Abstract

Description
본 발명은 반도체 나노선들의 네트워크로부터 형성되는 방사형 접합(radial-junction) 전자 구조들(예를 들어, n-i-p형, p-i-n형, n-p형, p-n형 또는 텐덤 셀(tamdem cell)형)의 제조에 관한 것이다. 본 발명은 저비용 광기전 태양 전지(photovoltaic solar cell)들의 제조시 특히 적용된다.
태양 에너지는 인간 사회의 지속적인 발전을 지원하는 가장 풍부한 신재생 에너지원이다. 온실 가스의 배출을 감소시키기 위해 광기전 에너지 기술들을 장려하는 것은 필수적이다. 그러나, 종래 전기 요금에 대한 와트(watt) 당 비용 관점에서 패리티(parity)에 도달하는 광기전 기술들도 또한 중요하다.

박막 평면 접합과 다른 형태의 태양 전지 전자적 접합들이 개발되어 있다. 이들 한계들과 단점들을 극복하기 위해 p-i-n 방사형 접합형의 구조를 갖는 전자적 접합이 최근에 제안되었다. 이 새로운 방사형 접합 구조는 먼저 p 도핑된 반도체 층, 다음으로 진성 반도체 층(ⅰ), 마지막으로 n-도핑된 반도체 층을 증착하여 얻어지는 p-i-n 전자적 접합에 대한 물리적 지지체로서 역할을 하는 나노선들의 네트워크를 제조하는 것으로 이루어진다. 따라서, 3D 구조를 갖는 p-i-n 방사형 접합은 상기 나노선들의 네트워크 위에 구현된다. 나노선들의 숲(forest)은 전방향의 광 트랩핑(trapping)을 보이며, 광범위한 파장의 가시 스펙트럼 및 근적외선 스펙트럼에 걸친(over) 흡수를 가능케 한다. 방사형 접합 구조는 캐리어들의 분리(separation) 거리로부터 광흡수 길이를 분리(decouple)시킬 수 있다.
방사형 접합 태양 전지들의 가능성은 단일 실리콘 나노선(Tian, Zheng et al 2007) 또는 Ⅲ-Ⅴ 반도체 나노선(Thunich, Prechtel et al. 2009)에서 먼저 확인되었다. 방사형 접합 태양 전지들은 또한 정렬된 또는 무작위의 수직 실리콘 나노선들의 네트워크 위에(over) 만들어졌다(Tsakalakos, Balch et al. 2007; Yu, O’Donnell et al. 2010). 이 적용에 적합한 실리콘 나노선 네트워크들은 결정질 실리콘에서 위에서 아래 방향(top-down)으로의 에칭 기술들(Garnett and Yang 2010; Lu and Lal 2010) 또는 아래에서 위 방향(bottom-up)으로의 성장 기술, 예를 들어 증기-액체-고체(VLS) 기술(Schmid, Bjork et al. 2008; Yuan, Zhao et al. 2009; Schmidt, Wittemann et al. 2010)에 의해 얻어질 수 있다.
VLS 해결 방법은 기체상(gaseous phase) 전구체들로부터 나노선의 성장을 촉진시키고(catalyze) 나노선 등의 1차원 고체 구조물을 성장시키기 위해 액체상 촉매의 액적(drop)을 이용하는 것이다. VLS 기술은 다양한 측면에서 나노선 제조 방법을 개선시킨다. VLS 나노선 제조 방법은 보다 제어가능하다. VLS 방법은 매우 효율적으로, 매우 큰 크기의 기판들에 걸쳐(over) 확장하는 것(scaling)이 가능하다. 마지막으로, VLS 방법은 또한 저온 성장과 호환되고(compatible with) 다수의 저비용 기판들에 적용된다. 그러나, 실리콘 나노선 상에서 VLS 기술로 제조된 방사형 접합 태양 전지의 성능은 현재 0.1 내지 2 % 정도의 효율로 여전히 다소 제한적이다(Tsakalakos, Balch et al. 2007; Th, Pietsch et al. 2008; Gunawan and Guha 2009; Perraud, Poncet et al. 2009). 이 제한된 효율은 3D 방사형 구조로 박막 전지들 또는 평면 결정질 실리콘에 대하여 확립된 지식들을 옮기는 것이 사소한 작업이 아니라는 사실을 증명한다. p-i-n 방사형 접합의 광학 구조는 지금까지 실리콘 나노선들의 네트워크 상에 만들어졌다. 이 새로운 구조는 완전히 새로운 측면의 3D 구조를 갖는 고성능 태양 전지들의 제조와 설계를 도입하였다. 오늘날, 방사형 접합 전지들은 5 내지 6 %의 효율을 갖도록 제조된다.
