Description
The present invention relates to a scrubber system.
In general, various types of reactive gases used to form a thin film on a wafer or for etching in a semiconductor manufacturing process are explosive, highly toxic, suffocating and corrosive. It may also cause
Therefore, the exhaust gas must be subjected to a purification process for lowering the content of harmful components to below an allowable concentration, and a scrubber system can be applied to the gas purification process to remove such toxic substances.
A scrubber system for treating harmful gases emitted from a semiconductor manufacturing process, etc. includes a burning method, a heating method, a plasma method, and a wet method. The burning method is a method of treating exhaust gas by decomposing, reacting, or burning flammable gas containing mainly hydrogen gas in a high-temperature combustion chamber. It is a method of dissolving the exhaust gas and treating the exhaust gas, and the plasma method is a method of generating plasma using a plasma torch and burning the waste gas by introducing the waste gas into the plasma.
For example, in a general scrubber system, a combustion tank and a water tank are installed in the lower part of the combustion chamber in the case of a burning method, a combustion tank and a tank tank are installed in the lower part of the heating unit in the case of a heating method, and in the case of a plasma method, the lower part of the plasma torch Combustion tanks and bath tanks may be installed.
Accordingly, the combustion gas burned and decomposed according to the burning method, the heating method, or the plasma method is sent to the wet tower through the pipe through the combustion tank, where the combustion gas or the decomposition gas is in direct contact with the water stored in the water tank. It does not work, and it is sent directly to the wet tower through the pipe.
Therefore, the water-soluble noxious gas existing in the combustion gas is removed only by the solution sprayed from the wet tower, so the removal efficiency of the water-soluble noxious gas is reduced. In addition, this injection method requires equipment such as a spray nozzle to evenly spray the solution, and additionally requires a technology for controlling the absorption liquid injection such as injection amount and injection pressure, and also depends on the injection equipment such as clogging of the nozzle. There was a problem in that the maintenance cost occurred.
It was devised based on the above technical background, and aims to provide a scrubber system that facilitates the collection and removal of water-soluble noxious gases by improving the contact efficiency and solubility between the dissolved solution and the water-soluble noxious gas contained in the waste gas. .

For example, the
That is, since the collecting
A mixing
In addition, as shown in FIG. 3 , the
The
That is, the atmospheric pressure inside the
As another example, when there is an abnormality in the operation of the
At this time, as the pressure of the
That is, as the opening and closing
