Abstract

Description
본 발명의 실시형태는 금속 산화물 반도체 소자 구조용 핀의 형성 방법에 관한 것이다.
마이크로프로세서와 같은 마이크로전자 집적 회로는 말 그대로 수억 개의 트랜지스터를 포함한다. 집적 회로의 속도는 주로 이들 트랜지스터의 성능에 의존한다. 따라서, 업계는 성능을 향상시키기 위해 비평면(non-planar) 트랜지스터와 같은 고유 구조를 개발하였다.
게르마늄(Ge)과 같은 다른 채널 재료는 더 고성능의 트랜지스터를 가능하게 한다. 이들 재료는 가장 유용하도록 실리콘 기판과 통합된다. 통합 체계는 설계시 각 트랜지스터에 대해 트랜지스터 재료 종류의 선택을 가능하도록 해야 한다. 실리콘 상의 게르마늄의 헤테로에피택시(heteroepitaxy)는 오늘날, 격자 불일치 결함을 수용하기 위해 중간 SiGe 조성물의 두꺼운 버퍼층을 이용한 웨이퍼-규모 또는 대면적 블랭킷 성장(blanket growth)을 이용하여 달성된다. 두꺼운 버퍼는 단일 회로에 사용하기 위한, Si과 혼합된 소형 Ge 아일랜드를 형성하는 것을 어렵게 한다. 이러한 접근법은 또한 종래의 Si 웨이퍼에 비해 비교적 결함 밀도가 높은 문제를 갖는다.

본 설명의 실시형태는 트라이-게이트 트랜지스터 및 핀펫 트랜지스터를 포함하는 마이크로전자 소자의 제조에 관한 것이다. 적어도 하나의 실시형태에서, 본 주제는 트랜지스터에 요구되는 국소 영역에만 결정성 Ge 핀을 형성하는 방법에 관한 것이다. 이들 방법은 얇은 Ge 층을 성장시키는 선택 성장법을 포함한다. 적은 부피의 Ge에 의해, 확장된 결함의 핵 형성 없이 성장시키는 것이 가능하다. 핀은 박막 에피택시 동안 늘어나서 성장시킨 층의 응력(stress)을 감소시키고 더 두꺼운 막이 안정하게 성장하는 것을 가능하게 하므로 핀이 벌크 기판보다 기계적으로 더 유연하다. 선택 성장은 이전의 접근법과 대조적으로 버퍼 층의 사용을 요구하지 않는다. 여기에 설명된 방법은 Si상에 Ge를 선택 성장시켜 트랜지스터의 핀 몸체를 형성하는 것을 포함한다. 일 실시형태에서, 선택 성장 체계는 Ge가 Si 시드(seed)로부터 분리되는 것을 가능하도록 하여 게르마늄-온-인슐레이터(germanium-on-insulator; GOI) 구조를 형성한다.

트랜지스터 공정을 계속하여 도 6j에 예시된 바와 같이 핀 위에 배치된 더미 산화물 및 폴리실리콘 게이트(620)를 포함한다. 폴리실리콘 게이트(620)는 종래의 공정에 따라 게이트 산화물 및 금속 게이트로 대체될 수 있다.
한 실시형태에서, 실리콘 핀은 초기 높이가 30-50 nm, 폭이 10-50 nm, 및 핀들 사이의 피치(605)가 40-150 nm일 수 있다. 층(608)의 두께는 막 종류에 따라 5-10 nm일 수 있으며 피치(609)는 막 종류 및 설계 요건에 따라 20-80 nm일 수 있다. 일 실시형태에서, 피치(609)는 핀의 피치(605)의 1/2이다. 실리콘 핀의 피치는 게르마늄 핀의 바람직한 피치를 기초로 설계될 수 있다. 방법(500)에 의해 내추럴 피치 더블링으로 Ge 단독 핀이 형성된다.

한 실시형태에서, 실리콘 핀의 높이는 30-50 nm, 폭은 10-100 nm, 핀들 간의 피치(1005)는 40-150 nm일 수 있다. 막(1008)의 두께는 막 종류에 따라 10-100 nm일 수 있고, 피치는 피치(1005)와 동일할 수 있다. 상기 방법(900)은 최종적으로 의도한 게르마늄 핀 피치와 일치하는 실리콘 핀을 구비하는 소자(1000)를 제조한다.