VLS 방법에 의한 실리콘 나노선들의 성장은 금속 촉매로서 금(gold)의 사용에 기초하고 있다. 그러나, 금의 녹는점(Tm = 1064 ℃)은 고온의 기판을 필요로 한다. 또한, 금은 실리콘의 금지대(forbidden band) 중간에 깊은 수준(deep level)의 전기적 결함들을 발생시키는 중요한 단점이 있다. 금에 의해 생기는 오염(contamination)과 매우 높은 비용은 VLS 성장 단계와 박층들의 스택의 증착 단계 사이에서 잔류 금의 회수 단계가 행해지는 이유를 설명한다. VLS 방법에 의한 실리콘 나노선들의 성장은 금속 촉매로서 인듐, 주석 또는 갈륨을 사용하여 이미 이루어져 왔다(Alet, Yu et al 2008; Yu Alet et al. 2008, Yu ODonnell et al 2009). 또한, 주석은 금(Au)의 경우와 달리, 실리콘 금지대의 중간에 전기적 결함들을 발생시키지 않는다.
한편, 화학 기상 증착법(chemical vapour deposition)에 의해 제조된 전자적 접합(p-n, n-p, p-i-n 또는 n-i-p)의 도핑은 일반적으로 화학 기상 증착 공정 동안의 일부 도펀트 가스들 사용에 기초한다. 전자적 접합의 제조는 적어도 두 개의 도펀트 가스들을 사용할 필요가 있고, 제1 도펀트 가스는 n형 도핑을 위한 것이고, 제2 도펀트 가스는 p형 도핑을 위한 것이다. 현재, 증착된 상이한 층들 사이의 상호 오염(cross-contamination)을 피하기 위해, 일부 도펀트 가스들의 사용은 증착 챔버의 세척을 위한 복잡한 문제들을 발생시킨다. 도펀트 가스들은 실제로는 증착 챔버의 내부 벽들을 피복하고, 상이하게 도핑된 층들의 증착 단계의 이후 단계 동안 재순환된다. p-i-n 또는 n-i-p 접합의 경우, 동일한 증착 반응기(deposition reactor)에서 증착된 진성 층(intrinsic layer) 밑에 있는 층의 p 또는 n 도펀트를 갖는 진성 층의 오염을 피하기는 매우 어렵다. 한편, B2H6 또는 PH3와 같은 도펀트 가스들은 독성 가스들이다.

c) 잔류 금속 골재들의 비활성화 단계,
d) 하나 또는 몇 개의 전구체 가스들 및 하나의 도펀트 가스의 존재 하에서, 상기 도핑된 반도체 나노선들 상에 제2 반도체 물질의 적어도 하나의 박막의 화학 기상 증착 단계-상기 도펀트 가스는 제2 도핑 형태로 상기 제2 반도체 물질을 전자적으로 도핑할 수 있고, 상기 제2 반도체 물질의 상기 적어도 하나의 박층은 상기 도핑된 반도체 나노선들에 공형(共形)되게(conformally) 증착되어 제1 도핑 형태로 도핑된 상기 반도체 나노선들과 제2 도핑 형태로 도핑된 상기 적어도 하나의 박층 사이의 적어도 하나의 방사형 전자적 접합 나노구조를 형성함-,
- a) 금속 골재들의 형성 단계, b) 도핑된 반도체 나노선들의 성장 단계, c) 금속 골재들의 비활성화 단계 및 d) 화학 기상 증착 단계는 동일한 진공 증착 챔버에서 연속적으로 수행된다.
바람직한 실시형태에 따르면, 적어도 하나의 방사형 전자적 접합 반도체 나노구조의 제조 방법은 c) 잔류 금속 골재들의 비활성화 단계와 d) 제2 도핑된 반도체 물질의 적어도 하나의 박층의 화학 기상 증착 단계 사이에 중간 단계를 포함하고, 상기 중간 단계는 상기 도핑된 반도체 나노선들 상에 공형(共形)되게, 제3 비-도핑(또는 진성) 반도체 물질의 또 하나의 박층의 하나 또는 몇 개의 전구체 가스들의 존재 하에서 화학 기상 증착 단계를 포함하고, 상기 도핑된 반도체 나노선들은 p 도핑되고, 제2 반도체 물질의 상기 적어도 하나의 박층은 n 도핑되어 p-i-n 방사형 전자적 접합 반도체 나노구조들을 형성하거나, 또는 각각 상기 도핑된 반도체 나노선들은 n 도핑되고 상기 제2 반도체 물질의 적어도 하나의 박층은 p 도핑되어 n-i-p 방사형 전자적 접합 반도체 나노구조들을 형성한다.
