Abstract

광기전력 셀들의 분야에서는, 예를 들어 광발생된 전하 캐리어들의 재결합을 감소시키고 및/또는 저항성 손실들을 감소시킴으로써 셀의 변환 효율성을 개선시키는 것, 그리고 광기전력 셀들의 제조 방법의 간소화에 주로 연구의 초점이 모아진다.

제 1 의 예시에서, 실리콘 헤테로접합 셀들은, 결정성 실리콘과의 접합들을 제조하기 위해서 성막된 비정질 실리콘 a-Si:H 의 초박층과 결부된, 결정성 실리콘 기판, c-Si 를 조합한다. a-Si:H 의 밴드갭 에너지 (1.5eV<EG<1.9eV) 는 c-Si 의 밴드갭 에너지 (1.12eV) 보다 더 높다. 헤테로접합 셀들의 제 1 발전예들은 에미터만이 a-Si:H 막에 의해 형성되는 구조들에 대해 이루어졌고, 흥미로운 효율성을 가졌다.
연구는 또한 전자-정공 쌍들의 컬렉션을 향상시키기 위해 수행되었고, 후면 전계 (BSF, Back Surface Field) 구성이 이롭다. 이 전계는 태양 전지의 전기적 특징들을, 특히 암전류의 감소에 의한 개방 회로 전압을 향상시킨다. 후면 영역으로 주입된 이후 사실상 소수가 된 캐리어들은 공핍 영역으로부터 멀리 이동한다. 후면 전계 (BSF) 는 이들을 접합측으로 나아가게 한다.
마지막으로, 컬렉션 표면, 정면을 감소시키기 위해서 새로운 아키텍쳐들이 제안되고 있다. 리어 콘택 셀들 (RCC, Rear Contact Cells) 은 에미터 및 BSF 영역들이 후면에 위치될 수 있게 하여, 정면의 금속화로 인한 섀도잉 (shadowing) 을 방지한다. 헤테로접합 셀 아키텍쳐들, 및 특히 후면에 a-Si:H 로 제조된 BSF 및 에미터를 갖는 이중 헤테로접합 셀들이 문헌들 US 7,199,395 및 US 2004/0043528 에 기재되어 있다.
더욱이, 이 아키텍쳐들은 구현하기에 비교적 길고 불량한 효율성의 우려들을 나타내 보인다.
광기전력 셀의 상이한 층들의 공간들 및 중첩들은 사실상 마스크들의 지오메트리에 그리고 성막들 간의 얼라인먼트에 허용오차들 (tolerances) 을 부여하여 단락을 방지한다. 예를 들어, 기판 상에 제조된 층들의 상이한 레벨들 사이에 양호한 얼라인먼트가 요구된다. 이로써, 후면의 지오메트리가 보다 복잡할수록, 보다 많은 로케이션 단계들이 요구된다. 허용오차는 각 로케이션 단계에서 추가되며, 이것은 디바이스의 폭을 증가시키고 그 성능들을 감소시킬 수 있다.
따라서, 높은 변환 효율성들을 얻기 위해서 간단한 후면 지오메트리의 광기전력 셀을 개발할 필요성이 남아있다.
본 발명의 목적은 컴팩트한 구조를 갖는 광기전력 셀을 제공하면서, 동시에 양호한 효율성들을 유지하기 위해서 콘택들의 형성을 용이하게 하는 것이다.
본 발명의 추가 목적은 강건하고, 구현하기에 용이하며, 기술 단계들의 수를 감소시킬 수 있는 광기전력 셀의 제조 방법을 제공하는 것이다.

도 1 에 나타낸 바와 같이, 광기전력 셀은 주표면이 제공된 제 1 전도성 타입의 기판 (1) 을 포함한다. 기판 (1) 은 결정성, 즉, 단결정성 또는 다결정성이다. 기판 (1) 은 반도체 재료, 예를 들어 Si, Ge 와 같은 타입 IV 의 재료, 이 재료들의 합금, 타입 III-V 또는 II-VI 의 재료로부터 형성된다.

제 2 전도성 타입은 제 1 전도성 타입과 반대이다.
