Abstract
본 발명의 실시예는, 트레이닝(training) 모드 시 단위 시간 동안 제1 커맨드 신호들을 생성하고 온도 정보에 기초하여 상기 제1 커맨드 신호들의 생성 횟수에 대응하는 제1 카운트 정보를 저장하고, 노말(normal) 모드 시 상기 제1 카운트 정보와 제2 카운트 정보 - 상기 단위 시간 동안 제2 커맨드 신호들의 생성 횟수에 대응함 - 에 기초하여 상기 제2 커맨드 신호들을 생성하기 위한 제어 장치; 및 상기 트레이닝 모드 시 상기 제1 커맨드 신호들에 기초하여 내부 동작을 수행하고 상기 내부 동작을 수행할 때 상기 온도 정보를 상기 제어 장치에게 제공하고, 상기 노말 모드 시 상기 제2 커맨드 신호들에 기초하여 내부 동작을 수행하는 메모리 장치를 포함하는 메모리 시스템을 제공한다.
Description
본 발명은 반도체 설계 기술에 관한 것으로, 더욱 상세하게는 극저온(cryogenic)에서 동작하는 메모리를 포함하는 메모리 시스템에 관한 것이다.
극저온에서 동작하는 메모리 장치는 상온에서 동작하는 메모리 장치와 비교했을 때 전력 소모가 현저히 적다. 예컨대, 극저온에서 동작하는 디램(DRAM)은 상온에서 동작하는 디램과 비교했을 때 메모리 셀(memory cell)의 데이터 유지시간이 상대적으로 길어진다. 그러므로, 극저온에서 동작하는 디램은 리프레쉬(refresh) 동작을 거의 실시하지 않거나 또는 리프레쉬 주기를 최대로 늘림으로써, 전력 소모가 감소된다.
그러나, 극저온 상태가 유지되지 못할 경우(즉, 온도가 상승할 경우) 극저온에서 동작하는 메모리 장치는 오동작을 유발한다.
본 발명의 실시예는 노말 모드 시 메모리 장치의 발열 상태를 미리 예측 및 제어할 수 있는 메모리 시스템을 제공한다.
본 발명의 일 측면에 따르면, 메모리 시스템은, 트레이닝(training) 모드 시 단위 시간 동안 제1 커맨드 신호들을 생성하고 온도 정보에 기초하여 상기 제1 커맨드 신호들의 생성 횟수에 대응하는 제1 카운트 정보를 저장하고, 노말(normal) 모드 시 상기 제1 카운트 정보와 제2 카운트 정보 - 상기 단위 시간 동안 제2 커맨드 신호들의 생성 횟수에 대응함 - 에 기초하여 상기 제2 커맨드 신호들을 생성하기 위한 제어 장치; 및 상기 트레이닝 모드 시 상기 제1 커맨드 신호들에 기초하여 내부 동작을 수행하고 상기 내부 동작을 수행할 때 상기 온도 정보를 상기 제어 장치에게 제공하고, 상기 노말 모드 시 상기 제2 커맨드 신호들에 기초하여 내부 동작을 수행하는 메모리 장치를 포함할 수 있다.
상기 제어 장치는 상기 제1 카운트 정보와 상기 제2 카운트 정보가 일치할 때 상기 제2 커맨드 신호의 생성을 중단할 수 있다.
상기 메모리 장치는 상기 제2 커맨드 신호의 생성이 중단될 때 릴렉스(relax) 모드에 진입할 수 있다.

상기 모니터링하는 단계는, 상기 제2 커맨드 신호들의 생성 횟수와 상기 제1 커맨드 신호들의 생성 횟수를 비교함으로써 상기 메모리 장치의 발열 상태를 간접적으로 모니터링할 수 있다.
상기 메모리 장치의 동작 방법은, 상기 노말 모드 시, 상기 모니터링하는 단계에서 상기 메모리 장치가 발열된 경우 상기 제2 커맨드 신호들의 생성을 중단하는 단계를 더 포함할 수 있다.
상기 제2 커맨드 신호의 생성이 중단될 때, 상기 메모리 장치는 릴렉스(relax) 모드에 진입할 수 있다.
상기 릴렉스 모드는 셀프 리프레쉬(self refresh) 모드를 포함할 수 있다.
