Abstract

【課題】小型でしかも温度変化などの加速度以外の要因による影響を排除でき、かつ検出感度の高い加速度センサを提供する。 【解決手段】加速度センサ1Aは、第1,第2の共振子3,4をベース板5の加速度印加方向の両面に接合したバイモルフ型加速度検出素子2Aを備え、加速度の印加に伴って第1,第2の共振子3,4が同一方向に撓むように加速度検出素子2Aの長手方向の一端部を固定支持してある。加速度検出素子2Aの撓みによって生じる第1,第2の共振子3,4の周波数変化またはインピーダンス変化を差動的に検出して加速度を検出可能とする。加速度検出素子2Aの加速度の作用に伴う曲げ中正面は、ベース板5の加速度印加方向に対して中央部に位置しており、第1,第2の共振子3,4の振動部は、加速度検出素子2Aの固定支持部に近づけて配置されている。

[0001] 本発明は加速度センサ、特に圧電体を利用した加速度センサに関するものである。
背景技術
[0002] 従来、圧電セラミックスを利用した加速度センサとして、例えば特許文献 1に記載のも のが知られている。この加速度センサは、一対の圧電セラミックスよりなる圧電素子を 対面接合して一体化したバイモルフ型検出素子を備え、この素子をケース内に両持 ち梁構造で収納支持してある。この加速度センサに加速度が加わると、検出素子が 橈むことによって圧電素子に応力が発生し、圧電効果によって発生した電荷または 電圧を検知して、加速度を知ることができる。この加速度センサの場合には、小型で 、表面実装型部品(チップ部品)に容易に構成できるという利点がある。
この原理の加速度センサの場合には、回路を構成する際、回路から流れ込むバイァ ス電流が圧電体の容量 Cにチャージされ、回路が飽和してしまうので、バイアス電流 をリークさせるための抵抗 Rが必要となる。ところ力 抵抗 Rと容量 Cとによってハイパ スフィルタが構成され、カットオフ以下の周波数である DCや低周波の加速度を検出 できない。

[0003] 特許文献 2に記載の加速度センサ、特に特許文献 2の図 8に示された加速度センサ は、単一のベース板の表裏面に、両主面に電極が形成された圧電体よりなる第 1と第 2の共振子を接合して加速度検出素子を構成し、上記加速度検出素子が第 1と第 2 の共振子の対向方向の加速度に対して橈み得るように、その長手方向一端部または 両端部を固定支持してなり、加速度の印加により上記加速度検出素子が橈み、その 橈みによって生じる第 1と第 2の共振子の周波数変化またはインピーダンス変化を差 動的に検出することにより、加速度を検出可能としたものである。
この場合には、 DCや低周波の加速度でも検出可能である。し力も 2つの共振子の周 波数変化またはインピーダンス変化を個別に取り出すのではなぐその周波数変化 またはインピーダンス変化を差動的に検出するので、 2つの共振子に共通に加わる 応力(例えば温度変化による応力)は相殺され、温度変化などの影響を受けない高 感度の加速度センサを得ることができる。また、曲げ中正面(応力力 ¾の面)をベース 板内に設定することができるので、ベース板の表裏面に設けられた共振子に大きな 引張応力と圧縮応力とを発生させることができ、検出感度が向上する利点がある。 特許文献 2:特開 2002 - 107372号公報

