Abstract
1. Деталь из искусственного кварца для применения в качестве оптического элемента, подлежащего облучению лазерным светом, имеющим длину волны 200 нм или короче, содержащая алюминий в количестве 200 ч. на миллион (ppb) или менее. ! 2. Деталь по п.1 из искусственного кварца, содержащая натрий в количестве 100 ppb или менее. ! 3. Деталь по п.1 из искусственного кварца, содержащая литий в количестве 150 ppb или менее. ! 4. Способ изготовления детали из искусственного кварца по п.1 или 2, включающий выращивание искусственного кварца из исходного искусственного кварца, который выращен гидротермальным синтезом и опционально повторением стадии выращивания, обеспечивая тем самым искусственный кварц, содержащий алюминий в количестве 200 ppb или менее. ! 5. Оптический элемент для ArF-литографии, включающий деталь из искусственного кварца по пп.1, 2 или 3.
Claims (5)
1. Деталь из искусственного кварца для применения в качестве оптического элемента, подлежащего облучению лазерным светом, имеющим длину волны 200 нм или короче, содержащая алюминий в количестве 200 ч. на миллион (ppb) или менее.
2. Деталь по п.1 из искусственного кварца, содержащая натрий в количестве 100 ppb или менее.
3. Деталь по п.1 из искусственного кварца, содержащая литий в количестве 150 ppb или менее.
4. Способ изготовления детали из искусственного кварца по п.1 или 2, включающий выращивание искусственного кварца из исходного искусственного кварца, который выращен гидротермальным синтезом и опционально повторением стадии выращивания, обеспечивая тем самым искусственный кварц, содержащий алюминий в количестве 200 ppb или менее.
5. Оптический элемент для ArF-литографии, включающий деталь из искусственного кварца по пп.1, 2 или 3.
