽ。
[0023] フィラメント 1は図示しないブリッジ回路の一部に組み込まれ、フィラメント 1の温度変 化に伴う抵抗変化が検出される。例えば定温度型ビラ二真空計で説明すると、気体 によって奪われた熱量を補うように加える電力を自動制御してフィラメント温度が常に 一定になるように動作され、その加えた電力から気体圧力を知ることができる。
[0024] この第 1の実施形態に基づ!/、てビラ-真空計を製作し、各種性能の評価を行った。
[0025] フィラメント 1としては、直径 25 /ζ πι、長さ 56mmの白金線を用いた。筒 7は、円筒形 状で、厚さ 60 mのステンレス製のものを用い、内径と長さは様々に変えたものを用 意した。ェンベロップ 2、サポート 6、 8はステンレス製とした。
[0026] 図 4は、横軸に示す筒 7の内径と、縦軸に示す筒 Zフィラメント長さ比率 (フィラメント 1の長さに対する筒 7の長さの比率)とを様々に変えて、 1 X 105Paの気体 (窒素)圧 力を測定した場合の、フィラメント 1の取付姿勢 (水平か垂直か)の違いによる圧力指 示値 (表示部に表示される値)の差を示す。
[0027] 図 4から明らかなように、筒 7の内径を 6mm以内、かつ、筒 Zフィラメント長さ比率を 80%以上とすれば (すなわち筒 7がフィラメント 1の長さの 80%以上を覆えば)、フイラ メント 1の取付姿勢の違いによる圧力指示値の差を 40%以下に抑えることができ、従 来の筒 7を設けない場合は 50%以上であったので、取付姿勢の違いによる測定ばら つきの低減が達成できて 、る。
[0028] さらに、筒 7の内径を 5mm以内、かつ、筒 Zフィラメント長さ比率を 80%以上とすれ ば、取付姿勢の違いによる圧力指示値の差は 30%以下となり、ビラ-真空計として 通常許容される測定精度が確保できる。
[0029] 図 3は、フィラメント 1と筒 7の長さを同じ(56mm)にした場合において、筒 7の内径( 横軸)と、フィラメント 1の取付姿勢の違いによる圧力指示値の差 (縦軸)との関係を示 す。被測定空間 s内の気体 (窒素)圧力を、 6 X 103Pa、 l X 104Pa、 1 X 105Paとした それぞれの場合にっ 、て示す。
[0030] この図 3の結果からも、筒 7の内径を 6mm以内、かつ、筒 Zフィラメント長さ比率を 8 0%以上(図 3では筒 Zフィラメント長さ比率 = 100%)とすることにより、気体圧力 I X 105Pa以下において、取付姿勢の違いによる圧力指示値の差をおよそ 30%以下に 抑えることができているのがわかる。さらに、筒 7の内径を 4mm以内とすることにより、 気体圧力 1 X 105Pa以下での取付姿勢の違いによる圧力指示値の差をおよそ 10% 以下に抑えることができ、さらに筒 7の内径を 3mm以内とすることにより、気体圧力 1 X 105Pa以下での取付姿勢の違いによる圧力指示値の差を数%以下に抑えることが できる。
[0031] 図 5は、筒 Zフィラメント長さ比率の、取付姿勢の違いによる圧力指示値の差への 影響を示すため、図 4での取得データより、横軸を筒 Zフィラメント長さ比率、縦軸を 取付姿勢の違いによる圧力指示値の差として表したものである。筒 7の内径は 3mm とした。この図 5より、筒 7がフィラメント 1の長さの 80%以上を覆えば、取付姿勢の違 いによる圧力指示値の差は 10%以下に抑えられて、非常に優れていることがわかる
[0032] 以上の結果より、本実施形態によれば、従来は取付姿勢の違いによる圧力指示値 の差が大きくなりがちであった大気圧(1 X 105Pa)付近の比較的高い圧力領域にお いて、取付姿勢の違いによる影響を大きく受けることなく気体圧力を精度良く測定で きる。本実施形態によれば、従来のビラ二真空計に比べ、精度良く測定できる圧力測 定範囲を 1桁以上向上させることができる。
[0033] なお、筒 7の材料はステンレスに限らない。し力し、筒 7内の熱のこもりに起因するフ イラメント温度の変化を回避する点から断熱性材料の使用は避け、熱伝導性の良 ヽ 材料を用いる方が好ましい。
