Abstract
1. Полупроводниковая структура (5) для приема электромагнитного излучения (λ) и преобразования его в электрический сигнал, причем структура имеет номинальную рабочую температуру, содержащая:- первую и вторую области (20, 60) одного и того же типа проводимости, которые соответственно изготовлены из первого и второго полупроводниковых материалов, причем упомянутые первый и второй полупроводниковые материалы состоят из одних и тех же элементов, называемых составляющими элементами, причем различное соотношение по меньшей мере для двух из составляющих элементов соответствует различию в ширине запрещенной зоны упомянутого материала, при этом первый материал является прямозонным полупроводниковым материалом,- барьерную область (40), сформированную между первой и второй областями (20, 60), предназначенную для функционирования в качестве барьера для основных носителей первой и второй областей (20, 60) на толщине (e) барьера, причем барьерная область (40) состоит из указанных составляющих элементов и имеет по всей толщине (e) барьера такое соотношение составляющих элементов, что барьерная область (40) имеет минимум ширины запрещенной зоны, больший по величине, чем ширина запрещенной зоны в первой области (20), при этом разность по абсолютному значению между энергией экстремума энергетической зоны, соответствующей основному носителю, при минимуме ширины запрещенной зоны в барьерной области, и энергией того же экстремума во второй области равна по меньшей мере 10-тикратной тепловой энергии при указанной номинальной рабочей температуре, причем соотношение составляющих элементов, при котором барьерная область (40) имеет запрещенную зону с наиболее малой шириной, опред
Claims (11)
1. Полупроводниковая структура (5) для приема электромагнитного излучения (λ) и преобразования его в электрический сигнал, причем структура имеет номинальную рабочую температуру, содержащая:
- первую и вторую области (20, 60) одного и того же типа проводимости, которые соответственно изготовлены из первого и второго полупроводниковых материалов, причем упомянутые первый и второй полупроводниковые материалы состоят из одних и тех же элементов, называемых составляющими элементами, причем различное соотношение по меньшей мере для двух из составляющих элементов соответствует различию в ширине запрещенной зоны упомянутого материала, при этом первый материал является прямозонным полупроводниковым материалом,
- барьерную область (40), сформированную между первой и второй областями (20, 60), предназначенную для функционирования в качестве барьера для основных носителей первой и второй областей (20, 60) на толщине (e1) барьера, причем барьерная область (40) состоит из указанных составляющих элементов и имеет по всей толщине (e1) барьера такое соотношение составляющих элементов, что барьерная область (40) имеет минимум ширины запрещенной зоны, больший по величине, чем ширина запрещенной зоны в первой области (20), при этом разность по абсолютному значению между энергией экстремума энергетической зоны, соответствующей основному носителю, при минимуме ширины запрещенной зоны в барьерной области, и энергией того же экстремума во второй области равна по меньшей мере 10-тикратной тепловой энергии при указанной номинальной рабочей температуре, причем соотношение составляющих элементов, при котором барьерная область (40) имеет запрещенную зону с наиболее малой шириной, определяется как барьерное соотношение (Xb),
отличающаяся тем, что содержит первую граничную область (30), сформированную на первой граничной толщине (e2) так, что она граничит с первой областью (20) и барьерной областью (40), причем первая граничная область имеет состав из составляющих элементов, который изменяется на всей граничной толщине (e2) от первой области (20) к барьерной области (40), от соотношения, соответствующего соотношению первого материала, до барьерного соотношения (Xb), и первая граничная толщина (e2) равна по меньшей мере половине толщины барьера (e1), при этом сформирована вторая граничная область (50) на второй граничной толщине (e3), расположенная так, что граничит с барьерной областью (40) и второй областью (60), причем вторая граничная область (50) имеет состав из составляющих элементов, который изменяется на всей второй граничной толщине (e3) от барьерной области (40) ко второй области (60), от барьерного соотношения (Xb) до состава, соответствующего составу второго материала (X2), и вторая граничная толщина (e3) меньше половины толщины (e1) барьера.