헤테로접합은 바람직하게 비정질 재료와 동일한 단결정성 또는 다결정성 재료 사이에 있다. 이롭게도, 헤테로접합은 a-Si:H/c-Si 타입이다. 기판은 예를 들어 써멀 SiO2, Al2O3 또는 c-Si 의 표면을 패시베이션할 수 있는 임의의 재료의 층과 같은 패시베이션층을 제공할 수도 있다. 패시베이션층의 특성들은 기판과 비정질층 사이의 접합을 보존하도록 구성된다.
헤테로접합은 예를 들어 실리콘 또는 임의의 다른 적합한 재료로부터 제조되며, 예를 들어 CdS/CdTe 와 같은 접합 또는 PEDOT/PSS (폴리(3,4-에틸렌-디옥시티오펜)/폴리(스티렌술포네이트)) 와 같은 유기 재료에 의해 형성된 베이스를 갖는 접합을 들 수 있다. 또한 구리 인듐 디셀렌화물 또는 갈륨 비소화물이 사용될 수 있다.
제 1 전도성 타입의 제 1 비정질층은 바람직하게 도핑된 비정질 실리콘으로부터 제조된다. 제 1 비정질층 (2) 은 바람직하게 n-도핑된 비정질 실리콘, a-Si:H i/n 으로부터 제조된다. 제 1 비정질층은 바람직하게 후면 전계가 형성될 수 있게 한다.
제 2 전도성 타입의 제 2 비정질층 (4) 은 바람직하게 p-도핑된 비정질 실리콘, a-Si:H i/p 이다. 제 2 비정질층은 기판과 p/n 접합을 형성하며, 이것은 광기전력 셀에서 생성된 캐리어 전류가 리커버될 수 있게 한다. 이 제 2 비정질층은 또한 에미터로 불릴 수 있다.

층 (6) 은 예를 들어 플라즈마 강화 화학적 기상 증착 PECVD, 저압 화학적 기상 증착 LPCVD, 스크린 프린팅 또는 잉크젯에 의해 제조될 수 있다.

제 1 및 제 2 콘택들 (3 및 5) 은 각각 제 1 및 제 2 비정질층들 상에 연장되며, 단락의 우려를 증가시키지 않으면서 주표면 상에 콘택들의 활성 표면을 증가시키기 위해서 전기적 절연층 (6) 상에 계속된다. 이 아키텍쳐는 용이하게 저항성 손실들이 감소될 수 있게 한다. 이롭게는, 다른 반대 주표면은 광 방사선 수집 표면이 자유롭게 최적화될 수 있게 한다.
제 1 전기적 콘택 (3) 및 제 2 전기적 콘택 (5) 은 전기적으로 분리되어 있다. 콘택들은 단락을 방지하기 위해서 기판과 계면을 갖지 않으며, 바람직하게 전기적 절연층 (6) 과 동일한 표면 상에 형성된다.
바람직한 실시형태에서, 제 2 비정질층 (4) 의 일부는 전기적 절연층 (6) 을 커버하고, 이 전기적 절연층 (6) 은 제 1 비정질층 (2) 의 일부를 커버한다. 전기적 절연층 (6) 은 상이한 전도성 타입들의 비정질층들 (2 및 4) 이 절연될 수 있게 한다. 이로써 광기전력 셀의 성능이 개선되고 광기전력 셀들의 수명이 증가된다.
기판 (1) 에 전기적으로 접속된 제 2 비정질층 (4) 은 전기적 콘택들에 의해, 보다 구체적으로 제 2 전기적 콘택 (5) 에 의해 전체적으로 커버된다. 제 2 콘택 (5) 에 의한 제 2 층 (4) 의 완전하거나 또는 거의 완전한 커버링은, 부가적인 콘택 표면이 전하들의 수송에 무시할 정도의 효과를 갖는 경우라 하더라도, 광기전력 셀의 전기적 성능들이 증가될 수 있게 한다는 것이 관측되고 있다. 또한, 제 2 비정질층 (4) 이 전기적 콘택 (5) 에 의해 전체적으로 커버되기 때문에, 층 (4) 이 외부 환경으로부터 보호되며, 그 결과 그 수명이 증가된다.
