Description
The present invention relates to the field of semiconductor processing, and more particularly to lining assemblies, reaction chambers and semiconductor processing devices.
A magnetron sputtering physical vapor deposition device includes a reaction chamber, in which a base for carrying a workpiece to be processed is installed. In addition, a target is installed above the base in the reaction chamber, which is electrically connected to a radio frequency (RF) power source and is used to excite a process gas to form plasma. A support assembly is further installed above the target, which together with the target forms a sealed chamber body, the inside of which is filled with deionized water. Also, a magnetron is installed in the sealed chamber body, which is connected to a driving source outside the sealed chamber body, and the magnetron scans the target under the action of the driving source.
During processing, a process gas is filled into the reaction chamber, an RF power is turned on, and the process gas is excited to generate a plasma. The plasma bombards the target, and the metal atoms that escape from the target are deposited on the workpiece to be machined. However, some metal atoms escaped from the target may also be deposited on the inner wall of the reaction chamber and contaminate the reaction chamber, which affects the lifetime and cost of use of the reaction chamber.

The lining assembly provided in the present invention is provided with a plurality of shielding units spaced apart along the circumferential direction of the lining ring body. One embodiment of the present invention provides a lining assembly. As shown in FIG. 1 , the lining assembly comprises a grounded
Note that in Fig. 1, the Z direction is the axial direction of each sub-ring body, and the X-Y plane is a plane parallel to the radial cross section of each sub-ring body.
2 and 3, the
In this embodiment, Fig. 4 shows only the first radial through
Optionally, the first radial through-
In this embodiment, each of the adjacent two first channels is staggered in orthographic projection on the inner circumferential surface of the lining ring body 3 (that is, the inner circumferential surface of the first
Also, in this embodiment, the
The foregoing is merely an example, and the present embodiment is not limited thereto. The number of sub-ring bodies may be greater than two. Each sub-ring body is nested with each other and has a different inner diameter.
Also referring to FIG. 3 , the aspect ratio of each

Here, A is the width of the radial through hole in the circumferential direction of the sub-ring body (for example, the first radial through
Here, the aspect ratio of the
In the radial thickness B of the sub-ring body, the thicker the sub-ring body, the heavier the
In the radial thickness D of the ring-shaped gap, if the thickness D is too thick, plasma is likely to be generated in the gap between the first
In the width (A) of the through hole in the radial direction in the circumferential direction of the sub-ring body, the smaller the width (A), the more difficult it is for a metal atom to penetrate. Based on this, the width A may be set to less than 10 mm, and the minimum value may be 0.5 mm.
The center spacing (C) between each adjacent two radial apertures on the same sub-ring body is related to the number of radial apertures on the same sub-ring body. As the gap C increases, the aspect ratio of the
Optionally, the number of
In practical application, the number of radial apertures on different sub-ring bodies may be the same or different. When the number of radial apertures on different sub-ring bodies is the same, corresponding to each of the two adjacent sub-ring bodies, each radial aperture in one sub-ring body has two radial apertures adjacent to the radial aperture in the other sub-ring body located in the center between Specifically, as shown in FIG. 3 , each of the first radial through
Another embodiment of the present invention provides a reaction chamber. As shown in FIG. 6 , the reaction chamber includes a
The reaction chamber in this embodiment may be applied to, for example, a magnetron sputtering physical vapor deposition device.
The lining assembly is installed to surround the inside of the sidewall of the
In this embodiment, the side wall of the
The reaction chamber further includes an upper electrode assembly. The upper electrode assembly includes a plasma excitation source 4 , a
In the lining assembly provided in this embodiment, the top end of the first
7 shows another reaction chamber. An
Compared to the reaction chamber shown in FIG. 7 , the reaction chamber provided in this embodiment can perform a function of protecting the reaction chamber side wall by adopting the lining assembly according to the present invention. In the reaction chamber process, when metal atoms pass through each
In this embodiment, the
In this embodiment, the
During the process, a process gas such as argon is injected into the
In this embodiment, since each gap of the lining assembly performs a function of blocking the passage of plasma, under the premise of protecting the reaction chamber sidewall, it allows to install a larger number of gaps, so that the eddy current caused by the lining assembly losses can be greatly reduced. Even in a situation where the lining assembly includes a plurality of sub-ring bodies and ground, it is possible to ensure that more energy emitted from the
In the lining assembly of the reaction chamber, the width (A) of the radial apertures on the sub-ring body circumferential direction, and the center spacing (C) between each adjacent two radial apertures in the same sub-ring body, have different values depending on the target material. can be set. Because different target materials have different viscous modulus, the ability to penetrate the
In this embodiment, the material of the lining assembly may be a metal material such as Al or stainless steel. As shown in FIG. 8 , the
The foregoing is merely an example, and the present embodiment is not limited thereto. If the number of linings included in the lining assembly of the reaction chamber is greater than two, these linings are all fixed to the upper cylinder via a corresponding adapter and grounded.