본 발명의 실시예는 노말 모드 시 온도 센서의 성능과 상관없이 메모리 장치의 발열 상태를 미리 예측 및 제어함으로써 상기 메모리 장치의 동작 신뢰성을 향상시킬 수 있다.
본 발명의 실시예는 슈도 극저온(pseudo cryogenic)에서 동작할 때 더욱 향상된 효과를 기대할 수 있다.

도 1에는 본 발명의 실시예에 따른 메모리 시스템이 블록 구성도로 도시되어 있다.
도 1을 참조하면, 메모리 시스템은 제어 장치(100), 및 메모리 장치(200)를 포함할 수 있다.
제어 장치(100)는 슈도 극저온(pseudo cryogenic) 영역 또는 상온 영역에 배치될 수 있다. 슈도 극저온은 77K ± 7K를 포함할 수 있고, CMOS 소자가 동작 가능한 온도 범위일 수 있다.
제어 장치(100)는 트레이닝(training) 모드 시, 단위 시간 동안 커맨드 신호들(CMD)을 생성할 수 있고 온도 정보(TEMP1)에 기초하여 커맨드 신호들(CMD)의 생성 횟수에 대응하는 카운트 정보(CNT)를 저장할 수 있다. 상기 트레이닝 모드 시 생성되는 커맨드 신호들(CMD)은 메모리 장치(200)가 극도로 동작하게끔 패턴화될 수 있다. 이하에서는 상기 트레이닝 모드 시 생성되는 커맨드 신호들(CMD)을 제1 커맨드 신호들(CMD1)이라 칭하여 설명하고, 상기 트레이닝 모드 시 생성되는 카운트 정보(CNT)를 제1 카운트 정보(CNT1)라 칭하여 설명한다. 제어 장치(100)는 제1 카운트 정보(CNT1)를 소정의 시간 간격마다 업데이트할 수 있다.
제어 장치(100)는 노말(normal) 모드 시, 커맨드 신호들(CMD)을 생성할 수 있고 상기 단위 시간 동안 커맨드 신호들(CMD)의 생성 횟수에 대응하는 카운트 정보(CNT)를 생성할 수 있다. 이하에서는 상기 노말 모드 시 생성되는 커맨드 신호들(CMD)을 제2 커맨드 신호들(CMD2)이라 칭하여 설명하고, 상기 노말 모드 시 생성되는 카운트 정보(CNT)를 제2 카운트 정보(CNT2)라 칭하여 설명한다. 제어 장치(100)는 상기 노말 모드 시 제1 카운트 정보(CNT)와 제2 카운트 정보(CNT2)에 기초하여 제2 커맨드 신호들(CMD2)의 생성을 중단할 수 있다. 예컨대, 제어 장치(100)는 제1 카운트 정보(CNT1)와 제2 카운트 정보(CNT2)가 일치할 때 제2 커맨드 신호(CMD2)의 생성을 중단할 수 있다.
메모리 장치(200)는 상기 슈도 극저온 영역에 배치될 수 있다. 예컨대, 메모리 장치(200)는 디램(DRAM)을 포함할 수 있다. 상기 디램은 통상적으로 상기 CMOS 소자를 포함하며, 상기 디램은 상기 슈도 극저온에서 안정적으로 동작할 수 있다. 더욱이, 상기 디램은 상기 슈도 극저온 상태에서 리프레쉬(refresh) 동작을 거의 필요로 하지 않기 때문에, 상기 디램은 상온에서 동작할 때와 비교해서 상기 슈도 극저온 상태에서 동작할 때 전력 측면에서 매우 유리하다.
메모리 장치(200)는 상기 트레이닝 모드 시, 제1 커맨드 신호들(CMD1)에 기초하여 내부 동작을 수행할 수 있고 상기 내부 동작을 수행할 때 온도 정보(TEMP1)를 제어 장치(100)에게 제공할 수 있다. 메모리 장치(200)는 온도 정보(TEMP1)를 생성하기 위한 온도 센서(210)를 포함할 수 있다.
메모리 장치(200)는 상기 노말 모드 시 제2 커맨드 신호들(CMD2)에 기초하여 내부 동작을 수행할 수 있다. 메모리 장치(200)는 상기 노말 모드 시 제2 커맨드 신호(CMD2)의 생성이 중단될 때 릴렉스(relax) 모드에 진입할 수 있다. 예컨대, 상기 릴렉스 모드는 셀프 리프레쉬(self refresh) 모드를 포함할 수 있다.
