Claims (15)
- 하기 일반식(Ⅲ)의 트리클로로실릴아미노보란.Cl3Si-NH-BCIX (Ⅲ)상기 식에서, X는 -Cl 또는 -NH-Si-Cl3이다.
- 1, 1, 1-트리클로로-3, 3, 3-트리메틸디실라잔을 -50℃ 내지 50℃의 온도에서 BCl3와 반응시킨 후, 반응 혼합물을 분별화시킴을 특징으로 하여, 제1항의 트리클로로실릴아미노보란을 제조하는 방법.
- 제2항에 있어서, 삼염화붕소에 대한 1, 1, 1-트리클로로-3, 3, 3-트리메틸디실라잔의 비를 1 : 1 내지 1 : 10으로 하여 Cl3Si-NH-BCl2를 제조하는 방법.
- 제2항에 있어서, 삼염화붕소에 대한 1, 1, 1-트리클로로-3, 3, 3-트리메틸디실라잔의 비를 1.5 : 1 내지 10 : 1로 하여 Cl3Si-NHBClNH-Si-Cl3를 제조하는 방법.
- 제1항의 화합물을 -200℃ 내지 1,400℃의 온도에서 고형상, 액상 또는 기체상 암모니아로 가암모니아 분해 반응시키고, 수득된 생성물을 800 내지 1,400℃의 온도에서 N2아르곤, NH3또는 이들의 혼합물 중에서 하소시킴을 특징으로 하여, 질화규소붕소 세라믹 분말을 제조하는 방법.
- 세라믹이 필수적으로 Si-N-B-N-결합 및 98중량% 이상의 Si, N 및 B 원소로 이루어진, 제5항에 따른 방법으로 제조된 무정형 질화규소붕소 세라믹 분말.
- 제6항에 따른 무정형 질화규소붕소 세라믹 분말을 1,400℃ 내지 2,100℃의 온도에서 결정화시킴으로써 수득할 수 있는, Si3N4및 BN이 분자상 분산 분포된 상태로 존재하는 Si3N4및 BN의 결정성 세라믹 분말 복합체.
- 일반식(Ⅳ) 또는 (Ⅴ)의 보론 실라잔 화합물.또는상기 식에서, Z는 -Cl 또는 -NRR'이고, 단, 하나 이상의 Z는 -NRR'이며, R 및 R'는 동일하거나 상이하며, 각각 수소, C1-C6-알킬, 페닐 또는 비닐이다.
- 구조식 Cl3-Si-NH-BCl2또는 Cl3Si-NH-BCl-NH-SiCl3의 보로실라잔 화합물을 80℃ 내지 300℃의 온도하에 용매 중에서 보로실라잔 1몰당 10몰 이상의 오가닐아민과 반응시킴을 특징으로 하여, 제8항의 화합물을 제조하는 방법.
- 제8항에 따른 보로실라잔 화합물을 개방 또는 밀폐계중에서 정압 또는 승압하에 -20℃ 내지 300℃의 온도에서 암모니아와 반응시키거나 열중합시킴으로써 수득한 올리고- 또는 폴리보로실라잔.
- 각각의 규소 또는 붕소 원자의 제1배위권이, 그룹 R(여기서, R은 H, C1-C6-알킬, 비닐 또는 페닐이다)로 치환된 질소원자들만으로 이루어진, 반복구조단위, ≡Si-NH-B≡를 함유하는 올리고- 또는 폴리보로실라잔 화합물.
- 제11항에 있어서, 구조식 Cl3Si-NH-BCl2또는 Cl3Si-NH-BCl-NH-SiCl3의 화합물을 일반식 R2NH 또는 RNH2(여기서, R은 C1-C6-알킬, 비닐 또는 페닐이다)의 오가닐아미노 화합물과 반응시킴으로써 수득한 올리고- 또는 폴리보로실라잔 화합물.
- 제11항에 따른 올리고머성 또는 중합성 폴리보로실라잔 화합물을 불활성 대기 또는 NH3-함유 대기하에 800 내지 2,100℃ 온도에서 열분해시킴을 특징으로 하여, 세라믹 물질을 제조하는 방법.
- 세라믹이 필수적으로 N-Si-N-B-N 결합 서열로 이루어지고, 98중량% 이상의 Si, N, B 및 C 원소를 함유하는 제13항에 따른 방법으로 제조된 세라믹 물질.
- 제11항의 폴리보로실라잔으로부터 제조된 세라믹 섬유, 세라믹 피복물 및 세라믹 성형품.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
