Abstract

 発光素子100は、発光層部24に発光駆動電圧を印加するためのITO透明電極層8,10を有し、発光層部24からの光が、該ITO透明電極層8,10を透過させる形で取り出される。また、発光層部24とITO透明電極層8,10との間に、Inを含有したGaAsよりなるコンタクト層が、該ITO透明電極層と接する形にて形成される。該コンタクト層7,9は、発光層部上にGaAs層7',9'を形成し、そのGaAs層7',9'と接するようにITO透明電極層8,10を形成した積層体13を熱処理することにより、ITO透明電極層8,10からGaAs層7',9'にInを拡散させて形成する。これにより、発光駆動用の電極としてITO透明電極層をコンタクト層を介して接合し、該電極の接触抵抗を低減するとともに、コンタクト層形成に際して発光層部との格子定数差の影響も受けにくい発光素子の製造方法を提供する。

Description

明 細 書 発光素子の製造方法及び発光素子 技術分野
この発明は発光素子の製造方法及び発光素子に関する。 背景技術
化合物半導体にて発光層部を形成した半導体発光素子のうち、 表示用や照明用な どの発光ダイォード光源として用いるものは、 発光層部の光取出面側に駆動電圧を 印加するための金属電極を形成する。 金属電極は遮光体として作用するため、 例え ば発光層部主表面の中央部のみを覆う形で形成し、 その周囲の電極非形成領域から 光を取り出すこととなる。 しかし、 金属電極が遮光体であることに変わりはなく、 また、 電極面積を極端に小さくしすぎると、 素子面内の電流拡散が妨げられて、 却 つて光取出量が制限される問題もある。 そこで、 発光層部の全面を、 高導電率の I TO (Indium Tin Oxide:酸化インジウム錫) 透明電極層にて覆い、 透明電極層 を介した光取出し効率の向上と、 電流拡散効果の改善とを同時に図る提案が、 例え ば特開平 1— 2 2 5 1 7 8号公報や、 特開平 6— 1 8 84 5 5号公報に開示されて いる。
いずれの公報においても、 発光層部に直接 I TO透明電極層を形成したのではコ ンタクト抵抗が高くなりすぎ、 適正な動作電圧で駆動できなくなる点を問題として あげている。 特開平 1一 22 5 1 7 8号公報では、 発光層部の上に、 I nxG a i_ XA s (以下、 I iiG a A sとも記する) よりなるコンタク ト層を有機金属気相成 長法 (Metal - Organic Vapor Phase Epitaxy: MOVP E) にて直接ェピタキシャ ル成長させ、 その上に I TO透明電極層を形成する方法が開示されている。 他方、 特開平 6— 1 8 84 5 5号公報では、 発光層部の上に G a A s層を MO VP E法に てェピタキシャル成長させ、 その上に I TO透明電極層を形成した後、 熱処理を行 う方法が開示されている。
本発明は、 発光駆動用の電極として I TO透明電極層を、 コンタクト層を介して 接合し、 該電極の接触抵抗を低減するとともに、 コンタクト層形成に際して発光層 部との格子定数差の影響も受けにくい発光素子の製造方法と、 該コンタクト層の構 造改善により、 さらなる高性能化を図ることができる発光素子とを提供することに ある。
上記の先行技術にて採用されている MO VP E法で形成される I nG a A sコン タクト層は、 上記発光層部をなす化合物半導体、 例えば、 G a A sや G a A s基板 上にェピタキシャル成長された A 1 G a A sや A 1 G a I n Pとの格子定数の差が、 混晶比により、 最大で 4%程度にまで大きくなる。 そのため、 次のような問題を生 ずる。
① I nG a A sコンタクト層と発光層部との格子不整合により、 発光効率の低下な どの品質低下を招きやすい。
② I nG a A sコンタクト層を直接ェピタキシャル成長する特開平 1一 2 2 5 1 7 8号公報の方法では、 発光層部との上記の格子定数差により均一なコンタク ト層の 成長が困難であり、 例えば島状の成膜状態となつて、 I TO透明電極層とのコンタ タトを十分に確保できなくなる。 一方、 I TO透明電極層を形成した後に熱処理す る特開平 6— 1 8 84 5 5号公報に開示された実施例は、 熱処理温度が 8 00 °Cと 高く、 また、 熱処理時間が 5分と長い。 発明の開示
そこで上記の課題を解決するために、 本発明の発光素子の製造方法は、
(A 1 XG a x_x) y I n ,_yP (但し、 0≤x≤ l, 0≤y≤ 1) により、 第一 導電型クラッド層、 活性層及び第二導電型クラッド層がこの順序にて積層されたダ ブルへテロ構造を有するものとして発光層部が構成され、 第一導電型クラッド層及 び第二導電型クラッド層の少なくともいずれかの側に、 発光層部に発光駆動電圧を 印加するための I TO透明電極層を有する発光素子の製造方法において、
発光層部上に G a A s層を形成し、 当該 G a A s層と接するように I TO透明電 極層を形成した後に熱処理することにより、 I TO透明電極層から G a A s層に I nを拡散させて、 I 11を含有した G a A sよりなるコンタク ト層となすことを特徴 とする。
