Abstract
CMP 반도체 평탄화 방법은 웨이퍼 세정 용액으로서 수성 트리알카놀아민(trialkanolamine) 용액을 사용한다. 웨이퍼는 m1-m1(금속 대 금속) 단락이 현저히 감소하는 것을 통해 알 수 있는 바와 같이 반도체 소자의 손상을 상당히 줄일 수 있도록 생성된다.

본 발명은 알루미나(alumina) 또는 실리카(silica) 기반의 연마제(abrasive)와 수성 트리알카놀아민(aqueous trialkanolamine) 용액의 콜로이드 현탁액(colloidal suspension)을 이용하여 반도체 웨이퍼(semiconductor wafer)를 평탄화하는 화학 기계적 연마(Chemical Mechanical Polishing : CMP) 방법에 관한 것이다.
화학 기계적 연마(CMP)는 반도체 웨이퍼를 평탄화하는데 사용되는 일반적인 방법이다. CMP는 웨이퍼의 표면을 변화시키는 화학-기계적 작용을 포함한다. 블랙웰(Blackwell)에 의한 미국 특허 제 5,320,706 호에 개시된 바와 같이, CMP는 웨이퍼가 회전하는 연마 패드에 대해 고정되어 있는 동안에 알루미나(alumina)나 실리카(silica) 같이 슬러리(slurry) 상태로 사용 가능한 연마 입자를 사용할 수 있다. 웨이퍼가 연마된 후, 효과적으로 미립자를 제거하기 위해 후 연마 세정(post polishing cleaning) 과정이 포함될 수 있다.
다양한 후 연마 세정 방법 중에서, 탈이온수(deionized water)를 사용하는 브러쉬크리너(brushcleaner)나, 초음파 세정 헤드(megasonic cleaning head)나, 분사기(water jet)나, 화학적 용액조(chemical bath)를 이용하는 강력한 기계적 세정 처리 과정이 포함된다. 그러나, 상기한 처리 과정들은 종종 잔여 미립자의 반 데르 발스(Van der Waals)의 힘이나 정전기를 방지하기 위해 요구되는 상태를 제공하지 못한다.
용액 내의 물체에 미세한 입자를 부착시키는 것에 대한 제어 방법은 오타(Ota) 등에 의한 미국 특허 제 5,409,544 호에 개시되어 있으며, 여기에서는 미세한 입자의 제타-포텐셜(zeta-potential)을 연구하고 있다. 말릭(Malik)에 의한 미국 특허 제 5,078,801 호에는, pH가 조절된 용액조에 웨이퍼를 담금으로써 평탄화 연마 후에 반도체 웨이퍼로부터 잔여 입자를 제거하기 위한 세정 방법을 개시한다.
세라믹 기판(ceramic substrate)으로부터 플럭스 잔여물(flux residue)을 제거할 수 있는 세정 합성물은 배커스(Bakos) 등에 의한 미국 특허 제 4,276,186 호에 기술되어 있다. 배커스 등은 N-메틸-2-피롤리돈(N-methyl-2-pyrrolidone)과 알카놀아민(alkanolamine)을 포함하는 세정 혼합물을 채용한다.
표준 CMP 공정을 이용하여 반도체 기판을 평탄화하는 다양한 방법들이 사용되지만, 거의 100%로 미립자를 제거하는 방법만이 반도체 산업의 요구를 만족시킬 것이다. 현재 사용되는 기계적 강력 세정 방법(scrubbing method)은 종종 높은 생성 주기 동안에 크리너 내에 잔여물을 생성하므로 비효율적인 것으로 알려졌다. 반도체 기판이 플래이너 SiO2에 텅스텐 스터드(tungsten stud)를 포함하는 경우에 후-텅스텐(post-tungsten) CMP 세정을 실시하는 것과 같은 특정 예에서 슬러리 입자는 종종 스터드에 부착되거나 트랩(trap)된다.
본 발명은 수성 트리알카놀아민 용액 또는 다음과 같은 분자식을 갖는 TEA의 발견에 기초한다.
[HO(CnH2n)]3N 식 (1)
상기에서, n은 2에서 8까지를 포함하는 정수이고, 상기 TEA는 특히 CMP 슬러리를 제거하는데 효과적인 세정제로서 알려졌다. TEA는 고순도(high purity) 탈이온수 대신에 연마기(polisher)의 스프레이 헤드(spray head)에 pH 10 이상을 제공할 수 있는 만큼 충분한 농도를 가진 수성 용액으로서 유용하게 사용될 수 있다. 이와 달리, 물에서 적당한 농도 이를테면 0.001% 내지 5.0%을 갖는 TEA가 탈이온수(DI) 대신에 언로드 스테이션(unload station)에서 효과적인 것으로 판명되었다. 원할 경우, 슬러리 입자를 제거하기 위한 추가적인 기계적 힘을 제공하는 수단으로서 초음파 세정 헤드가 추가될 수 있다.