본 발명 방법의 다양한 특정 측면에 따르면:

우리는 VLS형 제조 방법을 사용하여 단순화된 방식으로 방사형 전자적 접합 나노구조들을 제조한다.
보다 구체적으로는, 금속 촉매를 사용하여 실리콘 나노선들을 성장시키는 것은 후술하는 바와 같이, 아래에 있는 있는 도핑된 층의 도펀트 가스에 의한 진성 반도체 물질 층의 오염 문제를 해결한다.
우리는 종래 PECVD 플라즈마 증착 시스템에 박막 태양 전지 구조의 실리콘 나노선 구조를 통합하는 기술을 개발하였다. 저융점을 갖는 인듐 및 주석과 같은 촉매의 사용은 200℃ 미만의 온도에서 실리콘 나노선들이 성장하게 하는 반면에, 금과 같은 촉매를 사용함으로써 생성되는 금지대의 중간에 깊은 수준에서의 오염을 피하게 한다. 본 발명은 도펀트 가스를 사용하지 않고, 촉매에 의해, 있는 그대로의 상태로(in situ), n형 또는 p형 반도체 나노선들을 도핑하기 위한 금속 촉매 성장 단계를 사용한다.
우리는 상이한 금속 촉매를 사용하여, 반도체 나노선들, 예를 들어 실리콘 나노선들의 중심(core)의 도핑을 수행한다. 예를 들어, 비스무트는 실리콘 나노선들에 얕은(low deep) n형 도핑을 도입하기 위해 사용된다. 갈륨 또는 인듐은 실리콘 나노선들에 p형 도핑을 생성한다. 반도체 나노선들의 성장 동안 도펀트의 혼입(incorporation)은 종래 플라즈마 화학 증착(plasma-enhanced chemical deposition; PECVD)하는 디바이스에서 나노선 성장의 VLS형 방법 동안에, 그 자리에서(in situ) 이루어질 수 있다.
p-n형 또는 p-i-n형의 방사형 구조에서 도펀트들의 확산을 방지하기 위해, 증착 온도는 가능한 낮게 되도록 정확하게 제어된다. 증착 온도를 감소시키는 것은 저비용 박막 구조 증착 방법들에 반도체 나노선들을 통합하기 위해 중요하다. 우리는 반도체 나노선들의 성장 온도를 감소시키기 위해 비스무트 또는 비스무트와 주석의 합금을 선택하였다.
본 발명의 바람직한 실시형태에 따르면, 금속 촉매로서 비스무트 또는 비스무트의 합금을 사용하여, 저온에서 실리콘 나노선들을 제조하고, 실리콘 나노선들에 금속 촉매를 혼입함으로써 도핑을 조절한다. 비스무트는 얕은 수준(shallow level)으로, 실리콘 전도대(conduction band) 아래의 160 mV로, n형 도핑을 도입시킨다. 도 1a 및 1b는 350℃에서 VLS 방법의 (순수한) 비스무트의 액적들(droplet)에 의해 제조되는 실리콘 나노선들을 나타낸다. 도 1b는 도 1a의 실리콘 나노선들의 확대도를 나타낸다. 도 1a 및 1b에서 관찰할 수 있는 바와 같이, 순수한 비스무트 촉매에 의해 얻어진 실리콘 나노선들은 비교적 무작위의 곡률과 방향을 나타낸다. 이런 이유로 촉매는 또한 실리콘 나노선들의 형태(morphology)를 조절하기 위해 사용될 수 있다.
나노선들은 수십 나노미터에서 수백 나노미터, 또는 심지어 수 마이크로미터를 포함하는 길이를 갖는다.
도 2 및 3은 500℃의 온도에서 VLS 방법에 의해 얻어지는 실리콘 나노선들을 나타낸다. 사용된 금속 촉매는, 도 2의 경우 비스무트와 주석의 합금이고, 도 3의 경우 순수한 주석이다. 도 3에서 관찰할 수 있는 바와 같이, 비스무트와 주석의 합금을 형성하기 위한 주석의 첨가는 나노선을 더 직선 형태가 되게 하고, 동일한 온도에서 나노선이 더 빠른 속도로 성장하게 한다. 순수한 주석은 실리콘 도핑을 도입시키지 않는다.