上記の発光層部は、 活性層の両側に形成されるクラッド層とのバンドギヤップ差 に起因したエネルギー障壁により、 注入されたホールと電子とが狭い活性層中に閉 じ込められて効率よく再結合するので、 非常に高い発光効率を実現できる。 さらに、 A 1 G a I n Pよりなる活性層の組成調整により、 緑色から赤色領域 (ピーク発光 波長が 5 20 nm以上 6 7 0 nm以下) にかけて、 広範囲の発光波長を実現するこ とができる。 そして、 本発明の発光素子の製造方法においては、 A l G a I n Pか らなる発光層部上に、 G a A s層を形成し、 その G a A s層と接するように I TO 透明電極層を形成する。 発光層部は例えば I I I一 V族化合物半導体にて構成され るものであり、 その上 (ただし、 格子整合する別の層が介在していてもよい) に形 成される G a A s層とともに、 例えば周知の MO VP E法にて形成できる。 G a A s層は A l G a I n P発光層部と格子整合が極めて容易であり、 I nG a A sを直 接ェピタキシャル成長する特開平 1一 2 2 5 1 7 8号公報の場合と比較して、 均質 で連続性のよ 、膜を形成できる。
そして、 その G a A s層上に I TO透明電極層を形成した後、 熱処理することに より、 I TO透明電極層から G a A s層に I nを拡散させてコンタク ト層とする。 このように熱処理して得られる I nを含有した G a A sよりなるコンタク ト層は、 I 11含有量が過剰とならず、 発光層部との格子不整合による、 発光強度低下などの 品質劣化を効果的に防止することができる。 G a A s層と発光層部との格子整合は、 発光層部が (A l xG a ix) y I n x_y P (ただし、 0≤χ≤ 1, 0. 4 5≤y≤ 0. 5 5) にて構成される場合に特に良好となるので、 混晶比 yを上記の範囲に設 定して、 発光層部 (クラッド層あるいは活性層) を形成することが望ましいといえ る。
上記の熱処理は、 コンタクト層の厚さ方向における I n濃度分布が、 図 6の①に 示すように、 I TO透明電極層から厚さ方向に遠ざかるにつれ連続的に減少するも のとなるようにする (つまり、 I n濃度分布に傾斜をつける) ことが望ましい。 こ うした構造は、 熱処理により、 I TO側からコンタク ト層側へ I nを一方向的に拡 散させることにより形成される。 また、 本発明の発光素子の第一は、 (A l xG a !-J y I li !-yP (ただし、 0≤ x≤ l, 0≤y≤ 1) により、 第一導電型クラ ッド層、 活性層及び第二導電型クラッド層がこの順序にて積層されたダブルへテ口 構造を有するものとして発光層部が構成され、 第一導電型クラッド層及び第二導電 型クラッド層の少なくともいずれかの側に、 発光層部に発光駆動電圧を印加するた めの I TO透明電極層を有し、 発光層部からの光が、 該 I TO透明電極層を透過さ せる形で取り出されるとともに、 発光層部と I T〇透明電極層との間に、 I nを含 有した G a A Sよりなるコンタクト層が、 該 I TO透明電極層と接する形にて形成 され、 コンタク ト層の厚さ方向における I n濃度分布が、 I TO透明電極層から厚 さ方向に遠ざかるにつれ連続的に減少するものとされたことを特徴とする。 これは、 A 1 G a I n Pよりなる発光層部側にて、 コンタク ト層の I n濃度分布が小さくな ること、 つまり、 発光層部との格子定数差が縮まることを意味する。 このような I n濃度分布のコンタク ト層を形成することにより、 発光層部との格子整合性をより 高めることができる利点を生ずる。 熱処理温度が過度に高くなつたり、 あるいは熱 処理時間が長大化すると、 I TO透明電極層からの I n拡散が過度に進行して、 図 6の③に示すように、 コンタクト層内の I n濃度分布が厚さ方向に略一定の高い値 を示すようになり、 上記の効果は得られなくなる (なお、 熱処理温度が過度に低く なったり、 あるいは熱処理時間が過度に短時間化すると、 図 6の②に示すように、 コンタク ト層内の I n濃度が不足することにつながる) 。
この場合、 図 6において、 コンタクト層の、 I TO透明電極層との境界位置にお ける I n濃度を CAとし、 これと反対側の境界位置における I n濃度を CBとした とき、 CB/CAが 0. 8以下となるように調整することが望ましく、 該形態の I n濃度分布が得られるように、 前述の熱処理を行うことが望ましい。 CBZCAが 0. 8を超えると、 I n濃度分布傾斜による発光層部との格子整合性改善効果が十 分に得られなくなる。 なお、 コンタクト層の平均的な I n濃度 CMが、 I nと G a との合計濃度に対する I 11の原子比にて、 例えば前述の望ましい値 (0. 1以上 0. 6以下) を確保できるのであれば、 コンタク ト層の、 I TO透明電極層に面してい るのと反対側の境界位置での I n濃度 CBがゼロとなっていること、 つまり、 図 7 に示すように、 コンタク ト層の I TO透明電極層側に I iiG a A s層が形成され、 反対側の部分が G a A s層となる構造となっていても差し支えない。 なお、 コンタ タ ト層の厚さ方向の組成分布 ( I nあるいは G a濃度分布) は、 層を厚さ方向に 徐々にエッチングしながら、 二次イオン質量分析 (Secondary Ion Mass
Spectroscopy: S I MS) 、 ォージェ電子分光分析 (Auger Electron