반도체 웨이퍼가 텅스텐 또는 W 비아들(vias)을 갖도록 처리되는 상황에서는 특별한 후-텅스텐 CMP 세정 처리 과정이 요구될 수 있다. 예를 들어, 텅스텐 CMP 연마기가 필요할 수도 있다. 슬러리를 포함하는 텅스텐은 또한 불순물로 Fe+3형태의 철을 포함하기도 한다. 철 불순물은 보다 녹기 쉬운 TEA 복합체(complex) Fe[N(CnH2n)]3]6의 형태로 보다 쉽게 제거될 수 있는 것으로 알려져 있으며, n은 식 (1)에 의해 정의된 바와 같다. 결과적으로, Fe2O3잔여물의 제거와 같이, 세정 효율이 향상된다.
상기 이점외에도, CMP 반도체 웨이퍼 공정에 TEA를 사용하는 것은 또한 환경친화적인 것으로 알려졌다. 질량(weight) 단위로 예를 들면, TEA는 질소와 폐기물 유출을 감소시킴으로 인해 저 비용을 수반한다. 암모니움 하이드록사이드(ammonium hydroxide) 또는 테트라메틸암모니움 하이드록사이드(tetramethylammonium hydroxide)가 CMP 슬러리 제거 응용예에 사용되어오기는 했지만, 이러한 물질은 화학적 노출 위험이 될 수 있는 암모니아와 평형 상태에 있다.
본 발명에 의해 식 (1)의 수성 트리알카놀아민 용액 형태로 세정제를 사용하는 CMP 반도체 웨이퍼 슬러리 제거 공정이 제공된다.
본 발명의 다른 측면에서는, 반도체 웨이퍼의 연마 단계 동안에 식 (1)의 수성 트리알카놀아민 용액을 사용하는 CMP 반도체 웨이퍼 슬러리 제거 공정이 제공된다.
본 발명의 또다른 측면에서는, 습식 화학적 용액조로서 식 (1)의 수성 트리알카놀아민 용액을 사용하거나, 이와 함께 브러시와, 분사기와, 초음파 세정 헤드로 구성된 그룹으로부터 선택된 멤버(member)를 사용하는 CMP 반도체 웨이퍼 평탄화 과정이 제공된다.
식 (1)에 포함된 트리알카놀아민들중 얼마간은 예를 들어, 바람직하게 트리에탄올아민(triethanolamine)과, 트리프로파놀아민(tripropanolamine)과, 트리부탄올아민(tributanolamine)이다. 그러나, 식 (1)에 의해 표기된 트리알카놀아민은 상기와 같은 그룹이나 N에 첨부된 다른 [HO(CnH2n)]-그룹을 구비할 수 있는 멤버도 포함하며, n은 이전에 정의된 바와 같다.
본 발명을 실시하는데 있어, 반도체 웨이퍼는 웨이퍼를 연마하는데 사용되는 연마 패드에 연마용 슬러리를 적용함으로써 연마 과정을 거친다. 유용한 연마 슬러리는 카보트 세미-스퍼스(Cabot Semi-Sperse) W-A355와 카보트 세미-스퍼스 Fe10이다. 수성 TEA 용액의 사용은 연마 과정 동안에 적용되거나, 웨이퍼 표면이나 웨이퍼 운반기(carrier)를 세정하기 위한 린스(rinse)로서 차후에 이용될 수 있다.
원할 경우, 연마된 웨이퍼를 언로드 스테이션 단계 동안에 수성 TEA 용액에 담글 수 있다. 약 10 이상의 pH를 제공할 만큼 물에서 충분한 농도를 갖는 TEA가 연마 단계 동안에 이용될 수 있으며, 약 0.001% 내지 5%의 범위 내의 농도가 연마기의 언로드 스테이션에 사용될 수 있다. 정상 상태 하에서, 웨이퍼 매체의 pH는 정상적으로 공기 중의 이산화탄소로부터 생성된 용액 내의 카보나이트 이온에 의해 약 5.0이 된다.
