Abstract

본 발명은 시료표면의 상태를 실시간으로 더욱 정확하게 관측할 수 있는 검사장치를 제공하는 것으로서, 시료표면(4a)에 대해서 빛을 조사하고, 그 반사광을 광학소자(3)에 의해서 집속하며 이 광학소자(3)의 후상공간초평면 또는 그 근방에 조리개(61)를 설치하고, 그 직후에서 시료표면의 관측을 행하도록 구성된 검사장치에 있어서 시료표면(4a)에서 반사광을 시료표면(4a)으로의 반사광으로부터 분기하는 평판상의 하프미러(5)를 구비하고, 이 하프미러(5)는 소정의 미소각을 이루는 2평면을 구비한다. 이때문에 하프미러의 2평면중 한쪽에서 형성되는 고스트광을 제거할 수가 있다.

Claims (1)

  1. 광원으로부터의 조사광을 시료표면으로 유도하는 동시에 시료표면으로부터 되돌아온 반사광을 집속하는 광학소자와, 소정의 미소각을 이루는 2평면을 가지며 시료표면으로 부터의 상기 반사광을 상기 조사광의 광로로부터 분기하는 하프미러와, 상기 광학소자의 후상공간초평면에 대응하는 위치 또는 그 근방에 배설된 조리개와를 구비하는 검사장치.