도 2에는 도 1에 도시된 제어 장치(100)가 블록 구성도로 도시되어 있다.
도 2를 참조하면, 제어 장치(100)는 비교기(110), 커맨드 카운터(120), 패턴 발생기(130), 스케쥴러(140), 커맨드 생성기(150), 및 제어기(160)를 포함할 수 있다.
비교기(110)는 상기 트레이닝 모드 시 인에이블될 수 있고, 상기 노말 모드 시 디스에이블될 수 있다. 비교기(100)는 제1 인에이블 신호(EN1)에 기초하여 온도 정보(TEMP1)와 임계 온도 정보(TEMP2)를 비교하고 그 비교결과에 대응하는 비교결과신호(RES)를 생성할 수 있다.
커맨드 카운터(120)는 상기 트레이닝 모드와 상기 노말 모드 시 인에이블될 수 있다. 커맨드 카운터(120)는 제1 인에이블 신호(EN1)에 기초하여 상기 트레이닝 모드 시 상기 단위 시간 동안 제1 커맨드 신호들(CMD1)을 카운트하고 그 카운트 결과에 대응하는 제1 카운트 정보(CNT1)를 생성할 수 있다. 커맨드 카운터(120)는 제2 인에이블 신호(EN2)에 기초하여 상기 노말 모드 시 상기 단위 시간 동안 제2 커맨드 신호들(CMD2)을 카운트하고 그 카운트 결과에 대응하는 제2 카운트 정보(CNT2)를 생성할 수 있다.
패턴 발생기(130)는 상기 트레이닝 모드 시 인에이블될 수 있고, 상기 노말 모드 시 디스에이블될 수 있다. 패턴 발생기(130)는 제1 인에이블 신호(EN1)와 제어 신호(CTRL)에 기초하여 패턴 정보(PP)를 생성할 수 있다. 특히, 패턴 발생기(130)는 제어 신호(CTRL)에 따라 패턴 정보(PP)를 변경할 수 있다. 예컨대, 패턴 발생기(130)는 상기 단위 시간 당 점차 많은 횟수의 커맨드 신호들이 생성될 수 있도록 변경될 수 있다.
스케쥴러(140)는 상기 노말 모드 시 인에이블될 수 있고, 상기 트레이닝 모드 시 디스에이블될 수 있다. 스케쥴러(140)는 제2 인에이블 신호(EN2)와 스케쥴 제어신호(SCHL)와 중단 신호(STOP)에 기초하여 상기 노말 모드 시 스케쥴 정보(CC)를 생성할 수 있다. 특히, 스케쥴러(140)는 스케쥴 제어신호(SCHL)에 따라 스케쥴 정보(CC)를 생성할 수 있고 중단 신호(STOP)에 기초하여 스케쥴 정보(CC)의 생성을 중단할 수 있다.
커맨드 생성기(150)는 상기 트레이닝 모드 시 패턴 정보(PP)에 기초하여 제1 커맨드 신호들(CMD1)을 생성할 수 있고, 상기 노말 모드 시 스케쥴 정보(CC)에 기초하여 제2 커맨드 신호들(CMD2)을 생성할 수 있다.
제어기(160)는 클럭 신호(CLK)와 트레이닝 모드 신호(TM)와 노말 모드 신호(NM)와 비교결과신호(RES)와 제1 및 제2 카운트 정보(CNT1, CNT2)에 기초하여, 상기 트레이닝 모드 시 제1 인에이블 신호(EN1)와 제어 신호(CTRL)와 임계 온도 정보(TEMP2)를 생성할 수 있고 상기 노말 모드 시 제2 인에이블 신호(EN2)와 스케쥴 제어신호(SCHL)와 중단 신호(STOP)를 생성할 수 있다. 특히, 제어기(160)는 상기 트레이닝 모드 시 비교결과신호(RES)에 기초하여 제어 신호(CTRL)를 생성할 수 있고, 상기 노말 모드 시 제1 및 제2 카운트 정보(CNT1, CNT2)에 기초하여 중단 신호(STOP)를 생성할 수 있다.
