Description

1 2- 1 , 1 2- 2, ■ ■ ■, 1 3 i n - 1 , 1 3 i n— 2, ■ ■ ■, 1 3 o u t— 1 , 1 3 o u t— 2 , · ■ ■, 14— 1 ,
この焦点 F 2に、 その単位ミラー 1 3 ' i n— iに対応する単位ミラー 1 3 ' o u t— i (出射端 1 3 ' o u tに配置される単位ミラーである。
1 3, i n— 1, 1 3, i n— 2, ■ · ■, 1 3, o u t - 1 , 1 3, o u t— 2, · · ■の反射面に対する入射光 (ここでは、 波長 5011111以下の£11¥光)の斜入射角度は、それぞれ全反射角度(ここでは 1 5° 以下、 但し Mo S i 2使用の場合 1 0° 以下) である。
図 1 2は、 本実施の形態のフライアイミラー 1 3" の入射端 1 3" i nに配置 される単位ミラー 1 3" i n— 1 , 1 3" i n— 2, ■ · ■、 及び出射端 1 3" o u tに配置される単位ミラー 1 3" o u t— 1, 1 3" o u t - 2 , ■ · 'の 反射面の形状を説明する図である。
1 3" i n - 1 , 1 3" i n— 2, · · · , 1 3" o u t— 1, 1 3" o u t— 2, ■ · .
1 3" i n— 1 , 1 3" i n— 2, - · - , 1 3" o u t - 1 , 1 3" o u t一 2の反射面に対する入射光 (ここでは、 波長 5 O nm 以下の EUV光) の斜入射角度は、 それぞれ全反射角度 (ここでは 1 5° 以下、 但し Mo S i 2使用の場合 10° 以下) である。