전체적으로 커버된 표면들이 의미하는 것은 기판 (1) 과 계면을 갖는 층 (4) 의 표면이다. 이 표면은 95% 초과하여 커버되어야 하고, 이롭게는 100% 커버되어야 한다. 다른 한편 전기적 절연층 (6) 과 계면을 갖는 층 (4) 의 표면은 콘택 (5) 에 의해 부분적으로만 커버될 수 있다.

하나의 실시형태에 따라서, 층들 (2 및 4) 사이의 너무 많은 누설들을 방지하기 위해서는, 여러 해결책들이 가능하다. 먼저 비도핑되거나 또는 매우 약하게 도핑된 박층 (1 ~ 10 nm) 의, 도핑된 층에 의해 커버된 스택이 층 (4) 에 사용될 수 있다. 또한, 층 (2) 을 국부적으로 절연성으로 만들기 위해서, 층 (2) 을 도핑 (p 또는 수소) 함으로써 층 (2) 을 층 (4) 에 근접하도록 국부적으로 변경하는 것이 제공될 수 있다. 또한 층 (4) 을 국부적으로 변경하는 것도 가능하다.
완전히 커버된 표면이 의미하는 것은 95% 초과하여 커버되는 표면이고, 이롭게는 100% 커버되는 표면이다.
이전의 실시형태들과 조합될 수 있는 특정 실시형태에서는, 구조가 기판 (1), 제 1 비정질층 (2), 전기적 절연층 (6), 제 2 비정질층 (4), 및 전기적 콘택 (5) 을 연속적으로 포함하는 스택을 주표면에 직교하는 방향으로 포함한다. 콘택 (5) 및 제 1 층 (2) 은 기판에 직교하여 전기적 절연층 (6) 및 제 2 층 (4) 에 의해 분리된다. 콘택 (5) 과 제 1 층 (2) 사이의 오프셋은, 컴팩트한 아키텍쳐를 가질 수 있는 하나 이상의 포토리소그래피 단계들에 의해서가 아니라, 제 2 층 (4) 및 전기적 절연층 (6) 의 두께에 의해 정의된다.
이것은 상이한 층들의 보다 양호한 중첩을 또한 가능하게 하는 한편, 동시에 비정질층들 (2 및 4) 상에서의 콘택들 (3 및 5) 의 최대 커버링을 확보한다. 이것은 제 1 비정질층 (2) 과 제 2 비정질층의 전기적 콘택 (5) 사이의 직접적인 콘택의 우려들을 감소시키거나 또는 심지어 제거한다.

특정 실시형태에서는, 광기전력 셀이 하기의 방식으로 형성된다. 도 2 에 나타낸 바와 같이, 제 1 전도성 타입의 반도체 재료의 층을 포함하는 기판 (1) 이 제공되어야 한다. 기판 (1) 은 제 1 전도성 타입의 제 1 비정질층 (2) 및 전기적 절연층 (6) 을 포함하는 제 1 패턴에 의해 부분적으로 커버된다. 전기적 절연층 (6) 은 제 1 비정질층 (2) 에 의해 기판 (1) 으로부터 분리된다. 기판 (1) 및 제 1 패턴은 제 2 전도성 타입의 제 2 비정질층 (4) 에 의해 커버된다.
이러한 타입의 기판을 얻기 위해서, 서포트 기판 (1) 은 바람직하게 제 1 전도성 타입의 비정질층 (2) 에 의해 커버될 수 있다. 제 1 전도성 타입의 층 (2) 은 임의의 적합한 기술에 의해 성막되며, 예를 들어 n-도핑된 a-Si:H 의 층이다. 제 1 층 (2) 은 예를 들어 플라즈마 강화 화학적 기상 증착 PECVD, 저압 화학적 기상 증착 LPCVD 또는 대기압 화학적 기상 증착 APCVD 에 의해 성막될 수 있다. 제 1 전도성 타입 (2) 의 층은 바람직하게 성막 이후에 5nm 와 50nm 사이의 두께를 나타낸다. 이 두께 범위는 표면이 정확하게 패시베이션될 수 있게 하면서 층들 내의 저항성 손실들을 회피할 수 있게 하여 이롭다.
이 제 1 비정질층 (2) 은 전기적 절연층 (6) 에 의해 커버된다. 제 1 비정질층 (2) 및 전기적 절연층 (6) 은 바람직하게 동일한 패턴을 가지고 완벽하게 정렬되며, 즉, 측면들 (2 및 6) 이 서로 연속적이다.