Spectroscopy) 、 X線光亀十分光 (X-ray Photoelectron spectroscopy: X P S) などの周知の表面分析方法により測定することができる。 また、 その厚さ方向 濃度分布を積分平均することにより、 コンタクト層の平均組成を測定できる。
コンタク ト層の平均的な I n濃度は、 I nと G aとの合計濃度に対する I nの原 子比にて、 0. 1以上 0. 6以下とされることが望ましく、 上記の熱処理もこのよ うな平均的な I n濃度が得られるように行うことが望ましい。 上記定義による I n 濃度が 0. 1未満になると、 コンタク ト層の接触抵抗低減効果が不十分となり、 0. 6を超えるとコンタク ト層と発光層部との格子不整合による、 発光強度低下などの 品質劣化が甚だしくなる。
I TOは、 酸化スズをドープした酸化インジウム膜であり、 酸化スズの含有量を 1質量%以上 9質量。/。以下 (酸化インジウムの含有量を 9 1質量%以上 9 9質量% 以下) とすることで、 電極層の抵抗率を 5 X I 0— 4Ω · cm以下の十分低い値と することができる。 このような I TO透明電極層を G a A s層上に形成し、 さらに これを適正な温度範囲にて熱処理することにより、 上記望ましい I 11濃度を有した コンタク ト層を容易に形成できる。 また、 この熱処理により、 I T〇透明電極層の 電気抵抗率をさらに低減できる。 熱処理は、 具体的には特開平 1— 22 5 1 7 8号 公報に記載されている温度よりも低温の、 6 0 0°C以上 7 5 0°C以下にて行なうこ とが望ましい。 熱処理温度が 7 5 0°Cを超えると G a A s層への I nの拡散速度が 大きくなりすぎ、 コンタク ト層中の I n濃度が過剰となりやすくなる。 また、 I n 濃度が飽和して、 コンタク ト層の厚さ方向に傾斜した I n濃度分布も得にくくなる。 いずれも、 コンタク ト層と発光層部との格子整合が悪化することにつながる。 また、 G a A s層への I nの拡散が過度に進みすぎると、 コンタク ト層との接触部付近に て I TO透明電極層の I nが枯渴し、 電極の電気抵抗値の上昇が避けがたくなる。 さらに、 熱処理温度が上記のように高温になりすぎると、 I TOの酸素が G a A s 層へ拡散して酸化が促進され、 素子の直列抵抗が上昇しやすくなる。 いずれも適正 な電圧で発光素子を駆動できなくなる不具合につながる。 また、 熱処理温度が極端 に高くなると、 I TO透明電極層の電気抵抗率が帰って悪化する場合がある。 他方、 熱処理温度が 6 5 0 °C未満になると、 G a A s層への I nの拡散速度が小さくなり すぎ、 接触抵抗を十分に低下させたコンタク ト層を得るのに非常な長時間を要する ようになるので、 製造能率の低下が甚だしくなる。
また、 熱処理時間は、 5秒以上 1 20秒以下に設定することが望ましい。 熱処理 時間が 1 20秒以上になると、 特に、 熱処理温度が上限値に近い場合、 G a A s層 への I nの拡散量が過剰となりやすくなる (ただし、 熱処理温度を低めに留める場 合は、 これよりも長い熱処理時間 (例えば 3 0 0秒程度まで) を採用することも可 能である。 他方、 熱処理時間が 5秒未満になると、 G a A s層への I nの拡散量が 不足し、 接触抵抗を十分に低下させたコンタクト層が得にくくなる。
I T O透明電極層は、 発光層部の全面を被覆する形にて形成することができる。 このように構成すると、 I T O透明電極層に電流拡散層の機能を担わせることがで き、 従来のような化合物半導体からなる厚い電流拡散層の形成が不要となったり、 仮に形成する場合でも、 その厚みを大幅に減ずることができるから、 工程の簡略化 によるコスト削減に寄与し、 産業利用上非常に有効である。 他方、 コンタクト層の 形成厚さは、 ォーミック接触を形成するために必要十分な程度であれば、 それほど 厚くする必要がなく、 また、 具体的には、 コンタク ト層を構成する化合物半導体が、 薄層化によりバルク結晶とは異なるバンドギャップエネルギーを示すようにならな い程度の厚さを確保すればよく、 例えば I 11 X G a n A sを用いる場合であれば、 0 . 0 0 1 m程度もあれば十分である。 他方、 I n x G a — X A sからなるコン タク ト層の厚さを過剰に大きくすることは、 該コンタク ト層における光吸収が増大 する結果、 光取出効率の低下を招くので、 0 . 0 2 μ ηι以下とすることが望ましい。 また、 コンタクト層を 0 . 0 0 1 111以上0 . 0 2 μ πι以下の薄層とすることは、 格子不整合の影響を軽減する上でも効果がある。