課題を解決するための手段
[0006] 上記目的は、請求項 1に記載の発明によって達成される。
すなわち、請求項 1に係る発明は、ベース板と、両主面に電極が形成された圧電体よ りなり、その長さ方向中間部に振動部を有する第 1 ,第 2の共振子とを備え、上記第 1 ,第 2の共振子をベース板の加速度印加方向の両面に接合してバイモルフ型加速度 検出素子を構成し、加速度の印加に伴って第 1,第 2の共振子が同一方向に橈むよ うに加速度検出素子の長手方向の一端部を固定支持し、上記加速度検出素子の橈 みによって生じる第 1 ,第 2の共振子の周波数変化またはインピーダンス変化を差動 的に検出して加速度を検出可能とした加速度センサにおいて、上記加速度検出素 子の加速度の作用に伴う曲げ中正面は、ベース板の加速度印加方向の中央部に位 置しており、上記第 1 ,第 2の共振子の振動部は、加速度検出素子の固定支持部に 近づけて配置されていることを特徴とする加速度センサを提供する。 [0007] 請求項 1に係る発明では、加速度検出素子を 1枚のベース板の両面に共振子を接合 したバイモルフ構造とし、曲げ撓みの中正面をベース板の板厚の中央部としたので、 加速度が加わった際、ベース板は質量体として機能し、一方の共振子に引張応力、 他方の共振子に圧縮応力を効果的に発生させることができる。ある振動モードの場 合、引張側の共振子の周波数は低くなり、圧縮側の共振子の周波数は高くなるので 、両共振子の周波数変化またはインピーダンス変化を差動的に取り出せば、加速度 を検出することができる。しかも、 2つの共振子の周波数変化またはインピーダンス変 化を差動的に検出するので、 2つの共振子に共通に加わる応力(例えば温度変化に よる応力)は相殺され、温度変化などの影響を受けない高感度の加速度センサを得 ること力 Sできる。
また、本発明の他の特徴は、片持ち構造の加速度検出素子を用い、第 1,第 2の共 振子の振動部を、加速度検出素子の固定支持部に近づけて配置した点である。片 持ち構造の加速度検出素子の場合、加速度印加により第 1,第 2の共振子に発生す る応力は、根元部ほど大きくなる。共振子の振動部を、その振動を妨げない範囲で 根元部に近づけることにより、最も大きな応力を受ける共振子の根元部から信号を取 り出すことができ、センサの感度(S/N比)を高くすること力 Sできる。
2つの共振子から得られる信号を差動的に取り出し、加速度検出素子に作用する加 速度に比例した信号を得る方法としては、第 1と第 2の共振子を個別の周波数で発振 させ、各発振周波数差を検出し、この周波数差力 加速度に比例した信号を得る方 法や、第 1と第 2の共振子を同一周波数で発振させ、各共振子の電気的インピーダ ンスの違レ、から位相差または振幅差を検知し、これら位相差または振幅差から加速 度に比例した信号を得る方法などがある。
[0008] 請求項 2のように、第 1,第 2の共振子の加速度印加方向と直角方向の高さをベース 板よりも小さくするのがよい。
つまり、第 1,第 2の共振子の断面積を小さくすることで、加速度印加による共振子に 発生する引張応力と圧縮応力を大きくでき、検出感度(SZN比)をさらに高くできる。
[0009] 請求項 3のように、第 1,第 2の共振子のベース板に対する接合位置を、ベース板の 両面の対向位置とするのがよい。 2つの共振子をベース板の両面の対向しない位置に接合することもできる力 加速度 の印加方向以外の外力によって加速度検出素子が橈んだ時 (他軸橈み)、 2つの共 振子の間で異なる信号が発生することになり、誤差の原因となる。これに対し、 2つの 共振子をベース板の両面の対向位置に接合すれば、両方の共振子から信号を差動 的に取り出すことで、他軸橈みに対しても検出ばらつきを吸収することができる。
[0010] 請求項 4のように、第 1 ,第 2の共振子のベース板に対する接合位置を、ベース板の 加速度印加方向と直角方向の高さ中央部とするのがよい。
2つの共振子をベース板の両面の対向する位置であって、かつ高さ方向中央部に接 合すれば、他軸橈みに対して両方の共振子には応力が働かないので、検出ばらつ きを一層小さくできる。
[0011] 請求項 5のように、ベース板と第 1および第 2の共振子とを、熱膨張係数がほぼ同じ材 料で形成するのがよい。
ベース板と第 1および第 2の共振子の熱膨張係数が大きく異なる場合には、加速度 が印加されなくても、周囲の温度変化によって共振子に引張応力または圧縮応力が 発生し、周波数またはインピーダンスが変化してしまう。そこで、ベース板と第 1および 第 2の共振子の熱膨張係数をほぼ等しくすることで、センサ出力の温度ドリフトを抑制 でき、温度ヒステリシスを低減できる。
なお、ベース板と第 1および第 2の共振子とを同一材料で形成してもよいし、異なる材 料で形成してもよい。使用温度範囲における共振子に生じる周波数変化またはイン ピーダンス変化が誤差範囲程度の小さい場合であれば、ベース板と共振子の熱膨 張係数が多少異なっていてもよい。
[0012] 請求項 6のように、加速度検出素子の長手方向の一端部の加速度印加方向の外側 面を一対のケース部材によって固定支持し、加速度検出素子とケース部材とで形成 される開放面を一対のカバー部材によって覆レ、、加速度の印加に伴って橈む加速度 検出素子の変位部分を密閉した空間内に配置するのがよレ、。このようなパッケージ 構造とすることにより、変位部分が外部から遮断され、湿気や埃などの影響を受けず 、表面実装部品として構成することができる。
第 1 ,第 2の共振子の自由端側に形成された一方の電極を、ベース板に形成された 引出電極を介してケース部材およびカバー部材の固定支持部側の外表面に形成さ れた共通電極に接続し、第 1共振子の基端側に形成された他方の電極を、ケース部 材に形成された第 1の引出電極を介してケース部材およびカバー部材の自由端側の 外表面に形成された第 1の個別電極に接続し、第 2共振子の基端側に形成された他 方の電極をケース部材に形成された第 2の引出電極を介してケース部材およびカバ 一部材の自由端側の外表面に形成された第 2の個別電極に接続するのがよい。 片持ち構造の加速度検出素子を用いた場合、加速度検出素子の基端側に 3個の電 極が集中するため、これら電極をパッケージの外表面の互いに離れた部位に引き出 すのが難しい。そこで、 2つの共振子の一方の電極をベース板を介してパッケージ( ケース部材およびカバー部材)の固定支持部側の外表面に形成された共通電極に 接続し、残りの 2つの電極をケース部材を介してパッケージの固定支持部とは反対側 の外表面に形成された 2つの個別電極にそれぞれ接続することで、 3個の外部電極 を互いに離間した位置へ引き出すことができる。そのため、表面実装部品として用い た場合に、互いの電極同士の短絡を防止することができる。