우리는 실리콘 나노선의 n형 도핑을 위한 비스무트 합금, 또는 실리콘 나노선의 n형 도핑을 위한 갈륨 합금을 사용한 실리콘 나노선들의 성장 온도를 정확하게 제어하는 것을 제안한다. 보다 구체적으로, 비스무트(또는 갈륨)와 주석 합금의 녹는점은 유의적으로 감소될 수 있다. 도 4는 두 성분들의 상대적 비율의 함수로서 비스무트와 주석 합금의 상평형도를 나타낸다. 액상선(liquidus line)은 Bi-Sn 합금이 완전히 액체가 되는 범위(L로 나타냄)를 정한다. 고상선(solidus line)은 Bi-Sn 합금이 완전히 고체가 되는 범위를 정한다. 고상선과 액상선의 사이에서, 합금은 부분적으로 액체이고 부분적으로 고체이다. Bi 비율이 0% 내지 43%로 포함되기 위하여, Bi-Sn 합금 조성물의 넓은 범위에 걸쳐, 합금의 녹는점이 232℃ 미만으로 유지된다. Bi의 상대적 농도가 43%가 되기 위해, 공융점(eutectic point)은 단지 139℃ 미만이다. 이것은 실리콘 나노선들의 성장 온도를 매우 유의적으로 감소시키고 실리콘 나노선 적용들을 개발하기 위한 매우 흥미로운 가능성을 제공한다.
우리는 또한 비스무트(n형 도핑용) 또는 갈륨(p형 도핑용)의 합금을 사용하여, 실리콘 나노선 성장 동안 혼입된 도펀트의 오염을 효율적으로 제어하기 위한 방법을 제안한다. 실제로, 주석은 실리콘 나노선들에서 도핑으로 도입되지 않는다. 다른 성장 파라미터들(특히, 온도)과 결합하여, 주석과의 합금에서 각각 비스무트, 또는 갈륨 농도의 조절은 실리콘 나노선들에서 Bi 또는 Ga 도펀트의 혼입을 조절하는 효율적인 방식이다. 이 방법은 또한 실리콘 나노선들의 형태를 조절한다.
비스무트를 포함하는 금속 촉매를 사용한 VLS 방법에 의한 실리콘 나노선들을 기초로 하여, 우리는 방사형 전자적 접합 구조를 갖는 태양 전지를 제조하였다.
도 5는 본 발명의 일 실시형태에 따른 방사형 전자적 접합 나노구조들의 제조 방법의 단계를 개략적으로 나타낸다.
일 실시형태에 따르면, 실리콘 나노선들은 순수한 비스무트에 기한 금속 촉매의 나노액적들로부터 성장된다- a) 및 b) 단계. 수소 플라즈마에 의한 기판의 전처리(~1 ㎛의 알루미늄 도핑된 ZnO 층으로 덮힌 유리와 비스무트의 박층의 플레이트로 구성됨)는 PECVD 반응기에서 기판의 이동(transfer) 동안 Bi의 산화된 표면을 세척되게 한다. Bi에 적용된 수소 플라즈마는 표면에서 잔류 산화물 층을 제거하여, 비스무트를 비활성화되게 한다. 수소 플라즈마는 또한 비스무트 또는 금속 합금의 층을 나노액적으로 변형시킨다. 금속 촉매와 전구체 가스의 나노액적들의 존재하여 나노선이 성장되며, 기판은 촉매가 액체 상태인 온도에 있다. 촉매가 순수한 비스무트인 경우, 성장 온도는 예를 들어 275℃(순수한 비스무트의 녹는점 271.33℃보다 높음, 도 4 비교)이다. 촉매가 합금인 경우, 기판은 합금의 액화(liquefaction) 온도 이상의 온도, 즉 고려되는 합금의 상평형도에서 액상선을 위의 온도로 가열된다. 따라서 n-도핑된 실리콘 나노선들로 피복된 기판이 얻어진다. 실리콘 나노선들은 약 0.5 내지 10 마이크로미터의 길이를 갖는다. 그 때, 기판의 온도는 촉매의 고화(solidification) 온도, 예를 들어 180℃ 보다 낮은 값으로 감소되고, 여기서 순수한 비스무트는 고체이고 촉매로서 비활성이다(도 5의 방법의 c 단계). 