コンタク ト層と、 第一導電型クラッド層と第二導電型クラッド層とのうち、 該コ ンタク ト層の形成側に位置するクラッド層との間には、 それらコンタク ト層とクラ ッド層との中間のバンドギャップエネルギーを有する中間層を形成することができ る。 また、 本発明の発光素子の第二は、 化合物半導体層からなる発光層部と、 該発 光層部に発光駆動電圧を印加するための I T O透明電極層とを有し、 発光層部から の光が、 I T O透明電極層を透過させる形で取り出されるとともに、 発光層部と I T O透明電極層との間に、 I nを含有した G a A sよりなるコンタク ト層が、 該 I T O透明電極層と接する形にて形成され、 発光層部が、 第一導電型クラッド層、 活 性層及び第二導電型クラッド層がこの順序にて積層されたダブルへテロ構造を有す るものとして構成され、 第一導電型クラッド層及び第二導電型クラッド層の少なく ともいずれかと I T O透明電極層との間にコンタク ト層が形成されてなり、 該コン タク ト層と、 第一導電型クラッド層と第二導電型クラッド層とのうち、 該コンタク ト層の形成側に位置するクラッド層との間に、 それらコンタク ト層とクラッド層と の中間のバンドギャップェネルギーを有する中間層が形成されたことを特徴とする。 ダブルへテロ構造の発光層部は、 活性層へのキヤリァ閉じ込め効果を高めて内部 量子効率を向上させるために、 クラッド層と活性層との間の障壁高さを一定以上に 高める必要がある。 図 1 0の模式バンド図 (E cは伝導帯底、 E vは価電子帯頂の 核エネルギーレベルを示す) に示すよ'うに、 このようなクラッド層にコンタク ト層 を直接接合すると、 クラッド層とコンタク ト層との間に、 接合によるパンドの曲が りにより、 比較的高いヘテロ障壁が形成される場合がある。 この障壁高さ Δ Εは、 クラッド層とコンタク ト層との間のバンド端不連続値が大きくなるほど高くなり、 キャリアの移動、 特に有効質量のより大きいホールの移動を妨げやすくなる。 例え ば金属電極を使用する場合は、 金属電極で覆うと光取出しができなくなるので、 部 分的な被覆となるように電極形成せざるを得ない。 この場合、 光取出し効率向上の ため、 電極の面内方向外側への電流拡散を何らかの形で促進しなければならない。 例えば、 金属電極の場合も、 発光層部との間に G a A s等のコンタク ト層が形成さ れることが多いが、 金属電極の場合は、 コンタク ト層と発光層部との間に、 ある程 度高い障壁が形成された方が、 障壁によるキャリアのせき止め効果により面内方向 の電流拡散を促進できる利点がある。 しカゝし、 高い障壁形成のため、 直列抵抗の増 加は避け難い。
これに対し、 I T O透明電極層を用いる場合は、 I T O透明電極層自体が非常に 高い電流拡散能を有しているため、 障壁によるキャリアのせき止め効果はほとんど 考慮する必要がない。 しかも、 I T O透明電極層の採用により、 光取出領域の面積 は金属電極使用時と比較して大幅に増加している。 そこで、 図 1 1に示すように、 コンタク ト層とクラッド層との間に、 それらコンタク ト層とクラッド層との中間の バンドギャップエネルギーを有する中間層を挿入すると、 コンタク ト層と中間層、 及び中間層とクラッド層とのそれぞれはバンド端不連続値が小さくなるので、 各々 形成される障壁高さ Δ Εも小さくなる。 その結果、 直列抵抗が軽減されて、 低い 駆動電圧にて十分に高い発光強度を達成することが可能となる。
上記本発明の発光素子の第二に係る構造を採用することによる効果は、 ダブルへ テロ構造の発光層部の中でも、 特にコンタク ト層をなす I ηを含有した G a A sと の格子整合性が比較的良好な A 1 G a I n Pにて宪光層部を形成する場合に顕著で ある。 この場合、 発光層部と、 I nを含有した G a A sよりなるコンタク ト層との 中間のバンドギヤップエネルギーを有する中間層として、 具体的には、 A 1 G a A s層、 G a i n P層及び A 1 G a I n P層 (バンドギヤップエネルギーがクラッド 層より小さくなるように組成調整されたもの) の少なくとも一つを含むものを好適 に採用することができ、 例えば A 1 G a A S層を含むものとして形成することがで きる。 また、 これ以外の発光層部、 例えば、 I n x G a y A 1 ^ xy Nからなるダ ブルへテロ構造の発光層部にも適用可能である。 該発光層部は、 活性層の組成調整 により、 紫外領域から赤色 (ピーク発光波長が 3 0 0 n m以上 7 0 0 n m以下) に かけての範囲の発光波長を実現することができる。 この場合、 中間層は、 例えば I n G a A 1 N層 (バンドギヤップエネルギーがクラッド層より小さくなるように組 成調整されたもの) を含むものが採用可能である。 また、 駆動電圧低下の効果と、 光取出し効率向上の効果とを最大限に引き出すには、 光層部の全面に渡って中間層 及びコンタク ト層を形成し、 該コンタク ト層の全面を覆う形で I T O透明電極層を 形成する構成を採用することが望ましい。 図面の簡単な説明 図 1は、 本発明の発光素子の一例を積層構造にて示す模式図。

以下、 本発明を実施するための最良の形態を添付の図面を参照して説明する。 図 1は、本発明の一実施形態である発光素子 1 0 0を示す概念図である。 発光素 子 1 0 0は、 発光層部 2 4の第一主表面 1 7側に、 コンタク ト層 7と I T O透明電 極層 8とがこの順序にて形成されている。 また、 発光層部 2 4の第二主表面 1 8側 に、 コンタク ト層 9と I TO透明電極層 1 0とがこの順序にて形成されている。 I TO透明電極層 8, 1 0は、 コンタク ト層 7及ぴコンタク ト層 9とともに、 発光層 部 24の両主表面 1 7側, 1 8側のそれぞれ全面を覆う形にて形成されている。 発光層部 24は、 各々 (A XG 1一 J y I n ,_y P (ただし、 0≤ χ≤ 1 , 0 ≤y≤ 1) にて構成されるとともに、 第一導電型クラッド層 6、 第二導電型クラッ ド層 4、 及び第一導電型クラッド層 6と第二導電型クラッド層4との間に位置する 活性層 5からなるダブルへテロ構造とされている。 