채널 영역(1144 및 1184)이 3개의 측부 상에서 게이트 전극(1120 및 1160)으로 둘러싸이므로, 트랜지스터(1110 및 1150)는, 트랜지스터(1110 및 1150)가 턴 "온"될 경우 채널 영역(1150)이 완전히 공핍되어 완전 공핍된 트랜지스터의 유리한 전기적 특성 및 성능을 제공하는 완전 공핍 방식으로 구동될 수 있다. 즉, 트랜지스터(1110 및 1150)가 턴 "온"될 경우, 채널 영역(1144 및 1184)의 표면에서 반전 층(inversion layer)과 함께(즉, 반도체 몸체의 측면 및 상부 면 상에 반전 층이 형성됨) 채널 영역에 공핍 영역이 형성된다. 반전 층은 소스 및 드레인 영역과 동일한 도전형을 가지며 소스 및 드레인 영역 사이에 도전성 채널을 형성하여 그 사이에서 전류가 흐르는 것이 가능하도록 한다. 공핍 영역은 반전 층 아래로부터 자유 캐리어를 공핍시킨다. 공핍 영역은 채널 영역(1144 및 1184)의 하단까지 연장되고, 따라서 트랜지스터는 "완전 공핍형" 트랜지스터인 것으로 칭할 수 있다. 완전 공핍형 트랜지스터는 비-완전 공핍형 또는 부분 공핍형 트랜지스터에 비해 향상된 전기 성능 특성을 갖는다. 예를 들어, 트랜지스터(1110 및 1150)를 완전 공핍 방식으로 구동하면 이상적이거나 매우 급격한 역하(subthreshold) 경사의 트랜지스터가 수득된다. 또한, 트랜지스터(1110 및 1150)를 완전 공핍 방식으로 구동할 경우, 트랜지스터(1110 및 1150)는, 더 양호한 "오프(off)" 상태 누설을 제공하여 더 낮은 누설 및 따라서 더 낮은 전력 소비를 초래하는 향상된 DIBL(drain induced barrier lowing) 효과를 갖는다. 트랜지스터(1110 및 1150)는, 바람직할 경우(예를 들어, 반도체 몸체가 크게 제조되어 완전 공핍되지 않을 수 있을 경우), 반드시 완전 공핍 방식으로 구동될 필요가 없음이 이해되어야 한다.
본 발명의 실시형태의 트랜지스터(1110 및 1150)는, 채널 영역(1144 및 1184)의 반전 층이 반도체 몸체(1130 및 1170)의 수평 및 수직 방향 모두에 형성되므로 비평면 트랜지스터인 것으로 지칭될 수 있다. 본 발명의 실시형태의 반도체 소자는 또한, 게이트 전극(1120 및 1160)으로부터의 전계가 수평 측(g2) 및 수직 측(g1 및 g3) 모두로부터 인가되므로 비평면 소자로 간주될 수도 있다. 트랜지스터(1110 및 1150)는 게르마늄 핀의 형성 방법과 함께 본 출원에 설명 및 예시된 바와 같이, 복수의 몸체(예를 들어, 2개, 3개, 4개)를 포함할 수 있다.
한 실시형태에서, CMOS(complementary metal oxide semiconductor) 집적 회로는 제1 높이를 갖는 핀 몸체를 구비하는 NMOS(n-type metal oxide semiconductor) 소자, 및 제2 높이를 갖는 게르마늄 핀 몸체 및 제3 높이를 갖는 대응하는 실리콘 핀 몸체를 구비하는 PMOS(p-type metal oxide semiconductor) 소자를 포함한다. 게르마늄 핀 몸체는 PMOS 소자의 몸체를 형성한다. NMOS 소자의 핀 몸체는 NMOS 소자의 몸체를 형성하는 실리콘 핀 몸체를 구비하는 실리콘 몸체 핀을 포함한다. 게르마늄 핀 몸체의 피치는 PMOS 소자의 실리콘 핀의 피치의 대략 1/2이다.
도 12는 본 발명의 한 실시형태에 따른 컴퓨팅 디바이스(1200)를 예시한다. 컴퓨팅 디바이스(1200)는 보드(1202)를 수용(house)한다. 보드(1202)는, 이에 제한되지는 않지만 프로세서(1204) 및 적어도 하나의 통신 칩(1206)을 포함하는 다수의 구성요소를 포함할 수 있다. 프로세서(1204)는 보드(1202)에 물리적 및 전기적으로 연결된다. 일부 구현에서, 적어도 하나의 통신 칩(1206)도 또한 보드(1202)에 물리적 및 전기적으로 연결된다. 추가 구현에서, 통신 칩(1206)은 프로세서(1204)의 일부이다.