この場合には、ケース部材の上面に形成された内部電極に測定端子を接触させるこ とで、各共振子の特性を容易に測定できる。
発明の効果
[0014] 請求項 1に記載の発明によれば、加速度検出素子をベース板の両面に共振子を接 合したバイモルフ構造とし、加速度が加わった際に生じる両共振子の周波数変化ま たはインピーダンス変化を差動的に取り出すようにしたので、温度変化などの影響を 受けない高感度の加速度センサを得ることができる。
また、片持ち構造の加速度検出素子を用いており、第 1 ,第 2の共振子の振動部を、 加速度検出素子の固定支持部に近づけて配置したので、応力の大きな根元部付近 力 信号を取り出すことができ、センサの感度を高くでき、 S/N比を向上させることが できる。
発明を実施するための最良の形態 [0015] 以下に、本発明の実施の形態を、実施例を参照して説明する。
実施例 1
[0016] 図 1一図 5は本発明にかかる加速度センサの第 1実施例を示す。
この加速度センサ 1Aは、バイモルフ型の加速度検出素子 2Aを絶縁性セラミック等 力 なる絶縁性のケース部材 6およびカバー部材 7内に片持ち構造で収納支持した ものである。図 2,図 3に示すように加速度 Gの印加方向を Y方向とした場合、加速度 検出素子 2Aの長さ方向が X方向、高さ方向が Z方向となる。
[0017] この実施例の加速度検出素子 2Aは、ベース板 5の加速度印加方向(Y方向)の両面 の両端部にスぺーサ 51— 54を介して共振子 3, 4を接着により接合一体化したもの である。共振子 3, 4は、短冊形状の圧電セラミック板の上下主面、つまり加速度印加 方向 Gと平行な主面にそれぞれ電極 3a, 3bおよび 4a, 4bを形成したエネルギー閉 じ込め型厚みすベり振動モードの共振子である。共振子 3, 4の一方の電極 3a, 4a は加速度検出素子 2Aの上方側に露出しており、他方の電極 3b, 4bは加速度検出 素子 2Aの下方側に露出している。表裏主面の電極 3a, 3bおよび 4a, 4bの一端部 は、長さ方向中間部で対向しており、他端部が共振子 3, 4の異なる端部へ引き出さ れている。共振子 3, 4の Z方向の高さ H は互いに同一寸法であり、高さ H は共振

