Abstract

Description
본 발명은 액상을 갖는 전구체 계의 데포지션에 기초하여 광검출기를 제조하는 방법에 관한 것이다. 광검출기들은 솔라-블라인드 UV 검출기들에서 흡수체로 사용될 수 있는 반도체 재료들의 소정 그룹으로 특징된다. 이러한 흡수체 재료들의 박층들의 형성을 위한 용이한 루트가 개시된다.
광검출기들은 광범위하게, 입사 전자기 방사선에 응답하여 입사 방사선의 강도의 측정을 가능하게 하는 디바이스들로서 정의된다. 광검출기는 통상적으로 광전도성 디바이스 및 외부 측정 회로의 일부 분류를 포함한다.
주광 (daylight) 조건하에서의 자외선 (UV) 광의 검출은 상업용 (가정용 및 전문용) 및 디펜스 애플리케이션을 위한 중요한 문제이다. UV에서 감도를 갖는 광검출기들은 넓은 응용성을 갖는다. UV-A와 UV-B 방사선 (각각 320-400 nm 및 280-320 nm) 에의 노출은 피부암으로 이어질 수 있어, UV-A와 UV-B 광의 정량화가 건강상의 이유로 중요해진다. "딥 UV" (DUV) 라고 칭해지는 UV-C 범위 (200-280 nm) 에서의 검출은 태양 방사분석, (예컨대 섬광 검출기들에서와 같은) 과학 연구, 환경 연구 및 생물학 연구에서 중요하다. UV-C 광센서들은 화재 경보, 연소 모니터링, 미사일 풀룸 검출 및 공간 간의 전송에서 상용성을 갖는다 (Peng et al., Adv. Mater. 2013, doi: 10.1002/adma.201301802). UV-A 및 UV-B 광과 달리, 태양으로부터의 UV-C 광은 지구 대기에 의해 완전히 흡수되어 DUV 레포팅을 방해하지 않는다.
특정 문제는 UV-C 방사선의 매우 낮은 레벨에 민감하고 가시 광선에 민감하지 않은 "솔라 블라인드 (solar blind)" 검출기들의 설계이다.
태양 스펙트럼은 290 nm의 파장 λ 근처에서 중단되기 때문에, 솔라 블라인드 검출기는 285 nm 아래의 파장에서만 응답하는 디바이스 또는 장치로 정의될 것이다.
박막들의 에피택셜 성장 및 나노와이어들의 기상 데포지션과 같은 진공 기반의 방법들로부터 졸겔, 나노콜로이드성 잉크, 및 분무 열분해의 형태의 용해 프로세싱까지에 이르는 UV 광검출기에 대한 다양한 제조 경로가 탐색되었다. 예를 들면, Ga2O3는 스퍼터링, 화학 기상 증착, CVD, 펄스 레이저 데포지션, 분무 열분해 및 졸겔 방법을 이용하여 제조될 수 있다 (Appl. Phys. Lett. 90, 031912, 2007). 각각의 접근법은 소정의 업적을 자랑할 뿐만 아니라 도전을 선물한다.
디바이스들의 하나의 그룹은 단결정 흡수체들에 기초한 UV 광검출기들이다. 실리콘 및 III-V 화합물들과 같은 좁은 밴드갭 재료들은 UV 광검출을 위해 사용될 수 있다; 그러나, 이들의 스펙트럼 범위는 고역 통과 광학 필터의 사용을 통해 또는 인광체의 혼입에 의해 개질되어어야 한다. 암전류를 더욱 감소시키기 위해, 이러한 디바이스들은 일반적으로 작동 중에 냉각된다. 보다 높은 에너지의 방사선에 대한 장기적인 노출을 통해, 밴드 갭은 활성 물질에 손상을 줄 수도 있다 (Peng et al., Adv. 이러한 이슈들을 회피하기 위해, 본질적인 "가시선 블라인드니스"를 갖는 넓은 밴드 갭 반도체들의 에피택셜 성장은 UV 광검출기들에서 사용하기 위해 탐색되었다. 결정질 MgxZn1-xO (4.76eV, 브래킷에서 제공되는 밴드갭), InGeO 및 ZnGeO (4.43 및 4.68eV), β-Ga2O3 (4.8eV), AlxGa1-xN (>3.4eV), AlN, BN, 및 다이아몬드가 보고되었다. 이러한 접근법의 도전은 저가의 기판에 고품질의 격자 정합 막들을 성장시키는 것에 있다. 종종, 얻어진 재료는 큰 밀도의 전위 및 그레인 바운더리를 겪는다. 광전도성은 화학량론에 의존하며, 금속 산화물들의 경우 가스 흡수 현상에 의존하다. 하지만, 도핑을 통해 밴드 갭을 조정하는 능력은 결정 격자의 허용 오차에 의해 제한된다. 많은 다결정 필름은 몇 시간에서 몇 분에 이르기까지 느린 응답을 나타낸다 (Jin et al., Nano Lett., Vol. 8, No. 6, 2008).
