Description
Vluchtige yttrium-organische verbindingen en werkwijze voor de berei¬ding van yttrium-bevattende gelaagde Materialen uit deze verbindin¬gen.
De uitvinding heeft betrekking op vluchtige yttrium-organischeverbindingen.
Dergelijke verbindingen zijn bekend en vooral van belang alsuitgangsstof ('precursor') voor zogenoemde 'metal-organic chemicalvapour deposition' (MOCVD) van yttrium bevattende materialen, met alsbelangrijke voorbeelden de depositie van bij relatief hoge tempera¬tuur supergeleidende gemengde metaaloxydes, van bufferlagen, van ano¬de- en elektrolytmaterialen voor brandstofcellen en van magnetischeoxydemater ia1en.
Bijvoorbeeld beschrijven P.Lu, J.Zhao, C.S.Chern, Y.Q.Li, G.A.Kulesha, B.Gallois, P.Norris, B.Kear en F.Cosandey in J.Mater. Res.,7 (1992) 1993, het gebruik van de 2,2,6,6-tetramethyl~3,5-heptaandion(tmhd) verbinding van Y [Y(tmhd)3] als uitgangsstof voor yttrium tij¬dens de MOCVD van bij 90° K supergeleidend YBa2Cuj0y.x. Echter, inJ.Phys., 50sC5 (1989( 981 (L.G.Hubert-Pfalzgraf, M.C.Massiani, R.Pa-piernik en O.Poncelet), en in Applied Organometal1ic Chemistry, 6(1992) 627 (L.G. Hubert-Pfalzgraf) wordt beschreven hoe het, ook indeze (commercieel verkrijgbare) verbinding, altijd aanwezige water inprecursors aanleiding kan geven tot hydrolyse tijdens de verdampingin een MOCVD-proces, met als gevolg dat het massatransport niet con¬stant is gedurende het gehele proces. Bovendien heeft Y(tmhd)3 eennogal hoog smeltpunt (± 170°C), wat betekent dat het vanuit de vastefase verdampt wordt. Als gevolg van het optreden van verschillen inkristalvorm en kristalgrootte kunnen hierbij wisselende verdampings-snelheden optreden.
Incidenteel zijn ook andere vluchtige, doch fluorhoudende yt-trium-B-diketonaten gebruikt, zoals yttrium-6,6,7,7,8,8,8-heptafluor-2,2-dimethyl-3,5-octaandionaat monohydraat - Y(fod)3 .^0 - , bijvoor¬beeld in J.Mater.Res., 5 (1990) 2706 (D.J.Larkin, L.V.Interrante enA.Bose). Ook deze verbinding bevat evenwel water en geeft bovendiendepositielagen van een mindere kwaliteit t.g.v. de aanwezigheid vanfluor.
Gevonden werd nu, dat de tot nu toe ondervonden problemen met bekende vluchtige verbindingen overwonnen kunnen worden door toepas¬sing van bepaalde combinaties van yttrium-8-diketonaten en coördine¬rende neutrale donor liganden.
In Coll.Phys., C5 (1989) 981 (L.G.Hubert-Pfalzgraf, M.C.Massia-ni, R.Papiemik en O.Poncelet), wordt de gemakkelijke vorming van eencoördinatie-complex tussen een Y(8-diketonaat)3 en b.v. dimethylforma-mide, pyridine of dimethylsulfoxyde wel gesuggereerd, maar concretevoorbeelden met Y(tmhd)3 worden niet gegeven. Het bestaan van een aan¬tal Ln(tmhd)j.DMF (Ln is een lanthanide-metaal) -verbindingen wordtgemeld in Inorg.Synth., 11 (1968) 94 (K.J. Eisentraut en R.E.Sievers)en in Inorg.Chem., 6 (1967) 1933 (J.E.Schwarberg, D.R.Gere, R.E.Sie¬vers en K.J.Eisentraut), maar de verbinding Y(tmhd)^ .DMF wordt nietbeschreven.
De onderhavige uitvinding heeft betrekking op vluchtige yttri-um-organische verbindingen, met als kenmerk dat deze bestaan uit hetcomplex van een yttrium-8-diketonaat en een of meer coördinerendeneutrale donor liganden.
De algemene structuurformule van een verbinding volgens de uit¬vinding is gegeven op het formuleblad. In deze structuurformule stel¬len R'en R" de zijketens van het diketonaat voor, L het coördinerendneutrale donor ligand en m het aantal coördinerende neutrale donorliganden.
De complexen van yttrium-B-diketonaten volgens de uitvindingbezitten een veel hogere stabiliteit dan de overeenkomstige yttrium-β-diketonaten zonder complexerend neutraal donor ligand, doordat ertengevolge van de coördinatie van het neutrale donor ligand geenplaats meer is voor water; het yttrium is coördinatief verzadigd.Hydrolyse tijdens de verdamping in een MOCVD-proces kan niet meeroptreden.
Zoals hiervoor aangegeven, heeft de Y(β-diketonaat)3 verbindingY(tmhd)j zonder complexerend neutraal donor ligand een relatief hoogsmeltpunt. Met enkele voorbeelden van complexen volgens de uitvin¬ding, welke een veel lager smeltpunt hebben dan Y(tmhd)^ zelf, kunnencondities worden gerealiseerd onder welke, bijvoorbeeld in een MOCVD-proces, gedurende een langere periode (verscheidene dagen) een trans¬port van een constante massa yttrium verbinding per tijdseenheid instand kan worden gehouden.