[0018] 共振子 3, 4は、温度特性を含む共振特性差をできるだけ低減するため、図 5に示す ように:!枚の圧電体親基板 Mの隣接する部分力 切り出した 2個の共振子をペアリン グして使用するのがよい。このようにすることで、温度変化による 2素子の出力信号差 が少なくなり、加速度センサとしての出力変動を低減できる。
上記のように共振子 3, 4として、同一の圧電体親基板から切り出した 2個の素子をぺ ァリングして使用した場合でも、スぺーサゃベース板 5との接着などによって 2つの共 振子 3, 4の間に共振特性のばらつきが生じることがある。このような特性ばらつきは、 加速度が全く印加されなくても出力信号として出力される。共振子 3, 4の電極 3a, 4a および電極 3b, 4bはそれぞれ加速度検出素子 2Aの同一方向に露出しているため、 両共振子 3, 4の共振特性に差があった場合には、加速度検出素子 2Aの上方側ま たは下方側に露出した電極をレーザなどを用いてトリミングしたり、電極面に周波数 調整用インクなどを塗布することで、共振特性を調整でき、特性差を小さくすることが できる。上記トリミングやインクの塗布は、後述するようにケース部材 6を接着し、内部 電極 61 , 62b, 63bを形成した後(図 4参照)で実施される。その際、ケース部材 6の 上面に形成された 3つの内部電極 61 , 62b, 63bに測定端子を接触させることができ るので、各共振子 3, 4の特性を測定しながら、トリミングを容易に行うことができる。そ の結果、検出誤差の小さな高精度な加速度センサを実現できる。

31 , 32および 41, 42がそれぞれ固定されており、電極 3a, 3bおよび 4a, 4bが対向 した部分 (振動部) Eは、スぺーサ 31, 32および 41 , 42が固定されていない部分に 設けられている。この実施例では、共振子 3, 4の基端側のスぺーサ 31 , 41に比べて 自由端側のスぺーサ 32, 42の方が長く形成されている。そのため、図 3に示すように 、共振子 3, 4の振動部 Eから加速度検出素子 2Aの自由端までの距離 L2に比べて、 振動部 Eから基端部つまり固定支持部までの距離 L1が短ぐ振動部 Eは固定支持部 に近づけて配置されている。加速度印加により発生する応力は、片持ちの根元部ほ ど大きいので、共振子 3, 4の振動部 Eを根元部に近づけることにより、共振子 3, 4が 受ける応力を大きくでき、センサの感度を高くできる。スぺーサ 31, 32を含む共振子 3の高さ寸法、およびスぺーサ 41 , 42を含む共振子 4の高さ寸法は、ベース板 5の高 さ寸法 H と等しい。

なお、スぺーサ 31 , 32、 41, 42は省略可能であり、共振子 3, 4をベース板 5の両面 に直接接着してもよい。
[0020] 共振子 3, 4はベース板 5の両面の対向位置に接合されており、更にベース板 5の全 高の中央位置に接合されているのが最適である。その理由は、加速度の印加方向以 外の外力によって加速度検出素子が橈んだ時 (他軸橈み)、 2つの共振子 3, 4から 信号を差動的に取り出すことで、他軸橈みに対しても検出ばらつきを吸収することが できる力、らである。 2つの共振子 3, 4が対向位置にある場合、他軸橈みに対して両方 の共振子に同一の応力が働くため、検出ばらつきを小さくできる。更に、 2つの共振 子 3, 4をベース板 5の全高の中央位置に接合すれば、他軸橈みに対して両方の共 振子 3, 4には応力が働くが、それぞれの共振子 3, 4の高さ方向の中央を中正面とし て橈むため、それぞれの共振子 3, 4内で応力が相殺され、検出ばらつきを一層小さ くでさる。
[0021] 上記のようにスぺーサ 31, 32を固定した共振子 3の Y方向の一側面には、共振子 3 の主面電極 3a, 3bとそれぞれ導通する接続電極 33, 34が高さ方向(Z方向)に連続 的に形成されている。同様に、スぺーサ 41 , 42を固定した共振子 4の Y方向の一側 面にも、共振子 4の主面電極 4a, 4bとそれぞれ導通する接続電極 43, 44が高さ方 向(Z方向)に連続的に形成されている。特に、共振子 3, 4の基端側の接続電極 33, 43は、共振子 3, 4およびスぺーサ 31 , 41の外側面に形成されている。

