Abstract

Description

구체적으로, 예를들면 SiO2, ZnO, 인듐으로 도핑된 주석 산화물과 같은 물질로 만들어진 구형 입자들은 지지체 1과 층2 사이에 적층된다. 이 구형 입자들의 사이즈는 적어도 두 직경의 파퓰레이션으로 그룹화 된다. 다시 말해서, 층 3을 형성하는 구형입자들은 모두 같은 직경을 가지는 것은 아니다.

유리하게는, 첫 번째와 두 번째 TCO층은 구형입자들의 층을 코팅하여 상기의 입자들이 TCO층들과 연속적인 접촉을 할 수 있게 해준다.
본 발명의 기판의 지지체는 유리, p-doped 실리콘, n-nope 실리콘, 수소화 비정형 실리콘(a-Si:H), Cu(In,Ga)Se2, 단결정 실리콘이나 폴리실리콘 또는 유기셀의 층으로부터 선택된 물질로 만들어진다.

구형 입자들은 SiO2, SnO2,ZnO, ZnO:Al, ZnO:B, SnO2:F, ITO, 불소로 도핑된 인듐산화물, In2O3:Mo (IMO) 및 ZnO:Ga으로부터 선택된 물질로 만들어진다.

투명 전도성 산화물의 방법에 의해, 이의 사용은 그 분야에서 통상의 지식을 가진 이들에게 알려진 어떤 투명 전도성 산화층으로도 만들어질 수 있다. 예를 들어, 언급된 것은 ZnO:Al, 인듐으로 도핑된 주석 산화물 (ITO), 몰리브데늄으로 도핑된 주석산화물 (IMO), 도핑되지 않은 또는 불소로 도핑된 SnO2 (SnO2:F), SnO2, ZnO:B, SnO2:F, ITO, 불소로 도핑된 요오드 산화물, In2O3:Mo (IMO), ZnO:Ga로 만들어 질 수 있다.
바람직한 발명의 변형에서, 발명의 장치는 기판 1과 구형 입자의 층3 사이의 두 번째 층, 층 2의 그것과 동일하거나 상이한 투명 전도성 산화물로 만들어진, 도 4, 5에서 4로 표시된 층을 포함한다.
층 4의 투명한 전도성 산화물은 층 2와 관련하여 언급된 그것들과 같은 물질로부터 선택되어진다.
층2나 층4를 형성하기 위해 사용되는 투명한 전도성 산화층은 물리 기상 증착(PVD)이나 화학 기상 증착(CVD)으로 증착되어질 수 있다.
이 기술들은 유전체 물질로 만들어진 구형 입자들을 얇은 TCO 필름 내에 담지될 수 있도록 해준다.
증착이 PVD에 의해 수행되어질때, TCO 층 2 및/또는 4의 골과 돌기는 "조직화"를 가지지 않는다. 예를들면 그것은 완전하게 매끈하다.
그러나, 그것들이 형성하는 표면에 구형입자들의 모양과 완벽히 맞고, 모든 지점에서 같은 두께를 갖는 TCO 층2를 얻기 위해서, CVD방법을 사용하는 것은 선호된다. 이 경우에, 골과 돌기의 표면이 구형 입자의 층3의 모양과 맞기 때문에, 그것들은 그것들 스스로 거침을 가질 것이다(조직화).
본 발명의 기판을 제조하는 방법은 다음 단계들을 포함한다:
a) 적어도 일면의 지지체 1의 표면위에 유전체 물질과 투명 전도성 산화물로부터 선택되고 직경은 서로 다른 직경의 적어도 두 파퓰레이션(population)에 속하는 구형 입자 층 3을 증착하는 단계; 및
b) 투명한 전도성 산화물로 만들어진 층을 층 3의 자유표면(free surface) 위에 증착하는 단계.
바람직한 구체적 예에서, 본 발명의 방법은 a)단계 전에, 층 2을 형성하는 것과 동일 또는 상이한 투명 전도성 산화층으로 만들어진 층 4를 증착하는 단계를 더 포함한다.
층 2 및/또는 4를 증착하기 위해 사용되는 방법들과 구형 입자들은 이미 위에서 설명되어져 왔고 층 2 및/또는 4와 3을 형성하는 물질의 성질은 또한 위에서 설명되어져 왔다.
구형 입자들의 크기는 또한 위에서 설명되어졌다.
본 발명이나 발명의 공정에 의해 얻어지는 기판은 특별히 태양전지 셀을 위한 TCO로 만들어진 산란층을 형성하기에 적합하게 되어있다.
그러므로, 본 발명의 또 다른 주제는 기판과 같은 것을 포함하는 태양전지 셀이다.
본 발명을 더 잘 이해하기 위해서, 이하에서 순전히 예시적이며 비제한적인 방법으로 실시예들이 설명될 것이다.
실시예1
구형 실리카 입자들에 기초하는 TCO로 만들어진 산란층의 제조: 본 발명에 따른 기판의 제조
첫 번째 단계에서, 2.5퍼센트 알루미늄 중량으로 도핑된 ZnO의 100nm 두께 층은 마크네트론 스퍼터링(magnetron sputtering)에 의해 유리 지지체에 증착되어진다. 다음은, 구형 실리카 입자들, 도면 6에서 보여지는 것의 입자크기 분포들은 랑뮈어-블로젯(Langmuir-Blodgett) 공정을 사용하여 증착되어진다. 다음은, 2.5퍼센트 알루미늄 중량으로 도핑된 ZnO의 층으로 덮혀진 구형 입자들의 층은 마그네트론 스퍼터링(magnetron sputtering)에 의해 증착된다. 이 층은 400nm 두께이다.
실시예2
이 실시예에서, 2.5퍼센트 알루미늄 중량으로 도핑된 ZnO의 첫 번째 층은 마그네트론 스퍼터링 기술을 사용하여 증착되어진다.
사용된 증착 파라미터들은 하단에 주어져 있다.