통신 칩(1206)은 컴퓨팅 디바이스(1200)에 및 이로부터 데이터를 전송하기 위한 무선 통신을 가능하게 한다. 용어 "무선" 및 그의 파생어는 비-고형 매체(non-solid medium)를 통해 변조 전자기 복사를 이용함으로써 데이터를 통신할 수 있는, 회로, 장치, 시스템, 방법, 기술, 통신 채널 등을 설명하기 위해 사용될 수 있다. 비록 일부 실시형태에서는 그렇지 않을 수도 있지만, 이 용어는 관련 장치가 임의의 와이어를 포함하지 않는 것을 시사하지 않는다. 통신 칩(1206)은, 이에 제한되지는 않지만, Wi-Fi(IEEE 802.11 계열), WiMAX(IEEE 802.16 계열), IEEE 802.20, LTE(long term evolution), Ev-DO, HSPA+, HSDPA+, HSUPA+, EDGE, GSM, GPRS, CDMA, TDMA, DECT, 블루투스, 그의 파생물 뿐만 아니라 3G, 4G, 5G 및 그 이상으로 지정된 임의의 다른 무선 프로토콜을 포함하는, 다수의 무선 표준 또는 프로토콜 중 임의의 것을 구현할 수 있다. 컴퓨팅 디바이스(1200)는 복수의 통신 칩(1206)을 포함할 수 있다. 예를 들어, 제1 통신 칩(1206)은 Wi-Fi 및 블루투스와 같은 근거리 무선 통신 전용일 수 있으며, 제2 통신 칩(1206)은 GPS, EDGE, GPRS, CDMA, WiMAX, LTE, Ev-DO 및 기타와 같은 장거리 무선 통신 전용일 수 있다.
컴퓨팅 디바이스(1200)의 프로세서(1204)는 프로세서(1204) 내에 패키징된 집적 회로 다이를 포함한다. 본 발명의 일부 실시형태에서, 프로세서의 집적 회로 다이는 본 발명의 구현에 따라 형성된, 트랜지스터(예를 들어, PMOS, NMOS)와 같은 하나 이상의 소자를 포함한다. 용어 "프로세서"는, 레지스터 및/또는 메모리로부터 전자 데이터를 처리하여 그 전자 데이터를 레지스터 및/또는 메모리에 저장될 수 있는 다른 전자 데이터로 변형하는 임의의 장치 또는 장치의 일부를 지칭할 수 있다.