具体的には、 ノンドープ (A 1 XG a !_x) y l n —yP (ただし、 0≤ x≤ 0. 5 5, 0. 4 5≤y≤ 0. 5 5) 混晶からなる活性層 5を、 各々該活性層 5よりもバンドギヤップエネルギーの大き い!)型 (A 1 XG a 一 J y I nュ— y Pクラッド層 6と n型 (A 1 XG a x) y I n クラッド層 4とにより挟んだ構造となっている。 図 1の発光素子 1 0 0では、 I T O透明電極層 8側に; p型 A 1 G a I 11 Pクラッド層 6が配置されており、 I T O透明電極層 1 0側に n型 A 1 G a I n Pクラッド層 4が配置されている。 従って、 通電極性は I TO透明電極層 8側が正である。 なお、 当業者には自明のことである 、 ここでいう 「ノンドープ」 とは、 「ドーパントの積極添加を行わない」 との意 味であり、 通常の製造工程上、 不可避的に混入するドーパント成分の含有 (例えば 1 013〜1 016Zcm3程度を上限とする) をも排除するものではない。
また、 コンタク ト層 7, 9は、 いずれも I nを含有した G a A sよりなり、 図 6 ①において、 その平均的な I n濃度 CMが、 I nと G aとの合計濃度に対する I n の原子比にて、 0. 1以上◦. 6以下とされる。 また、 I n濃度は、 I TO透明電 極層から厚さ方向に遠ざかるにつれ連続的に減少するものとなっており、 I TO透 明電極層 8, 1 0 (図 1) との各境界位匱における I n濃度を CAとし、 これと反 対側の境界位置 (つまり、 クラッド層 6, 4 (図 1) との各境界位置) における I n濃度を CBとしたとき、 CB/CAが 0. 8以下となるように調整されている。 コ ンタク ト層 7, 9の厚さは、 0. 00 1 im以上 0. 0 2 m以下 (望ましくは 0. 00 5 111以上0. 0 1 /xm以下) である。
なお、 図 1の発光素子 100において、 各層の厚さの実例として以下のような数 値を例示できる :

以下、 図 1の発光素子 1 00の製造方法について説明する。
まず、 図 3に示すように、 A 1 G a I n P混晶と格子整合する化合物半導体単結 晶基板である G a A s単結晶基板 1の第一主表面 1 aに、 n型 G a A sバッファ層 2を例えば 0. 5 /im、 次いで、 発光層部 24として、 1 μ mの n型 A 1 G a I n Pクラッド層 4、 0. 6 μ mの A 1 G a I n P活性層 (ノンドープ) 5、 及ぴ 1 μ mの!)型 A 1 G a I n Pクラッド層 6、 さらに G a A s層 7 ' を p型 A 1 G a I n Pクラッド層 6上に厚さ 0. 00 5 μπιにてェピタキシャル成長させる。 これら各 層のェピタキシャル成長は、 公知の MOVP E法により行なうことができる。 上記の成長後、 例えば硫酸系水溶液 (濃硫酸: 30%過酸化水素水:水 = 3 :
1 : 1容量比) からなるエッチング液に浸漬することにより、 G a A s基板 1およ び G a A sバッファ層 2をエッチング除去することができる (図 4A) 。 そして、 図 4 Bに示すように、 そのエッチング剥離された側において、 n型 A l G a l n P クラッド層 4の主表面 1 8に、 G a A s層 9 ' を、 MOVP E法により厚さ 0. 0 0 5 ,umにてェピタキシャル成長させる。 PC蘭嶋 09979

そして、 それぞれの G a A s層 7' 及び G a A s層 9' の両主表面に、 公知の高 周波スパッタリング法 (ターゲット組成 (I n2O3= 90. 2重量。ん S 11 O 2 = 9. 8重量0/。) 、 r f周波数 1 3. 56MH z、 A r圧力 0 · 6 P a、 スパッタ電 力 30W) により、 I TO透明電極層 8, 1 0をそれぞれ厚さ 0. 4 / mにて形成 し、 積層体ゥ -ーハ 1 3を得る。
図 5に示すように、 この積層体ゥエーハ 1 3を炉 Fの中に配置し、 例えば窒素雰 囲気中あるいは A r等の不活性ガス雰囲気中にて、 6 00°C以上 7 50°C以下 (例 えば 700°C) の低温で、 5秒以上 1 20秒以下 (例えば 3 0秒) の短時間の熱処 理を施す。 これにより、 I TO透明電極層 8, 1 0力、ら G a A s層 7' , 9 ' に I nが拡散し、 図 6 (あるいは図 7) に示すごとき I n濃度分布のコンタクト層 7, 9が得られる。 熱処理後の積層体ゥエーハ 1 3はダイシングにより半導体チップと され、 支持体に固着した後、 図 1に示すようにリード線 14 b, 1 5 bを取り付け、 さらに図示しない樹脂封止部を形成することにより発光素子 1 00が得られる。 上記発光素子 1 0 0によると、 p型 A l G a l n Pクラッド層 6及び n型 A 1 G a I n Pクラッド層 4の全面が、 それぞれコンタクト層 7及びコンタクト層 9を介 して I TO透明電極層 8及び I TO透明電極層 1 0により覆われてなり、 これら I TO透明電極層 8, 1 0を介して駆動電圧が印加される。 