De synthese van de yttrium-B-diketonaat-ligand complexen vol¬gens de uitvinding, verloopt via een reactie van de vereiste hoeveel¬heid complexerend ligand met het betreffende yttrium-β-diketonaat ineen inert oplosmiddel, zoals dichloormethaan, of bijvoorbeeld viakristallisatie van het betreffende yttrium-fl-diketonaat uit het com¬plexerend ligand.
De stabiliteit van de verbindingen volgens de uitvinding is hethoogst, wanneer het neutrale donor ligand een dipyridine, een phe-nanthroline, een pyridine-N-oxyde, een amine-N-oxyde of een phosphi-neoxyde is; bij voorkeur is het neutrale donor ligand een dipyridineof een pyridine-N-oxyde.
Gevonden is dat het smeltpunt van de verbindingen volgens deuitvinding wordt verlaagd, wanneer het complexerende neutrale donorligand tenminste één (gesubstitueerde) alkylgroep bevat.
In een voorkeursuitvoering van de uitvinding is de Y(B-diketo-naat), verbinding Y(tmhd)3 en het neutrale donor ligand pyridine-N-oxyde, dat tenminste één van de alkylgroepen Cdlj of tert-C4Hg bevat.
Met verbindingen volgens deze voorkeursuitvoering worden de bijverhoogde temperatuur en/of verlaagde druk meest stabiele vluchtigeyttrium-B-diketonaat-ligand complexen gevormd, welke ook luchtstabielen laagsmeltend zijn .