촉매가 합금인 경우, 온도는 고려되는 합금의 상평형도에서 고상선 아래를 지나도록 감소된다. 180℃의 온도에서 및 동일한 증착 챔버에서 진성 무정질 실리콘의 박층의 증착은 도 5에서 도시되지 않은, 실리콘 나노선들과 공형(共形)되게(conformally) 덮히도록 수행된다. 예를 들어, 진성 실리콘 층은 전구체 가스(실란)의 혼합물 및 수소의 혼합물의 존재 하에서 플라즈마 증착에 의해 증착되어, 도핑되지 않은 수소화된 비정질 실리콘의 층을 형성한다. 진성 실리콘 층의 두께가 방사형 접합 구조의 전류-전압 성능을 최적화하기 위해 균일한 것은 중요하다. 마지막으로, 여전히 동일한 증착 챔버에서, 전구체 가스(예를 들어, 실란)와 p형 도펀트 가스(예를 들어, 트리메틸보론(trimethylbore) 또는 TMB, B2H6보다 덜 독성임)의 혼합물로부터, p+ 도핑된 수소화된 비정질 실리콘의 박층의 증착이 수행된다(도 5의 방법의 d 단계). 따라서, p-i-n형의 완전한 방사형 접합을 갖는 나노구조가 얻어진다. 단일 도펀트 가스가 이 방사형 접합 나노구조를 실현하는데 사용되고 나노선들의 중심의 도핑은 오직 금속 촉매로부터 유래되는 것으로 관찰된다. 단일 도핑 가스의 사용은 TMB와 같은 도펀트 가스를 선택하게 하고, 이 도펀트 가스는 다이보란(diborane) 또는 포스핀(PH3)과 같은 도펀트 가스들보다 덜 위험한 가스로 분류되고, 이 도펀트 가스는 제조 방법의 안전성을 증가시킨다.
바람직하게는, 방사형 접합의 중심에 n 도핑된 실리콘 나노선들은 결정질 실리콘으로 이루어진다. 200℃ 미만의 온도에서 마이크로결정질 실리콘에 기초한 나노선들의 성장시키는 것과 p 도핑된 마이크로결정질 층(흡수체(absorber)가 마이크로결정질 실리콘인 nip 방사형 접합을 형성함)을 갖는 성장을 유지시키는 것은 쉽다.
특정 실시형태에 따르면, 진성 층이 비정질 실리콘에 기초한 경우에는, 상기 방법은, 진성 실리콘 층의 증착 전에 나노선에 증착되는, 버퍼 층으로 불리는, 비정질 층을 형성하는 추가 단계를 포함하며, 버퍼 층은 나노선과 동일한 도핑 형태를 갖는다. 큰 갭 및 나노선과 동일한 도핑 형태를 갖는 이 버퍼 층은 나노선과 진성 층 사이의 인터페이스에서 전자-정공 쌍들의 재조합을 감소시켜서, 전지의 효율을 증가시킨다.
또 다른 특정 측면에 따르면, n 도핑된 비정질 층, 비정질 i 층 및 비정질 p 층의 동일한 반응기에서의 증착을 완료시킬 수 있으므로, 따라서 NIP/NIP 텐덤 전지를 얻을 수 있다.
n 도핑된 실리콘 나노선의 성장이 완료된 후에, 촉매를 비활성화시키는 또 다른 방법은, 실리콘 나노선들의 성장과 방사형 접합을 형성하는 박층들의 증착을 수행한 것과 동일한 반응기에서 수소 플라즈마를 적용함으로써 잔류 촉매를 에칭하는 것이다. 이 경우에는, 에칭 플라즈마의 적용 시간은 나노선들의 크기가 감소되는 것을 방지하거나 또는 나노선들을 완전히 에칭하기 위해 제한된다. 또 다른 실시형태에서, 도핑된 반도체 나노선들의 박층과 공형(共形)된(conformal) 증착 단계를 진행하기 전에 촉매를 비활성화시키는 것이 필요하지 않은 경우, 촉매는 나노선 성장의 마지막 단계에서 완전히 소모될 수 있다.
본 발명의 제조 방법은 200℃ 내지 400℃의 온도에서, 단일 증착 챔버에서 완전히 수행된다.