전기적 절연층 (6) 의 재료는 바람직하게 플라즈마 강화 화학적 기상 증착에 의해 얻어진다. 원자층 증착 또는 플라즈마 강화 원자층 증착 기술들 (ALD, PEALD) 도 사용될 수 있다. 또한, Al2O3 과 같은 재료들을 성막하는 것도 가능하며, 선택은 구조 및 응력 제공에 따라 이루어진다.
전기적 절연층 (6) 은 바람직하게 10nm 와 2000nm 사이의 두께를 갖는다. 이 두께 범위는 양호한 트레이드 오프가 두께, 증착 시간 및 층의 절연성 사이에서 얻어질 수 있게 하여 이롭다.
이후 전기적 절연층 (6) 및 제 1 비정질층 (2) 은 전기적 절연층 (6) 에 형성된 패턴 및 제 1 층 (2) 에 형성된 패턴을 자기 정렬하도록 동일한 식각 마스크에 의해 식각된다. 이후 기판은 동일한 패턴에 의해 부분적으로 커버된다.
제 1 층 (2) 및/또는 전기적 절연층 (6) 의 표면의 일부는 바람직하게 예를 들어 레이저 조사 및/또는 습식 식각에 의해 식각될 수 있다.
이후 제 2 전도성 타입의 비정질층 (4) 은 임의의 적합한 기술에 의해 성막되고, 예를 들어 플라즈마 강화 화학적 기상 증착 PECVD, 저압 화학적 기상 증착 LPCVD 또는 대기압 화학적 기상 증착 APCVD 등에 의해 성막된 p-도핑된 a-Si:H 의 층이다. 제 2 전도성 타입의 비정질층 (4) 은 바람직하게 성막 이후 5nm 와 50nm 사이의 두께를 나타낸다. 이 두께 범위는 표면이 정확하게 패시베이션될 수 있게 하면서 층들에서의 저항성 손실을 방지할 수 있게 한다.
제 2 층 (4) 은 비선택적 방식으로 성막되며 기판 및 제 1 패턴을 커버한다.
층들 (2 및 4) 은 2개의 층들의 스택에 의해 형성될 수 있어 이롭다. 기판과 콘택하는 제 1 층은 도핑되지 않거나 또는 매우 약하게 도핑되며, 계면을 패시베이션한다. 효율적인 패시베이션이 1 과 10 nm 사이의 두께를 갖는 제 1 층에 의해 얻어질 수 있다. 제 2 층이 도핑되며 캐리어 수집에 필요한 전계를 제공한다.
이후 도 3 에 나타낸 바와 같이, 제 2 비정질층 (4) 및 제 1 패턴을 부분적으로 식각하여 제 1 비정질층 (2) 의 일부를 릴리즈하고, 기판 (1) 은 제 2 비정질층 (4) 에 의해 커버된 채로 있다. 제 2 비정질층 (4) 및 전기적 절연층 (6) 의 식각은 도 3 에 나타낸 남겨진 부분의 수준으로 제 1 비정질층 (2) 의 상부에서 수행된다. 식각은 비정질층 (2) 상에서 정지하고, 2개의 비정질층들 사이에서 수직으로 연장되는 전기적 절연성 재료의 범프를 정의한다. 그때 제 2 비정질층 (4) 및 전기적 절연층 (6) 의 표면의 일부가 바람직하게 예를 들어 레이저 조사 및/또는 습식 식각에 의해 식각될 수 있다.
나중에, 도 4 에 나타낸 바와 같이, 제 1 비정질층의 콘택 (3) 및 제 2 비정질층의 콘택 (5) 이 도전성 재료에 의해 형성되고, 2개의 콘택들은 전기적 절연층 (6) 을 부분적으로 커버하며 전기적으로 분리된다.
특정 실시형태에서, 콘택들은 제 1 비정질층 (2) 및 제 2 비정질층 (4) 상에 도전성 재료를 성막하는 것에 의해 형성된다.