[0034] また、筒 7の厚さは 60 mに限らない。筒 7の厚さは、筒材料の熱伝導性に応じて、 筒 7の良好な熱伝導性を損なわないように設計すればよい。例えば、ステンレスとァ ルミ合金では、アルミ合金の方が熱伝導率が大きいため、アルミ合金の方が厚さの範 囲としてより大きな厚さまで許容できる。その他、筒 7の材料に適した熱伝導率の高い 材料として、 Mo、 W、 Al、 Cu、 Niなどが挙げられる。
[0035] また、筒 7の横断面形状は円に限らず、三角形や四角形、その他多角形、さらには 長円状であってもよい。その場合、上述した内径寸法を、フィラメント 1を挟んで対向 する内壁間の最小距離に置き換えて実施すればよい。
[0036] [第 2の実施形態]
次に、本発明の第 2の実施形態について説明する。なお、上記第 1の実施形態と同 じ構成部分には同一の符号を付しその詳細な説明は省略する。
[0037] 上述した筒 7がない従来の場合において、特に 104Pa以上の気体圧力下では、フィ ラメント 1からの熱によりェンベロップ 2が加熱され、ェンベロップ 2の温度が定まらな い。したがって、ェンベロップ 2内部の気体温度が変動して、これに起因するフィラメ ント 1の温度変化が生じやすぐ気体圧力の変化に対する圧力指示値の応答性が悪 くなるという問題がある。
[0038] そこで、第 2の実施形態では、図 2に示すように、筒 7の外壁面に温度センサ 9を取 り付けて、この温度センサ 9の出力(すなわち検出温度)に基づいて圧力指示値の補 正を行っている。温度センサ 9は、配線 10及び導電端子 5a、 5eを介して図示しない 温度補償回路に接続され、その温度補償回路は、温度センサ 9の検出温度に基づ いて、筒 7内の気体温度の変動によるフィラメント温度の変動分をキャンセルして圧力 指示値として出力する。
[0039] この第 2の実施形態に基づいてビラ-真空計を製作し、応答性に関する評価を行 つた。温度センサ 9としては白金測温抵抗体を用いた。筒 7の内径は 3mmとし、筒 Z フィラメント長さ比率は 100%とした。その他条件は第 1の実施形態と同じである。な お、温度センサ 9としてはダイオードなどを使用してもよ 、。
[0040] 図 6は、圧力 lPa以下の状態から大気圧まで被測定空間 s内に気体 (窒素)を導入 したときの、圧力指示値の経時変化を示す。実線は上記温度センサ 9の検出温度に 基づ 、て圧力指示値の補正を行った場合を、破線は温度センサ 9を設けずに圧力 指示値の温度補正を行わなかった場合を示す。温度補正を行わな!/、場合には 200 秒以上経過後に圧力指示値が安定するのに対して、温度補正を行った場合には約 30秒経過時に圧力指示値が安定し応答性が良い。
[0041] 例えば半導体プロセスにおいては、圧力指示値をモニタしながら処理室内へのプ ロセスガスの導入バルブの開閉制御を行うことがあり、圧力指示値の応答性が良いと いうことは、処理室内の気体圧力の変動に対してバルブの開閉制御の遅れを抑えて 、処理室内の気体圧力を正確に制御できる。

Claims

請求の範囲
[1] 内部が被測定空間に臨まされるェンベロップと、
前記ェンベロップの内部に収容されたフィラメントと、
前記ェンベロップの内部で前記フィラメントを囲んで設けられ、前記フィラメントを挟 んで対向する内壁間の最小距離が 6mm以内で、かつ前記フィラメントの長さの 80% 以上を覆う筒と、
を備えることを特徴とするビラ-真空計。
[2] 前記筒は熱伝導性を有することを特徴とする請求の範囲第 1項に記載のビラ二真 空計。
[3] 前記筒に温度センサが取り付けられ、この温度センサの出力に基づいて圧力指示 値が補正されることを特徴とする請求の範囲第 1項または請求の範囲第 2項に記載 のビラ二真空計。
[4] 前記フィラメントが白金線力 なり、かつ前記筒がステンレス製であることを特徴とす る請求の範囲第 1項乃至請求の範囲第 3項のいずれか 1項に記載のビラ二真空計。
[5] 前記フィラメントが白金線力 なり、かつ前記筒がニッケル製であることを特徴とする 請求の範囲第 1項乃至請求の範囲第 3項のいずれか 1項に記載のビラ二真空計。