De thermische stabiliteit van de verbindingen 1.2.7,10-12 en 15volgens de uitvinding (bepaald m.b.v. Simultane Thermische Analyse(STA)) is weergegeven in tabel 1. Zoals uit de tabel blijkt, verdam¬pen deze verbindingen intact onder atmospherische druk en bij tempe¬raturen tussen 102eC en 353°C. De grootste hoeveelheid residu dieachterblijft is 2,06% (complex 9), hetgeen beduidend minder is danbij commercieel Y(tmhd)3 (4,40%). De smeltpieken, gevonden in de STAspectra, komen goed overeen met de feitelijke smeltpunten, evenals dewaargenomen vluchtigheden.
De vluchtigheid en de smeltpunten van de verbindingen 1-15,alsmede die van de overeenkomende niet-gecomplexeerde yttrium-B-dike-tonaten, zijn weergegeven in tabel 2. Zoals uit de tabel blijkt, su¬blimeren deze verbindingen onder een verlaagde druk (0,01-0,05 mm Hg)bij temperaturen tussen 90°C en 200°C. De verbindingen 1,2,7-12 en 15zijn onder deze omstandigheden thermisch stabiel en verdampen zonderte dissociëren. Dit betekent dat ze bijzonder geschikt zijn als uit¬gangsstof ('precursor') voor bovengenoemde 'metal-organic chemicalvapour deposition' (M0CVD) van yttrium bevattende materialen. De ver¬bindingen 3-6, 13 en 14 dissociëren in Y(tmhd)3 en vrij neutraal donorligand. Dit betekent dat deze verbindingen geschikt zijn als MOCVD-precursors in een zogenoemd co-evaporatie-proces, waarbij extra neu¬traal donor ligand aan het drijfgas wordt toegevoegd. De laagsmelten-de complexen 4 en 5 zijn bovendien geschikt in een proces waarbijgebruik gemaakt wordt van vloeistof-verdamp systemen.
De dampspanningen als functie van de temperatuur van de verbin¬dingen 1,7-9 en 15, alsmede die van Y(tmhd)3, zijn uitgezet in figuur1, en weergeven in tabel 3. Zoals uit figuur 1 en tabel 3 blijkt isde volgorde van vluchtigheid: verbinding 15 » 8, 9 > Y(tmhd)3, 7 > 1_.Dit betekent dat de yttrium verbindingen volgens de uitvinding, on¬danks hun veel zwaardere massa vergeleken met Y(tmhd)3, een vluchtig¬heid hebben die in dezelfde orde grootte ligt en in het geval vanverbindingen 8-9 is de vluchtigheid zelfs iets hoger. Verbinding 15heeft een vele malen hogere vluchtigheid dan de verbindingen 1 en 7- 9.
De verbindingen 8 en 9 volgens de uitvinding zijn van bijzonderbelang. Deze complexen van het niet fluor-bevattende Y(tmhd)^ hebbeneen beduidend lager smeltpunt dan Y(tmhd)j zelf, waardoor ze in hetMOCVD-proces vanuit de vloeibare fase verdampt kunnen worden. Boven¬dien zijn ze iets vluchtiger dan Y(tmhd)^. Dit biedt bijzondere voor¬delen met name m.b.t. het realiseren van een constant massatransportvan Y-verbinding in het MOCVD-proces.
De uitvinding heeft tevens betrekking op een werkwijze voor debereiding van gelaagde materialen die yttriumoxyde bevatten, doormiddel van een depositie-techniek.
Een dergelijke werkwijze is bekend, bijvoorbeeld uit de hierbo¬ven aangehaalde publicaties van Lu en Hubert-Pfalzgraf en mede¬auteurs .
Met de bekende werkwijzen, in het bijzonder MOCVD, stuit menbij de depositie van yttrium bevattende gelaagde structuren soms opproblemen, als gevolg van de aanwezigheid van water in - en de daar¬uit resulterende hydrolyse van het uitgangsmateriaal (de precursor)van waaruit de depositie plaats moet vinden.
De uitvinding heft deze problemen op en verschaft daartoe eenwerkwijze, die wordt gekenmerkt doordat bij de depositie-techniekwordt uitgegaan van vluchtige yttrium-organische verbindingen alshierboven beschreven.
Zonder andere depositie-technieken, zoals metaal-organischesproei-pvrolyse, uit te sluiten, is de werkwijze volgens de uitvin¬ding in het bijzonder geschikt wanneer deze wordt toegepast bij deMOCVD.
Door bij de MOCVD als uitgangsmateriaal ('precursor') vluchtigeen stabiele verbindingen volgens de uitvinding te gebruiken, kunnenmet de MOCVD-techniek op eenvoudige wijze bijvoorbeeld yttrium bevat¬tende materialen worden bereid. De toepasbaarheid van MOCVD voor der¬gelijke materialen is met name van belang bij bereiding van - en on¬derzoek aan, recentelijk ontdekte, bij relatief hoge temperaturen su¬pergeleidende gemengde metaaloxyden, bufferlagen, anode- en elektro-lvtmaterialen voor brandstofcellen en magnetische oxydematerialen.
In een alternatieve uitvoeringsvorm van de werkwijze volgens deuitvinding, worden de yttrium-organische verbindingen tijdens hetMOCVD proces gevormd door toevoeging van coördinerend ligand in vloeistof- dan wel dampfase aan het yttrium-fl-diketonaat (co-evapora-tie proces). Ook met deze methode kan een verhoogd en meer constantmassatransport van het yttrium-B-diketonaat verkregen worden.
UITVOERINGS VOORBEELDEN
De volgende voorbeelden dienen ter illustratie van de werkwij¬zen en de chemische bereiding van de verbindingen volgens de uitvin¬ding. Alle reacties zijn uitgevoerd in een droge atmosfeer en bijkamertemperatuur, tenzij anders vermeld.
Voorbeeld 1 Y<(CH3)3CC(0)CHC(0)C(CH3)3>3 . <o-(2-C5H4N)C5H4N>. (1) 0,64 g (1,0 mmol) Y(tmhd)3 en 0,16 g (1,0 mmol) bipy (2,2'-di.py-ridine) worden opgelost in 15 ml CH^Clj. De ontstane oplossing wordt0,5 uur geroerd en dan ingedampt en drooggedampt. Het residu wordtgesublimeerd bij 160°-170eC/0,05 mm Hg.
Opbrengst: 0,63 g kleurloos 1 (80,0%).
Smeltpunt: 1850-1880C.
1H-NMR in CDClj: óiBu*1) 1,03 (s); 6(CH) 5,45 (s); 6(C5H4) 7,73, 7,79, 7,91 en 9,42 (m).
Elementanalyses: gevonden (berekend) (%) C 65,02 (65,00); H 8,31 (8,19); N 3,63 (3,53).
STA: smeltpiek bij 188°C; verdamping van 155°-293°C; er blijft 0,55%residu achter.