[0024] スぺーサ 51, 53を接合したベース板 5の一側面には、引出電極 5bが全長に亘つて 形成されている。この引出電極 5bは、共振子 3, 4を接合した加速度検出素子 2Aの 基端部の上面に連続的に形成される内部電極 61と導通する。ベース板 5の自由端 側の上面およびスぺーサ 53, 54, 32, 42の上面には、内部電極 64が連続的に形 成されており、この内部電極 64はベース板 5の一側面に形成された引出電極 5bと共 振子 3, 4の側面に形成された接続電極 34, 44とを相互に導通させる役割を有する。
[0025] 検出素子 2Aの加速度 Gの印加方向の両側面は、左右一対のケース部材 6によって 覆われている。ケース部材 6は断面コ字形状に形成されており、その一端側の突出 部 6aが検出素子 2Aの基端部両側面に接着固定されている。また、ケース部材 6の 他端側突出部 6bは、スぺーサ部材 2aを間にして接着固定されている。この実施例の スぺーサ部材 2aは、長さ方向に連続した検出素子 2Aの先端部をカットした後の切 れ端であり、ベース板 5や共振子 3, 4、スぺーサ 53, 54, 32, 42の一部で構成され ている。上記突出部 6a, 6bの間には、検出素子 2Aが橈み得る空間を形成するため の凹部 6cが形成されている。また、ケース部材 6の他端側突出部 6bの内側には、過 大な加速度 Gが印加された時の検出素子 2Aの変位を制限し、検出素子 2Aの変形 や破壊を防止するためのストッパ 6dが設けられている。検出素子 2Aの橈み量は微 少であるため、ケース部材 6と検出素子 2Aとの間を接着する接着剤層の厚みにより 橈み空間を形成できる場合には、凹部 6cやストッパ 6dは省略可能である。
[0026] ケース部材 6の内壁面および上面には、相互に導通する引出電極 62a, 62bおよび 63a, 63bが形成されている。ケース部材 6と検出素子 2Aとの接合は、電極 33と 62a 、および電極 43と 63aとの電気的接続を兼ねるため導電性接着剤で行われる力 ケ 一ス部材 6および検出素子 2Aの基端部の上面に連続的に形成される内部電極 61 および外部電極 71と電極 33および電極 4cとの短絡を防止するため、異方性導電性 接着剤が用いられる。
[0027] 上記ケース部材 6の上面に形成された引出電極 62b, 63bは、加速度検出素子 2A の自由端側の上面に形成された内部電極 64と一直線上に並んでおり、これら電極 6 2b, 63b, 64は、加速度検出素子 2Aにケース部材 6を接合した後で、その上面にス パッタリングや蒸着などを行うことで同時に形成することができる。なお、内部電極 61 も同時に形成できる。 [0028] 加速度検出素子 2Aとケース部材 6とで形成される上下の開放面が上下一対のカバ 一部材 7, 7によって覆われている。カバー部材 7の内面には、加速度検出素子 2Aと の接触を防止するための空洞形成用凹部 7aが形成され、その外周部が開放面に接 着固定されている。そのため、加速度検出素子 2Aの加速度 Gによる変位部分は、ケ 一ス部材 6およびカバー部材 7によって完全に密閉されている。カバー部材 7もケー ス部材 6と同様に、カバー部材 7の内面に枠形に設けられる接着剤層の厚みによつ て空洞を形成できるので、カバー部材 7の内面の空洞形成用凹部 7aも省略可能であ る。
[0029] カバー部材 7の外表面には、加速度検出素子 2Aの基端側に位置する外部電極 71 と、加速度検出素子 2Aの自由端側に位置する 2個の外部電極 72, 73とが設けられ ている。図 1に示すように、外部電極 72, 73は外部電極 71から長さ方向(X方向)に 離れた位置にあり、かつ互いに加速度印加方向(Y方向)に対向する 2辺に設けられ ている。外部電極 72, 73の位置は、図 1に示される位置に限らず、外部電極 71と対 向する端部の Y方向両側であってもよい。
[0030] 上記構造よりなる加速度センサ 1Aの導電経路は次の通りである。
すなわち、一方の共振子 3の上側電極 3aは、接続電極 33、引出電極 62a, 62bを経 由して外部電極 72へと接続されている。他方の共振子 4の上側電極 4aは、接続電 極 43、引出電極 63a, 63bを経由して外部電極 73へと接続されている。共振子 3, 4 の下側電極 3b, 4bは、接続電極 34, 44および内部電極 64によって相互に導通して おり、ベース板 5の一側面に設けられた引出電極 5b、内部電極 61を経由して外部電 極 71へと接続されている。
なお、ベース板 5の一側面に引出電極 5bを設けた力 導電路の断線をより確実に防 止するため、両側面に引出電極 5bを設けてもよい。
上記のようにして表面実装型のチップ型カ卩速度センサ 1Aを得ることができる。
[0031] 図 6は上記加速度センサ 1Aを用いた加速度検出装置の回路図の一例を示す。
この検出装置は加速度検出素子 2Aの独立発振を利用したものであり、加速度セン サ 1Aの外部電極 72と 71が発振回路 9aに接続され、外部電極 73と 71が発振回路 9 bに接続されている。発振回路 9a, 9bとしては、例えば公知のコルピッツ型発振回路 などを使用できる。共振子 3, 4を発振回路 9a, 9bによってそれぞれ独自に発振させ 、その発振周波数 f , f が周波数差カウンタ 9cに入力され、その周波数差に比例し