디바이스들의 다른 그룹은 나노구조화된 결정질 흡수체들에 기초하는 UV 광검출기들이다. 이 영역에서, 2개의 상이한 접근법들이 원칙적으로 사용될 수 있으며, 여기서 잉크들은 타겟 재료 또는 프레폼된 결정질 나노입자들을 형성하기 위해 분해되는 어느 분자 전구체들을 포함한다.
나노구조화된 UV 광검출기들은 벌크 재료들에 기초한 것들에 비해 이점들을 가질 수도 있다. 캐리어 컨파인먼트는 보다 높은 응답성 및 증가된 광전도성 이득들로 이어질 수 있다. 금속 산화물들의 경우, 체적비에 대한 높은 표면적은 가스 흡착 및 탈착을 용이하게 하며, 이것은 암전류를 억제할 수도 있다 (Peng et al., Adv. Mater. 2013, 35, 5321-5328).
다수의 이원 및 삼원 금속 산화물들의 나노와이어들은, UV-A 감지를 위한 Nb2O5 나노벨트들 (Adv. Funct. Mater. 2011, 21, 3907-3915) 및 Zn2GeO4 및 In2Ge2O7 나노와이어들 (J. Mater. Chem. C, 2013, 1, 131-137) 을 포함하여, 이러한 UV 광센서들에 혼입되어 왔다. ZnO 또는 Ga2O3 나노와이어들의 브릿지된 어셈블리들에 기초한 디바이스들은 단일 화학 기상 증착 단계에서 제조될 수 있다 (Li et al., Adv. Funct. 고성능 UV 광검출기들은 또한 프레폼된 결정질 나노구조들로 구성된 잉크들에 기초하여 나타내졌다. Jin et al. 에는 (Nano Lett., Vol. 8, No. 6, 2008) 콜로이드성 ZnO 나노입자들의 스핀 코팅 및 박막의 공중 어닐링을 통한 용액 프로세싱된 광검출기의 제조가 설명되어 있다. 디바이스들은 370 nm 광의 61 A/W의 응답성에 의한 높은 UV 광전류 효율 및 저항 > 1TΩ에 의한 낮은 암전류를 나타낸다. 특히, 이들 재료들에 대한 응답 시간은 라이즈 앤드 폴 (rise and fall) 에 있어서 각각 0.1s 및 약 1s 하에서 꽤 빠르다. 근 UV에서 활성인 광검출기들이 In2O3 나노입자들을 이용하여 나타내져 왔다 (Shao et al., App Surface Science 261 (2012) 123).
전구체 기반의 접근법:
금속 산화물 박막들은 졸 겔을 사용하여 용이하게 생성될 수 있다.
진공 증착 필름들과 졸 겔 필름들의 비교는, 용액 프로세싱의 디바이스들이 개선된 성능을 가질 수도 있음을 나타낸다 (J. Vac. Sci. Technol. B 30, 031206, 2012). 졸 겔 데포지션 이후 어닐링 조건을 조정함으로써, 다양한 나노구조체가 수직 배향된 ZnO NW들을 포함하여 액세스될 수 있다 (Bai et al., 현재 응용 물리학 13 (2013) 165e169).