도전성 콘택들 (3 및/또는 5) 은 임의의 적합한 기술에 의해, 바람직하게 분사, 전기화학적 증착, 스크린 프린팅, 증발, 또는 잉크젯에 의해 성막된다. 도핑된 영역들의 부분적이거나 또는 전체적인 공핍들을 야기시키지 않기 위해서 또는 일련의 저항 문제들을 발생시키지 않기 위해서, 전기적 콘택들의 두께는 예를 들어 성막 이후 1㎛ 와 50㎛ 사이이다.
도전성 재료를 식각하여 2개의 콘택들 (3 및 5) 을 형성한다. 이때, 2개의 콘택들 (3 및 5) 을 전기적으로 분리하고 가능하게는 제 2 층 (4) 의 2개의 부분들을 분리하기 위해서, 제 2 비정질층 (4) 을 전기적 절연층 (6) 상부에서 도전성 재료에 형성된 홀에 연장하여 식각하여 전기적 절연층 (6) 의 일부를 릴리즈할 수 있다. 콘택들 (3 및 5) 사이의 전기적 손실들을 감소시키기 위해 층 (4) 을 식각하는 것이 이롭다. 하지만, 그 낮은 전도성 때문에, 부분적으로 식각할 수도 있거나 또는 식각하지 않을 수도 있다.
바람직한 실시형태에 따르면, 도 5 의 평면도에 나타낸 바와 같이, 콘택들 (3 및 5) 은 서로 맞물리는 톱날 (crenelated) 형상을 나타내고, 콘택들은 층 (6) 에 의해 분리된다.
전기적 절연층 (6) 의 재료의 식각은 제 2 층 (4) 의 상부에서 수행된다. 식각이 수행되는 경우, 제 2 층 (4) 은, 콘택 (3) 이 제 2 층 (4) 을 형성하는 재료와 연합되는 것으로부터 방지하기 위해서 제거될 수 있다. 이 구성은 식각될 영역의 크기 (extent) 및 전기적 절연층 (6) 상부에서의 그 위치에 의존한다.
선호되는 방식으로, 전기적 절연층 (6) 은 (예를 들어 실리콘이 풍부한) 제 1 흡수층 및 (예를 들어 실리콘이 빈곤한) 제 2 보호층을 포함하고, 보호층은 제 1 전도성의 비정질층 (2) 과 콘택된다. 이후 레이저 조사는 Si이 풍부한 흡수층을 오픈하지만, 보호층의 존재로 인해 층 (2) 을 손상시키지 않는다. 이후 보호층은 습식 식각 공정에 의해 용이하게 식각된다.
흡수층은 레이저 조사에 의해 용이하게 패터닝될 수 있다.
흡수층은 바람직하게 레이저 조사에 의해 식각될 것이고 보호층은 화학적 식각에 의해 식각될 것이다.
선호되는 방식으로, 레이저 식각은 흡수층의 부분을 제거하여 그 중간에서 흡수층을 2개의 비콘택된 부분들로 분리하고 보호층의 부분을 자유롭게 남겨둔다. 이로써 보호층은 레이저 조사 식각 스톱층의 역할을 한다. 이로써 트랜치가 간단한 방식으로 전기적 절연층 (6) 에 형성된다.
전기적 절연층 (6) 의 식각이 제 1 비정질층 (2) 까지 연장되는 경우, 전기적 절연층은 그 두께가 전체적으로 식각되고, 전기적 절연층 (6) 의 2개의 기본 (elementary) 패턴들이 존재하며, 그 중 하나는 기판 (1)/제 1 비정질층 (2)/ 전기적 절연층 (6)/제 2 비정질층 (4)/전기적 콘택 (5) 에 의해 형성된 스택에 의해 사용된다.
선호되는 방식으로, 전기적 절연층 (6) 은 콘택들 (3 및 5) 사이의 공간을 남겨두고 층 (2) 을 보호하기 위해서 완벽하게 식각되지 않는다.
제 2 비정질층 (4), 도전성 재료 및/또는 가능하게는 전기적 절연층 (6) 의 일부의 식각은 바람직하게 레이저 조사에 의한 단일 단계로 수행될 수 있다.