각종 구현에서, 컴퓨팅 디바이스(1200)는 랩톱, 넷북, 노트북, 울트라북, 스마트폰, 태블릿, PDA(personal digital assistant), 울트라 모바일 PC, 휴대폰, 데스크톱 컴퓨터, 서버, 프린터, 스캐너, 모니터, 셋-톱 박스, 엔터테인먼트 제어 유닛, 디지털 카메라, 휴대용 음악 플레이어, 또는 디지털 비디오 레코더일 수 있다. 추가 구현에서, 컴퓨팅 디바이스(1200)는 데이터를 처리하는 임의의 다른 전자 장치일 수 있다.
Claims (20)
- 소자 제조 방법으로서,
기판 상에 실리콘 핀들(silicon fins)을 형성하는 단계;
상기 실리콘 핀들의 상부 영역이 노출되도록 상기 기판 상에 및 상기 실리콘 핀들에 인접하여 제1 유전체 층을 형성하는 단계; 및
상기 실리콘 핀들의 상부 영역 상에 게르마늄을 에피택셜 성장시키는(epitaxially growing) 단계
를 포함하는 소자 제조 방법. - 제1항에 있어서, 상기 기판 상에 상기 제1 유전체 층을 형성하는 단계는:
상기 기판 상에 상기 제1 유전체 층을 퇴적하는 단계; 및
상기 실리콘 핀들의 상부 영역이 노출되도록 상기 제1 유전체 층을 오목하게 하는(recessing) 단계
를 포함하는 소자 제조 방법. - 제1항에 있어서,
상기 기판 상에 제2 유전체 층을 퇴적하는 단계;
상기 실리콘 핀들의 상부 면이 노출되도록 상기 제2 유전체 층을 오목하게 하는 단계; 및
상기 실리콘 핀들의 노출된 상부 면을 상기 제2 유전체 층의 상부 영역들 및 상기 게르마늄의 상부 영역들 아래의 오목하게 된 수준까지(to a recessed level) 선택 식각하는 단계
를 추가로 포함하는 소자 제조 방법. - 제1항에 있어서,
상기 기판 상에 제2 유전체 층을 퇴적하는 단계; 및
상기 실리콘 핀들의 상부 면이 노출되도록 상기 제2 유전체 층을 오목하게 하는 단계
를 추가로 포함하는 소자 제조 방법. - 제4항에 있어서,
상기 실리콘 핀들의 노출된 상부 면을 상기 제2 유전체 층의 상부 영역들 및 상기 게르마늄의 상부 영역들 아래의 오목하게 된 수준까지 선택 식각하는 단계; 및
상기 기판 상에 제3 유전체 층을 퇴적하는 단계
를 추가로 포함하는 소자 제조 방법. - 제4항에 있어서,
상기 실리콘 핀들의 노출된 상부 면을 상기 게르마늄의 하부 영역들 아래의 오목하게 된 수준까지 선택 식각하는 단계; 및
상기 기판 상에 제3 유전체 층을 퇴적하는 단계
를 추가로 포함하는 소자 제조 방법. - 소자 제조 방법으로서,
기판 상에 실리콘 핀들을 형성하는 단계;
상기 실리콘 핀들 상에 층을 에피택셜 성장시키는 단계;
상기 기판 상에 제1 유전체 층을 퇴적하는 단계; 및
상기 실리콘 핀들의 상부 면이 노출되고 상기 층의 상부 면이 노출되도록 상기 제1 유전체 층을 평탄화하는 단계
를 포함하는 소자 제조 방법. - 제7항에 있어서,
상기 실리콘 핀들의 노출된 상부 면을 상기 제1 유전체 층의 상부 영역들 및 상기 층의 상부 영역들 아래의 오목하게 된 수준까지 선택 식각하는 단계
를 추가로 포함하는 소자 제조 방법. - 제7항에 있어서,
상기 기판 상에 제2 유전체 층을 퇴적하는 단계
를 추가로 포함하는 소자 제조 방법. - 제7항에 있어서, 상기 층은 게르마늄 또는 실리콘 게르마늄을 포함하는 소자 제조 방법.
- 제10항에 있어서, 상기 층은 상기 실리콘 핀들의 피치의 대략 1/2인 피치를 갖는, 게르마늄 핀들 또는 실리콘 게르마늄 핀들을 포함하는 소자 제조 방법.
- 소자 제조 방법으로서,
기판 상에 실리콘 핀들을 형성하는 단계;
상기 실리콘 핀들의 상부 면이 노출되도록 상기 기판 상에 및 상기 실리콘 핀들에 인접하여 유전체 층을 형성하는 단계; 및
상기 실리콘 핀들의 노출된 상부 면을 상기 유전체 층의 상부 영역들 아래의 오목하게 된 수준까지 선택 식각하는 단계
를 포함하는 소자 제조 방법. - 제12항에 있어서,
상기 실리콘 핀들의 노출된 상부 면 상에 층을 선택적으로 에피택셜 성장시키는 단계
를 추가로 포함하는 소자 제조 방법. - 제13항에 있어서,
상기 층 및 상기 유전체 층의 상부 영역들을 평탄화하는 단계
를 추가로 포함하는 소자 제조 방법. - 제14항에 있어서, 상기 층은 게르마늄 또는 실리콘 게르마늄을 포함하는 소자 제조 방법.
- 제12항에 있어서,
상기 실리콘 핀들 및 상기 유전체 층의 노출된 상부 면 상에 게르마늄층을 퇴적하는 단계; 및
상기 게르마늄층을 어닐링하여 결정성 게르마늄 핀들을 형성하는 단계
를 추가로 포함하는 소자 제조 방법. - CMOS(complementary metal oxide semiconductor) 집적 회로로서,
제1 높이를 갖는 핀을 구비하는 NMOS(n-type metal oxide semiconductor) 소자; 및
제2 높이를 갖는 게르마늄 핀 및 제3 높이를 갖는 대응하는 실리콘 핀을 구비하는 PMOS(p-type metal oxide semiconductor) 소자
를 포함하는 CMOS 집적 회로. - 제17항에 있어서, 상기 게르마늄 핀은 상기 PMOS 소자의 몸체(body)를 형성하는 CMOS 집적 회로.
- 제17항에 있어서, 상기 NMOS 소자의 핀은 실리콘 핀을 포함하고, 상기 실리콘 핀은 NMOS 소자의 몸체를 형성하는 CMOS 집적 회로.
- 제19항에 있어서, 상기 게르마늄 핀은 상기 PMOS 소자의 상기 실리콘 핀의 피치의 대략 1/2인 피치를 갖는 CMOS 집적 회로.