Bereid als beschreven voor lj. uitgaande van 0,64 g (1,0 mmol)Y(tmhd)3 en 0,20 g (1,0 mmol) phen.^O (1,10-phenanthroline monohydra-te). Het residu, verkregen na verdamping van het oplosmiddel, wordtnu gesublimeerd bij 180°-200°C/0,03 mm Hg.
Opbrengst: 0,61 g bijna kleurloos 2 (75,3%).
Smeltpunt: verweking bij 235°C, smelten bij 260°-262°C.

STA: fase-overgangspiek bij 233eC; smeltpiek bij 269°C; verdampingvan 166°-353°C; er blijft 1,22% residu achter.

Bereid als beschreven voor 1, uitgaande van 0,64 g (1,0 mmol)Y(tmhd)3 en 0,12 g (1,0 mmol) (CH3)2NCH2CH2N(CH3)2. Het residu, verkre¬gen na verdamping van het oplosmiddel, wordt niet gesublimeerd maargedroogd in vacuüm gedurende 2 uur.
Opbrengst: 0,67 g kleurloos 3 (89,3%).
Smeltpunt: verweking bij 110°C, smelten bij 145°-150°C.
^H-NMR in CDCl3: δ(Β^) 1,08 (s) ; 6(CH) 5,67 (s) ; 6(NCH3) 2,29 (s); 6(CH2N) 2,53 (s).
Elementanalyses: gevonden (berekend) (%) C 61,22 (62,08); H 9,11 (9,68); N 3,55 (3,71).
Sublimatie: het complex sublimeert niet als zodanig; bij 150°C/0,03mm Hg treedt snelle dissociatie op, met verdamping van het diamine;het sublimaat bestaat uit Y(tmhd)3 en een spoor diamine ^H-NME).

Bereid als beschreven voor 1, uitgaande van 0,64 g (1,0 mmol)Y(tmhd)3 en 0,17 g (1,0 mmol) triamine. Het residu, verkregen na ver¬damping van het oplosmiddel, wordt niet gesublimeerd maar gedroogd invacuüm gedurende 8 uur.
Opbrengst: 0,73 g kleurloos 4 (90,1%).
Smeltpunt: verweking bij 55°C, smelten bij 60°-63°C.

Sublimatie: het complex sublimeert niet als zodanig; bij 90°- 160°C/0,04 mm Hg treedt dissociatie op, met verdamping van het tria- mine; het sublimaat bestaat uit Y(tmhd)3 en O,4 eq triamine (%-NMR).STA: smeltpiek bij 62°C; verdamping van 61°-290°C (verschillende ver-dampingssnelheden worden waargenomen); er blijft 1,3% residu achter.

Simultane Thermische Analyse (STA) van Y(8-diketonaat)3-ligand com¬plexen.
Simultane Thermische Analyse (STA) van diverse Y(B-diketonaat)3~ ligand complexen is uitgevoerd onder een stikstof flow van 40 scan enbij atmosferische druk; de opwarmsnelheid was 20°C/min van kamertem¬peratuur tot 600°C. Resultaten worden gepresenteerd in tabel 1.

Sublimatie van Y(β-diketonaat) 3 -1 igand complexen.
Sublimatie van diverse Y(B-diketonaat)3-ligand complexen is uit¬gevoerd bij verminderde druk (0,01-0,05 mm Hg) en temperaturen van90°-200°C. Resultaten worden gepresenteerd in tabel 2.
Voorbeeld 18
Dampdrukmetineen aan Y(B-diketonaat)3~ ligand complexen.
Dampdrukmetingen aan diverse Y(B-diketonaat)3-ligand complexenzijn uitgevoerd bij temperaturen van 90-180°C en met een stikstofachtergronddruk, kleiner dan 0.01 Torr. Eventuele vluchtige veront¬reinigingen worden verwijderd door voorafgaand aan een meting eenaantal malen 30 sec bij verlaagde druk (<0.01 Torr) aan de te metenverbinding te pompen. Resultaten worden gepresenteerd in figuur 1 entabel 3.