Ga2O3 딥 UV 광검출기들은 또한 졸 겔법을 이용하는 것이 보고되었다. 하나의 경우, Ga2O3은 메톡시에탄올 및 모노에탄올아민을 용매 및 안정화제로서, 그리고 갈륨 이소프로폭시드를 전구체로서 각각 사용하여 제조되었다. 필름들은 400~1200℃ 범위의 온도에서 어닐링되었다. 분광 응답은 600℃ 이상으로 가열된 필름들에 대해 관측되었고, 광전류의 피크값은 1000℃ 까지의 열처리 온도로 증가하였다 (Appl. Phys. Lett. 90. 031912, 2007). 다른 연구에서, 졸 겔을 이용하여 제조된 Ga2O3 디바이스들은 1 A/W 초과의 높은 응답성을 가졌다 (Appl. Phys. Lett. 98. 131114, 2011). 문헌들 JP 2008282881 a 및 JP 2009044019 A는 마찬가지로 산화 인듐 함유 필름들을 제조하기 위한 이러한 졸 겔 방법을 보고한다.
스프레이 열분해는 졸 겔 처리에 대한 실행가능한 대안이다.
450℃에서 스프레이 열분해를 통해 데포지션된 Ga-도핑 ZnO에 기초한 광전도성 검출기들이 보고되어 왔다 (Shinde 및 Rajpure, Mat. Res. Bull., 46 (2011) 1734). 365 nm (2 mW/cm2) 에서의 조명하에서, 2mA 초과의 전류가 생성되었다.

발명의 요약

상세한 설명
본 발명에 따라 제조된 광검출기의 하나의 실시형태는 도 1에 도시된다. 광검출기는 외부 회로에 접속된 (임의로 끼워진) 전극들을 갖는 디바이스를 포함한다. 외부 회로는 일반적으로 전류계와 같은 측정 기구 및 바이어싱 (전압) 소스를 포함한다. 바람직한 실시형태에서, 소스는 5-25V 범위 내에서 동작하는 전압 소스이다. 전류계는 임의로 적절하게 감응하는 전류계일 수도 있다. 동작에서, (입사광 형태의) 광자들은 디바이스의 활성 반도체 표면에 충돌한다. 적합한 파장의 광자들이 흡수되며 전자 정공 쌍들을 생기게 한다. 디바이스의 전기 전도성은 광자 플럭스 (초당 광자들의 수) 에 비례하여 증가한다. 바이어스 전압의 인가에 의해 생성된 외부 전계는 전자와 정공이 디바이스 내에 전송될 수 있게 하여, 전류계에 의해 측정가능한 외부 회로에서의 전류를 발생시킨다. 하지만, 전기 신호 출력이 흡수된 광자들에 의해 형성된 전자 정공 쌍들에 의해 생성되는 한, 본 발명의 검출기를 구현하는 디바이스는 전압 인가없이도 동작할 것이라는 것을 당업자들은 이해할 것이다. 이러한 구성은 검출기를 트랜지스터 구성으로 통합함으로써 달성될 수 있으며, 여기서 광활성층은 게이트 전극 아래에 또는 채널 영역에서 배치된다.

본 발명에 따라 제조된 UV 검출기의 흡수체 층들은 바람직하게 결정성 구조물을 가지며, 보다 바람직하게 1nm ~ 200nm 범위에서 단결정성 도메인들을 갖는 다결정성 구조를 갖는다. 흡수체 층의 두께는 통상적으로 80 ~ 250 nm 범위이다.
전극들은 일반적으로 흡수체 층의 상부에 흡수체 층과 접촉하여 제공된다. 금속 라인들의 데포지션 방법은 스퍼터링 또는 인쇄와 같이 당업자에게 공지되어 있다. 전극들은 평행선, 인터디지털 그리드 (콤 전극) 또는 다른 형상의 형태로 제조될 수 있다. 최적의 전극 갭은 광전도체 및 애플리케이션에 따라 달라진다. 바람직한 전극 재료는, 금, 은, 구리 및 임의의 인쇄 재료와 같이 용이하게 데포지션될 수 있는 금속들 또는 다른 전도체들 (예를 들어, 전도성 산화물들) 로부터 선택된다.