비스무트 또는 주석과 비스무트의 합금에 기초한, 사용된 금속 촉매의 이점은 나노선 성장 및 박층 증착과 동일한 반응기에서 촉매를 비활성하거나 또는 촉매를 제거할 수 있다는 것이다. 나노선 성장의 마지막에 촉매를 제거하기 위해 샘플을 제거하거나 샘플을 또 다른 챔버로 이동시키는 것도 아니며, 진공 증착 챔버를 개방하는 것도 필요하지 않다. 비교로서, 금이 촉매로 사용되는 VLS 방법들에서는, 진성 층의 오염을 방지하기 위해 나노선 성장의 마지막에 잔류 금을 모두 제거하는 것이 필요하다.
도 6은 본 발명의 바람직한 실시형태에 따라 얻어지는 방사형 접합 나노구조를 개략적으로 나타낸다. 예를 들어, 기판(1)은 ZnO 층으로 덮혀지는 유리 기판과 같은, 저비용 기판이다. 나노선(2)의 중심은 n 도핑되었고; 나노선(2)은 진성 실리콘의 박층(3)으로 공형(共形)되게 덮혀지고, 그 다음 p 도핑된 실리콘의 박층(4)으로 덮혀진다. 예를 들어, 진성 실리콘의 박층(3)은 태양 광을 흡수하는데 사용된다. 방사형 접합을 형성하는 n 도핑된 나노선(2)과 p 도핑된 박층은, 높은 내부 전계로 인해 서로 매우 가까이 있고, 캐리어들의 증가된 간격(separation)을 생성한다.
도 7a, 7b 및 7c는 본 발명의 일 실시형태에 따라 얻어지는 방사형 접합 나노구조들의 현미경 사진들을 나타낸다. 방사형 접합 나노구조들은 기본적인 방사형 접합들의 숲을 형성하며, 이 구조들은 광의 트랩핑을 개선시킨다. 그러나, 방사형 접합 구조의 전체 두께는 200 nm 미만으로 유지된다. 20 nm의 두께를 갖고 11 내지 13 mA/cm2의 전류밀도를 갖는, 본 발명에 따른 방사형 접합 나노구조들을 위한 제조 시간은 약 20 분까지 감소된다. 비교로서, 대략 2 마이크로미터의 두께를 갖는 마이크로결정질 태양 전지들의 제조 시간은 약 2 시간이다. 실리콘 나노선들을 갖는 방사형 접합 구조들의 제조 비용은 다결정질 실리콘의 평면 접합의 제조 비용보다 훨씬 적다.
도 8은 상이한 전자적 접합의 나노구조의 전류-전압(또는 I-V) 곡선을 나타내고, 특히 본 발명의 두 실시형태들에 따라 얻어진 방사형 접합 나노구조들의 전류-전압(또는 I-V) 곡선을 나타낸다. 사각형 표시로 나타낸 곡선은 비교 샘플, 즉 비스무트로 도핑되지 않은 실리콘 나노선들을 갖는 평면형 p-i-n 접합에 해당한다. 원으로 나타낸 곡선은 비스무트로 도핑된 실리콘 나노선들로부터의 p-i-n 방사형 접합 나노구조들의 샘플에 해당하며, 나노선들은 약 0.5 ㎛의 길이를 갖는다. 삼각형으로 나타낸 곡선은 비스무트로 도핑된 실리콘 나노선들로부터의 p-i-n 방사형 접합 나노구조들의 샘플에 해당하며, 나노선들은 약 1 ㎛의 길이를 갖는다. 도 8의 I-V 곡선들에서, 도펀트 촉매로서 비스무트와 도핑된 실리콘 나노선들의 사용은 0.54 V 내지 0.72 V의 전압 값(Voc)을 증가시킨다는 것이 관찰되었다. 또한, 짧은 나노선들보다 긴 나노선들을 사용하면, 단락 전류(short-circuit current)가 증가된다는 것이 명확하게 관찰되었다. 긴 나노선들은 더 우수한 광 트래핑 효과, 짧은 나노선들에 대해 6 mA/cm2에서 8 mA/cm2으로 전류(electric current)의 증가(제한된 광 트래핑과 관련됨), 및 긴 나노선들에 대해 12 mA/cm2으로 전류의 증가(강한 광 트래핑과 관련됨)를 허용한다. 이것이, 촉매로서 비스무트를 사용하는, 실리콘 나노선들로부터 방사형 접합 구조 태양 전지의 제조를 용이하게 하는 것을 확인하였다. 또한, Voc에 의해, 실리콘 나노선들에서 금속 촉매에 의해 감소된 효율적인 n형 도핑을 Ⅰ-Ⅴ 곡선들로 확인하였고, 이 효율적인 도핑은 증착 반응기에서 임의의 n형 도펀트 가스가 없는 경우 전압 Voc을 증가시킨다.