당업자가 본 발명을 보다 쉽게 실시할 수 있도록 하기 위해, 다음 예들이 설명을 통해 주어지나, 이 실시예로 본 발명이 제한되는 것은 아니다. 모든 부분은 특별히 달리 명시하지 않는한 질량단위이다.
작은 비율의 매립(inlaid) 텅스텐을 구비한 플래이너 SiO2를 갖는 몇개의 반도체 웨이퍼를, 3 내지 7 psi의 하중(down-force)과 50 내지 100 rpm의 스핀들(spindle) 속도와 50 내지 100 rpm의 테이블 속도를 사용하는 Rodel SubA 500/IV 적층 연마 패드와, 약 3.0(Wt%)의 고체성분과 1.3 내지 5 centipoise의 점성률(viscosity)과 1.7 내지 4의 pH를 가진 알루미나 슬러리에 의해 3 내지 5 분 동안 평탄화한다. 이어서, 평탄화된 웨이퍼를 탈이온 증류수로 브러시를 이용해 세정하고, 콜로이드 실리카와 묽은 수성 KOH 용액을 이용한 10초간의 터치업(touchup) 연마에 의해 처리한다. 평탄화된 웨이퍼는 이어서 탈이온수로 최종 브러시 세정된다.
15 분간의 건조 이후에, 옥스퍼드 이스이스 엑스선 콜렉터(Oxford isis X ray collector)를 사용하는 Amray 2030 결함 점검 SEM에서 웨이퍼에 대한 결함 분석을 행한다. 이러한 공정은 입자 크기에 있어서 임의의 잔여 슬러리와 특정 성분의 특성을 검출하는데 이용된다. 평균적으로, m1-m1(금속 대 금속) 단락(short)에 의해 알 수 있는 바와 같이, 웨이퍼는 소자를 손상시키는 결과를 초래하는 과도한 잔여 슬러리를 보이는 것으로 알려져 있다.

본 발명은 바람직한 실시 예를 참조하여 도시되고 기술되었지만, 본 기술 분야에 통상의 지식을 가진 자라면, 본 발명의 정신 및 범주를 벗어나지 않은 범위 내에서 형태 및 세부 사항에 있어 여러 가지 변형을 가할 수 있음을 이해할 것이다.
본 발명에 의한 반도체 평탄화 과정을 실행함으로써, 웨이퍼 상의 잔여 연마 슬러리를 충분히 제거할 수 있으므로, 금속간의 단락을 현저히 감소시키고 이에 따라 반도체 소자의 손상 또한 상당히 줄일 수 있는 웨이퍼를 생성할 수 있게 된다.
Claims (8)
- 수성 트리알카놀아민(trialkanolamine) 용액 형태의 세정제를 사용하는 CMP 반도체 웨이퍼 평탄화 방법.
- 제 1 항에 있어서,상기 트리알카놀아민은 트리에탄올아민(triethanolamine)인 CMP 반도체 웨이퍼 평탄화 방법.
- 제 1 항에 있어서,상기 트리알카놀아민은 트리프로파놀아민(tripropanolamine)과 트리부탄올아민(tributanolamine)을 포함하는 그룹으로부터 선택되는 CMP 반도체 웨이퍼 평탄화 방법.
- 제 1 항에 있어서,pH 약 10의 상기 트리알카놀아민을 사용하는 CMP 반도체 웨이퍼 평탄화 방법.
- 제 1 항에 있어서,0.001% 내지 5.0% 농도의 상기 트리알카놀아민을 사용하는 CMP 반도체 웨이퍼 평탄화 방법.
- 반도체 웨이퍼의 연마 단계 동안에 분자식이,[HO(CnH2n)]3N이고 n은 2 내지 8까지를 포함하는 정수인 수성 트리알카놀아민 용액을 사용하는 CMP 반도체 웨이퍼 평탄화 방법.
- 습식 화학적 용액조로서의 수성 트리알카놀아민 용액을 사용하거나 브러시(brush)와 분사기(water jet)와 초음파 세정 헤드(megasonic cleaning head)로 구성된 그룹으로부터 선택된 멤버와 상기 용액을 조합하여 사용하는 CMP 반도체 웨이퍼 평탄화 방법.
- 연마 처리 동안에 알루미나(alumina)를 포함하는 콜로이드 현탁액(colloidal suspension)을 사용하거나, 연마 처리 동안 또는 후속 과정에서 상기 현탁액과, 세정 용액을 포함하는 트리에탄올아민을 조합하여 사용하는 CMP 반도체 웨이퍼 평탄화 방법.