た信号 V を出力するものである。

加速度センサ 1Aに加速度 Gが加わると、検出素子 2Aには加速度の印加方向と逆 方向の慣性力が作用し、検出素子 2Aが加速度 Gの印加方向と逆方向に橈む。検出 素子 2Aの橈みに伴って発生する応力によって、一方の共振子には引張応力が、他 方の共振子には圧縮応力が作用する。厚みすベり振動モードを利用した共振子の 場合、引張応力の共振子の発振周波数は低下し、圧縮応力の共振子の発振周波数 は上昇するので、その周波数差を外部電極 71 , 72, 73へと取り出すことによって、 加速度 Gに比例した信号 V を得ることができる。

[0032] 加速度センサ 1Aを温度変化がある環境で使用すると、共振子 3, 4、ベース板 5、ケ 一ス部材 6、カバー部材 7が熱膨張を起こす。共振子 3, 4とベース板 5の熱膨張係数 が異なる場合には、温度変化によって検出素子 2Aに撓みが発生し、共振子 3, 4に 応力が発生する。その結果、加速度以外の要因で周波数差に変化が生じることにな る。し力 ながら、共振子 3, 4とベース板 5とが熱膨張係数がほぼ等しい材料で形成 されておれば、温度変化に伴う応力も同一となるため、周波数差カウンタ 9cで 2個の 共振子 3, 4の出力を差動的に取り出すことにより、各共振子 3, 4が同一に受ける温 度変化などによる出力信号の変化を相殺することができる。したがって、加速度 Gに 対してのみ感度を持つ加速度検出装置を得ることができる。
なお、検出素子 2Aとケース部材 6、カバー部材 7との熱膨張係数が異なる場合でも、 検出素子 2Aが片持ち支持されているに過ぎないので、温度変化によって検出素子 2Aには応力が作用しない。
[0033] 図 7は上記加速度センサ 1 Aを用レ、た加速度検出装置の他の例を示す。
この検出装置は加速度検出素子 2Aの単一発振を利用したものである。加速度セン サ 1Aの外部電極 72と 73はインピーダンス差動検出回路 9dに接続され、共通電極 である外部電極 71は発振回路 9eに接続されている。なお、 9f, 9gはマッチング用抵 抗である。この場合には、両方の共振子 3, 4を発振回路 9eによって同一の周波数で 発振させ、それぞれの共振子 3, 4の電気的インピーダンスの違いから、位相差また は振幅差を検知し、加速度 Gに比例した出力 V をインピーダンス差動検出回路 9d