다음은, 1 μm 직경의 단일 크기 실리카 입자들이 증착 되어진다.
이 입자들은 랑뮈어-블로젯(Langmuir-Blodgett) 기술을 사용하여 증착 되어진다.
다음 등각의 200 nm 두께의 2.5% 알루미늄으로 도핑된 ZnO의 두 번째 층이 전체적으로 그것을 덮기 위해 실리카 입자들의 단일층 위에 증착되어진다. 이 증착은 마그네트론 스퍼터링(magnetron sputtering)에 의해 수행되어 진다. 이 증착 동안에 사용 되어진 파라미터들은 실시예 1에서 사용된 파라미터들과 동일하다.
결과
헤이즈 펙터(haze factor)가 분광광도법에 의해 실시예 1에서 얻어진 기판을 통과하는 입사광으로 측정되었고, 비교를 위해 Asahi HU 구조와 오직 유리 기판 위에 직접적으로 증착되어진 2.5% 알루미늄으로 도핑된 ZnO "조직화"-프리(free)층만을 포함하는 구조, 본 발명에 의한 구조이나 실시예 2에서 얻어진 것과 같은 단일 크기 였던 구형 입자를 제외한 구조로 얻어진 헤이즈 펙터(haze fector)가 측정 되었다. 얻어진 곡선은 도 7에서 보여진다. 도 7에서 보여지는 것과 같이, 오직 2.5%의 알루미늄으로 도핑된 ZnO층에 의해 형성된 구조는 헤이즈 펙터(haze factor)가 없었다. 이것은 레퍼런스(reference) 구조였다.
Asahi HU 구조에 대하여는, 그것은 오직 350nm와 550nm사이, 최고500nm의 파장영역에서 80%보다 큰 헤이즈 펙터(haze factor)를 가졌다고 관찰 되어질 것이다. 동등하게, 단일 크기 구들의 사용은 헤이즈 펙터(haze factor)를 개선하지 않았다. 대조적으로, 발명에 의한 기판으로는, 헤이즈 펙터(haze factor)는 310과 2300nm사이의 넓은 파장 영역에 걸쳐 80%보다 컸다.
Claims (18)
- 지지체 (1)의 적어도 일면 상에 증착된 투명 전도성 산화물(TCO)로 이루어진 적어도 하나의 산란층(2)을 포함하는 기판에 있어서, 상기 기판은 실질적으로 일정한 두께를 갖는 TCO로 이루어진, TCO층 (2) 아래에, 유전체 물질과 투명 전도성 산화물로부터 선택된 물질로 만들어진 구형 입자 층(3)을 포함하고, 상기 구형 입자의 직경은 서로 다른 적어도 두 파퓰레이션(populations)에 속하는 것을 특징으로 하는 기판.
- 제 1항에 있어서, 상기 기판은 지지체 (1)과 구형입자 층(3)사이에, 층(2)를 형성하는 것과 동일 또는 상이한 투명 전도성 산화물로 이루어진 두 번째 층(4)를 포함하는 것을 특징으로 하는 기판.
- 제 2항에 있어서, 첫 번째와 두 번째 TCO 층(2, 4)이 구형입자 층(3)을 덮고 있는 것을 특징으로 하는 기판.
- 제 1항 내지 제 3항 중 어느 한 항에 있어서, 지지체 (1)이 유리, p-도핑 실리콘, n-도핑 실리콘, 수소화 비정형 실리콘(a-Si:H), Cu(In, Ga)Se2, 단일 결정 실리콘 또는 폴리 실리콘, CdS, 또는 유기 셀 층으로부터 선택된 물질로 이루어진 것을 특징으로 하는 기판.
- 제 1항 내지 제 4항 중 어느 한 항에 있어서, 상기 구형입자는 300nm 내지 10 μm 의 직경을 갖는 것을 특징으로 하는 기판.
- 제 1항 내지 5항 중 어느 한 항에 있어서, 층 (3)을 형성하는 구형 입자들의 총 파퓰레이션(popultion)에서, 숫자로 상기 입자의 적어도 5%는 전체 구형 입자의 수에 대하여, 숫자로 구형 입자의 적어도 5%의 직경보다 500nm이상까지 더 크거나 작은 직경을 갖는 것을 특징으로 하는 기판.
- 제 1항 내지 제 6항 중 어느 한항에 있어서, 구형입자는 SiO2, ZnO, ZnO:Al, ZnO:B, SnO2:F, ITO, 불소로 도핑된 인듐 산화물, In2O3:Mo (IMO), 및 ZnO:Ga로부터 선택된 물질로 이루어진 것을 특징으로 하는 기판.