식각이 전기적 절연층 (6) 상부에서 수행되기 때문에, 이 층 상부에 레이저를 정렬시키는 것이 그야말로 충분하다. 이로써 제 2 비정질층 (4) 및 콘택 (5) 의 측면들 중 하나는 자기 정렬되어, 콘택 (5) 에 의한 제 2 층 (4) 의 완전하거나 또는 거의 완전한 커버링을 갖는다. 콘택들 (3 및 5) 은 전기적 절연층 (6) 상부에서 동일한 거리에 의해 분리된다. 따라서, 콘택들 (3 및 5) 사이에는 단락이 없다.
이로써, 광기전력 셀은 얼라인먼트들을 요구하는 기술적 단계들에 대한 낮은 공차값들을 가지며, 높은 효율성들을 달성하면서 동시에 단락들의 우려들을 제한할 수 있다.
구현하기에 강건하고 용이하며, 그리고 산업적 생산과 양립가능한 처리량을 확보하는 제작 방법에 의해 광기전력 셀을 구현할 수 있기 위해서는, 레이저 조사에 의한 식각을 수행하는 것이 이롭다. 레이저 조사는 바람직하게 600nm 미만의 파장, 0.01J/cm2 와 10J/cm2 사이의 플루언스 (fluence), 10kHz 와 10,000kHz 사이의 주파수 및 1㎛ 와 100㎛ 사이의 피치로 수행될 것이다.
바람직하게, 레이저 조사는 전기적 절연층 (6) 의 일부, 제 2 비정질층 (4) 의 일부 및 전기적 콘택들 (3 및 5) 을 단일의 단계로 식각하기 위해서 사용된다.
다른 실시형태에서, 적어도 식각들의 일부는 습식 식각 공정에 의해 수행될 수 있다. 지속기간은 2 분이며 식각 용액은 2% 의 HF 이다.
전기적 절연층은 마스크의 기능을 수행하며, 이것은 예를 들어 포토리소그래피, 금속성 마스크들 또는 스크린 프린팅과 같은 산업화하기에 보다 어려운 보다 종래의 기술들과 달리, 레이저 조사 또는 화학적 식각과 같이 용이하게 산업화되어 있는 기술을 사용하고, 그리고 광기전력 셀들을 제작하기에 필요한 단계들의 수를 감소시킴으로써 방법이 간소화될 수 있게 한다.
층들 (2 및 4) 은 이중 헤테로접합 셀을 형성하기 위해서 비정질층들로서 제공되지만, 하나 및/또는 다른 것에 대해 다른 결정성 구조가 사용될 수 있다. 당업자는, 예를 들어 전기적 절연층 (6) 상의 제 2 층 (4) 의 크기를 변경하거나, 또는 재료들 (2 및 6) 로부터 제조된 패턴의 에지들 상에 스페이서를 형성하기 위해서, 상술된 상이한 층들의 로케이션의 추가 단계들이 가능하다는 사실을 알 것이다.
특정 실시형태에 따르면, 예를 들어 층 (6) 에 의해 커버되는 층 (2) 의 영역이 10㎛ 미만으로 매우 협소하다면, 층들 (2 및 4) 은 반전될 수 있다.
Claims (10)
- - 주표면이 제공된 제 1 전도성 타입의 반도체 기판 (1),
- 상기 반도체 기판 (1) 의 주표면과 콘택하는 상기 제 1 전도성 타입의 반도체 재료의 제 1 비정질층 (2),
- 상기 제 1 비정질층 (2) 상에 형성된 제 1 전기적 콘택 (3),
- 상기 반도체 기판 (1) 의 주표면과 콘택하는 제 2 전도성 타입의 반도체 재료의 제 2 비정질층 (4),
- 상기 제 2 비정질층 (4) 상에 형성된 제 2 전기적 콘택 (5), 및
- 전기적 절연층 (6) 을 포함하고,
상기 전기적 절연층 (6) 이 상기 제 1 비정질층 (2) 상에 완전히 형성되고, 상기 제 1 및 제 2 전기적 콘택들 (3,5) 이 상기 전기적 절연층 (6) 상에 연장되는 것을 특징으로 하는 광기전력 셀. - 제 1 항에 있어서,
상기 제 2 비정질층 (4) 은 상기 제 2 전기적 콘택 (5) 에 의해 전체적으로 커버되고 상기 전기적 절연층 (6) 을 커버하는 것을 특징으로 하는 광기전력 셀. - 제 1 항 또는 제 2 항에 있어서,