2. Структура (5) по п. 1, которая является nBn-структурой, первая и вторая области имеют тип проводимости, для которого основными носителями являются электроны, барьерная область (40) образована составляющими элементами и имеет по всей толщине (e1) барьера такое соотношение составляющих элементов, что барьерная область (40) имеет минимум ширины запрещенной зоны, который больше ширины запрещенной зоны первой области (20), и разность по абсолютному значению между энергией экстремума энергетической зоны, соответствующей основному носителю, при минимуме ширины запрещенной зоны в барьерной области, и энергией того же экстремума зоны проводимости второй области равна по меньшей мере 10-тикратной тепловой энергии при номинальной рабочей температуре.
3. Структура (5) по п. 1, в которой первый и второй материалы имеют, по существу, идентичные соотношения составляющих элементов.
4. Структура (5) по п. 1, в которой составляющими элементами являются кадмий (Cd), ртуть (Hg) и теллур (Te).
5. Структура (5) по п. 1, в которой первая граничная толщина (e2) находится в пределах между толщиной (e1) барьера и двойной толщиной (e1) барьера.
6. Структура (5) по п. 1 , в которой соотношение составляющих элементов изменяется, по существу, равномерно по всей первой граничной толщине (e2).
7. Структура (5) по п. 1, в которой вторая граничная толщина (e3) меньше одной трети толщины (e1) барьера и предпочтительно меньше одной десятой толщины (e1) барьера.
8. Структура (5) по п. 1, в которой толщина (e1) барьера имеет значение между 100 и 300 нм.
9. Полупроводниковое устройство (1), содержащее множество полупроводниковых структур (5a, b, c, d), отличающееся тем, что по меньшей мере одна из структур (5a, b, c, d) является структурой по п. 1.
10. Полупроводниковое устройство (1) по п. 9, которое включает в себя оптическую часть (2) и процессорную часть, причем оптическая часть (2) содержит множество полупроводниковых структур (5a, b, c, d), называемых оптическими структурами, способными принимать электромагнитное излучение (λ) и преобразовывать его в электрический сигнал, причем по меньшей мере одна из структур (5a, b, c, d) является по меньшей мере одной структурой по одному из пп. 1-8, а процессорная часть содержит полупроводниковые структуры, расположенные между ними, чтобы обрабатывать электрические сигналы оптических структур (5a, b, c, d).
11. Способ изготовления полупроводниковой структуры (5) по п. 1, содержащий этапы, на которых:
- обеспечивают первую область (20) первого типа проводимости, изготовленную из первого полупроводникового материала, причем первый материал состоит из так называемых составляющих элементов, таких, что различное соотношение по меньшей мере двух из упомянутых составляющих элементов соответствует изменению ширины запрещенной зоны упомянутого материала,
- формируют первую граничную область (30) в контакте с первой областью (20), причем первая граничная область (30) имеет первую граничную толщину (e2) и состав из составляющих элементов, который изменяется по всей граничной толщине (e2) от соотношения, соответствующего первому материалу, до барьерного соотношения,
- формируют барьерную область (40) в контакте с граничной областью таким образом, что граничная область (40) граничит с первой областью (20) и барьерной областью (40), причем барьерная область (40) имеет толщину барьера (e1), по меньшей мере в два раза меньшую, чем первая граничная толщина (е2), а барьерная область состоит из составляющих элементов и имеет на всей толщине (e1) барьера такое соотношение, что барьерная область (40) имеет ширину запрещенной зоны, которая больше ширины запрещенной зоны для первой области (20), и соотношение составляющих элементов, при котором барьерная область (40) имеет самую низкую ширину запрещенной зоны, равно барьерному соотношению (Xb),
- формируют вторую граничную область (50) на второй граничной толщине (e3), причем состав составляющих элементов второй граничной области изменяется от барьерного соотношения (Xb) до соотношения, соответствующего второму материалу, а вторая граничная толщина (e3) меньше половины толщины барьера (e1),
- формируют вторую область (60) того же типа проводимости, что и первая область (20), причем вторую область (20) изготавливают из второго полупроводникового материала, состоящего из указанных составляющих элементов, и вторая область (60) расположена таким образом, что между первой и второй областями (20, 60) обеспечивается барьерная область (40), причем ширина запрещенной зоны второй области является такой, что разность по абсолютному значению между энергией экстремума энергетической зоны, соответствующей основному носителю, при минимуме ширины запрещенной зоны в барьерной области и энергией того же экстремума второй области, равна по меньшей мере 10-тикратной тепловой энергии при номинальной рабочей температуре.