力 取り出すものである。同一周波数で発振させるには、どちらか一方の共振子の出 力、または両方の共振子の合算された出力をフィードバックして発振回路 9eを構成 すればよい。
この場合も、図 6の例と同様に、加速度 Gに比例した信号を取り出すことができるとと もに、温度変化等による出力変化を相殺できるので、加速度 Gに対してのみ感度を 持つ加速度検出装置を得ることができる。
実施例 2
[0034] 図 8—図 10は加速度センサの第 2実施例を示す。
この加速度センサ 1Bは、バイモルフ型の加速度検出素子 2Bの共振子 3B, 4Bの電 極 3c, 3dおよび 4c, 4dを加速度印加方向 Gと直交する主面に設けた点が第 1実施 例と異なる。第 1実施例と同一部分には同一符号を付して重複説明を省略する。
[0035] 共振子 3B, 4Bの一方の電極 3c, 4cは加速度検出素子 2Bの外側面に露出しており 、他方の電極 3d, 4dはベース板 5に対面している。表裏主面の電極 3c, 3dおよび 4 c, 4dの一端部は、長さ方向中間部で対向しており、他端部が共振子 3B, 4Bの端部 の手前で終端となっている。共振子 3B, 4Bの Z方向の高さ H は互いに同一寸法で

共振子 3B, 4Bに発生する応力を大きくできる。
[0036] 共振子 3B, 4Bの振動部 Eは、固定支持部寄りの位置に形成されている。つまり、振 動部 Eから固定支持部までの距離 L1は、振動部 Eから自由端までの距離 L2に比べ て短い。そのため、加速度 Gの印加による曲げ応力が大きな部位から信号が取り出さ れ、感度の高い加速度センサを得ることができる。
[0037] 共振子 3B, 4Bの基端側の接続電極 33, 43は、共振子 3B, 4Bおよびスぺーサ 31 ,
41の外側面に形成されているため、接続電極 33, 34が共振子 3Bの電極 3c, 3dと 面で接続され、接続電極 43, 44が共振子 4Bの電極 4c, 4dと面で接続される。その ため、電気的に確実に導通させることができる。 この実施例の加速度センサ IBでは、共振子 3B, 4Bの電極 3c, 3dおよび 4c, 4dが 上下方向に露出しないので、第 1実施例のようにケース部材 6を接着した後で、電極 をレーザなどを用いてトリミングしたり、電極面に周波数調整用インクなどを塗布する ことはできないが、接続電極 33, 34と共振子 3Bの電極 3c, 3dとの接続、および接続 電極 43, 44と共振子 4Bの電極 4c4dとの接続がより確実になるので、信頼性の高い 加速度センサが得られる。
実施例 3
[0038] 図 11 ,図 12は加速度センサの第 3実施例を示す。
この加速度センサ 1Cは、バイモルフ型の加速度検出素子 2Cの共振子 3C, 4Cの電 極 3e, 3fおよび 4e, 4fを加速度印加方向 Gと直交する主面に設けた点で第 2実施例 と共通するが、共振子 3C, 4Cの高さ寸法 H をベース板 5の高さ寸法 H と同一とし
1 2 た点が第 2実施例と異なる。第 1 ,第 2実施例と同一部分には同一符号を付して重複 説明を省略する。