본 발명의 하나의 목적은 단일 접합에 대해 10 내지 12 %의 효율과 텐덤 접합에 대해 14%의 효율을 갖는 태양 전지를 제조하는 것이다. 도핑된 실리콘 나노선들로 얻어진 최적의 텍스쳐(optimal texture)는 ZnO 기판 또는 유리의 표면을 텍스쳐링하는 방법을 사용하는 것을 회피시키고, 텍스쳐링 방법은 추가 비용을 의미한다.
방사형 접합 나노구조들의 제조 방법은 저온에서 수행된다. 바람직하게는, 기판의 온도는 PECVD 박막 증착과 비교하여 350 내지 400℃ 미만의 온도를 유지한다. 촉매가 비스무트인 경우, 온도는 약 275℃ 미만으로 유지될 수 있다. 바람직한 실시형태에 따르면, 우리는 주석과 비스무트의 합금(예를 들어 ~10%의 Bi)을 사용하여 n 도핑된 나노선을 제조하거나 또는 주석과 갈륨의 합금(예를 들어 10%의 Ga)을 사용하여 p 도핑된 나노선을 제조한다. 이 방법은 많은 저비용 기판, 예를 들어 유리, 저비용 금속, 폴리머 또는 플라스틱 시트로 이루어진 기판에 적용된다. 또한, 본 발명은 상이한 크기의 기판에 적용되고, 비정질 실리콘 및 마이크로결정질 실리콘에 기초한 태양 전지의 생산의 현재 라인(current line)에 호환된다.
본 발명의 방사형 접합 구조는 스테블러-론스키 효과(Staebler-Wronski) 효과가 거의 없다. 방사형 접합의 층들의 두께가 낮다는 사실 때문에, 스테블러-론스키 효과는 비정질 실리콘의 박막 구조에서 20% 대신에 약 4%의 포화 값(saturation value)으로 제한된다.
본 발명의 방법은 방사형 구조의 전자적 접합들이 고효율로 제조되는 것을 허용하는 것이 핵심 단계이다. 또한, 본 발명의 방법은 오직 하나의 도펀트 가스만 필요하기 때문에, 종래 기술과 비교하여 단순화된다.
실리콘 나노선들의 성장을 촉진시키기 위한 금속 촉매들, 예를 들어 비스무트 또는 비스무트와 주석의 합금의 사용은 반도체 물질에 대해 전기적으로 독(electronic poison)이 되지 않는 것으로 생각된다. 반면에, 일반적으로 실리콘 나노선들의 성장에서 촉매로 사용되는 금은, 실리콘의 임의의 오염을 방지하기 위해 특정 처리 챔버에서 완전히 제거되야만 한다. 금속 촉매를 사용하는 것의 또 다른 이점은 금의 비용에 비해 더 낮은 비용이다.
바람직하게는, 본 발명은 p-n 또는 p-i-n 접합을 갖는 박막 태양 전지들의 구조에 광기전 나노선들의 방사형 접합을 제조하게 한다. 나노선의 도핑과 제조는 촉매 공정에 의해 단일 단계로 수행될 수 있다.
바람직하게는, 금속 촉매는 Bi의 경우, 275℃ 미만의 저온에서 녹는점을 갖는다. 본 발명은 단일 박막 증착 챔버에서 오직 하나의 도펀트 가스를 사용하며, 이것은 제조 방법을 단순화시킨다. 제조 방법은 또한 빠르며, 이것은 전체 제조 방법의 비용을 감소시킨다. 본 발명은 얇은 두께의 증착에 대해 고효율을 갖는 방사형 접합 구조들의 제조를 허용한다. 본 발명은 특히 태양 전지를 제조하는 방법에 적용된다.