제어기(160)는 상기 트레이닝 모드 시 비교결과신호(RES)에 기초하여 제1 카운트 정보(CNT1)를 저장하기 위한 레지스터(REG)를 포함할 수 있다.
이하, 상기와 같은 구성을 가지는 본 발명의 실시예에 따른 메모리 시스템의 동작을 도 3 및 도 4를 참조하여 설명한다.
도 3에는 상기 트레이닝 모드에 따른 메모리 시스템의 동작을 설명하기 위한 타이밍도가 도시되어 있다.
도 3을 참조하면, 제어 장치(100)는 상기 트레이닝 모드 시 메모리 장치(200)가 상기 단위 시간 동안 제1 커맨드 신호들(CMD1)에 기초하여 내부 동작을 수행할 때 메모리 장치(200)의 현재 온도를 직접적으로 센싱(sensing)할 수 있다(S100 ~ S106). 그리고, 제어 장치(100)는 상기 트레이닝 모드 시 상기 현재 온도에 따른 제1 커맨드 신호들(CMD1)의 생성 횟수를 제1 카운트 정보(CNT1)로서 저장할 수 있다(S108). 이를 더욱 자세하게 설명 다음과 같다.
제어 장치(100)는 상기 단위 시간 동안 디폴트(default)의 패턴 정보(PP)에 따라 제1 커맨드 신호들(CMD1)을 생성할 수 있다(S100). 이때, 제어 장치(100)는 상기 단위 시간 동안 제1 커맨드 신호들(CMD1)의 생성 횟수를 카운트하여 제1 카운트 정보(CNT1)를 생성할 수 있다.
메모리 장치(200)는 제1 커맨드 신호들(CMD1)에 기초하여 상기 단위 시간 동안 내부 동작을 수행할 수 있다. 메모리 장치(200)는 상기 내부 동작을 수행할 때 온도 정보(TEMP1)를 제어기(160)에게 제공할 수 있다(S102).
제어 장치(100)는 온도 정보(TEMP1)와 임계 온도 정보(TEMP2)에 기초하여 메모리 장치(200)의 발열 상태를 모니터링할 수 있다. 즉, 제어 장치(100)는 메모리 장치(200)의 현재 온도와 기 설정된 임계 온도를 비교할 수 있다(S104).
만약 상기 비교결과 상기 현재 온도가 임계 온도보다 낮으면, 제어 장치(100)는 패턴 정보(PP)를 변경할 수 있다(S106). 패턴 정보(PP)가 변경되면 제1 커맨드 신호들(CMD1)의 생성 횟수도 변경될 수 있다. 상기 비교결과 상기 현재 온도가 임계 온도보다 낮으면, 제어 장치(100)와 메모리 장치(200)는 제100단계에서 제106 단계(S100 ~ S106)를 반복적으로 실시할 수 있다. 제100단계에서 제106 단계(S100 ~ S106)를 반복적으로 실시할 때, 메모리 장치(200)의 상기 현재 온도가 초기 온도로 복원되는 시간이 고려되는 것이 좋다.
만약 상기 비교결과 상기 현재 온도가 임계 온도보다 높으면, 제어 장치(100)는 상기 현재 온도에 대응하는 제1 커맨드 신호(CMD1)의 생성 횟수를 카운팅한 제1 카운트 정보(CNT1)를 레지스터(REG)에 저장할 수 있다.도 4에는 상기 노말 모드에 따른 메모리 시스템의 동작을 설명하기 위한 흐름도가 도시되어 있다.
도 4를 참조하면, 제어 장치(100)는 상기 노말 모드 시 메모리 장치(200)가 상기 단위 시간 동안 제2 커맨드 신호들(CMD2)에 기초하여 내부 동작을 수행할 때 상기 현재 온도에 따른 제1 커맨드 신호들(CMD1)의 생성 횟수에 따라 메모리 장치(200)의 발열 상태를 간접적으로 모니터링할 수 있다(S200 ~ S204). 즉, 제어 장치(100)는 상기 노말 모드 시 제1 커맨드 신호들(CMD1)에 대응하는 제1 카운트 정보(CNT1)와 제2 커맨드 신호들(CMD2)에 대응하는 제2 카운트 정보(CNT2)를 비교함으로써 메모리 장치(200)의 발열 상태를 간접적으로 모니터링할 수 있다. 상기 모니터링 결과, 메모리 장치(200)가 발열된 경우 제2 커맨드 신호들(CMD2)의 생성을 중단할 수 있다(S206). 이를 더욱 자세하게 설명하면 다음과 같다.