- 제 1항 내지 제 7항 중 어느 한 항에 있어서, 상기 투명한 전도성 산화물은 ZnO:Al (AZO), ZnO:B (BZO), ZnO:Ga (GZO), SnO2:F, In2O3:Sn (ITO), ITO:ZnO, ITO:Ti, In2O3, In2O3:ZnO (IZO), In2O3:F, In2O3:Mo (IMO), In2O3:Ga, In2O3:Ti, In2O3:W, In2O3:Zr, In2O3:Nb, ZnO:(Al,F), 및 ZnO:(Ga,B)로부터 선택되는 것을 특징으로 하는 기판.
- 투명 전도성 산화물로 이루어진 적어도 하나의 산란층 (2)를 포함하는 기판을 제조하는 방법에 있어서, 상기 방법은 :
a) 지지체 (1)의 적어도 일면 상에, 유전체 물질과 투명 전도성 산화층으로부터 선택되고, 상기 구형입자의 직경은 서로 다른 직경의 적어도 두 파퓰레이션(population)에 속하는 물질의 구형입자 층을 증착하는 단계; 및
b) 층 (3)의 자유표면(free surface) 위에, 실질적으로 일정한 두께를 가지는 투명 전도성 산화층으로 이루어진 층(2)를 증착하는 단계를 포함하는 것을 특징으로 하는 기판의 제조방법.
- 제 9항에 있어서 상기 방법은, a)단계 전에, 기판(1)과 구형 유전체 입자의 층(3)사이에, 첫번째 층(2)를 형성하는 투명 전도성 산화물과 동일 또는 상이한 투명 전도성 산화물로 만들어진 층(4)를 증착하는 단계를 더 포함하고 층(3)과 접촉하는 층(4)의 표면이 층(2)와 접촉하는 층(3)에 의해 형성되는 표면과 같은 모양을 갖는 것을 특징으로 하는 방법.
- 제 9 항 또는 제 10항에 있어서, 투명 전도성 산화물로 이루어진 하나 또는 그 이상의 층은 물리 기상 증착(PVD)에 의해 증착되는 것을 특징으로 하는 방법.
- 제 9항 또는 10항에 있어서, 투명 전도성 산화물로 이루어진 하나 또는 그 이상의 층은 화학 기상 증착(CVD)에 의해 증착되는 것을 특징으로 하는 방법.
- 제 9항 내지 제 12항 중 어느 한 항에 있어서, 지지체(1)은 유리, p-doped 실리콘, n-doped 실리콘, 수소화 비정형 실리콘(a-Si:H), Cu(InGa)Se2, 단결정 실리콘 또는 폴리 실리콘, CdS, 또는 유기 셀 층으로부터 선택된 물질로 이루어진 것을 특징으로 하는 방법.
- 제 9항 내지 제 13항중 어느 한 항에 있어서, 구형 입자는 300nm 내지 10 μm 의 직경을 갖는 것을 특징으로 하는 방법.
- 제 9항 내지 제 14항 중 어느 한 항에 있어서, 상기 방법은 숫자로, 전체 구형입자 파퓰레이션의 적어도 10%이고 바람직하게는 15%가 200nm내지 4μm 의 직경을 가지고, 숫자로, 전체 구형입자의 파퓰레이션의 적어도 10%이고 바람직하게는 15%는 4.5 μm 내지 12 μm 의 직경을, 파퓸레이션의 나머지는 중간정도의 직경의 입자로 구성되는 것을 특징으로 하는 방법.
- 제 9항 내지 제 15항 중 어느 한 항에 있어서, 상기 구형 입자는 SiO2, ZnO, ZnO:Al, ZnO:B, SO2:F, ITO, 불소로 도핑된 인듐 산화물, In2O3:Mo (IMO), 및 ZnO:Ga로부터 선택된 물질로 이루어진 구형 입자들을 특징으로 하는 방법.
- 제 9항 내지 제 16항 중 어느 한 항에 있어서, 투명 전도성 산화물은 ZnO:Al (AZO), ZnO:B (BZO), ZnO:Ga (GZO), SnO2:F, In2O3:Sn (ITO), ITO:ZnO, ITO:Ti, In2O3, In2O3:ZnO (IZO), In2O3:F, In2O3:Mo (IMO), In2O3:Ga, In2O3:Ti, In2O3:W, In2O3:Zr, In2O3:Nb, ZnO:(Al,F), 및 ZnO:(Ga,B)로부터 선택되는 것을 특징으로 하는 방법.
- 태양전지에 있어서, 제 1항 내지 제 8항 중 어느 한 항에 따른 기판 또는 제 9항 내지 제 17항 중 어느 한 항에 따른 방법에 의해 제조되는 기판을 포함하는 것을 특징으로 하는 태양전지.