スぺーサ 31, 32および 41 , 42が省略されている。共振子 3C, 4Cの振動部 Eは、固 定支持部寄りの位置に形成されている。つまり、振動部 Eから固定支持部までの距離 L1は、振動部 Eから自由端までの距離 L2に比べて短レ、。そのため、加速度 Gの印 加による曲げ応力が大きな部位から信号が取り出され、感度の高い加速度センサを 得ること力 Sできる。
この場合は、加速度検出素子 2Cの側面に設けられる接続電極を、電極 3e, 3fおよ び 4e, 4fで兼用できるため、電極形成作業を簡素化できる。
[0040] 本発明にかかる加速度センサは、上記実施例に限定されるものではない。
例えば、第 1 ,第 2実施例では、共振子として厚みすベり振動モードの共振子を用い たが、他の振動モード (例えば厚み縦振動モード、長さ振動モードなど)の共振子で も使用可能である。
上記実施例では、ベース板と第 1,第 2の共振子との間に、共振子の閉じ込め振動の 範囲より広い空隙を形成したが、ベース板と第 1,第 2の共振子とを全面で対面接合 してもよレ、。但し、全面で対面接合した場合には、共振子の振動がベース板で拘束さ れるので、共振子としての性能(Qおよび K)が低下する力 逆に加速度による応力の 発生効率の面では効果的である。

Claims

請求の範囲
[1] ベース板と、
両主面に電極が形成された圧電体よりなり、その長さ方向中間部に振動部を有する 第 1 ,第 2の共振子とを備え、
上記第 1 ,第 2の共振子をベース板の加速度印加方向の両面に接合してバイモルフ 型加速度検出素子を構成し、加速度の印加に伴って第 1,第 2の共振子が同一方向 に撓むように加速度検出素子の長手方向の一端部を固定支持し、上記加速度検出 素子の橈みによって生じる第 1,第 2の共振子の周波数変化またはインピーダンス変 化を差動的に検出して加速度を検出可能とした加速度センサにおいて、 上記加速度検出素子の加速度の作用に伴う曲げ中正面は、ベース板の加速度印加 方向に対して中央部に位置しており、
上記第 1 ,第 2の共振子の振動部は、加速度検出素子の固定支持部に近づけて配 置されてレ、ることを特徴とする加速度センサ。
[2] 上記第 1 ,第 2の共振子の加速度印加方向と直角方向の高さは上記ベース板の同方 向の高さよりも小さいことを特徴とする請求項 1に記載の加速度センサ。
[3] 上記第 1 ,第 2の共振子のベース板に対する接合位置は、ベース板の両面の対向位 置であることを特徴とする請求項 2に記載の加速度センサ。
[4] 上記第 1 ,第 2の共振子のベース板に対する接合位置は、ベース板の加速度印加方 向と直角方向の高さ中央部であることを特徴とする請求項 3に記載の加速度センサ。
[5] 上記ベース板と第 1および第 2の共振子とは、熱膨張係数がほぼ同じ材料で形成さ れてレ、ることを特徴とする請求項 1なレ、し 4のレ、ずれかに記載の加速度センサ。
[6] 上記加速度検出素子の長手方向の一端部の加速度印加方向の外側面が一対のケ 一ス部材によって固定支持され、上記加速度検出素子とケース部材とで形成される 開放面が一対のカバー部材によって覆われ、加速度の印加に伴って橈む加速度検 出素子の変位部分が密閉した空間内に配置されており、
上記第 1 ,第 2の共振子の自由端側に形成された一方の電極は、ベース板に形成さ れた引出電極を介してケース部材およびカバー部材の固定支持部側の外表面に形 成された共通電極に接続され、 上記第 1共振子の基端側に形成された他方の電極は、ケース部材に形成された第 1 の引出電極を介してケース部材およびカバー部材の自由端側の外表面に形成され た第 1の個別電極に接続され、
上記第 2共振子の基端側に形成された他方の電極は、ケース部材に形成された第 2 の引出電極を介してケース部材およびカバー部材の自由端側の外表面に形成され た第 2の個別電極に接続されていることを特徴とする請求項 1ないし 5のいずれかに 記載の加速度センサ。
[7] 上記第 1 ,第 2の共振子のそれぞれの電極に導通する複数の内部電極がケース部材 の上面に設けられていることを特徴とする請求項 1ないし 6のいずれかに記載の加速 度センサ。