예들
예 1. 인듐 및 아연 옥시메이트를 함유하는 잉크를 스핀 코팅하여 형성한 인듐 아연 산화물 (IZO) 활성층을 이용한 UV 광검출기의 형성
유리 바이알에서, 아연 비스(2-메톡시이미노프로파노에이트) 48.0mg을 메톡시 프로판올 3㎖에 용해시켰다. 별도의 바이알에서, 인듐 트리스(2-메톡시이미노프로파노에이트) 125.5mg을 메톡시 프로판올 3㎖에 용해시켰다. 용액들을 투명해질 때까지 잠시 초음파 처리하였다. 각 용액의 0.5㎖을 새로운 유리 바이알에서 조합하여 In:Zn이 5:2 비율인 옥시메이트들의 3wt% 용액을 얻었다.
50μL 의 층당 잉크 및 2000rpm의 회전 속도를 이용하여 깨끗한 석영 슬라이드 (25mm X 25mm) 상에 잉크를 스핀 코팅하였다. 각 층 이후, 필름을 4분간 250℃에서 어닐링하여 인듐 아연 산화물 (IZO) 을 포함하는 반도체 재료를 수득하였다. 코팅 절차를 7개의 층들이 형성될 때까지 반복하였다. UV 흡광도는 막 두께에 따라 증가하는 것으로 보여졌다.
재료의 광응답을 테스트하기 위해, 2개의 골드 패드를 약 20nm의 최종 두께로 기판 상에 스퍼터링하였다. 3.3mm 선형 마스크를 사용하여 활성 영역을 형성하였다. 따라서, 전극들 사이의 활성 영역은 폭이 3.3mm 이고 길이가 25mm 였다. 데포지션 이후, 디바이스는 4개의 상이한 조명 조건을 이용한 IV 응답에 대해 테스트하였다: 어두움, 6W 365nm 광원, 6W 302nm 광원, 및 6W 254nm 광원 (휴대용 형광관, VWR). 램프까지의 거리는 약 13cm 였다.
도 3은 254㎚/302㎚/365 nm 광으로의 조사시 IZO 막의 IV 응답을 어두운 상태에서의 IV 곡선과 비교하여 도시한다. 검출기는 더 깊은 UV (254 nm) 에서 양호한 응답을 나타내지만, 보다 낮은 에너지에서 또는 어두움 속에서는 어떤 응답도 보여주지 않는다. UV 검출기의 감도는 보다 짧은 파장에 우선하여 254nm ~ 301nm 에서 명확한 컷 오프를 갖는다.
예 2. Ga-옥시메이트 잉크를 스핀 코팅하여 형성한 산화 갈륨 (Ga2O3) 활성층을 이용한 UV 광검출기의 형성
유리 바이알에서, 갈륨 트리스(2-메톡시이미노프로파노에이트) 282mg을 메톡시에탄올 3.6㎖에 용해시켜 4wt%의 옥시메이트 용액을 얻었다. 혼합물을 투명해질 때까지 잠시 초음파 처리하였다.
50μL 의 층당 잉크 및 2000rpm의 속도를 이용하여 깨끗한 석영 슬라이드 상에 잉크를 스핀 코팅하였다. 각 층 이후, 필름을 4분간 250℃에서 어닐링하여 산화 갈륨(III) 함유 반도체 재료를 수득하였다. UV 흡광도는 막 두께에 따라, 즉 코팅 단계들의 횟수에 따라 증가하는 것으로 관찰되었다.