Claims (16)
- 기판(1) 상에 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법으로서,
a) 상기 기판(2) 상에 금속 골재들(aggregate)의 형성 단계-상기 금속 골재들은 제1 도핑 형태로 제1 반도체 물질을 전자적으로 도핑할 수 있음-,
b) 상기 금속 골재들로 덮혀진 상기 기판 상의 상기 제1 반도체 물질 내에서 도핑된 반도체 나노선들(2)의 기상 성장 단계-상기 기판(1)은 상기 금속 골재들의 공윰점(eutectic temperature) 이상의 온도까지 가열되고, 도핑된 반도체 나노선들(2)의 기상 성장은 상기 제1 반도체 물질의 하나 또는 몇 개의 전구체 가스들의 존재 하에서 상기 금속 골재에 의해 촉매되고(catalyzed), 상기 하나 또는 몇 개의 전구체 가스들은 비-도펀트 가스들임-,
c) 잔류 금속 골재들의 비활성화 단계,
d) 하나 또는 몇 개의 전구체 가스들 및 하나의 도펀트 가스의 존재 하에서, 상기 도핑된 반도체 나노선들(2) 상에 제2 반도체 물질의 적어도 하나의 박막(4)의 화학 기상 증착 단계-상기 도펀트 가스는 제2 도핑 형태로 상기 제2 반도체 물질을 전자적으로 도핑할 수 있고, 상기 제2 반도체 물질의 상기 적어도 하나의 박층(4)은 상기 도핑된 반도체 나노선들(1)에 공형(共形)되게 증착되어 제1 도핑 형태로 도핑된 상기 반도체 나노선들(2)과 제2 도핑 형태로 도핑된 상기 적어도 하나의 박층(4) 사이의 적어도 하나의 방사형 전자적 접합 나노구조를 형성함-를 포함하고,
a) 금속 골재들의 형성 단계, b) 도핑된 반도체 나노선들의 성장 단계, c) 금속 골재들의 비활성화 단계 및 d) 화학 기상 증착 단계는 동일한 진공 증착 챔버에서 연속적으로 수행되는, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제1항에 있어서,
c) 잔류 금속 골재들의 비활성화 단계와 d) 제2 도핑된 반도체 물질의 적어도 하나의 박층의 화학 기상 증착 단계 사이에 중간 단계를 포함하고, 상기 중간 단계는 상기 도핑된 반도체 나노선들(2) 상에 공형(共形)되게, 제3 진성 반도체 물질의 또 하나의 박층(3)의 하나 또는 몇 개의 전구체 가스들의 존재 하에서 화학 기상 증착 단계를 포함하고, 상기 도핑된 반도체 나노선들(2)은 p 도핑되고, 제2 반도체 물질의 상기 적어도 하나의 박층(4)은 n 도핑되어 p-i-n 방사형 전자적 접합 반도체 나노구조들을 형성하거나, 또는 각각 상기 도핑된 반도체 나노선들(2)은 n 도핑되고 상기 제2 반도체 물질의 적어도 하나의 박층(4)은 p 도핑되어 n-i-p 방사형 전자적 접합 반도체 나노구조들을 형성하는, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제1항 또는 제2항에 있어서,
c) 잔류 금속 골재들의 비활성화 단계는 상기 금속 골재들의 공융점 미만의 온도로 온도를 감소시키는 단계 및/또는 화학 기상 에칭 단계 및/또는 수소-감소 플라즈마의 적용 단계를 포함하는, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제1항 내지 제3항 중 어느 한 항에 있어서,
d) 제2 도핑된 반도체 물질의 적어도 하나의 박층(4)의 화학 증착 단계는 제2 반도체 물질의 전구체 가스와 도펀트 가스를 포함하는 가스 혼합물의 존재하에서, 화학 기상 증착 단계 또는 플라즈마 화학 기상 증착 단계를 포함하는, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제1항 내지 제4항 중 어느 한 항에 있어서,
상기 제1 반도체 물질, 상기 제2 반도체 물질 및/또는 상기 제3 반도체 물질은 실리콘 또는 게르마늄 중에서 선택되는, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제5항에 있어서,
상기 제1 반도체 물질은 p 도핑된 결정질 실리콘이고, 상기 제2 반도체 물질은 n 도핑된 비정형 실리콘이고, 및/또는 상기 제3 반도체 물질은 진성 비정형 실리콘인, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제1항 내지 제4항 중 어느 한 항에 있어서,
a) 금속 골재들을 형성하는 단계는 비스무트, 갈륨 또는 비스무트, 인듐 및 갈륨 중에서 선택된 물질과 주석의 합금 및 실리콘, 갈륨에서 n형 도핑을 전기적으로 할 수 있는 비스무트와 주석의 합금, 실리콘에서 p형 도핑을 전기적으로 할 수 있는 주석과 갈륨 또는 인듐 합금으로 이루어진 골재들의 형성을 포함하는, 적어도 하나의 방사형 전자적 접합 반도체 나노구조를 저온 제조하는 방법. - 제2항 내지 제4항 중 어느 한 항에 있어서,