In een hete-wand MOCVD apparaat werd een flow (83 sccm) ge¬leid over Y{(CH3)3CC(0)CHC(0)C(CH3)3}3 · {4-( tert-C4H9)C5H4N0} bij 160°C.Deze flow werd voor de reactor gemengd met flows van (83 sccm) enO2 (100 sccm). De depositie werd uitgevoerd op een MgO substraat, datvia een kwartsdraad bevestigd is aan een massabalans. Deze balanswerd beschermd met een flow van N.> (17 sccm). De depositie is uitge¬voerd bij een substraattemperatuur van 850°C en een reactordruk van 2
O
torr. De groeisnelheid was 3.3 mg/cm -uur.
De uitvinding wordt nader toegelicht aan de hand van 3 tabel¬len, waarvan:

Dit B is de verdampingsenthalpie AHg (kJ/mol)berekend.

Voorts geeft de grafiek volgens Figuur 1 de temperatuurafhanke¬lijkheden van de dampspanningen van enkele verbindingen volgens deuitvinding, alsmede van commercieel Y(tmhd)3. De nummers verwijzennaar de nummers van de structuurformules in de gedetailleerde be¬schrijving en Figuur 2 geeft de structuurformule van de verbindingvolgens de uitvinding, als gedefinieerd in Conclusie 1.
Claims (11)
1. Vluchtige yttrium-organische verbindingen, met het kenmerk, dat deze bestaan uit het complex van een yttrium-β-diketonaat en een of meer coördinerende neutrale donor liganden.
2. Yttrium-organische verbindingen volgens conclusie 1, met het kenmerk, dat het neutrale donor ligand een amine, een diami¬ne, een polyamine, een pyridine, een dipyridine, een phenanthroline,een amide, een sulfoxyde, een amine-N-oxyde, een pyridine-N-oxyde,een dipyridine-N,N-dioxyde, een phosphineoxyde, een acyclische ether,een cyclische ether, een glycolether of een polyether is.
3. Yttrium-organische verbindingen volgens conclusie 2, met het kenmerk, dat het diamine (CH3)2NCH2CH2N(CH3) 2 is, het polyamine(CH3)2NCH2CH2N(CH3)CH2CH2N(CH3)2 of(CH3)2NCH2CH2N(CH3)CH2CH2N(CH3)CH2CH2N(CH3)2 is, de pyridine C5H5N is, dedipyridine 0-(2-0^11^)0^11^ is, het phenanthroline 1,10-phenanthroline(4,5-diazaphenanthreen) is, het amide (CH3)2NC(0)H is, het sulfoxydeCH3S(0)CH3 is, het amine-N-oxyde (CH3)3NO is en het phosphineoxyde(C6H5)3PO of (C2H5)3PO is.
4. Yttrium-organische verbindingen volgens conclusie 2, met het kenmerk, dat het pyridine-N-oxyde al dan niet een al dan nietgesubstitueerde alkylgroep bevat.
5. Yttrium-organische verbindingen volgens conclusie 4, met het kenmerk, dat een gesubstitueerde alkylgroep C(CH3)3 dan welC2Hj is·
6. Yttrium-organische verbindingen volgens een der conclusies 1 t/m 5, met het kenmerk, dat het β-diketonaat een al dan niet gesubstitueerdealkylgroep en/of een al dan niet gesubstitueerde arylgroep bevat.
7. Yttrium-organische verbindingen volgens conclusie 6, met het kenmerk, dat een gesubstitueerde alkylgroep C(CH3)3 dan wel n-CjFj is.
8. Werkwijze voor de bereiding van gelaagde materialen die yt-triumoxyde bevatten, door middel van een depositie-techniek, met het kenmerk. dat bij de depositie-techniek wordt uitgegaan vanvluchtige yttrium-organische verbindingen volgens een der conclusies1 t/m 7.
9. Werkwijze voor de bereiding van gelaagde materialen volgensconclusie 8, met het kenmerk, dat de depositie-techniek de zogenoemde 'metal-orga-nic chemical vapour deposition' (MOCVD) is.
10. Werkwijze voor de bereiding van gelaagde materialen volgensconclusie 9, met het kenmerk, dat de yttrium-organische verbindingen tijdens hetMOCVD-proces worden gevormd door toevoeging van coördinerend ligandin vloeistof-, dan wel dampfase aan het yttrium-8-diketonaat.
11. Werkwijze voor de bereiding van gelaagde materialen volgensconclusie 9, met het kenmerk, dat de yttrium-organische verbindingen tijdens hetMOCVD-proces in de reactor worden gebracht via een vloeistof-verdampsysteem.