駆動電圧による駆動電流 は導電性の良好な I TO透明電極層 8, 1 0の全面に均一に拡散するので、 光取出 面 (両主表面 1 7, 1 8) の全体にわたって均一な発光が得られるとともに、 電極 層 8, 1 0が透明なので光取出効率が向上する。 さらに、 I TO透明電極層 8, 1 0は、 バンドギャップが比較的狭いコンタクト層 7, 9に対しォーミック状接触状 態を形成するため、 接触部の直列抵抗が小さく抑えられ、 発光効率が大幅に高めら れている。 さらに、 厚い電流拡散層が不要となるため、 I TO透明電極層と発光面 までの距離を大幅に短くできる。 その結果、 直列抵抗の低減を図ることができる。 また、 コンタク ト層 7, 9は、 A 1 G a I n Pよりなる発光層部 24に対し、 格 子整合性の良好な G a A s層 7 ' , 9 ' をまず形成し、 その後、 比較的低温で短時 間の熱処理を施すことにより、 I n含有量が過剰でなく、 しかも均質で連続性の良 好なものとなる。 その結果、 発光層部 24との格子不整合による、 発光強度低下な どの品質劣化を効果的に防止することができる。
コンタク ト層 7, 9は、 適当なドーパントの添加により、 これと接する各クラッ ド層 6, 4とそれぞれ同じ導電型を有するものとして形成してもよいが、 これらコ ンタク ト層 7, 9を上記のような薄層として形成する場合は、 これらをドーパント 濃度の低い低ドープ層 (例えば 1 017個 Zcm3以下; あるいはノンドープ層 (1
013個/ 0 1113~ 1 。^個ダ。^!3) として形成しても直列抵抗の過度の増加を招 かないので、 問題なく採用可能である。 他方、 低ドープ層とした場合、 発光素子の 駆動電圧によっては、 以下のような効果が達成できる。 すなわち、 コンタク ト層を 低ドープ層とすることで、 層の電気抵抗率自体は高くなるので、 これを挟む電気抵 抗率の小さいクラッド層あるいは I T〇透明電極層 8, 10に対して、 コンタク ト 層の層厚方向に印加される電界 (すなわち、 単位距離当たりの電圧) が相対的に高 くなる。 このとき、 コンタク ト層を、 バンドギャップの比較的小さい I ηを含有し た G a A sにより形成しておくと、 上記電界の印加によりコンタクト層のバンド構 造に適度な曲がりが生じ、 より良好なォーミック状接合を形成することができる。 そして、 図 6あるいは図 7.に示すように、 コンタク ト層 7, 9の I n濃度が、 I T O透明電極層 8, 1 0との接触側にて高められていることで、 該効果が一層顕著な ものとなっている。
なお、 I nG a A s層と A l G a l n P層とを直接接合した場合、 接合界面にや や高いヘテロ障壁が形成され、 これに起因して直列抵抗成分が増大する場合があり うる。 そこで、 これを低減する目的で、 図 1に一点鎖線で示すように I TO透明電 極層 8, 1 0と接するコンタク ト層 7, 9と、 A 1 G a I n Pクラッド層 6, 5と の間に、 両者の中間のバンドギャップエネルギーを有する中間層 1 1, 1 2を揷入 することができる。 中間層 1 1, 1 2は、 例えば A l G a A s、 G a l n P及び A 1 G a I n Pの少なくとも 1つを含むものとして構成でき、 例えば中間層の全体を 単一の A 1 G a A s層として構成できる。 この構造を採用する場合でも、 それら中 間層の厚さはそれぞれ 0. Ι μ πι程度以下 (0. 0 1 μ ιη以上: これ以上薄くなる と、 バルタのバンド構造が失われ、 所期の接合構造が得られなくなる) とすること が可能なため、 薄層化によるェピタキシャル成長時間の短縮、 ひいては生産性の向 上を図ることができ、 中間層形成による直列抵抗の増分も少なくできるため、 発光 効率も損なわれにくい。
このような中間層 1 1, 1 2を形成した発光素子としては、 図 2に示すように、 ダブルへテロ構造をなす発光層部 1 24の各層 ( ρ型クラッド層 1 0 6、 活性層 1 0 5及び η型クラッド層 1 04) を A 1 G a I nN混晶により形成した、 青色ある いは紫外発光用のワイドギャップ型発光素子 2 0 0であってもよい。 発光層部 1 2 4は、 図 1の発光素子 1 0 0と同様に MOV P E法により形成される。 該図 2の発 光素子 2 0 0は、 発光層部 1 24を除き、 残りの部分は図 1の発光素子 1 0 0と同 一構成であるので、 詳細な説明は省略する。
なお、 図 8に示す発光素子 5 0のように、 ダブルへテロ構造層からなる発光層部 2 4に、 その片側にのみコンタクト層及び I TO透明電極層を接合してもよい。 こ の場合は、 n型 G a A s基板 1は素子基板に流用され、 その第一主表面側にコンタ ク ト層 7及び I TO透明電極層 8が形成される。