상기 반도체 기판 (1) 에 전기적으로 접속되는 제 2 비정질층 (4) 이 전체적으로 상기 제 2 전기적 콘택 (5) 에 의해 커버되는 것을 특징으로 하는 광기전력 셀. - 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,
상기 반도체 기판 (1) 의 주표면은 상기 제 1 비정질층 (2) 및 상기 제 2 비정질층 (4) 에 의해 완전히 커버되는 것을 특징으로 하는 광기전력 셀. - 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,
상기 전기적 절연층 (6) 은 제 1 흡수층 및 제 2 보호층을 포함하는 것을 특징으로 하는 광기전력 셀. - 제 5 항에 있어서,
상기 전기적 절연층 (6) 의 상기 제 1 흡수층은 그 중간에서 2개의 비콘택된 부분들로 분리되어, 상기 제 2 보호층의 부분을 자유롭게 남겨두는 것을 특징으로 하는 광기전력 셀. - 제 1 항 내지 제 6 항 중 어느 한 항에 있어서,
상기 반도체 기판 (1), 상기 제 1 비정질층 (2), 상기 전기적 절연층 (6), 상기 제 2 비정질층 (4), 및 상기 제 1, 제 2 전기적 콘택들 (3,5) 중 하나를 상기 주표면에 직교하는 방향으로 연속적으로 포함하는 적어도 하나의 스택을 포함하는 것을 특징으로 하는 광기전력 셀. - 하기의 단계들:
- 제 1 전도성 타입의 반도체 재료의 층을 포함하는 기판 (1) 을 제공하는 단계로서, 상기 기판 (1) 은 상기 제 1 전도성 타입의 제 1 비정질층 (2) 및 전기적 절연층 (6) 을 포함하는 제 1 패턴에 의해 부분적으로 커버되고, 상기 전기적 절연층 (6) 은 상기 제 1 비정질층 (2) 에 의해 상기 기판 (1) 으로부터 분리되고, 상기 기판 (1) 및 상기 제 1 패턴은 제 2 전도성 타입의 제 2 비정질층 (4) 에 의해 커버되는, 상기 기판 (1) 을 제공하는 단계,
- 상기 제 1 비정질층의 일부를 릴리즈하기 위해서 상기 제 2 비정질층 (4) 및 상기 제 1 패턴을 부분적으로 식각하는 단계로서, 상기 기판 (1) 의 일부가 상기 제 2 비정질층 (4) 에 의해 커버된 채로 남겨진, 상기 제 2 비정질층 (4) 및 상기 제 1 패턴을 부분적으로 식각하는 단계,
- 도전성 재료에 의해 상기 제 1 비정질층 (2) 의 제 1 콘택 (3) 및 상기 제 2 비정질층 (4) 의 제 2 콘택 (5) 을 형성하는 단계로서, 상기 2개의 콘택들 (3,5) 은 상기 전기적 절연층 (6) 을 부분적으로 커버하고 전기적으로 분리되어 있는, 상기 제 1 콘택 (3) 및 제 2 콘택 (5) 을 형성하는 단계를 포함하는 것을 특징으로 하는 광기전력 셀의 제조 방법. - 제 8 항에 있어서,
상기 제 1 및 제 2 콘택들 (3,5) 은:
- 상기 제 1 및 제 2 비정질층들 (2,4) 상에 상기 도전성 재료를 성막하고,
- 상기 전기적 절연층 (6) 의 일부를 릴리즈하고 상기 2개의 콘택들 (3,5) 을 전기적으로 분리하기 위해서 상기 전기적 절연층 (6) 상의 상기 도전성 재료 및 상기 제 2 비정질층 (4) 을 식각하는 것에 의해 형성되는 것을 특징으로 하는 광기전력 셀의 제조 방법. - 제 9 항에 있어서,
상기 전기적 절연층 (6) 은 보호층 및 흡수층을 포함하고,
상기 식각은 레이저 조사에 의해 수행되어 단지 상기 흡수층의 부분만을 제거하여, 상기 흡수층을 2개의 비콘택된 부분들로 분리하고 상기 보호층의 부분을 자유롭게 남겨두는 특징으로 하는 광기전력 셀의 제조 방법.
