Abstract

본 발명에 의한 디벨로프 파티클 검출장치는 디벨로프 용액이 연속적으로 흐르도록 한 액체흐름 판넬과, 그 액체흐름 판넬의 상부에서 레이져를 입사하도록 한 레이져광 에미터와, 상기 입사한 레이져의 반사광을 감지하도록 한 광센서 판넬과, 상기 감지한 레이져 반사광을 나타내는 검출 디스플레이를 포함하여 구성되어 흐르는 유체 즉 디벨로프(develop) 용액을 웨이퍼(wafer)에 사용하는 단계를 거치지 않아 웨이퍼의 손실 및 노광장치나 핸들링 과정에서 발생되는 파티클(particle)을 배제 시킬 수 있어 디벨로프 자체의 파티클수를 직접 확인할 수 있으며, 또한 디벨로프 노즐을 사용하지 않은 시간에 파티클 체크가 가능하고 사람의 도움이 필요없이 자동 측정이 가능하도록 하였다.

Claims (2)

  1. 디벨로프 용액이 연속적으로 흐르도록 한 액체흐름 판넬과, 그 액체흐름 판넬의 상부에서 레이져를 입사하도록 한 레이져광 에미터와, 상기 입사한 레이져의 반사광을 감지하도록 한 광센서 판넬과, 상기 감지한 레이져 반사광을 나타내는 검출 디스플레이를 포함하여 구성된 것을 특징으로 하는 디벨로프 파티클 검출장치.
  2. 제1항에 있어서, 상기 광센서 판넬은 서로 다른 각도로 반사되는 레이져광을 감지할 수 있도록 두부분으로 구성된 것을 특징으로 하는 디벨로프 파티클 검출장치.