図 9は、 その光取出面側の I TO透明電極層 8について、 コンタクト層 7とクラ ッド層 6との間に、 中間層 2 0 , 2 1を形成した例である。 該コンタク ト層 7は、 図 7に示すような I n G a A s層と G a A s層とからなるものであり、 バンド端不 連続値の縮小に寄与している。 また、 中間層 2 0, 2 1は、 バンドギャップェネル ギ一がクラッド層側に向けて段階的に減少する複数層 (連続的に減少する単一層で あってもよい) 、 この実 ί形態では、 A l G a A s層 2 0と A l G a I n P層 2 1 との 2層により構成され、 同様にバンド端不連続値の縮小に寄与している。 特に、 発光層部 2 4における活性層のバンドギャップエネルギーが大きい、 つまり、 発光 波長が短い場合は、 キャリア閉じ込め効果確保に必要十分な活性層側のパンド端不 連続値を確保するために、 クラッド層側のバンドギヤップエネルギーも高めざるを 得ない (例えば A 1 G a I 1 Pの場合は、 A 1含有量の高いクラッド層とする) 。 この場合は、 コンタクト層との間に形成される障壁高さも大きくなるので、 このよ うに複数の中間層 2 0 , 2 1を設けることが有効となる。
また、 図 1 2に示す発光素子 5 1のように、 G a A s基板 1と発光層部 2 4との 間に、 例えば特開平 7— 6 6 4 5 5号公報に開示されている半導体多層膜や、 ある いは A uないし A u合金にて構成された金属層を反射層 1 6として揷入することが できる。 これにより、 発光層部 2 4から直接光取出層側に漏出する光 Lに加え、 反 射層 1 6での反射光 L ' が加わるので、 光取出効率を高めることができる。 また、 全反射損失をさらに低減するために、 特開平 5— 1 9 0 8 9 3号公報に開示されて いるように、 発光層部と光取出層との界面を光取出方向に向けて凸状に湾曲させる こともできる。
また、 活性層 5あるいは 1 0 5は上記実施形態では単一層として形成していたが、 これを、 バンドギヤップエネルギーの異なる複数の化合物半導体層が積層されたも の、 具体的には、 図 1 3 Aに示すような量子井戸構造を有するものとして構成する こともできる。 量子井戸構造を有する活性層は、 図 1 3 B及び図 1 3 Cに示すよう に、 混晶比の調整によりバンドギャップが互いに相違する 2層、 すなわちバンドギ ヤップエネルギーの小さい井戸層 Bと大きい障壁層 Aとを、 各々電子の平均自由ェ 程もしくはそれ以下の厚さ (一般に、 1原子層〜数 1 O A) となるように格子整合 させる形で積層したものである。 上記構造では、 井戸層 Bの電子 (あるいはホー ノレ) のエネルギーが量子化されるため、 例えば半導体レーザー等に適用した場合に、 発振波長をエネルギー井戸層の幅や深さにより自由に調整でき、 また、 発振波長の T/JP2003/009979

安定化、 発光効率の向上、 さらには発振しきい電流密度の低減などに効果がある。 さらに、 井戸層 Bと障壁層 Aとは厚さが非常に小さいため、 2〜3%程度までであ れば格子定数のずれが許容され、 発振波長領域の拡大も容易である。 なお、 量子井 戸構造は、 図 1 3Bに示すように、 井戸層 Bを複数有する多重量子井戸構造として もよいし、 図 1 3 Cに示すように、 井戸層 Bを 1層のみ有する単一量子井戸構造と してもいずれでもよい。 図 1 3 A〜図 1 3 Cでは、 p型及び n型の各クラッド層を (A 10. 7G a o. 3) o. 5 I 110. 5P混晶により、 障壁層 Aを (A 10. 5G a 0. 5) 0. 5 I n0. 5 P混晶により、 井戸層 Bを (A 10. 2Ga 0. 8) 0. 5 I n0. 5P混晶に よりそれぞれ構成している。 なお、 障壁層 Aの厚さは、 例えばクラッド層と接する もののみ 50 nm程度とし、 他は 6 nm程度とすることができる。 また、 井戸層 B は 5 n m程度とすることができる。

Claims

請 求 の 範 囲
1. (A 1 XG a !_x) y I n a_y P (伹し、 O x≤ l, 0≤y≤ l) により、 第一導電型クラッド層、 活性層及び第二導電型クラッド層がこの順序にて積層され たダブルへテロ構造を有するものとして発光層部が構成され、 前記第一導電型クラ ッド層及び前記第二導電型クラッド層の少なくともいずれかの側に、 前記発光層部 に発光駆動電圧を印加するための I TO透明電極層を有する発光素子の製造方法に おいて、
前記発光層部上に G a A s層を形成し、 当該 Ga A s層と接するように前記 I T O透明電極層を形成した後に熱処理することにより、 前記 I τ〇透明電極層から前 記 G a A s層に I nを拡散させて、 I nを含有した GaA sよりなるコンタクト層 となすことを特徴とする発光素子の製造方法。
2. 前記熱処理を 600°C以上 750°C以下にて行うことを特徴とする請求の範 囲第 1項記載の発光素子の製造方法。
3. 前記コンタク ト層の平均的な I n濃度が、 I 11と G aとの合計濃度に対する I nの原子比にて、 0. 1以上 0. 6以下となるように、 前記熱処理が行われるこ とを特徴とする請求の範囲第 1項又は第 2項に記載の発光素子の製造方法。
4. 前記熱処理の時間を 5秒以上 1 20秒以下に設定することを特徴とする請求 の範囲第 1項ないし第 3項のいずれか 1項に記載の発光素子の製造方法。
5. 前記発光層部は、 (A l xG a ^ J y l r^— yP (但し、 O^x^ l, 0. 45≤y≤0. 55) にて構成されることを特徴とする請求の範囲第 1項ないし第 4項のいずれか 1項に記載の発光素子の製造方法。
6. 前記コンタクト層の厚さを 0. 001 μπι以上 0. 02 im以下の範囲に調 整することを特徴とする請求の範囲第 1項ないし第 5項のいずれか 1項に記載の発 光素子の製造方法。