예 3. Ga-하이드록사메이트 잉크를 스핀 코팅하여 형성한 산화 갈륨 (Ga2O3) 활성층을 이용한 UV 광검출기의 형성
유리 바이알에서, 갈륨 트리스(N-메톡시-하이드록사메이트) 144mg을 메톡시에탄올 3.6㎖에 용해시켜 4wt%의 옥시메이트 용액을 얻었다. 용액들을 투명해질 때까지 잠시 초음파 처리하였다. 50μL 의 층당 잉크 및 2000rpm의 속도를 이용하여 깨끗한 석영 슬라이드 상에 잉크를 스핀 코팅하였다. 각 층 이후, 필름을 4분간 350℃에서 어닐링하여 산화 갈륨(III) 함유 반도체 재료를 수득하였다.
재료의 광응답을 테스트하기 위해, 2개의 골드 패드를 약 20nm의 최종 두께로 기판 상에 스퍼터링하였다. 3.3mm 선형 마스크를 사용하여 활성 영역 (3.3 mm x 25 mm) 을 형성하였다. 데포지션 이후, 디바이스들은 6W 254nm 광원 조사하의 어두운 상태에서 IV 응답에 대해 테스트하였다.
본 발명의 실시형태들의 추가 조합들 및 본 발명의 변형들은 하기 특허청구범위에 의해 개시된다.
Claims (10)
- - 액체 캐리어, 금속 이온들을 포함하는 액체 조성물의 데포지션 단계로서, 상기 금속 이온들의 하나 이상이 옥시메이트 및 하이드록사메이트로부터 선택된 리간드에 결합되는, 상기 데포지션 단계,
- 결과적으로 UV 광검출기 재료를 초래하는 데포지션된 조성물을 프로세싱하는 단계, 및
- 상기 광검출기 재료에 전극들을 제공하는 단계를 포함하는, UV 광검출기의 제조 방법. - 제 1 항에 있어서,
상기 데포지션된 조성물을 프로세싱하는 단계는 상기 액체 캐리어를 증발시키는 단계 및 선택적으로 잔여 재료를 가열하는 단계를 포함하는 것을 특징으로 하는 UV 광검출기의 제조 방법. - 제 1 항 또는 제 2 항에 있어서,
상기 데포지션된 조성물을 프로세싱하는 단계는 산소의 존재하에서 가열하는 단계를 포함하는 것을 특징으로 하는 UV 광검출기의 제조 방법. - 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,
상기 데포지션된 조성물을 프로세싱하는 단계는 150 ~ 600℃ 온도로 가열하는 단계를 포함하는 것을 특징으로 하는 UV 광검출기의 제조 방법. - 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,
옥시메이트 및 하이드록사메이트로부터 선택된 상기 리간드에 결합되는 상기 금속 이온은 원소들 Ga, In, Zn, Al, Be, Mg, Sn, Cu, Ni, Ti, 또는 Mn으로부터 선택되는 것을 특징으로 하는 UV 광검출기의 제조 방법. - 제 1 항 내지 제 5 항 중 어느 한 항에 있어서,
상기 액체 조성물은 옥시메이트 리간드를 포함하는 것을 특징으로 하는 UV 광검출기의 제조 방법. - 제 1 항 내지 제 6 항 중 어느 한 항에 있어서,
상기 액체 조성물은 히드록사메이트 리간드를 포함하는 것을 특징으로 하는 UV 광검출기의 제조 방법. - 기판,
인쇄된 금속 산화물의 층, 및
상기 산화물의 층에 접속되는 한쌍의 전극들로서, 입사 UV 광이 상기 전극들 사이의 상기 금속 산화물의 층에 의해 흡수될 수 있는 방식으로 구성되는, 상기 한쌍의 전극들을 포함하는, 인쇄된 UV 광검출기. - 제 8 항에 있어서,
상기 산화물의 층은 갈륨 산화물 또는 인듐 아연 산화물인 것을 특징으로 하는 인쇄된 UV 광검출기. - 액체 캐리어 및 하나 이상의 리간드들을 갖는 금속 전구체를 포함하는 조성물로서,
상기 리간드들은 옥시메이트 또는 히드록사메이트 리간드를 포함하고,
상기 금속 전구체는 금속들 인듐 및 주석의 혼합물인 것을 특징으로 하는 조성물.
