Claims (6)
- 초순수, 연마제, 산화제, 및 pH 조절제를 포함하는 CMP 슬러리 조성물에 있어서, 상기 연마제로 1차 입경이 30 ~ 70nm인 콜로이드 실리카를 전체 CMP 슬러리 조성물에 대하여 0.5 ~ 3 중량%로 사용하고, 상기 산화제로 과산화수소, 벤조일 퍼옥사이드, 칼슘 퍼옥사이드, 바륨 퍼옥사이드, 소듐 퍼옥사이드, 및 암모늄 퍼옥사이드로 이루어진 그룹에서 선택되는 1종 이상의 과산화 화합물을 전체 CMP 슬러리 조성물에 대하여 0.1 ~ 5 중량%로 사용하며, 상기 pH 조절제로 질산, 황산, 인산, 염산, 아세트산, 시트르산, 글루타르산, 글루콜산, 포름산, 젖산, 말산, 말론산, 말레산, 옥살산, 프탈산, 숙신산, 타르타르산, 수산화칼륨, 수산화암모늄, 암모니아, TMAH(Tetra methyl ammonium hydroxide)로 이루어진 그룹에서 선택되는 1종 이상의 화합물을 전체 CMP 슬러리 조성물에 대하여 0.01 ~ 1 중량%로 사용하며, 전체 CMP 슬러리 조성물의 pH가 2.3 ~ 3인 것을 특징으로 하는 금속 배선 연마용 CMP 슬러리 조성물.
- 제 1항에 있어서, 상기 산화제로 과산화수소를 사용하는 것을 특징으로 하는 금속 배선 연마용 CMP 슬러리 조성물.
- 제 1항에 있어서, 상기 전체 CMP 슬러리 조성물의 pH가 2.5 ~ 2.8인 것을 특징으로 하는 금속 배선 연마용 CMP 슬러리 조성물.
- 제 1항에 있어서, 상기 CMP 슬러리 조성물의 금속 층에 대한 연마 속도가 1800Å/min 이상인 것을 특징으로 하는 금속 배선 연마용 CMP 슬러리 조성물.
- 제 1항 내지 제 4항 중 어느 한 항에 따른 CMP 슬러리 조성물을 사용하여 금속 배선을 연마하는 단계를 포함하는 금속 배선의 연마 방법.
- 제 1항 내지 제 4항 중 어느 한 항에 따른 CMP 슬러리 조성물로부터 제조된 금속 배선을 포함하는 반도체 소자.