7. 前記コンタクト層の厚さ方向における I n濃度分布が、 前記 I TO透明電極 層から厚さ方向に遠ざかるにつれ連続的に減少するものとなるように、 前記熱処理 が行なわれることを特徴とする請求の範囲第 1項ないし第 6項のいずれか 1項に記 載の発光素子の製造方法。
8. 前記コンタクト層の、 前記 I T〇透明電極層との境界位置における I 11濃度 を CAとし、 これと反対側の境界位置における I n濃度を CBとして、 CBZCAが 0. 8以下となるように、 前記熱処理が行われることを特徴とする請求の範囲第 1 項ないし第 7項のいずれか 1項に記載の発光素子の製造方法。
9. 前記コンタクト層と、 前記第一導電型クラッド層と第二導電型クラッド層と のうち、 該コンタク ト層の形成側に位置するクラッド層との間に、 それらコンタク ト層とクラッド層との中間のバンドギャップエネルギーを有する中間層を形成する ことを特徴とする請求の範囲第 1項ないし第 8項のいずれか 1項に記載の発光素子 の製造方法。
1 0. 前記中間層を、 A 1 G a A s層、 G a i n P層及び A 1 G a I n P層のう ち少なくとも一つを含むものとして形成することを特徴とする請求の範囲第 9項記 載の発光素子の製造方法。
1 1. 前記発光層部の全面に渡って前記中間層及びコンタクト層をこの順に形成 し、 該コンタクト層の全面を覆う形で前記 I TO透明電極層を形成することを特徴 とする請求の範囲第 9項又は第 1 0項に記載の発光素子の製造方法。

(A 1 XG a χ_χ) y I n x_y P (但し、 0 x≤ l, 0≤ y≤ 1 ) により、 第一導電型クラッド層、 活性層及び第二導電型クラッド層がこの順序にて積層され たダブルへテロ構造を有するものとして発光層部が構成され、 前記第一導電型クラ ッド層及び前記第二導電型クラッド層の少なくともいずれかの側に、 前記発光層部 に発光駆動電圧を印加するための I TO透明電極層を有し、 前記発光層部からの光 1 該 I TO透明電極層を透過させる形で取り出されるとともに、 前記発光層部と 前記 I TO透明電極層との間に、 I nを含有した G a A sよりなるコンタクト層が、 該 I TO透明電極層と接する形にて形成され、
前記コンタクト層の厚さ方向における I n濃度分布が、 前記 I TO透明電極層か ら厚さ方向に遠ざかるにつれ連続的に減少するものとされたことを特徴とする発光 素子。
1 3. 前記発光層部は、 (Α 1 χΟ & 1χ) y I n x_yP (但し、 0≤ χ≤ 1 , 0. 4 5≤y≤0. 5 5) にて構成されることを特徴とする請求の範囲第 1 2項記載の 発光素子。
1 4. 前記コンタク ト層の厚さが 0. 00 1 / 111以上0. 0 m以下の範囲に 調整される請求の範囲第 1 2項又は第 1 3項に記載の発光素子。
1 5. 前記コンタク ト層の平均的な I 11濃度が、 I nと G aとの合計濃度に対す る I nの原子比にて、 0. 1以上 0. 6以下とされることを特徴とする請求の範囲 第 1 2項ないし第 1 4項のいずれか 1項に記載の発光素子。
1 6. 前記コンタク ト層の、 前記 I TO透明電極層との境界位置における I 11濃 度を CAとし、 これと反対側の境界位置における I η濃度を CBとして、 CB/CA が 0. 8以下とされる請求の範囲第 1 5項記載の発光素子。
1 7. 前記コンタクト層と、 前記第一導電型クラッド層と第二導電型クラッド層 とのうち、 該コンタクト層の形成側に位置するクラッド層との間に、 それらコンタ クト層とクラッド層との中間のバンドギャップエネルギーを有する中間層が形成さ れたことを特徴とする請求の範囲第 1 2項ないし第 1 6項のいずれか 1項に記載の 発光素子。
1 8. 化合物半導体層からなる発光層部と、 該発光層部に発光駆動電圧を印加す るための I TO透明電極層とを有し、 前記発光層部からの光が、 前記 I TO透明電 極層を透過させる形で取り出されるとともに、 前記発光層部と前記 I T O透明電極 層との間に、 I nを含有した G a A sよりなるコンタクト層が、 該 I TO透明電極 層と接する形にて形成され、
前記発光層部は、 第一導電型クラッド層、 活性層及び第二導電型クラッド層がこ の順序にて積層されたダブルへテロ構造を有するものとして構成され、 前記第一導 電型クラッド層及び前記第二導電型クラッド層の少なくともいずれかと前記 I T O 透明電極層との間に前記コンタク ト層が形成されてなり、 該コンタクト層と、 前記 第一導電型クラッド層と第二導電型クラッド層とのうち、 該コンタクト層の形成側 に位置するクラッド層との間に、 それらコンタク ト層とクラッド層との中間のバン ドギャップエネルギーを有する中間層が形成されたことを特微とする発光素子。
1 9 . 前記中間層を、 A 1 G a A s層、 G a I n P層及び A 1 G a I n P層のう ち少なくとも一つを含むものとして形成することを特徴とする請求の範囲第 1 7項 又は第 1 8項に記載の発光素子。
2 0 . 前記発光層部の全面に渡って前記中間層及びコンタク ト層がこの順に形成 され、 該コンタク ト層の全面を覆う形で前記 I T O透明電極層が形成されたことを 特徴とする請求の範囲第 1 7項ないし第 1 9項のいずれか 1項に記載の発光素子。