제어 장치(100)는 스케쥴 정보(CC)에 따라 제2 커맨드 신호들(CMD2)을 생성할 수 있다(S200).
메모리 장치(200)는 제2 커맨드 신호들(CMD2)에 기초하여 내부 동작을 실시할 수 있다. 이때, 제어 장치(100)는 상기 단위 시간 동안 제2 커맨드 신호들(CMD2)의 생성 횟수를 카운트하여 제2 카운트 정보(CNT2)를 생성할 수 있다(S202).
제어 장치(100)는 제1 카운트 정보(CNT1)와 제2 카운트 정보(CNT2)에 기초하여 메모리 장치(200)의 발열 상태를 간접적으로 모니터링할 수 있다. 즉, 제어 장치(100)는 제2 카운트 정보(CNT2)에 대응하는 제2 커맨드 신호들(CMD2)의 생성 횟수와 제1 카운트 정보(CNT1)에 대응하는 제1 커맨드 신호들(CMD1)의 생성 횟수를 비교할 수 있다.
만약 제2 카운트 정보(CNT2)가 제1 카운트 정보(CNT1)보다 작으면, 메모리 장치(200)는 제2 커맨드 신호들(CMD2)에 기초하여 상기 내부 동작을 계속해서 실시할 수 있다.
만약 제2 카운트 정보(CNT2)가 제1 카운트 정보(CNT1)보다 크거나 같으면, 제어 장치(100)는 제2 커맨드 신호들(CMD2)의 생성을 중단할 수 있다(S206). 즉, 제어 장치(100)는 메모리 장치(200)의 현재 온도가 임계 온도보다 높아졌음을 예측하고 메모리 장치(200)의 온도가 더 올라가지 않도록 조치하는 것이다. 이때, 메모리 장치(200)는 상기 릴렉스 모드에 진입할 수 있다. 예컨대, 메모리 장치(200)는 상기 셀프 리프레쉬 모드에 진입할 수 있다.
이와 같은 본 발명의 실시예에 따르면, 노말 모드 시 트레이닝 모드에서 얻은 정보에 기초하여 메모리 장치의 발열 상태를 간접적으로 모니터링(즉, 예측)할 수 있는 이점이 있다.
본 발명의 기술 사상은 상기 실시예에 따라 구체적으로 기술되었으나, 이상에서 설명한 실시예는 그 설명을 위한 것이며 그 제한을 위한 것이 아님을 주의하여야 한다. 또한, 본 발명의 기술 분야의 통상의 전문가라면 본 발명의 기술 사상의 범위 내에서 여러 가지 치환, 변형 및 변경으로 다양한 실시예가 가능함을 이해할 수 있을 것이다.

Claims (15)
- 트레이닝(training) 모드 시 단위 시간 동안 제1 커맨드 신호들을 생성하고 온도 정보에 기초하여 상기 제1 커맨드 신호들의 생성 횟수에 대응하는 제1 카운트 정보를 저장하고, 노말(normal) 모드 시 상기 제1 카운트 정보와 제2 카운트 정보 - 상기 단위 시간 동안 제2 커맨드 신호들의 생성 횟수에 대응함 - 에 기초하여 상기 제2 커맨드 신호들을 생성하기 위한 제어 장치; 및
상기 트레이닝 모드 시 상기 제1 커맨드 신호들에 기초하여 내부 동작을 수행하고 상기 내부 동작을 수행할 때 상기 온도 정보를 상기 제어 장치에게 제공하고, 상기 노말 모드 시 상기 제2 커맨드 신호들에 기초하여 내부 동작을 수행하는 메모리 장치
를 포함하는 메모리 시스템.
- 제1항에 있어서,
상기 제어 장치는 상기 제1 카운트 정보와 상기 제2 카운트 정보가 일치할 때 상기 제2 커맨드 신호의 생성을 중단하는 메모리 시스템.
- 제2항에 있어서,
상기 메모리 장치는 상기 제2 커맨드 신호의 생성이 중단될 때 릴렉스(relax) 모드에 진입하는 메모리 시스템.
- 제3항에 있어서,
상기 릴렉스 모드는 셀프 리프레쉬(self refresh) 모드를 포함하는 메모리 시스템.
- 제1항에 있어서,
상기 제어 장치는 상기 제1 카운트 정보를 소정의 시간 간격마다 업데이트하는 메모리 시스템.
- 제1항에 있어서,
상기 제어 장치는,
상기 온도 정보와 임계 온도 정보를 비교하여 비교결과신호를 생성하기 위한 비교기;
제1 인에이블 신호에 기초하여 상기 단위 시간 동안 상기 제1 커맨드 신호들을 카운트하여 상기 제1 카운트 정보를 생성하고, 제2 인에이블 신호에 기초하여 상기 단위 시간 동안 상기 제2 커맨드 신호들을 카운트하여 상기 제2 카운트 정보를 생성하기 위한 커맨드 카운터;
상기 제1 인에이블 신호에 기초하여 패턴 정보를 생성하기 위한 패턴 발생기;
상기 제2 인에이블 신호에 기초하여 스케쥴 정보를 생성하고, 중단 신호에 기초하여 상기 스케쥴 정보의 생성을 중단하는 스케쥴러;
상기 패턴 정보에 기초하여 상기 제1 커맨드 신호들을 생성하고, 상기 스케쥴 정보에 기초하여 상기 제2 커맨드 신호들을 생성하기 위한 커맨드 생성기; 및
클럭 신호와 트레이닝 모드 신호와 노말 모드 신호와 상기 비교결과신호와 상기 제1 및 제2 카운트 정보에 기초하여, 상기 트레이닝 모드 시 상기 제1 인에이블 신호를 생성하고 상기 노말 모드 시 상기 제2 인에이블 신호와 상기 중단 신호를 생성하기 위한 제어기를 포함하는 메모리 시스템.
- 제6항에 있어서,
상기 제어기는 상기 비교결과신호에 기초하여 제어신호를 생성하고,
상기 패턴 발생기는 상기 제어신호에 기초하여 상기 패턴 정보를 변경하는 메모리 시스템.
- 제6항에 있어서,
상기 제어기는 상기 비교결과신호에 기초하여 상기 제1 카운트 정보를 저장하기 위한 레지스터를 포함하는 메모리 시스템.
- 제1항에 있어서,
상기 메모리 장치는 슈도 극저온(pseudo cryogenic) 영역에 배치되는 메모리 시스템.
- 제9항에 있어서,
상기 슈도 극저온은 77K ± 7K를 포함하는 메모리 시스템.
- 트레이닝(training) 모드 시, 메모리 장치가 단위 시간 동안 제1 커맨드 신호들에 기초하여 내부 동작을 수행할 때 상기 메모리 장치의 현재 온도를 직접적으로 센싱(sensing)하는 단계;
상기 트레이닝 모드 시, 상기 현재 온도에 따른 상기 제1 커맨드 신호들의 생성 횟수를 저장하는 단계; 및
노말 모드 시, 상기 메모리 장치가 상기 단위 시간 동안 제2 커맨드 신호들에 기초하여 내부 동작을 수행할 때 상기 현재 온도에 따른 상기 제1 커맨드 신호들의 생성 횟수에 따라 상기 메모리 장치의 발열 상태를 간접적으로 모니터링하는 단계
를 포함하는 메모리 시스템의 동작 방법.
- 제11항에 있어서,
상기 모니터링하는 단계는,
상기 제2 커맨드 신호들의 생성 횟수와 상기 제1 커맨드 신호들의 생성 횟수를 비교함으로써 상기 메모리 장치의 발열 상태를 간접적으로 모니터링하는 메모리 시스템의 동작 방법.
- 제11항에 있어서,
상기 노말 모드 시, 상기 모니터링하는 단계에서 상기 메모리 장치가 발열된 경우 상기 제2 커맨드 신호들의 생성을 중단하는 단계를 더 포함하는 메모리 시스템의 동작 방법.
- 제13항에 있어서,
상기 제2 커맨드 신호의 생성이 중단될 때, 상기 메모리 장치는 릴렉스(relax) 모드에 진입하는 메모리 시스템의 동작 방법.
- 제14항에 있어서,
상기 릴렉스 모드는 셀프 리프레쉬(self refresh) 모드를 포함하는 메모리 시스템의 동작 방법.
